Description

樹脂組成物、プリプレグ、積層板、プリント配線板及び半導体パッケージ
 本実施形態は、樹脂組成物、プリプレグ、積層板、プリント配線板及び半導体パッケージに関する。
 従来、プリント配線板、半導体封止材等の電子部品に使用される樹脂組成物の難燃剤として、臭素等のハロゲンを含むハロゲン系難燃剤が使用されてきた。
 しかし、近年では、環境問題への配慮の点から、従来のハロゲンを含む臭素系難燃剤を使用しないハロゲンフリー製品の導入が進められている。
 ここで、ハロゲンフリーとは、ハロゲン原子を全く含んでいないこと、又はその含有量が極微量の場合を意味する。例えば、社団法人日本電子回路工業会では、ハロゲンフリープリント配線板用銅張積層板の定義を塩素(Cl)、臭素(Br)の含有率がそれぞれ900ppm以下で、その含有率総量が1500ppm以下と定義している。
 そのため、現在は、ハロゲン含有化合物に代わる難燃剤として、例えば、ホスファゼン化合物、リン酸エステル化合物、リン酸エステルアミド化合物等のリン系難燃剤などの、ハロゲンを含有しない難燃剤が提案されている(例えば、特許文献1参照)。

 リン系難燃剤を樹脂組成物へ含有させることで難燃性は高まるものの、一方で、プリント配線板用途に必要な銅箔接着性、耐熱性及び耐デスミア性が低下する傾向がある。そのため、銅箔接着性、耐熱性及び耐デスミア性を良好に維持したまま、難燃性を向上させることは困難であった。
 本実施形態は、このような現状に鑑み、銅箔接着性、耐熱性及び耐デスミア性を良好に維持しながらも、難燃性に優れる樹脂組成物、該樹脂組成物を用いたプリプレグ、積層板、プリント配線板及び半導体パッケージを提供することを課題とする。
 本発明者等は、上記課題を解決するために鋭意研究を重ねた結果、下記の本実施形態によって、上記課題を解決できることを見出し、本実施形態を完成するに至った。
 すなわち、本実施形態は、下記[1]~[11]に関する。
[1](A)熱硬化性樹脂と、(B)リン系難燃剤と、(C)ベーマイトと、を含有する、樹脂組成物。
[2]前記(C)ベーマイトの含有量が、前記樹脂組成物の固形分総量(100質量%)中、1~25質量%である、上記[1]に記載の樹脂組成物。
[3]前記(B)リン系難燃剤の含有量が、前記樹脂組成物の固形分総量(100質量%)中、1~25質量%である、上記[1]又は[2]に記載の樹脂組成物。
[4]前記(B)リン系難燃剤の含有量に対する、前記(C)ベーマイトの含有量の比〔(C)/(B)〕が、質量比で、0.1~15.0である、上記[1]~[3]に記載の樹脂組成物。
[5]前記(B)リン系難燃剤が、リン酸エステル化合物である、上記[1]~[4]に記載の樹脂組成物。
[6]前記(A)熱硬化性樹脂が、マレイミド樹脂及び該マレイミド樹脂の誘導体からなる群から選択される1種以上を含有する、上記[1]~[5]に記載の樹脂組成物。
[7]さらに、(D)無機充填材を含有する、上記[1]~[6]に記載の樹脂組成物。

 本実施形態によれば、銅箔接着性、耐熱性及び耐デスミア性を良好に維持しながらも、難燃性に優れる樹脂組成物、該樹脂組成物を用いたプリプレグ、積層板、プリント配線板及び半導体パッケージを提供することができる。
 本明細書において、「~」を用いて示された数値範囲は、「~」の前後に記載される数値をそれぞれ最小値及び最大値として含む範囲を示す。
 例えば、数値範囲「X~Y」(X、Yは実数)という表記は、X以上、Y以下である数値範囲を意味する。そして、本明細書における「X以上」という記載は、X及びXを超える数値を意味する。また、本明細書における「Y以下」という記載は、Y及びY未満の数値を意味する。
 本明細書中に記載されている数値範囲の下限値及び上限値は、それぞれ他の数値範囲の下限値又は上限値と任意に組み合わせられる。
 本明細書中に記載されている数値範囲において、その数値範囲の下限値又は上限値は、実施例に示されている値に置き換えてもよい。
 本明細書に例示する各成分及び材料は、特に断らない限り、1種を単独で使用してもよいし、2種以上を組み合わせて用いてもよい。
 本明細書において、樹脂組成物中の各成分の含有量は、樹脂組成物中に各成分に該当する物質が複数存在する場合、特に断らない限り、樹脂組成物中に存在する当該複数の物質の合計量を意味する。
 本明細書において「固形分」とは、溶媒以外の成分を意味し、25℃で液体状の成分も固形分とみなす。
 本明細書に記載されている「XXを含有する」という表現は、XXが反応し得る場合にはXXが反応した状態で含有することと、単にXXを含有することの両方の意味を含む。
 本明細書における重量平均分子量(Mw)は、ゲル浸透クロマトグラフィー(GPC;Gel Permeation Chromatography)によってポリスチレン換算にて測定された値を意味する。具体的には、本明細書における重量平均分子量(Mw)は、実施例に記載の方法によって測定することができる。
 本明細書における「半硬化物」とは、JIS K 6800(2006)におけるB-ステージの状態にある樹脂組成物と同義であり、「硬化物」とは、JIS K 6800(2006)におけるC-ステージの状態にある樹脂組成物と同義である。
 本明細書に記載されている作用機序は推測であって、本実施形態の効果を奏する機序を限定するものではない。
 本明細書の記載事項を任意に組み合わせた態様も本実施形態に含まれる。
[樹脂組成物]
 本実施形態の樹脂組成物は、(A)熱硬化性樹脂と、(B)リン系難燃剤と、(C)ベーマイトと、を含有する、樹脂組成物である。
 以下、本実施形態の樹脂組成物が含有する各成分について、順に説明する。
<(A)熱硬化性樹脂>
 (A)熱硬化性樹脂としては、例えば、エポキシ樹脂、フェノール樹脂、マレイミド樹脂、シアネート樹脂、イソシアネート樹脂、ベンゾオキサジン樹脂、オキセタン樹脂、アミノ樹脂、不飽和ポリエステル樹脂、アリル樹脂、ジシクロペンタジエン樹脂、シリコーン樹脂、トリアジン樹脂、メラミン樹脂等が挙げられる。
 (A)熱硬化性樹脂は、1種を単独で用いてもよく、2種以上を組み合わせて用いてもよい。
 これらの中でも、(A)熱硬化性樹脂としては、銅箔接着性及び耐熱性の観点から、マレイミド樹脂、エポキシ樹脂及びシアネート樹脂からなる群から選択される1種以上を含有することが好ましく、マレイミド樹脂及びエポキシ樹脂からなる群から選択される1種以上を含有することがより好ましい。
(マレイミド樹脂)
 本実施形態の樹脂組成物は、マレイミド樹脂として、N-置換マレイミド基を1個以上有するマレイミド樹脂及び該マレイミド樹脂の誘導体からなる群から選択される1種以上を含有することが好ましい。
 なお、以下の説明で、N-置換マレイミド基を1個以上有するマレイミド樹脂を「マレイミド樹脂(AX)」又は「(AX)成分」と称する場合がある。
 また、N-置換マレイミド基を1個以上有するマレイミド樹脂の誘導体を「マレイミド樹脂誘導体(AY)」又は「(AY)成分」と称する場合がある。
(マレイミド樹脂(AX))
 マレイミド樹脂(AX)は、N-置換マレイミド基を1個以上有するマレイミド樹脂であれば特に限定されない。
 マレイミド樹脂(AX)は、銅箔接着性及び耐熱性の観点から、N-置換マレイミド基を2個以上有する芳香族マレイミド樹脂であることが好ましく、N-置換マレイミド基を2個有する芳香族ビスマレイミド樹脂であることがより好ましい。
 なお、本明細書中、「芳香族マレイミド樹脂」とは、芳香環に直接結合するN-置換マレイミド基を有する化合物を意味する。また、本明細書中、「芳香族ビスマレイミド樹脂」とは、芳香環に直接結合するN-置換マレイミド基を2個有する化合物を意味する。また、本明細書中、「芳香族ポリマレイミド樹脂」とは、芳香環に直接結合するN-置換マレイミド基を3個以上有する化合物を意味する。また、本明細書中、「脂肪族マレイミド樹脂」とは、脂肪族炭化水素に直接結合するN-置換マレイミド基を有する化合物を意味する。
 マレイミド樹脂(AX)としては、下記一般式(A-1)で表されるマレイミド樹脂が好ましい。

(式中、XA1は2価の有機基である。)
 上記一般式(A-1)中のXA1が表す2価の有機基としては、例えば、下記一般式(A-2)、下記一般式(A-3)、下記一般式(A-4)、下記一般式(A-5)又は下記一般式(A-6)で表される2価の有機基等が挙げられる。

(式中、RA1は、炭素数1~5の脂肪族炭化水素基又はハロゲン原子である。nA1は0~4の整数である。*は結合部位を表す。)
 上記一般式(A-2)中のRA1が表す炭素数1~5の脂肪族炭化水素基としては、例えば、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基、t-ブチル基、n-ペンチル基等の炭素数1~5のアルキル基;炭素数2~5のアルケニル基;炭素数2~5のアルキニル基などが挙げられる。炭素数1~5の脂肪族炭化水素基は、直鎖状又は分岐鎖状のいずれであってもよい。
 ハロゲン原子としては、例えば、フッ素原子、塩素原子、臭素原子、ヨウ素原子等が挙げられる。
 nA1が2以上の整数である場合、複数のRA1同士は、同一であってもよいし、異なっていてもよい。

(式中、RA2及びRA3は、各々独立に、炭素数1~5の脂肪族炭化水素基又はハロゲン原子である。XA2は炭素数1~5のアルキレン基、炭素数2~5のアルキリデン基、エーテル基、スルフィド基、スルホニル基、カルボニルオキシ基、ケト基、単結合、又は下記一般式(A-3-1)で表される2価の有機基である。nA2及びnA3は、各々独立に、0~4の整数である。*は結合部位を表す。)
 上記一般式(A-3)中のRA2及びRA3が表す炭素数1~5の脂肪族炭化水素基及びハロゲン原子としては、上記RA1と同じものが挙げられる。
 上記一般式(A-3)中のXA2が表す炭素数1~5のアルキレン基としては、例えば、メチレン基、1,2-ジメチレン基、1,3-トリメチレン基、1,4-テトラメチレン基、1,5-ペンタメチレン基等が挙げられる。該炭素数1~5のアルキレン基としては、メチレン基が好ましい。
 上記一般式(A-3)中のXA2が表す炭素数2~5のアルキリデン基としては、例えば、エチリデン基、プロピリデン基、イソプロピリデン基、ブチリデン基、イソブチリデン基、ペンチリデン基、イソペンチリデン基等が挙げられる。
 nA2又はnA3が2以上の整数である場合、複数のRA2同士又は複数のRA3同士は、それぞれ同一であってもよいし、異なっていてもよい。
 上記一般式(A-3)中のXA2が表す一般式(A-3-1)で表される2価の有機基は以下のとおりである。

 上記一般式(A-3-1)中のRA4及びRA5が表す炭素数1~5の脂肪族炭化水素基及びハロゲン原子としては、上記RA1と同じものが挙げられる。
 上記一般式(A-3-1)中のXA3が表す炭素数1~5のアルキレン基及び炭素数2~5のアルキリデン基としては、上記XA2と同じものが挙げられる。
 上記一般式(A-3-1)中のnA4及びnA5は、各々独立に、0~4の整数であり、入手容易性の観点から、いずれも、好ましくは0~2の整数である。
 nA4又はnA5が2以上の整数である場合、複数のRA4同士又は複数のRA5同士は、それぞれ同一であってもよいし、異なっていてもよい。

(式中、RA6及びRA7は、各々独立に、水素原子又は炭素数1~5の脂肪族炭化水素基である。nA8は1~8の整数である。*は結合部位を表す。)
 上記一般式(A-6)中のRA6及びRA7が表す炭素数1~5の脂肪族炭化水素基及びハロゲン原子としては、上記RA1と同じものが挙げられる。
 上記一般式(A-6)中のnA8が2以上の整数である場合、複数のRA6同士又は複数のRA7同士は、それぞれ同一であってもよいし、異なっていてもよい。
 マレイミド樹脂(AX)としては、例えば、芳香族ビスマレイミド樹脂、芳香族ポリマレイミド樹脂、脂肪族マレイミド樹脂等が挙げられ、これらの中でも、芳香族ビスマレイミド樹脂が好ましい。すなわち、(A)成分は、N-置換マレイミド基を2個以上有する芳香族マレイミド樹脂及びその誘導体からなる群から選択される1種以上であることが好ましい。
 マレイミド樹脂(AX)としては、耐熱性、誘電特性等の観点から、ビス(4-マレイミドフェニル)メタン、m-フェニレンビスマレイミド、2,2-ビス[4-(4-マレイミドフェノキシ)フェニル]プロパン、4-メチル-1,3-フェニレンビスマレイミド、3,3’-ジメチル-5,5’-ジエチル-4,4’-ジフェニルメタンビスマレイミド、ポリフェニルメタンマレイミド、インダン骨格を有する芳香族ビスマレイミド樹脂、ビフェニルアラルキル型マレイミド樹脂が好ましい。
 マレイミド樹脂誘導体(AY)としては、上記したマレイミド樹脂(AX)由来の構造と、ジアミン化合物由来の構造とを有するアミノマレイミド樹脂が好ましい。
 アミノマレイミド樹脂は、例えば、マレイミド樹脂(AX)とジアミン化合物とをマイケル付加させることで得られる。
 ジアミン化合物としては、例えば、特開2020-200406号公報に挙げられている1分子中に少なくとも2個の1級アミノ基を有するアミン化合物と同様のものを用いることができる。これらの中でも、4,4’-ジアミノジフェニルメタン、3,3’-ジメチル-4,4’-ジアミノジフェニルメタン、3,3’-ジエチル-4,4’-ジアミノジフェニルメタン、2,2-ビス[4-(4-アミノフェノキシ)フェニル]プロパン、4,4’-[1,3-フェニレンビス(1-メチルエチリデン)]ビスアニリン、4,4’-[1,4-フェニレンビス(1-メチルエチリデン)]ビスアニリン、3,3’-ジエチル-4,4’-ジアミノジフェニルメタン、第1級アミノ基を2個有するシロキサン化合物が好ましく、第1級アミノ基を2個有するシロキサン化合物がより好ましい。
 なお、以下、マレイミド樹脂(AX)由来の構造と、第1級アミノ基を2個有するシロキサン化合物の構造と、を有するアミノマレイミド樹脂を「シロキサン変性マレイミド樹脂」と称する場合がある。
 第1級アミノ基を2個有するシロキサン化合物(以下、「ジアミン変性シロキサン」ともいう)は、第1級アミノ基を2個有するシロキサン化合物であれば特に限定されない。
 ジアミン変性シロキサンは、下記一般式(A-7)で表される構造を含有する2価の基を含むものが好ましい。

(式中、RA8及びRA9は、各々独立に、炭素数1~5の脂肪族炭化水素基、フェニル基又は置換フェニル基である。*は結合部位を表す。)
 上記一般式(A-7)中のRA8及びRA9が表す炭素数1~5の脂肪族炭化水素基としては、例えば、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基、t-ブチル基、n-ペンチル基等の炭素数1~5のアルキル基;炭素数2~5のアルケニル基;炭素数2~5のアルキニル基などが挙げられる。炭素数1~5の脂肪族炭化水素基は、直鎖状又は分岐鎖状のいずれであってもよい。該炭素数1~5の脂肪族炭化水素基としては、炭素数1~3の脂肪族炭化水素基が好ましく、炭素数1~3のアルキル基がより好ましく、メチル基がさらに好ましい。
 RA8及びRA9が表す置換フェニル基におけるフェニル基が有する置換基としては、上記した炭素数1~5の脂肪族炭化水素基が挙げられる。
 ジアミン変性シロキサンは、第1級アミノ基を両末端に有するシリコーン化合物が好ましく、下記一般式(A-8)で表される化合物がより好ましい。

(式中、RA8及びRA9は、上記一般式(A-7)中のものと同じであり、RA10及びRA11は、各々独立に、炭素数1~5の脂肪族炭化水素基、フェニル基又は置換フェニル基である。XA4及びXA5は、各々独立に、2価の有機基であり、nA9は、2~100の整数である。)
 上記一般式(A-8)中のRA10及びRA11が表す炭素数1~5の脂肪族炭化水素基としては、上記RA8及びRA9と同じものが挙げられる。
 上記一般式(A-8)中のXA4及びXA5が表す2価の有機基としては、例えば、アルキレン基、アルケニレン基、アルキニレン基、アリーレン基、-O-又はこれらが組み合わされた2価の連結基等が挙げられる。
 上記アルキレン基としては、例えば、メチレン基、エチレン基、プロピレン基等の炭素数1~10のアルキレン基が挙げられる。
 上記アルケニレン基としては、例えば、炭素数2~10のアルケニレン基が挙げられる。上記アルキニレン基としては、例えば、炭素数2~10のアルキニレン基が挙げられる。上記アリーレン基としては、例えば、フェニレン基、ナフチレン基等の炭素数6~20のアリーレン基が挙げられる。
 これらの中でも、XA4及びXA5としては、アルキレン基、アリーレン基が好ましく、アルキレン基がより好ましい。
 上記一般式(A-8)中のnA9は、2~100の整数であり、好ましくは2~50の整数、より好ましくは3~40の整数、さらに好ましくは5~30の整数である。nA9が2以上の整数である場合、複数のRA8同士又は複数のRA9同士は、それぞれ同一であってもよいし、異なっていてもよい。
 ジアミン変性シロキサンの第1級アミノ基当量は、好ましくは300~2,000g/mol、より好ましくは400~1,500g/mol、さらに好ましくは500~1,000g/molである。
 アミノマレイミド樹脂中におけるマレイミド樹脂(AX)由来の構造の含有量は、耐熱性の観点から、好ましくは5~95質量%、より好ましくは30~93質量%、さらに好ましくは60~90質量%である。
 また、アミノマレイミド樹脂中におけるジアミン化合物由来の構造の含有量は、低熱膨張性の観点から、好ましくは5~95質量%、より好ましくは7~70質量%、さらに好ましくは10~40質量%である。
(エポキシ樹脂)
 エポキシ樹脂としては、2個以上のエポキシ基を有するエポキシ樹脂であることが好ましい。
 エポキシ樹脂は、1種を単独で用いてもよく、2種以上を組み合わせて用いてもよい。
 エポキシ樹脂は、例えば、グリシジルエーテルタイプのエポキシ樹脂、グリシジルアミンタイプのエポキシ樹脂、グリシジルエステルタイプのエポキシ樹脂等に分類される。これらの中でも、グリシジルエーテルタイプのエポキシ樹脂が好ましい。
 エポキシ樹脂は、主骨格の違いによっても種々のエポキシ樹脂に分類される。
 具体的には、エポキシ樹脂は、例えば、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールS型エポキシ樹脂等のビスフェノール型エポキシ樹脂;ビスフェノールAノボラック型エポキシ樹脂、ビスフェノールFノボラック型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、ビフェニルノボラック型エポキシ樹脂、ナフトールノボラック型エポキシ樹脂等のノボラック型エポキシ樹脂;フェノールアラルキル型エポキシ樹脂、ビフェニルアラルキル型エポキシ樹脂、ナフトールアラルキル型エポキシ樹脂等のアラルキル型エポキシ樹脂;スチルベン型エポキシ樹脂 ;ナフチレンエーテル型エポキシ樹脂;ビフェニル型エポキシ樹脂;ジヒドロアントラセン型エポキシ樹脂;飽和ジシクロペンタジエン骨格を含むエポキシ樹脂;シクロヘキサンジメタノール型エポキシ樹脂;スピロ環含有エポキシ樹脂;複素環式エポキシ樹脂;脂環式エポキシ樹脂;脂肪族鎖状エポキシ樹脂;ゴム変性エポキシ樹脂;などに分類される。これらの中でも、耐熱性及び低熱膨張性の観点から、ナフタレン骨格含有型エポキシ樹脂が好ましい。
((A)成分の含有量)
 本実施形態の樹脂組成物中における(A)熱硬化性樹脂の含有量は、耐熱性、成形性、加工性、銅箔接着性及び誘電特性の観点から、本実施形態の樹脂組成物中の樹脂成分の総量(100質量%)に対して、好ましくは10~97質量%、より好ましくは30~96質量%、さらに好ましくは60~94質量%、特に好ましくは80~92質量%である。
 本実施形態の樹脂組成物中におけるマレイミド樹脂の含有量は、耐熱性、成形性、加工性、銅箔接着性及び誘電特性の観点から、本実施形態の樹脂組成物中の樹脂成分の総量(100質量%)に対して、好ましくは10~95質量%、より好ましくは30~90質量%、さらに好ましくは40~85質量%、特に好ましくは60~80質量%である。
 本実施形態の樹脂組成物中におけるエポキシ樹脂の含有量は、耐熱性、成形性、加工性、銅箔接着性及び誘電特性の観点から、本実施形態の樹脂組成物中の樹脂成分の総量(100質量%)に対して、好ましくは2~60質量%、より好ましくは5~50質量%、さらに好ましくは8~40質量%、特に好ましくは10~30質量%である。
 ここで、本明細書において、「樹脂成分」とは、樹脂及び硬化反応によって樹脂を形成する化合物を意味する。
 本実施形態の樹脂組成物においては、例えば、(A)成分が樹脂成分に相当する。
 本実施形態の樹脂組成物が、任意成分として、上記成分以外にも樹脂又は硬化反応によって樹脂を形成する化合物を含有する場合、これらの任意成分も樹脂成分に含まれる。
 なお、(B)リン系難燃剤については、本実施形態の樹脂組成物から形成される硬化物中において、粒子として存在しないものは樹脂成分に分類し、上記硬化物中において、粒子として存在するものは樹脂成分に分類しないものとする。
 一方、(C)成分は、樹脂成分には含まれない。
 本実施形態の樹脂組成物中における樹脂成分の合計含有量は、低熱膨張性、耐熱性、難燃性及び銅箔接着性の観点から、本実施形態の樹脂組成物の固形分総量(100質量%)に対して、好ましくは10~70質量%、より好ましくは15~50質量%、さらに好ましくは20~40質量%である。
<(B)リン系難燃剤>
 本実施形態の樹脂組成物は、さらに、(B)リン系難燃剤を含有する。
 (B)リン系難燃剤は、1種を単独で用いてもよく、2種以上を併用してもよい。
 (B)リン系難燃剤は、無機系のリン系難燃剤であってもよいし、有機系のリン系難燃剤であってもよい。なお、(B)リン系難燃剤は、環境負荷低減の観点から、ハロゲン原子を含有しないものが好ましい。
 無機系のリン系難燃剤としては、例えば、赤リン;リン酸一アンモニウム、リン酸二アンモニウム、リン酸三アンモニウム、ポリリン酸アンモニウム等のリン酸アンモニウム;リン酸アミド等の無機系含窒素リン化合物;リン酸;ホスフィンオキシドなどが挙げられる。
 有機系のリン系難燃剤としては、例えば、リン酸エステル化合物、1置換ホスホン酸ジエステル化合物、2置換ホスフィン酸エステル化合物、2置換ホスフィン酸の金属塩、有機系含窒素リン化合物、環状有機リン化合物等が挙げられる。これらの中でも、リン酸エステル化合物が好ましい。
 リン酸エステル化合物としては、芳香族リン酸エステルが好ましい。当該芳香族リン酸エステルは、芳香族炭化水素基を有するリン酸エステルである。
 リン酸エステル化合物の具体例としては、トリフェニルホスフェート、トリクレジルホスフェート、トリキシレニルホスフェート、クレジルジフェニルホスフェート、クレジルジ-2,6-キシレニルホスフェート、1,3-フェニレン-ビス(ジ-2,6-ジメチルフェニルホスフェート)、1,3-フェニレン-ビス(ジフェニルホスフェート)、ビスフェノールAビス(ジフェニルホスフェート)、1,4-フェニレン-ビス(ジ-2,6-ジメチルフェニルホスフェート)、4,4’-ビフェニレン-ビス(ジ-2,6-ジメチルフェニルホスフェート)、ビスフェノールA-ポリフェニルホスフェート、4,4’-ビフェノール-ポリクレジルホスフェート、ビスフェノールA-ポリクレジルホスフェート、4,4’-ビフェノール-ポリ(2,6-キシレニルホスフェート)、ビスフェノールA-ポリ(2,6-キシレニルホスフェート)等が挙げられる。これらの中でも、1,3-フェニレンビス(ジ-2,6-キシレニルホスフェート)が好ましい。
 1置換ホスホン酸ジエステル化合物としては、例えば、フェニルホスホン酸ジビニル、フェニルホスホン酸ジアリル、フェニルホスホン酸ビス(1-ブテニル)等が挙げられる。
 2置換ホスフィン酸エステルとしては、例えば、ジフェニルホスフィン酸フェニル、ジフェニルホスフィン酸メチル等が挙げられる。
 2置換ホスフィン酸の金属塩としては、例えば、ジアルキルホスフィン酸の金属塩、ジアリルホスフィン酸の金属塩、ジビニルホスフィン酸の金属塩、ジアリールホスフィン酸の金属塩等が挙げられる。
 なお、2置換ホスフィン酸の金属塩としては、例えば、リチウム塩、ナトリウム塩、カリウム塩、カルシウム塩、マグネシウム塩、アルミニウム塩、チタン塩、亜鉛塩等が挙げられる。これらの中でも、アルミニウム塩が好ましく、トリスジエチルホスフィン酸アルミニウムがより好ましい。
 有機系含窒素リン化合物としては、例えば、ビス(2-アリルフェノキシ)ホスファゼン、ジクレジルホスファゼン等のホスファゼン化合物;リン酸メラミン;ピロリン酸メラミン;ポリリン酸メラミン;ポリリン酸メラムなどが挙げられる。
 環状有機リン化合物としては、例えば、9,10-ジヒドロ-9-オキサ-10-ホスファフェナントレン-10-オキシド、10-(2,5-ジヒドロキシフェニル)-9,10-ジヒドロ-9-オキサ-10-ホスファフェナントレン-10-オキシド等が挙げられる。
((B)成分の含有量)
 本実施形態の樹脂組成物において、(B)リン系難燃剤の含有量は、樹脂組成物の固形分総量(100質量%)中、好ましくは1~25質量%、より好ましくは2~20質量%、さらに好ましくは3~10質量%、特に好ましくは3~7質量%である。
 (B)リン系難燃剤の含有量が上記下限値以上であると、難燃性がより良好になり易い傾向にある。また、(B)リン系難燃剤の含有量が上記上限値以下であると、銅箔接着性、耐熱性及び耐デスミア性がより良好になり易い傾向にある。
<(C)ベーマイト>
 本実施形態の樹脂組成物は、さらに、(C)ベーマイトを含有する。
 ベーマイトは、アルミナ1水和物であり、化学式ではAlOOH又はAl2O3・H2Oと表される。
 (C)ベーマイトは、1種を単独で用いてもよく、2種以上を併用してもよい。
 (C)ベーマイトの形状としては、例えば、板状、略直方体状、針状、鱗片状、球状等が挙げられる。これらの中でも、銅箔接着性、耐熱性及び耐デスミア性を良好に維持しながらも難燃性を向上させるという観点から、板状又は略直方体状が好ましい。
 なお、本明細書において「板状」とは、粒子の平面部分の最大長に対する粒子の厚みが1/3以下であるものを意味する。また、略直方体状を構成する最長辺の長さと最短辺の長さとの比(最長辺/最短辺)は、好ましくは1~3である。なお、略直方体状は、略立方体状の概念を含む。
 粒子形状は、走査型電子顕微鏡(SEM)による分析によって特定することができる。
 (C)ベーマイトの平均粒子径(D50)は、好ましくは0.1~20μm、より好ましくは0.5~15μm、さらに好ましくは0.7~10μm、よりさらに好ましくは0.8~7μmである。
 (C)ベーマイトの平均粒子径(D50)が上記範囲であると、銅箔接着性、耐熱性、耐デスミア性及び難燃性が、よりバランス良く優れたものになり易い傾向にある。
 なお、本明細書において、粒子の平均粒子径(D50)は、粒子の全体積を100%として粒子径による累積度数分布曲線を求めたとき、体積50%に相当する点の粒子径のことである。平均粒子径(D50)は、例えば、レーザー回折散乱法を用いた粒度分布測定装置等で測定することができる。
((C)成分の含有量)
 本実施形態の樹脂組成物において、(C)ベーマイトの含有量は、樹脂組成物の固形分総量(100質量%)中、好ましくは1~25質量%、より好ましくは3~20質量%、さらに好ましくは4~15質量%、特に好ましくは5~10質量%である。
 (C)ベーマイトの含有量が上記範囲であると、銅箔接着性、耐熱性、耐デスミア性及び難燃性が、よりバランス良く優れたものになり易い傾向にある。
((B)成分と(C)成分の含有量比)
 本実施形態の樹脂組成物において、(B)リン系難燃剤の含有量に対する、(C)ベーマイトの含有量の比〔(C)/(B)〕は、質量比で、好ましくは0.1~15.0、より好ましくは0.5~10.0、さらに好ましくは0.8~7.0、よりさらに好ましくは1.5~5.0、特に好ましくは1.7~3.0である。
 上記含有量の比〔(C)/(B)〕が上記範囲であると、銅箔接着性、耐熱性、耐デスミア性及び難燃性が、よりバランス良く優れたものになり易い傾向にある。
<(D)無機充填材>
 本実施形態の樹脂組成物は、さらに、(D)無機充填材を含有することが好ましい。
 本実施形態の樹脂組成物は、(D)無機充填材を含有することによって、より優れた低熱膨張性及び耐熱性が得られ易い傾向にある。
 なお、本実施形態において、(B)リン系難燃剤及び(C)ベーマイトは(D)無機充填材の概念に含めないものとする。
 (D)無機充填材は、1種を単独で用いてもよく、2種以上を併用してもよい。
 (D)無機充填材としては、例えば、シリカ、酸化チタン、マイカ、ベリリア、チタン酸バリウム、チタン酸カリウム、チタン酸ストロンチウム、チタン酸カルシウム、炭酸アルミニウム、炭酸カルシウム、水酸化マグネシウム、水酸化アルミニウム、ケイ酸アルミニウム、ケイ酸カルシウム、ケイ酸マグネシウム、窒化ケイ素、窒化ホウ素、クレー、タルク、ホウ酸アルミニウム、炭化ケイ素等が挙げられる。これらの中でも、低熱膨張性、耐熱性及び難燃性の観点から、シリカ、マイカ、タルクが好ましく、シリカがより好ましい。
 シリカとしては、分散性及び成形性の観点から、溶融シリカが好ましい。
 (D)無機充填材の平均粒子径(D50)は、分散性及び微細配線性の観点から、好ましくは0.1~10μm、より好ましくは0.2~1μm、さらに好ましくは0.3~0.8μmである。
 なお、本明細書において(D)無機充填材の平均粒子径(D50)は、粒子の全体積を100%として粒子径による累積度数分布曲線を求めたとき、体積50%に相当する点の粒子径のことである。(D)無機充填材の平均粒子径は、例えば、レーザー回折散乱法を用いた粒度分布測定装置等で測定することができる。
 (D)無機充填材の形状としては、例えば、球状、破砕状等が挙げられ、球状が好ましい。
 (D)無機充填材は、分散性及び有機成分との密着性を向上させるという観点から、例えば、シランカップリング剤等の表面処理剤によって表面処理されていてもよい。
 本実施形態の樹脂組成物が(D)無機充填材を含有する場合、(D)無機充填材の含有量は、樹脂組成物の固形分総量(100質量%)中、好ましくは20~90質量%、より好ましくは30~80質量%、さらに好ましくは40~70質量%、特に好ましくは50~60質量%である。
 (D)無機充填材の含有量が上記下限値以上であると、低熱膨張性及び耐熱性がより良好になり易い傾向にある。また、(D)無機充填材の含有量が上記上限値以下であると、成形性及び銅箔接着性がより良好になり易い傾向にある。
 本実施形態の樹脂組成物が(D)無機充填材として、シリカを含有する場合、シリカの含有量100質量部に対する、(C)ベーマイトの含有量は、好ましくは1~30質量部、より好ましくは3~20質量部、さらに好ましくは5~15質量部である。
 シリカの含有量に対する(C)ベーマイトの含有量が上記範囲であると、銅箔接着性、耐熱性、耐デスミア性、低熱膨張性及び難燃性が、よりバランス良く優れたものになり易い傾向にある。
<(E)硬化促進剤>
 本実施形態の樹脂組成物は、さらに、(E)硬化促進剤を含有することが好ましい。
 本実施形態の樹脂組成物は、(E)硬化促進剤を含有することによって硬化性が向上し、より優れた銅箔接着性が得られ易い傾向にある。
 (E)硬化促進剤は、1種を単独で用いてもよく、2種以上を併用してもよい。
 (E)硬化促進剤としては、例えば、p-トルエンスルホン酸等の酸性触媒;トリエチルアミン、トリブチルアミン、ピリジン、ジシアンジアミド等のアミン化合物;メチルイミダゾール、フェニルイミダゾール、1-シアノエチル-2-フェニルイミダゾール、1-シアノエチル-2-フェニルイミダゾリウムトリメリテート等のイミダゾール化合物;ヘキサメチレンジイソシアネート樹脂と2-エチル-4-メチルイミダゾールの付加反応物等のイソシアネートマスクイミダゾール化合物;第4級アンモニウム化合物;トリフェニルホスフィン等のリン系化合物;ジクミルパーオキサイド、2,5-ジメチル-2,5-ビス(t-ブチルパーオキシ)ヘキシン-3、2,5-ジメチル-2,5-ビス(t-ブチルパーオキシ)ヘキサン、t-ブチルパーオキシイソプロピルモノカーボネート、α,α’-ビス(t-ブチルパーオキシ)ジイソプロピルベンゼン等の有機過酸化物;マンガン、コバルト、亜鉛等のカルボン酸塩などが挙げられる。
 これらの中でも、硬化促進効果及び保存安定性の観点から、イソシアネートマスクイミダゾール化合物が好ましい。
 本実施形態の樹脂組成物が(E)硬化促進剤を含有する場合、(E)硬化促進剤の含有量は、樹脂組成物中の樹脂成分の総量100質量部に対して、好ましくは0.01~10質量部、より好ましくは0.03~2質量部、さらに好ましくは0.1~1質量部である。
 (E)硬化促進剤の含有量が上記下限値以上であると、十分な硬化促進効果が得られ易い傾向にある。また、(E)硬化促進剤の含有量が上記上限値以下であると、保存安定性がより良好になり易い傾向にある。
<その他の任意成分>
 本実施形態の樹脂組成物は、さらに、必要に応じて、上記各成分以外の樹脂材料、酸化防止剤、熱安定剤、帯電防止剤、紫外線吸収剤、顔料、着色剤、滑剤、有機溶媒及びこれら以外の添加剤からなる群から選択される1種以上のその他の任意成分を含有していてもよい。
 上記の任意成分は、各々について、1種を単独で用いてもよく、2種以上を併用してもよい。
 本実施形態の樹脂組成物中における上記の任意成分の含有量は特に限定されず、必要に応じて、本実施形態の効果を阻害しない範囲で使用すればよい。
 また、本実施形態の樹脂組成物は、所望する性能に応じて、上記の任意成分を含有しないものであってもよい。
(有機溶媒)
 本実施形態の樹脂組成物は、取り扱いを容易にするという観点から、有機溶媒を含有していてもよい。
 有機溶媒としては、例えば、エタノール、プロパノール、ブタノール、メチルセロソルブ、ブチルセロソルブ、プロピレングリコールモノメチルエーテル等のアルコール系溶媒;アセトン、メチルエチルケトン、メチルイソブチルケトン、シクロヘキサノン等のケトン系溶媒;テトラヒドロフラン等のエーテル系溶媒;トルエン、キシレン、メシチレン等の芳香族炭化水素系溶媒;ジメチルホルムアミド、ジメチルアセトアミド、N-メチルピロリドン等の窒素原子含有溶媒;ジメチルスルホキシド等の硫黄原子含有溶媒;γ-ブチロラクトン等のエステル系溶媒などが挙げられる。
 これらの中でも、溶解性の観点から、アルコール系溶媒、ケトン系溶媒、窒素原子含有溶媒、芳香族炭化水素系溶媒が好ましく、芳香族炭化水素系溶媒がより好ましく、トルエンがさらに好ましい。
<樹脂組成物の製造方法>
 本実施形態の樹脂組成物は、各成分を混合することによって製造することができる。この際、各成分は撹拌しながら溶解又は分散させてもよい。混合順序、温度、時間等の条件は、特に限定されず、原料の種類等に応じて任意に設定すればよい。
<樹脂組成物の硬化物のガラス転移温度>
 本実施形態の樹脂組成物の硬化物のガラス転移温度は、耐熱性の観点から、好ましくは200℃以上、より好ましくは250℃以上、さらに好ましくは300℃以上である。
 本実施形態の樹脂組成物の硬化物のガラス転移温度は、400℃以下であってもよく、350℃以下であってもよい。
 本実施形態の樹脂組成物の硬化物のガラス転移温度は、実施例に記載の方法によって測定することができる。
 本実施形態の樹脂組成物の硬化物のUL-94に準拠する有炎燃焼時間は、好ましくは5.5秒以下、より好ましくは5.0秒以下、さらに好ましくは4.5秒以下、よりさらに好ましくは4.0秒以下である。
 上記有炎燃焼時間は、1.0秒以上であってもよく、2.0秒以上であってもよく、3.0秒以上であってもよい。
 UL-94に準拠する有炎燃焼時間は実施例に記載の方法によって測定することができる。
[プリプレグ]
 本実施形態のプリプレグは、本実施形態の樹脂組成物又は前記樹脂組成物の半硬化物を含有するプリプレグである。
 本実施形態のプリプレグは、例えば、本実施形態の樹脂組成物又は前記樹脂組成物の半硬化物と、シート状繊維基材と、を含有するものである。
 本実施形態のプリプレグが含有するシート状繊維基材としては、例えば、各種の電気絶縁材料用積層板に用いられている公知のシート状繊維基材を使用することができる。
 シート状繊維基材の材質としては、例えば、Eガラス、Dガラス、Sガラス、Qガラス等の無機物繊維;ポリイミド、ポリエステル、テトラフルオロエチレン等の有機繊維;これらの混合物などが挙げられる。これらのシート状繊維基材は、例えば、織布、不織布、ロービンク、チョップドストランドマット、サーフェシングマット等の形状を有する。
 本実施形態のプリプレグは、例えば、本実施形態の樹脂組成物を、シート状繊維基材に含浸又は塗布してから、加熱乾燥してB-ステージ化することによって製造することができる。
 加熱乾燥の温度及び時間は、生産性及び本実施形態の樹脂組成物を適度にB-ステージ化させるという観点から、例えば、50~200℃、1~30分間とすることができる。
 本実施形態のプリプレグ中における樹脂組成物の含有量は、より良好な成形性が得られ易いという観点から、好ましくは20~90質量%、より好ましくは25~80質量%、さらに好ましくは30~75質量%である。
[積層板]
 本実施形態の積層板は、本実施形態の樹脂組成物の硬化物と、金属箔と、を有する積層板である。
 なお、金属箔を有する積層板は、金属張積層板と称されることもある。
 金属箔の金属としては、例えば、銅、金、銀、ニッケル、白金、モリブデン、ルテニウム、アルミニウム、タングステン、鉄、チタン、クロム、これらの金属元素を1種以上含有する合金等が挙げられる。
 本実施形態の積層板は、例えば、本実施形態のプリプレグの片面又は両面に金属箔を配置してから、加熱加圧処理することによって製造することができる。
 通常、この加熱加圧処理によって、B-ステージ化されたプリプレグを硬化させて本実施形態の積層板が得られる。
 加熱加圧処理する際、プリプレグは1枚のみを用いてもよいし、2枚以上のプリプレグを積層させてもよい。
 加熱加圧処理は、例えば、多段プレス、多段真空プレス、連続成形、オートクレーブ成形機等を使用することができる。
 加熱加圧処理の条件は、例えば、温度100~300℃、時間10~300分間、圧力1.5~5MPaとすることができる。
[プリント配線板]
 本実施形態のプリント配線板は、本実施形態の樹脂組成物の硬化物を有するプリント配線板である。
 本実施形態のプリント配線板は、例えば、本実施形態のプリプレグの硬化物、本実施形態の樹脂フィルムの硬化物及び本実施形態の積層板からなる群から選択される1種以上に対して、公知の方法によって、導体回路形成を行うことによって製造することができる。また、さらに必要に応じて多層化接着加工を施すことによって多層プリント配線板を製造することもできる。導体回路は、例えば、穴開け加工、金属めっき加工、金属箔のエッチング等を適宜施すことで形成することができる。
[半導体パッケージ]
 本実施形態の半導体パッケージは、本実施形態のプリント配線板と、半導体素子と、を有する半導体パッケージである。
 本実施形態の半導体パッケージは、例えば、本実施形態のプリント配線板に、公知の方法によって、半導体素子、メモリ等を搭載することによって製造することができる。
 以下、実施例を挙げて、本実施形態を具体的に説明する。ただし、本実施形態は以下の実施例に限定されるものではない。
 なお、各例において、重量平均分子量(Mw)は以下の方法によって測定した。
 ゲルパーミエーションクロマトグラフィー(GPC)により、標準ポリスチレンを用いた検量線から換算した。検量線は、標準ポリスチレン:TSKstandard POLYSTYRENE(Type;A-2500、A-5000、F-1、F-2、F-4、F-10、F-20、F-40)[東ソー株式会社製、商品名]を用いて3次式で近似した。GPCの測定条件を、以下に示す。
 装置:
 ポンプ:L-6200型[株式会社日立ハイテクノロジーズ製]
 検出器:L-3300型RI[株式会社日立ハイテクノロジーズ製]
 カラムオーブン:L-655A-52[株式会社日立ハイテクノロジーズ製]
 カラム:ガードカラム;TSK Guardcolumn HHR-L+カラム;TSKgel G4000HHR+TSKgel G2000HHR(すべて東ソー株式会社製、商品名)
 カラムサイズ:6.0×40mm(ガードカラム)、7.8×300mm(カラム)
溶離液:テトラヒドロフラン
 試料濃度:30mg/5mL
 注入量:20μL
 流量:1.00mL/分
 測定温度:40℃
製造例1:シロキサン変性マレイミド樹脂の製造
 温度計、攪拌装置、還流冷却管付き水分定量器を備えた、加熱及び冷却可能な容積2Lの反応容器に、両末端に第1級アミノ基を有するジアミン変性シロキサン(信越化学工業株式会社製、商品名:X-22-161A、アミノ基の官能基当量:800g/mol)100gと、2,2-ビス[4-(4-マレイミドフェノキシ)フェニル]プロパン450gと、プロピレングリコールモノメチルエーテル550gを投入した後、120℃で3時間反応させてシロキサン変性マレイミド化合物含有液を製造した。得られたシロキサン変性マレイミド化合物の重量平均分子量(Mw)は、2,500であった。
実施例1~3、比較例1~2
(樹脂組成物の製造)
 表1に示す各成分を、表1に示す配合量(表1中に記載の配合量は、固形分の質量部である。)で配合し、メチルイソブチルケトン中で混合することによって、固形分濃度50質量%の樹脂組成物を得た。
(プリプレグの作製)
 各例で作製した樹脂組成物を、ガラスクロスT2118(日東紡績株式会社製、商品名)に含浸した後、120℃で5分間加熱することによって、プリプレグを得た。
(両面銅張積層板の作製)
 4枚重ねたプリプレグの両側に厚さ12μmの電解銅箔(三井金属鉱業株式会社製、商品名「3EC-M3-VLP-12」)を粗化面がプリプレグと合わさるように重ね、240℃にて80分間、3MPaの真空プレス条件で加熱加圧することによって、両面銅張積層板を作製した。
[評価方法]
 下記方法に従って各評価を行った。結果を表1に示す。
(難燃性の評価方法)
 UL-94に準拠して、5つの試験片を用いて有炎燃焼時間(秒)を調査し、5つの平均値を平均燃焼時間として求めた。試験片は、両面銅張積層板を銅エッチング液に浸漬することにより銅箔を取り除き、125mm×13mmの大きさに切断加工することで作製した。
(銅箔ピール強度の測定方法)
 銅箔ピール強度は、各例で得た両面銅張積層板の銅箔を部分的にエッチングして3mm幅の銅箔ラインを形成したものを試験片として、銅箔ラインを、接着面に対して90°方向に50mm/分の速度で引き剥がした際の荷重を測定して評価した。引き剥がした際の荷重が0.3kN/m以上であれば、銅箔接着性が十分であると判断した。
(ガラス転移温度の測定方法)
 各例で得た両面銅張積層板の両面の銅箔をエッチングによって除去し、5mm角の試験片を作製した。次いで、熱機械測定装置(TMA)(ティー・エイ・インスツルメント・ジャパン株式会社製、商品名「Q400」)に、積層板の厚み方向の変位を検出する方向で上記試験片を装着し、圧縮法により、測定温度範囲30~260℃、荷重5g、昇温速度10℃/分の条件で、連続して2回熱機械測定を行った。ガラス転移温度は、2回目の熱機械測定から求められるガラス転移温度を採用した。
(耐デスミア性の評価方法)
 各例で得た両面銅張積層板を銅エッチング液に浸漬することによって、銅箔を取り除いた40mm×40mmの試験片を準備した。
 この試験片を、膨潤処理液「スウェリングディップセキュリガントP」(アトテックジャパン株式会社製)を用いて70℃で5分間処理した。次いで、室温で2分間水洗してから、粗化液「コンセントレートコンパクトCP」(アトテックジャパン株式会社製)を用いて80℃で10分間又は15分間処理して粗化を行った。その後、50℃で2分間水洗した後、中和液「リダクションソリューションセキュリガントP500」(アトテックジャパン株式会社製)を用いて40℃で5分間中和処理し、室温で5分間水洗してから乾燥した。
 デスミア処理前の乾燥重量と、デスミア処理後の乾燥重量との差(デスミア処理前の乾燥重量-デスミア処理後の乾燥重量)からデスミア重量減少量を算出した。
 各例の両面銅張積層板におけるデスミア重量減少量を、各々、比較例1の両面銅張積層板におけるデスミア重量減少量を基準とした百分率[100×(各例におけるデスミア重量減少量)/(比較例1におけるデスミア重量減少量)]に換算し、これを耐デスミア性(%)として表1に示した。例えば、実施例1において耐デスミア性が100%であることは、比較例1の耐デスミア性と変わらなかったことを意味する。
 なお、表1に示す各成分の詳細は、以下のとおりである。
[(A)成分]
・熱硬化性樹脂1:製造例1で作製したシロキサン変性マレイミド樹脂
・熱硬化性樹脂2:「EPICLON(登録商標)HP-9500」、ナフタレン骨格含有型エポキシ樹脂(DIC株式会社製、商品名)
[(B)成分]
・リン酸エステル化合物:1,3-フェニレンビス(ジ-2,6-キシレニルホスフェート)(樹脂成分に相当する。)
[(C)成分]
・ベーマイト:河合石灰工業株式会社製、商品名「BMT-3LV」、平均粒子径(D50)1~5μm
[(D)成分]
・溶融シリカ:球状溶融シリカ、平均粒子径(D50)0.5μm
[(E)成分]
・硬化促進剤:イソシアネートマスクイミダゾール、第一工業製薬株式会社製、商品名「G-8009L」
 表1から、本実施形態の実施例1~3の樹脂組成物は、銅箔接着性、耐熱性及び耐デスミア性を良好に維持しながらも、難燃性に優れていることが分かる。

Claims (11)

  1.  (A)熱硬化性樹脂と、(B)リン系難燃剤と、(C)ベーマイトと、を含有する、樹脂組成物。
  2.  前記(C)ベーマイトの含有量が、前記樹脂組成物の固形分総量(100質量%)中、1~25質量%である、請求項1に記載の樹脂組成物。
  3.  前記(B)リン系難燃剤の含有量が、前記樹脂組成物の固形分総量(100質量%)中、1~25質量%である、請求項1又は2に記載の樹脂組成物。
  4.  前記(B)リン系難燃剤の含有量に対する、前記(C)ベーマイトの含有量の比〔(C)/(B)〕が、質量比で、0.1~15.0である、請求項1又は2に記載の樹脂組成物。
  5.  前記(B)リン系難燃剤が、リン酸エステル化合物である、請求項1又は2に記載の樹脂組成物。
  6.  前記(A)熱硬化性樹脂が、マレイミド樹脂及び該マレイミド樹脂の誘導体からなる群から選択される1種以上を含有する、請求項1又は2に記載の樹脂組成物。
  7.  さらに、(D)無機充填材を含有する、請求項1又は2に記載の樹脂組成物。
  8.  請求項1又は2に記載の樹脂組成物又は前記樹脂組成物の半硬化物を含有するプリプレグ。
  9.  請求項1又は2に記載の樹脂組成物の硬化物と、金属箔と、を有する積層板。
  10.  請求項1又は2に記載の樹脂組成物の硬化物を有するプリント配線板。
  11.  請求項10に記載のプリント配線板と、半導体素子と、を有する半導体パッケージ。
