Abstract

基板処理方法は、パターンの凹部(95)に被処理膜(96)が位置する基板(9)に対して導電性を有するエッチング用の処理液を供給して被処理膜(96)に接触させる工程と、被処理膜(96)に処理液が接触した状態で、基板(9)と処理液との間に印加する印加電圧を、所定の切替周期にて互いに異なる第1電圧と第2電圧との間で繰り返し切り替えることにより、凹部(95)を形成する側壁表面(942)の電位を第1電位と第1電位よりも小さい第2電位との間で繰り返し切り替える工程と、を備える。上述の第1電位は0V以上であり、第2電位は0V以下である。また、切替周期は0.05秒以上である。これにより、被処理膜(96)のエッチングレートを増大させることができる。

Description

基板処理方法および基板処理装置
 本発明は、基板に対してエッチングを行う技術に関する。
[関連出願の参照]
 本願は、2024年3月8日に出願された日本国特許出願JP2024-35790、および、2025年1月31日に出願された日本国特許出願JP2025-14490からの優先権の利益を主張し、これらの出願の全ての開示は、本願に組み込まれる。
 従来、半導体基板(以下、単に「基板」という。)の製造工程では、基板に対して様々な処理が施される。例えば、基板の製造工程では、基板に対してエッチング液を付与して基板上の膜を除去するウェットエッチング工程が行われる。当該ウェットエッチング工程では、基板上に設けられたトレンチやホール等の微細凹部内の膜のエッチングレートが低下することが知られている。
 そこで、特開2020-155614号公報(文献1)では、導電性を有するエッチング液を基板上に供給し、基板に付着した処理液と基板との間に一定の大きさの直流電流を印加することにより、微細構造物の間隙に処理液の導電成分を速やかに進入させる技術が提案されている。また、国際公開第2021/192502号(文献2)では、エッチング液が接液している状態の基板を挟み込むように配置された一対の電極に、周波数0.1kHzまたは1kHzの交流電圧を印加することにより、エッチングレートを増大させる技術が提案されている。
 ところで、基板のエッチング工程では、エッチングレートの更なる増大が求められている。特に、通常のエッチング方法ではエッチングレートが大きく低下する微細凹部内の膜のエッチングについて、エッチングレートの更なる増大が求められている。
 本発明は、基板に対してエッチングを行う技術に向けられており、エッチングレートを増大させることを目的としている。
 本発明の態様1は、パターンの凹部に被処理膜が位置する基板に対してエッチングを行う基板処理方法であって、a)前記基板に対して導電性を有するエッチング用の処理液を供給して前記被処理膜に接触させる工程と、b)前記被処理膜に前記処理液が接触した状態で、前記基板と前記処理液との間に印加する印加電圧を、所定の切替周期にて互いに異なる第1電圧と第2電圧との間で繰り返し切り替えることにより、前記凹部を形成する側壁表面の電位を第1電位と前記第1電位よりも小さい第2電位との間で繰り返し切り替える工程と、を備える。前記第1電位は0V以上である。前記第2電位は0V以下である。前記切替周期は0.05秒以上である。
 本発明によれば、エッチングレートを増大させることができる。
 本発明の態様2は、態様1の基板処理方法であって、前記印加電圧は直流電圧である。前記切替周期は0.5秒以上である。
 本発明の態様3は、態様1の基板処理方法であって、前記印加電圧は交流電圧である。前記切替周期は0.2秒以上である。
 本発明の態様4は、態様1(態様1ないし3のいずれか1つ、であってもよい。)の基板処理方法であって、各切替周期において、前記第1電位に対応する前記第1電圧の印加時間は、前記第2電位に対応する前記第2電圧の印加時間よりも長い。
 本発明の態様5は、態様1(態様1ないし4のいずれか1つ、であってもよい。)の基板処理方法であって、前記処理液は、エッチング液に電解液を添加して抵抗率を0.1Ω・m以下としたものである。
 本発明の態様6は、態様1(態様1ないし5のいずれか1つ、であってもよい。)の基板処理方法であって、前記被処理膜は、TiN、TaN、TiAlおよびTiAlCのうち1つ以上を含む。前記処理液は、Hを含む。
 本発明の態様7は、態様1(態様1ないし6のいずれか1つ、であってもよい。)の基板処理方法であって、前記b)工程の開始からの経過時間が長くなるに従って前記切替周期を増大させる。
 本発明の態様8は、態様1(態様1ないし7のいずれか1つ、であってもよい。)の基板処理方法であって、前記a)工程において、前記基板に対する前記処理液の継続的な供給が行われる。前記b)工程の開始からの経過時間が長くなるに従って前記処理液の供給流量を増大させる。
 本発明の態様9は、態様1(態様1ないし8のいずれか1つ、であってもよい。)の基板処理方法であって、前記b)工程において、前記凹部内に気泡が生成される。
 本発明の態様10は、態様1ないし9のいずれか1つの基板処理方法であって、前記凹部の幅は10nm以下である。
 本発明の態様11は、パターンの凹部に被処理膜が位置する基板に対してエッチングを行う基板処理装置であって、前記基板を保持する基板保持部と、前記基板に対して導電性を有するエッチング用の処理液を供給して前記被処理膜に接触させる処理液供給部と、前記基板に電気的に接続する第1電極と、前記処理液に電気的に接続する第2電極と、前記第1電極と前記第2電極との間に印加電圧を印加する電源部と、前記電源部を制御することにより、前記被処理膜に前記処理液が接触した状態で、前記印加電圧を所定の切替周期にて互いに異なる第1電圧と第2電圧との間で繰り返し切り替えることにより、前記凹部を形成する側壁表面の電位を第1電位と前記第1電位よりも小さい第2電位との間で繰り返し切り替える電源制御部と、を備える。前記第1電位は0V以上である。前記第2電位は0V以下である。前記切替周期は0.05秒以上である。
 本発明の態様12は、態様11の基板処理装置であって、前記印加電圧は直流電圧である。前記切替周期は0.5秒以上である。
 本発明の態様13は、態様11の基板処理装置であって、前記印加電圧は交流電圧である。前記切替周期は0.2秒以上である。
 本発明の態様14は、態様11(態様11ないし13のいずれか1つ、であってもよい。)の基板処理装置であって、各切替周期において、前記第1電位に対応する前記第1電圧の印加時間は、前記第2電位に対応する前記第2電圧の印加時間よりも長い。
 本発明の態様15は、態様11(態様11ないし14のいずれか1つ、であってもよい。)の基板処理装置であって、前記処理液は、エッチング液に電解液を添加して抵抗率を0.1Ω・m以下としたものである。
 本発明の態様16は、態様11(態様11ないし15のいずれか1つ、であってもよい。)の基板処理装置であって、前記被処理膜は、TiN、TaN、TiAlおよびTiAlCのうち1つ以上を含む。前記処理液は、Hを含む。
 本発明の態様17は、態様11(態様11ないし16のいずれか1つ、であってもよい。)の基板処理装置であって、前記電源制御部は、前記印加電圧の切替開始からの経過時間が長くなるに従って前記切替周期を増大させる。
 本発明の態様18は、態様11(態様11ないし17のいずれか1つ、であってもよい。)の基板処理装置であって、前記処理液供給部を制御する供給制御部をさらに備える。前記電源制御部による前記印加電圧の切替が繰り返される間、前記基板に対する前記処理液の継続的な供給が行われる。前記供給制御部は、前記印加電圧の切替開始からの経過時間が長くなるに従って、前記処理液供給部からの前記処理液の供給流量を増大させる。
 本発明の態様19は、態様11(態様11ないし18のいずれか1つ、であってもよい。)の基板処理装置であって、前記電源制御部による前記印加電圧の切替が繰り返される間、前記凹部内に気泡が生成される。
 本発明の態様20は、態様11ないし19のいずれか1つの基板処理装置であって、前記凹部の幅は10nm以下である。

 インデクサブロック101は、キャリア保持部104と、インデクサロボット105と、IR移動機構106とを備える。キャリア保持部104は、複数枚の基板9を収容できる複数のキャリア107を保持する。複数のキャリア107(例えば、FOUP)は、所定のキャリア配列方向に配列された状態でキャリア保持部104に保持される。IR移動機構106は、キャリア配列方向にインデクサロボット105を移動させる。インデクサロボット105は、基板9をキャリア107から搬出する搬出動作、および、キャリア保持部104に保持されたキャリア107に基板9を搬入する搬入動作を行う。基板9は、インデクサロボット105によって水平な姿勢で搬送される。
 処理ブロック102は、基板9を処理する複数(たとえば、4つ以上)の処理ユニット108と、センターロボット109とを備えている。複数の処理ユニット108は、平面視において、センターロボット109を取り囲むように配置されている。複数の処理ユニット108では、基板9に対する様々な処理が施される。後述する基板処理装置は、複数の処理ユニット108のうちの1つである。センターロボット109は、処理ユニット108に基板9を搬入する搬入動作、および、基板9を処理ユニット108から搬出する搬出動作を行う。さらに、センターロボット109は、複数の処理ユニット108間で基板9を搬送する。基板9は、センターロボット109によって水平な姿勢で搬送される。センターロボット109は、インデクサロボット105から基板9を受け取るとともに、インデクサロボット105に基板9を渡す。
 図2は、本発明の一の実施の形態に係る基板処理装置1の構成を示す側面図である。基板処理装置1は、基板9を1枚ずつ処理する枚葉式の装置である。基板処理装置1は、基板9の上側の主面(以下、「上面91」とも呼ぶ。)に対してエッチングを行う装置である。図2では、基板処理装置1の構成の一部を断面にて示す。
 基板処理装置1は、基板保持部31と、基板回転機構33と、カップ部4と、処理液供給部5と、電圧印加部6と、ハウジング11と、制御部8とを備える。基板保持部31、基板回転機構33およびカップ部4等は、ハウジング11の内部空間に収容される。ハウジング11の天蓋部には、当該内部空間にガスを供給して下方に流れる気流(いわゆる、ダウンフロー)を形成する気流形成部12が設けられる。気流形成部12としては、例えば、FFU(ファン・フィルタ・ユニット)が利用される。制御部8は、ハウジング11の外部に配置され、基板保持部31、基板回転機構33、処理液供給部5および電圧印加部6等を制御する。
 制御部8は、例えば、CPUと、ROMと、RAMと、固定ディスクと、ディスプレイと、入力部と、読取装置と、通信部と、バスとを含む一般的なコンピュータシステムである。CPUは、プログラムに従ってRAMや固定ディスクを利用しつつ演算処理を実行する。制御部8は、CPU等によって実現される機能として電源制御部81および供給制御部82を備える。電源制御部81は、電圧印加部6の電源部63を制御する。供給制御部82は、処理液供給部5を制御する。なお、制御部8は、プログラマブルロジックコントローラ(PLC:Programmable Logic Controller)、または、回路基板等であってもよい。制御部8は、コンピュータシステム、PLCおよび回路基板等のうち、任意の複数の構成を含んでいてもよい。
 図2に示す基板保持部31および基板回転機構33はそれぞれ、略円板状の基板9を保持して回転させるスピンチャックの一部である。基板保持部31は、水平状態の基板9を下側から保持する。基板保持部31は、例えば、基板9を吸着して保持するバキュームチャックである。基板保持部31は、基板9の下側の主面(以下、「下面92」とも呼ぶ。)の中央部に接触して吸着する略円板状のベース部311を備える。図2に示す例では、ベース部311の直径は、基板9の直径よりも小さい。なお、基板保持部31の形状および構造は、様々に変更されてよい。例えば、基板保持部21は、基板9を機械的に保持するメカニカルチャックであってもよい。
 基板回転機構33は、基板保持部31の下方に配置される。基板回転機構33は、上下方向に略平行に延びる回転軸J1を中心として、基板9を基板保持部31と共に回転させる。基板回転機構33は、シャフト331と、モータ332とを備える。シャフト331は、回転軸J1を中心とする略円柱状または略円筒状の部材である。シャフト331は、上下方向に延び、基板保持部31のベース部311の下面中央部に接続される。モータ332は、シャフト331を回転させる電動回転式モータである。なお、基板回転機構33は、他の構造を有するモータ(例えば、中空モータ等)であってもよい。
 処理液供給部5は、基板9に対して処理液を供給し、基板9に対する液処理を行う。処理液供給部5は、制御部8の供給制御部82によって制御される。図2に示す例では、処理液供給部5は、基板9の上方から基板9の上面91に向けて処理液を吐出するノズル51を備える。ノズル51は、例えば、略水平に延びるアーム52により支持される。アーム52のノズル51とは反対側の端部は、ノズル移動機構53に接続される。
 ノズル移動機構53は、アーム52を水平方向に回転させることにより、ノズル51を水平に移動する。ノズル51は、例えば、基板9の上方の供給位置と、基板9の外縁よりも回転軸J1を中心とする径方向(以下、単に「径方向」とも呼ぶ。)の外側の退避位置との間で、移動可能である。また、ノズル移動機構53は、アーム52を上下方向に移動することにより、ノズル51を昇降させる。ノズル移動機構53は、例えば、電動リニアモータ、エアシリンダ、または、ボールネジおよび電動回転式モータを備える。
 ノズル51は、導電性を有する処理液を基板9の上面91に向けて吐出し、基板9の上面91に設けられた被処理膜に当該処理液を接触させる。処理液は、基板9上の被処理膜のエッチングに用いられるエッチャントを含む。エッチャントは、例えば、過酸化水素(H)、フッ酸(HF)、硝酸(HNO)、アンモニア(NH)、TMAH(テトラメチルアンモニウムハイドロオキサイド)、または、TBAH(テトラブチルアンモニウムハイドロオキサイド)等である。なお、処理液に含まれるエッチャントは上記以外のものであってもよい。
 処理液供給部5は、ノズル51に加えて、ノズル51から吐出される処理液とは異なる種類の処理液を基板9に向けて吐出する他のノズルを備えていてもよい。当該他のノズルから吐出される処理液は、例えば、基板9のリンス処理に利用されるDIW(脱イオン水)等のリンス液である。あるいは、ノズル51は、上述のエッチングに用いられる処理液に加えて、他の種類の処理液(例えば、リンス液)も吐出可能とされてよい。
 電圧印加部6は、第1電極61と、第2電極62と、電源部63とを備える。第1電極61は、例えば、基板保持部31のベース部311の内部に設けられ、基板保持部31と電気的に接続される。換言すれば、基板保持部31は、第1電極61が内蔵された導電性チャックである。第1電極61は、基板保持部31を介して、基板保持部31に保持される基板9に電気的に接続される。なお、第1電極61は、必ずしも基板保持部31に内蔵される必要はなく、基板保持部31の外側に配置されて基板保持部31と電気的に接続されてもよい。
 図2に示す例では、第2電極62は、ノズル51に取り付けられ、ノズル51に電気的に接続される。第2電極62は、例えば、ノズル51の下端の吐出口近傍に取り付けられる。第2電極62は、ノズル51を介して、ノズル51から基板9に向けて吐出される処理液に電気的に接続される。第2電極62は、耐薬品性および導電性が高い材料によって形成される。第2電極62は、例えば、プラチナ(Pt)またはグラッシーカーボン(GC)により形成される。
 電源部63は、第1電極61および第2電極62に電線を介してそれぞれ電気的に接続される。電源部63は、第1電極61と第2電極62との間に電圧を印加する。以下の説明では、電源部63によって第1電極61と第2電極62との間に印加される電圧を「印加電圧」とも呼ぶ。電源部63としては、例えば、直流電圧および交流電圧が印加できる電源が用いられる。電源部63は、制御部8の電源制御部81によって制御される。なお、電源部63の構造や種類は、様々に変更されてよい。また、第1電極61および第2電極62の配置、形状および構造も、様々に変更されてよい。
 カップ部4は、カップ41と、図示省略のカップ昇降機構とを備える。カップ41は、回転軸J1を中心とする環状の部材である。カップ41は、基板9および基板保持部31の周囲において、回転軸J1を中心とする周方向(以下、単に「周方向」とも呼ぶ。)の全周に亘って配置され、基板9および基板保持部31の側方および下方を覆う。カップ41は、回転中の基板9から周囲に向かって飛散する処理液等の液体を受ける受液容器である。カップ41の内側面は、例えば撥水性材料により形成される。カップ41は、基板9の回転および静止に関わらず、周方向において静止している。カップ41の底部には、カップ41にて受けられた処理液等をハウジング11の外部へと排出する排液ポート(図示省略)が設けられる。
 上述のカップ昇降機構は、カップ41を基板保持部31に対して相対的に上下方向に移動する。カップ昇降機構は、例えば、カップ41に接続される電動リニアモータ、エアシリンダ、または、ボールネジおよび電動回転式モータを備える。カップ41は、カップ昇降機構により、図2に示す基板9の周囲の位置である処理位置と、当該処理位置よりも下側の退避位置との間で上下方向に移動可能である。
 カップ部4は、径方向に積層される複数のカップ41を備えていてもよい。カップ部4が複数のカップ41を備える場合、複数のカップ41はそれぞれ独立して上下方向に移動可能であり、基板9から飛散する処理液の種類に合わせて、複数のカップ41が切り替えられて処理液の受液に使用される。
 図3は、基板9の一部を拡大して示す断面図である。図3に示す例では、基板9の表面に設けられた微細なパターン(以下、「微細パターン93」とも呼ぶ。)を構成する多数の微細構造物94のうち、2つの微細構造物94を示す。微細構造物94は、シリコン(Si)により形成されている基板本体の上面に設けられた微細な構造物であり、例えば、1種類の材料により形成された構造物であってもよく、複数種類の材料が積層されて形成された積層構造物であってもよい。
 微細構造物94は、例えば、GAA(ゲートオールアラウンド)構造のナノシートチャネルであり、凹部95は、当該ナノシートチャネル間のトレンチである。被処理膜96は、RMG(置換メタルゲート)におけるメタルゲート電極材料である。凹部95を形成する微細構造物94の側壁表面942(すなわち、凹部95の内側面)は、例えば、SiO(二酸化ケイ素)よりも比誘電率が高いHigh-k材料により形成されている。High-k材料としては、ハフニウム系、タングステン系またはコバルト系等の材料が利用可能である。
 上記2つの微細構造物94は、図3中の紙面に略垂直な方向(以下、「長手方向」とも呼ぶ。)に略直線状に延びる。すなわち、図3では、2つの微細構造物94の縦断面が示されており、また、2つの微細構造物94の間に設けられた微細な間隙である凹部95の縦断面も示されている。
 凹部95の長手方向に垂直な幅方向(すなわち、図3中における上下方向)の幅は、例えば10nm以下である。図3中の左右方向における凹部95の深さは、例えば20nm以上である。また、凹部95の幅に対する深さの割合であるアスペクト比(すなわち、凹部95の深さを幅で除算した値)は、例えば5以上である。
 なお、凹部95は、例えば、平面視において略円形のホール等、トレンチ以外の凹部であってもよい。凹部95がホールである場合、上述の凹部95の幅は、平面視における当該ホールの直径である。
 図3では、基板処理装置1によるエッチングが行われる前の基板9を示す。エッチング前の基板9では、凹部95の内部、および、2つの微細構造物94の端面941が、被処理膜96により覆われている。被処理膜96は、例えば、導電体により形成された導電膜である。被処理膜96は、例えば、チタン(Ti)、タンタル(Ta)、タングステン(W)、銅(Cu)およびアルミニウム(Al)のうち1種類以上の金属を含む金属膜である。被処理膜96は、例えば、TiN(窒化チタン)、TaN(窒化タンタル)、TiAl(チタンアルミニウム)およびTiAlC(炭化チタンアルミニウム)のうち、少なくとも1つ以上を含む。なお、被処理膜96は、上記以外の材料(例えば、MnO)により形成されていてもよい。微細構造物94の端面941上における被処理膜96の厚さ(すなわち、図3中の左右方向における厚さ)は、例えば1nm以上かつ5nm以下である。
 次に、基板処理装置1における基板9の処理の流れについて、図4を参照しつつ説明する。基板9が処理される際には、まず、基板処理装置1に基板9が搬入され、基板保持部31により略水平に保持される(ステップS11)。基板9が搬入される際には、ノズル51は、上述の退避位置に位置する。続いて、ノズル移動機構53によってノズル51が径方向内方へと移動され、図2に示すように、基板9の上方の処理位置に位置する。
 次に、制御部8によって基板回転機構33が駆動されることにより、基板9の回転が開始される。また、制御部8の供給制御部82によって処理液供給部5が制御されることにより、ノズル51から基板9の上面91に対してエッチング用の処理液が供給される。当該処理液は、基板9の回転による遠心力によって基板9の上面91全体に広がり、基板9上の被処理膜96に接触する(ステップS12)。当該処理液は、基板9の回転による遠心力によって基板9の外周縁から径方向外方へと飛散し、カップ部4により受けられる。
 本実施の形態では、被処理膜96は、窒化チタン(TiN)により形成された導電膜であり、微細構造物94の側壁表面942は、酸化ハフニウム(HfO)である。上記処理液は、エッチング液である過酸化水素水に、電解液を添加した導電性を有する液体である。当該処理液の抵抗率は、例えば0.1Ω・m以下であり、好ましくは0.05Ω・m以下である。上記電解液としては、例えば、塩酸(HCl)、硫酸(HSO)、アンモニア等の水溶液が利用可能である。なお、処理液の抵抗率は、0.1Ω・mよりも高くてもよい。また、当該処理液は、塩酸等が添加されていない過酸化水素水単体であってもよい。当該処理液は、過酸化水素水と塩酸水溶液との混合溶液であるSC2であってもよい。
 基板処理装置1では、ステップS12と並行して、電源制御部81によって電源部63が制御され、第1電極61と第2電極62との間に電圧が印加される。これにより、基板9と基板9上の処理液との間に電圧が印加される。基板9と処理液との間に印加される印加電圧は、電源制御部81による制御により、互いに異なる第1電圧と第2電圧との間で所定の切替周期にて繰り返し切り替えられる。これにより、微細構造物94の側壁表面942の電位が、第1電位と第2電位との間で上記切替周期にて繰り返し切り替えられる(ステップS13)。
 電源部63は、第2電極62の電位を基準として第1電極61に電圧を印加しており、第1電位および第2電位は、第2電極62を基準とした電位である。第2電極62は、基板9上の処理液と略同電位とされる。第1電位は、0V(ボルト)以上である。第2電位は、0V以下であり、第1電位よりも小さい。したがって、第1電位が0Vである場合、第2電位は0V未満である。第1電位は、例えば+8V以下である。第2電位は、例えば-8V以上である。第1電位の上限および第2電位の下限は、様々に変更されてよい。
 上述の切替周期は、0.05秒以上である。切替周期は、好ましくは20秒以下である。印加電圧が直流電圧の場合、切替周期は、0.5秒以上であることが好ましく、1秒以上であることがさらに好ましく、2秒以上であることがより一層好ましい。また、印加電圧が直流電圧の場合、切替周期は18秒以下であることが好ましく、12秒以下であることがさらに好ましく、6秒以下であることがより一層好ましい。
 印加電圧が交流電圧である場合、上述の切替周期0.05秒以上とは、周波数20Hz以下に対応し、切替周期20秒以下とは、周波数0.05Hz以上に対応する。印加電圧が交流電圧である場合、切替周期は0.1秒以上(すなわち、周波数10Hz以下)であることが好ましく、0.2秒以上(すなわち、周波数5Hz以下)であることがより好ましい。印加電圧が交流電圧である場合、切替周期は2秒以下(すなわち、周波数0.5Hz以上)であることが好ましく、1秒以下(すなわち、周波数1Hz以上)であることがさらに好ましい。
 ステップS13における印加電圧の切り替え(すなわち、側壁表面942の電位の切り替え)は、ステップS12における処理液の供給が行われている間、継続して行われる。このように、基板9に対して処理液を供給しつつ第1電極61と第2電極62との間の印加電圧の切り替えが行われることにより、上述の凹部95内に設けられた被処理膜96に対するエッチングが行われ、被処理膜96が基板9上から除去される。なお、ステップS13は、ステップS12と並行して行われるのであれば、例えば、ステップS12の開始よりも前に開始されてもよく、ステップS12の開始から所定時間後に開始されてもよい。
 図5Aおよび図5Bは、ステップS13において電源部63から印加される印加電圧の波形の一例を示す図である。図5Aは、印加電圧が直流電圧である場合の波形の一例を示し、図5Bは、印加電圧が交流電圧である場合の波形の一例を示す。図5中の横軸は経過時間を示し、縦軸は第1電極61と第2電極62との間に印加される印加電圧を示す。本明細書では、第1電極61の電位が第2電極62の電位よりも高い場合、印加電圧をプラスとしており、第1電極61の電位が第2電極62の電位よりも低い場合、印加電圧をマイナスとしている。以下の説明では、印加電圧がプラスである場合、「第1電極61に正の電圧を印加する」とも表現し、印加電圧がマイナスである場合、「第1電極61に負の電圧を印加する」とも表現する。
 図5Aに示す例では、印加電圧の波形は矩形波である。印加電圧の最大値(すなわち、第1電圧)は+8Vであり、印加電圧の最小値(すなわち、第2電圧)は-8Vである。上述のように、印加電圧は、所定の切替周期Tにて第1電圧と第2電圧との間で繰り返し切り替えられている。以下の説明では、印加電圧の各切替周期Tにおいて、印加電圧がプラスである時間を「第1印加時間TDp」とも呼び、印加電圧がマイナスである時間を「第2印加時間TDm」とも呼ぶ。図5Aに示す例では、第1印加時間TDpと第2印加時間TDmとは同じであり、T/2である。なお、第1電圧および第2電圧は適宜変更されてよく、その絶対値は同じである必要はない。また、第1印加時間TDpと第2印加時間TDmとは、必ずしも同じである必要はなく、異なっていてもよい。
 図5Bは、印加電圧が交流電圧である場合の波形の一例を示す。図5Bに示す例では、交流電圧の波形は正弦波である。図5Bの縦軸は、印加電圧の瞬時値を示す。印加電圧の最大値(すなわち、第1電圧)は+8Vであり、印加電圧の最小値(すなわち、第2電圧)は-8Vである。上述のように、印加電圧は、所定の切替周期Tにて第1電圧と第2電圧との間で繰り返し切り替えられている。以下の説明では、印加電圧の各切替周期Tにおいて、印加電圧がプラスである時間を「第1印加時間TAp」とも呼び、印加電圧がマイナスである時間を「第2印加時間TAm」とも呼ぶ。図5Bに示す例では、第1印加時間TApと第2印加時間TAmとは同じであり、T/2である。なお、第1電圧および第2電圧は適宜変更されてよく、その絶対値は同じである必要はない。また、第1印加時間TApと第2印加時間TAmとは、必ずしも同じである必要はなく、異なっていてもよい。印加電圧が交流電圧である場合、印加電圧の波形は、正弦波には限定されず、例えば、三角波または鋸歯状波であってもよい。
 上述のステップS13では、電源制御部81によって電源部63が制御され、印加電圧が第1電圧と第2電圧との間で繰り返し切り替えられる。これにより、被処理膜96に対するエッチングが促進され、エッチングレートが増大される。特に、凹部95内における被処理膜96に対するエッチングが促進され、エッチングレートが増大される。
 印加電圧を繰り返し切り替えることによってエッチングレートが増大する原理は、厳密には判明していない。以下では、当該原理の候補として考えられる複数の原理について説明する。
 まず、第1の原理について、図3と略同様の断面図である図6Aないし図6Dを参照しつつ説明する。図6Aないし図6Dでは、図3に示す被処理膜96のエッチングがある程度進み、微細構造物94の端面941上の被処理膜96が除去され、凹部95の内部の被処理膜96も少し除去された状況を示す。また、図6Aないし図6Dでは、図を簡素化するために、被処理膜96の表面(すなわち、凹部95の底部とは反対側の端面であり、図中の左側の面)が左右方向に垂直となるように模式的に描いている。後述する図7Aないし図7Dにおいても同様である。なお、図6Aないし図6Dに示す例では,エッチングに使用される処理液は、エッチャントとして過酸化水素を含むものとして説明する。
 図6Aでは、第1電極61(図2参照)に正の電圧が印加された状態を示す。第1電極61に正の電圧が印加されることにより、凹部95内の被処理膜96の表面が、正に帯電する。また、凹部95の両側に位置する2つの微細構造物94の側壁表面942(すなわち、凹部95の内側面)および端面941も、正に帯電する。このため、極性分子(有極性分子、とも呼ばれる。)である過酸化水素分子71や水分子72が、被処理膜96の表面、並びに、微細構造物94の表面(すなわち、上述の側壁表面942および端面941)に吸着する。具体的には、過酸化水素分子71において負の電荷が偏っている部位、および、水分子72において負の電荷が偏っている部位が、被処理膜96および微細構造物94の表面に吸着する。
 図6Aでは、過酸化水素分子71を丸印で模式的に示し、過酸化水素分子71の電荷の偏りを当該丸印の内側の矢印にて示す。具体的には、過酸化水素分子71うち正の電荷が偏っている部位を、矢印の頭(すなわち、鏃)で示し、負の電荷が偏っている部位を矢印の頭とは反対側の端部にて示す。水分子72についても略同様である。なお、水分子72を模式的に示す丸印は、過酸化水素分子71を模式的に示す丸印よりも小さく描いている。図6Bおよび図6Dについても同様である。
 第1電極61に正の電圧が印加されている状態では、被処理膜96の表面に吸着した過酸化水素分子71によって被処理膜96がエッチングされる。また、被処理膜96のエッチングに使用された過酸化水素分子71は、水酸化物イオン(OH)等に変化して被処理膜96の表面上から消滅する。したがって、被処理膜96のエッチングが進行すると、被処理膜96の表面、および、微細構造物94の表面のうち被処理膜96近傍の部位(すなわち、凹部95の内側面)において、過酸化水素分子71が減少または消失し、図6Bに示すように、被処理膜96の表面および凹部95の内側面は、水分子72によって覆われる。その結果、被処理膜96の表面に対する過酸化水素分子71の吸着が阻害され、被処理膜96のエッチングレートが減少し、あるいは、被処理膜96のエッチングが停止する。
 そこで、基板処理装置1では、第1電極61に印加される電圧の正負を所定のタイミングにて切り替え、第1電極61に負の電圧を印加することにより、図6Cに示すように、被処理膜96および微細構造物94の表面を負に帯電させる。これにより、被処理膜96および微細構造物94の表面(例えば、凹部95の内側面)に吸着している水分子72が、水素分子および水酸化物イオンに電気分解されて、被処理膜96および微細構造物94の表面から除去される。その結果、被処理膜96の表面に対する過酸化水素分子71の吸着が可能な状態となる。
 基板処理装置1では、第1電極61に印加される電圧の正負を所定のタイミングにて切り替え、第1電極61に正の電圧を印加することにより、図6Dに示すように、被処理膜96および微細構造物94の表面(例えば、凹部95の内側面)を正に帯電させる。これにより、被処理膜96の表面に過酸化水素分子71が吸着し、当該過酸化水素分子71によって被処理膜96のエッチングが行われる。その結果、凹部95内における被処理膜96に対するエッチングが促進され、エッチングレートが増大する。
 次に、第2の原理について、図7Aないし図7Dを参照しつつ説明する。図7Aでは、第1電極61(図2参照)に正の電圧が印加された状態を示す。第1電極61に正の電圧が印加されることにより、凹部95の両側に位置する2つの微細構造物94の側壁表面942(すなわち、凹部95の内側面)が、正に帯電する。換言すれば、微細構造物94の側壁表面942の電位が処理液の電位よりも高くなる。このため、凹部95の周囲に存在するエッチャントであるマイナスイオン73が、凹部95内へと進入し易くなる。その結果、被処理膜96の表面と、エッチャントであるマイナスイオン73との接触が増大し、被処理膜96のエッチングが促進される。
 被処理膜96のエッチングが進行すると、図7Bに示すように、エッチングによって生成されたマイナスに帯電する生成物74が、凹部95内において増加して滞留し、エッチャントであるマイナスイオン73が、凹部95内へと進入しにくくなる。その結果、マイナスイオン73と被処理膜96との接触が減少し、被処理膜96のエッチングレートが減少し、あるいは、被処理膜96のエッチングが停止する。なお、図7Bでは、図の理解を容易にするために、生成物74に平行斜線を付す(図7Cに置いても同様)。
 そこで、第1電極61に印加される電圧の正負を所定のタイミングにて切り替え、第1電極61に負の電圧を印加する。これにより、図7Cに示すように、凹部95の両側に位置する2つの微細構造物94の側壁表面942(すなわち、凹部95の内側面)が負に帯電する。換言すれば、微細構造物94の側壁表面942の電位が処理液の電位よりも低くなる。その結果、凹部95の周囲に存在するプラスイオン75が凹部95内へと進入し、凹部95内に滞留する生成物74は、凹部95の外部へと排出される。
 その後、第1電極61に印加される電圧の正負を所定のタイミングにて切り替え、第1電極61に正の電圧を印加する。これにより、図7Dに示すように、微細構造物94の側壁表面942(すなわち、凹部95の内側面)が正に耐電する。その結果、凹部95の周囲に存在するエッチャントであるマイナスイオン73が、凹部95内へと進入して被処理膜96と接触し、被処理膜96のエッチングが促進されてエッチングレートが増大する。
 次に、第3の原理について説明する。上述の被処理膜96のエッチングでは、第1電極61に対して正および負の電圧が交互に印加される。そして、正および負の電圧のうち、一方の電圧が印加される際に凹部95内に気泡が発生し、他方の電圧が印加される際には気泡が発生しないことが確認された。このため、第1電極61に対して当該一方の電圧のみを継続的に印加すると、凹部95内にて気泡が増加して滞留し、被処理膜96のエッチングレートが減少し、あるいは、被処理膜96のエッチングが停止する。そこで、第1電極61に印加される電圧の正負を所定のタイミングにて切り替えることにより、当該気泡を凹部95外へと排出する。これにより、気泡によるエッチング阻害が抑制され、エッチングレートが増大する。
 次に、第4の原理について説明する。以下では、被処理膜96はTiN膜であり、エッチングに使用される処理液は、過酸化水素の水溶液に電解液として塩酸を添加したものとして説明する。第1電極61に正の電圧が印加されると、処理液中の配位子である塩素イオン(Cl)が凹部95内に進入しやすくなる。これにより、被処理膜96のエッチングが促進され、エッチングレートが増大する。エッチングが進行すると、エッチングによって生成された錯体(Ti-Cl)が、凹部95内において増加して滞留し、配位子が凹部95内へと進入しにくくなる。その結果、被処理膜96のエッチングレートが減少し、あるいは、被処理膜96のエッチングが停止する。
 そこで、第1電極61に印加される電圧の正負を所定のタイミングにて切り替え、第1電極61に負の電圧を印加することにより、当該錯体を凹部95外へと排出する。その後、第1電極61に正の電圧を印加することにより、上述のように、処理液中の配位子が凹部95内に進入しやすくなる。これにより、被処理膜96のエッチングが促進され、エッチングレートが増大する。
 なお、上述の第1ないし第4の原理については、いずれの原理が支配的であるかについては判明していない。また、エッチングレートの増大は、これらの原理と他の原理との組み合わせによるものである可能性もあり、あるいは、これらの原理以外の原理によるものである可能性もある。ただし、いずれの場合であっても、上述のステップS13において、印加電圧を0.05秒以上の切替周期にて繰り返し切り替えて、微細構造物94の側壁表面942の電位を第1電位と第2電位との間で繰り返し切り替えることにより、凹部95内の被処理膜96に対するエッチングが促進される。
 図2に示す基板処理装置1では、ステップS12またはステップS13の開始から所定の処理時間の経過後、基板9に対する処理液の供給、および、電源部63による印加電圧の印加が停止され、基板9に対するエッチングが停止される。エッチングが終了すると、例えば、ノズル51が処理位置から退避位置へと退避し、他のノズル(図示省略)から基板9の上面91にリンス液が供給される。当該リンス液は、基板9の回転による遠心力によって基板9の上面91全体に広がる。これにより、基板9上に付着している上述の処理液等を洗い流すリンス処理が行われる(ステップS14)。リンス液は、基板9の回転による遠心力によって基板9の外周縁から径方向外方へと飛散し、カップ部4により受けられる。
 基板9に対するリンス処理が所定の時間行われると、リンス液の供給が停止される。その後、基板9の回転速度が増大され、基板9上のリンス液が振り切られて除去されることにより、基板9の乾燥処理が行われる(ステップS15)。なお、乾燥処理は、公知の様々な方法により行われてよい。基板9の乾燥処理が終了すると、基板9の回転が停止され、基板9が基板処理装置1から搬出される。
 次に、表1ないし表7を参照しつつ、被処理膜96のエッチングの実施例1~28および比較例1~3について説明する。
 実施例1~28および比較例2では、基板処理装置1における被処理膜96のエッチングを模擬し、図8に示す実験装置97にて試験片98に対して上述のステップS11~S15に対応する処理を行った。比較例1,3では、実験装置97にて試験片98に対して上述のステップS11~S12,S14~S15に対応する処理を行った。すなわち、比較例1,3では、ステップS13における電圧の印加を省略した。なお、試験片98に対するこれらの処理は、室温(例えば、25℃)の大気雰囲気にて行った。
 実験装置97は、電解セル971と、試験片電極972と、対極973と、参照電極974と、ポテンショスタット975とを備える。電解セル971としては、株式会社イーシーフロンティア製の「VM-3」を用いた。電解セル971の基台976に試験片98をセットし、基台976上のセルキャップ977にはエッチング処理用の処理液を満たした。試験片98の上面は、セルキャップ977内の当該処理液と接触する。試験片98の処理液との接触面積は、Oリングによって1cmに規定した。試験片98の上面には、上述の凹部95(図3参照)を複数形成する複数の微細構造物94が設けられている。
 上述の第1電極61(図2参照)に対応する試験片電極972としては、鰐口クリップを用いた。当該鰐口クリップで試験片98の端部を挟むことにより、試験片電極972と試験片98とを電気的に接続した。対極973としては、株式会社イーシーフロンティア製の「CE-100」を用いた。参照電極974としては、株式会社イーシーフロンティア製の「RE-T16」を用いた。「RE-T16」は、内部溶液として濃度3.0mol/L(モル/リットル)の塩化カリウム(KCl)水溶液が用いられた銀-塩化銀電極(Ag/AgCl電極)であり、 NHE(標準水素電極)に対する電位は、25℃において+0.208Vである。対極973および参照電極974は、セルキャップ977の上部から内部へと挿入され、セルキャップ977内の処理液と接触する。ポテンショスタット975としては、Bio-Logic Science社製の「VSP-300-SC」を用いた。
 表1~4に示す実施例1~17、および、比較例1~2では、エッチング処理に用いた処理液はSC2であり、エッチング処理の処理時間(すなわち、ステップS12の処理時間)は60分である。当該処理液は、濃度約20mol%の過酸化水素水、濃度約22mol%の塩酸水溶液、および、DIWを、1:1:8の体積比で混合した混合液である。
 表5~7に示す実施例18~28、および、比較例3では、エッチング処理に用いた処理液は過酸化水素水であり、エッチング処理の処理時間(すなわち、ステップS12の処理時間)は120分である。当該処理液は、濃度約20mol%の過酸化水素水、および、DIWを、1:8の体積比で混合した混合液である。当該処理液には、塩酸等の他の薬液は添加されていない。すなわち、当該処理液中の塩酸濃度は0mol%であり、0質量%である。
 表1~表7におけるエッチング量は、図9中において二点鎖線にて示すエッチング開始前の状態における被処理膜96の表面961と、図9中において実線にて示す所定時間のエッチング終了後の状態における被処理膜96の表面962との間の、凹部95の深さ方向(すなわち、図9中における左右方向)における距離D1である。なお、距離D1は、図9に示すように、被処理膜96の表面961と凹部95内における被処理膜96の表面962の最下端(すなわち、表面961から深さ方向において最も遠い位置)との間の距離である。当該エッチング量は、6個の凹部95のそれぞれにおける距離D1の算術平均である。当該距離D1は、基板9の断面のSEM画像を観察することによって求められる。
 上述のように、表1~表4に示す実施例1~17および比較例1~2では、処理液としてSC2を用いた。表1に示す実施例1~5では、ステップS13における印加電圧の第1電圧および第2電圧を変更して、被処理膜96のエッチング量を測定した。実施例1では、電源部63から印加される印加電圧は直流電圧であり、第2電圧を-8Vとし、第1電圧を+8Vとした。また、印加電圧の切替周期は6秒である。すなわち、実施例1では、微細構造物94の側壁表面942(すなわち、凹部95の内側面)における電位は、第2電位である-8Vと、第1電位である+8Vとの間で、切替周期6秒にて切り替えられる。実施例1では、エッチング量は24nmであった。
 実施例2は、第2電圧を-1Vとし、第1電圧を+1Vとした点を除き、実施例1と同様である。実施例2では、微細構造物94の側壁表面942における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期6秒にて切り替えられる。実施例2では、エッチング量は26nmであった。
 実施例3は、第2電圧を-0.8Vとし、第1電圧を+0.8Vとした点を除き、実施例1と同様である。実施例3では、微細構造物94の側壁表面942における電位は、第2電位である-0.8Vと、第1電位である+0.8Vとの間で、切替周期6秒にて切り替えられる。実施例3では、エッチング量は25.5nmであった。
 実施例4は、第2電圧を-0.6Vとし、第1電圧を+0.6Vとした点を除き、実施例1と同様である。実施例4では、微細構造物94の側壁表面942における電位は、第2電位である-0.6Vと、第1電位である+0.6Vとの間で、切替周期6秒にて切り替えられる。実施例4では、エッチング量は25.5nmであった。
 実施例5は、第2電圧を-0.5Vとし、第1電圧を+0.5Vとした点を除き、実施例1と同様である。実施例5では、微細構造物94の側壁表面942における電位は、第2電位である-0.5Vと、第1電位である+0.5Vとの間で、切替周期6秒にて切り替えられる。実施例5では、エッチング量は27.5nmであった。
 比較例1では、上述のように、ステップS13における電圧の印加を省略した。比較例1では、エッチング量は11nmであった。
 実施例1~5と比較例1とを比較すると、ステップS13(印加電圧の切り替え)を行うことにより、印加電圧が異なる場合であっても、凹部95内の被処理膜96に対するエッチングレートが増大することが分かる。
 表2に示す実施例6~10および比較例2では、ステップS13における印加電圧の第1電圧および第2電圧を変更して、被処理膜96のエッチング量を測定した。実施例6では、電源部63から印加される印加電圧は直流電圧であり、第2電圧を-8Vとし、第1電圧を0Vとした。また、印加電圧の切替周期は6秒である。すなわち、実施例6では、微細構造物94の側壁表面942(すなわち、凹部95の内側面)における電位は、第2電位である-8Vと、第1電位である0Vとの間で、切替周期6秒にて切り替えられる。実施例6では、エッチング量は26nmであった。
 実施例7は、第1電圧を+1Vとした点を除き、実施例6と同様である。実施例7では、微細構造物94の側壁表面942における電位は、第2電位である-8Vと、第1電位である+1Vとの間で、切替周期6秒にて切り替えられる。実施例7では、エッチング量は25.5nmであった。
 実施例8は、第1電圧を印加する予定の時間に電源部63をOFFにした点を除き、実施例6と同様である。電源部63をOFFとした場合、試験片98の表面の開回路電位は、+0.6V~+0.8Vであった。実施例8では、微細構造物94の側壁表面942における電位は、第2電位である-8Vと、第1電位である上記開回路電位との間で、切替周期6秒にて切り替えられる。実施例8では、エッチング量は25.5nmであった。
 実施例9は、第1電圧を+8Vとした点を除き、実施例6と同様である。実施例9では、微細構造物94の側壁表面942における電位は、第2電位である-8Vと、第1電位である+8Vとの間で、切替周期6秒にて切り替えられる。実施例9では、エッチング量は27nmであった。
 実施例10は、第2電位を-1Vとした点を除き、実施例7と同様である。実施例10では、微細構造物94の側壁表面942における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期6秒にて切り替えられる。実施例10では、エッチング量は25.5nmであった。
 なお、実施例9~10は、表1の実施例1~2と実験条件は同じであるが、実験日等が異なるため、エッチング量が実施例1-2とは少し異なる。他の実施例においても、実験条件が同じであるにも関わらずエッチング量が異なる場合は、これと同様に、実験日等が異なることが理由である。
 比較例2は、第1電圧を-2Vとした点を除き、実施例6と同様である。比較例2では、微細構造物94の側壁表面942における電位は、-8Vと-2Vとの間で、切替周期6秒にて切り替えられる。比較例2では、比較例1(表1参照)と略同様に、エッチング量は11nmであった。
 実施例6~10と比較例2とを比較すると、ステップS13(印加電圧の切り替え)を行う際に、側壁表面942の第1電位と第2電位とが共にマイナス(すなわち、同符号)である場合(比較例2)は、エッチングレートの増大は生じない。一方、側壁表面942の第1電位と第2電位とが同符号ではない場合は、第1電位の絶対値と第2電位の絶対値とが異なる場合(実施例6~8)であっても、第1電位の絶対値と第2電位の絶対値とが同じ場合(実施例9~10)と略同様に、凹部95内の被処理膜96に対するエッチングレートが増大することが分かる。
 表3に示す実施例11~14では、ステップS13における印加電圧の切替周期を変更して、被処理膜96のエッチング量を測定した。実施例11では、電源部63から印加される印加電圧は直流電圧であり、第2電圧を-1Vとし、第1電圧を+1Vとした。また、印加電圧の切替周期は2秒である。すなわち、実施例11では、微細構造物94の側壁表面942(すなわち、凹部95の内側面)における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期2秒にて切り替えられる。実施例11では、エッチング量は20.5nmであった。
 実施例12は、切替周期を6秒とした点を除き、実施例11と同様である。実施例12では、微細構造物94の側壁表面942における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期6秒にて切り替えられる。実施例12では、エッチング量は21.5nmであった。
 実施例13は、切替周期を12秒とした点を除き、実施例11と同様である。実施例13では、微細構造物94の側壁表面942における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期12秒にて切り替えられる。実施例13では、エッチング量は22nmであった。
 実施例14は、切替周期を18秒とした点を除き、実施例11と同様である。実施例14では、微細構造物94の側壁表面942における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期18秒にて切り替えられる。実施例14では、エッチング量は19.5nmであった。
 比較例1では、上述のように、ステップS13における電圧の印加を省略した。比較例1では、上述のように、エッチング量は11nmであった。
 実施例11~14と比較例1とを比較すると、ステップS13(印加電圧の切り替え)を行うことにより、切替周期が異なる場合であっても、凹部95内の被処理膜96に対するエッチングレートが増大することが分かる。
 表4に示す実施例15~17では、ステップS13における印加電圧を交流電圧として、当該交流電圧の周波数を変更して(すなわち、切替周期を変更して)、被処理膜96のエッチング量を測定した。実施例15では、電源部63から印加される印加電圧は交流電圧であり、第2電圧を-1Vとし、第1電圧を+1Vとした。また、印加電圧の周波数は0.5Hz(すなわち、切替周期:2秒)である。すなわち、実施例15では、微細構造物94の側壁表面942(すなわち、凹部95の内側面)における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期2秒にて切り替えられる。実施例15では、エッチング量は21nmであった。
 実施例16は、周波数を1Hz(切替周期:1秒)とした点を除き、実施例15と同様である。実施例16では、微細構造物94の側壁表面942における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期1秒にて切り替えられる。実施例16では、エッチング量は22nmであった。
 実施例17は、周波数を5Hz(切替周期:0.2秒)とした点を除き、実施例15と同様である。実施例17では、微細構造物94の側壁表面942における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期0.2秒にて切り替えられる。実施例17では、エッチング量は16.5nmであった。
 比較例1では、上述のように、ステップS13における電圧の印加を省略した。比較例1では、上述のように、エッチング量は11nmであった。
 実施例15~17と比較例1とを比較すると、ステップS13(印加電圧の切り替え)を行うことにより、交流電圧の周波数が異なる(すなわち、切替周期が異なる)場合であっても、凹部95内の被処理膜96に対するエッチングレートが増大することが分かる。また、実施例15と実施例11(表3)とを比較すると、第1電圧、第2電圧および切替周期が同じ場合、印加電圧が直流電圧であっても交流電圧であっても、エッチングレートは同じぐらいであることが分かる。
 上述のように、表5~表7に示す実施例18~28および比較例3では、処理液として過酸化水素水を用いた。表5に示す実施例18~22では、ステップS13における印加電圧の第1電圧および第2電圧を変更して、被処理膜96のエッチング量を測定した。実施例18では、電源部63から印加される印加電圧は直流電圧であり、第2電圧を-1Vとし、第1電圧を+1Vとした。また、印加電圧の切替周期は2秒である。すなわち、実施例18では、微細構造物94の側壁表面942(すなわち、凹部95の内側面)における電位は、第2電位である-1Vと、第1電位である+1Vとの間で、切替周期2秒にて切り替えられる。実施例18では、エッチング量は18nmであった。
 実施例19は、第2電圧を-2Vとし、第1電圧を+2Vとした点を除き、実施例18と同様である。実施例19では、微細構造物94の側壁表面942における電位は、第2電位である-2Vと、第1電位である+2Vとの間で、切替周期2秒にて切り替えられる。実施例19では、エッチング量は18.5nmであった。
 実施例20は、第2電圧を-3Vとし、第1電圧を+3Vとした点を除き、実施例18と同様である。実施例20では、微細構造物94の側壁表面942における電位は、第2電位である-3Vと、第1電位である+3Vとの間で、切替周期2秒にて切り替えられる。実施例20では、エッチング量は19nmであった。
 実施例21は、第2電圧を-5Vとし、第1電圧を+5Vとした点を除き、実施例18と同様である。実施例21では、微細構造物94の側壁表面942における電位は、第2電位である-5Vと、第1電位である+5Vとの間で、切替周期2秒にて切り替えられる。実施例21では、エッチング量は22.5nmであった。
 実施例22は、第2電圧を-8Vとし、第1電圧を+8Vとした点を除き、実施例18と同様である。実施例22では、微細構造物94の側壁表面942における電位は、第2電位である-8Vと、第1電位である+8Vとの間で、切替周期2秒にて切り替えられる。実施例22では、エッチング量は24.5nmであった。
 比較例3では、上述のように、ステップS13における電圧の印加を省略した。比較例3では、エッチング量は15.5nmであった。
 実施例18~22と比較例3とを比較すると、ステップS13(印加電圧の切り替え)を行うことにより、印加電圧が異なる場合であっても、凹部95内の被処理膜96に対するエッチングレートが増大することが分かる。
 表6に示す実施例23~25では、ステップS13における印加電圧の切替周期を変更して、被処理膜96のエッチング量を測定した。実施例23では、電源部63から印加される印加電圧は直流電圧であり、第2電圧を-5Vとし、第1電圧を+5Vとした。また、印加電圧の切替周期は0.5秒である。すなわち、実施例23では、微細構造物94の側壁表面942(すなわち、凹部95の内側面)における電位は、第2電位である-5Vと、第1電位である+5Vとの間で、切替周期0.5秒にて切り替えられる。実施例23では、エッチング量は19nmであった。
 実施例24は、切替周期を1秒とした点を除き、実施例23と同様である。実施例24では、微細構造物94の側壁表面942における電位は、第2電位である-5Vと、第1電位である+5Vとの間で、切替周期1秒にて切り替えられる。実施例24では、エッチング量は21nmであった。
 実施例25は、切替周期を2秒とした点を除き、実施例23と同様である。実施例25では、微細構造物94の側壁表面942における電位は、第2電位である-5Vと、第1電位である+5Vとの間で、切替周期2秒にて切り替えられる。実施例25では、エッチング量は20nmであった。
 比較例3では、上述のように、ステップS13における電圧の印加を省略した。比較例3では、上述のように、エッチング量は15.5nmであった。
 実施例23~25と比較例3とを比較すると、ステップS13(印加電圧の切り替え)を行うことにより、切替周期が異なる場合であっても、凹部95内の被処理膜96に対するエッチングレートが増大することが分かる。
 表7に示す実施例26~28では、ステップS13における印加電圧を交流電圧として、当該交流電圧の周波数を変更して(すなわち、切替周期を変更して)、被処理膜96のエッチング量を測定した。実施例26では、電源部63から印加される印加電圧は交流電圧であり、第2電圧を-5Vとし、第1電圧を+5Vとした。また、印加電圧の周波数は1Hz(すなわち、切替周期:1秒)である。すなわち、実施例26では、微細構造物94の側壁表面942(すなわち、凹部95の内側面)における電位は、第2電位である-5Vと、第1電位である+5Vとの間で、切替周期1秒にて切り替えられる。実施例26では、エッチング量は20.5nmであった。
 実施例27は、周波数を10Hz(切替周期:0.1秒)とした点を除き、実施例26と同様である。実施例27では、微細構造物94の側壁表面942における電位は、第2電位である-5Vと、第1電位である+5Vとの間で、切替周期0.1秒にて切り替えられる。実施例27では、エッチング量は26nmであった。
 実施例28は、周波数を20Hz(切替周期:0.05秒)とした点を除き、実施例26と同様である。実施例28では、微細構造物94の側壁表面942における電位は、第2電位である-5Vと、第1電位である+5Vとの間で、切替周期0.05秒にて切り替えられる。実施例28では、エッチング量は17.5nmであった。
 比較例3では、上述のように、ステップS13における電圧の印加を省略した。比較例3では、上述のように、エッチング量は15.5nmであった。
 実施例26~28と比較例3とを比較すると、ステップS13(印加電圧の切り替え)を行うことにより、交流電圧の周波数が異なる(すなわち、切替周期が異なる)場合であっても、凹部95内の被処理膜96に対するエッチングレートが増大することが分かる。また、実施例26と実施例24(表6)とを比較すると、第1電圧、第2電圧および切替周期が同じ場合、印加電圧が直流電圧であっても交流電圧であっても、エッチングレートは同じぐらいであることが分かる。
 以上に説明したように、上述の基板処理方法は、パターン(すなわち、微細パターン93)の凹部95に被処理膜96が位置する基板9に対して導電性を有するエッチング用の処理液を供給して被処理膜96に接触させる工程(ステップS12)と、被処理膜96に処理液が接触した状態で、基板9と処理液との間に印加する印加電圧を、所定の切替周期にて互いに異なる第1電圧と第2電圧との間で繰り返し切り替えることにより、凹部95を形成する側壁表面942の電位を第1電位と第1電位よりも小さい第2電位との間で繰り返し切り替える工程(ステップS13)と、を備える。上述の第1電位は0V以上であり、第2電位は0V以下である。また、切替周期は0.05秒以上である。
 このように、ステップS13における切替周期を0.05秒以上とすることにより、実施例1~28に例示するように、被処理膜96のエッチングレートを増大させることができる。当該エッチングレートの増大の理由は、例えば、以下のように考えられる。
 上記第1の原理では、ステップS13における切替周期を0.05秒以上とすることにより、凹部95内において被処理膜96の表面に吸着した水分子等を好適に電気分解することができ、過酸化水素等のエッチャントを被処理膜96に好適に吸着させることができる。その結果、被処理膜96のエッチングレートを増大させることができる。一方、切替周期が0.05秒未満である場合、被処理膜96の表面に吸着した水分子等の電気分解が十分に行われる前に印加電圧が切り替えられるため、水分子等の電気分解が不足する。したがって、被処理膜96に対するエッチャントの吸着が水分子等によって阻害され、エッチングレートはほとんど増大しない。
 また、上記第2の原理では、ステップS13における切替周期を0.05秒以上とすることにより、凹部95内にて増加したエッチングによる生成物(以下、「エッチング生成物」とも呼ぶ。)を、凹部95外へと好適に排出することができる。その結果、エッチャントが凹部95内に進入しやすくなるため、被処理膜96のエッチングレートを増大させることができる。一方、切替周期が0.05秒未満である場合、エッチング生成物が凹部95外へと十分に排出される前に印加電圧が切り替えられるため、エッチング生成物の凹部95外への排出が不足する。したがって、凹部95内へのエッチャントの進入が阻害され、エッチングレートはほとんど増大しない。
 上記第3の原理では、ステップS13における切替周期を0.05秒以上とすることにより、凹部95内にて発生した気泡を、凹部95外へと好適に排出することができる。その結果、エッチャントが凹部95内に進入しやすくなるため、被処理膜96のエッチングレートを増大させることができる。一方、切替周期が0.05秒未満である場合、気泡が凹部95外へと十分に排出される前に印加電圧が切り替えられるため、気泡の凹部95外への排出が不足する。したがって、凹部95内へのエッチャントの進入が阻害され、エッチングレートはほとんど増大しない。
 上記第4の原理では、ステップS13における切替周期を0.05秒以上とすることにより、凹部95内にて増加したエッチングによる錯体を、凹部95外へと好適に排出することができる。その結果、エッチャントが凹部95内に進入しやすくなるため、被処理膜96のエッチングレートを増大させることができる。一方、切替周期が0.05秒未満である場合、錯体が凹部95外へと十分に排出される前に印加電圧が切り替えられるため、錯体の凹部95外への排出が不足する。したがって、凹部95内へのエッチャントの進入が阻害され、エッチングレートはほとんど増大しない。
 上述のように、印加電圧が直流電圧である場合、切替周期は0.5秒以上であることが好ましい。これにより、被処理膜96のエッチングレートを好適に増大させることができる。
 上述のように、印加電圧が交流電圧である場合、切替周期は0.2秒以上であることが好ましい。これにより、被処理膜96のエッチングレートを好適に増大させることができる。
 好ましくは、処理液は、エッチング液に電解液を添加して抵抗率を0.1Ω・m以下としたものである。これにより、印加電圧の最大値および最小値を大きくすることができる。その結果、被処理膜96に対するエッチングレートをさらに増大させることができる。
 好ましくは、被処理膜96は、TiN、TaN、TiAlおよびTiAlCのうち1つ以上を含み、処理液は、Hを含む。これにより、上述の基板処理方法によって、被処理膜96のエッチングレートを好適に増大させることができる。
 上記基板処理方法では、エッチングの際に発生した気泡を凹部95外へと好適に排出することができるため、当該基板処理方法は、ステップS13において凹部95内に気泡が生成される場合に特に適している。
 上記基板処理方法では、従来の処理方法ではエッチングレートが低下する狭小な凹部95内に存在する被処理膜96について、エッチングレートを増大させることができる。このため、当該基板処理方法は、凹部95の幅が10nm以下である基板9のエッチングに特に適している。
 上記基板処理装置1は、基板9を保持する基板保持部31と、基板9に対して導電性を有するエッチング用の処理液を供給して被処理膜96に接触させる処理液供給部5と、基板9に電気的に接続する第1電極61と、処理液に電気的に接続する第2電極62と、第1電極61と第2電極62との間に印加電圧を印加する電源部63と、電源部63を制御することにより、被処理膜96に処理液が接触した状態で、印加電圧を所定の切替周期にて互いに異なる第1電圧と第2電圧との間で繰り返し切り替えることにより、凹部95を形成する側壁表面942の電位を第1電位と前記第1電位よりも小さい第2電位との間で繰り返し切り替える電源制御部81と、を備える。上述の第1電位は0V以上であり、第2電位は0V以下である。また、切替周期は0.05秒以上である。これにより、上述のように、被処理膜96のエッチングレートを増大させることができる。
 上述の第2ないし第4の原理を考慮すると、被処理膜96のエッチングが進行して、凹部95内の被処理膜96と凹部95の開口との間の距離(すなわち、微細構造物94の端面941との間の距離)が大きくなるに従って、凹部95内の(特に、凹部95の開口から遠い位置に存在する)エッチング生成物や気泡、錯体等が、凹部95外へと排出されにくくなる。このため、エッチング生成物、気泡および/または錯体等を凹部95外へ排出するために必要な時間は増大する。したがって、上述の基板処理方法では、エッチングが進行するに従って、エッチング生成物、気泡および/または錯体等を排出するための印加電圧を印加する時間を増大させることが好ましい。
 すなわち、上述の基板処理方法では、ステップS13の開始からの経過時間が長くなるに従って切替周期を増大させることが好ましい。また、基板処理装置1では、電源制御部81は、印加電圧の切替開始からの経過時間が長くなるに従って切替周期を増大させることが好ましい。これにより、エッチングの進行に伴って凹部95の開口から被処理膜96までの距離が大きくなった場合であっても、エッチングレートが低下することを抑制することができる。なお、切替周期について上記した好ましい範囲は、ステップS13において切替周期を変更しない場合の好ましい切替周期であり、印加電圧の切替開始からの経過時間が長くなるに従って切替周期を増大させる場合、上記した好ましい範囲は、当該経過時間が長くなるに従って変化する場合もある。
 また、エッチングの進行とともに排出しにくくなったエッチング生成物、気泡および/または錯体等を凹部95外へ好適に排出するためには、凹部95に供給される処理液の流量を増大させることも好ましい。すなわち、上述の基板処理方法では、ステップS12において、基板9に対する処理液の継続的な供給が行われ、ステップS13の開始からの経過時間が長くなるに従って処理液の供給流量を増大させることが好ましい。これにより、エッチングの進行に伴って凹部95の開口から被処理膜96までの距離が大きくなった場合であっても、エッチングレートが低下することを抑制することができる。
 また、基板処理装置1では、処理液供給部5を制御する供給制御部82をさらに備えることが好ましい。そして、電源制御部81による印加電圧の切替が繰り返される間、基板9に対する処理液の継続的な供給が行われ、供給制御部82は、印加電圧の切替開始からの経過時間が長くなるに従って、処理液供給部5からの処理液の供給流量を増大させることが好ましい。これにより、エッチングの進行に伴って凹部95の開口から被処理膜96までの距離が大きくなった場合であっても、エッチングレートが低下することを抑制することができる。
 上述の第1の原理を考慮すると、図6Cに示すように、第1電極61に負の電圧が印加されている状態では、水分子72の電気分解は行われるものの、被処理膜96に対する過酸化水素分子71(すなわち、エッチャント)の吸着が促進される訳ではないため、エッチングは実質的に促進されない。したがって、図6Cの状態よりも、図6Dに示すように、第1電極61に正の電圧が印加されてエッチャントの吸着が促進される状態を長くすることが好ましい。
 すなわち、上記基板処理方法では、各切替周期において、第1電位に対応する第1電圧の印加時間(すなわち、第1印加時間TDp,TAp)は、第2電位に対応する第2電圧の印加時間(すなわち、第2印加時間TDm,TAm)よりも長いことが好ましい。これにより、各切替周期において被処理膜96のエッチングが行われる時間を長くして、エッチングレートを増大させることができる。
 第1印加時間TDp,TApは、第2印加時間TDm,TAmの、例えば1.5倍以上であり、好ましくは2倍以上である。また、第1印加時間TDp,TApは、第2印加時間TDm,TAmの、例えば5倍以下であり、好ましくは4倍以下である。
 表8は、第1印加時間および第2印加時間の同異とエッチング量との関係を示す実施例29、および、実施例30を示す。
 実施例29および実施例30では、上述の試験片に対してステップS11~S15に対応する処理を行い、処理後のエッチング量を上記と同様に測定した。ステップS12では、処理液として、濃度30質量%~35質量%の過酸化水素水、濃度35質量%~37質量%の塩酸水溶液、および、脱イオン水(DIW)の混合液を用いた。当該処理液における過酸化水素水、塩酸水溶液および脱イオン水の体積比は、1:1:8である。基板9に供給される際の処理液の温度は50℃である。ステップS13で印加される印加電圧は、図5Aに例示するように直流電圧であり、第1電圧および第2電圧はそれぞれ、+8Vおよび-8Vである。ステップS12~S13における処理時間(すなわち、印加電圧を印加しつつ処理液を基板9に供給する時間)は、16分間である。
 エッチング量の欄における凹部幅2nmおよび凹部幅4nmは、当該欄の下段に記載されているエッチング量がそれぞれ、凹部95の幅方向(すなわち、図9中における上下方向)の幅D2が2nmおよび4nmである場合におけるものであることを示す。
 実施例29では、印加電圧の切替周期における第1印加時間および第2印加時間がそれぞれ、3秒および1秒となるように電源部63を制御した。すなわち、第1印加時間は、第2印加時間の3倍長い。実施例29では、凹部幅2nmの場合のエッチング量は24nmであり、凹部幅4nmの場合のエッチング量は23nmであった。
 実施例30では、印加電圧の各切替周期における第1印加時間および第2印加時間がそれぞれ3秒となるように電源部63を制御した。すなわち、第1印加時間は、第2印加時間と同じである。実施例30では、凹部幅2nmの場合のエッチング量は17nmであり、凹部幅4nmの場合のエッチング量は16nmであった。
 実施例29のように第1印加時間を第2印加時間よりも長くすることにより、実施例30のように第1印加時間と第2印加時間とが同じ場合に比べて、エッチングレートが増大することがわかる。
 上述の基板処理方法および基板処理装置1では、様々な変更が可能である。
 例えば、上述の基板処理方法にてエッチングが行われる被処理膜96は、必ずしも、微細パターン93における幅10nm以下の凹部95内に位置する必要はなく、微細パターン93における10nmよりも大きい幅を有する凹部95内に位置してもよい。
 印加電圧の各切替周期において、第1印加時間は、上述のように第2印加時間と同じ、または、第2印加時間よりも長くてもよいが、第2印加時間よりも短くてもよい。
 被処理膜96の材料は、上述のものには限定されず、様々に変更されてよい。例えば、被処理膜96は、半導体により形成される半導体膜であってもよく、絶縁体により形成される絶縁膜であってもよい。被処理膜96は、例えば、ポリシリコン膜またはアモルファスシリコン膜等の半導体膜であってもよい。あるいは、被処理膜96は、例えば、酸化シリコン膜または窒化シリコン膜等の半導体膜であってもよい。
 上記エッチングに用いられる処理液は、必ずしもHを含む必要はなく、様々に変更されてよい。上述のように、処理液の抵抗率は、0.1Ω・mよりも高くてもよい。また、当該処理液は、エッチャントを含んでいればよく、必ずしも電解液が添加されている必要はない。
 被処理膜96のエッチングでは、必ずしも、上記第3の原理のように凹部95内に気泡が生成されるとは限らず、気泡は生成されなくてもよい。
 第1電極61は、必ずしも基板保持部31を介して基板9と電気的に接続される必要はなく、基板保持部31以外の構造を介して基板9と電気的に接続されてもよい。あるいは、第1電極61は、基板9の下面92等に直接的に接触することにより、基板9と電気的に接続されてもよい。
 第2電極62は、必ずしもノズル51を介して処理液と電気的に接続される必要はなく、ノズル51以外の構造(例えば、ノズル51に処理液を供給する配管)を介して処理液と電気的に接続されてもよい。あるいは、第2電極62は、基板9の上面91上に位置する処理液に直接的に接触することにより、当該処理液と電気的に接続されてもよい。
 基板処理装置1は、必ずしも基板9を1枚ずつ処理する枚葉式の装置である必要はなく、複数の基板9のエッチングを同時に行うバッチ式の装置であってもよい。
 上述の基板処理装置1は、半導体基板以外に、液晶表示装置または有機EL(Electro Luminescence)表示装置等の平面表示装置(Flat Panel Display)に使用されるガラス基板、あるいは、他の表示装置に使用されるガラス基板の処理に利用されてもよい。また、上述の基板処理装置1は、光ディスク用基板、磁気ディスク用基板、光磁気ディスク用基板、フォトマスク用基板、セラミック基板および太陽電池用基板等の処理に利用されてもよい。
 上記実施の形態および各変形例における構成は、相互に矛盾しない限り適宜組み合わされてよい。
 発明を詳細に描写して説明したが、既述の説明は例示的であって限定的なものではない。したがって、本発明の範囲を逸脱しない限り、多数の変形や態様が可能であるといえる。

Claims (20)

  1.  パターンの凹部に被処理膜が位置する基板に対してエッチングを行う基板処理方法であって、
     a)前記基板に対して導電性を有するエッチング用の処理液を供給して前記被処理膜に接触させる工程と、
     b)前記被処理膜に前記処理液が接触した状態で、前記基板と前記処理液との間に印加する印加電圧を、所定の切替周期にて互いに異なる第1電圧と第2電圧との間で繰り返し切り替えることにより、前記凹部を形成する側壁表面の電位を第1電位と前記第1電位よりも小さい第2電位との間で繰り返し切り替える工程と、
    を備え、
     前記第1電位は0V以上であり、
     前記第2電位は0V以下であり、
     前記切替周期は0.05秒以上である、基板処理方法。
  2.  請求項1に記載の基板処理方法であって、
     前記印加電圧は直流電圧であり、
     前記切替周期は0.5秒以上である、基板処理方法。
  3.  請求項1に記載の基板処理方法であって、
     前記印加電圧は交流電圧であり、
     前記切替周期は0.2秒以上である、基板処理方法。
  4.  請求項1に記載の基板処理方法であって、
     各切替周期において、前記第1電位に対応する前記第1電圧の印加時間は、前記第2電位に対応する前記第2電圧の印加時間よりも長い、基板処理方法。
  5.  請求項1に記載の基板処理方法であって、
     前記処理液は、エッチング液に電解液を添加して抵抗率を0.1Ω・m以下としたものである、基板処理方法。
  6.  請求項1に記載の基板処理方法であって、
     前記被処理膜は、TiN、TaN、TiAlおよびTiAlCのうち1つ以上を含み、
     前記処理液は、Hを含む、基板処理方法。
  7.  請求項1に記載の基板処理方法であって、
     前記b)工程の開始からの経過時間が長くなるに従って前記切替周期を増大させる、基板処理方法。
  8.  請求項1に記載の基板処理方法であって、
     前記a)工程において、前記基板に対する前記処理液の継続的な供給が行われ、
     前記b)工程の開始からの経過時間が長くなるに従って前記処理液の供給流量を増大させる、基板処理方法。
  9.  請求項1に記載の基板処理方法であって、
     前記b)工程において、前記凹部内に気泡が生成される、基板処理方法。
  10.  請求項1ないし9のいずれか1つに記載の基板処理方法であって、
     前記凹部の幅は10nm以下である、基板処理方法。
  11.  パターンの凹部に被処理膜が位置する基板に対してエッチングを行う基板処理装置であって、
     前記基板を保持する基板保持部と、
     前記基板に対して導電性を有するエッチング用の処理液を供給して前記被処理膜に接触させる処理液供給部と、
     前記基板に電気的に接続する第1電極と、
     前記処理液に電気的に接続する第2電極と、
     前記第1電極と前記第2電極との間に印加電圧を印加する電源部と、
     前記電源部を制御することにより、前記被処理膜に前記処理液が接触した状態で、前記印加電圧を所定の切替周期にて互いに異なる第1電圧と第2電圧との間で繰り返し切り替えることにより、前記凹部を形成する側壁表面の電位を第1電位と前記第1電位よりも小さい第2電位との間で繰り返し切り替える電源制御部と、
    を備え、
     前記第1電位は0V以上であり、
     前記第2電位は0V以下であり、
     前記切替周期は0.05秒以上である、基板処理装置。
  12.  請求項11に記載の基板処理装置であって、
     前記印加電圧は直流電圧であり、
     前記切替周期は0.5秒以上である、基板処理装置。
  13.  請求項11に記載の基板処理装置であって、
     前記印加電圧は交流電圧であり、
     前記切替周期は0.2秒以上である、基板処理装置。
  14.  請求項11に記載の基板処理装置であって、
     各切替周期において、前記第1電位に対応する前記第1電圧の印加時間は、前記第2電位に対応する前記第2電圧の印加時間よりも長い、基板処理装置。
  15.  請求項11に記載の基板処理装置であって、
     前記処理液は、エッチング液に電解液を添加して抵抗率を0.1Ω・m以下としたものである、基板処理装置。
  16.  請求項11に記載の基板処理装置であって、
     前記被処理膜は、TiN、TaN、TiAlおよびTiAlCのうち1つ以上を含み、
     前記処理液は、Hを含む、基板処理装置。
  17.  請求項11に記載の基板処理装置であって、
     前記電源制御部は、前記印加電圧の切替開始からの経過時間が長くなるに従って前記切替周期を増大させる、基板処理装置。
  18.  請求項11に記載の基板処理装置であって、
     前記処理液供給部を制御する供給制御部をさらに備え、
     前記電源制御部による前記印加電圧の切替が繰り返される間、前記基板に対する前記処理液の継続的な供給が行われ、
     前記供給制御部は、前記印加電圧の切替開始からの経過時間が長くなるに従って、前記処理液供給部からの前記処理液の供給流量を増大させる、基板処理装置。
  19.  請求項11に記載の基板処理装置であって、
     前記電源制御部による前記印加電圧の切替が繰り返される間、前記凹部内に気泡が生成される、基板処理装置。
  20.  請求項11ないし19のいずれか1つに記載の基板処理装置であって、
     前記凹部の幅は10nm以下である、基板処理装置。
