Abstract
熱伝導性、導電性、被着体に対する密着性、および電磁波シールド性能に優れる熱伝導性導電接着剤層を提供する。 熱伝導性導電接着剤層1は、バインダー成分11およびカーボンファイバー12aを含有する熱伝導性導電接着剤層である。バインダー成分11は熱硬化型樹脂を含む。カーボンファイバー12aの表面には金属が担持されている。熱伝導性導電接着剤層1の厚さTに対するカーボンファイバー12aの直径の比は0.2~0.5である。
Description
本発明は、熱伝導性導電接着剤層に関する。
プリント配線板においては、導電性接着剤が多用される。例えば、プリント配線板上に配置された電磁波シールドフィルムと、回路のアースを取るための外部グランドまたは補強部材とを電気的に接続するために用いられる導電性接着シート(導電性ボンディングフィルム)がある。
プリント配線板に用いられる導電性接着シートとしては、例えば、熱硬化性樹脂と、デンドライト状導電性微粒子と、を少なくとも含む導電層を具備し、当該導電層の厚みが特定の条件を満たし、デンドライト状導電性微粒子の平均粒子径D50が3μm以上50μm以下であって、かつ、デンドライト状導電性微粒子を導電層中に50重量%以上90重量%以下の範囲で含有する導電性シートが知られている(特許文献1参照)。
上記プリント配線板は電子部品を実装して使用される。電子部品は、高温環境に長時間さらされると、本来の機能を発揮することができなくなり、また、寿命が低下することになる。このため、プリント配線板に適用される導電性接着シートには、半導体素子から発生する熱を効率的に拡散させるために、高放熱性の接合材料が使用されることがある。
また、上記導電性接着シートは、被着体に貼り合わせた際に密着性に優れることも求められる場合がある。例えば特許文献2には、バインダ樹脂および繊維状の熱伝導性充填剤を含み、上記熱伝導性充填剤として炭素繊維を用いた電磁波抑制熱伝導シートが開示されている。上記電磁波抑制熱伝導シートによれば、熱源や放熱部材に対する密着性が高く、熱伝導性および電磁波抑制効果に優れると記載されている。
近年、電子部品は小型化・高機能化が進展しており、半導体素子の発熱量は増大傾向にある。このため、より高い熱伝導性を有する熱伝導性シートが求められている。
特許文献2のように熱伝導性充填剤として炭素材料を用い、炭素材料の充填量を多くすることで熱伝導率は高くなる傾向がある。しかしながら、このような方法では、被着体に対する密着性、厚さ方向の導電性、およびシールド性能が低下してしまう。
従って、本発明の目的は、熱伝導性、導電性、被着体に対する密着性、および電磁波シールド性能に優れる熱伝導性導電接着剤層を提供することにある。
本発明は、バインダー成分およびカーボンファイバーを含有する熱伝導性導電接着剤層であり、
上記バインダー成分は熱硬化型樹脂を含み、
上記カーボンファイバーの表面には金属が担持されており、
上記熱伝導性導電接着剤層の厚さに対する上記カーボンファイバーの直径の比は0.2~0.5であり、
厚さは25~100μmである、熱伝導性導電接着剤層を提供する。
上記バインダー成分は熱硬化型樹脂を含み、
上記カーボンファイバーの表面には金属が担持されており、
上記熱伝導性導電接着剤層の厚さに対する上記カーボンファイバーの直径の比は0.2~0.5であり、
厚さは25~100μmである、熱伝導性導電接着剤層を提供する。
上記カーボンファイバーのアスペクト比[直径/長径]は、0.03~1であることが好ましい。
上記カーボンファイバーの含有割合は、上記熱伝導性導電接着剤層の総量100質量%に対して40~70質量%であることが好ましい。
上記金属の担持量は上記カーボンファイバー100質量部に対して5~35質量部であることが好ましい。
上記カーボンファイバーの直径は5~30μmであることが好ましい。
上記熱伝導性導電接着剤層は、さらに導電性粒子を含有することが好ましい。
上記導電性粒子のメディアン径は上記カーボンファイバーの直径よりも小さいことが好ましい。
本発明の熱伝導性導電接着剤層は、熱伝導性、導電性、被着体に対する密着性、および電磁波シールド性能に優れる。このため、例えば、上記熱伝導性導電接着剤層をグランド回路と接地側の補強部材との接着に使用した際、シールド性能および厚さ方向の熱伝導性に優れ、導電性と高い放熱性を兼ね備えたプリント配線板が得られる。
[熱伝導性導電接着剤層]
本発明の熱伝導性導電接着剤層は、バインダー成分およびカーボンファイバーを少なくとも含む。また、上記熱伝導性導電接着剤層は、カーボンファイバー以外の導電性粒子を含んでいてもよい。上記バインダー成分、上記カーボンファイバー、および上記導電性粒子は、それぞれ、一種のみを使用してもよいし、二種以上を使用してもよい。
本発明の熱伝導性導電接着剤層は、バインダー成分およびカーボンファイバーを少なくとも含む。また、上記熱伝導性導電接着剤層は、カーボンファイバー以外の導電性粒子を含んでいてもよい。上記バインダー成分、上記カーボンファイバー、および上記導電性粒子は、それぞれ、一種のみを使用してもよいし、二種以上を使用してもよい。
上記熱伝導性導電接着剤層は、バインダー成分により構成される樹脂部分が密着性を発揮し得る接着剤層である。上記熱伝導性導電接着剤層は、等方導電性を有していてもよいし、異方導電性を有していてもよい。
図1に、本発明の熱伝導性導電接着剤層の一実施形態を示す。熱伝導性導電接着剤層1は、層状(シート状)であり、バインダー成分11およびフィラー12を含む。フィラー12は、カーボンファイバー12aおよび導電性粒子12bを含む。熱伝導性導電接着剤層1の両面には、剥離シート13aおよび剥離シート13bが設けられており、熱伝導性導電接着剤層1は2枚の剥離シート13a,13bに挟持されている。
(バインダー成分)
上記バインダー成分は熱硬化型樹脂を少なくとも含む。上記熱硬化型樹脂としては、熱硬化性を有する樹脂(熱硬化性樹脂)および上記熱硬化性樹脂を硬化して得られる樹脂の両方が挙げられる。熱硬化性樹脂は、熱伝導性導電接着剤層をプリント配線板や、電磁波シールド対策を施したシールドプリント配線板などの被着体上に配置した後、加圧および加熱によりバインダー成分を硬化させることができ、貼り付け部の密着性が良好となる。例えば、バインダー成分を熱硬化性樹脂とした場合、熱圧着後におけるバインダー成分は、上記熱硬化性樹脂が硬化した熱硬化型樹脂となる。
上記バインダー成分は熱硬化型樹脂を少なくとも含む。上記熱硬化型樹脂としては、熱硬化性を有する樹脂(熱硬化性樹脂)および上記熱硬化性樹脂を硬化して得られる樹脂の両方が挙げられる。熱硬化性樹脂は、熱伝導性導電接着剤層をプリント配線板や、電磁波シールド対策を施したシールドプリント配線板などの被着体上に配置した後、加圧および加熱によりバインダー成分を硬化させることができ、貼り付け部の密着性が良好となる。例えば、バインダー成分を熱硬化性樹脂とした場合、熱圧着後におけるバインダー成分は、上記熱硬化性樹脂が硬化した熱硬化型樹脂となる。
熱可塑性樹脂を用いた接着層は被着体に感圧密着性を発揮し得るところ、フィラーを多量に含む場合は密着性が劣る傾向にある。これに対し、上記熱伝導性導電接着剤層は熱硬化型樹脂を含むことで、フィラーを多量に含む場合であっても、上述のように硬化させることで被着体に対して優れた密着性を発揮することができる。
上記熱硬化型樹脂としては、例えば、シリコーン樹脂、フェノール系樹脂、エポキシ系樹脂、ウレタン系樹脂、ウレタンウレア系樹脂、メラミン系樹脂、アルキド系樹脂、ポリアミド系樹脂、ポリイミド系樹脂、アクリル系樹脂などが挙げられる。
上記熱硬化性樹脂は、中でも、カーボンファイバーを良好に分散させる観点から、エポキシ系樹脂を含むことが好ましい。また、上記熱硬化性樹脂としては、中でも、優れた耐リフロー性を得る観点から、エポキシ基と反応し得る官能基を有する熱硬化性樹脂を含むことが好ましく、より好ましくはエポキシ基変性熱硬化性樹脂、カルボキシ基変性熱硬化性樹脂である。このような熱硬化性樹脂としては、エポキシ基変性ポリエステル樹脂、エポキシ基変性ポリアミド樹脂、エポキシ基変性アクリル樹脂、エポキシ基変性ウレタンウレア樹脂、カルボキシ基変性ポリエステル樹脂、カルボキシ基変性ポリアミド樹脂、カルボキシ基変性アクリル樹脂、カルボキシ基変性ウレタンウレア樹脂などが挙げられる。これらの中でも、カルボキシ基変性ポリエステル樹脂、カルボキシ基変性ポリアミド樹脂、カルボキシ基変性ウレタンウレア樹脂が好ましい。
上記カルボキシ基変性熱硬化性樹脂は、その酸価が2~100mgKOH/gであることが好ましく、より好ましくは2~50mgKOH/g、さらに好ましくは3~30mgKOH/gである。上記酸価が2mgKOH/g以上であると、エポキシ系樹脂と充分に硬化し、熱伝導性導電接着剤層の耐熱性により優れる。上記酸価が100mgKOH/g以下であると、エポキシ系樹脂と充分に硬化し、熱伝導性導電接着剤層の被着体に対する密着性により優れる。
上記エポキシ系樹脂は、一分子に2個以上のエポキシ基を有する化合物である。上記エポキシ系樹脂としては、例えば、ビスフェノールA型エポキシ系樹脂、ビスフェノールF型エポキシ系樹脂、ビスフェノールS型エポキシ系樹脂等のビスフェノール型エポキシ系樹脂;スピロ環型エポキシ系樹脂;ナフタレン型エポキシ系樹脂;ビフェニル型エポキシ系樹脂;テルペン型エポキシ系樹脂;トリス(グリシジルオキシフェニル)メタン、テトラキス(グリシジルオキシフェニル)エタン等のグリシジルエーテル型エポキシ系樹脂;テトラグリシジルジアミノジフェニルメタン等のグリシジルアミン型エポキシ系樹脂;テトラブロムビスフェノールA型エポキシ系樹脂;クレゾールノボラック型エポキシ系樹脂、フェノールノボラック型エポキシ系樹脂、α-ナフトールノボラック型エポキシ系樹脂、臭素化フェノールノボラック型エポキシ系樹脂等のノボラック型エポキシ系樹脂;ゴム変性エポキシ系樹脂などが挙げられる。
上記エポキシ系樹脂のエポキシ当量は、90~300g/eqであることが好ましい。上記エポキシ当量が上記範囲内であると、熱伝導性導電接着剤層の被着体に対する密着性により優れる。
上記エポキシ系樹脂を二種以上使用する場合、エポキシ当量が90~300g/eqであるエポキシ系樹脂と、エポキシ当量が800~10000g/eqであるエポキシ系樹脂とを併用して使用することが好ましい。この場合、エポキシ当量が90~300g/eqであるエポキシ系樹脂とエポキシ当量が800~10000g/eqであるエポキシ系樹脂とは構成単位が同じものであってもよく、構成単位が異なるものであってもよい。
上記エポキシ当量が90~300g/eqであるエポキシ系樹脂は、樹脂の耐熱性により優れる点で好ましい。上記エポキシ当量の下限は、150g/eqがより好ましく、さらに好ましくは170g/eqである。上記エポキシ当量の上限は、250g/eqがより好ましく、さらに好ましくは230g/eqである。また、上記エポキシ当量が90~300g/eqであるエポキシ系樹脂としては、常温で固体のものを使用することが好ましい。
上記エポキシ当量が90~300g/eqであるエポキシ系樹脂としては、中でも、ノボラック型エポキシ系樹脂が好ましい。ノボラック型エポキシ系樹脂は、樹脂密度が高いものであるにもかかわらず、他のエポキシ系樹脂との混和性も良好であり、かつ、エポキシ基間の反応性の差も小さいため、塗膜全体を均一に高架橋密度にすることができる。
上記ノボラック型エポキシ系樹脂としては、クレゾールノボラック型エポキシ系樹脂、フェノールノボラック型エポキシ系樹脂、α-ナフトールノボラック型エポキシ系樹脂、臭素化フェノールノボラック型エポキシ系樹脂などが挙げられる。
上記エポキシ当量が90~300g/eqであるエポキシ系樹脂として使用することができる市販のエポキシ系樹脂としては、EPICLONN-660、N-665、N-670、N-673、N-680、N-695、N-655-EXP-S,N-662-EXP-S、N-665-EXP、N-665-EXP-S、N-672-EXP、N-670-EXP-S、N-685-EXP、N-673-80M、N-680-75M、N-690-75M、N-740、N-770、N-775、N-740-80M、N-770-70M、N-865、N-865-80M(商品名、DIC株式会社製)、jER152、154、157S70(商品名、三菱ケミカル株式会社製)、YDPN-638、YDCN-700、YDCN-700-2、YDCN-700-3、YDCN-700-5、YDCN-700-7、YDCN-700-10、YDCN-704、YDCN-700-A(商品名、日鉄ケミカル&マテリアル株式会社製)などが挙げられる。
また、上記エポキシ当量が90~300g/eqであるエポキシ系樹脂としてノボラック型のエポキシ系樹脂を使用する場合は、上記エポキシ当量が800~10000g/eqであるエポキシ系樹脂は、熱伝導性導電接着剤層の被着体に対する密着性により優れる観点から、常温で固体であるノボラック型エポキシ系樹脂以外のエポキシ系樹脂を使用することが好ましい。
上記エポキシ当量が800~10000g/eqであるエポキシ系樹脂は、熱伝導性導電接着剤層の被着体に対する密着性により優れる点で好ましい。上記エポキシ当量の下限は、1000g/eqがより好ましく、さらに好ましくは1500g/eqである。上記エポキシ当量の上限は、5000g/eqがより好ましく、さらに好ましくは3000g/eqである。また、上記エポキシ当量が800~10000g/eqであるエポキシ系樹脂としては、常温で固体のものを使用することが好ましい。常温で固体であるとは、25℃において無溶媒状態で流動性を有しない状態であることを意味する。
上記エポキシ当量が800~10000g/eqであるエポキシ系樹脂として使用することができる市販のエポキシ系樹脂としては、EPICLON4050、7050、HM-091、HM-101(商品名、DIC株式会社製)、jER1003F、1004、1004AF、1004FS、1005F、1006FS、1007、1007FS、1009、1009F、1010、1055、1256、4250、4275、4004P、4005P、4007P、4010P(商品名、三菱ケミカル株式会社製)などが挙げられる。
上記エポキシ基と反応し得る官能基を有する熱硬化性樹脂とエポキシ系樹脂とを併用する場合、エポキシ系樹脂の含有量は、エポキシ基と反応し得る官能基を有する熱硬化性樹脂100質量部に対して、1~300質量部であることが好ましく、より好ましくは3~100質量部、被着体に対する密着性により優れる観点で、さらに好ましくは5~50質量部である。上記含有量が上記範囲内であると、エポキシ基と反応し得る官能基を有する熱硬化性樹脂との架橋の度合いがより適度となり、熱伝導性導電接着剤層の可撓性、被着体に対する密着性がより良好となる。特に、エポキシ基と反応し得る官能基を有する熱硬化性樹脂100質量部に対して、エポキシ系樹脂が1質量部以上であると、耐熱性および被着体に対する密着性により優れ、300質量部以下であると、金属材料への密着性により優れる。
上記バインダー成分の含有割合は、上記熱伝導性導電接着剤層の総量100質量%に対して、5質量%以上が好ましく、より好ましくは10質量%以上、さらに好ましくは20質量%以上である。上記含有割合が5質量%以上であると、熱伝導性導電接着剤層がもろくなりにくく、熱伝導性導電接着剤層の成膜性に優れる。上記含有割合は、50質量%以下が好ましく、より好ましくは45質量%以下、さらに好ましくは40質量%以下である。特に、熱硬化型樹脂(特にエポキシ系樹脂およびエポキシ基と反応し得る官能基を有する熱硬化性樹脂の合計)の含有割合が上記範囲内であることが好ましい。
上記バインダー成分中の熱硬化型樹脂の含有割合は、上記バインダー成分の総量100質量%に対して、70質量%以上が好ましく、より好ましくは80質量%以上、さらに好ましくは90質量%以上、特に好ましくは95質量%以上である。特に、熱硬化型樹脂(特にエポキシ系樹脂およびエポキシ基と反応し得る官能基を有する熱硬化性樹脂の合計)の含有割合が上記範囲内であることが好ましい。
(カーボンファイバー)
上記カーボンファイバーは繊維状の炭素材料であり、繊維状のグラファイトが好ましい。上記カーボンファイバーは繊維状であることで、その多くが熱伝導性導電接着剤層内において厚さ方向に重なりながら平面方向に配向する傾向にある。このため、上記熱伝導性導電接着剤層は、カーボンファイバーを含むことで平面方向および厚さ方向の両方の熱伝導性に優れる。また、カーボンファイバーは比重が小さく、高充填した場合であっても熱伝導性導電接着剤層を軽量とすることができる。
上記カーボンファイバーは繊維状の炭素材料であり、繊維状のグラファイトが好ましい。上記カーボンファイバーは繊維状であることで、その多くが熱伝導性導電接着剤層内において厚さ方向に重なりながら平面方向に配向する傾向にある。このため、上記熱伝導性導電接着剤層は、カーボンファイバーを含むことで平面方向および厚さ方向の両方の熱伝導性に優れる。また、カーボンファイバーは比重が小さく、高充填した場合であっても熱伝導性導電接着剤層を軽量とすることができる。
上記カーボンファイバーは、その表面に金属が担持されている。このようなカーボンファイバーを用いることで、上記熱伝導性導電接着剤層は熱伝導性に優れつつ、導電性および電磁波シールド性能にも優れる。
表面に金属が担持されたカーボンファイバーとしては、市販のものを使用することができるし、金属未担持のカーボンファイバーに、例えば公知乃至慣用の金属めっき方法により作製することができる。
上記金属としては、公知乃至慣用の導電性を有する金属が使用でき、例えば、金、銀、銅、ニッケル、亜鉛、インジウム、錫、鉛、ビスマス、これらの2以上を含む合金などが挙げられる。中でも、導電性および電磁波シールド性能により優れる観点から、銀が好ましい。上記金属は一種のみを使用してもよいし、二種以上を使用してもよい。
上記カーボンファイバーにおける上記金属の担持量は、未担持のカーボンファイバー100質量部に対して、5質量部以上が好ましく、より好ましくは10質量部以上、さらに好ましくは15質量部以上である。上記担持量が5質量部以上であると、導電性および電磁波シールド性能に優れる。上記担持量は、被着体に対する密着性により優れる観点から、35質量部以下が好ましく、より好ましくは30質量部以下、さらに好ましくは25質量部以下である。
上記カーボンファイバーの直径(厚さ)は、5~30μmが好ましく、より好ましくは10~25μmである。上記直径が5μm以上であると、厚さ方向の熱伝導性および導電性により優れる。上記直径が30μm以下であると、被着体に対する密着性により優れる。
上記カーボンファイバーの長径(長さ)は、5~500μmが好ましく、より好ましくは10~300μmである。上記長径が5μm以上であると、平面方向の熱伝導性および導電性により優れる。上記長径が500μm以下であると、カーボンファイバーのバインダー成分に対する分散性により優れる。
上記カーボンファイバーのアスペクト比[直径/長径]は、0.03~1が好ましく、より好ましくは0.035~1である。上記アスペクト比が上記範囲内であると、導電性および電磁波シールド性能がより良好となる。なお、本明細書において、上記カーボンファイバーの直径、長径、およびアスペクト比は、熱伝導性導電接着剤層においてカーボンファイバーが圧縮されている場合は圧縮後の状態における値をいうものとする。上記直径および/または上記アスペクト比を満たすカーボンファイバーとしては、上記直径および/または上記アスペクト比が上記範囲内であるカーボンファイバーを使用することもできるし、カーボンファイバーを配合した熱伝導性導電接着剤層を圧縮することに伴って上記直径および/または上記アスペクト比が上記範囲内となるように圧縮されたカーボンファイバーを使用してもよい。
上記カーボンファイバーの含有割合(カーボンファイバーおよび担持された金属の合計の含有割合)は、上記熱伝導性導電接着剤層の総量100質量%に対して、40質量%以上が好ましく、より好ましくは50質量%以上、さらに好ましくは55質量%以上である。上記含有割合が40質量%以上であると、導電性および電磁波シールド性能がより良好となる。上記含有割合は、70質量%以下が好ましく、より好ましくは65質量%以下である。上記含有割合が70質量%以下であると、熱伝導性導電接着剤層がもろくなりにくく、熱伝導性導電接着剤層の成膜性に優れる。
上記カーボンファイバーの含有割合(カーボンファイバーおよび担持された金属の合計の含有割合)は、上記熱伝導性導電接着剤層に含まれるフィラーの総量100質量%に対して、70質量%以上が好ましく、より好ましくは80質量%以上、さらに好ましくは90質量%以上、特に好ましくは93質量%以上である。
(導電性粒子)
上述のように、上記熱伝導性導電接着剤層は、上記カーボンファーバー以外の導電性粒子を含んでいてもよい。上記導電性粒子を含むと、上記熱伝導性導電接着剤層の熱伝導性、導電性、および電磁波シールド性能により優れる。また、上記カーボンファイバーの上記バインダー成分中の分散性により優れる。
上述のように、上記熱伝導性導電接着剤層は、上記カーボンファーバー以外の導電性粒子を含んでいてもよい。上記導電性粒子を含むと、上記熱伝導性導電接着剤層の熱伝導性、導電性、および電磁波シールド性能により優れる。また、上記カーボンファイバーの上記バインダー成分中の分散性により優れる。
上記導電性粒子のメディアン径は、上記カーボンファイバーの直径よりも小さいことが好ましく、より好ましくは1~30μm、さらに好ましくは2~20μm、特に好ましくは4~15μmである。上記メディアン径が1μm以上であると、熱伝導性、導電性、および電磁波シールド効果がより良好となる。上記メディアン径が30μm以下であると、被着体に対する密着性がより良好となる。なお、本明細書において、導電性粒子のメディアン径(D50)は、レーザー回折・散乱法で測定される、個数基準の平均一次粒子径である。また、本明細書において、導電性粒子のメディアン径は、熱伝導性導電接着剤層において導電性粒子が圧縮されている場合は圧縮後の状態におけるメディアン径をいうものとする。
上記導電性粒子としては、例えば、金属粒子、金属被覆樹脂粒子、金属繊維などが挙げられる。
上記金属粒子および上記金属被覆樹脂粒子の被覆部を構成する金属としては、例えば、金、銀、銅、ニッケル、亜鉛、インジウム、錫、鉛、ビスマス、これらの2以上を含む合金などが挙げられる。上記金属は一種のみを使用してもよいし、二種以上を使用してもよい。
上記金属粒子としては、具体的には、例えば、銅粒子、銀粒子、ニッケル粒子、銀被覆銅粒子、インジウム粒子、錫粒子、鉛粒子、金被覆銅粒子、銀被覆ニッケル粒子、金被覆ニッケル粒子、インジウム被覆銅粒子、錫被覆銅粒子、鉛被覆銅粒子、ビスマス被覆銅粒子、インジウム被覆ニッケル粒子、錫被覆ニッケル粒子、ビスマス被覆ニッケル粒子、銀被覆合金粒子などが挙げられる。上記銀被覆合金粒子としては、例えば、銅を含む合金粒子(例えば、銅とニッケルと亜鉛との合金からなる銅合金粒子)が銀により被覆された銀被覆銅合金粒子などが挙げられる。上記金属粒子は、電解法、アトマイズ法、還元法などにより作製することができる。
上記導電性粒子としては、中でも、金属粒子が好ましく、銀粒子、銀被覆銅粒子、銀被覆銅合金粒子が好ましい。熱伝導性および導電性に優れ、また、導電性粒子の酸化および凝集を抑制し、且つ導電性粒子のコストを下げることができる観点から、特に、銀被覆銅粒子、銀被覆銅合金粒子が好ましい。
上記導電性粒子の形状としては、球状(真球状、楕球状など)、フレーク状(鱗片状、扁平状)、樹枝状(デンドライト状)、繊維状、不定形(多面体など)、ブロック状、スパイク状などが挙げられる。中でも、熱伝導性および導電性により優れる観点から、球状が好ましい。
上記熱伝導性導電接着剤層中の上記導電性粒子の含有割合は、熱伝導性導電接着剤層の総量100質量%に対して、1~15質量%であることが好ましく、より好ましくは1.5~10質量%、さらに好ましくは2~8質量%である。上記含有割合が1質量%以上であると、厚さ方向の熱伝導性および導電性がより良好となる。上記含有割合が15質量%以下であると、被着体に対する密着性により優れる。また、上記導電性粒子の含有量は、上記カーボンファイバーの総量(カーボンファイバーおよび担持された金属の合計量)100質量部に対して、1~15質量部が好ましく、より好ましくは3~10質量部である。
上記熱伝導性導電接着剤層は、導電性、電磁波シールド性能、および被着体に対する密着性等のバインダー成分の改質の目的で、ウレタン樹脂粒子を含んでいてもよい。上記ウレタン樹脂粒子の平均粒子径は、4~13μmが好ましく、より好ましくは5~7μmである。上記平均粒子径は、メディアン系(D50)を示し、レーザードップラー法を応用した粒度分布測定装置により測定できる。また、上記ウレタン樹脂粒子の、JIS K6253に準拠して測定されるタイプAデュロメータ硬さは、55~90が好ましい。上記ウレタン樹脂粒子は、一種のみを使用してもよいし、二種以上を使用してもよい。
上記熱伝導性導電接着剤層は、本発明が目的とする効果を損なわない範囲内において、上述の各成分以外のその他の成分を含有していてもよい。上記その他の成分としては、公知乃至慣用の接着剤に含まれる成分が挙げられる。上記その他の成分としては、例えば、硬化促進剤、可塑剤、難燃剤、消泡剤、粘度調整剤、酸化防止剤、希釈剤、沈降防止剤、充填剤、着色剤、レベリング剤、カップリング剤、紫外線吸収剤、粘着付与樹脂、ブロッキング防止剤などが挙げられる。上記その他の成分は、一種のみを使用してもよいし、二種以上を使用してもよい。
(熱伝導性導電接着剤層)
上記熱伝導性導電接着剤層の厚さは、25~100μmであり、より好ましくは30~80μm、さらに好ましくは35~60μmである。上記厚さが25μm以上であることにより、プリント配線板に設けられた開口部への埋め込み性が良好となりグランド回路と接触しやすく、より良好にアースを取ることができる。上記厚さが100μm以下であることにより、厚さ方向の熱伝導性が良好となる。なお、上記熱伝導性導電接着剤層の厚さは、熱伝導性導電接着剤層の表面からフィラーが突出している場合はフィラーが突出していない領域における厚さ(例えば図1に示す厚さT)である。また、加熱等により熱伝導性導電接着剤層を構成するバインダー成分(接着剤成分)が流動して被着体に形成された開口部に侵入した場合などにおける熱伝導性導電接着剤層の厚さは、上記開口部に侵入していない領域における熱伝導性導電接着剤層の厚さである。
上記熱伝導性導電接着剤層の厚さは、25~100μmであり、より好ましくは30~80μm、さらに好ましくは35~60μmである。上記厚さが25μm以上であることにより、プリント配線板に設けられた開口部への埋め込み性が良好となりグランド回路と接触しやすく、より良好にアースを取ることができる。上記厚さが100μm以下であることにより、厚さ方向の熱伝導性が良好となる。なお、上記熱伝導性導電接着剤層の厚さは、熱伝導性導電接着剤層の表面からフィラーが突出している場合はフィラーが突出していない領域における厚さ(例えば図1に示す厚さT)である。また、加熱等により熱伝導性導電接着剤層を構成するバインダー成分(接着剤成分)が流動して被着体に形成された開口部に侵入した場合などにおける熱伝導性導電接着剤層の厚さは、上記開口部に侵入していない領域における熱伝導性導電接着剤層の厚さである。
上記熱伝導性導電接着剤層の厚さに対する上記カーボンファイバーの直径の比[カーボンファイバーの直径/熱伝導性導電接着剤層の厚さ]は、0.2~0.5であり、好ましくは0.25~0.47、さらに好ましくは0.3~0.45である。上記比が上記範囲内であることにより、高い熱伝導性を発揮することができる。
上記熱伝導性導電接着剤層について、下記導電性試験により求められる抵抗値(初期抵抗値)は、特に限定されないが、1.0Ω未満であることが好ましく、より好ましくは0.7Ω以下、さらに好ましくは0.5Ω以下である。上記初期抵抗値が1.0Ω未満であると、上記熱伝導性導電接着剤層を介した被着体同士の導通が良好となる。
[導電性試験]
熱伝導性導電接着剤層を、SUS板(厚さ:200μm)に、温度:120℃、圧力:0.5MPaの条件で5秒間加熱加圧して貼り合わせ、熱伝導性導電接着剤層側の面を評価用のプリント配線板上に貼り合わせ、プレス機を用いて、60秒間真空引きした後、温度:170℃、圧力:3.0MPaの条件で30分間加熱加圧して、評価用基板を準備する。プリント配線板として、厚さ12.5μmのポリイミドフィルムからなるベース部材の上に、グランド回路を疑似した2本の銅箔パターン(厚さ:18μm、線幅:3mm)が形成され、その上に絶縁性の接着剤(厚さ:13μm)および厚さ25μmのポリイミドフィルムからなるカバーレイが形成されたプリント配線板を用いる。カバーレイには、直径1mmのグランド接続部を模擬した円形開口部が形成されている。上記評価用基板について、銅箔パターンとSUS板の間の電気抵抗値を抵抗計で測定して抵抗値とする。
[導電性試験]
熱伝導性導電接着剤層を、SUS板(厚さ:200μm)に、温度:120℃、圧力:0.5MPaの条件で5秒間加熱加圧して貼り合わせ、熱伝導性導電接着剤層側の面を評価用のプリント配線板上に貼り合わせ、プレス機を用いて、60秒間真空引きした後、温度:170℃、圧力:3.0MPaの条件で30分間加熱加圧して、評価用基板を準備する。プリント配線板として、厚さ12.5μmのポリイミドフィルムからなるベース部材の上に、グランド回路を疑似した2本の銅箔パターン(厚さ:18μm、線幅:3mm)が形成され、その上に絶縁性の接着剤(厚さ:13μm)および厚さ25μmのポリイミドフィルムからなるカバーレイが形成されたプリント配線板を用いる。カバーレイには、直径1mmのグランド接続部を模擬した円形開口部が形成されている。上記評価用基板について、銅箔パターンとSUS板の間の電気抵抗値を抵抗計で測定して抵抗値とする。
上記熱伝導性導電接着剤層について、平面方向の熱伝導率は、7W/mK以上であることが好ましく、より好ましくは7.5W/mK以上、さらに好ましくは8W/mK以上である。上記厚さ方向の熱伝導率が7W/mK以上であると、上記熱伝導性導電接着剤層を介した被着体からの放熱性が良好となる。
上記熱伝導性導電接着剤層について、厚さ方向の熱伝導率は、5W/mK以上であることが好ましく、より好ましくは5.5W/mK以上、さらに好ましくは6W/mK以上である。上記厚さ方向の熱伝導率が5W/mK以上であると、上記熱伝導性導電接着剤層を介した被着体からの放熱性が良好となる。
上記熱伝導性導電接着剤層について、常温における、引張速度50mm/分、剥離角度90°の条件でのピール剥離試験により求められる、金めっき銅箔積層フィルムの金めっき面に対する密着強度(剥離力)は、特に限定されないが、5.5N/cm以上であることが好ましく、より好ましくは6N/cm以上、さらに好ましくは6.5N/cm以上である。上記密着強度が5.5N/cm以上であると、上記熱伝導性導電接着剤層の被着体に対する密着性により優れる。上記金めっき銅箔積層フィルムは、ピール剥離試験時に破れないようにプラスチックフィルム等で補強されていてもよい。上記ピール剥離試験の具体的な方法は、例えば後述の実施例に記載の通りである。
上記熱伝導性導電接着剤層について、常温における、引張速度50mm/分、剥離角度90°の条件でのピール剥離試験により求められる、ポリイミドフィルムに対する密着強度(剥離力)は、特に限定されないが、5.5N/cm以上であることが好ましく、より好ましくは6N/cm以上、さらに好ましくは6.5N/cm以上である。上記密着強度が5.5N/cm以上であると、上記熱伝導性導電接着剤層の被着体に対する密着性により優れる。上記ポリイミドフィルムは、ピール剥離試験時に破れないようにプラスチックフィルム等で補強されていてもよい。上記ピール剥離試験の具体的な方法は、例えば後述の実施例に記載の通りである。
上記熱伝導性導電接着剤層は、1GHz当たりの電界シールド効果が30dB以上であることが好ましく、より好ましくは40dB以上、さらに好ましくは50dB以上である。上記電界シールド効果は、KEC法により測定することができる。具体的な方法は、例えば後述の実施例に記載の通りである。
上記熱伝導性導電接着剤層は、プリント配線板用途であることが好ましく、フレキシブルプリント配線板(FPC)用途であることが特に好ましい。上記熱伝導性導電接着剤層は、経済的に優れながら、導電部材である被着体同士の接続安定性に優れ、高温に付された場合であっても接続安定性が維持される。従って、上記熱伝導性導電接着剤層は、プリント配線板用(特に、FPC用)の電磁波シールドフィルム、導電性ボンディングフィルムとして好ましく使用することができる。上記導電性ボンディングフィルムは、プリント配線板への導電性(金属)補強板の取付けを目的としたものであり、プリント配線板内に侵入あるいは生じた電磁波を外部に逃がすことを目的としたグランド接続引き出しフィルムも挙げられる。
上記熱伝導性導電接着剤層は、少なくとも一方の面に剥離シート(セパレートフィルム)が積層されていてもよい。すなわち、上記熱伝導性導電接着剤層は、剥離シートと、当該剥離シートの離型面に形成された上記熱伝導性導電接着剤層とを備える積層体として提供されてもよい。上記剥離シートは使用時に剥離される。
上記熱伝導性導電接着剤層は、公知乃至慣用の製造方法により製造することができる。例えば、剥離シートなどの仮基材または基材上に、熱伝導性導電接着剤層を形成する組成物を塗布(塗工)し、必要に応じて、脱溶媒および/または一部硬化させて形成することが挙げられる。
上記組成物は、例えば、上述の各成分に加え、溶剤(溶媒)を含む。溶剤としては、例えば、トルエン、アセトン、メチルエチルケトン、メタノール、エタノール、プロパノール、ジメチルホルムアミドなどが挙げられる。上記組成物の固形分濃度は、形成する熱伝導性導電接着剤層の厚さなどに応じて適宜設定される。
上記組成物の塗布には、公知のコーティング法が用いられてもよい。例えば、グラビアロールコーター、リバースロールコーター、キスロールコーター、リップコーター、ディップロールコーター、バーコーター、ナイフコーター、スプレーコーター、コンマコーター、ダイレクトコーター、スロットダイコーターなどのコーターが用いられてもよい。
[補強部材付きプリント配線板]
図2に、上記熱伝導性導電接着剤層を補強部材付きプリント配線板に適用した例を示す。図2に示すように、補強部材付きプリント配線板の一実施形態である補強部材付きプリント配線板Xは、プリント配線板3と、プリント配線板3上に設けられた熱伝導性導電接着剤層1’と、熱伝導性導電接着剤層1’上に設けられた、導電性を有する補強部材2と、を備える。
図2に、上記熱伝導性導電接着剤層を補強部材付きプリント配線板に適用した例を示す。図2に示すように、補強部材付きプリント配線板の一実施形態である補強部材付きプリント配線板Xは、プリント配線板3と、プリント配線板3上に設けられた熱伝導性導電接着剤層1’と、熱伝導性導電接着剤層1’上に設けられた、導電性を有する補強部材2と、を備える。
プリント配線板3は、ベース部材31と、ベース部材31の表面に部分的に設けられた回路パターン32と、回路パターン32を覆い絶縁保護する絶縁保護層33と、回路パターン32を覆い且つ回路パターン32およびベース部材31と絶縁保護層33とを接着するための接着剤34と、を有する。回路パターン32は、複数の信号回路32aおよびグランド回路32bを含む。グランド回路32b上の接着剤34および絶縁保護層33には、接着剤34および絶縁保護層33を厚さ方向に貫通する開口部(スルーホール)3aが形成されている。
熱伝導性導電接着剤層1’はプリント配線板3の絶縁保護層33表面に、開口部3aを覆い塞ぐように接着されており、バインダー成分(接着剤成分)11’は開口部3aを充填している。熱伝導性導電接着剤層1’はカーボンファイバー12aと導電性粒子12bとバインダー成分(接着剤成分)11’とから形成されている。熱伝導性導電接着剤層1’は、樹脂層の厚さが比較的厚い厚膜部と、樹脂層の厚さが比較的薄い薄膜部とを有する。厚膜部は開口部3aを充填している部分と一致し、薄膜部は絶縁保護層33と補強部材2との間に位置する部分と一致する。厚膜部におけるカーボンフィラー12aは、補強部材2とグランド回路32bの間に位置し、補強部材2とグランド回路32bとを好ましくは接触して導通する。薄膜部におけるカーボンフィラー12aは、補強部材2と絶縁保護層33の間に位置し、好ましくは補強部材2と絶縁保護層33とに接触している。このような構造を有することにより、カーボンフィラー12aを介してグランド部材32bと補強部材2とが導通し、補強部材2は外部接続導電層として機能し、補強部材2表面は外部の接地部材と電気的に接続される。
熱伝導性導電接着剤層1’は、例えば、熱伝導性導電接着剤層1’を形成する流動前あるいは硬化前の熱伝導性導電接着剤層1を、必要に応じて補強部材2の表面に貼り合わせた後、プリント配線板3における絶縁保護層33上に貼り合わせ、その後に加熱によりバインダー成分11を流動あるいは硬化して熱圧着することにより、バインダー成分(接着剤成分)11を絶縁保護層33に接着させつつ、バインダー成分11を流動させてバインダー成分11、カーボンフィラー12a、および導電性粒子12bが開口部3a内を充填し、バインダー成分11を硬化してバインダー成分11’を形成して得ることができる。
プリント配線板3の補強部材2に対する反対面に設けられた実装部位には電子部品4が接続されるようになっている。補強部材2は、電子部品4が接続される実装部位に対向配置されている。これにより、補強部材2は、電子部品4の実装部位を補強している。導電性を有する補強部材2は、プリント配線板3におけるグランド回路32bと、熱伝導性導電接着剤層1’とを介して電気的に接続されている。これにより、補強部材2がグランド回路32bと同電位に保たれるため、電子部品4の実装部位に対する外部からの電磁波などのノイズを遮蔽している。
以下に、実施例に基づいて本発明の熱伝導性導電接着剤層の一実施形態についてより詳細に説明するが、本発明の熱伝導性導電接着剤層はこれらの実施例にのみ限定されるものではない。
実施例1
熱硬化性樹脂として、酸化12mgKOH/gのカルボキシ基変性ポリエステル系樹脂(数平均分子量:15000、Tg:15℃)92質量部およびクレゾールノボラック型エポキシ樹脂(エポキシ当量:220g/eq、Tg:90℃)8質量部の混合物(40質量%)を混合してバインダー成分を作製した。そして、表1に示すグラファイト粉および銀被覆銅粒子を表1に示す割合で上記バインダー成分に混合して樹脂ペーストを作製した。続いて、2枚の剥離シートの離型処理面の間に上記樹脂ペーストを配置し、ロールラミネーターを用いてラミネートし[剥離シート/樹脂ペースト層/剥離シート]の積層体を作製した。そして、上記積層体を170℃で加熱しながら圧力3MPaで30分間加圧して樹脂ペースト層をプレスし、[剥離シート/熱伝導性導電接着剤層/剥離シート]の積層体として、実施例1の熱伝導性導電接着剤層を作製した。

実施例2~5
熱伝導性導電接着剤層のプレス前およびプレス後の厚さを表1に示すように変更したこと以外は実施例1と同様にして各例の熱伝導性導電接着剤層を作製した。

熱伝導性導電接着剤層を、補強部材であるSUS板(厚さ:200μm)に、温度:120℃、圧力:0.5MPaの条件で5秒間加熱加圧して貼り合わせ、熱伝導性導電接着剤層上の剥離シートを剥離し、熱伝導性導電接着剤層側の面を評価用のプリント配線板上に貼り合わせ、プレス機を用いて、60秒間真空引きした後、温度:170℃、圧力:3.0MPaの条件で30分間加熱加圧して、評価用基板を作製した。なお、上記プリント配線板は、厚さ12.5μmのポリイミドフィルムからなるベース部材の上に、互いに間隔をおいて平行に延びる2本の銅箔パターン(厚さ:18μm、線幅:3mm)と、上記銅箔パターンを覆うとともに、絶縁性の接着剤(厚さ:13μm)およびポリイミドからなる絶縁保護層(厚さ:25μm)を有しており、上記絶縁保護層には、各銅箔パターンを露出する円柱形状の開口部(直径1mm)が設けられている。熱伝導性導電接着剤層とプリント配線板とを重ね合わせる際に、この開口部が熱伝導性導電接着剤層により完全に覆われるようにした。そして、得られた評価用基板の銅箔パターンとSUS板の間の電気抵抗値を、抵抗計を用いて測定し、プリント配線板とSUS板との間の抵抗値とした。
熱伝導性導電接着剤層を、補強部材であるSUS板(厚さ:200μm)に、温度:120℃、圧力:0.5MPaの条件で5秒間加熱加圧して貼り合わせ、熱伝導性導電接着剤層上の剥離シートを剥離し、熱伝導性導電接着剤層側の面を評価用のプリント配線板上に貼り合わせ、プレス機を用いて、60秒間真空引きした後、温度:170℃、圧力:3.0MPaの条件で30分間加熱加圧して、評価用基板を作製した。なお、上記プリント配線板は、厚さ12.5μmのポリイミドフィルムからなるベース部材の上に、互いに間隔をおいて平行に延びる2本の銅箔パターン(厚さ:18μm、線幅:3mm)と、上記銅箔パターンを覆うとともに、絶縁性の接着剤(厚さ:13μm)およびポリイミドからなる絶縁保護層(厚さ:25μm)を有しており、上記絶縁保護層には、各銅箔パターンを露出する円柱形状の開口部(直径1mm)が設けられている。熱伝導性導電接着剤層とプリント配線板とを重ね合わせる際に、この開口部が熱伝導性導電接着剤層により完全に覆われるようにした。そして、得られた評価用基板の銅箔パターンとSUS板の間の電気抵抗値を、抵抗計を用いて測定し、プリント配線板とSUS板との間の抵抗値とした。
(2)密着強度(PI)
熱伝導性導電接着剤層から一方の剥離シートを剥離し、露出面をSUS304H製金属補強板(厚さ:200μm)に重ね合わせ、プレス機を用いて温度:120℃、時間:5秒、圧力:0.5MPaの条件で加熱加圧して熱圧着した後、他方の剥離シートを剥離して熱伝導性導電接着剤層付き金属補強板を作製した。
次に、ポリイミドからなるベース基板と、ベース基板の表面上に形成された銅箔とを備えた銅箔積層フィルムのベース基板と、熱伝導性シート付き金属補強板とを、上記熱圧着と同じ条件で接着した後、さらにプレス機で温度:170℃、時間:30分、圧力:3MPaの条件で接着して、熱伝導性導電接着剤層付きポリイミドフィルムを作製した。次いで、熱伝導性導電接着剤層付きポリイミドフィルムを両面粘着シートで測定台に固定し、ポリイミドフィルムを、常温で引張試験機(商品名「AGS-50NX」、株式会社島津製作所製)で引張速度50mm/分、剥離角度90°にて、熱伝導性シートから剥離し、破断時のピール強度の最大値を測定した。
熱伝導性導電接着剤層から一方の剥離シートを剥離し、露出面をSUS304H製金属補強板(厚さ:200μm)に重ね合わせ、プレス機を用いて温度:120℃、時間:5秒、圧力:0.5MPaの条件で加熱加圧して熱圧着した後、他方の剥離シートを剥離して熱伝導性導電接着剤層付き金属補強板を作製した。
次に、ポリイミドからなるベース基板と、ベース基板の表面上に形成された銅箔とを備えた銅箔積層フィルムのベース基板と、熱伝導性シート付き金属補強板とを、上記熱圧着と同じ条件で接着した後、さらにプレス機で温度:170℃、時間:30分、圧力:3MPaの条件で接着して、熱伝導性導電接着剤層付きポリイミドフィルムを作製した。次いで、熱伝導性導電接着剤層付きポリイミドフィルムを両面粘着シートで測定台に固定し、ポリイミドフィルムを、常温で引張試験機(商品名「AGS-50NX」、株式会社島津製作所製)で引張速度50mm/分、剥離角度90°にて、熱伝導性シートから剥離し、破断時のピール強度の最大値を測定した。
(3)密着強度(Au)
熱伝導性導電接着剤層から一方の剥離シートを剥離し、露出面をSUS304H製金属補強板(厚さ:200μm)に重ね合わせ、プレス機を用いて温度:120℃、時間:5秒、圧力:0.5MPaの条件で加熱加圧した後、他方の剥離シートを剥離して熱伝導性導電接着剤層付き金属補強板を作製した。
次に、ポリイミドからなるベース基板と、ベース基板の表面上に形成された銅箔と、銅箔の表面に形成された金めっき層とを備えた銅箔積層フィルムの金めっき層と、熱伝導性導電接着剤層付き金属補強板とを、上記熱圧着と同じ条件で接着した後、さらにプレス機で温度:170℃、時間:30分、圧力:3MPaの条件で接着して、熱伝導性導電接着剤層付き金めっき積層フィルムを作製した。次いで、熱伝導性シート付き金めっき積層フィルムを両面粘着シートで測定台に固定し、金めっき積層フィルムを、常温で引張試験機(商品名「AGS-50NX」、株式会社島津製作所製)で引張速度50mm/分、剥離角度90°にて、熱伝導性導電接着剤層から剥離し、破断時のピール強度の最大値を測定した。

次に、ポリイミドからなるベース基板と、ベース基板の表面上に形成された銅箔と、銅箔の表面に形成された金めっき層とを備えた銅箔積層フィルムの金めっき層と、熱伝導性導電接着剤層付き金属補強板とを、上記熱圧着と同じ条件で接着した後、さらにプレス機で温度:170℃、時間:30分、圧力:3MPaの条件で接着して、熱伝導性導電接着剤層付き金めっき積層フィルムを作製した。次いで、熱伝導性シート付き金めっき積層フィルムを両面粘着シートで測定台に固定し、金めっき積層フィルムを、常温で引張試験機(商品名「AGS-50NX」、株式会社島津製作所製)で引張速度50mm/分、剥離角度90°にて、熱伝導性導電接着剤層から剥離し、破断時のピール強度の最大値を測定した。
(4)熱伝導率
熱伝導性導電接着剤層を、熱物性測定装置(商品名「サーモウェーブアナライザ TA35」、株式会社ベテル製)を用いてレーザーフラッシュ法にて熱拡散率測定を実施した。また、熱伝導性導電接着剤層について、示差走査熱量計(商品名「DSC8500」、株式会社日立ハイテクサイエンス製)を用いて、DSC法によって25℃における比熱測定を実施した。また、熱伝導性導電接着剤層について、電子比重計(商品名「EW-300SG」、アルファーミラージュ株式会社製)を用いて、水中置換法にて比重測定を実施した。そして、上記で得られた熱拡散率、比熱、および比重を用いた計算により、平面方向および厚さ方向の熱伝導率を算出した。
熱伝導性導電接着剤層を、熱物性測定装置(商品名「サーモウェーブアナライザ TA35」、株式会社ベテル製)を用いてレーザーフラッシュ法にて熱拡散率測定を実施した。また、熱伝導性導電接着剤層について、示差走査熱量計(商品名「DSC8500」、株式会社日立ハイテクサイエンス製)を用いて、DSC法によって25℃における比熱測定を実施した。また、熱伝導性導電接着剤層について、電子比重計(商品名「EW-300SG」、アルファーミラージュ株式会社製)を用いて、水中置換法にて比重測定を実施した。そして、上記で得られた熱拡散率、比熱、および比重を用いた計算により、平面方向および厚さ方向の熱伝導率を算出した。
(5)シールド性能
熱伝導性導電接着剤層から一方の剥離シートを剥離し、熱伝導性導電接着剤層の両面を離型フィルムで挟み込み、プレス機を用いて温度:170℃、時間:30分、圧力:3MPaの条件で加熱加圧して熱硬化させ、離型フィルムを除去した後15cm四方に裁断し、熱伝導性導電接着剤層の硬化物を得た。得られた硬化物について、KEC法により1GHz当たりの電界シールド効果を測定した。
熱伝導性導電接着剤層から一方の剥離シートを剥離し、熱伝導性導電接着剤層の両面を離型フィルムで挟み込み、プレス機を用いて温度:170℃、時間:30分、圧力:3MPaの条件で加熱加圧して熱硬化させ、離型フィルムを除去した後15cm四方に裁断し、熱伝導性導電接着剤層の硬化物を得た。得られた硬化物について、KEC法により1GHz当たりの電界シールド効果を測定した。
(6)熱伝導性導電接着剤層の厚さ
実施例および比較例で得られた熱伝導性導電接着剤層の厚さをデジマチックマイクロメーター(商品名「PMU-150-50MX」、株式会社ミツトヨ製)を用いて測定した。
実施例および比較例で得られた熱伝導性導電接着剤層の厚さをデジマチックマイクロメーター(商品名「PMU-150-50MX」、株式会社ミツトヨ製)を用いて測定した。
実施例の熱伝導性導電接着剤層は、硬化状態において、熱伝導性、導電性、被着体に対する密着性、および電磁波シールド性能に優れていると評価された。一方、グラファイト粉として繊維状ではなくフレーク状のものを使用した場合(比較例1)、被着体に対する密着性に劣ると評価された。また、グラファイト粉を使用せず、代わりに銀被覆銅粒子を増量して実施例1と同じ充填量とした場合(比較例2)、熱伝導性に劣ると評価された。比較例1から銀被覆銅粒子をさらに増量して充填量を多くした場合(比較例3)、熱伝導性は良化するものの、密着強度が0N/cmであり銅箔積層フィルムに全く密着せず、被着体に対する密着性に劣ると評価された。また、[グラファイト粉の直径/熱伝導性導電接着剤層の厚さ]が0.2未満である場合(比較例4)、厚さ方向の熱伝導性に劣ると評価された。[グラファイト粉の直径/熱伝導性導電接着剤層の厚さ]が0.5を超える場合(比較例5~6)、導電性、被着体に対する密着性、および電磁波シールド性能に劣ると評価された。

Claims (7)
- バインダー成分およびカーボンファイバーを含有する熱伝導性導電接着剤層であり、
前記バインダー成分は熱硬化型樹脂を含み、
前記カーボンファイバーの表面には金属が担持されており、
前記熱伝導性導電接着剤層の厚さに対する前記カーボンファイバーの直径の比は0.2~0.5であり、
厚さは25~100μmである、熱伝導性導電接着剤層。 - 前記カーボンファイバーのアスペクト比[直径/長径]は、0.03~1である、請求項1に記載の熱伝導性導電接着剤層。
- 前記カーボンファイバーの含有割合は、前記熱伝導性導電接着剤層の総量100質量%に対して40~70質量%である、請求項1または2に記載の熱伝導性導電接着剤層。
- 前記金属の担持量は前記カーボンファイバー100質量部に対して5~35質量部である、請求項1または2に記載の熱伝導性導電接着剤層。
- 前記カーボンファイバーの直径は5~30μmである、請求項1または2に記載の熱伝導性導電接着剤層。
- さらに導電性粒子を含有する請求項1または2に記載の熱伝導性導電接着剤層。
- 前記導電性粒子のメディアン径は前記カーボンファイバーの直径よりも小さい、請求項6に記載の熱伝導性導電接着剤層。
