An amount (6 to 8 mg) of the composition was weighed out so that the amount of components in the composition excluding the silver filler was approximately 1 mg. DSC measurement was performed using a TA Instruments Discovery DSC250s under the conditions of a heating rate of 10°C/min and a measurement temperature range of 25°C to 200°C. This resulted in a DSC curve with heat flow on the vertical axis and temperature on the horizontal axis. The temperature at the apex of this exothermic peak was determined as the peak-top temperature Tp.

  • Example production The samples for the Examples and Comparative Examples were prepared using the compositions shown in Tables 2 to 4, following the procedure described below. Two copper plates (27 mm x 27 mm x 1 mm thick) with nickel plating on their surfaces were prepared. Approximately 50 mg of the composition shown in Tables 2 to 4 was applied to the surface of one of the copper plates, and the other copper plate was placed on top of the applied composition. The resulting composite was heated for 10 minutes at a temperature T1 shown in Tables 2 to 4 while applying pressure of approximately 0.3 MPa under atmospheric pressure. It was then heated for 60 minutes at 180°C (temperature T2) under atmospheric pressure. This resulted in a sample in which the cured composition was placed between two copper plates. Tables 2 to 4 also show the peak-top temperature Tp of the DSC curve for each composition, determined by the DSC measurement described above.

Description

硬化物及び半導体装置の製造方法、並びに組成物
 本開示は、硬化物及び半導体装置の製造方法、並びに組成物に関する。
 プロセッサ、パワーモジュール等の電子部品、電気自動車用のバッテリーなどにおいては、使用中に発熱を伴う。このような部品を熱から保護するためには、生じた熱を効率よく放熱する手段が必要である。サーマルインターフェースマテリアル(TIM)と呼ばれる熱伝導性材料(放熱材と呼ばれることもある)は、熱源と、ヒートシンク等の放熱部材との間に設けられる材料であり、熱源及び放熱部材間の熱抵抗を低減し、熱源からの熱伝導を促す。熱源から生じた熱はTIMを介して冷却部材等へ効率よく伝導するため、放熱部材から放熱されやすくなる。
 熱伝導性材料として、硬化性成分と、熱伝導性フィラーとを含む組成物の利用が検討されている。例えば、特許文献1には、シリコーン成分と、多面体状のフィラーとを含有する、熱伝導性シリコーン組成物が開示されている。

 本開示の一側面は、硬化性成分と熱伝導性フィラーとを含む組成物を用いて、熱伝導性に優れた硬化物及び放熱効率に優れた半導体装置を製造する方法、並びに、熱伝導性に優れた硬化物及び放熱効率に優れた半導体装置を形成することができる組成物を提供することを目的とする。
 本発明者らは、硬化性成分と熱伝導性フィラーとを含む組成物を加熱することを含む方法であって、組成物を加熱する際の温度T1と、組成物のDSC曲線のピークトップ温度Tpとの差を特定の数値範囲内とした方法によれば、熱伝導率に優れた硬化物及び放熱効率に優れた半導体装置が得られることを見出した。本開示は、いくつかの側面において、下記の[1]~[19]を提供する。

 本明細書における、「(メタ)アクリロイル」とは、「アクリロイル」及びそれに対応する「メタクリロイル」を意味し、「(メタ)アクリレート」、「(メタ)アクリル」等の類似表現においても同様である。
 本明細書における重量平均分子量(Mw)、数平均分子量(Mn)及び重量平均分子量と数平均分子量との比(Mw/Mn)は、ゲルパーミエーションクロマトグラフィー(GPC)を用いて以下の条件で測定され、ポリスチレンを標準物質として決定される値を意味する。

 上記製造方法では、T1とTpとの差が特定の数値範囲内であることによって、得られる硬化物の熱伝導性が優れたものとなっている。
 組成物は、硬化性成分を含む。硬化性成分は、加熱などによって重合反応、架橋等が進行し、硬化物を形成することが可能な成分を意味する。硬化性成分の例としては、エポキシ樹脂、フェノール樹脂、シリコーン樹脂、メラミン樹脂、ユリア樹脂、アクリル樹脂、不飽和ポリエステル樹脂などの樹脂のうち、硬化性を有する樹脂が挙げられる。
 硬化性成分は、エチレン性不飽和基を有する化合物を含んでいてよい。エチレン性不飽和基の例としては、ビニル基、(メタ)アクリロイル基、及びマレイミド基が挙げられる。エチレン性不飽和基は、例えば(メタ)アクリロイル基であってよい。エチレン性不飽和基を有する化合物の例としては、エチレン性不飽和基を二つ以上有する化合物、及びエチレン性不飽和基を一つ有する化合物が挙げられる。
 エチレン性不飽和基を二つ以上有する化合物は、エチレン性不飽和基を二つ有していてよく、三つ以上有していてもよい。エチレン性不飽和基を二つ以上有する化合物は、例えば、(メタ)アクリロイル基を二つ以上有する化合物であってよい。当該化合物は、アクリロイル基及びメタクリロイル基のどちらか一方のみを有していてよく、両方を有していてもよい。
 エチレン性不飽和基を二つ以上有する化合物は、ポリマー鎖を更に有していてもよい。エチレン性不飽和基を二つ以上有する化合物は、例えば、ポリマー鎖の両末端にエチレン性不飽和基を有する化合物であってよく、ポリマー鎖の両末端に(メタ)アクリロイル基を有する化合物であってもよい。両末端に存在する二つの(メタ)アクリロイル基は、それぞれ独立に、アクリロイル基であってよく、メタクリロイル基であってもよい。
 ポリマー鎖は、例えば、ポリ(メタ)アクリレート鎖であってよい。エチレン性不飽和基を二つ以上有する化合物は、例えば、ポリ(メタ)アクリレート鎖の両末端に(メタ)アクリロイル基を有する(メタ)アクリル重合体であってよい。
 ポリ(メタ)アクリレート鎖は、モノマー単位として(メタ)アクリル酸エステル((メタ)アクリレート)を含む。モノマー単位としての(メタ)アクリレートは、例えば、炭化水素基、酸素原子を有する有機基、窒素原子を有する有機基等を有していてよい。ポリ(メタ)アクリレート鎖は、モノマー単位としての(メタ)アクリレートに結合した側鎖を有していてもよく、側鎖の構造は特に制限されない。
 炭化水素基を有する(メタ)アクリレートにおいて、炭化水素基は、鎖状であってよく、環(例えば芳香族環)を有していてもよい。炭化水素基の例としては、アルキル基、アリール基(フェニル基、トルイル基等)、及びアラルキル基(ベンジル基等)が挙げられる。炭化水素基の炭素数は、例えば、1以上であってよく、18以下であってよい。炭化水素基を有する(メタ)アクリレートは、アルキル(メタ)アクリレート、アリール(メタ)アクリレート、アラルキル(メタ)アクリレート等であってよい。アルキル(メタ)アクリレートの例としては、メチル(メタ)アクリレート、エチル(メタ)アクリレート、n-プロピル(メタ)アクリレート、イソプロピル(メタ)アクリレート、n-ブチル(メタ)アクリレート、イソブチル(メタ)アクリレート、t-ブチル(メタ)アクリレート、n-ペンチル(メタ)アクリレート、n-ヘキシル(メタ)アクリレート、n-へプチル(メタ)アクリレート、n-オクチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート、2-プロピルへプチル(メタ)アクリレート、ノニル(メタ)アクリレート、デシル(メタ)アクリレート、イソデシル(メタ)アクリレート、ドデシル(メタ)アクリレート、及びオクタデシル(メタ)アクリレートが挙げられる。アリール(メタ)アクリレートの例としては、フェニル(メタ)アクリレートが挙げられる。アラルキル(メタ)アクリレートの例としては、ベンジル(メタ)アクリレートが挙げられる。
 酸素原子を有する有機基を有する(メタ)アクリレートにおいて、酸素原子を有する有機基は、例えば、アルコキシ基を有する基、ヒドロキシ基を有する基、カルボキシ基を有する基、グリシジル基を有する基等であってよい。酸素原子を有する有機基を有する(メタ)アクリレートの例としては、2-メトキシエチル(メタ)アクリレート、3-メトキシブチル(メタ)アクリレート、2-ヒドロキシエチル(メタ)アクリレート、2-ヒドロキシプロピル(メタ)アクリレート、4-ヒドロキシブチル(メタ)アクリレート、カルボキシ(メタ)アクリレート、及びグリシジル(メタ)アクリレートが挙げられる。
 窒素原子を有する有機基を有する(メタ)アクリレートにおいて、窒素原子を有する有機基は、例えば、アミノ基を有する基、ニトリル基を有する基等であってよい。窒素原子を有する有機基を有する(メタ)アクリレートの例としては、2-アミノエチル(メタ)アクリレート、及びニトリル(メタ)アクリレートが挙げられる。
 エチレン性不飽和基を二つ以上有する化合物(ポリマー鎖の両末端にエチレン性不飽和基を有する化合物)のMwは、硬化物がより低弾性かつ伸びに優れる観点から、好ましくは、3000以上、4000以上、5000以上、6000以上、7000以上、8000以上、9000以上、10000以上、11000以上、12000以上、13000以上、15000以上、19000以上、21000以上、23000以上、又は25000以上である。エチレン性不飽和基を二つ以上有する化合物(ポリマー鎖の両末端にエチレン性不飽和基を有する化合物)のMwは、組成物の粘度を調整しやすくする観点から、好ましくは、150000以下、120000以下、100000以下、80000以下、60000以下、又は40000以下である。
 エチレン性不飽和基を二つ以上有する化合物は、23℃で液状であってよい。エチレン性不飽和基を二つ以上有する化合物の23℃における粘度は、組成物を塗布面に対して塗布しやすくする観点、及び、硬化物の塗布面に対する密着性を更に高める観点から、1000Pa・s以下、900Pa・s以下、又は800Pa・s以下であってよい。エチレン性不飽和基を二つ以上有する化合物の23℃における粘度は、組成物を塗布面に対して塗布しやすくする観点、及び、硬化物がより伸びに優れる観点から、1Pa・s以上、50Pa・s以上、100Pa・s以上、200Pa・s以上、300Pa・s以上、400Pa・s以上、又は500Pa・s以上であってよい。
 本明細書において、粘度は、JIS Z8803に基づいて測定された値を意味し、具体的には、E型粘度計(例えば、東機産業(株)製、TV100-E)により測定された値を意味する。なお、粘度計の校正は、JIS Z8809-JS14000に基づいて行うことができる。
 エチレン性不飽和基を二つ以上有する化合物は、ガラス転移温度(Tg)を有していてもよい。エチレン性不飽和基を二つ以上有する化合物のガラス転移温度(Tg)は、硬化物がより低弾性かつ伸びに優れる観点から、0℃以下、-10℃以下、-20℃以下、-30℃以下、又は-40℃以下であってよい。エチレン性不飽和基を二つ以上有する化合物のTgは、-70℃以上、-60℃以上、又は-55℃以上であってよい。本明細書において、Tgは、示差走査熱量測定により測定された値を意味する。
 エチレン性不飽和基を二つ以上有する化合物の含有量は、硬化物がより耐熱性に優れる観点から、組成物の全質量を基準として、0.5質量%以上、1質量%以上、又は3質量%以上であってよく、15質量%以下、10質量%以下、又は8質量%以下であってよい。
 エチレン性不飽和基を二つ以上有する化合物の含有量は、硬化物がより耐熱性に優れる観点から、硬化性成分の全量100質量部に対して、好ましくは、10質量部以上、20質量部以上、30質量部以上、又は35質量部以上であり、例えば、80質量部以下、70質量部以下、60質量部以下、又は50質量部以下であってよい。
 エチレン性不飽和基を一つ有する化合物は、上述したエチレン性不飽和基を二つ以上有する化合物と共重合可能なものであってよい。エチレン性不飽和基を一つ有する化合物は、例えば、(メタ)アクリロイル基を一つ有する化合物であってよい。組成物が(メタ)アクリロイル基を一つ有する化合物を含むことにより、熱伝導性等の硬化物の物性がより調整しやすくなる。(メタ)アクリロイル基を一つ有する化合物は、一つの(メタ)アクリロイル基に加えて、炭化水素基、ポリオキシアルキレン鎖を含む基、ヘテロ環を含む基、アルコキシ基、フェノキシ基、シロキサン結合を含む基、ハロゲノ基、ヒドロキシ基、カルボキシ基、アミノ基、又はエポキシ基を有する化合物であってもよい。炭化水素基は、直鎖状であってよく、分岐状であってよく、環(芳香環又は非芳香環)を有していてもよい。炭化水素基は、鎖式又は環式の脂肪族炭化水素基であってよく、芳香族炭化水素基であってもよい。鎖式脂肪族炭化水素基の例としては、アルキル基が挙げられる。環式脂肪族炭化水素の例としては、シクロアルキル基が挙げられる。芳香族炭化水素基の例としては、フェニル基が挙げられる。
 (メタ)アクリロイル基及びアルキル基を有する化合物は、アルキル(メタ)アクリレートであってよい。アルキル(メタ)アクリレートにおけるアルキル基((メタ)アクリロイル基以外のアルキル基部分)は、直鎖状であっても分岐状であってもよい。アルキル基の炭素数は、1以上、3以上、5以上、又は6以上であってよく、30以下、25以下、20以下、15以下、又は13以下であってよい。アルキル基の炭素数は、例えば、1~30、3~20、又は5~15であってよい。
 直鎖状のアルキル基を有するアルキル(メタ)アクリレートとしては、メチル(メタ)アクリレート、エチル(メタ)アクリレート、プロピル(メタ)アクリレート、ブチル(メタ)アクリレート、ペンチル(メタ)アクリレート、及びn-ヘキシル(メタ)アクリレート等の炭素数1~6の直鎖状アルキル基を有するアルキル(メタ)アクリレート、n-へプチル(メタ)アクリレート、オクチル(メタ)アクリレート、ノニル(メタ)アクリレート、デシル(メタ)アクリレート、及びウンデシル(メタ)アクリレート等の炭素数7~11の直鎖状アルキル基を有するアルキル(メタ)アクリレート、並びに、ドデシル(メタ)アクリレート(ラウリル(メタ)アクリレート)、テトラデシル(メタ)アクリレート、ヘキサデシル(メタ)アクリレート(セチル(メタ)アクリレート)、オクタデシル(メタ)アクリレート(ステアリル(メタ)アクリレート)、ドコシル(メタ)アクリレート(ベヘニル(メタ)アクリレート)、テトラコシル(メタ)アクリレート、ヘキサコシル(メタ)アクリレート、及びオクタコシル(メタ)アクリレート等の炭素数12~30の直鎖状アルキル基を有するアルキル(メタ)アクリレートが挙げられる。
 分岐状のアルキル基を有するアルキル(メタ)アクリレートとしては、s-ブチル(メタ)アクリレート、t-ブチル(メタ)アクリレート、イソブチル(メタ)アクリレート、イソペンチル(メタ)アクリレート、及びイソアミル(メタ)アクリレート等の炭素数1~6の分岐状アルキル基を有するアルキル(メタ)アクリレート、イソオクチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート、イソノニル(メタ)アクリレート、イソデシル(メタ)アクリレート等の炭素数7~11の分岐状アルキル基を有するアルキル(メタ)アクリレート、並びに、イソミリスチル(メタ)アクリレート、2-プロピルヘプチル(メタ)アクリレート、イソウンデシル(メタ)アクリレート、イソドデシル(メタ)アクリレート、イソトリデシル(メタ)アクリレート、イソペンタデシル(メタ)アクリレート、イソヘキサデシル(メタ)アクリレート、イソヘプタデシル(メタ)アクリレート、イソステアリル(メタ)アクリレート、デシルテトラデカニル(メタ)アクリレート等の炭素数12~30の分岐状アルキル基を有するアルキル(メタ)アクリレートが挙げられる。
 (メタ)アクリロイル基及び環式脂肪族炭化水素基(シクロアルキル基等)を有する化合物の例としては、シクロヘキシル(メタ)アクリレート、3,3,5-トリメチルシクロヘキシル(メタ)アクリレート、イソボルニル(メタ)アクリレート、テルペン(メタ)アクリレート、ジシクロペンタニル(メタ)アクリレート、及びジシクロペンテニル(メタ)アクリレートが挙げられる。
 (メタ)アクリロイル基及び芳香族炭化水素基を有する化合物の例としては、ベンジル(メタ)アクリレート等が挙げられる。
 (メタ)アクリロイル基、及びポリオキシアルキレン鎖を含む基を有する化合物の例としては、ポリエチレングリコール(メタ)アクリレート、メトキシポリエチレングリコール(メタ)アクリレート、ポリプロピレングリコール(メタ)アクリレート、メトキシポリプロピレングリコール(メタ)アクリレート、ポリブチレングリコール(メタ)アクリレート、及びメトキシポリブチレングリコール(メタ)アクリレートが挙げられる。
 (メタ)アクリロイル基、及びヘテロ環を含む基を有する化合物の例としては、N-アクリロイルモルホリン(ACMO)、及びテトラヒドロフルフリル(メタ)アクリレートが挙げられる。
 (メタ)アクリロイル基及びアルコキシ基を有する化合物の例としては、2-メトキシエチルアクリレートが挙げられる。
 (メタ)アクリロイル基及びフェノキシ基を有する化合物の例としては、フェノキシエチル(メタ)アクリレートが挙げられる。
 (メタ)アクリロイル基、及びシロキサン結合を含む基を有する化合物の例としては、シリコーン(メタ)アクリレートが挙げられる。

 (メタ)アクリロイル基及びヒドロキシ基を有する化合物の例としては、2-ヒドロキシエチル(メタ)アクリレート、2-ヒドロキシプロピル(メタ)アクリレート、3-ヒドロキシプロピル(メタ)アクリレート、2-ヒドロキシブチル(メタ)アクリレート、4-ヒドロキシブチル(メタ)アクリレート、6-ヒドロキシヘキシル(メタ)アクリレート、8-ヒドロキシオクチル(メタ)アクリレート、10-ヒドロキシデシル(メタ)アクリレート、12-ヒドロキシラウリル(メタ)アクリレート等のヒドロキシアルキル(メタ)アクリレート、及び、(4-ヒドロキシメチルシクロへキシル)メチル(メタ)アクリレート等のヒドロキシアルキルシクロアルカン(メタ)アクリレートが挙げられる。
 (メタ)アクリロイル基及びカルボキシ基を有する化合物の例としては、(メタ)アクリル酸、カルボキシエチル(メタ)アクリレート、カルボキシペンチル(メタ)アクリレート、フタル酸モノヒドロキシエチルアクリレート(例えば、東亞合成(株)製「アロニックスM5400」)、及び2-アクリロイルオキシエチルサクシネート(例えば、新中村化学株式会社製「NKエステル A-SA」)が挙げられる。
 (メタ)アクリロイル基及びアミノ基を有する化合物の例としては、N,N-ジメチルアミノエチル(メタ)アクリレート、N,N-ジエチルアミノエチル(メタ)アクリレート、N,N-ジメチルアミノプロピル(メタ)アクリレート、及びN,N-ジエチルアミノプロピル(メタ)アクリレートが挙げられる。
 (メタ)アクリロイル基及びエポキシ基を有する化合物の例としては、(メタ)アクリル酸グリシジル、α-エチル(メタ)アクリル酸グリシジル、α-n-プロピル(メタ)アクリル酸グリシジル、α-n-ブチル(メタ)アクリル酸グリシジル、(メタ)アクリル酸-3,4-エポキシブチル、(メタ)アクリル酸-4,5-エポキシペンチル、(メタ)アクリル酸-6,7-エポキシヘプチル、α-エチル(メタ)アクリル酸-6,7-エポキシヘプチル、(メタ)アクリル酸-3-メチル-3,4-エポキシブチル、(メタ)アクリル酸-4-メチル-4,5-エポキシペンチル、(メタ)アクリル酸-5-メチル-5,6-エポキシヘキシル、(メタ)アクリル酸-β-メチルグリシジル、及びα-エチル(メタ)アクリル酸-β-メチルグリシジルが挙げられる。
 (メタ)アクリロイル基を一つ有する化合物は、ポリ(メタ)アクリレート鎖の片末端に(メタ)アクリロイル基を一つ有する(メタ)アクリル重合体であってもよい。このような(メタ)アクリル重合体の例としては、(株)カネカ製「MM110C」が挙げられる。
 組成物は、上記エチレン性不飽和基を一つ有する化合物のうちの1種を含んでいてよく、2種以上を含んでいてもよい。
 エチレン性不飽和基を一つ有する化合物の含有量は、組成物の全質量を基準として、1質量%以上、2質量%以上、3質量%以上、4質量%以上、又は5質量%以上であってよく、15質量%以下、13質量%以下、11質量%以下、又は9質量%以下であってよい。
 エチレン性不飽和基を一つ有する化合物の含有量は、硬化性成分の全量100質量部に対して、30質量部以上、35質量部以上、40質量部以上、又は45質量部以上であってよく、90質量部以下、80質量部以下、70質量部以下、又は60質量部以下であってよい。
 組成物は、硬化剤を含んでいてもよい。硬化剤は、熱硬化剤であってよい。熱硬化剤は、熱によりラジカルを発生させる化合物であってよい。硬化剤を添加すること、及びその種類及び量を調整することによって、組成物のDSC曲線のピークトップ温度Tpを調整することができる。
 熱によりラジカルを発生させる化合物の例としては、アゾ化合物、有機過酸化物などが挙げられる。アゾ化合物の例としては、アゾビスイソブチロニトリル、アゾビス-4-メトキシ-2,4-ジメチルバレロニトリル、アゾビスシクロヘキサノン-1-カルボニトリル、アゾジベンゾイル等が挙げられる。有機過酸化物の例としては、過酸化ベンゾイル、過酸化ラウロイル、ジ-t-ブチルパーオキサイド、ジ-t-へキシルパーオキサイド、ジ-t-ブチルパーオキシヘキサヒドロテレフタレート、1,1,3,3-テトラメチルブチルパーオキシ-2-エチルヘキサノエート、t-ブチルパーオキシ-2-エチルヘキサノエート、1,1-t-ブチルパーオキシ-3,3,5-トリメチルシクロヘキサン、t-ブチルパーオキシイソプロピルカーボネート、t-ブチルパーオキシ-2-エチルヘキシルモノカーボネート、t-ブチルパーオキシベンゾエート等が挙げられる。硬化剤としては、これらを1種単独で又は2種以上を組み合わせて使用することができる。硬化剤は、硬化物が熱伝導性に更に優れる観点から、1,1,3,3-テトラメチルブチルパーオキシ-2-エチルヘキサノエート、t-ブチルパーオキシ-2-エチルヘキサノエート、t-ブチルパーオキシ-2-エチルヘキシルモノカーボネート、t-ブチルパーオキシベンゾエート等のパーオキシエステル構造を有する化合物であってよい。
 硬化剤の1分間半減期温度は、80℃以上、90℃以上、100℃以上、110℃以上、120℃以上、130℃以上、140℃以上、150℃以上、155℃以上、又は160℃以上であってよい。硬化剤の1分間半減期温度は、200℃以下、195℃以下、190℃以下、185℃以下、180℃以下、175℃以下、170℃以下、又は165℃以下であってよい。硬化剤の1分間半減期温度は、硬化剤を、濃度が0.10mol/Lとなるようにベンゼンに溶解したサンプルを、窒素置換を行ったガラス管中に密封し、ある設定温度下に置く場合に、ベンゼン中の硬化剤が分解し濃度が半分になるまでに要する時間が1分間となるときの設定温度を意味する。
 硬化剤の1時間半減期温度は、50℃以上、60℃以上、70℃以上、80℃以上、90℃以上、95℃以上、100℃以上、105℃以上、110℃以上、又は115℃以上であってよい。硬化剤の1時間半減期温度は、150℃以下、140℃以下、130℃以下、125℃以下、又は120℃以下であってよい。硬化剤の1時間半減期温度は、硬化剤を、濃度が0.10mol/Lとなるようにベンゼンに溶解したサンプルを、窒素置換を行ったガラス管中に密封し、ある設定温度下に置く場合に、ベンゼン中の硬化剤が分解し濃度が半分になるまでに要する時間が1時間となるときの設定温度を意味する。
 硬化剤の含有量は、硬化を好適に進行させる観点から、硬化性成分の全量100質量部に対して、0.01質量部以上、0.05質量部以上、0.1質量部以上、又は0.5質量部以上であってよい。硬化剤の含有量は、組成物の硬化物における重合体の分子量が好適な範囲になると共に、分解生成物を抑制する観点から、重合性成分の含有量の合計100質量部に対して、好ましくは10質量部以下、より好ましくは5質量部以下、更に好ましくは3質量部以下である。
 組成物は、熱伝導性フィラーを含む。熱伝導性フィラーは、熱伝導率が5W/(m・K)以上のフィラーをいう。熱伝導性フィラーの熱伝導率は、硬化物が熱伝導性により優れる観点から、10W/(m・K)以上、20W/(m・K)以上、30W/(m・K)以上、40W/(m・K)以上、50W/(m・K)以上、100W/(m・K)以上、150W/(m・K)以上、200W/(m・K)以上、250W/(m・K)以上、300W/(m・K)以上、350W/(m・K)以上、又は400W/(m・K)以上であってよい。
 熱伝導性フィラーは、金属フィラーであってよく、非金属フィラーであってよい。金属フィラーを構成する金属は、例えば、銀、金、銅、アルミニウム等であってよい。硬化物が熱伝導性により優れる観点から、金属フィラーは、好ましくは銀フィラーである。金属フィラーにおける金属の含有量は、金属フィラーの全質量を基準として、90質量%以上、95質量%以上、98質量%以上、又は99質量%以上であってよい。金属フィラーは、実質的に金属のみからなるフィラー(実質的にフィラーの100質量%が金属であるフィラー、又は、金属及び不可避的不純物のみからなるフィラー)であってもよい。
 非金属フィラーの構成材料としては、酸化アルミニウム、水酸化アルミニウム、酸化マグネシウム、酸化ベリリウム、窒化ホウ素、窒化アルミニウム、窒化ケイ素、炭化ケイ素、フッ化アルミニウム、フッ化カルシウム、酸化亜鉛等が挙げられる。
 熱伝導性フィラーの形状は、鱗片状、球状、多面体状、塊状、樹枝状、板状等であってよい。硬化物が熱伝導性により優れる観点から、熱伝導性フィラーの形状は鱗片状であることが好ましい。熱伝導性フィラーとして、2種以上の熱伝導性フィラーを用いてもよく、例えば、互いに形状の異なる2種以上の熱伝導性フィラーが用いられてもよい。
 熱伝導性フィラーの平均粒径は、硬化物が熱伝導性により優れる観点から、好ましくは1.0μm以上、3.0μm以上、又は5.0μm以上であり、16.0μm以下、14.0μm以下、12.0μm以下、又は10.0μm以下である。熱伝導性フィラーの平均粒径は、レーザー回析式粒度分布測定装置(レーザー回析法)により測定することができる。
 熱伝導性フィラーのBET比表面積は、0.08m2/g以上、又は0.1m2/g以上であってよく、1m2/g以下、0.8m2/g以下、又は0.5m2/g以下であってよい。
 熱伝導性フィラーの含有量は、硬化物が熱伝導性により優れる観点から、組成物の全質量を基準として、50質量%以上、60質量%以上、70質量%以上、80質量%以上、又は83質量%以上であってよい。熱伝導性フィラーの含有量は、硬化物の接着性をより向上させる観点から、組成物の全質量を基準として、98質量%以下、95質量%以下、90質量%以下、又は87質量%以下であってよい。
 熱伝導性フィラーの含有量は、硬化物が熱伝導性により優れる観点から、組成物の全体積を基準として、10体積%以上、20体積%以上、30体積%以上、又は33体積%以上であってよい。熱伝導性フィラーの含有量は、硬化物の接着性をより向上させる観点から、組成物の全体積を基準として、90体積%以下、70体積%以下、50体積%以下、又は40体積%以下であってよい。
 組成物は、上述したエチレン性不飽和基を有する化合物以外に、重合体を含んでいてもよい。当該重合体の例としては、(メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体が挙げられる。(メタ)アクリロイル基を一つ有する化合物の例としては、一つの(メタ)アクリロイル基に加えて、炭化水素基、ポリオキシアルキレン鎖を含む基、ヘテロ環を含む基、アルコキシ基、フェノキシ基、シロキサン結合を含む基、ハロゲノ基、ヒドロキシ基、カルボキシ基、アミノ基、又はエポキシ基を有する化合物が挙げられる。これらの化合物の詳細は、エチレン性不飽和基を一つ有する化合物としての(メタ)アクリロイル基を一つ有する化合物について上述したとおりであってよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体は、例えば、アルキル(メタ)アクリレートをモノマー単位として含んでいてよい。アルキル(メタ)アクリレートにおいて、アルキル基の炭素数は、1以上、2以上、又は3以上であってよく、18以下、15以下、12以下、10以下、8以下、6以下、又は5以下であってよい。アルキル基は、直鎖状であってよく、分岐状であってもよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体におけるモノマー単位としてのアルキル(メタ)アクリレートは、エチル(メタ)アクリレート、ブチル(メタ)アクリレート、2-エチルへキシル(メタ)アクリレート、及びイソデシル(メタ)アクリレートからなる群より選ばれる少なくとも一種を含むことが好ましい。(メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体におけるモノマー単位としてのアルキル(メタ)アクリレートは、ブチルアクリレートを含むことが特に好ましい。
 アルキル(メタ)アクリレートのホモポリマーのTgは、100℃以下、50℃以下、30℃以下、10℃以下、0℃以下、-10℃以下、-20℃以下、-30℃以下、又は-40℃以下であってよい。アルキル(メタ)アクリレートのホモポリマーのTgは、例えば、-100℃以上、又は-80℃以上であってよい。(メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体が、アルキル(メタ)アクリレートを2種以上含む場合、アルキル(メタ)アクリレートのホモポリマーのTgは、FOXの式に基づいて求められる値を意味する。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体における、アルキル(メタ)アクリレートの含有量は、当該重合体に含まれるモノマー単位の全質量を基準として、30質量%以上、50質量%以上、60質量%以上、70質量%以上、80質量%以上、又は85質量%以上であってよく、98質量%以下、95質量%以下、90質量%以下、又は88質量%以下であってよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体は、ヒドロキシアルキル(メタ)アクリレートをモノマー単位として含んでいてもよい。ヒドロキシアルキル(メタ)アクリレートにおいて、ヒドロキシアルキル基の炭素数は、1以上、又は2以上であってよく、18以下、15以下、12以下、10以下、8以下、6以下、又は5以下であってよい。ヒドロキシアルキル基において、ヒドロキシ基は、アルキル基の第1級炭素に結合していてよく、アルキル基の第2級炭素に結合していてよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体におけるモノマー単位としてのヒドロキシアルキル(メタ)アクリレートは、ヒドロキシブチルアクリレート、ヒドロキシプロピルアクリレート、及びヒドロキシエチルアクリレートからなる群より選ばれる少なくとも一種を含むことが好ましい。(メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体におけるモノマー単位としてのヒドロキシアルキル(メタ)アクリレートは、ヒドロキシエチルアクリレートを含むことが特に好ましい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体における、ヒドロキシアルキル(メタ)アクリレートの含有量は、当該重合体に含まれるモノマー単位の全質量を基準として、1質量%以上、5質量%以上、7質量%以上、又は10質量%以上であってよく、40質量%以下、30質量%以下、20質量%以下、又は17質量%以下であってよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体は、単独重合体であってよく、共重合体であってよい。共重合体は、ランダム共重合体、交互共重合体、グラフト共重合体、又はブロック共重合体であってよい。(メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体は、例えば、アルキル(メタ)アクリレート及びヒドロキシアルキル(メタ)アクリレートをモノマー単位として含む共重合体であってよく、アルキル(メタ)アクリレート及びヒドロキシアルキル(メタ)アクリレートをモノマー単位として含むランダム共重合体であってよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体におけるモノマー単位としての、ヒドロキシアルキル(メタ)アクリレートに対するアルキル(メタ)アクリレートの質量比(アルキル(メタ)アクリレート/ヒドロキシアルキル(メタ)アクリレート)は、50/50以上、60/40以上、70/30以上、80/20以上、又は85/15以上であってよく、99/1以下、98/2以下、97/3以下、又は95/5以下であってよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体は、モノマー単位として、アルキル(メタ)アクリレート及びヒドロキシアルキル(メタ)アクリレート以外の他のモノマー単位を含んでいてよく、含まなくてもよい。(メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体における、他のモノマー単位の含有量は、当該重合体に含まれるモノマー単位の全質量を基準として、0.1質量%以上であってよく、20質量%以下、15質量%以下、10質量%以下、又は5質量%以下であってよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体のMwは、10万以上、15万以上、20万以上、又は25万以上であってよく、100万以下、80万以下、60万以下、50万以下、又は40万以下であってよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体のMw/Mnは、1.0以上、又は1.1以上であってよく、2.5以下、2.2以下、2.0以下、又は1.8以下であってよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体の含有量は、組成物の全質量を基準として、0.5質量%以上、0.8質量%以上、1.0質量%以上、又は1.3質量%以上であってよく、20質量%以下、10質量%以下、7質量%以下、又は5質量%以下であってよい。
 (メタ)アクリロイル基を一つ有する化合物をモノマー単位として含む重合体の含有量は、硬化性成分の全量100質量部に対して、1質量部以上、3質量部以上、7質量部以上、又は10質量部以上であってよく、30質量部以下、25質量部以下、又は20質量部以下であってよい。
 組成物は、チオール化合物を更に含んでいてもよい。組成物がチオール化合物を含む場合、硬化物の耐熱性及び破断伸び率をより向上させるとともに、引張弾性率を低減することができる。また、組成物がチオール化合物と共にシラン化合物を含む場合、硬化物の接着性をより向上させることができる。チオール化合物は、1個以上のチオール基を有する化合物である。チオール化合物は、2個以上のチオール基を有する多官能チオール化合物であることが好ましい。チオール化合物が有するチオール基の数は、5個以下、又は4個以下であってもよい。
 チオール化合物が有するチオール基は、1級チオール基であってよく、2級チオール基であってもよい。1級チオール基は、1個の炭素原子及び2個の水素原子に結合した炭素原子に結合したチオール基であり、2級チオール基は、2個の炭素原子及び1個の水素原子に結合した炭素原子に結合したチオール基である。チオール化合物は、1個以上の2級チオール基を有することが好ましく、2個以上の2級チオール基を有することがより好ましい。
 多官能チオール化合物は、例えば、下記式(1)、(2)又は(3)で表される化合物であってもよい。
 式(1)中、X1、X2、X3及びX4は、それぞれ独立にチオール基を有する1価の基、又は水素原子を示し、X1、X2、X3及びX4のうち2個以上はチオール基を有する1価の基である。式(2)中、X5、X6及びX7は、それぞれ独立にチオール基を有する1価の基、又は水素原子を示し、X5、X6及びX7のうち2個以上はチオール基を有する1価の基である。式(3)中、X8及びX9は、それぞれ独立にチオール基を有する1価の基を示し、R1はアルキレン基を示す。R1は、炭素数2~10のアルキレン基であってよい。チオール基を有する1価の基は、2級チオール基を有する下記式(11)で表される基であってもよいし、1級チオール基を有する下記式(12)又は(13)で表される基であってもよい。式(11)中、R2はアルキレン基を示す。式(12)中、R3はアルキレン基を示す。式(13)中、R4はアルキレン基を示す。R2は、炭素数1~8のアルキレン基であってよい。R3及びR4は、それぞれ独立に、炭素数2~10のアルキレン基であってよい。
 2級チオール基を有する多官能チオール化合物としては、例えば、下記式(1a)で表されるペンタエリスリトールテトラキス(3-メルカプトブチレート)(例えば、(株)レゾナック製「カレンズMT PE1」)、下記式(2a)で表される1,3,5-トリス(2-(3-スルファニルブタノイルオキシ)エチル)-1,3,5-トリアジナン-2,4,6-トリオン(例えば、(株)レゾナック製「カレンズMT NR1」)、及び、下記式(3a)で表される1,4-ビス(3-メルカプトブチリルオキシ)ブタン(例えば、(株)レゾナック製「カレンズMT BD1」)が挙げられる。
 2級チオール基を有する多官能チオール化合物のその他の例としては、エチレングリコールビス(3-メルカプトブチレート)、トリメチロールエタントリス(3-メルカプトブチレート)、ブタンジオールビス(3-メルカプトブチレート)、ペンタエリスリトールトリ(3-メルカプトブチレート)、トリメチロールエタン(3-メルカプトブチレート)、トリメチロールプロパントリス(3-メルカプトブチレート)、及びジペンタエリスリトールヘキサキス(3-メルカプトブチレート)が挙げられる。
 1級チオール基を有する多官能チオール化合物のその他の例としては、ペンタエリスリトールトリプロパンチオール、1,2-エタンジチオール、1,3-プロパンジチオール、1,4-ブタンジチオール、2,3-ブタンジチオール、1,5-ペンタンジチオール、1,6-ヘキサンジチオール、1,8-オクタンジチオール、1,10-デカンジチオール、1,3-ベンゼンジチオール、1,4-ベンゼンジチオール、4,4’-チオビスベンゼンチオール、4,4’-ビフェニルジチオール、1,5-ジメルカプトナフタレン、4,5-ビス(メルカプトメチル)-オルト-キシレン、1,3,5-ベンゼントリチオール、1,4-ブタンジオールビス(チオグリコレート)、ジチオエチスリトール、3,6-ジオキサ-1,8-オクタンジチオール、3,7-ジチア-1,9-ノナンジチオール、ビス(2-メルカプトエチル)スルフィド、エチレングリコールビス(メルカプトアセテート)、エチレングリコールビス(3-メルカプトプロピオネート)、エチレングリコールビス(3-メルカプトイソブチレート)、ブタンジオールビス(メルカプトアセテート)、ブタンジオールビス(3-メルカプトプロピオネート)、ブタンジオールビス(3-メルカプトイソブチレート)、ペンタエリトリトールトリ(メルカプトアセテート)、ペンタエリトリトールトリ(3-メルカプトプロピオネート)、ペンタエリトリトールトリ(3-メルカプトイソブチレート)、ペンタエリスリトールテトラキス(メルカプトアセテート)、ペンタエリスリトールテトラキス(3-メルカプトプロピオネート)、ペンタエリスリトールテトラキス(3-メルカプトイソブチレート)、トリメチロールエタン(メルカプトアセテート)、トリメチロールエタン(3-メルカプトプロピオネート)、トリメチロールエタン(3-メルカプトイソブチレート)、トリメチロールプロパントリス(メルカプトアセテート)、トリメチロールプロパントリス(3-メルカプトプロピオネート)、トリメチロールプロパントリス(3-メルカプトイソブチレート)、ジペンタエリスリトールヘキサキス(メルカプトアセテート)、ジペンタエリスリトールヘキサキス(3-メルカプトプロピオネート)、ジペンタエリスリトールヘキサキス(3-メルカプトイソブチレート)、1,4-ビス(3-メルカプトプロピルオキシ)ブタン、トリス[(3-メルカプトプロピオニルオキシ)エチル]イソシアヌレート、及びテトラエチレングリコールビス(3-メルカプトプロピオネート)が挙げられる。
 組成物は、上記チオール化合物のうちの1種を含んでいてよく、2種以上を含んでいてもよい。
 チオール化合物の含有量は、組成物の全質量を基準として、0.01質量%以上、又は0.02質量%以上であってよく、2質量%以下、1質量%以下、0.5質量%以下、0.3質量%以下、又は0.1質量%以下であってよい。
 組成物は、シラン化合物を更に含んでいてもよい。組成物がシラン化合物を含むことで、組成物の粘度、並びに硬化物の熱伝導率、破断伸び率、及び引張弾性率が更に調整され得る。シラン化合物は、シランカップリング剤であってよい。
 シラン化合物は、ケイ素原子に結合するアルコキシ基を有していてよい。アルコキシ基は、メトキシ基であってよく、エトキシ基であってもよい。ケイ素原子に結合するアルコキシ基の数は、1以上、2以上、又は3以上であってよく、4以下であってよい。
 シラン化合物は、フェニル基、エポキシ基、(メタ)アクリロイル基、アミノ基、ウレイド基、メルカプト基、イソシアネート基等を有してよい。シラン化合物は、ケイ素原子に結合するアルコキシ基と、フェニル基、エポキシ基、(メタ)アクリロイル基、及びアミノ基からなる群より選ばれる少なくとも一種の基と、を有することが好ましく、ケイ素原子に結合するアルコキシ基と、エポキシ基と、を有することがより好ましい。
 ケイ素原子に結合するアルコキシ基とフェニル基とを有するシラン化合物の例としては、フェニルトリメトキシシラン、及びフェニルトリエトキシシランが挙げられる。ケイ素原子に結合するアルコキシ基とエポキシ基とを有するシラン化合物の例としては、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルトリエトキシシラン、3-グリシドキシプロピルメチルジメトキシシラン、及び3-グリシドキシプロピルメチルジエトキシシランが挙げられる。
 ケイ素原子に結合するアルコキシ基と(メタ)アクリロイル基とを有するシラン化合物の例としては、3-(メタ)アクリロキシプロピルトリメトキシシラン、3-(メタ)アクリロキシプロピルトリエトキシシラン、3-(メタ)アクリロキシプロピルメチルジメトキシシラン、及び3-(メタ)アクリロキシプロピルメチルジエトキシシランが挙げられる。
 ケイ素原子に結合するアルコキシ基とアミノ基とを有するシラン化合物において、アミノ基は、1級アミノ基(-NH2)又は2級アミノ基(-NH-)であってよい。ケイ素原子に結合するアルコキシ基とアミノ基とを有するシラン化合物の例としては、3-アミノプロピルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、及びN-フェニル-3-アミノプロピルトリメトキシシランが挙げられる。
 シラン化合物の含有量は、組成物の全質量を基準として、0.01質量%以上、0.02質量%以上、又は0.05質量%以上であってよく、5質量%以下、3質量%以下、2質量%以下、1質量%以下、又は0.5質量%以下であってよい。
 組成物は、硬化物の熱的信頼性を向上させる観点から、酸化防止剤を更に含んでいてもよい。酸化防止剤は、例えば、フェノール系酸化防止剤、ベンゾフェノン系酸化防止剤、ベンゾエート系酸化防止剤、ヒンダードアミン系酸化防止剤、ベンゾトリアゾール系酸化防止剤等であってよく、好ましくはフェノール系酸化防止剤である。
 フェノール系酸化防止剤は、例えばヒンダードフェノール構造(ヒンダードフェノール環)を有している。ヒンダードフェノール構造(ヒンダードフェノール環)は、例えば、フェノール環における水酸基に対してオルト位の位置の一方又は両方にt-ブチル基が結合した構造であってよい。フェノール系酸化防止剤は、このようなヒンダードフェノール環を1個以上有していてよく、好ましくは2個以上、より好ましくは3個以上、更に好ましくは4個以上有している。
 酸化防止剤の含有量は、組成物の全質量を基準として、0.1質量%以上、0.2質量%以上、又は0.3質量%以上であってよく、5質量%以下、3質量%以下、1質量%以下、又は0.7質量%以下であってよい。
 組成物は、非熱伝導性フィラーを含んでいてもよい。非熱伝導性フィラーは、熱伝導率が5W/(m・K)未満のフィラーをいう。非熱伝導性フィラーは、アクリル樹脂、スチレン樹脂、ウレタン樹脂、ポリイミド樹脂、エポキシ樹脂等の有機材料で構成されていてよく、シリカ(二酸化ケイ素)、ガラス等の無機材料で構成されていてもよい。非熱伝導性フィラーは、ギャップフィラー(スペーサー)として機能し得る。非熱伝導性フィラーの平均粒径は、例えば、10μm以上、又は20μm以上であってよく、100μm以下であってよい。非熱伝導性フィラーの平均粒径は、レーザー回析法により測定することができる。
 非熱伝導性フィラーの含有量は、組成物の全質量を基準として、0.05質量%以上、0.1質量%以上、又は0.15質量%以上であってよく、5質量%以下、3質量%以下、1質量%以下、0.5質量%以下、又は0.3質量%以下であってよい。
 組成物は、必要に応じて、その他の添加剤を更に含んでいてよい。その他の添加剤としては、例えば、チキソ付与剤、表面処理剤(上述したシラン化合物を除く)、分散剤、硬化促進剤、着色剤、結晶核剤、熱安定剤、発泡剤、難燃剤、制振剤、脱水剤、難燃助剤(例えば金属酸化物)等が挙げられる。その他の添加剤の含有量は、組成物の全質量を基準として、0.1質量%以上であってよく、1質量%以下であってよい。
 組成物は、好ましくは25℃で液状である。これにより、熱源となる電子部品等の部材、放熱部材等の被着体の表面に好適に塗布することができ、塗布面への密着性を更に高めることができる。組成物は25℃で固体状であってもよく、その場合、加熱によって(例えば50℃以上で)液状になることが好ましい。
 組成物の、10℃/分の昇温速度で25℃から200℃まで加熱する示差走査熱量測定により得られるDSC曲線のピークトップ温度Tpは、60℃以上、70℃以上、80℃以上、90℃以上、100℃以上、110℃以上、115℃以上、120℃以上、125℃以上、又は130℃以上であってよく、180℃以下、160℃以下、150℃以下、145℃以下、又は140℃以下であってよい。
 組成物の、10℃/分の昇温速度で25℃から200℃まで加熱する示差走査熱量測定により得られるDSC曲線のオンセット温度Toは、40℃以上、50℃以上、60℃以上、70℃以上、80℃以上、90℃以上、100℃以上、105℃以上、110℃以上、115℃以上、又は120℃以上であってよく、160℃以下、150℃以下、140℃以下、135℃以下、130℃以下、又は125℃以下であってよい。
 本明細書において、組成物の、10℃/分の昇温速度で25℃から200℃まで加熱する示差走査熱量測定により得られるDSC曲線のピークトップ温度及びオンセット温度は、組成物中の熱伝導性フィラーを除く成分の合計量が0.8~1.2mgとなるように量り取った組成物について、昇温速度:10℃/分、測定温度範囲:25℃~200℃の条件でDSC測定を行うことで得られる、縦軸に熱流、横軸に温度をとったDSC曲線より求められるものである。ピークトップ温度Tpは、当該DSC曲線において検出される発熱ピークの頂点の温度である。また、オンセット温度Toは、当該DSC曲線において検出される発熱ピークの低温側のベースラインを高温側に延長した直線と、上記発熱ピークの低温側の曲線に、勾配が最大となる点で引いた接線の交点の温度である。
 一実施形態に係る製造方法においては、式(A)に示されるとおり、温度T1と温度Tpとの差(T1-Tp)が、10℃以上40℃以下である。一実施形態に係る製造方法において、11℃≦T1-Tp、12℃≦T1-Tp、又は13℃≦T1-Tpであってよく、T1-Tp≦35℃、T1-Tp≦30℃、T1-Tp≦25℃、又はT1-Tp≦24℃であってもよい。
 また、温度T1と温度Toとの差(T1-To)は、0℃以上、5℃以上、10℃以上、15℃以上、20℃以上、23℃以上、25℃以上、又は30℃以上、であってよく、80℃以下、60℃以下、50℃以下、45℃以下、又は40℃以下であってもよい。
 温度T1は、硬化物が熱伝導性により優れる観点から、60℃以上、70℃以上、80℃以上、90℃以上、100℃以上、105℃以上、110℃以上、120℃以上、130℃以上、135℃以上、140℃以上、150℃以上、155℃以上、又は160℃以上であってよく、例えば、225℃以下、220℃以下、210℃以下、200℃以下、195℃以下、190℃以下、185℃以下、又は180℃以下であってよい。温度T1は、例えば160℃であってよい。
 温度T1で加熱する際の加熱時間は、1分間以上、3分間以上、5分間以上、又は7分間以上であってよく、3時間以下、2時間以下、1時間以下、40分間以下、30分間以下、又は20分間以下であってよい。温度T1で加熱する際の加熱時間は、例えば10分間であってよい。
 温度T1で加熱する際には、加熱と共に加圧を行ってもよく、加圧を行わなくてもよい。加圧圧力は、例えば、0MPa以上、0.001MPa以上、0.005MPa以上、又は0.01MPa以上であってよく、0.5MPa以下、0.2MPa以下、又は0.1MPa以下であってよい。
 一実施形態に係る製造方法は、上記温度T1で加熱した後の組成物を、温度T2で加熱することを更に含んでいてもよい。温度T2は、温度T1より高くてもよく、低くてもよい。温度T2を温度T1より高くすることで、組成物の硬化を進行し易くすることができる。一実施形態に係る製造方法が、温度T1で加熱した後の組成物を、温度T2で加熱することを更に含む場合であっても、温度T1と温度Tpとの差を上述した範囲内とすることが、硬化物の熱伝導性向上に寄与する。
 温度T2と温度T1との差(T2-T1)は、0℃以上、10℃以上、又は15℃以上であってよく、140℃以下、130℃以下、120℃以下、110℃以下、100℃以下、90℃以下、80℃以下、70℃以下、60℃以下、50℃以下、40℃以下、30℃以下、又は25℃以下であってよい。
 温度T2は、硬化物が熱伝導性により優れる観点から、120℃以上、140℃以上、150℃以上、160℃以上、170℃以上、又は175℃以上であってよく、例えば、250℃以下、230℃以下、210℃以下、200℃以下、190℃以下、又は185℃以下であってよい。温度T2は、例えば180℃であってよい。
 温度T2で加熱する際の加熱時間は、10分間以上、30分間以上、又は40分間以上であってよく、5時間以下、3時間以下、2時間以下、又は1時間以下であってよい。温度T2で加熱する際の加熱時間は、例えば60分間であってよい。
 以上説明した製造方法により、組成物の硬化物を得ることができる。本開示の一実施形態は、硬化性成分と、熱伝導性フィラーと、を含み、温度T1で加熱されるように使用される、組成物であって、温度T1と、10℃/分の昇温速度で25℃から200℃まで加熱する示差走査熱量測定により得られる組成物のDSC曲線のピークトップ温度Tpとが、下記式(A)の関係にある、組成物と捉えることもできる。当該組成物の具体的態様として、上述した具体的態様を特に制限なく適用することができる。

 また、上述した製造方法によれば、熱伝導性に優れた硬化物が得られる。得られる組成物の硬化物は、熱伝導性に優れるため、放熱材、粘着剤、ダイアタッチ材、構造用接着剤、バッテリー用バインダ、応力緩和剤、シーリング剤、コーティング剤、塗料等の用途に好適であり、放熱材として特に好適に用いられる。本開示の一実施形態は、上述した組成物の硬化物を含む、放熱材である。硬化物は、より具体的には、特にパーソナルコンピューター、サーバー、基地局等において用いられる半導体パッケージの放熱用途に好適に用いることができる。上述した組成物は、半導体装置を形成するために用いられるものであってよく、半導体装置における放熱材を形成するために用いられるものであってもよい。
 本開示の一実施形態は、硬化性成分と、熱伝導性フィラーと、を含み、電子部品と放熱部材との間に配置された組成物を、温度T1で加熱することを含む、半導体装置の製造方法であって、温度T1と、10℃/分の昇温速度で25℃から200℃まで加熱する示差走査熱量測定により得られる組成物のDSC曲線のピークトップ温度Tpとが、下記式(A)の関係にある、製造方法である。
  10℃≦T1-Tp≦40℃  ・・・(A)
 以下、半導体装置の製造方法について、具体例に基づいて説明する。図1は、半導体装置の製造方法の一例を示す模式断面図である。半導体装置の製造方法の一例は、電子部品としての半導体チップ1と、放熱部材としてのヒートシンク2と、半導体チップ1とヒートシンク2との間に配置された組成物3と、を備える複合体10において、組成物3を、温度T1で加熱することを含む。組成物3は、硬化性成分と、熱伝導性フィラーと、を含む。
 組成物3の具体的態様として、上述した組成物の具体的態様を特に制限なく適用することができる。図1に示す複合体10は、例えば、組成物3を半導体チップ1及びヒートシンク2のどちらか一方の上に配置(例えば、塗布)した後、半導体チップ1及びヒートシンク2の他方を組成物3上に載置することにより、作製することができる。
 図1で示した複合体10では、組成物3が半導体チップ1とヒートシンク2に直接接するように配置されているが、組成物は、その硬化物が熱源となる電子部品に熱的に接触するように配置されていればよい。組成物は、例えば、他の部材を介して電子部品(半導体チップ)に接するように配置されていてもよい。また、組成物は、ヒートシンク等の放熱部材と必ずしも直接接するように配置される必要はなく、放熱部材と熱的に接触するように配置されていればよい。
 図2は、半導体装置の製造方法の他の例を示す模式断面図である。当該半導体装置の製造方法の一例は、基板4の一面上に、アンダーフィル5を介して配置された電子部品としての半導体チップ1と、放熱部材としてのヒートシンク2と、半導体チップ1及びヒートシンク2の間に配置されたヒートスプレッダ6と、半導体チップ1とヒートスプレッダ6との間に配置された第1の組成物3と、ヒートスプレッダ6とヒートシンク2との間に配置された第2の組成物3と、を備える複合体20において、第1の組成物3及び第2の組成物3を、温度T1で加熱することを含む。
 基板4、アンダーフィル5、及びヒートスプレッダ6は、当該技術分野において一般的に用いられる材料で形成されていてよい。例えば、基板4はラミネート基板等であってよく、アンダーフィル5はエポキシ樹脂等の樹脂などで形成されていてよく、ヒートスプレッダ6は金属板等であってよい。
 第1の組成物3及び第2の組成物3の具体的態様として、上述した組成物の具体的態様を特に制限なく適用することができる。図2に示す複合体20は、半導体チップ1の上に、第1の組成物3を配置(例えば、塗布)した後、当該第1の組成物3の上にヒートスプレッダ6を配置し、当該ヒートスプレッダの上に第2の組成物3を配置(例えば、塗布)し、当該第2の組成物3の上にヒートシンク2を配置することにより、作製することができる。
 これらの半導体装置の製造方法において、温度T1と温度Tpとの差(T1-Tp)、温度T1、及び温度T1で加熱する際の加熱時間は、それぞれ、組成物の硬化物の製造方法における、温度T1と温度Tpとの差(T1-Tp)、温度T1、及び温度T1で加熱する際の加熱時間として上述したとおりであってよい。また、これらの半導体装置の製造方法において、温度T1で加熱する際には、加圧を行ってもよく、その際の加圧圧力は、組成物の硬化物の製造方法における、加圧圧力として上述したとおりであってよい。
 また、上述の半導体装置の製造方法は、上記温度T1で加熱した後の組成物(組成物3、又は第1の組成物3及び第2の組成物3)を、温度T2で加熱することを更に含んでいてもよい。温度T2、及び温度T2で加熱する際の加熱時間は、それぞれ、組成物の硬化物の製造方法における、温度T2、及び温度T2で加熱する際の加熱時間として上述したとおりであってよい。
 以上のように、組成物3、第1の組成物3、及び第2の組成物3を温度T1で加熱し、必要に応じて更に温度T2で加熱することによって、組成物3、第1の組成物3、及び第2の組成物3の硬化を進行させることができる。
 図1に示す組成物3の硬化を進行させることで、半導体チップ1、ヒートシンク2、及び半導体チップ1とヒートシンク2との間に設けられた組成物3の硬化物を備える、半導体装置を得ることができる。組成物3の硬化物は熱伝導性に優れるため、得られた半導体装置においては、組成物3の硬化物が熱伝導性材料(サーマルインターフェースマテリアル)として働き、半導体チップ1からヒートシンク2へ熱が伝導する。そして、ヒートシンク2から熱が外部へ放熱される。
 また、図2に示す第1の組成物3、及び第2の組成物3の硬化を進行させることで、基板4の一面上にアンダーフィル5を介して配置された半導体チップ1と、ヒートシンク2と、半導体チップ1及びヒートシンク2の間に配置されたヒートスプレッダ6と、半導体チップ1とヒートスプレッダ6との間に配置された第1の組成物3の硬化物と、ヒートスプレッダ6とヒートシンク2との間に配置された第2の組成物3の硬化物と、を備える半導体装置(プロセッサ)を得ることができる。
 当該半導体装置(プロセッサ)において、第1の組成物3の硬化物は電子部品である半導体チップ1に直接接しているが、第2の組成物3の硬化物は、第1の組成物3の硬化物及びヒートスプレッダ6を介して、電子部品である半導体チップ1に熱的に接している。
 第1の組成物3の硬化物及び第2の組成物3の硬化物は熱伝導性に優れるため、得られた半導体装置においては、第1の組成物3の硬化物及び第2の組成物3の硬化物が熱伝導性材料(サーマルインターフェースマテリアル)として働く。すなわち、第1の組成物3の硬化物は、半導体チップ1からヒートスプレッダ6への熱伝導を促進する。また、第2の組成物3の硬化物は、ヒートスプレッダ6からヒートシンク2へ熱伝導を促進する。そして、ヒートシンク2から熱が外部へ放熱される。
 図1及び図2に示す例では、電子部品として半導体チップを用いるとともに、放熱部材としてヒートシンクを用いているが、電子部品及び放熱部材はこれに制限されず、熱源となる電子部品、及び放熱部材として当該技術分野において一般的に用いられるものを特に制限なく用いることができる。
 以上説明した半導体装置の製造方法により、放熱効率に優れた半導体装置を得ることができる。上述した組成物は、上述の半導体装置の製造方法に好適に用いられるものであり、電子部品と放熱部材との間に配置された状態で、前記温度T1で加熱されるように使用されるものであってもよい。電子部品と放熱部材の具体的態様としては、上述した態様を特に制限なく適用することができる。
 以下、実施例に基づいて本発明を更に具体的に説明する。本発明はこれらの実施例に何ら限定されるものではない。
[組成物の作製]
 表1に示す配合比で各成分を混合し、組成物a、組成物b、組成物c、及び組成物dを得た。各成分の詳細は以下のとおりである。組成物a、組成物b、組成物c、及び組成物dにおいて、各組成物の全体積を基準とする熱伝導性フィラーの含有量は、36.0体積%であった。

A-1:ポリ(メタ)アクリレート鎖の両末端に(メタ)アクリロイル基を有する(メタ)アクリル重合体((株)カネカ製「RC310C」、Mw:30000、23℃における粘度:760Pa・s、Tg:-44℃)
B-1:イソデシルアクリレート((株)レゾナック製「FA-111A」)
B-2:2-エチルヘキシルアクリレート((株)日本触媒製「AEH」)
B-3:4-ヒドロキシブチルアクリレート(大阪有機化学工業(株)製)
B-4:N-アクリロイルモルホリン(KJケミカルズ(株)製「ACMO」)
B-5:2-アクリロイルオキシエチルサクシネート(新中村工業(株)製「NKエステルA-SA」)
(硬化剤)
C-1:1,1,3,3-テトラメチルブチルパーオキシ-2-エチルヘキサノエート(日油(株)製、「パーオクタO」、1分間半減期温度:124.3℃、1時間半減期温度:84.4℃)
C-2:t-ブチルパーオキシ-2-エチルヘキサノエート(日油(株)製、「パーブチルO」、1分間半減期温度:134.0℃、1時間半減期温度:92.1℃)
C-3:t-ブチルパーオキシ-2-エチルヘキシルモノカーボネート(日油(株)製、「パーブチルE」、1分間半減期温度:161.4℃、1時間半減期温度:119.3℃)
C-4:t-ブチルパーオキシベンゾエート(日油(株)製、「パーブチルZ」、1分間半減期温度:166.8℃、1時間半減期温度:124.7℃)

D-1:鱗片状銀フィラー(福田金属工業(株)製「シルコートAgC-2262」、平均粒径:5.3μm、BET比表面積:0.1~0.4m2/g)

E-1:ブチルアクリレート(ホモポリマーのTg:-55℃)及びヒドロキシエチルアクリレートをモノマー単位として含むランダム共重合体((株)レゾナック製、ブチルアクリレート:ヒドロキシエチルアクリレート(質量比)=88:12、Mw=33万、Mw/Mn=1.5)
F-1:1,4-ビス(3-メルカプトブチリルオキシ)ブタン((株)レゾナック製「カレンズMT BD1」)
G-1:3-グリシドキシプロピルトリメトキシシラン(信越化学工業(株)製「KBM-403」)
H-1:フェノール系酸化防止剤(BASFジャパン(株)製「Irganox1010」)
I-1:ギャップフィラー(早川ゴム(株)製、「SD-BD」、平均粒径:50μm)
[DSC測定]
 以下の手順により、作製した各組成物のDSC測定を行った。組成物を、組成物中の銀フィラーを除く成分の量が約1mgとなる量(6~8mg)量り取り、TAインスツルメント社製、Discovery DSC250sにより、昇温速度:10℃/分、測定温度範囲:25℃~200℃の条件でDSC測定を行った。これにより、縦軸に熱流、横軸に温度をとったDSC曲線を得た。いずれの組成物を用いた場合にも、得られたDSC曲線においては、組成物の硬化反応によるものと考えられる発熱ピークが1つ検出された。当該発熱ピークの頂点の温度を、ピークトップ温度Tpとして求めた。また、低温側のベースラインを高温側に延長した直線と、発熱ピークの低温側の曲線に、勾配が最大となる点で引いた接線の交点の温度を、オンセット温度Toとして求めた。結果を表1に示す。
[サンプルの製造]
 実施例及び比較例のサンプルとして、それぞれ、表2~4に示す種類の組成物を用いて、以下に示す手順でサンプルを作製した。表面にニッケルメッキを施した銅板(27mm×27mm×1mmt)を2枚用意した。一方の銅板の表面に表2~4に示す組成物を約50mg塗布し、塗布された組成物の上にもう一方の銅板を重ねた。得られた複合体を、大気下、圧力約0.3MPaの条件で加圧しながら、表2~4に示す温度T1で10分間加熱した。続いて、大気下かつ常圧下で、180℃(温度T2)で60分間加熱した。これにより、組成物の硬化物が2枚の銅板の間に配置されたサンプルを得た。表2~4には、各組成物について上述のDSC測定により求めたDSC曲線のピークトップ温度Tpも併せて示した。
[熱伝導率の測定]
 キセノンフラッシュ法(NETZSCH-GeratebauGmbH,Selb/Bayern製「LFA447 nanoflash」)にて、得られたサンプルの25℃の条件での熱拡散率を測定した。この値と、アルキメデス法で測定した密度と、示差走査熱量計(TAインストルメント社製「DSC250」)にて測定した25℃の比熱との積から、下記式に基づいて、硬化物の厚さ方向の熱伝導率を求めた。結果を表2~4に示す。

Claims (20)

  1.  硬化性成分と、熱伝導性フィラーと、を含む組成物を、温度T1で加熱することを含む、前記組成物の硬化物の製造方法であって、
     前記温度T1と、10℃/分の昇温速度で25℃から200℃まで加熱する示差走査熱量測定により得られる前記組成物のDSC曲線のピークトップ温度Tpとが、下記式(A)の関係にある、製造方法。
      10℃≦T1-Tp≦40℃  ・・・(A)
  2.  硬化性成分と、熱伝導性フィラーと、を含み、電子部品と放熱部材との間に配置された組成物を、温度T1で加熱することを含む、半導体装置の製造方法であって、
     前記温度T1と、10℃/分の昇温速度で25℃から200℃まで加熱する示差走査熱量測定により得られる前記組成物のDSC曲線のピークトップ温度Tpとが、下記式(A)の関係にある、製造方法。

  3.  前記硬化性成分が、エチレン性不飽和基を有する化合物を含む、請求項1又は2に記載の製造方法。
  4.  前記エチレン性不飽和基を有する化合物が、エチレン性不飽和基を二つ以上有する化合物を含む、請求項3に記載の製造方法。
  5.  前記エチレン性不飽和基を有する化合物が、(メタ)アクリロイル基を有する化合物である、請求項3又は4に記載の製造方法。
  6.  前記エチレン性不飽和基を二つ以上有する化合物が、ポリ(メタ)アクリレート鎖を更に有する、請求項4又は5に記載の製造方法。
  7.  前記熱伝導性フィラーが、金属フィラーである、請求項1~6のいずれか一項に記載の製造方法。
  8.  前記金属フィラーが、銀フィラーである、請求項7に記載の製造方法。
  9.  前記硬化性成分が、エチレン性不飽和基を有する化合物を含み、前記熱伝導性フィラーが、金属フィラーである、請求項1又は2に記載の製造方法。
  10.  硬化性成分と、
     熱伝導性フィラーと、を含み、
     温度T1で加熱されるように使用される、組成物であって、
     前記温度T1と、10℃/分の昇温速度で25℃から200℃まで加熱する示差走査熱量測定により得られる前記組成物のDSC曲線のピークトップ温度Tpとが、下記式(A)の関係にある、組成物。
      10℃≦T1-Tp≦40℃  ・・・(A)
  11.  電子部品と放熱部材との間に配置された状態で、前記温度T1で加熱されるように使用される、請求項10に記載の組成物。
  12.  前記硬化性成分が、エチレン性不飽和基を有する化合物を含む、請求項10又は11に記載の組成物。
  13.  前記エチレン性不飽和基を有する化合物が、エチレン性不飽和基を二つ以上有する化合物を含む、請求項12に記載の組成物。
  14.  前記エチレン性不飽和基を有する化合物が、(メタ)アクリロイル基を有する化合物である、請求項12又は13に記載の組成物。
  15.  前記エチレン性不飽和基を二つ以上有する化合物が、ポリ(メタ)アクリレート鎖を更に有する、請求項13又は14に記載の組成物。
  16.  前記熱伝導性フィラーが、金属フィラーである、請求項10~15のいずれか一項に記載の組成物。
  17.  前記金属フィラーが、銀フィラーである、請求項16に記載の組成物。
  18.  請求項10~17のいずれか一項に記載の組成物の硬化物。
  19.  請求項18に記載の硬化物を含む放熱材。
