酸素を含む窒化金属膜を成膜するにあたり、第1工程では、1つのサイクル中で金属を含む原料ガス、窒化ガスを各々1回ずつ基板に順番に供給する第1サイクルを行い、前記基板に窒化金属層を形成する。第2工程では、1つのサイクル中で前記原料ガス、前記窒化ガスを各々1回ずつ、且つ当該原料ガス、当該窒化ガス、酸化ガスを順番に前記基板に供給する第2サイクルを行い、当該基板に酸窒化金属層を形成する。前記第1工程及び前記第2工程を交互に繰り返し行い、前記窒化金属層と前記酸窒化金属層とを積層して、酸素を含む窒化金属膜を成膜する。
Description
本開示は、酸素を含む窒化金属膜の成膜方法及び成膜装置に関する。
半導体製造装置においては、基板に窒化金属膜例えば窒化チタン膜(TiN膜)を成膜する工程がある。TiN膜は応力が大きいことが知られており、後工程にて実施される熱処理等において基板に大きな応力がかかる懸念がある。
特許文献1には、TiN膜に酸化剤を供給してTiON膜を形成することが提案され、TiON膜のOの量を50at%以上とすることにより、応力が小さくなることが記載されている。また、特許文献2には、酸素含有量が50at%以上のTiON膜と、TiN膜とを、TiON膜を下方にして積層した積層膜が記載されている。
特許文献1には、TiN膜に酸化剤を供給してTiON膜を形成することが提案され、TiON膜のOの量を50at%以上とすることにより、応力が小さくなることが記載されている。また、特許文献2には、酸素含有量が50at%以上のTiON膜と、TiN膜とを、TiON膜を下方にして積層した積層膜が記載されている。
本開示は、酸素を含む窒化金属膜を成膜するにあたり、膜が有する応力について精度高く調整可能な技術を提供する。
本開示は、
1つのサイクル中で金属を含む原料ガス、窒化ガスを各々1回ずつ基板に順番に供給する第1サイクルを行い、前記基板に窒化金属層を形成する第1工程と、

本開示によれば、酸素を含む窒化金属膜を成膜するにあたり、膜が有する応力について精度高く調整可能である。
本開示の酸素を含む窒化金属膜について、金属がチタン(Ti)である場合を例にして説明する。この例では、窒化金属膜は窒化チタン膜(TiN膜)である。
図1に、本開示の、酸素を含むTiN膜1(以下、「TiN膜1」と記載する)の第1の構成例について示す。なお、ここでいう酸素(O)を含むとは、不可避的に混入される酸素を含む意味ではない。TiN膜1は、窒化金属層であるTiN層11と酸窒化金属層であるTiON層12とを上下方向に積層して構成されている。この例では、基板である例えば半導体ウエハW(以下「ウエハW」と記載する)の上に、TiN層11を下側にし、この上にTiON層12を積層して形成されている。そして、TiN層11とTiON層12とを備えた積層膜をTiN単位層10とすると、このTiN単位層10を複数段この例では4段積層してTiN膜1が構成される。
図1に、本開示の、酸素を含むTiN膜1(以下、「TiN膜1」と記載する)の第1の構成例について示す。なお、ここでいう酸素(O)を含むとは、不可避的に混入される酸素を含む意味ではない。TiN膜1は、窒化金属層であるTiN層11と酸窒化金属層であるTiON層12とを上下方向に積層して構成されている。この例では、基板である例えば半導体ウエハW(以下「ウエハW」と記載する)の上に、TiN層11を下側にし、この上にTiON層12を積層して形成されている。そして、TiN層11とTiON層12とを備えた積層膜をTiN単位層10とすると、このTiN単位層10を複数段この例では4段積層してTiN膜1が構成される。
このようなTiN膜1は、例えば3DNANDフラッシュメモリ等の製造工程において、エッチング処理時に犠牲膜(ハードマスク)等として用いられる。上記のようにTiON層12を形成することで、酸素を含むようにTiN膜を形成する理由を説明する。既述のように、TiN層11(即ち、酸素が含まれないTiN膜)は引張応力(Tensile Stress)が大きいことで、熱処理時に基板が反るなど、当該基板または基板上の各膜の構造に欠陥を与える懸念がある。
一方、TiN膜に酸素が添加され、その添加量が多くなるにつれて、上記の引張応力は小さくなる一方で、圧縮応力(Compressive Stress)が大きくなる傾向が有る。このようなことから、TiN層11とTiON層12とを積層することで、TiN層11における応力とTiON層12における応力とのバランスが取られて膜全体として適正な応力を有するように、TiN膜1が形成されている。
ところで、既述した特許文献2には、TiN膜1と同様にTiN層(TiN膜)、TiON層(TiON膜)が交互に積層されるように基板に形成されたTiN膜について示されている。この特許文献2においてTiON層を基板に形成するにあたっては、TiCl4ガス、NH3ガスを各々供給するサイクルを繰り返し行うALD(Atomic Layer Deposition)によってTiN層を形成した後、酸化剤であるO2ガスを供給して当該TiN層の酸化を行う。つまり、サイクルの繰り返しによりTiN層の厚さが比較的大きくなった後、O2ガスの供給による酸化が行われる。
しかし、このようなTiON層の形成方法によればO2ガスの供給時の処理条件によって、TiN層への酸素の浸透量が変わることで、TiON層に含まれることになる酸素の含有量のコントロールが難しい。従って、より精度高くTiN膜中の酸素の含有量をコントロールして、上記したようにTiN膜の応力の調整を行うことが望まれる。
また、TiN膜を他の膜に積層するにあたり、TiN膜の応力と他の膜の応力とでバランスをとって上記した基板の反りのような不具合の発生を防止するためには、TiN膜1の応力を広い範囲で制御可能であることが好ましい。本実施形態のTiN膜1の成膜方法は、そのような要請に応えたものである。
また、TiN膜を他の膜に積層するにあたり、TiN膜の応力と他の膜の応力とでバランスをとって上記した基板の反りのような不具合の発生を防止するためには、TiN膜1の応力を広い範囲で制御可能であることが好ましい。本実施形態のTiN膜1の成膜方法は、そのような要請に応えたものである。
<成膜装置>
続いて、上述したTiN膜1の成膜処理を行う成膜装置2の一実施形態について、図2を参照して説明する。この例の成膜装置2は、ウエハWに対してALDにより、TiN層11とTiON層12とを連続して成膜し、TiN膜1を形成するように構成されている。
この図に示すように、成膜装置2は、ウエハWを格納して処理する、略円筒形状の処理容器21を備えており、処理容器21の内部には、ウエハWが載置される載置台3が設けられている。載置台3は例えば扁平な円柱状に構成され、ヒータ31が内蔵されており、載置台3の下面中央には、下方に延びる支持部32が設けられている。
続いて、上述したTiN膜1の成膜処理を行う成膜装置2の一実施形態について、図2を参照して説明する。この例の成膜装置2は、ウエハWに対してALDにより、TiN層11とTiON層12とを連続して成膜し、TiN膜1を形成するように構成されている。
この図に示すように、成膜装置2は、ウエハWを格納して処理する、略円筒形状の処理容器21を備えており、処理容器21の内部には、ウエハWが載置される載置台3が設けられている。載置台3は例えば扁平な円柱状に構成され、ヒータ31が内蔵されており、載置台3の下面中央には、下方に延びる支持部32が設けられている。
この例における処理容器21は、その底壁22の中央部が下方に突出し、排気室23を構成しており、この排気室23の底部に支持部32の下端が接続されている。排気室23の側壁には、排気路24を介して排気機構25が接続されており、この排気機構25は真空ポンプや排気路24を開閉するバルブ等を備えている。
処理容器21内における載置台3と対向する領域には、シャワーヘッド4が配置されている。シャワーヘッド4は、その下面に形成された多数の吐出口41から、載置台3に載置されたウエハWに向けてガスをシャワー状に吐出するように構成されている。

また、処理容器21にはシャワーヘッド4にガスを供給するための供給路42が形成され、供給路42の基端側は供給管43を介してガス供給部5に接続されている。ガス供給部5は、処理容器21内に、金属を含む原料ガスや窒化ガス、酸化ガスを供給するように構成されている。例えば供給管43の基端側は供給管431、432、433、434に分岐し、前記原料ガス、窒化ガス、パージガス及び酸化ガスの供給源51、52、53、54に夫々接続されている。また、供給管431、432、433、434は、夫々の流路を開閉するバルブV1、V2、V3、V4や、ガスの流量調整部M1、M2、M3、M4などを備えている。
この例では、金属を含む原料ガスとして四塩化チタン(TiCl4)ガス、窒化ガスとしてアンモニア(NH3)ガス、パージガスとして窒素(N2)ガス、酸化ガスとして酸素(O2)ガスを夫々用いている。これらのガスは、後述する制御部100からの制御信号に基づいて、予め設定されたタイミングでシャワーヘッド4を介して処理容器21内に供給される。
なお、図示を省略するが、バルブV3、流量調整部M3が設けられるパージガス用の供給管433とは別に、シャワーヘッド4を介してN2ガスを処理容器21内に供給するガス供給管が設けられる。このN2ガスはウエハWの処理中は常時、処理容器21内に供給され、TiCl4ガス、NH3ガス、O2ガスの各々に対するキャリアガスとして作用する他に、TiCl4ガス、NH3ガスを処理容器21からパージすることにも寄与する。
また、O2ガスは後述の第2工程においてTiCl4ガスの供給とNH3ガスの供給とを繰り返すにあたり、TiCl4ガス及びNH3ガスのうちの一方を供給してから他方を供給するまでの間に供給されることで、一方のガスに対するパージガスとしても作用する。但し、特に記載しない限り、パージガスとは、供給源53から供給管433、43を介して処理容器21内に供給されるN2ガスのことであるものとする。
さらに、処理容器21の側壁には、処理容器21に対してウエハWの搬入出を行う搬送口26が形成され、この搬送口26はゲートバルブ27により開閉自在に構成されている。さらにまた、処理容器21には、図示しない外部の搬送機構と載置台3との間でウエハWの受け渡しを行うための受け渡しピン28が昇降機構29により昇降自在に設けられている。
上述の構成を備えた基板処理装置1は制御部100を備えている。制御部100は、プログラムを記憶した記憶部、メモリ、CPUを含むコンピュータにより構成される。プログラムは、ウエハWに処理を行うために必要な制御を行うための制御信号を制御部100から成膜装置2の各部に向けて出力するように構成されている。
このようなプログラムは、コンピュータの記憶部、例えばフレキシブルディスク、コンパクトディスク、ハードディスク、MO(光磁気ディスク)、不揮発性メモリなどに格納され、この記憶部から読み出されて制御部100にインストールされる。ガス供給部5からの原料ガス(TiCl4)、窒化ガス(NH3)、酸化ガス(O2)、パージガス(N2)の供給開始、供給停止や流量の調整も制御部100からの制御信号に基づいて実行される。
このようなプログラムは、コンピュータの記憶部、例えばフレキシブルディスク、コンパクトディスク、ハードディスク、MO(光磁気ディスク)、不揮発性メモリなどに格納され、この記憶部から読み出されて制御部100にインストールされる。ガス供給部5からの原料ガス(TiCl4)、窒化ガス(NH3)、酸化ガス(O2)、パージガス(N2)の供給開始、供給停止や流量の調整も制御部100からの制御信号に基づいて実行される。
<成膜処理方法>
このような成膜装置2にて実施される成膜方法の一例について、図3に示すタイミングチャートも参照しながら説明する。先ず、予め設定された膜構造が形成されたウエハWを搬送口26を介して処理容器21内に搬入し、載置台3に載置する。

<第1工程(第1ステップ)>
次いで、処理容器21内にN2ガスを供給しながら排気路24を介して排気して、処理容器21内を予め設定された圧力に調節すると共に、載置台3上のウエハWをヒータ31により予め設定された温度に加熱する。
そして、ガス供給部5からシャワーヘッド4を介して処理容器21内にTiCl4ガスを供給してウエハW表面にTiCl4ガスを吸着させる(ステップS1)。こうして、予め設定された期間、TiCl4ガスを供給した後、TiCl4ガスの供給を停止し、予め設定された期間、N2ガスによりパージを行う(ステップS2)。
次いで、処理容器21内にN2ガスを供給しながら排気路24を介して排気して、処理容器21内を予め設定された圧力に調節すると共に、載置台3上のウエハWをヒータ31により予め設定された温度に加熱する。
そして、ガス供給部5からシャワーヘッド4を介して処理容器21内にTiCl4ガスを供給してウエハW表面にTiCl4ガスを吸着させる(ステップS1)。こうして、予め設定された期間、TiCl4ガスを供給した後、TiCl4ガスの供給を停止し、予め設定された期間、N2ガスによりパージを行う(ステップS2)。
続いて、ガス供給部5から処理容器21内にNH3ガスを供給してウエハ表面に吸着したTiCl4と反応させ、TiNを形成する(ステップS3)。そして、予め設定された期間、NH3ガスを供給した後、NH3ガスの供給を停止し、予め設定された期間、N2ガスによりパージを行う(ステップS4)。
このように、TiCl4ガス→パージガス→NH3ガス→パージガスの順序で、TiCl4ガスとNH3ガスとを各々1回ずつウエハWに順番に供給する第1サイクルを実行する。この第1サイクル(ステップS1~ステップS4)を予め設定された回数であるX回繰り返す第1工程(第1ステップ)を実施して、設定された膜厚のTiN層11を形成する。
このように、TiCl4ガス→パージガス→NH3ガス→パージガスの順序で、TiCl4ガスとNH3ガスとを各々1回ずつウエハWに順番に供給する第1サイクルを実行する。この第1サイクル(ステップS1~ステップS4)を予め設定された回数であるX回繰り返す第1工程(第1ステップ)を実施して、設定された膜厚のTiN層11を形成する。
<第2工程(第2ステップ)>
以上に説明した第1工程を終了した後、第2工程を実施する。この第2工程では、先ず、処理容器21内に第1工程と同じ原料ガスであるTiCl4ガスを供給してウエハW表面にTiCl4ガスを吸着させる(ステップS5)。こうして、予め設定された期間、TiCl4ガスを供給した後、TiCl4ガスの供給を停止する。次いで、処理容器21内に予め設定された期間、O2ガスを供給した後、当該O2ガスの供給を停止する(ステップS6)。これにより、ウエハWに吸着されていないTiCl4ガスがO2ガスによって処理容器21内からパージされると共に、ウエハ表面が酸化される。
以上に説明した第1工程を終了した後、第2工程を実施する。この第2工程では、先ず、処理容器21内に第1工程と同じ原料ガスであるTiCl4ガスを供給してウエハW表面にTiCl4ガスを吸着させる(ステップS5)。こうして、予め設定された期間、TiCl4ガスを供給した後、TiCl4ガスの供給を停止する。次いで、処理容器21内に予め設定された期間、O2ガスを供給した後、当該O2ガスの供給を停止する(ステップS6)。これにより、ウエハWに吸着されていないTiCl4ガスがO2ガスによって処理容器21内からパージされると共に、ウエハ表面が酸化される。
続いて、処理容器21内に第1工程と同じ窒化ガスであるNH3ガスを供給してウエハ表面における酸化されたTiCl4と反応させ、TiON層12を形成する(ステップS7)。そして、予め設定された期間、NH3ガスを供給した後、NH3ガスの供給を停止する。
次いで、処理容器21内に予め設定された期間、O2ガスを供給した後、当該O2ガスの供給を停止する(ステップS8)。これにより、ウエハ表面における酸化されたTiCl4と反応しなかったNH3ガスがO2ガスによって処理容器21内からパージされると共に、TiON層12の酸化が進行する。
次いで、処理容器21内に予め設定された期間、O2ガスを供給した後、当該O2ガスの供給を停止する(ステップS8)。これにより、ウエハ表面における酸化されたTiCl4と反応しなかったNH3ガスがO2ガスによって処理容器21内からパージされると共に、TiON層12の酸化が進行する。
こうして、TiCl4ガス→O2ガス→NH3ガス→O2ガスの順序で、ウエハWに順番に供給する第2サイクルを実行する。そして、この第2サイクル(ステップS5~ステップS8)を予め設定された回数(Y回)繰り返す第2工程(第2ステップ)を実施して、設定された膜厚のTiON層12を形成する。
上記のように第2サイクルは、TiCl4ガスとNH3ガスを1回ずつ、かつTiCl4ガス、NH3ガス、O2ガスを順番に供給するサイクルであり、TiCl4ガスとNH3ガスとの反応により1層のTiNが形成される度にO2ガスが供給される。このため、膜厚が薄いTiNがO2ガスにより酸化されるため、確実にTiNの酸化を進行させることができる。
上記のように第2サイクルは、TiCl4ガスとNH3ガスを1回ずつ、かつTiCl4ガス、NH3ガス、O2ガスを順番に供給するサイクルであり、TiCl4ガスとNH3ガスとの反応により1層のTiNが形成される度にO2ガスが供給される。このため、膜厚が薄いTiNがO2ガスにより酸化されるため、確実にTiNの酸化を進行させることができる。
以上に説明した第1工程と第2工程を1回ずつ行うことにより、TiN層11とTiON層12とが積層されたTiN単位層10が形成される。こうして、第1工程と第2工程を、予め設定された回数であるZ回、交互に繰り返して行うことによって、TiN単位層10がZ段積層されたTiN膜1が形成される。
ここで、例えば犠牲膜として用いられるTiN膜1について一例を挙げると、TiN膜1の膜厚は、例えば50nm~200nmに設定され、TiN単位層10におけるTiON層12の膜厚は、例えば1~50nmに設定される。

以上のように第1、第2工程が行われるにあたり、これらの工程に含まれるステップS1~S8については、一のステップSの終了と共に次のステップSが行われる。従って、第1工程、第2工程が順に行われるにあたり、第1工程の終了と共に第2工程が開始される。具体的に述べると、第1工程のステップS4の終了と共に、第2工程のステップS5が開始される。そして、第1工程、第2工程が繰り返されるにあたり、第2工程の終了と共に第1工程が再開される。具体的に述べると、第2工程のステップS8の終了と共に、第1工程のステップS1が開始される。なお、ステップS8の終了と第1工程のステップS1との間に、N2ガスのみを供給して処理容器21内をパージする工程を実施するようにしてもよい。
こうして、TiN層11とTiON層12とを下方側からこの順番に交互に積層したTiN膜1が成膜される。
そして、TiN膜1の成膜処理を終了した後、例えば処理容器21内をN2ガスによりパージする。そして、ゲートバルブ27を開放して、搬送口26からウエハWを搬出する。
そして、TiN膜1の成膜処理を終了した後、例えば処理容器21内をN2ガスによりパージする。そして、ゲートバルブ27を開放して、搬送口26からウエハWを搬出する。
上記の処理例では、ウエハWの温度及び処理容器21内の圧力について、第1工程と第2工程とで同じであるものとしたが、異なっていてもよい。但し、第1工程と第2工程とで異なると、一つの工程を終えてから当該温度や当該圧力の調整が完了するまでの間、次の工程を行えず、スループットの低下を招くおそれが有るので、第1工程と第2工程とで同じとすることが好ましい。
ここで、第1工程の処理条件と第2工程の処理条件の一例を挙げると、夫々次のとおりである。

このようなTiN膜1は、第1工程における第1サイクルが行われる回数(X回)により、TiN単位層10を構成するTiN層11の膜厚が決定される。また、第2工程における第2サイクルが行われる回数(Y回)により、TiN単位層10を構成するTiON層12の膜厚が決定される。そして、第1工程と第2工程の繰り返し回数(Z回)により、TiN単位層10がZ段に積層されたTiN膜1の膜厚が決定される。
図4は、同じ膜厚のTiN膜1において、X、Y、Zの組み合わせを変えて成膜したTiN膜を模式的に示す図である。図4中左側は、第1サイクルの回数Xを5回、第2サイクルの回数Yを1回に設定したTiN膜1A、同図右側は、前記回数Xを20回、回数Yを1回に設定したTiN膜1Bを夫々示す。この図に示すように、第1サイクルの回数Xが少ないTiN膜1AはTiN層11の厚さが小さい。このため、TiN膜の膜厚が同じ場合には回数Xが多いTiN膜1Bに比べて、第1、第2工程の繰り返し回数Zが多くなることでTiN膜1Aの方がTiON層12のトータルの厚さが大きくなるため、膜中の酸素濃度が高くなる。このように、X、Y、Zの組み合わせの調整により、TiN膜1中の酸素濃度を制御することができる。
上記したように酸素濃度に応じてTiN膜1の応力が変化する。従って、TiN膜1A、1Bは同じ膜厚であっても、TiN層11の合計の厚さとTiON層12の合計の厚さとの比(TiN膜1中のTiN層11とTiON層12との組成比)の違いにより、TiN膜の応力が異なる。即ち、本手法によれば、サイクルの繰り返しの回数のパラメータであるX、Y、Zを各々適正に設定することで、成膜対象のウエハWに対して所望の厚さで適正な応力を有するTiN膜1を成膜することができる。なお、この図4の説明のX、Y、Zの値は理解を容易にするための例示であってこの値に限定されるものではなく、X、Y、Zとしては各々既述した範囲の値に設定することができる。
なおX、Y、Zの組み合わせについては例えば成膜装置2の制御部100のメモリに複数記憶されていてもよい。具体的には、図4のTiN膜1Aを形成するためのX、Y、Zの各値(レシピAとする)、図4のTiN膜1Bを形成するためのX、Y、Zの各値(レシピBとする)がメモリに記憶されるようにしてもよい。そして、成膜装置2が設けられる工場のホストコンピュータから制御部100に成膜装置2に搬送されるウエハWのロットに関する情報(例えば既にウエハWに形成されている膜種などの情報)が送信されると、制御部100はその情報に基づいてレシピA、Bのうちのいずれかを選択して処理を実行するようにする。このレシピの選択は例えば、上記の情報とレシピとを対応付けるデータベースを制御部100のメモリに予め格納しておき、当該データベースに基づいてなされるようにする。つまりウエハWのロットに応じて、形成されるTiN膜1が適正な応力を備えるようにレシピの自動選択がなされて成膜が行われるように成膜装置2を構成してもよい。
以上に記載したように、第1サイクルの回数Xと第2サイクルの回数Yは、目的とするTiN膜1の酸素濃度に応じて自由に設定することができる。但し、酸素が過度に含まれると、TiN膜としての性質(導電性、バリア性、エッチング耐性など)が酸素を含まないTiN膜から大きく変化してしまう。そのため、TiN膜1の性質を確保するためには、第1サイクルの回数Xは、第2サイクルの回数Yよりも多く設定することが好ましい。
ところで、第1サイクル、第2サイクルの各々について繰り返して実施するものとして述べてきた。つまりX、Yは2以上の整数であるとして述べてきたが、X、Yのうちのいずれかあるいは両方が1であってもよい。従って、第1サイクル及び/または第2サイクルは、繰り返して実施されなくてもよく、第1サイクル及び第2サイクルの一方を1回行ったら他方のサイクルの実施を開始してもよい。なお、Zについては2以上の整数である。つまり既述したようにTiN層11とTiON層12とは交互に繰り返し積層される。それにより、酸素はTiN膜1の厚さ方向の各所に分散されるように導入され、TiN膜1の応力について調整される。
また、第1サイクルの回数Xと第2サイクルの回数Yは、TiN膜1の成膜の途中で変えるようにしてもよい。第1サイクルを例にすると、1層目のTiN単位層10では第1サイクルの回数Xを5回、2層目のTiN単位層10では第1サイクルの回数Xを3回といったように、TiN単位層10を構成するTiN層11とTiON層12の膜厚を、TiN単位層10毎に変えるようにしてもよい。
この実施形態の形態によれば、TiN層11とTiON層12とを積層することにより、酸素を含むTiN膜1を成膜している。この際、TiN膜1を構成するTiN層11とTiON層12の組成比の調整により、TiN膜1の酸素濃度を調整して、膜が有する応力について精度高く調整することができる。
また、既述のように、第2サイクルでは、1層のTiNが形成される度にO2ガスが供給され、膜厚が薄いTiON層12を形成できる。このため、前記TiN層11とTiON層12の組成比を高精度に調整することができ、これに応じてTiN膜1の応力を広い範囲で精度高く制御することができる。さらに、TiN膜1は、TiN層11とTiON層12とを交互に多段に積層して構成されるため、TiON層12がTiN膜1の厚さ方向に多段に配置され、TiN膜1の厚さ方向において、良好な酸素濃度の均一性を確保することができる。
続いて、上述の実施形態の変形例について説明する。
<第1変形例>
本開示の成膜方法において、第2サイクルは、図5のタイミングチャートに示すように、ウエハWに対してTiCl4ガス、NH3ガスを供給した後に、O2ガスを供給するサイクルであってもよい。この例の第2サイクルは、処理容器21内に、TiCl4ガス→パージガスであるN2ガス→NH3ガス→O2ガスの順序で供給して実行される。第2サイクルにてTiCl4ガスの供給後にO2ガスを供給せず、N2ガスのみでパージを行うこと以外については上述の実施形態と同様である。
この例の第2サイクルにおいても、NH3ガスの供給の後に、O2ガスがN2ガスと共に供給されるため、形成されたTiNが速やかに酸化され、TiON層12が形成される。
<第1変形例>
本開示の成膜方法において、第2サイクルは、図5のタイミングチャートに示すように、ウエハWに対してTiCl4ガス、NH3ガスを供給した後に、O2ガスを供給するサイクルであってもよい。この例の第2サイクルは、処理容器21内に、TiCl4ガス→パージガスであるN2ガス→NH3ガス→O2ガスの順序で供給して実行される。第2サイクルにてTiCl4ガスの供給後にO2ガスを供給せず、N2ガスのみでパージを行うこと以外については上述の実施形態と同様である。
この例の第2サイクルにおいても、NH3ガスの供給の後に、O2ガスがN2ガスと共に供給されるため、形成されたTiNが速やかに酸化され、TiON層12が形成される。
ところで、ウエハW上のTiNを酸化してTiON層12を形成するにあたっては、NH3ガスの供給後のステップS8において供給されるO2ガスの寄与が大きい。ステップS6、S8のうちS6のみO2ガスを供給する場合には(即ち、TiCl4ガス→O2ガス→NH3ガス→パージガスとしてサイクルを行う場合には)、TiNに対する酸化性が低いことが実験により確認されている。そのためステップS6、S8のうちS6のみO2ガスを供給するようにしてもよいが、図3、図5の各タイミングチャートに示すように、少なくともステップS8でO2ガスを供給することが好ましい。TiNの酸化を確実に行い、TiN膜中に確実に酸素を導入して応力の調整を行うためには、図3のタイミングチャートに示したように、ステップS6、S8の各々でO2ガスを供給することが好ましい。
<第2変形例>
また、第1実施形態では第1工程を第2工程よりも先に実施したが、第2工程を第1工程よりも先に実施して、TiN膜を形成してもよい。この例のタイミングチャートを図6に示す。このように、第2サイクルをY回行う第2工程を実施した後、第1サイクルをX回行う第1工程を実施し、第2工程と第1工程をZ回繰り返して、TiN膜を形成するようにしてもよい。
また、第1実施形態では第1工程を第2工程よりも先に実施したが、第2工程を第1工程よりも先に実施して、TiN膜を形成してもよい。この例のタイミングチャートを図6に示す。このように、第2サイクルをY回行う第2工程を実施した後、第1サイクルをX回行う第1工程を実施し、第2工程と第1工程をZ回繰り返して、TiN膜を形成するようにしてもよい。
この場合には、図7に示すように、TiON層12とTiN層11とを、下からこの順序で積層したTiN単位層13が形成され、当該TiN単位層13をZ段積層してTiN膜1Cが形成される。従って、この例のTiN膜1Cは、TiON層12とTiN層11とを下方側からこの順序で交互に積層して構成される。このように、TiN膜1、1Cを構成するTiN層11とTiON層12は、どちらが先にウエハW上面に形成されてもよい。また、この例においても、第2サイクルは、TiCl4ガス供給→N2ガスによるパージ→NH3ガス供給→O2ガス供給のサイクルで実施することができる。
<実施例>
<評価試験1>
図3に示すタイミングチャートに沿って、第1サイクルをX回、第2サイクルをY回とし、トータルのTiN膜1の膜厚が100nmになるように、第1工程と第2工程を繰り返して、TiN膜1の成膜を行った。第1サイクルの回数Xは、20回、5回、2回、0回とし、第2サイクルの回数Yは1回とした。
<評価試験1>
図3に示すタイミングチャートに沿って、第1サイクルをX回、第2サイクルをY回とし、トータルのTiN膜1の膜厚が100nmになるように、第1工程と第2工程を繰り返して、TiN膜1の成膜を行った。第1サイクルの回数Xは、20回、5回、2回、0回とし、第2サイクルの回数Yは1回とした。
こうして、TiN層11とTiON層12の組成比が異なるTiN膜1を形成し、各TiN膜1について、酸素濃度をX線光電子分光法(XPS)により測定した。第1サイクルの回数Xを20回、5回、2回、0回として夫々行った試験を実施例1、実施例2、実施例3、比較例1とする。なお、これまでに述べてきたように、TiN膜1はTiN層11及びTiON層12を含む。そのため、比較例1のように、Xが0として設定されてTiN層11を含まない膜はTiN膜1ではないが、この評価試験の説明では便宜上、TiN膜1であるとする。後述の評価試験2で、Yが0として設定されてTiON層12を含まないTiN膜(比較例2)についても同様に、評価試験での説明に限ってTiN膜1として記載する。
第1工程と第2工程は以下の処理条件にて実施した。
<第1工程の処理条件>
TiCl4ガスの供給時間(ステップS1の時間):0.05秒
NH3ガスの供給時間(ステップS3の時間):0.3秒
ステップS2におけるパージ時間:0.2秒
ステップS4におけるパージ時間:0.3秒
処理容器21内の圧力:400~600Pa
処理温度(載置台3の温度):400℃
<第2工程の処理条件>
TiCl4ガスの供給時間(ステップS5の時間):0.05秒
NH3ガスの供給時間(ステップS7の時間):0.3秒
O2ガスの供給時間(ステップS6の時間):0.2秒
O2ガスの供給時間(ステップS8の時間):0.3秒
処理容器21内の圧力:400~600Pa
処理温度(載置台3の温度):400℃
<第1工程の処理条件>
TiCl4ガスの供給時間(ステップS1の時間):0.05秒
NH3ガスの供給時間(ステップS3の時間):0.3秒
ステップS2におけるパージ時間:0.2秒
ステップS4におけるパージ時間:0.3秒
処理容器21内の圧力:400~600Pa
処理温度(載置台3の温度):400℃
<第2工程の処理条件>
TiCl4ガスの供給時間(ステップS5の時間):0.05秒
NH3ガスの供給時間(ステップS7の時間):0.3秒
O2ガスの供給時間(ステップS6の時間):0.2秒
O2ガスの供給時間(ステップS8の時間):0.3秒
処理容器21内の圧力:400~600Pa
処理温度(載置台3の温度):400℃
この結果を図8に示す。図中、横軸はTiN層11とTiON層12の組成比(第1サイクルの回数X:第2サイクルの回数Y)、縦軸は酸素濃度[%]である。グラフに示されるようにTiN膜1の酸素濃度については、比較例1>実施例3>実施例2>実施例1であった。従って、X/Yの値が大きくなるにつれて、TiN膜1中の酸素濃度が低い。この評価試験1から、第1サイクルの回数Xと、第2サイクル回数Yとの調整により、形成されるTiN膜1の酸素濃度を制御できることが確認された。
<評価試験2>
評価試験1にて得られた実施例1~3、比較例1、比較例2(X:Y=1:0)のTiN膜1について、応力(ストレス)を特定の測定装置により測定した。この結果を図9に示す。図中横軸は、酸素濃度[%]、縦軸は応力[GPa]であり、実施例1(X:Y=20:1)は□、実施例2(X:Y=5:1)は△、実施例3(X:Y=2:1)は〇、比較例1(X:Y=0:1)は■、比較例2は●にて夫々プロットした。
評価試験1にて得られた実施例1~3、比較例1、比較例2(X:Y=1:0)のTiN膜1について、応力(ストレス)を特定の測定装置により測定した。この結果を図9に示す。図中横軸は、酸素濃度[%]、縦軸は応力[GPa]であり、実施例1(X:Y=20:1)は□、実施例2(X:Y=5:1)は△、実施例3(X:Y=2:1)は〇、比較例1(X:Y=0:1)は■、比較例2は●にて夫々プロットした。
図9のグラフに示されるように、比較例2>実施例1>実施例2>実施例3>比較例1の順で応力が大きく、TiON層12が形成されていない比較例2では約+1.5GPa、TiN層11が形成されていない比較例1では約-0.5GPaであった。評価試験1の結果も考慮すると、X/Yが小さくなることでTiN膜1中の酸素濃度が高くなる。そのように酸素濃度が高くなるにつれてTiN膜1の応力が低下し、引張応力から圧縮応力に変化することが分かる。
以上の評価試験2の結果から、実施形態で説明したようにTiN層11及びTiON層12を含むTiN膜1を形成するにあたり、第1、第2サイクルの回数X、Yを各々調整することにより、約-0.5GPa~約+1.5GPaという比較的広い範囲でその応力を変更することができると予想される。そのように0Paよりも高い値と0Paよりも低い値との間で変更することができるので、TiN膜1の応力について引張応力と圧縮応力との間で変化させることもできると推定される。以上のように評価試験1、2は、実施形態で述べた本技術の効果を保証するものとなった。
以上において、本開示の手法にて成膜される酸素を含むTiN膜の用途は、犠牲膜には限らず、バリア膜などであってもよい。
また、原料ガスに含まれる金属としてはTiには限られず、他の金属を適宜選択し得る。従って、ウエハWに形成される窒化金属膜としてはTiN膜に限られず、他の窒化金属膜であってもよい。

さらに、原料ガス、窒化ガス、酸化ガスは上述の例に限らない。酸素を含む窒化金属膜がTiN膜である場合には、原料ガスとしては、TiCl4ガス以外にテトラ(イソプロポキシ)チタン(TTIP)、四臭化チタン(TiBr4)、四ヨウ化チタン(TiI4)、テトラキスエチルメチルアミノチタン(TEMAT)、テトラキスジメチルアミノチタン(TDMAT)、テトラキスジエチルアミノチタン(TDEAT)等を用いることができる。窒化ガスとしては、NH3以外に、モノメチルヒドラジン(MMH)を用いることができる。酸化剤としては、O2ガス以外に、O3ガス、H2O、NO2等の酸素含有ガスを用いることができる。パージガスとしては、N2ガスには限らず、アルゴン(Ar)ガスなどの不活性ガスを用いることができる。
上述の実施形態において、成膜装置はALDにより成膜処理を行う装置としたが、プラズマALDを行う装置であってもよい。また、以上に説明した成膜装置における処理容器の形状、ガス供給部の構成等のレイアウトは一例であり、上述の構成には限らない。
これまでに基板としてウエハを例にして述べてきたが、処理容器にて処理される基板は、ウエハ以外にフラットパネルディスプレイ製造用基板、及びテストや処理パラメータ設定を目的として処理がなされるダミー基板等が含まれる。

Claims (6)
- 1つのサイクル中で金属を含む原料ガス、窒化ガスを各々1回ずつ基板に順番に供給する第1サイクルを行い、前記基板に窒化金属層を形成する第1工程と、
1つのサイクル中で前記原料ガス、前記窒化ガスを各々1回ずつ、且つ当該原料ガス、当該窒化ガス、酸化ガスを順番に前記基板に供給する第2サイクルを行い、当該基板に酸窒化金属層を形成する第2工程と、
前記第1工程及び前記第2工程のうちの一方、他方を交互に繰り返し行い、前記窒化金属層と前記酸窒化金属層とを積層して膜を形成する工程と、
を備える、酸素を含む窒化金属膜の成膜方法。 - 前記第2サイクルは、前記原料ガス、前記窒化ガスを前記基板に供給した後に、前記酸化ガスを当該基板に供給するサイクルである請求項1記載の酸素を含む窒化金属膜の成膜方法。
- 前記第2サイクルは、前記原料ガス、前記酸化ガス、前記窒化ガス、前記酸化ガスの順番で各ガスを前記基板に供給するサイクルである請求項2記載の酸素を含む窒化金属膜の成膜方法。
- 前記第1工程における前記第1サイクルは繰り返し行われ、
前記第2工程における前記第2サイクルが行われる回数よりも、前記第1工程における前記第1サイクルが行われる回数の方が多い請求項3記載の酸素を含む窒化金属膜の成膜方法。 - 前記金属はチタンである請求項4記載の酸素を含む窒化金属膜の成膜方法。
- 基板を格納する処理容器と、
前記処理容器内に金属を含む原料ガス、窒化ガス、酸化ガスを供給するガス供給部と、
1つのサイクル中で前記原料ガス、前記窒化ガスを1回ずつ、前記基板に順番に供給する第1サイクルを行い、前記基板に窒化金属層を形成する第1ステップと、1つのサイクル中で前記原料ガス、前記窒化ガスを1回ずつ、且つ当該原料ガス、当該窒化ガス、酸化ガスを順番に前記基板に供給する第2サイクルを行い、当該基板に酸窒化金属層を形成する第2ステップと、前記第1ステップ及び前記第2ステップのうちの一方、他方を交互に繰り返し行い、前記窒化金属層と前記酸窒化金属層とを積層して膜を形成するステップと、が行われるように制御信号を出力する制御部と、
を備える酸素を含む窒化金属膜の成膜装置。
