Abstract
容器内の状態を正確に検出する。検出システムは、光を出射する光源と、前記光源から出射された前記光であって、一又は複数のウエハを収容可能な容器内を通って前記容器から出た前記光を集光する集光レンズと、前記集光レンズによって集光された前記光を受光し、撮像画像を生成する撮像装置と、前記撮像画像に基づいて、前記容器内の状態を検出する検出装置と、を備える。
Description
本発明は、検出システム及び検出方法に関する。
従来、搬送装置に設けた光電センサを用いてカセット等の容器内のウエハの有無を検知していた。搬送装置により光電センサを昇降させてウエハの検知を行うため、時間を要していた。ウエハの検知を行っている間、搬送装置は搬送作業を行うことができず、生産性が低下する。特許文献1には、カセットと収納ウエハの全積み重ねを映すためのカセットの開放前面に関連する既知の位置に設置されるカメラを具備するウエハ撮像システムが記載されている。特許文献2には、ウエハ収容容器の前側に配置されウエハからの反射光が入射される撮像装置と、ウエハ収容容器内のウエハに対して上下から光を照射する照明装置と、を備えるウエハ検出装置が記載されている。
カメラ等の撮像装置を用いて容器内のウエハの有無を検知する場合、容器内の上部及び下部においては、ウエハが重なった状態で撮像されるため、容器内の状態を正確に把握できない。
本発明は上記課題に鑑みてなされたものであって、その目的とするところは、容器内の状態を正確に検出することである。
本発明の一観点に係る検出システムは、光を出射する光源と、前記光源から出射された前記光であって、一又は複数のウエハを収容可能な容器内を通って前記容器から出た前記光を集光する集光レンズと、前記集光レンズによって集光された前記光を受光し、撮像画像を生成する撮像装置と、前記撮像画像に基づいて、前記容器内の状態を検出する検出装置と、を備える。
検出システムでは、集光レンズを用いて、撮像装置によって容器内を撮像し、撮像装置によって生成された撮像画像に基づいて、容器内の状態を検出する。撮像画像には、容器内の状態が正確に反映されているので、容器内の状態を正確に検出することが可能である。検出システムでは、ウエハカセット内の状態を検出している間、ウエハを搬送する搬送装置は、ウエハの搬送作業等を行うことが可能であり、生産性が向上する。
前記検出装置は、前記撮像画像における第1領域及び第2領域に基づいて、前記容器内の状態を検出し、前記第1領域は、前記光源から出射された前記光が前記一又は複数のウエハによって遮られた領域であり、前記第2領域は、前記容器から出た前記光に対応する領域である。撮像画像は、光源から出射された光が一又は複数のウエハによって遮られた第1領域及び容器から出た光に対応する第2領域を有している。撮像画像には、容器内の状態が正確に反映されているので、容器内の状態を正確に検出することが可能である。
前記検出装置は、前記撮像画像に基づいて、前記容器内における前記一又は複数のウエハの有無を検出する。前記検出装置は、前記撮像画像に基づいて、前記容器内における前記一又は複数のウエハの状態を検出する。前記検出装置は、前記撮像画像に基づいて、前記容器内における前記一又は複数のウエハの数を検出する。検出システムによれば、撮像画像に基づいて、容器内における一又は複数のウエハの有無、状態及び数を検出することが可能である。
前記容器の少なくとも一部は、前記光源から出射された前記光を透過する透明部材である。これにより、光源から出射された光は、容器の透明部材を透過して容器内に入り、容器内を通って容器から出る。
前記光源と前記集光レンズとの間に前記容器が配置されている。これにより、光源から出射された光は、直接的に容器内に入り、容器内を通って容器から出る。
前記容器は、第1開口及び第2開口を有し、前記第1開口が、前記集光レンズが配置されている側を向き、かつ、前記第2開口が、前記集光レンズが配置されている側の反対側を向くように、前記容器が配置され、前記光源から出射された前記光は、前記第2開口から前記容器内に入り、前記容器内を通って前記第1開口から出る。第1開口及び第2開口を有する容器内の状態を正確に検出することが可能である。
上記検出システムは、前記光源から出射された前記光を反射する鏡面部材を備え、前記集光レンズは、前記鏡面部材で反射された前記光であって、前記容器内を通って前記容器から出た前記光を集光し、前記集光レンズと前記鏡面部材との間に前記容器が配置されている。光源を容器の側面側に配置することが可能であり、光源の配置の自由度が向上し、工場や製造設備におけるレイアウトの自由度が向上する。
前記容器内に前記光源が配置されており、前記光源と前記集光レンズとの間における前記容器内に前記複数のウエハを収容可能である。容器の周辺に光源を配置しないことで、工場や製造設備におけるレイアウトの自由度が向上する。
前記集光レンズは、フレネルレンズである。集光レンズとしてフレネルレンズを用いることにより、コストを抑えることができ、光軸方向の厚みを薄くすることができる。
本発明の一観点に係る検出方法は、光源から出射された光であって、一又は複数のウエハを収容可能な容器内を通って前記容器から出た前記光を、集光レンズによって集光するステップと、前記集光レンズによって集光された前記光を受光し、撮像画像を生成するステップと、前記撮像画像に基づいて、前記容器内の状態を検出するステップと、を備える。
本発明によれば、容器内の状態を正確に検出することができる。
以下、適用例及び実施形態について図を参照しながら説明する。以下に示す適用例及び実施形態は、本願の一態様であり、本願の権利範囲を限定するものではない。
<適用例>
適用例について説明する。図1は、制御システム1の構成を示す図である。図1を参照して、制御システム1について説明する。制御システム1は、ウエハを搬送する搬送ロボット(搬送装置)10と、搬送ロボット10を制御するロボットコントローラ20と、対象物を撮像して、撮像画像を生成する撮像装置30と、撮像装置30を制御する制御装置40と、を備える。搬送ロボット10とロボットコントローラ20との間では、有線又は無線により通信が行われる。ロボットコントローラ20と制御装置40との間では、有線又は無線により通信が行われる。撮像装置30と制御装置40との間では、有線又は無線により通信が行われる。
適用例について説明する。図1は、制御システム1の構成を示す図である。図1を参照して、制御システム1について説明する。制御システム1は、ウエハを搬送する搬送ロボット(搬送装置)10と、搬送ロボット10を制御するロボットコントローラ20と、対象物を撮像して、撮像画像を生成する撮像装置30と、撮像装置30を制御する制御装置40と、を備える。搬送ロボット10とロボットコントローラ20との間では、有線又は無線により通信が行われる。ロボットコントローラ20と制御装置40との間では、有線又は無線により通信が行われる。撮像装置30と制御装置40との間では、有線又は無線により通信が行われる。
図2は、ウエハカセット50の斜視図である。ウエハカセット50は、容器の一例である。図2に示す例では、ウエハカセット50は、正面側に位置する一面が開放された略直方体形状の外形を有する。ウエハカセット50は、正面側に設けられた開口51を有する。ウエハカセット50内に、一又は複数のウエハを収容することが可能である。ウエハカセット50内に、複数のウエハを所定間隔で収容することが可能である。ウエハカセット50内に複数のウエハを所定間隔で収容する場合、ウエハカセット50の内部空間には、複数のウエハが互いに離間した状態で一方向に並んで配置される。
ウエハカセット50の少なくとも一部が、光を透過する透明部材で構成されている。ウエハカセット50の開口51位置と反対側の位置における背面部分が、光を透過する透明部材で構成されていてもよい。また、ウエハカセット50の全部が、光を透過する透明部材で構成されていてもよい。
図3は、ウエハカセット50の斜視図である。図3には、複数のウエハ60が収容されたウエハカセット50が示されている。図3に示すように、ウエハカセット50内には、複数のウエハ60が所定間隔で収容されている。ウエハカセット50内に収容されるウエハ60は、例えば、円柱状のシリコン等のインゴットから切り出した半導体基板である。
図4は、搬送ロボット10によるウエハカセット50からウエハ60を取り出す動作の一例を示す図である。図4には、ウエハカセット50を側面側から見た場合の模式図が示されている。搬送ロボット10は、ウエハ60をウエハカセット50から取り出すためのハンド11を備えている。ロボットコントローラ20によって搬送ロボット10が制御されることにより、ハンド11が、ウエハカセット50に収容されたウエハ60の下方に挿入される。ハンド11が上昇することにより、ウエハ60が持ち上げられる。これにより、ウエハ60がハンド11に載置された状態となり、ウエハカセット50からウエハ60が取り出される。搬送ロボット10は、ロボットコントローラ20により制御され、ハンド11に載置されたウエハ60を搬送する。
<実施形態の説明>
図5は、検出システム2の構成を示す図である。検出システム2は、撮像装置30と、制御装置40と、光源70と、集光レンズ80と、を備える。光源70は、光を出射する。集光レンズ80は、光源70から出射された光を集光する。撮像装置30は、集光レンズ80によって集光された光を受光し、撮像画像を生成する。撮像装置30は、例えば、光を受光する受光素子を有するカメラである。制御装置40は、撮像装置30によって生成された撮像画像に基づいて、ウエハカセット50内の状態を検出する。制御装置40は、検出装置の一例である。図5の白抜きの矢印は、光の進行方向を示している。
図5は、検出システム2の構成を示す図である。検出システム2は、撮像装置30と、制御装置40と、光源70と、集光レンズ80と、を備える。光源70は、光を出射する。集光レンズ80は、光源70から出射された光を集光する。撮像装置30は、集光レンズ80によって集光された光を受光し、撮像画像を生成する。撮像装置30は、例えば、光を受光する受光素子を有するカメラである。制御装置40は、撮像装置30によって生成された撮像画像に基づいて、ウエハカセット50内の状態を検出する。制御装置40は、検出装置の一例である。図5の白抜きの矢印は、光の進行方向を示している。
ウエハカセット50内に収容される複数のウエハ60のピッチ(間隔)に基づいて、撮像装置30と集光レンズ80との間の距離、及び、ウエハカセット50と集光レンズ80との間の距離が、決定されてもよい。例えば、ユーザは、ウエハカセット50内に収容される複数のウエハ60のピッチに応じて、撮像装置30と集光レンズ80との間の距離、及び、ウエハカセット50と集光レンズ80との間の距離を調整してもよい。
図6は、検出システム2の構成を示す図である。図6には、図5の矢印A1で示す方向から見た場合の検出システム2の構成が示されている。図6に示すように、集光レンズ80の幅は、ウエハカセット50の幅よりも小さい。図6に示す構成に限定されず、集光レンズ80の幅は、ウエハカセット50の幅と同じであってもよいし、ウエハカセット50の幅よりも大きくてもよい。集光レンズ80の高さは、ウエハカセット50の高さと同じであってもよいし、ウエハカセット50よりも高くてもよい。
光源70は、光を出射する照明である。光源70は、例えば、棒形状の照明(バー照明)である。光源70として、有機ELの照明装置を用いてもよい。光源70の高さは、ウエハカセット50の高さと同じであってもよいし、ウエハカセット50よりも高くてもよい。集光レンズ80は、光源70から出射された光を集光する。集光レンズ80は、例えば、フレネルレンズ又はテレセントリックレンズである。集光レンズ80として、フレネルレンズを用いることにより、テレセントリックレンズを用いるよりもコストを抑えることができ、光軸方向の厚みを薄くすることができる。
図7は、集光レンズ80を用いて、撮像装置30によってウエハカセット50内を撮像する場合の模式図である。図7では、光源70から出射された光、ウエハカセット50から出た光及び集光レンズ80によって集光された光をハッチングで示している。図7に示すウエハカセット50内には、複数のウエハ60が所定間隔で配置されている。光源70から出射された光は、ウエハカセット50の背面部分における透明部材を透過してウエハカセット50内に入り、ウエハカセット50内を通ってウエハカセット50から出る。ウエハカセット50は、光源70と集光レンズ80との間に配置されている。光源70から出射された光は、直接的にウエハカセット50内に入り、ウエハカセット50内を通って容器から出る。ウエハカセット50から出た光は、集光レンズ80によって集光される。撮像装置30は、集光レンズ80によって集光された光を受光し、撮像画像を生成する。図8は、撮像装置30によって生成された撮像画像の一例を示す図である。集光レンズ80の幅に応じて、撮像装置30によって生成された撮像画像の幅は変化する。
図8に示すように、撮像画像は、光源70から出射された光が複数のウエハ60によって遮られた複数の領域と、ウエハカセット50から出た光に対応する複数の領域とを有する。図8では、光源70から出射された光が複数のウエハ60によって遮られた複数の領域(以下、暗領域とも表記する)を領域Z1で示し、ウエハカセット50から出た光に対応する複数の領域(以下、明領域とも表記する)を領域Z2で示している。図8の撮像画像に示すように、上部から下部に渡って複数の暗領域が所定間隔で並んでいる。図7に示すウエハカセット50内には、複数のウエハ60が所定間隔で配置されており、図8に示す撮像画像には、図7に示すウエハカセット50内の状態が正確に反映されている。
撮像画像について説明する。ウエハカセット50内に複数のウエハ60が収容されている場合、撮像画像は、光源70から出射された光が複数のウエハ60によって遮られた複数の暗領域と、ウエハカセット50から出た光に対応する複数の明領域とを有する。ウエハカセット50内に一つのウエハ60が収容されている場合、撮像画像は、光源70から出射された光が一つのウエハ60によって遮られた一つの暗領域と、ウエハカセット50から出た光に対応する複数の明領域とを有する。暗領域は、第1領域の一例である。明領域は、第2領域の一例である。
検出システム2では、集光レンズ80を用いて、撮像装置30によってウエハカセット50内を撮像し、撮像装置30によって生成された撮像画像に基づいて、ウエハカセット50内の状態を検出する。撮像画像には、ウエハカセット50内の状態が正確に反映されているので、ウエハカセット50内の状態を正確に検出することが可能である。
従来技術では、搬送装置により光電センサを昇降させてウエハ60の検知を行っていたため、時間を要していた。検出システム2では、搬送ロボット10により光電センサを昇降させる必要がない。ウエハカセット50内の状態を検出している間、搬送ロボット10は、ウエハ60の搬送作業等を行うことが可能であり、生産性が向上する。検出システム2によれば、光電センサを用いた検知時間よりも短い時間で、ウエハカセット50内の状態を検出することが可能であり、生産性が向上する。
図9は、集光レンズ80を用いずに、撮像装置30によってウエハカセット50内を撮像する場合の模式図である。図9では、光源70から出射された光及びウエハカセット50から出た光をハッチングで示している。図9に示すウエハカセット50内には、複数のウエハ60が所定間隔で配置されている。光源70から出射された光は、ウエハカセット50内を通ってウエハカセット50から出る。撮像装置30は、ウエハカセット50から出た光を受光し、撮像画像を生成する。図10は、撮像装置30によって生成された撮像画像の一例を示す図である。
図10に示すように、撮像画像は、光源70から出射された光が複数のウエハ60によって遮られた複数の領域と、ウエハカセット50から出た光に対応する複数の領域とを有する。図10では、光源70から出射された光が複数のウエハ60によって遮られた複数の領域(以下、暗領域とも表記する)を領域Z3で示し、ウエハカセット50から出た光に対応する複数の領域(以下、明領域とも表記する)を領域Z4で示している。
図10に示すように、撮像画像における中央部分では複数の暗領域が所定間隔で並んでいるが、撮像画像における上部及び下部では複数の暗領域が重なり合ってしまっている。図9に示すウエハカセット50内には、複数のウエハ60が所定間隔で配置されている。しかし、図10に示す撮像画像には、図9に示すウエハカセット50内の状態が反映されていない。
図11は、制御装置40の構成を示すブロック図である。制御装置40は、制御部110、記憶部120及び通信部130を有する。制御部110は、制御装置40の各動作を制御する。制御部110は、CPU(Central Processing Unit)やRAM(Random Access Memory)、ROM(Read Only Memory)等を含み、制御部110の各部の制御や、各種の処理等を行う。記憶部120は、制御部110で実行されるプログラムや、制御部110において実行される処理で使用される各種データ等を記憶する。例えば、記憶部120は、HDD(Hard Disk Drive)やSSD(Solid State Drive)等の補助記憶装置であってもよい。記憶部120は、着脱可能な記憶媒体によって実現されてもよい。通信部130は、搬送ロボット10やロボットコントローラ20との間の通信を実行する通信インターフェースである。通信部130は、有線通信モジュール及び無線通信モジュールの少なくとも一方を含む。
制御部110は、取得部111、検出部112及び出力部113を備えるように構成されている。取得部111は、撮像装置30から撮像画像を取得する。検出部112は、撮像画像に基づいて、ウエハカセット50内の状態を検出する。出力部113は、検出部112の検出結果をロボットコントローラ20に出力する。図11に示す制御部110の構成要素の全てが必須というわけではなく、適宜、制御部110の構成要素の追加又は削除がなされてもよい。また、制御部110の少なくとも一部の機能が、クラウド上のコンピュータによって実現されてもよい。また、制御装置40は、ロボットコントローラ20と一体であってもよい。
図12を用いて、検出システム2の動作の全体の流れについて説明する。図12は、検出システム2の動作の全体の流れを説明するためのフローチャートである。ステップS1において、ロボットコントローラ20にウエハ60の取り出し高さ(以下、「取り出し高さ」と表記する。)を登録する。また、ステップS1において、制御装置40にウエハ60の有無を判断するための判断領域(以下、「判断領域」と表記する。)を登録する。ロボットコントローラ20が外部データベースから取り出し高さに関するデータを抽出し、ロボットコントローラ20がロボットコントローラ20の記憶部に取り出し高さに関するデータを記憶することで、取り出し高さの登録が行われてもよい。制御装置40が外部データベースから判断領域の座標データを抽出し、制御装置40が記憶部120に判断領域の座標データを記憶することで、判断領域の登録が行われてもよい。ユーザが、ロボットコントローラ20及び制御装置40に対して取り出し高さ及び判断領域を登録してもよい。
図13は、取り出し高さの登録に用いられるデータの一例を示す図である。ロボットコントローラ20は、登録された取り出し高さに基づいて、ウエハカセット50内における複数のウエハ60の位置(高さ)を把握する。図13に示す例では、ウエハ60を収容するための段数を25としているが、この例に限定されず、ウエハ60を収容するための段数は、ウエハカセット50の種類に応じて設定することが可能である。また、ウエハ60の取り出し高さ(mm)についても、ウエハカセット50の種類に応じて設定することが可能である。
図14は、判断領域の登録に用いられるデータの一例を示す図である。図14に示す線200は、ウエハカセット50の外形線に対応する。図14における線200内の複数の矩形領域が、判断領域に対応する。制御装置40は、撮像画像に基づいて、ウエハカセット50内の状態を検出する際に、判断領域を利用する。
ステップS2において、取得部111は、撮像装置30から撮像画像を取得する。ステップS2において、検出部112は、撮像画像に基づいて、ウエハカセット50内の状態を検出する。
検出部112によるウエハカセット50内の状態の検出処理の一例について説明する。検出部112は、撮像画像における暗領域及び明領域に基づいて、ウエハカセット50内の状態を検出する。検出部112は、撮像画像における暗領域及び明領域に基づいて、ウエハカセット50内における一又は複数のウエハ60の状態を検出してもよい。検出部112は、撮像画像に基づいて、ウエハカセット50内における一又は複数のウエハ60の有無を検出してもよい。検出部112は、撮像画像に基づいて、ウエハカセット50内における一又は複数のウエハ60の状態を検出してもよい。ウエハ60の状態とは、ウエハカセット50内におけるウエハ60の位置、傾き、反り及び厚みなどを含む。検出部112は、撮像画像に基づいて、ウエハカセット50内における一又は複数のウエハ60の数を検出してもよい。
検出部112は、撮像画像における複数の判断領域について、各判断領域内に暗領域が存在する否かを判定する。例えば、撮像画像における1段目の判断領域内に暗領域が存在する場合、検出部112は、ウエハカセット50の1段目にウエハ60が存在していると判定する。この場合、検出部112は、撮像画像における1段目の判断領域内の暗領域の位置を、ウエハカセット50内におけるウエハ60の位置として決定してもよい。例えば、撮像画像における25段目の判断領域内に暗領域が存在しない場合、検出部112は、ウエハカセット50の25段目にウエハ60が存在しないと判定する。検出部112は、撮像画像を画像解析することで撮像画像における判断領域内の暗領域の傾きを計算し、撮像画像における判断領域内の暗領域の傾きに基づいて、ウエハカセット50内におけるウエハ60の傾きを検出してもよい。検出部112は、撮像画像を画像解析することで、撮像画像における判断領域内の暗領域の形状を計算し、撮像画像における判断領域内の暗領域の形状に基づいて、ウエハカセット50内におけるウエハ60の反りを検出してもよい。例えば、検出部112は、撮像画像における判断領域内の暗領域の形状と基準の形状とを比較することで、ウエハカセット50内におけるウエハ60の反りを検出してもよい。検出部112は、撮像画像を画像解析することで撮像画像における判断領域内の暗領域の垂直方向(縦方向)の幅を計算し、撮像画像における判断領域内の暗領域の垂直方向の幅に基づいて、ウエハカセット50内におけるウエハ60の厚みを検出してもよい。検出部112は、撮像画像における複数の判断領域のうち、暗領域が存在した判断領域の数をカウントすることで、ウエハカセット50内における一又は複数のウエハ60の数を検出してもよい。
ステップS3において、出力部113は、検出部112の検出結果をロボットコントローラ20に出力する。ステップS3において、ロボットコントローラ20は、検出部112の検出結果に基づいて、搬送ロボット10を制御し、搬送ロボット10は、ウエハカセット50のn段目のウエハ60を取り出す。この場合、ロボットコントローラ20は、ステップS1で登録された取り出し高さに基づいて、ハンド11の移動高さを決定し、搬送ロボット10を制御してもよい。或いは、ロボットコントローラ20は、判断領域内の暗領域の位置に基づいて、ハンド11の移動高さを決定(計算)し、搬送ロボット10を制御してもよい。ステップS4において、搬送ロボット10は、ウエハカセット50から取り出したウエハ60を搬送し、処理ステージにウエハ60を置く。
ステップS5において、ロボットコントローラ20は、取り出し対象のウエハ60がウエハカセット50内に存在するか否かを判定する。取り出し対象のウエハ60がウエハカセット50内に存在する場合(ステップS5:YES)、処理がステップS3に進む。取り出し対象のウエハ60がウエハカセット50内に存在しない場合(ステップS5:NO)、図12のフローチャートが終了する。
変形例について説明する。下記の変形例1から変形例3を適宜組み合わせてもよい。
<変形例1>
図15は、変形例1に係るウエハカセット50Aの斜視図である。ウエハカセット50Aは、容器の一例である。図15に示す例では、ウエハカセット50Aは、正面側に位置する一面及び背面側に位置する一面が開放された略直方体形状の外形を有する。ウエハカセット50Aは、正面側に設けられた開口51及び背面側に設けられた開口52を有する。開口51は、第1開口の一例である。開口52は、第2開口の一例である。ウエハカセット50A内に、一又は複数のウエハ60を収容することが可能である。ウエハカセット50A内に、複数のウエハ60を所定間隔で収容することが可能である。ウエハカセット50A内に複数のウエハ60を所定間隔で収容する場合、ウエハカセット50Aの内部空間には、複数のウエハ60が互いに離間した状態で一方向に並んで配置される。
<変形例1>
図15は、変形例1に係るウエハカセット50Aの斜視図である。ウエハカセット50Aは、容器の一例である。図15に示す例では、ウエハカセット50Aは、正面側に位置する一面及び背面側に位置する一面が開放された略直方体形状の外形を有する。ウエハカセット50Aは、正面側に設けられた開口51及び背面側に設けられた開口52を有する。開口51は、第1開口の一例である。開口52は、第2開口の一例である。ウエハカセット50A内に、一又は複数のウエハ60を収容することが可能である。ウエハカセット50A内に、複数のウエハ60を所定間隔で収容することが可能である。ウエハカセット50A内に複数のウエハ60を所定間隔で収容する場合、ウエハカセット50Aの内部空間には、複数のウエハ60が互いに離間した状態で一方向に並んで配置される。
図16は、変形例1に係るウエハカセット50Aの配置の一例を示す図である。図16に示すように、開口51が、集光レンズ80が配置されている側を向き、かつ、開口52が、集光レンズ80が配置されている側の反対側を向くように、ウエハカセット50Aが配置される。図16の例では、ウエハカセット50Aに対して、集光レンズ80が配置されている側に開口51が設けられ、集光レンズ80が配置されている側の反対側(光源70が配置されている側)に開口52が設けられている。光源70から出射された光は、開口52からウエハカセット50A内に入り、ウエハカセット50A内を通って開口51から出る。ウエハカセット50Aから出た光は、集光レンズ80によって集光される。図16の白抜きの矢印は、光の進行方向を示している。
撮像装置30は、集光レンズ80によって集光された光を受光し、撮像画像を生成する。制御装置40は、撮像装置30によって生成された撮像画像に基づいて、ウエハカセット50A内の状態を検出する。変形例1によれば、背面部分が透明部材で構成されていないウエハカセット50Aを用いて、ウエハカセット50A内の状態を正確に検出することが可能である。
変形例1では、背面部分が透明部材で構成されていないウエハカセット50Aを用いる例を説明したが、これに限定されない。ウエハカセット50Aの少なくとも一部が、光を透過する透明部材で構成されてもよい。ウエハカセット50Aの全部が、光を透過する透明部材で構成されていてもよい。ウエハカセット50Aの全部が、光を透過しない部材で構成されていてもよい。
<変形例2>
図17は、変形例2に係る検出システム2Aの構成を示す図である。検出システム2Aは、撮像装置30と、制御装置40と、光源70と、集光レンズ80と、ミラー90と、を備える。光源70は、光を出射する。ミラー90は、光源70から出射された光を反射する。ミラー90は、鏡面部材の一例である。図17に示すように、ウエハカセット50は、集光レンズ80とミラー90との間に配置されている。光源70から出射された光は、ミラー90で反射されることで、間接的にウエハカセット50内に入り、ウエハカセット50内を通って容器から出る。集光レンズ80は、ミラー90で反射された光であって、ウエハカセット50内を通ってウエハカセット50から出た光を集光する。撮像装置30は、集光レンズ80によって集光された光を受光し、撮像画像を生成する。撮像装置30は、制御装置40は、撮像装置30によって生成された撮像画像に基づいて、ウエハカセット50内の状態を検出する。
図17は、変形例2に係る検出システム2Aの構成を示す図である。検出システム2Aは、撮像装置30と、制御装置40と、光源70と、集光レンズ80と、ミラー90と、を備える。光源70は、光を出射する。ミラー90は、光源70から出射された光を反射する。ミラー90は、鏡面部材の一例である。図17に示すように、ウエハカセット50は、集光レンズ80とミラー90との間に配置されている。光源70から出射された光は、ミラー90で反射されることで、間接的にウエハカセット50内に入り、ウエハカセット50内を通って容器から出る。集光レンズ80は、ミラー90で反射された光であって、ウエハカセット50内を通ってウエハカセット50から出た光を集光する。撮像装置30は、集光レンズ80によって集光された光を受光し、撮像画像を生成する。撮像装置30は、制御装置40は、撮像装置30によって生成された撮像画像に基づいて、ウエハカセット50内の状態を検出する。
変形例2によれば、光源70をウエハカセット50の側面側に配置することが可能であり、光源70の配置の自由度が向上し、工場や製造設備におけるレイアウトの自由度が向上する。
<変形例3>
図18は、変形例3に係るウエハカセット50Bの構成図である。図18には、ウエハカセット50Bを側面側から見た場合の構成図が示されている。ウエハカセット50B内に光源70が配置されている。光源70と集光レンズ80との間におけるウエハカセット50B内に複数のウエハ60を収容可能である。集光レンズ80は、ウエハカセット50B内に配置された光源70から出射された光であって、ウエハカセット50B内を通ってウエハカセット50から出た光を集光する。図18の白抜きの矢印は、光の進行方向を示している。
図18は、変形例3に係るウエハカセット50Bの構成図である。図18には、ウエハカセット50Bを側面側から見た場合の構成図が示されている。ウエハカセット50B内に光源70が配置されている。光源70と集光レンズ80との間におけるウエハカセット50B内に複数のウエハ60を収容可能である。集光レンズ80は、ウエハカセット50B内に配置された光源70から出射された光であって、ウエハカセット50B内を通ってウエハカセット50から出た光を集光する。図18の白抜きの矢印は、光の進行方向を示している。
変形例3によれば、光源70をウエハカセット50B内に配置することが可能である。ウエハカセット50Bの周辺に光源70を配置しないことで、工場や製造設備におけるレイアウトの自由度が向上する。
<その他>
本発明は、上記処理の少なくとも一部を含む検出方法、制御方法又は製造方法や、上記処理の少なくとも一部をコンピュータに実行させるためのプログラム、または、そのようなプログラムを非一時的に記録したコンピュータ読取可能な記録媒体として捉えることもできる。また、上記処理の少なくとも一部を含む制御システム又は製造システムとして捉えることもできる。上記構成および処理の各々は技術的な矛盾が生じない限り互いに組み合わせて本発明を構成することができる。

- 光を出射する光源と、
前記光源から出射された前記光であって、一又は複数のウエハを収容可能な容器内を通って前記容器から出た前記光を集光する集光レンズと、
前記集光レンズによって集光された前記光を受光し、撮像画像を生成する撮像装置と、
前記撮像画像に基づいて、前記容器内の状態を検出する検出装置と、
を備える、
検出システム。 - 前記検出装置は、前記撮像画像における第1領域及び第2領域に基づいて、前記容器内の状態を検出し、
前記第1領域は、前記光源から出射された前記光が前記一又は複数のウエハによって遮られた領域であり、
前記第2領域は、前記容器から出た前記光に対応する領域である、
請求項1に記載の検出システム。 - 前記検出装置は、前記撮像画像に基づいて、前記容器内における前記一又は複数のウエハの有無を検出する、
