Description
本発明は、弾性波装置および弾性波フィルタに関する。
特許文献1には、酸化物結晶基板と、当該酸化物結晶基板に接合された圧電体結晶基板と、当該圧電体結晶基板に形成されたIDT(InterDigital Transducer)電極と、を有する弾性表面波フィルタが開示されている。圧電体結晶基板の厚さ、および、電極指デューティを最適化することで、奇数次高調波を利用した弾性表面波を提供できるとしている。
移動体通信の大容量化に伴い、高周波化および広帯域化された弾性波装置および弾性波フィルタが求められている。
そこで、本発明は、高周波化および広帯域化された弾性波装置および弾性波フィルタを提供することを目的とする。
上記目的を達成するために、本発明の一態様に係る弾性波装置は、支持基板と、支持基板に接合された圧電性基板と、圧電性基板に配置されたIDT電極と、を備え、圧電性基板は、ニオブ酸リチウムからなる圧電層を含み、IDT電極の膜厚をT、IDT電極の電極指ピッチをPとした場合、T/Pは0.1未満である。
また、本発明の一態様に係る弾性波フィルタは、上記記載の弾性波装置を備え、当該弾性波装置の奇数次高調波の周波数を通過帯域に含む。
本発明によれば、高周波化および広帯域化された弾性波装置および弾性波フィルタを提供することが可能となる。
以下、本開示の実施の形態について、図面を用いて詳細に説明する。なお、以下で説明する実施の形態は、いずれも包括的または具体的な例を示すものである。以下の実施の形態で示される数値、形状、材料、構成要素、構成要素の配置および接続形態などは、一例であり、本発明を限定する主旨ではない。
なお、各図は、本発明を示すために適宜強調、省略、または比率の調整を行った模式図であり、必ずしも厳密に図示されたものではなく、実際の形状、位置関係、および比率とは異なる場合がある。各図において、実質的に同一の構成に対しては同一の符号を付しており、重複する説明は省略または簡素化される場合がある。
本開示の回路構成において、「AおよびBの間に接続される」とは、AおよびBの間でAおよびBの両方に接続されることを意味する。
また、「平行」および「垂直」などの要素間の関係性を示す用語、「矩形」などの要素の形状を示す用語、ならびに、数値範囲は、厳格な意味のみを表すのではなく、実質的に同等な範囲、例えば数%程度の誤差をも含むことを意味する。
また、本開示において、弾性波装置または弾性波フィルタの通過帯域は、当該通過帯域内における挿入損失の最小値から3dB大きい2つの周波数間の周波数帯域と定義される。
また、本開示の弾性波装置の共振特性において、共振周波数および反共振周波数は、例えば、弾性波装置が他の回路素子と接続されていない状態で、弾性波装置の2つの入出力電極にRFプローブを接触させ、ネットワークアナライザ等で反射特性(インピーダンス特性)を測定することで導出される。
また、本開示において、「材料の主成分」とは、当該材料に占める割合が50重量%を超える成分をいう。上記主成分は、単結晶、多結晶およびアモルファスのうちいずれかの状態、もしくは、これらが混在した状態で存在していてもよい。
(実施の形態)
[1 実施の形態に係る弾性波装置1の構成]
図1は、実施の形態に係る弾性波装置1の平面図および断面図である。同図に示すように、弾性波装置1は、支持基板320と、圧電層310と、IDT電極10と、反射電極20と、誘電膜40と、を備える。なお、図1に示された弾性波装置1は、弾性波装置1を構成する弾性波共振子の典型的な構造を説明するためのものであって、IDT電極10を構成する電極指の本数および長さなどは、これに限定されない。
[1 実施の形態に係る弾性波装置1の構成]
図1は、実施の形態に係る弾性波装置1の平面図および断面図である。同図に示すように、弾性波装置1は、支持基板320と、圧電層310と、IDT電極10と、反射電極20と、誘電膜40と、を備える。なお、図1に示された弾性波装置1は、弾性波装置1を構成する弾性波共振子の典型的な構造を説明するためのものであって、IDT電極10を構成する電極指の本数および長さなどは、これに限定されない。
図1の(a)に示すように、圧電層310の一方主面上には、IDT電極10および反射電極20が配置されている。圧電層310は、ニオブ酸リチウム(LiNbO3)からなる。つまり、圧電層310は、例えば、ニオブ酸リチウム、またはニオブ酸リチウムを主成分とする材料を用いることができる。本実施の形態では、圧電層310は圧電性基板を構成する。
圧電層310の膜厚は、例えば0.05μm以上かつ0.5μm以下である。また、圧電層310の第2オイラー角は、例えば、20°以上40°以下(30°±10°)である。言い換えると、圧電層310は、(30±10)°YカットX伝搬LiNbO3圧電結晶体(X軸を中心軸としてY軸から(30±10)°回転した軸を法線とする面で切断したニオブ酸リチウム結晶であって、X軸方向に弾性表面波が伝搬する結晶体)である。
圧電層310がニオブ酸リチウムを含むことにより、弾性波装置1の電気機械結合係数k2を大きくできるので、弾性波装置1を用いて広帯域かつ低損失な弾性波フィルタを形成できる。また、圧電層310が上記の膜厚範囲および第2オイラー角範囲であることにより、3次高調波を効率よく励振することが可能となる。
支持基板320は、圧電層310の他方主面に配置され、圧電層310、IDT電極10および反射電極20を支持する基板である。支持基板320は、圧電層310を伝搬するバルク波よりも、伝搬するバルク波の音速が高速である高音速層として機能する。これによれば、圧電層310を伝搬する弾性波が支持基板320側へ漏洩することを抑制できる。なお、支持基板320は高音速層でなくてもよい。
支持基板320は、例えば、非酸化物材料からなり、シリコン(Si)、炭化シリコン(SiC)、または、これらの材料を主成分とする材料を用いることができる。シリコンおよび炭化シリコンは熱伝導性が高いので、支持基板320としてこれらの材料を用いることにより、弾性波装置1の放熱性を高めることができる。
誘電膜40は、IDT電極10、反射電極20を覆うように形成されている。誘電膜40は、IDT電極10および反射電極20を外部環境から保護する、周波数温度特性を調整する、ならびに、耐湿性を高めるなどを目的とする層であり、例えば、二酸化ケイ素(SiO2)を主成分とする。なお、誘電膜40は、弾性波装置1に含まれなくてもよい。
次に、IDT電極10および反射電極20の構成について説明する。
IDT電極10は、図1の(a)に示すように、電極指11aおよび11bと、バスバー電極12aおよび12bと、を有する。
複数の電極指11aは互いに平行に配置される。複数の電極指11bは互いに平行に配置される。複数の電極指11aと複数の電極指11bとは、互いに間挿し合うように平行に配置される。
バスバー電極12aは複数の電極指11aの一方端同士を接続するよう配置される。バスバー電極12aは複数の電極指11aの延伸方向(図1のy軸方向)と交差する方向(x軸方向)に延在している。バスバー電極12bは複数の電極指11bの一方端同士を接続するよう配置される。バスバー電極12bは複数の電極指11bの延伸方向(図1のy軸方向)と交差する方向(x軸方向)に延在している。バスバー電極12aとバスバー電極12bとは、複数の電極指11aおよび複数の電極指11bを挟んで対向配置されている。複数の電極指11aの他方端はバスバー電極12bと対向し、複数の電極指11bの他方端はバスバー電極12aと対向している。
反射電極20は、電極指11aおよび11bの延伸方向に垂直な方向(x軸方向)に、IDT電極10と隣り合うようにIDT電極10の両側に配置される。反射電極20は、IDT電極10で励振される所定の弾性波信号をIDT電極10内に閉じ込める。なお、弾性波装置1は反射電極20を含まなくてもよい。
IDT電極10および反射電極20は、図1の(b)に示すように、例えば、複数の金属層の積層構造となっている。本実施の形態では、IDT電極10および反射電極20のそれぞれは、圧電層310側から順に、第1金属層、第2金属層および第3金属層を有する。第1金属層は、例えばチタン(Ti)からなり、第2金属層は、例えばアルミニウム(Al)からなり、第3金属層は、例えばチタン(Ti)からなる。つまり、第1金属層は、例えばチタン、またはチタンを主成分とする材料を用いることができ、第2金属層は、例えばアルミニウム、またはアルミニウムを主成分とする材料を用いることができ、第3金属層は、例えばチタン、またはチタンを主成分とする材料を用いることができる。
ここで、IDT電極10の電極パラメータについて説明する。
IDT電極10の電極指ピッチPは、電極指11aおよび11bの繰り返し周期で規定される。言い換えると、電極指ピッチPは、電極指11aおよび11bのライン幅をLとし、隣り合う電極指11aと電極指11bとの間のスペース幅をSとした場合、(L+S)で定義される。
IDT電極10の電極指デューティDは、電極指11aおよび11bのライン幅占有率であり、ライン幅Lおよびスペース幅Sの加算値に対する当該ライン幅Lの割合であり、L/(L+S)で定義される。また、IDT電極10の膜厚をTとしている。
なお、IDT電極10において、隣り合う電極指間の間隔が一定でない場合には、IDT電極10の電極指ピッチPは、IDT電極10の平均電極指ピッチPAVEで定義される。IDT電極10の平均電極指ピッチPAVEは、IDT電極10に含まれる電極指11a、11bの総本数をNi本とし、IDT電極10の、弾性波伝搬方向における一方端に位置する電極指と他方端に位置する電極指との中心間距離をDiとすると、Di/(Ni-1)と定義される。
また、IDT電極10において、電極指デューティDが一定でない場合には、IDT電極10の電極指デューティDは、IDT電極10の平均電極指デューティDAVEで定義される。IDT電極10の平均電極指デューティDAVEは、IDT電極10に含まれる電極指11a、11bの総本数をNi本とし、(Ni-1)本の電極指のライン幅Lを加算した合計ライン幅をLALLとし、IDT電極10に含まれる(Ni-1)個のスペース幅Sを加算した合計スペース幅をSALLとした場合、LALL/(LALL+SALL)で定義される。
なお、IDT電極10の電極指ピッチPおよび電極指デューティDは、走査電子顕微鏡(SEM:Scanning electron microscope)、走査透過電子顕微鏡(STEM:Scanning transmission electron microscope)、または透過電子顕微鏡(TEM:transmission electron microscope)を用いて、IDT電極10が形成された圧電性基板の主面を平面視する、および/または、電極指11aおよび11bの延伸方向に垂直な方向の切断面を断面視することで、ライン幅Lおよびスペース幅Sを測長することにより計測できる。
ここで、本実施の形態に係る弾性波装置1において、IDT電極10の膜厚Tおよび電極指ピッチPにより規定される規格化膜厚(T/P)は0.1未満である。
3次高調波の波長は基本波の波長の1/3であるため、IDT電極10の膜厚Tが大きいと、3次高調波がIDT電極10で吸収されて、圧電層310内における3次高調波の電束密度が低下してしまう。これに対して、規格化膜厚(T/P)を0.1未満とすることで3次高調波が圧電層310を伝搬し易くなり、圧電層310内における3次高調波の電束密度および励振強度を高めることが可能となる。
つまり、圧電層310がニオブ酸リチウムからなることで弾性波装置1およびそれを用いた弾性波フィルタを広帯域化でき、かつ、規格化膜厚(T/P)が0.1未満であることで奇数次(3次)高調波を効率的に利用できるので、弾性波装置1およびそれを用いた弾性波フィルタを高周波化できる。
また、弾性波装置1では、圧電層310は、低音速層を介さずに支持基板320と接合されているので、低音速層が配置されていないことで3次高調波よりも長波長である基本波の励振が制限され基本波の電束密度が低くなる。一方、3次高調波は圧電層310の下方までは到達しにくいので、低音速層がなくても3次高調波の電束密度は低くならない。これにより、弾性波装置1では、3次高調波の励振強度を維持しつつ基本波の励振強度を低減できる。
また、本実施の形態に係る弾性波装置1において、IDT電極10の電極指デューティDは0.65以上かつ0.9以下である。電極指デューティDが0.65以上であることにより、隣り合う電極指間で基本波よりも短波長の3次高調波が結合し易くなり3次高調波の励振強度を高めることが可能となる。また、電極指デューティDが0.9以下であることにより、弾性波装置1の製造工程において、IDT電極10の電極指間のスペースを精度よく作製できる。
なお、本実施の形態に係る弾性波装置1において、支持基板320と圧電層310との間に、支持基板320および圧電層310よりもヤング率の低い密着層が配置されてもよい。密着層は、例えば、酸化シリコン(SiOx:例えば二酸化ケイ素)、または酸化シリコンを主成分とする材料を用いることができる。密着層の厚さは50nm以下である。
支持基板320が高音速層としての機能を有する場合には、支持基板320は硬いため、圧電層310と接合されると、熱履歴などにより圧電層310に強い応力がかかり支持基板320から圧電層310が剥がれるおそれがある。これに対して、上記密着層が配置されることにより、圧電層310が支持基板320から剥がれることを回避できる。
[2 変形例1に係る弾性波装置1Aの構成]
次に、実施の形態の変形例1に係る弾性波装置1Aの構成について説明する。

図2Aは、実施の形態の変形例1に係る弾性波装置1Aの断面図である。同図に示すように、弾性波装置1Aは、支持基板320と、圧電層310と、低音速層330と、高音速層340と、IDT電極10と、反射電極20と、誘電膜40と、を備える。本変形例に係る弾性波装置1Aは、実施の形態に係る弾性波装置1と比較して、低音速層330および高音速層340を備える点が異なる。よって以下では、本変形例に係る弾性波装置1Aについて、実施の形態に係る弾性波装置1と同じ構成については説明を省略し、異なる構成を中心に説明する。
圧電層310は、その一方主面上にIDT電極10および反射電極20が配置される。圧電層310は、例えば、ニオブ酸リチウム、またはニオブ酸リチウムを主成分とする材料を用いることができる。圧電層310の第2オイラー角は、例えば、20°以上40°以下(30°±10°)である。
高音速層340は、圧電層310と支持基板320との間に配置され、圧電層310を伝搬するバルク波よりも、伝搬するバルク波の音速が高速となる層である。高音速層340は、例えば、窒化シリコン(SiN)、または窒化シリコンを主成分とする材料を用いることができる。
また、高音速層340の材料としては、例えば、窒化アルミニウム(AlN)、窒化シリコン(SiN)、ジルコニア、コージライト、ムライト、ステアタイト、フォルステライト、スピネル、サイアロンなどのセラミック、酸化アルミニウム、酸窒化シリコン、DLC(ダイヤモンドライクカーボン)、ダイヤモンドなどの誘電体、または上記材料を主成分とする材料を用いることもできる。なお、上記スピネルには、Mg、Fe、Zn、Mnなどから選ばれる1以上の元素と酸素とを含有するアルミニウム化合物が含まれる。上記スピネルの例としては、MgAl2O4、FeAl2O4、ZnAl2O4、MnAl2O4を挙げることができる。
低音速層330は、圧電層310と高音速層340との間に配置され、圧電層310を伝搬するバルク波よりも、伝搬するバルク波の音速が低速となる層である。低音速層330は、例えば、酸化シリコン(例えば二酸化ケイ素)、または酸化シリコンを主成分とする材料を用いることができる。
また、低音速層330の材料としては、例えば、ガラス、酸化シリコン、酸窒化シリコン、酸化リチウム、酸化タンタル、もしくは酸化ケイ素にフッ素、炭素やホウ素を加えた化合物などの誘電体、または上記材料を主成分とする材料を用いることもできる。
圧電層310、低音速層330および高音速層340は、圧電性基板30を構成する。
支持基板320は、圧電性基板30に接合され、圧電性基板30を支持する基板である。支持基板320は、例えば、結晶方位が[111]であって第3オイラー角が73°であるシリコン基板である。
つまり、弾性波装置1Aは、z軸負方向側から、支持基板320、高音速層340、低音速層330、圧電層310、およびIDT電極10の順に配置された積層構造を有する。
圧電性基板30の上記積層構造によれば、圧電基板を単層で使用している従来の構造と比較して、共振周波数および反共振周波数におけるQ値を大幅に高めることが可能となる。すなわち、Q値が高い弾性波共振子を構成し得るので、当該弾性波共振子を用いて挿入損失が小さい弾性波フィルタを構成することが可能となる。
図2Bは、実施の形態の変形例1に係る弾性波装置1Aの共振特性を表すグラフである。また、表1に弾性波装置1Aの各パラメータを示す。
表1より、規格化膜厚(T/P)は0.066であり、(T/P)<0.1を満たしている。図2Bに示すように、弾性波装置1Aは、インピーダンスが極小値となる基本波の共振周波数fr1、3次高調波の共振周波数fr3、および5次高調波の共振周波数fr5を有し、インピーダンスが極大値となる基本波の反共振周波数fa1、3次高調波の反共振周波数fa3、および5次高調波の反共振周波数fa5を有する。3次高調波の共振周波数fr3は3280MHzであり、反共振周波数fa3は3410MHzであり、3次高調波の共振比帯域(反共振周波数と共振周波数との周波数差を反共振周波数および共振周波数の中心周波数で除した値)は3.9%である。また、3次高調波のインピーダンス比(反共振周波数fa3のインピーダンスと共振周波数fr3のインピーダンスとの比)は80dB以上となっている。
本変形例に係る弾性波装置1Aは、IDT電極10の規格化膜厚(T/P)が0.066であり、電極指デューティDが0.8であることにより、圧電層310内における3次高調波の電束密度および励振強度が高められることで、3GHz以上の3次高調波において、大きなインピーダンス比および大きな共振比帯域を有する弾性波共振子となっている。よって、高周波化および広帯域化された弾性波装置1Aおよび弾性波装置1Aを用いた弾性波フィルタを提供することが可能となる。
なお、本変形例に係る弾性波装置1Aにおいて、圧電性基板30に替わって、エネルギー閉じ込め層および圧電層310が、支持基板320側からこの順で積層された構造を有していてもよい。
エネルギー閉じ込め層は1層または複数の層からなり、その少なくとも1つの層を伝搬するバルク弾性波の速度は、圧電層近傍を伝搬する弾性波の速度よりも大きい。例えば、エネルギー閉じ込め層は、低音速層と、高音速層との積層構造となっていてもよい。低音速層は、圧電層を伝搬する弾性波の音速よりも、低音速層中のバルク波の音速が低速となる膜である。高音速層は、圧電層を伝搬する弾性波の音速よりも、高音速層中のバルク波の音速が高速となる膜である。なお、支持基板を高音速層としてもよい。
また、エネルギー閉じ込め層は、音響インピーダンスが相対的に低い低音響インピーダンス層と、音響インピーダンスが相対的に高い高音響インピーダンス層とが、交互に積層された構成を有する音響インピーダンス層であってもよい。

図3Aは、実施の形態の変形例2に係る弾性波装置1Bの断面図である。同図に示すように、弾性波装置1Bは、支持基板320と、圧電層310と、低音速層330と、高音速層340と、金属層350と、酸化物層360と、IDT電極10と、反射電極20と、誘電膜40と、を備える。本変形例に係る弾性波装置1Bは、変形例1に係る弾性波装置1Aと比較して、金属層350および酸化物層360を備える点が異なる。よって以下では、本変形例に係る弾性波装置1Bについて、変形例1に係る弾性波装置1Aと同じ構成については説明を省略し、異なる構成を中心に説明する。
IDT電極10および反射電極20のそれぞれは、圧電層310側から順に、第1金属層および第2金属層を有する。第1金属層は、例えばチタン(Ti)からなり、第2金属層は、例えばアルミニウム(Al)および銅(Cu)からなる。つまり、第1金属層は、例えばチタン、またはチタンを主成分とする材料を用いることができ、第2金属層は、例えばアルミニウムおよび銅、または、アルミニウムおよび銅を主成分とする材料を用いることができる。
圧電層310は、その一方主面上にIDT電極10および反射電極20が配置される。圧電層310は、例えば、ニオブ酸リチウム、またはニオブ酸リチウムを主成分とする材料を用いることができる。圧電層310の第2オイラー角は、例えば、20°以上40°以下(30°±10°)である。
高音速層340は、圧電層310と支持基板320との間に配置され、圧電層310を伝搬するバルク波よりも、伝搬するバルク波の音速が高速となる層である。高音速層340は、例えば、窒化シリコン、または窒化シリコンを主成分とする材料を用いることができる。
低音速層330は、圧電層310と高音速層340との間に配置され、圧電層310を伝搬するバルク波よりも、伝搬するバルク波の音速が低速となる層である。低音速層330は、例えば、酸化シリコン(例えば二酸化ケイ素)、または酸化シリコンを主成分とする材料を用いることができる。
金属層350は、低音速層330と高音速層340との間に配置される。金属層350は、例えばアルミニウム(Al)からなる。つまり、金属層350は、例えばアルミニウムまたはアルミニウムを主成分とする材料を用いることができる。
酸化物層360は、金属層350と高音速層340との間に配置される。酸化物層360は、例えば、酸化シリコン(例えば二酸化ケイ素)、または酸化シリコンを主成分とする材料を用いることができる。なお、酸化物層360は、弾性波装置1Bに含まれなくてもよい。
圧電層310、低音速層330、高音速層340、金属層350および酸化物層360は、圧電性基板30Bを構成する。
支持基板320は、圧電性基板30Bに接合され、圧電性基板30Bを支持する基板である。支持基板320は、例えば、結晶方位が[111]であって第3オイラー角が73°であるシリコン基板である。
つまり、弾性波装置1Bは、z軸負方向側から、支持基板320、高音速層340、酸化物層360、金属層350、低音速層330、圧電層310、およびIDT電極10の順に配置された積層構造を有する。
圧電性基板30Bの上記積層構造によれば、圧電基板を単層で使用している従来の構造と比較して、共振周波数および反共振周波数におけるQ値を大幅に高めることが可能となる。すなわち、Q値が高い弾性波共振子を構成し得るので、当該弾性波共振子を用いて、挿入損失が小さい弾性波フィルタを構成することが可能となる。
図3Bは、実施の形態の変形例1に係る弾性波装置1Aおよび変形例2に係る弾性波装置1Bの共振特性を表すグラフである。また、表2に弾性波装置1Bの各パラメータを示す。
表2より、規格化膜厚(T/P)は0.046であり、(T/P)<0.1を満たしている。図3Bに示すように、弾性波装置1Bは、インピーダンスが極小値となる基本波の共振周波数fr1、3次高調波の共振周波数fr3、および5次高調波の共振周波数fr5を有し、インピーダンスが極大値となる基本波の反共振周波数fa1、3次高調波の反共振周波数fa3、および5次高調波の反共振周波数fa5を有する。弾性波装置1Bの共振周波数fr3および反共振周波数fa3は4GHz以上であり、3次高調波のインピーダンス比は75dB以上となっている。なお、図3Bでは、弾性波装置1Aと弾性波装置1Bとの基本波、3次高調波および5次高調波の周波数を合わせるため、弾性波装置1Aを構成する各層の膜厚を、表1に記載された膜厚と異ならせている。
本変形例に係る弾性波装置1Bは、IDT電極10の規格化膜厚(T/P)が0.046であり、電極指デューティDが0.8であることにより、圧電層310内における3次高調波の電束密度および励振強度が高められることで、4GHz以上の3次高調波において、大きなインピーダンス比および大きな共振比帯域を有する弾性波共振子となっている。よって、高周波化および広帯域化された弾性波装置1Bを提供することが可能となる。
また、本変形例に係る弾性波装置1Bにおいて、3次高調波のインピーダンス比は基本波のインピーダンス比よりも大きくなっている。弾性波装置1Bでは、金属層350により基本波の励振が制限され基本波の電束密度が低くなる。一方、3次高調波は低音速層330の下方までは到達しにくいので、金属層350が配置されても3次高調波の伝搬は影響されず、3次高調波の電束密度は低くならない。これにより、弾性波装置1Bでは、3次高調波の励振強度を維持しつつ基本波の励振強度が低くなる。よって、弾性波装置1Bを用いた弾性波フィルタにおいて、通過帯域の低損失および減衰帯域の高減衰を実現できる。
[4 変形例3に係る弾性波装置1Cの構成]
次に、実施の形態の変形例3に係る弾性波装置1Cの構成について説明する。

図4Aは、実施の形態の変形例3に係る弾性波装置1Cの断面図である。同図に示すように、弾性波装置1Cは、支持基板320と、圧電層310と、高音速層340と、酸化物層360と、非酸化物層370と、IDT電極10と、反射電極20と、誘電膜40と、を備える。本変形例に係る弾性波装置1Cは、実施の形態に係る弾性波装置1と比較して、高音速層340、酸化物層360および非酸化物層370が配置される点が異なる。よって以下では、本変形例に係る弾性波装置1Cについて、実施の形態に係る弾性波装置1と同じ構成については説明を省略し、異なる構成を中心に説明する。
圧電層310は、その一方主面上にIDT電極10および反射電極20が配置される。圧電層310は、ニオブ酸リチウムからなる。つまり、圧電層310は、例えば、ニオブ酸リチウム、またはニオブ酸リチウムを主成分とする材料を用いることができる。圧電層310の第2オイラー角は、例えば、20°以上40°以下(30°±10°)である。
圧電層310がニオブ酸リチウムを含むことにより、弾性波装置1Cの電気機械結合係数k2を大きくできるので、弾性波装置1Cを用いて広帯域かつ低損失な弾性波フィルタを形成できる。また、圧電層310が上記の第2オイラー角範囲を有することにより、3次高調波を効率よく励振することが可能となる。
高音速層340は、圧電層310と支持基板320との間に配置され、圧電層310を伝搬するバルク波よりも、伝搬するバルク波の音速が高速となる層である。本変形例において、高音速層340は、低音速層330を介さずに圧電層310に接合されている。高音速層340は、例えば、窒化シリコン、または窒化シリコンを主成分とする材料を用いることができる。
酸化物層360は、高音速層340と支持基板320との間に配置される。酸化物層360は、例えば、酸化シリコン(例えば二酸化ケイ素)、または酸化シリコンを主成分とする材料を用いることができる。なお、酸化物層360は、弾性波装置1Cに含まれなくてもよい。
非酸化物層370は、酸化物層360と支持基板320との間に配置される。非酸化物層370は、例えば、窒化シリコン、または窒化シリコンを主成分とする材料を用いることができる。なお、非酸化物層370は、弾性波装置1Cに含まれなくてもよい。
圧電層310、高音速層340、酸化物層360および非酸化物層370は、圧電性基板30Cを構成する。
支持基板320は、圧電性基板30Cに接合され、圧電性基板30Cを支持する基板である。支持基板320は、例えば、結晶方位が[111]であって第3オイラー角が73°であるシリコン基板である。
つまり、弾性波装置1Cは、z軸負方向側から、支持基板320、非酸化物層370、酸化物層360、高音速層340、圧電層310、およびIDT電極10の順に配置された積層構造を有する。
圧電性基板30Cの上記積層構造によれば、圧電基板を単層で使用している従来の構造と比較して、共振周波数および反共振周波数におけるQ値を大幅に高めることが可能となる。すなわち、Q値が高い弾性波共振子を構成し得るので、当該弾性波共振子を用いて、挿入損失が小さい弾性波フィルタを構成することが可能となる。
表3に弾性波装置1Cの各パラメータを示す。
表3より、規格化膜厚(T/P)は0.056である。3次高調波の波長は基本波の波長の1/3であるため、IDT電極10の膜厚Tが大きいと、3次高調波がIDT電極10で吸収され、圧電層310内における3次高調波の電束密度が低下してしまう。これに対して、規格化膜厚(T/P)を0.056とすることで、圧電層310内における3次高調波の電束密度および励振強度を高めることが可能となる。
図4Bは、弾性波装置の電極指デューティDと3次高調波のインピーダンス比との関係を表すグラフである。なお、図4Bには、表3に示されたパラメータのうち電極指デューティDを除くパラメータを有する弾性波装置についての、電極指デューティDと3次高調波のインピーダンス比との関係が示されている。同図に示すように、電極指デューティDが大きくなるほど3次高調波のインピーダンス比が増加する。これより、弾性波装置1Cにおいて、3次高調波のインピーダンス比が40dB以上となるのは、電極指デューティDが0.65以上であることが解る。またさらに、弾性波装置1Cにおいて、3次高調波のインピーダンス比が60dB以上となるのは、電極指デューティDが0.70以上であることが解る。
また、図4Cは、弾性波装置の規格化膜厚(T/P)と3次高調波のインピーダンス比との関係を表すグラフである。なお、図4Cには、表3に示されたパラメータのうちIDT電極10の膜厚Tを除くパラメータを有する弾性波装置についての、規格化膜厚(T/P)と3次高調波のインピーダンス比との関係が示されている。同図に示すように、規格化膜厚(T/P)が小さくなるほど3次高調波のインピーダンス比が増加する。これより、弾性波装置1Cにおいて、3次高調波におけるインピーダンス比が40dB以上となるのは、規格化膜厚(T/P)が0.1未満であることが解る。またさらに、弾性波装置1Cにおいて、3次高調波のインピーダンス比が60dB以上となるのは、規格化膜厚(T/P)が0.07未満であることが解る。
つまり、圧電層310がニオブ酸リチウムからなり、規格化膜厚(T/P)が0.1未満であることにより、高周波化および広帯域化された弾性波装置1Cおよび弾性波装置1Cを用いた弾性波フィルタを提供することが可能となる。
また、弾性波装置1Cにおいて、圧電層310がニオブ酸リチウムからなり、規格化膜厚(T/P)が0.07未満であることが望ましい。これによれば、より高周波化および広帯域化された弾性波装置および弾性波装置を用いた弾性波フィルタを提供することが可能となる。
また、弾性波装置1Cでは、圧電層310は、低音速層を介さずに高音速層340と接合されているので、低音速層が配置されていないことで3次高調波よりも長波長である基本波の励振が制限され基本波の電束密度が低くなる。一方、3次高調波は圧電層310の下方までは到達しにくいので、低音速層がなくても3次高調波の電束密度は低くならない。これにより、弾性波装置1Cでは、3次高調波の励振強度を維持しつつ基本波の励振強度を低減できる。
また、本変形例に係る弾性波装置1Cにおいて、IDT電極10の電極指デューティDは0.65以上かつ0.90以下である。電極指デューティDが0.65以上であることにより、隣り合う電極指間で基本波よりも短波長の3次高調波が結合し易くなり3次高調波の励振強度を高めることが可能となる。また、電極指デューティDが0.9以下であることにより、弾性波装置1Cの製造工程において、IDT電極10の電極指間のスペースを精度よく作製できる。
また、弾性波装置1Cにおいて、電極指デューティDは0.70以上かつ0.90以下であることが望ましい。これによれば、より高周波化および広帯域化された弾性波装置および弾性波装置を用いた弾性波フィルタを提供することが可能となる。
なお、本変形例に係る弾性波装置1Cにおいて、高音速層340と圧電層310との間に、高音速層340および圧電層310よりもヤング率の低い密着層が配置されてもよい。密着層は、例えば、酸化シリコン(例えば二酸化ケイ素)、または酸化シリコンを主成分とする材料を用いることができる。密着層の厚さは、50nm以下である。
高音速層340は硬いため、圧電層310と接合されると、圧電層310に強い応力がかかり高音速層340から圧電層310が剥がれるおそれがある。これに対して、上記の密着層が配置されることにより、圧電層310が高音速層340から剥がれることを回避できる。
[5 効果など]
以上のように、実施の形態に係る弾性波装置1および変形例1~3に係る弾性波装置1A~1Cは、支持基板320と、支持基板320に接合された圧電性基板と、圧電性基板に配置されたIDT電極10と、を備え、上記圧電性基板は、ニオブ酸リチウムからなる圧電層310を含み、IDT電極10の膜厚をT、IDT電極10の電極指ピッチをPとした場合、T/Pは0.1未満である。
以上のように、実施の形態に係る弾性波装置1および変形例1~3に係る弾性波装置1A~1Cは、支持基板320と、支持基板320に接合された圧電性基板と、圧電性基板に配置されたIDT電極10と、を備え、上記圧電性基板は、ニオブ酸リチウムからなる圧電層310を含み、IDT電極10の膜厚をT、IDT電極10の電極指ピッチをPとした場合、T/Pは0.1未満である。
これによれば、圧電層310がニオブ酸リチウムからなることで弾性波装置およびそれを用いた弾性波フィルタを広帯域化でき、かつ、規格化膜厚(T/P)が0.1未満であることで奇数次高調波を効率的に利用できるので、弾性波装置およびそれを用いた弾性波フィルタを高周波化できる。よって、高周波化および広帯域化された弾性波装置1および1A~1Cを提供できる。
また例えば、弾性波装置1および1A~1Cにおいて、IDT電極10の電極指デューティDは0.65以上かつ0.90以下である。
これによれば、電極指デューティDが0.65以上であることにより、3次高調波の励振強度を高めることが可能となる。また、電極指デューティDが0.9以下であることにより、弾性波装置の製造工程において、IDT電極10の電極指間のスペースを精度よく作製できる。
また例えば、弾性波装置1および1A~1Cにおいて、支持基板320は、非酸化物材料からなる。
また例えば、弾性波装置1において、支持基板320は、圧電層310を伝搬するバルク波よりも、伝搬するバルク波の音速が高速である。
これによれば、圧電層310を伝搬する弾性波が支持基板320側へ漏洩することを抑制できる。

これによれば、金属層350により基本波の励振が制限され基本波の電束密度が低くなる。一方、3次高調波は低音速層330の下方までは到達しにくいので、金属層350が配置されても3次高調波の伝搬は影響されず、3次高調波の電束密度は低くならない。これにより、弾性波装置1Bでは、3次高調波の励振強度を維持しつつ基本波の励振強度を低くできる。よって、弾性波装置1Bを用いた弾性波フィルタにおいて、通過帯域の低損失および減衰帯域の高減衰を実現できる。
また例えば、弾性波装置1Bにおいて、金属層350はアルミニウムからなる。
また例えば、変形例3に係る弾性波装置1Cにおいて、圧電性基板30Cは、さらに、圧電層310と支持基板320との間に配置され、圧電層310を伝搬するバルク波よりも、伝搬するバルク波の音速が高速である高音速層340、を含む。
これによれば、圧電層310は、低音速層を介さずに高音速層340と接合されるので、低音速層が配置されていないことで3次高調波よりも長波長である基本波の励振が制限され基本波の電束密度が低くなる。一方、3次高調波は圧電層310の下方までは到達しにくいので、低音速層がなくても3次高調波の電束密度は低くならない。これにより、弾性波装置1Cでは、3次高調波の励振強度を維持しつつ基本波の励振強度を低減できる。

これによれば、圧電層310が高音速層340から剥がれることを回避できる。
また例えば、弾性波装置1Cにおいて、密着層は酸化シリコンを含み、密着層の厚さは50nm以下である。
これによれば、密着層は薄いので、基本波および3次高調波の伝搬特性に影響することなく、圧電層310が高音速層340から剥がれることを回避できる。
また、実施の形態に係る弾性波フィルタは、弾性波装置1および1A~1Cのいずれかを備え、弾性波装置1および1A~1Cのいずれかの奇数次高調波の周波数を通過帯域に含む。
これによれば、高周波化および広帯域化された、低損失および高減衰の弾性波フィルタを提供できる。

Claims (16)
- 支持基板と、
前記支持基板に接合された圧電性基板と、
前記圧電性基板に配置されたIDT(InterDigital Transducer)電極と、を備え、
前記圧電性基板は、ニオブ酸リチウムからなる圧電層を含み、
前記IDT電極の膜厚をT、前記IDT電極の電極指ピッチをPとした場合、
T/Pは0.1未満である、
弾性波装置。 - 前記IDT電極の電極指デューティは0.65以上かつ0.90以下である、
請求項1に記載の弾性波装置。 - 前記支持基板は、非酸化物材料からなる、
請求項1または2に記載の弾性波装置。 - 前記支持基板は、前記圧電層を伝搬するバルク波よりも、伝搬するバルク波の音速が高速である、
