Description

六方晶窒化ホウ素-微粒子凝集体、樹脂組成物、樹脂シート、多層体、半導体素子、および、六方晶窒化ホウ素-微粒子凝集体の製造方法
 本発明は、六方晶窒化ホウ素-微粒子凝集体、樹脂組成物、樹脂シート、多層体、半導体素子、および、六方晶窒化ホウ素-微粒子凝集体の製造方法に関する。
 近年、電気機器あるいは電子機器の回路の高速・高集積化、および、電子部品のプリント配線板への実装密度の増加に伴って、電子機器内部の発熱密度は年々増加している。そのため、電子部品などにて発生する熱を効率よく放散させる高い熱伝導率と電気絶縁性を有する部材が求められてきている。
 六方晶構造を有する六方晶窒化ホウ素は、合成が比較的容易でかつ熱伝導性、固体潤滑性、化学的安定性、耐熱性に優れるという特徴を有することから、熱伝導性絶縁シート、高柔軟性熱伝導性ゴム、放熱性グリース、放熱性シーラント、半導体封止樹脂等の充填材、溶融金属や溶融ガラス成形型の離型剤、固体潤滑剤、化粧品原料等の多くの用途に利用されている。
 近年、高性能な電子機器においては、高集積化、高速化、小型化および軽量化に伴い、各種電子部品等にて発生する発熱量が増大しており、従来にも増してより一層高い熱伝導性を有する熱伝導性シートが要望されている。そのため、熱伝導性および電気絶縁性に優れる六方晶窒化ホウ素を、熱伝導性フィラーとして有機マトリックス材料中に分散配合した種々の熱伝導性シート等が提案されている。
 より具体的には、六方晶窒化ホウ素は、六方晶の結晶形に由来して概して鱗片状を成しており、その熱伝導性に異方性があることが知られている。通常の鱗片状の六方晶窒化ホウ素は、その面方向(a軸方向)の方が厚み方向(c軸方向)よりも熱伝導性が高い。このような鱗片状の六方晶窒化ホウ素をそのまま配合した樹脂シートにおいては、六方晶窒化ホウ素のa軸方向が樹脂シートの厚み方向に配向しやすくなるので、樹脂シートの面方向に比べて厚み方向の熱伝導性が劣る問題があった。
 例えば、特許文献1では、このような六方晶窒化ホウ素の熱異方性を改良するため、六方晶窒化ホウ素一次粒子がランダムに集合した空隙率が65%以下の六方晶窒化ホウ素粒子凝集体が開示されている。
 また、特許文献2には、六方晶窒化ホウ素一次粒子が結合した六方晶窒化ホウ素であり、前記六方晶窒化ホウ素の集合体である六方晶窒化ホウ素粉末と、平均粒径0.1~10μmのセラミックス粉末が複合化した複合粉末であり、複合粉末の空隙率が5~55%、平均粒径が20~100μm、粉末X線回折法における六方晶窒化ホウ素の(002)面と(100)面のピーク強度比I(002)/I(100)が9.0以下であることを特徴とする六方晶窒化ホウ素複合粉末が開示されている。
 特許文献1や特許文献2に示すように、上述した六方晶窒化ホウ素の熱異方性を改良するため、六方晶窒化ホウ素一次粒子がランダムに集合した空隙率が低い六方晶窒化ホウ素粒子凝集体が開示されている。このような空隙率が低い六方晶窒化ホウ素粒子凝集体を用いることで、プレス成型時に凝集体をつぶれにくくできる。結果として、樹脂シートとしたときに、前記樹脂シートの厚さ方向の熱伝導率を高くできる。
 一方、特許文献3および特許文献4に示すように、高熱伝導性やピール強度を改善することを目的に、六方晶窒化ホウ素粒子凝集体と微粒子を混合して添加した樹脂組成物が広く研究されている。

 しかしながら、特許文献1や特許文献2に記載されているような六方晶窒化ホウ素の充填率が高い樹脂シートは、熱伝導性は向上するが、絶縁信頼性が低下し、熱膨張率が周辺材料よりも低くなりすぎる傾向にある。また、六方晶窒化ホウ素の充填率が高いともろくなりピール強度が低くなる。
 一方、空隙率が高い六方晶窒化ホウ素粒子凝集体を用いて硬化成型物を作製すると、熱伝導シート内に空隙が増え、絶縁破壊強さが低くなり、シート内の空隙を低減するため高圧でプレス成型すると六方晶窒化ホウ素粒子凝集体が崩壊し、熱伝導シートの厚さ方向の熱伝導率は向上しなくなる。
 また、特許文献3や特許文献4には、六方晶窒化ホウ素粒子凝集体と微粒子を併用した樹脂組成物が開示されているが、微粒子の充填量が多く、シートの熱膨張率が下がり、熱伝導シートと接着させる銅やアルミニウムと熱膨張率をあわせることが困難である。
 さらに、いずれの文献も、前記六方晶窒化ホウ素粒子凝集体の間に無機微粒子を介在させることにより、熱伝導性やピール強度を改善することが主であり、六方晶窒化ホウ素粒子凝集体内の空隙に微粒子を保持させることにより得られる効果に着目していない。
 上述の通り、六方晶窒化ホウ素の熱伝導性および絶縁性に着目した材料は種々検討されているが、六方晶窒化ホウ素のさらなる改善、ないし、新たな六方晶窒化ホウ素の提供が求められている。
 本発明は、かかる課題を解決することを目的としたものであって、熱伝導性および絶縁性により優れた六方晶窒化ホウ素-微粒子凝集体、樹脂組成物、樹脂シート、多層体、半導体素子、および、六方晶窒化ホウ素-微粒子凝集体の製造方法を提供することを目的とする。
 かかる状況のもと、本発明者が検討を行った結果、六方晶窒化ホウ素の一次粒子の凝集体の空隙に微粒子を存在させることにより、上記課題を解決しうることを見出した。
 具体的には、下記手段により、上記課題は解決された。

 本発明により、熱伝導性および絶縁性により優れた六方晶窒化ホウ素-微粒子凝集体、樹脂組成物、樹脂シート、多層体、半導体素子、および、六方晶窒化ホウ素-微粒子凝集体の製造方法が提供可能になった。

 以下、本発明を実施するための形態(以下、単に「本実施形態」という)について詳細に説明する。なお、以下の本実施形態は、本発明を説明するための例示であり、本発明は本実施形態のみに限定されない。
 なお、本明細書において「~」とはその前後に記載される数値を下限値および上限値として含む意味で使用される。「A~B」は、A以上B以下であることを意味する。また、本明細書における数値の上限値と下限値は、前記上限値と下限値のいずれの組み合わせについても、本実施形態の一例として挙げられる。
 本明細書において、各種物性値および特性値は、特に述べない限り、23℃におけるものとする。
 本明細書で示す規格で説明される測定方法等が年度によって異なる場合、特に述べない限り、2024年1月1日時点における規格に基づくものとする。本明細書で示す規格で説明される測定方法等が2024年1月1日時点で廃止となっている場合、廃止時点の規格に基づくものとする。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体は、六方晶窒化ホウ素の一次粒子の凝集体(本明細書において、「六方晶窒化ホウ素凝集体」、「原料六方晶窒化ホウ素」ということがある)と、微粒子とを含む、六方晶窒化ホウ素-微粒子凝集体であって、前記微粒子の少なくとも一部は、前記六方晶窒化ホウ素の一次粒子の凝集体の空隙に存在し、前記六方晶窒化ホウ素の一次粒子の凝集体の平均粒子径(D50)と前記微粒子の平均粒子径(D50)の比率である(D50/D50)が20~10000であり、前記六方晶窒化ホウ素の一次粒子の凝集体と微粒子の質量比が1:0.01~1:0.1であり、前記六方晶窒化ホウ素-微粒子凝集体の空隙率が56~80%であることを特徴とする。
 このような構成とすることにより、熱伝導性および絶縁性により優れた六方晶窒化ホウ素-微粒子凝集体、樹脂組成物、および、樹脂シートが得られる。
 半導体材料などに用いられる絶縁性基板として、セラミック基板が知られている。しかしながら、セラミック基板は、熱膨張係数が数ppm/℃程度であり、その周辺材料である銅(熱膨張係数は約17ppm/℃)やアルミニウム(熱膨張係数約23ppm/℃)との熱膨張係数の差が大きい。そこで、高熱伝導かつ周辺材料との熱膨張係数の差が小さい絶縁性の樹脂シートが望まれている。その一例として、六方晶窒化ホウ素(例えば、六方晶窒化ホウ素粒子)を配合した絶縁性樹脂シートが開発されている。
 しかしながら、六方晶窒化ホウ素の充填率が高い(例えば、60体積%以上)樹脂シートは、熱伝導性は向上するが、絶縁信頼性が低下し、熱膨張係数が周辺材料よりも低くなりすぎる傾向にある。また、六方晶窒化ホウ素の充填率が高いともろくなりピール強度が低くなる。
 本発明は、かかる状況のもと、熱伝導性および絶縁性により優れた六方晶窒化ホウ素-微粒子凝集体を含む樹脂シートを得ることに成功したものである。
 すなわち、本実施形態の六方晶窒化ホウ素-微粒子凝集体は、その空隙率が高いため、六方晶窒化ホウ素の充填率が低くても、高い熱伝導性を達成できる傾向にある。また、本実施形態の六方晶窒化ホウ素-微粒子凝集体は、六方晶窒化ホウ素凝集体の空隙に微粒子が存在するため、プレス成型時に六方晶窒化ホウ素-微粒子凝集体をつぶれにくくできる。結果として、樹脂シートとしたときに、前記樹脂シートの厚さ方向の熱伝導率を高くできる。
 より具体的には、六方晶窒化ホウ素は、六方晶の結晶形に由来して概して鱗片状を成しており、その熱伝導性に異方性があることが知られている。通常の鱗片状の六方晶窒化ホウ素は、その面方向(a軸方向)の方が厚み方向(c軸方向)よりも熱伝導性が高い。このような鱗片状の六方晶窒化ホウ素をそのまま配合した樹脂シートにおいては、六方晶窒化ホウ素のa軸方向が樹脂シートの厚み方向に配向しやすくなるので、樹脂シートの面方向に比べて厚み方向の熱伝導性が劣る問題があった。
 この問題に対し、六方晶窒化ホウ素の一次粒子がランダムに集合した六方晶窒化ホウ素の一次粒子の凝集体(二次粒子)が提案されている。空隙率が低い六方晶窒化ホウ素凝集体を用いた樹脂シートは、プレス成型時にはつぶれにくいが、六方晶窒化ホウ素の充填率が高い(例えば、60体積%以上)組成でなければ、樹脂シート内におけるフィラー間熱伝導パスは生じず、高熱伝導化しない。また、六方晶窒化ホウ素の充填率が高いため、熱伝導性は向上するが、絶縁信頼性が低下し、熱膨張係数が周辺材料よりも低くなりすぎる傾向にある。また、六方晶窒化ホウ素の充填率が高いともろくなりピール強度が低くなる。
 一方、六方晶窒化ホウ素凝集体として、空隙率が高いものを用いた樹脂シートは、六方晶窒化ホウ素の充填率が低い(例えば、40体積%以上)状態で、樹脂シート内におけるフィラー間熱伝導パスは生じるが、プレス成型時につぶれやすく、厚さ方向の熱伝導率が向上しない傾向にある。
 本実施形態においては、このような六方晶窒化ホウ素の熱伝導の異方性を改良するため、六方晶窒化ホウ素の一次粒子の凝集体の空隙に微粒子が存在している六方晶窒化ホウ素-微粒子凝集体としている。このような構成とすることにより、六方晶窒化ホウ素の一次粒子が樹脂シート厚さ方向に立つような配向を取り、樹脂シート内における配向強度比が高くなり、樹脂シートの厚さ方向の熱伝導率を高くすることができたと推測される。
 以下、本発明の実施の形態について詳細に説明するが、以下に記載する構成要件の説明は、本発明の実施態様の一例であり、これらの内容に限定されるものではない。
<六方晶窒化ホウ素-微粒子凝集体>
 本実施形態の六方晶窒化ホウ素-微粒子凝集体は、上述のとおり、六方晶窒化ホウ素の一次粒子と六方晶窒化ホウ素凝集体の空隙に存在している微粒子とを含む六方晶窒化ホウ素-微粒子凝集体である。図10は、本実施形態の六方晶窒化ホウ素-微粒子凝集体の構造を示すイメージ図である。図10中、1は六方晶窒化ホウ素の一次粒子を、2は六方晶窒化ホウ素の一次粒子の凝集体(六方晶窒化ホウ素凝集体)を、3は微粒子を、4は六方晶窒化ホウ素-微粒子凝集体を示している。
 ここで、微粒子が六方晶窒化ホウ素凝集体の空隙に存在していることには、少なくとも一部の微粒子が、六方晶窒化ホウ素の一次粒子と六方晶窒化ホウ素の一次粒子の間に存在していることが含まれ、すべての微粒子が六方晶窒化ホウ素凝集体の空隙に存在していることを必須とするものではない。例えば、微粒子の一部は六方晶窒化ホウ素凝集体の表面に存在している場合も含まれる。
 本実施形態においては、六方晶窒化ホウ素の一次粒子の凝集体の平均粒子径(D50)と微粒子の平均粒子径(D50)の比率である(D50/D50)が、20~10000である。平均粒子径(D50)を前記下限値以上とすることにより、微粒子が六方晶窒化ホウ素凝集体に対して十分に小さくなるため、六方晶窒化ホウ素の一次粒子と六方晶窒化ホウ素の一次粒子の空隙に微粒子が入りやすくなる傾向にある。また、平均粒子径(D50)を前記上限値以下とすることにより、微粒子の比表面積が小さくなり、界面熱抵抗を低減できる傾向にある。前記比率(D50/D50)は、100以上であることが好ましく、150以上であることがより好ましく、200以上であることがさらに好ましく、250以上であることが一層好ましく、300以上であることがより一層好ましく、また、1000以下であることが好ましく、950以下であることがより好ましく、900以下であることがさらに好ましく、850以下であることが一層好ましく、800以下であることがより一層好ましい。
 平均粒子径(D50)および平均粒子径(D50)は、メジアン径であり、後述する実施例に記載の方法に従って測定される。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体は、樹脂シートに配合される場合など、複数個の六方晶窒化ホウ素-微粒子凝集体の組成物(集合体)の状態で存在するが、このとき、組成物中には、六方晶窒化ホウ素-微粒子凝集体が異なる素材から構成されている2種以上の六方晶窒化ホウ素-微粒子凝集体が含まれていてもよい。六方晶窒化ホウ素-微粒子凝集体が異なる素材から構成されている2種以上の六方晶窒化ホウ素-微粒子凝集体の例としては、例えば、後述する実施例1で得られた六方晶窒化ホウ素-微粒子凝集体と実施例2で得られた六方晶窒化ホウ素-微粒子凝集体を混合した場合が例示される。また、後述する実施例6のように、複数種類の微粒子が異なる割合で空隙に存在するような六方晶窒化ホウ素-微粒子凝集体であってもよい。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体が、前記2種以上の六方晶窒化ホウ素-微粒子凝集体を含む組成物の状態で存在する場合、前記比率(D50/D50)は、各六方晶窒化ホウ素-微粒子凝集体における前記比率(D50/D50)に各六方晶窒化ホウ素-微粒子凝集体の質量分率を掛けた値の和(加重平均値)とする。
 本実施形態においては、また、六方晶窒化ホウ素の一次粒子の凝集体(原料六方晶窒化ホウ素)と微粒子の質量比が1:0.01~1:0.1である。質量比を前記下限値以上にすることにより、微粒子が適度に六方晶窒化ホウ素凝集体の空隙に入り、樹脂シートにおける熱伝導性をより向上させることができる。また、質量比を前記上限値以下とすることにより、六方晶窒化ホウ素凝集体の空隙に微粒子がより適度な量で存在することとなり、プレス成型時に凝集体がつぶれにくくなる傾向にある。
 前記六方晶窒化ホウ素の一次粒子の凝集体と微粒子の質量比は、六方晶窒化ホウ素の一次粒子の凝集体1に対し、0.015以上であることが好ましく、また、0.08以下であることが好ましく、0.06以下であることがより好ましく、0.05以下であることがさらに好ましく、0.048以下であることが一層好ましく、0.045以下であることがより一層好ましい。
 一方、本実施形態の六方晶窒化ホウ素-微粒子凝集体の空隙率は56~80%である。空隙率を前記下限値以上とすることにより、樹脂シートに配合したときの、熱膨張係数を低くできる傾向にある。また、空隙率を前記上限値以下とすることにより、樹脂シートをプレス成型する際等に、凝集体が潰れにくくなり、得られる樹脂シートの熱伝導性がより向上する傾向にある。本実施形態の六方晶窒化ホウ素-微粒子凝集体は、上述の通り、空隙率が高いため、六方晶窒化ホウ素の充填率が低くても、樹脂シート内でフィラー間熱伝導パスが生じ、得られる樹脂シートの高熱伝導化が可能となる。
 前記空隙率は、60%以上であることが好ましく、61%以上であることがより好ましく、62%以上であることがさらに好ましく、63%以上であることが一層好ましく、64%以上であることがより一層好ましく、また、75%以下であることが好ましく、74%以下であることがより好ましく、73%以下であることがさらに好ましく、72%以下であることが一層好ましく、71%以下であることがより一層好ましい。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体が、前記2種以上の六方晶窒化ホウ素-微粒子凝集体を含む組成物の状態で存在する場合、前記空隙率は、各六方晶窒化ホウ素-微粒子凝集体の空隙率に各六方晶窒化ホウ素-微粒子凝集体の質量分率を掛けた値の和(加重平均値)とする。
 前記空隙率は、後述する実施例の記載に従って測定される。
 本実施形態の六方晶窒化ホウ素凝集体は、上述の通り、六方晶窒化ホウ素の一次粒子を含む。異方性がある鱗片状の六方晶窒化ホウ素一次粒子をランダムに集合させて用いることにより、樹脂に配合した時に、熱伝導率が高い樹脂シート得られる。
 六方晶窒化ホウ素は、通常、鱗片状の一次粒子であり、凝集して、二次粒子となる。
 本実施形態における六方晶窒化ホウ素の一次粒子の凝集体の平均粒子径(D50)(例えば、図10の符号2の平均粒子径)は、10μm以上であることが好ましく、15μm以上であることがより好ましく、20μm以上であることがさらに好ましく、25μm以上であることが一層好ましく、26μm以上であることがより一層好ましく、30μm以上であることがさらに一層好ましく、また、100μm以下であることが好ましく、90μm以下であることがより好ましく、80μm以下であることがさらに好ましく、75μm以下であることが一層好ましく、70μm以下であることがより一層好ましく、65μm以下であることがさらに一層好ましい。平均粒子径(D50)を前記下限値以上とすることにより、樹脂シートの厚さ方向の熱伝導率がより向上する傾向にある。また、平均粒子径(D50)を前記上限値以下とすることにより、薄い樹脂シートを容易に製造でき、熱抵抗を低減できる傾向にある。
 本実施形態においては、原料六方晶窒化ホウ素のタップ密度が低い方が好ましい。具体的には、原料六方晶窒化ホウ素のタップ密度が0.5g/cm以下であることが好ましく、0.45g/cm以下であることがより好ましく、また、0.1g/cm以上であってもよい。前記上限値以下とすることにより、原料六方晶窒化ホウ素の嵩密度が高くなるため、六方晶窒化ホウ素の充填率が低くても、樹脂シート内でフィラー間熱伝導パスが生じ、厚さ方向の熱伝導率がより向上する傾向にある。
 原料六方晶窒化ホウ素のタップ密度はフィラーの嵩密度を表すもので、JIS Z 2512に記載の通り、容器をタップして得られる粉末の密度である。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体は微粒子を含む。本実施形態においては、原料六方晶窒化ホウ素(六方晶窒化ホウ素の一次粒子の凝集体)の空隙に微粒子を含むことにより、結果的に、樹脂シートとしたときに厚さ方向の熱伝導率を高くできる傾向にある。また、原料六方晶窒化ホウ素に微粒子を配合して複合化することで、プレス成型時等に六方晶窒化ホウ素-微粒子凝集体をつぶれにくくできるため、樹脂シートとしたときの、厚さ方向の熱伝導率が高く、耐電圧性、絶縁性に優れた樹脂シートが得られる。
 本実施形態においては、微粒子は、少なくとも一部が六方晶窒化ホウ素凝集体の空隙に存在している。六方晶窒化ホウ素-微粒子凝集体は、六方晶窒化ホウ素(好ましくは六方晶窒化ホウ素の一次粒子の凝集体)に、分散剤と微粒子を配合して、分散させた後、乾燥することによって得られる。微粒子は、通常、六方晶窒化ホウ素凝集体中に化学吸着および/または物理吸着によって保持される。また、微粒子の一部は、六方晶窒化ホウ素凝集体の表面に存在していてもよい。これらの詳細は後述する。
 本実施形態で用いる微粒子は、原料六方晶窒化ホウ素(六方晶窒化ホウ素の一次粒子の凝集体)の空隙に存在することができる限り、その種類等特に定めるものではないが、窒化ホウ素以外の高い熱伝導率を持つ絶縁体を広く採用することができる。
 本実施形態で用いる微粒子は、具体的には、金属を含むことが好ましく、金属酸化物を含むことがより好ましく、酸化アルミニウム、酸化亜鉛、酸化マグネシウム、シリカ、水酸化アルミニウム、水酸化マグネシウム、窒化ケイ素、炭化ケイ素、窒化ガリウム、および、タルクからなる群より選択される少なくとも1種を含むことがさらに好ましく、酸化アルミニウムおよび/または酸化亜鉛を含むことが一層好ましく、酸化アルミニウムを含むことがより一層好ましい。
 本実施形態における微粒子の平均粒子径(D50)は、0.01μm以上であることが好ましく、0.05μm以上であることがより好ましく、0.08μm以上であることがさらに好ましく、用途等に応じて、0.1μm以上、0.2μm以上、0.35μm以上であってもよく、また、0.5μm以下であることが好ましい。平均粒子径(D50)を前記下限値以上とすることにより、微粒子の比表面積が小さくなり、界面熱抵抗がより低減する傾向にある。また、平均粒子径(D50)を前記上限値以下とすることにより、微粒子が小さくなるため、原料六方晶窒化ホウ素の空隙の細部に微粒子が介在しやすくなる傾向にある。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体は、微粒子を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、各微粒子の平均粒子径(D50)に各微粒子の質量分率を掛けた値の和(加重平均値)とする。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体は、六方晶窒化ホウ素の一次粒子と微粒子とを含むが、これら以外の他の成分を含んでいてもよいし、含んでいなくてもよい。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体は、通常、その製造に用いられた分散剤などを含む。また、他の成分として、六方晶窒化ホウ素-微粒子凝集体の頑強性を向上させる観点から、バインダーを含んでいてもよい。分散剤およびバインダーの詳細は、後述する<六方晶窒化ホウ素-微粒子凝集体の製造方法>の項で述べる分散剤およびバインダーを用いることができる。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体は、六方晶窒化ホウ素の一次粒子と微粒子の合計量が、六方晶窒化ホウ素-微粒子凝集体の90質量%以上を占めることが好ましく、95質量%以上を占めることがより好ましく、98質量%以上を占めていてもよく、さらには99質量%以上を占めていてもよく、また、100質量%以下である。
 さらには、 本実施形態の六方晶窒化ホウ素-微粒子凝集体は、六方晶窒化ホウ素の一次粒子と微粒子と必要に応じて含まれる分散剤およびバインダーの合計量が、六方晶窒化ホウ素-微粒子凝集体の93質量%以上を占めることが好ましく、97質量%以上を占めることがより好ましく、99質量%以上を占めていてもよく、さらには99.5質量%以上を占めていてもよく、また、100質量%以下である。
<六方晶窒化ホウ素-微粒子凝集体の製造方法>
 本実施形態の六方晶窒化ホウ素-微粒子凝集体の製造方法は、特に定めるものではないが、六方晶窒化ホウ素(好ましくは六方晶窒化ホウ素の一次粒子の凝集体)と分散剤と微粒子を含むスラリー中で、六方晶窒化ホウ素(好ましくは、六方晶窒化ホウ素の一次粒子)と微粒子を分散させた後、乾燥することによって製造することが好ましい。特に、微粒子を十分に分散させた後(好ましくは単一分散させた後)で、六方晶窒化ホウ素と混合し、さらに分散させることが好ましい。このような工程を経ることにより、微粒子を高度に分散させることが可能となり、六方晶窒化ホウ素(好ましくは六方晶窒化ホウ素の一次粒子の凝集体)の空隙に微粒子が存在しやすくなる傾向にある。
 六方晶窒化ホウ素(好ましくは六方晶窒化ホウ素の一次粒子の凝集体)は、あらかじめ、分散剤を配合して撹拌することが好ましい。また、六方晶窒化ホウ素(好ましくは六方晶窒化ホウ素の一次粒子の凝集体は、撹拌後、加熱することが好ましく、加熱温度としては、80℃以上であることが好ましく、140℃以下であることが好ましい。このような事前の撹拌を行うことにより、均一に分散剤を、六方晶窒化ホウ素に付着させることが可能になる。また、加熱を行うことにより、シランカップリング剤等の分散剤が加水分解、脱水縮合して、六方晶窒化ホウ素により効果的に付着する傾向にある。
 前記六方晶窒化ホウ素は、本実施形態の六方晶窒化ホウ素-微粒子凝集体の項で述べた、六方晶窒化ホウ素凝集体であることが好ましい。
 また、微粒子は、通常単一粒子であり、あらかじめ、分散剤を配合して溶媒中に均一に分散させることが好ましい。具体的には、微粒子に分散剤を配合し、超音波分散機で分散させることが好ましい。
 本実施形態においては、分散剤を配合して撹拌した六方晶窒化ホウ素(好ましくは六方晶窒化ホウ素の一次粒子の凝集体)と、分散剤を配合して超音波処理して分散させた微粒子を含むスラリーとし、さらに、分散させることが好ましい。このとき、六方晶窒化ホウ素と微粒子の配合比率は、最終的に得られる凝集体中の両者の比率に応じて適宜定めることができる。
 スラリー中での六方晶窒化ホウ素と微粒子の分散は、超音波処理によって行うことが好ましい。前記分散時に、均一に分散した微粒子が、六方晶窒化ホウ素凝集体の内部に存在する空隙に入り込み、微粒子が捕集される形で凝集体となる。前記分散させた後、スラリーから分散液を濾別し、乾燥させることが好ましい。前記乾燥時に、六方晶窒化ホウ素凝集体の空隙に存在する微粒子が凝集し、微粒子を複合した六方晶窒化ホウ素-微粒子凝集体となる。前記乾燥は、常温乾燥であっても、加熱乾燥であってもよい。乾燥の一例は、20~40℃の温度下で乾燥させた後、100~160℃の温度で乾燥させることが好ましい。このような温度で乾燥させることにより、微粒子の粒子表面に生成した有機分子構造が粒子間架橋を作り、再凝集をより効果的に促進する傾向にある。
 乾燥時間は、2時間~5日が好ましい。特に、20~40℃の温度下で5時間~3日乾燥させた後、100~160℃の温度で1~5時間乾燥させることが好ましい。
 分散剤は、通常、無機物質粉末の分散性を向上させるものであり、その種類等は特に定めるものではないが、上記スラリー中での六方晶窒化ホウ素凝集体および微粒子の分散性を高めるものが好ましく、六方晶窒化ホウ素凝集体および微粒子を均一に単一分散させるものがより好ましい。
 分散剤の具体例としては、シランカップリング剤、チタネートカップリング剤、アルミネートカップリング剤、ポリカルボン酸系分散剤、アクリル系分散剤、ウレタン系分散剤を例示することができ、シランカップリング剤、チタネートカップリング剤、および、アルミネートカップリング剤からなる群より選択される少なくとも1種を含むことが好ましく、シランカップリング剤がより好ましい。
 分散剤の量は、最終的に得られる六方晶窒化ホウ素-微粒子凝集体100質量部に対し、0.0~10質量部であることが好ましい。
 分散剤は、1種のみ用いてもよいし、2種以上用いてもよい。特に、六方晶窒化ホウ素に配合する分散剤と、微粒子に配合する分散剤は、異なるものであってもよい。
 前記スラリーは溶媒を含んでいてもよい。溶媒の種類は特に定めるものではないが、水、ケトン類(例えば、アセトン、メチルエチルケトン、メチルイソブチルケトン、シクロヘキサノン等)、セロソルブ類(例えば、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート等)、エステル類(例えば、乳酸エチル、酢酸メチル、酢酸エチル、酢酸ブチル、酢酸イソアミル、乳酸エチル、メトキシプロピオン酸メチル、ヒドロキシイソ酪酸メチル等)、アミド類(例えば、ジメトキシアセトアミド、ジメチルホルムアミド類等)、芳香族炭化水素(例えば、トルエン、キシレン等)が挙げられる。
 スラリーが溶媒を含む場合、固形分濃度が0.001~10質量%であることが好ましい。
 溶媒は、1種を単独で、または2種以上を組み合わせて用いることができる。2種以上用いる場合は、合計量が上記範囲となる。
 本実施形態における六方晶窒化ホウ素-微粒子凝集体は、原料六方晶窒化ホウ素の頑強性を向上させる観点から、バインダーを含んでもよい。バインダーは、元来、六方晶窒化ホウ素の一次粒子同士を強固に結びつけ、原料六方晶窒化ホウ素の形状を安定化するために作用する。
 このようなバインダーとしては、金属酸化物が好ましく、具体的には酸化アルミニウム、酸化マグネシウム、酸化イットリウム、酸化カルシウム、酸化珪素、酸化ホウ素、酸化セリウム、酸化ジルコニウム、酸化チタンなどが好ましく用いられる。これらの中でも、酸化物としての熱伝導性と耐熱性、六方晶窒化ホウ素の一次粒子同士を結合する結合力などの観点から、酸化アルミニウム、酸化イットリウムが好適である。なお、バインダーはアルミナゾルのような液状バインダーであってもよく、有機金属化合物のように焼成により金属酸化物に変換されるものを用いてもよい。
 これらのバインダーは、1種を単独で用いてもよく、2種以上を混合してもよい。
 これらより得られた六方晶窒化ホウ素-微粒子凝集体は、その作製後、さらに別の処理を行ってもよい。この場合、例えば、酸素存在下で加熱処理する表面酸化や、水蒸気処理、室温または加熱下で、キャリアまたは反応性ガスを用いた有機金属化合物やポリマーによる表面変性、ベーマイトまたはシリカを用いたゾルゲル法等が利用可能である。
 これらの処理は、1種を単独で用いてもよく、2種以上を併用してもよい。
 以上によって製造された六方晶窒化ホウ素-微粒子凝集体は、必要に応じて、精査、粉砕、分級、精製、洗浄、および、乾燥などの典型的な後工程を実施してもよい。細粒分が含まれている場合は、それを最初に取り除いてもよい。ふるい分けに代わる方法として、六方晶窒化ホウ素-微粒子凝集体の前記粉砕は、ふるい網、分類ミル、構造化ローラークラッシャー、または、切削ホイールを用いて行ってもよい。例えばボールミル内での乾燥ミリング処理することも可能である。
<樹脂組成物、および、樹脂シート、ならびに、これらの用途>
 本実施形態の六方晶窒化ホウ素-微粒子凝集体の用途は、特に限定されず、六方晶窒化ホウ素粉末の用途として知られている種々の用途に使用可能である。そのうち、特に好適な用途を例示すれば、樹脂に充填して電気絶縁性向上や熱伝導性付与等を目的とする樹脂用充填材としての用途が挙げられる。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体は、他の用途、例えば焼結体を製造するために用いてもよい。
 本実施形態の樹脂組成物は、樹脂と本実施形態の六方晶窒化ホウ素-微粒子凝集体を含む。また、本実施形態の樹脂シートは、樹脂と、本実施形態の六方晶窒化ホウ素-微粒子凝集体を含む。本実施形態の六方晶窒化ホウ素-微粒子凝集体を含むことにより、電気絶縁性や熱伝導性に優れた樹脂シートが得られる。
 前記樹脂は、熱硬化性樹脂であっても、熱可塑性樹脂であってもよく、熱硬化性樹脂が好ましい。また、その他、合成ゴム、液状ゲルなどの樹脂も用いることができる。
 熱可塑性樹脂としては、特に限定されるものではなく、ポリオレフィン、塩化ビニル樹脂、アクリル樹脂、メタクリル酸エステル樹脂、ナイロン、フッ素樹脂等が例示される。
 熱硬化性樹脂としては、末端に炭素-炭素不飽和二重結合を有する化合物、マレイミド化合物、ナジイミド化合物、フェノール化合物、オキセタン樹脂、ベンゾオキサジン化合物、アリールシクロブテン化合物、ペルフルオロビニルエーテル樹脂、ポリイミド化合物、ビニレン基を有する化合物、フェノール樹脂、尿素樹脂、メラミン樹脂、不飽和ポリエステル樹脂、ケイ素樹脂等が例示される。熱硬化性樹脂としては、国際公開第2023/026829号の段落0012~0085の記載、特開2016-10964号公報の段落0017~0034の記載も参酌でき、これらの内容は本明細書に組み込まれる。
 本実施形態の樹脂組成物の一形態は、熱硬化性樹脂と本実施形態の六方晶窒化ホウ素-微粒子凝集体を含む。前記樹脂組成物の一形態においては、通常、熱硬化性樹脂が未硬化または半硬化の状態であるが、これに限るものではない。
 本実施形態の樹脂シートの一形態は、熱硬化性樹脂と本実施形態の六方晶窒化ホウ素-微粒子凝集体を含む。また、本実施形態の樹脂シートの他の一形態においては、通常、熱硬化性樹脂が半硬化または半硬化からさらに硬化した状態であるが、これに限るものではない。樹脂シートの一例として、本実施形態の樹脂組成物を基材上に塗布し、乾燥させることによって、熱硬化性樹脂が未硬化状態の樹脂シートとすることができる。また、他の一例として、本実施形態の樹脂組成物を基材上に塗布し、加熱して、熱硬化性樹脂を硬化(半硬化または半硬化からさらに硬化)させることによって、樹脂シートとすることができる。
 前記樹脂組成物ないし樹脂シートの一形態に含まれる熱硬化性樹脂の一例は、シアン酸エステル化合物および/またはエポキシ化合物である。
 さらに、本実施形態の六方晶窒化ホウ素-微粒子凝集体は空隙率が高いため、樹脂組成物や樹脂シート中の六方晶窒化ホウ素の充填率が低くても、高い熱伝導性を達成できる。さらに、本実施形態の樹脂組成物ないし樹脂シートは、原料六方晶窒化ホウ素に微粒子を配合して複合化しているため、プレス成型時等の加工ないし成型時に六方晶窒化ホウ素-微粒子凝集体をつぶれにくくできる。結果として、得られる樹脂組成物、および、樹脂シートの厚さ方向の熱伝導率が高く、耐電圧性、絶縁性に優れた樹脂シートが得られる傾向にある。
 一般的に、熱硬化性樹脂の熱伝導率は低く(約0.2W/mK)、六方晶窒化ホウ素-微粒子凝集体の熱伝導率の方が高いため(約200W/mK)、樹脂組成物および樹脂シートの熱伝導性は、六方晶窒化ホウ素-微粒子凝集体の配合量に応じて向上する傾向にある。
 また、本実施形態の樹脂組成物ないし樹脂シートには、上記の他、六方晶窒化ホウ素-微粒子凝集体以外の充填材、エラストマー類などの種々の高分子化合物、各種添加剤等を併用することができる。これらは一般に使用されているものであれば、特に限定されるものではない。
 各種添加剤としては、難燃剤、硬化促進剤(硬化触媒)、紫外線吸収剤、酸化防止剤、光重合開始剤、蛍光増白剤、光増感剤、染料、顔料、増粘剤、流動調整剤、滑剤、消泡剤、分散剤、レベリング剤、光沢剤、重合禁止剤等が挙げられる。これらは、所望に応じて1種を単独でまたは2種以上を組み合わせて用いることができる。
 さらに、本実施形態の樹脂の組成物は、本実施形態の効果を損なわない範囲で、六方晶窒化ホウ素-微粒子凝集体以外のフィラーの1種または2種以上を含有してもよい。例えば、本実施形態の六方晶窒化ホウ素-微粒子凝集体以外の熱伝導性フィラーを用いることもできる。
 そのような熱伝導性フィラーとしては、シリカ、アルミナ、窒化アルミニウム、本実施形態の六方晶窒化ホウ素-微粒子凝集体以外の窒化ホウ素、窒化ケイ素、酸化マグネシウムなどが挙げられる。これらの熱伝導性フィラーは、1種を単独でまたは2種以上を適宜組み合わせて用いることができる。
 ここでフィラーを使用するにあたり、シランカップリング剤を併用してもよい。シランカップリング剤としては、一般に無機物の表面処理に使用されているものを好適に用いることができ、その種類は特に限定されない。具体的には、γ-アミノプロピルトリエトキシシラン、N-β-(アミノエチル)-γ-アミノプロピルトリメトキシランなどのアミノシラン系、γ-グリシドキシプロピルトリメトキシシラン、β-(3,4-エポキシシクロヘキシル)エチルトリメトキシシランなどのエポキシシラン系、γ-メタアクリロキシプロピルトリメトキシシラン、ビニルートリ(β-メトキシエトキシ)シランなどのビニルシラン系、N-β-(N-ビニルベンジルアミノエチル)-γ-アミノプロピルトリメトキシシラン塩酸塩などのカチオニックシラン系、フェニルシラン系などが挙げられる。シランカップリング剤は、1種を単独でまたは2種以上を組み合わせて用いることができる。
 本実施形態の樹脂組成物ないし樹脂シートにおける六方晶窒化ホウ素-微粒子凝集体の含有量は、樹脂組成物ないし樹脂シートにおける溶媒を除いた成分の質量を100質量%としたとき、10質量%以上であることが好ましく、15質量%以上であることがより好ましく、20質量%以上であることがさらに好ましく、25質量%以上であることが一層好ましく、30質量%以上であることがより一層好ましく、また、60質量%以下であることが好ましく、55質量%以下であることがより好ましく、50質量%以下であることがさらに好ましく、45質量%以下であることが一層好ましく、40質量%以下であることがより一層好ましい。前記下限値以上とすることにより、樹脂組成物ないし樹脂シートの熱伝導率が向上するとともに、損失弾性率(DMA、粘性)が低くなりtanδ(損失正接、振動吸収性)が低くなる傾向にある。また、樹脂シートの金属(例えば、金属箔、金属基板等)との密着性が向上する傾向にある。一方、前記上限値以下とすることにより、樹脂シートにおけるボイドの発生を効果的に抑制し、耐電圧性がより向上する傾向にある。
 本実施形態の樹脂組成物ないし樹脂シートは、六方晶窒化ホウ素-微粒子凝集体を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が上記範囲となることが好ましい。
 本実施形態の樹脂シートは、また、以下の要件を満たすことが好ましい。
(1)熱膨張係数
 本実施形態の樹脂シートは、樹脂シートのx-y方向に従って測定した熱膨張係数が16ppm/K以上23ppm/K以下であることが好ましい。
 また、樹脂シートと貼り合わせる金属基板の熱膨張係数に近似させることが好ましい。例えば、樹脂シートの熱膨張係数と金属基板の熱膨張係数の差が、±2ppm/K以下(好ましくは、±1ppm/K以下)であることが好ましい。
 例えば、樹脂シートを銅基板と貼り合わせるときは、樹脂シートの熱膨張係数は、17±2ppm/K(好ましくは、17±1ppm/K)であることが好ましい。
 また、樹脂シートをアルミニウム基板と貼り合わせるときは、樹脂シートの熱膨張係数は、23±2ppm/K(好ましくは、23±1ppm/K)であることが好ましい。
(2)熱伝導率
 本実施形態の樹脂シートは、樹脂シートの厚さ方向における25℃において測定した熱伝導率が10W/m・K以上であることが好ましく、15W/m・K以上であることがより好ましく、17W/m・K以上であることがより好ましい。前記熱伝導率の上限は特に定めるものではないが、25W/m・K以下が実際的である。
(3)配向強度比
 樹脂シート中の六方晶窒化ホウ素一次粒子の配向性は、X線回折法によるI(002)回析線(2θ=26.5°)の強度とI(100)回析線(2θ=41.5°)の強度との比(I(002)/I(100))により測定される。六方晶である六方晶窒化ホウ素一次粒子の厚み方向は、結晶学的なI(002)回析線すなわちc軸方向、面内方向はI(100)回析線すなわちa軸方向にそれぞれ一致している。六方晶窒化ホウ素凝集体を構成する六方晶窒化ホウ素一次粒子が、完全にランダムな配向(無配向)で有る場合、(I(002)/I(100))≒6.7になる(「JCPDS[粉末X線回折データベース]」No.34-0421[BN]の結晶密度値[Dx])。(I(002)/I(100))が小さいと、六方晶の六方晶窒化ホウ素粒子のa軸方向が厚さ方向に配向し、厚さ方向の熱伝導率が増加する。下限値は特に定めるものではないが、1以上が実際的である。
 本実施形態の樹脂シートは、X線を樹脂組成物のシートの厚さ方向に、即ち、シートの長さ方向に対して90°の角度で照射して得られた<002>回析線の強度と<100>回析線のピーク強度比(I<002>/I<100>)が30以下であることが好ましく、25以下であることがより好ましく、20以下であることがさらに好ましく、15以下であることが一層好ましい。下限値は特に定めるものではないが、1以上が実際的であり、2以上であっても十分に要求性能を満たす。
(4)絶縁破壊強さ(絶縁破壊電圧)
 本実施形態の樹脂シートは、樹脂シートの厚さ方向に従って測定した絶縁破壊電圧が35kV/mm以上であることが好ましく、40kV/mm以上であることがより好ましく、50kV/mm以上であることがさらに好ましい。絶縁破壊電圧の上限値は、特に定めるものではないが、100kVmm以下が実際的である。
(5)樹脂シートの厚み
 本実施形態の樹脂シートは、樹脂シートの厚みが、50μm以上であることが好ましく、75μm以上であることがより好ましく、100μm以上であることがさらに好ましく、また、300μm以下であることが好ましく、250μm以下であることがより好ましく、200μm以下であることがさらに好ましい。
 特に、本実施形態の樹脂シートは、前記(1)~(3)を満たすことが好ましい。
 また、本実施形態の樹脂シートは、前記(1)~(4)を満たすことが好ましい。
 また、本実施形態の樹脂シートは、前記(1)~(3)および(5)を満たすことが好ましい。
 さらに、本実施形態の樹脂シートは、前記(1)~(5)を満たすことが好ましい。
 本実施形態の樹脂シートは、放熱性および絶縁性を有しているため、半導体素子の放熱および絶縁を目的として組み込まれる高熱伝導絶縁シートに好ましく用いられる。本実施形態の樹脂シートを用いた一例は、金属基板の上(好ましくは表面)に設けられる高熱伝導樹脂シートである。
 すなわち、本実施形態の多層体の一例は、金属基板と、金属基板の上(好ましくは表面)に設けられた本実施形態の樹脂シートを有する多層体である。さらに、本実施形態の多層体は、金属基板と、金属基板の上(好ましくは表面)に設けられた本実施形態の樹脂シートと、前記樹脂シートの上(好ましくは表面)に設けられたヒートスプレッダを有する多層体であることが好ましい。
 金属基板としては、銅基板、アルミニウム基板が例示される。
 ヒートスプレッダは、半導体素子において、ICチップからの効率的な熱放散を行うために用いられる高熱伝導の金属性構造部材である。
 従って、本実施形態の半導体素子は、本実施形態の多層体を有する。
 本実施形態の樹脂シートの他の用途としては、プリプレグ、半導体素子のビルドアップ材料としても利用できる。これらの詳細は、国際公開第2023/026829号の段落0114~0125の記載、特開2016-010964号公報の段落0051~0064の記載を参酌でき、この内容は本明細書に組み込まれる。
 本実施形態の樹脂組成物は、また、硬化物として用いられる。具体的には、本実施形態の樹脂組成物は、プリント配線板の絶縁層、半導体パッケージ用材料等、電子材料用樹脂組成物として好適に用いることができる。本実施形態の樹脂組成物は、プリプレグ、プリプレグを用いた金属箔張積層板、および、プリント配線板用の材料として好適に用いることができる。また、ここでいうプリント配線板とは、特に限定されるものではなく、例えば、リジッド基板、フレキシブル基板、半導体パッケージ基板(半導体素子搭載用基板)、有機インターポーザを含む。
 これらの詳細は、国際公開第2024/024664号の段落0152~0167の記載、ならびに、特開2022-99579号公報および特開2022-089837号公報の記載を参酌でき、これらの内容は本明細書に組み込まれる。
 以下に実施例を挙げて本発明をさらに具体的に説明する。以下の実施例に示す材料、使用量、割合、処理内容、処理手順等は、本発明の趣旨を逸脱しない限り、適宜、変更することができる。従って、本発明の範囲は以下に示す具体例に限定されるものではない。
 実施例で用いた測定機器等が廃番等により入手困難な場合、他の同等の性能を有する機器を用いて測定することができる。
1.原料
PTX60:原料六方晶窒化ホウ素、モメンティブ・パフォーマンス製、タップ密度0.4g/cm、平均粒子径(D50)60μm
PTX25:原料六方晶窒化ホウ素、モメンティブ・パフォーマンス製、タップ密度0.3g/cm、平均粒子径(D50)25μm
HT40MF:原料六方晶窒化ホウ素、JFEミネラル製、タップ密度0.8g/cm、平均粒子径(D50)36μm
AA03:酸化アルミニウム、住友化学製、平均粒子径(D50)0.35μm
ZnO:酸化亜鉛、堺化学工業製、平均粒子径(D50)0.1μm
NXA-100:酸化アルミニウム、住友化学製、平均粒子径(D50)0.18μm
AA3:酸化アルミニウム、住友化学製、平均粒子径(D50)3.5μm

2.実施例1
<六方晶窒化ホウ素-微粒子凝集体の作製>
 タップ密度0.4g/cmである平均粒子径(D50)60μmの原料六方晶窒化ホウ素(PTX-60)にフェニルトリメトキシシランを前記原料六方晶窒化ホウ素に対して0.5質量%の量を滴下し、自公転ミキサーで撹拌し、110℃で加熱したのち2日間常温で静置した。続いて、メチルエチルケトン中で、平均粒子径(D50)0.35μmのアルミナ微粒子(AA-03)と3-グリシジルプロピルトリメトキシシランを前記微粒子に対して0.5質量%の量で混合し、超音波分散機で分散した。次いで、上記処理を施した原料六方晶窒化ホウ素とアルミナ微粒子を、原料六方晶窒化ホウ素とアルミナ微粒子の質量比率が1:0.044となるように混合し、超音波分散機で分散した。この分散液を濾別後、12時間大気中で乾燥後、さらに130℃で2時間乾燥させて、六方晶窒化ホウ素-微粒子凝集体を得た。
 得られた六方晶窒化ホウ素-微粒子凝集体について、走査電子顕微鏡(SEM)を用いて観察を行った、結果を図1および図2に示した。図1が、六方晶窒化ホウ素-微粒子凝集体の1つを観察した結果であり、図2が、六方晶窒化ホウ素-微粒子凝集体の表面の一部を観察した結果である。
<平均粒子径D50の測定>
 原料六方晶窒化ホウ素の平均粒子径(D50)および微粒子の平均粒子径(D50)は、JIS Z8825「レーザ回折分布曲線」に基づくメジアン径であり、試験例では、「マイクロトラックMT3000EXII」(マイクロトラップ・ベル社製)を用いて測定した。
<六方晶窒化ホウ素-微粒子凝集体の空隙率の測定>
 六方晶窒化ホウ素-微粒子凝集体の空隙率は、水銀ポロシメーターを用いて細孔体積を測定することにより求めた。水銀ポロシメーターを用いた細孔体積は、「細孔分布測定装置 オートポアV 9620」(マイクロメリティックス社製)を用いて測定した。得られたデータから、細孔径の単位区間あたりの細孔容積を示す分布曲線を得た。得られた分布曲線より、5μm以上の細孔径の空隙を粒子間空隙とした。
 空隙率の測定の原理は、ε=V/(V+1/p)×100、に基づいている。式中、εは凝集体の空隙率、Vは細孔体積から粒子間空隙を差し引いた値、pは一次粒子の六方晶窒化ホウ素の密度2.34(g/cm)である。
<樹脂シートの作製>
 得られた六方晶窒化ホウ素-微粒子凝集体を用いて、樹脂シートを作製した。
 樹脂成分としては、シアネート樹脂(P-201)50質量部と、エポキシ樹脂(NC-3000-L)50質量部と、硬化触媒0.05質量部との混合物を用いた。
 前記樹脂成分と前記六方晶窒化ホウ素-微粒子凝集体(原料六方晶窒化ホウ素:微粒子=1:0.025)を、両者の体積比率が61:39となるように、メチルエチルケトンを溶媒として混合した。得られた混合液を離型PETシート(厚み38μm)の表面に塗工し、常温12時間以上、110℃で乾燥させ半硬化樹脂シートを作製した。これを積層し、1mmまたは0.3mm厚の金型を用いて、180℃、1.5MPaの条件で真空プレスを用いて硬化させ樹脂シートを作製した。
<厚さ方向の熱伝導率>
 上記で得られた樹脂シートの厚み方向の熱伝導率は、次の方法により測定した。
 厚さ方向の熱伝導率:10mm×10mm×厚さ1mmの板状試料を切り出し、NETZSCH製キセノンフラッシュアナライザーLFA447型熱伝導率計を用いてレーザーフラシュで試験片の熱伝導率を23℃にて測定した。
<配向強度比>
 上記で得られた樹脂シートを硬化した場合の配向強度比は、次の方法により測定した。
 「全自動水平型多目的X線回折装置 SmartLab」(リガク社製)を用いて、X線を10mm×10mm×厚さ1mmの樹脂シートの面内方向の平面の法線に対して、垂直となるように照射し測定した。測定時は、X線源はCuKα線を用い、管電圧は45kV、管電流は360mAである。
<熱膨張率(x-y方向)>
 上記で得られた樹脂シートの熱膨張係数は、次の方法により測定した。
 JIS-K-7197-2012(JIS C6481)に準拠し、熱機械的分析装置(日立ハイテクノロジー製 商品名「TMA7100」)を用いて、硬化物の試験片20mm×5mm×0.3mmに対し、開始温度30℃、終了温度250℃、昇温速度10℃/分、加重0.05N(49mN)において、引張モードでの熱機械分析を実施し、30~100℃における1℃当たりの平均熱膨張量を測定した。
<絶縁破壊強さ>
 上記で得られた樹脂シートを硬化した場合の絶縁破壊強さは、次の方法により評価した。
 絶縁破壊試験装置YST-243-100RHO(ヤマヨ試験器(有)製)を用いて、硬化物の試験片100mm×100mm×0.3mmに対し、昇温方式は短時間法、周囲媒質はシリコーン油において絶縁破壊試験を実施し、常温における平均絶縁破壊電圧を測定した。
 35kV/mm以上を「A」、35kV/mm未満を「B」と記した。
<粒子像の観察>
 凝集体の形態は、SEM観察像を走査型電子顕微鏡(FE-SEM-EDX(SU8220):株式会社日立ハイテクノロジー社製)により観察した。
3.実施例2~実施例8、比較例1~比較例9
 実施例1において、六方晶窒化ホウ素-微粒子凝集体については表1に記載の通り変更し、樹脂シートについては表2に記載の通り変更し、他は同様に行った。
 実施例3で得られた六方晶窒化ホウ素-微粒子凝集体の走査電子顕微鏡(SEM)を用いて観察した結果を図4および図5に示した。図4が、六方晶窒化ホウ素-微粒子凝集体の1つを観察した結果であり、図5が、六方晶窒化ホウ素-微粒子凝集体の表面の一部を観察した結果である。
 実施例5で得られた六方晶窒化ホウ素-微粒子凝集体の走査電子顕微鏡(SEM)を用いて観察した結果を図6および図7に示した。図6が、六方晶窒化ホウ素-微粒子凝集体の1つを観察した結果であり、図7が、六方晶窒化ホウ素-微粒子凝集体の表面の一部を観察した結果である。
 比較例1の微粒子を複合していない六方晶窒化ホウ素凝集体の走査電子顕微鏡(SEM)を用いて観察した結果を図8および図9に示した。図8が、微粒子を複合していない六方晶窒化ホウ素凝集体の1つを観察した結果であり、図9が、微粒子を複合していない六方晶窒化ホウ素凝集体の表面の一部を観察した結果である。
 上記表1における原料六方晶窒化ホウ素と微粒子の比率は質量比率である。
 D50は原料六方晶窒化ホウ素の平均粒子径を、D50は微粒子の平均粒子径を、空隙率は六方晶窒化ホウ素-微粒子凝集体の空隙率を示している。
4.実施例9~15
 実施例1の<六方晶窒化ホウ素-微粒子凝集体の作製>において、原料六方晶窒化ホウ素(PTX-60)にフェニルトリメトキシシランを滴下するところにおいて、表3に示す分散剤を表3に割合で滴下し、さらに、アルミナ微粒子(AA-03)に3-グリシジルプロピルトリメトキシシランを混合するところにおいて、表3に示す分散剤を表3に示す割合で混合した以外は、実施例1と同様に行い、六方晶窒化ホウ素-微粒子凝集体の作製し、さらに、樹脂シートを作製した。
5.比較例11
 実施例1において、アルミナ微粒子(AA-03)に3-グリシジルプロピルトリメトキシシラン(分散剤)を混合せず、他は同様に行った。
 本実施形態の六方晶窒化ホウ素-微粒子凝集体から得られた樹脂シートは熱伝導性と絶縁性に優れていた(実施例1~15)。
 より具体的には、実施例1~6の六方晶窒化ホウ素-微粒子凝集体から得られた樹脂シートは、比較例1~4の樹脂シートに比べて、熱伝導性に優れ、絶縁性も良好であった。また、実施例7と8の六方晶窒化ホウ素-微粒子凝集体から得られた樹脂シートは、比較例5~8の樹脂シートに比べて、熱伝導性に優れ、絶縁性も良好であった。
 本発明を特定の態様を用いて詳細に説明したが、本発明の意図と範囲を離れることなく様々な変更が可能であることは当業者に明らかである。

Claims (15)

  1. 六方晶窒化ホウ素の一次粒子の凝集体と、微粒子とを含む、六方晶窒化ホウ素-微粒子凝集体であって、
    前記微粒子の少なくとも一部は、前記六方晶窒化ホウ素の一次粒子の凝集体の空隙に存在し、
    前記六方晶窒化ホウ素の一次粒子の凝集体の平均粒子径(D50)と前記微粒子の平均粒子径(D50)の比率である(D50/D50)が20~10000であり、
    前記六方晶窒化ホウ素の一次粒子の凝集体と微粒子の質量比が1:0.01~1:0.1であり、
    前記六方晶窒化ホウ素-微粒子凝集体の空隙率が56~80%である、
    六方晶窒化ホウ素-微粒子凝集体。
  2. 前記六方晶窒化ホウ素の一次粒子の凝集体の平均粒子径(D50)が、10~100μmである、請求項1に記載の六方晶窒化ホウ素-微粒子凝集体。
  3. 前記微粒子の平均粒子径(D50)が、0.01~0.5μmである、請求項1に記載の六方晶窒化ホウ素-微粒子凝集体。
  4. 前記六方晶窒化ホウ素-微粒子凝集体の空隙率が、60~75%である、請求項1に記載の六方晶窒化ホウ素-微粒子凝集体。
  5. 前記微粒子が、酸化アルミニウムおよび/または酸化亜鉛を含む、請求項1に記載の六方晶窒化ホウ素-微粒子凝集体。
  6. 前記六方晶窒化ホウ素の一次粒子の凝集体の平均粒子径(D50)と前記微粒子の平均粒子径(D50)の比率である(D50/D50)が、100~950である、請求項1に記載の六方晶窒化ホウ素-微粒子凝集体。
  7. 前記六方晶窒化ホウ素の一次粒子の凝集体の平均粒子径(D50)が、10~100μmであり、
    前記微粒子の平均粒子径(D50)が、0.01~0.5μmであり、
    前記六方晶窒化ホウ素-微粒子凝集体の空隙率が、60~75%であり、
    前記微粒子が、酸化アルミニウムおよび/または酸化亜鉛を含み、
    前記六方晶窒化ホウ素の一次粒子の凝集体の平均粒子径(D50)と前記微粒子の平均粒子径(D50)の比率である(D50/D50)が、100~950である、請求項1に記載の六方晶窒化ホウ素-微粒子凝集体。
  8. 熱硬化性樹脂と、請求項1~7のいずれか1項に記載の六方晶窒化ホウ素-微粒子凝集体を含む、樹脂組成物。
  9. 樹脂と、請求項1~7のいずれか1項に記載の六方晶窒化ホウ素-微粒子凝集体を含む、樹脂シート。
  10. 金属基板と、金属基板の上に設けられた請求項9に記載の樹脂シートとを有する多層体。
  11. 金属基板と、金属基板の上に設けられた請求項9に記載の樹脂シートと、前記樹脂シートの上に設けられたヒートスプレッダを有する多層体。
  12. 請求項10に記載の多層体を有する、半導体素子。
  13. 六方晶窒化ホウ素と分散剤と微粒子を含むスラリー中で、六方晶窒化ホウ素と微粒子を分散させた後、乾燥することを含む、請求項1~7のいずれか1項に記載の六方晶窒化ホウ素-微粒子凝集体の製造方法。
  14. 前記六方晶窒化ホウ素が、六方晶窒化ホウ素の一次粒子の凝集体である、請求項13に記載の六方晶窒化ホウ素-微粒子凝集体の製造方法。
  15. 前記分散剤が、シランカップリング剤、チタネートカップリング剤、および、アルミネートカップリング剤からなる群より選択される少なくとも1種を含む、請求項13に記載の六方晶窒化ホウ素-微粒子凝集体の製造方法。
