As the N2 gas flows through the gas passages 84A, 84B, it is heated through the walls of the heated top plate 70, which are heated by the heater 73. It is preferable to lengthen the gas passages 84A, 84B so that the N2 gas is sufficiently heated as it flows from the inlet ports 85A, 85B to the outlet ports 86A, 86B. For this reason, the gas passages 84A, 84B extend, for example, in a serpentine manner within the heated top plate 70.

  • Gas passage 84A may be formed in the radially inner region of heating top plate 70, and gas passage 84B may be formed in the radially outer region of heating top plate 70, with these two regions being heated by two independent heaters. This allows the temperatures of the N2 gases discharged from outlets 86A and 86B to be adjusted independently of each other.
  • the heated top plate 70 When the heated top plate 70 is not provided, supplying heated chemical liquid (e.g., SC1 at 70°C) to the center of the underside of the wafer W warms the center of the underside of the wafer W. The chemical liquid then spreads to the peripheral edge of the wafer W while absorbing heat from the wafer W. Furthermore, because the peripheral speed of the wafer W (radius r x angular velocity ⁇ ) is higher radially outward, more heat is absorbed from the peripheral edge of the wafer W by the surrounding gas (air, etc.). As a result, the temperature of the wafer W is highest at the center and decreases as it approaches the periphery. As a result, the reaction rate of the chemical liquid (etch rate of the wafer W) is higher at the center of the wafer W, resulting in reduced in-plane uniformity of the processing results.

RAM(Random Access Memory)、ROM(Read Only Memory)、SSD(Solid State Drive)などでも良く、又はこれらの組み合わせでも良い。
チャンバ30の天井には、FFU(Fan  Filter  Unit)38が設けられている。
エッチング工程では、70℃程度に加熱されたSC1(アンモニア、過酸化水素および水の混合液)が用いられる。
