Abstract
銅配線を有する基板上に直接又は間接にバリア膜を備え、上記バリア膜が薄片状酸化チタン又は薄片状チタン-金属複合酸化物を含有する配線基板。
Description
本発明は、配線基板、配線基板の製造方法及びバリア膜形成用組成物に関する。
半導体装置の高集積化に伴い、配線のさらなる微細化が要求されてきている。配線の微細化による配線抵抗の増大を抑えるため、配線材料として、従来から用いられてきたAl(アルミニウム)に代えて、より導電性の高いCu(銅)が適用されている。
Cu配線は、Cuがドライエッチングなどによる微細なパターニングが困難であることから、いわゆるダマシン法によって形成される。このダマシン法では、まず、SiO2(酸化シリコン)等を用いて、所定の配線パターンに対応した微細な配線溝が形成される。次に、配線溝に、めっき法により、Cuを堆積させることによりCu膜が形成される。Cu膜は、配線溝を埋め尽くし、基板表面全域を覆うような厚さに形成される。その後、CMP(Chemical Mechanical Polishing:化学的機械的研磨)法によりCu膜が研磨される。このCu膜の研磨は、Cu膜の配線溝外の部分がすべて除去され、配線溝外の酸化シリコン膜の表面が露出するまで続けられる。これにより、配線溝内にのみCu膜が残存し、配線溝内に埋設されたCu配線が得られる。
Cuは、Alに比べて、酸化シリコン膜への拡散性が高い。このため、酸化シリコン膜に直にCu配線(Cu膜)が形成されると、酸化シリコン膜中にCuが拡散し、配線間の短絡などを生じるおそれがある。
さらに最近Cuを用いた配線の微細化及び多層配線化が進むことにより、Cu表面の酸化による配線の抵抗の増大が問題になってきている。
そのためCu配線には、Cuの拡散防止やCu表面の酸化防止のためのバリア膜が必要となる。このバリア膜を形成する手法としては、例えば、Cu膜の形成に先立ち、配線溝が形成された酸化シリコン上にCuとMn(マンガン)との合金からなる合金膜を形成し、Cu膜の形成後に熱処理を行うことにより、合金膜中のMnを酸化シリコン膜との界面に拡散させて、その界面にMnxSiyOz(x,y,z:0よりも大きい数)からなるバリア膜を形成する手法が提案されている(特開2005-277390号公報参照)。
ところが、この提案にかかる手法では、バリア膜の形成に寄与しない不要なMnがCu配線中に残留し、Cu配線の抵抗の増大を招いてしまう。さらにこのような合金膜の形成に時間を要し配線基板性能のスループットの低下を招いてしまう。
そこで、本発明の目的は、銅膜(銅配線)の表面の酸化を抑制することができるバリア膜を備える配線基板、その製造方法及びバリア膜形成用組成物を提供することである。
上記課題を解決するためになされた発明は、銅配線を有する基板上に直接又は間接にバリア膜を備え、上記バリア膜が薄片状酸化チタン又は薄片状チタン-金属複合酸化物を含有する配線基板である。
上記課題を解決するためになされた別の発明は、上述の当該配線基板の製造方法であって、銅配線を有する基板上に直接又は間接にバリア膜形成用組成物を塗工する工程を備え、上記バリア膜形成用組成物が、薄片状酸化チタン若しくは薄片状チタン-金属複合酸化物、又は薄片状チタン酸、薄片状チタン-金属酸若しくはそれらの塩と溶媒とを含有する配線基板の製造方法(以下、「配線基板の製造方法(I)」と記載する場合がある)である。
上記課題を解決するためになされたさらに別の発明は、上述の当該配線基板の製造方法であって、銅配線を有する基板上に直接又は間接にポリマー膜を形成し、上記ポリマー膜上にバリア膜形成用組成物を塗工する工程と、上記ポリマー膜を除去する工程とを備え、上記バリア膜形成用組成物が、薄片状酸化チタン若しくは薄片状チタン-金属複合酸化物、又は薄片状チタン酸、薄片状チタン-金属酸、若しくはそれらの塩と溶媒とを含有する配線基板の製造方法(以下、「配線基板の製造方法(II)」と記載する場合がある)である。
上記課題を解決するためになされたさらに別の発明は、上述の当該配線基板を製造するために用いられるバリア膜形成用組成物であって、薄片状酸化チタン、若しくは薄片状チタン-金属複合酸化物、又は薄片状チタン酸、薄片状チタン-金属酸若しくはそれらの塩と、溶媒とを含有するバリア膜形成用組成物である。
本発明によれば、銅膜(銅配線)の表面の酸化を抑制することができるバリア膜を備える配線基板、その製造方法及びバリア膜形成用組成物を提供することができる。
以下、本発明の配線基板、配線基板の製造方法(I)、配線基板の製造方法(II)及びバリア膜形成用組成物について詳説する。
<配線基板>
図1を用いて当該配線基板について説明する。配線基板1は、銅配線3を有する基板2上に直接又は間接にバリア膜4を備える。図1では、銅配線3を有する基板2上に直接バリア膜4を備える態様を図示している。図2に示すように、配線基板1は、銅配線3を有する基板2と上記バリア膜4との間に絶縁膜5を備えていてもよい。
図1を用いて当該配線基板について説明する。配線基板1は、銅配線3を有する基板2上に直接又は間接にバリア膜4を備える。図1では、銅配線3を有する基板2上に直接バリア膜4を備える態様を図示している。図2に示すように、配線基板1は、銅配線3を有する基板2と上記バリア膜4との間に絶縁膜5を備えていてもよい。
基板2の材料としては、例えばシリコン基板が挙げられる。
銅配線3は、例えばCVD法、PVD法、電解めっき法、無電解めっき法などにより形成することができる。銅配線3の配線幅、配線間隔及び配線高さは特に制限されず、例えば配線幅及び配線間隔がともに20μm、配線高さが7~8μmのものが挙げられる。
銅配線3を有する基板2は、公知の方法により作製することができる。例えば、シリコン基板上に酸化シリコン膜を用いてダマシン法により配線溝を形成し、その溝に銅を埋め込み、さらに酸化シリコン膜を除去することで、剥き出しにした銅配線パターンを作製することができる。配線溝や剥き出しにした銅配線パターンは、公知のフォトリソグラフィ技術及びエッチング技術により形成することができる。
バリア膜4は薄片状酸化チタン又は薄片状チタン-金属複合酸化物を含有する。バリア膜4は、後述するバリア膜形成用組成物を用い、後述する方法により形成することができる。バリア膜4が薄片状酸化チタンを含有する場合、分光光度計((株)日立製作所の「U-3300」)を用いて波長200~800nmの範囲で測定した紫外可視光吸収スペクトルにおいて、波長250~280nmの範囲に吸光ピークを有し、かつ波長300~800nmの範囲では吸光ピークを有さないことが好ましい。バリア膜4が薄片状チタン-金属複合酸化物を含有する場合、上記分光光度計を用いて波長200~800nmの範囲で測定した紫外可視光吸収スペクトルにおいて、波長250~280nmの範囲及び波長300~800nmの範囲の両方で吸光ピークを有することが好ましい。
バリア膜4は薄片状酸化チタン又は薄片状チタン-金属複合酸化物を含有することから、銅膜(銅配線)の表面の酸化を抑制することができる。その理由としては、必ずしも明確ではないが、次のように推察される。薄片状酸化チタン又は薄片状チタン-金属複合酸化物を含有するバリア膜は、薄片状酸化チタン粒子又は薄片状チタン-金属複合酸化物粒子が隙間無く配置された構造を備えることから、例えばスパッタ法などで形成された酸化チタン膜と比較して、ガスバリア性に優れると考えられる。
また、バリア膜4は、ドライエッチングにより容易に剥離することができる。
バリア膜4の厚みは、コート方法を適宜選択して任意の厚みとすることができる。例えば、1nm以上50nm以下とすることができる。
バリア膜4の好ましい態様は、薄片状酸化チタン粒子又は薄片状チタン-金属複合酸化物粒子が基材に平行に配向して配置した基材の被覆率が高い酸化チタン膜、具体的には被覆率が90%以上、好ましくは95%以上の酸化チタン膜である。このように被覆率が90%以上の膜を稠密膜といい、被覆率は走査プローブ顕微鏡写真の画像解析から求めることができる。また、薄片状酸化チタン粒子又は薄片状チタン-金属複合酸化物粒子の重なりが少ない状態、具体的には部分的には粒子の重なりがない1粒子の厚みで膜が形成され残りの部分もせいぜい2~3粒子程度が重なり合った厚みで形成された単層膜が好ましく、Langmuir-Blodgett法で作製した稠密単層膜と同程度の稠密単層膜がより好ましい。酸化チタン膜の吸光度を測定して、酸化チタン膜の理論吸光度の比較から、単層膜であることを確認することができる。具体的には本明細書においては薄片状酸化チタンの単層膜の理論吸光度(0.05)に対し、80~120%、好ましくは90~110%の吸光度を示す膜を単層膜とする。このような薄片状酸化チタンの稠密単層膜では、可視光領域で吸収のない透明な膜となり、紫外可視光吸収スペクトルにおいて、波長250~280nmの範囲に吸光ピークを有し、波長300~800nmの範囲では吸光ピークを有さない膜となる。薄片状チタン-金属複合酸化物の稠密単層膜では、紫外可視光吸収スペクトルにおいて、波長250~280nmの範囲及び波長300~800nmの範囲の両方で吸光ピークを有する膜となる。バリア膜4が薄片状酸化チタンの単層膜である場合、その厚みは、薄片状酸化チタン粒子の厚みにより適宜設定することができ、例えば1nm以上2nm以下とすることができる。
バリア膜4は、上記単層膜が積層された積層膜であることが好ましい。積層膜は、単層膜が積層した多層構造を有する膜であって、各単層膜において薄片状酸化チタン粒子又は薄片状チタン-金属複合酸化物粒子が配向した状態を保持しているため単層膜の性状を維持し、しかも、多層構造により多くの薄片状酸化チタン粒子又は薄片状チタン-金属複合酸化物粒子を有することから、薄片状酸化チタン粒子又は薄片状チタン-金属複合酸化物粒子の特性を一層引き出すことができる。具体的には、積層膜であると、単層膜と比較して銅膜(銅配線)の表面の酸化をより効果的に抑制することができる。上記積層膜の各層は、上記稠密単層酸化チタン膜であることが好ましい。このことから、具体的には可視光領域で吸収のない透明な膜となり、紫外可視光吸収スペクトルにおいて、波長250~280nmの範囲に吸光ピークを有し、波長300~800nmの範囲では吸光ピークを有さない膜が好ましい状態である。上記積層膜の厚みは、例えば積層回数により適宜調整することができ、1nm以上50nm以下とすることができ、2nm以上40nm以下が好ましい。上記積層膜の厚みが2nm以上である場合、銅膜(銅配線)の表面の酸化をより一層効果的に抑制することができる。上記積層膜の厚みが40nm以下である場合、バリア膜4のドライエッチングによる剥離性をより高めることができる。
絶縁膜5は銅配線3間や多層配線による配線間のショートを防止するために設けられる。絶縁膜5としては酸化シリコン等の無機膜や硬化性樹脂組成物から形成される有機膜が用いられる。
上記硬化性樹脂組成物としては特に制限されないが、耐熱性、機械的特性などに優れる観点から、ポリイミド系樹脂やポリベンゾオキサゾール系樹脂を含む硬化性樹脂組成物が好ましい。中でも、硬化物の諸特性を改善し得るポジ型感光性樹脂組成物が好ましい。ポジ型感光性絶縁樹脂組成物としては、例えば特許第4853155号公報、特許第4692219号公報等に記載のものが挙げられる。ポジ型感光性樹脂組成物は必要に応じて、フェノール化合物、架橋剤、架橋助剤、架橋微粒子、密着助剤、溶剤、増感剤、レベリング剤などのその他添加剤などを含有してもよい。
ポジ型感光性樹脂組成物から形成される絶縁膜5は、ポジ型感光性樹脂組成物を硬化させることにより形成されるため、解像性、熱衝撃性、密着性、電気絶縁性などに優れ、さらに加熱工程の前後での形状の変化が小さい。したがって、特に、回路基板の層間絶縁膜や平坦化膜などとして好適に使用することができる。
絶縁膜5の形成方法としては、例えばポジ型感光性樹脂組成物を基板2に塗工し、乾燥させて溶剤などを揮発させて塗膜を形成する。その後所望のマスクパターンを介して露光し、アルカリ性現像液により現像して、露光部を溶解、除去することにより所望のパターンを得ることができる。さらに、絶縁膜特性を発現させるために現像後に加熱処理を行うことにより、絶縁膜を形成することができる。
<配線基板の製造方法(I)>
当該配線基板の製造方法(I)は、上述の当該配線基板を製造する方法である。当該配線基板の製造方法(I)は、銅配線を有する基板上に直接又は間接にバリア膜形成用組成物を塗工する工程(以下、「塗工工程(I)」ともいう)を備える。

[塗工工程(I)]
本工程では、銅配線を有する基板上に直接又は間接にバリア膜形成用組成物を塗工する。銅配線を有する基板は、上述の<配線基板>の項で説明している。バリア膜形成用組成物は後述する。本工程により形成された塗膜から溶媒が除去されることでバリア膜を形成することができる。

銅配線を有する基板上に間接にバリア膜形成用組成物を塗工する場合としては、例えば上述の絶縁膜上にバリア膜形成用組成物を塗工する場合、基板又は絶縁膜とバリア膜との密着性を確保するために形成されるプライマー膜上にバリア膜形成用組成物を塗工する場合などが挙げられる。上記絶縁膜の形成方法の一例は上述の<配線基板>の項で説明している。プライマー膜としては、例えば後述する<配線基板の製造方法(II)>の項で説明するポリマー膜が挙げられる。
塗工方法としては、特に制限されず、例えばスピンコート、スプレー塗装、ローラーコート、ディップコート、フローコート、ナイフコート、静電塗装、バーコート、ダイコート、ハケ塗り、液滴を滴下する方法等が挙げられる。
本工程は、1回のみ行ってもよいし、複数回行ってもよい。1回行う場合には、薄片状酸化チタンの単層膜を形成することができる。複数回行う場合には、上記単層膜の積層膜を形成することができる。本工程を複数回行う場合、その回数としては特に制限されず、例えば2回以上50回以下とすることができる。40回以下である場合には、ドライエッチングによる剥離性の高いバリア膜を形成することができる。
また、本工程を複数回行う場合、1回の塗工工程によって0.1nm以上2nm以下の膜厚となるように塗工すると、薄片状酸化チタン粒子が規則的に配置されるため、透明性の高いバリア膜を形成することができる。
[成膜工程]
本工程では、上記塗工工程により形成された塗膜を加熱又は露光する。本工程を備える場合、塗膜からの溶媒の除去を促進することができ、バリア膜の形成を効率よく行うことができる。

塗膜の加熱は、5℃以上500℃以下の温度で行うことができる。加熱温度の上限としては、200℃が好ましく、150℃がより好ましく、100℃がさらに好ましい。加熱温度の下限としては室温が好ましい。また、湿度を50%以上100%以下程度に保持した状態、好ましくは60%以上95%以下程度の湿度で成膜してもよい。バリア膜形成用組成物中の薄片状酸化チタン等の濃度、成膜温度等の成膜条件を適宜設定することにより、成膜速度、有機溶媒の蒸発速度を適宜制御すると、薄片状酸化チタン粒子又は薄片状チタン-金属複合酸化物による基材の被覆率が高いバリア膜を形成することができる。
塗膜の露光は、例えば酸化チタンのバンドギャップ以上のエネルギーを有する波長の光を照射することで行うことができる。これは、酸化チタンの光触媒能を利用した成膜方法である。
<配線基板の製造方法(II)>
当該配線基板の製造方法(II)は、上述の当該配線基板を製造する方法である。当該配線基板の製造方法(II)は、銅配線を有する基板上に直接又は間接にポリマー膜を形成し、上記ポリマー膜上にバリア膜形成用組成物を塗工する工程(以下、「塗工工程(II)」ともいう)と、上記ポリマー膜を除去する工程(以下、「除去工程」ともいう)とを備える。
当該配線基板の製造方法(II)は、上述の当該配線基板を製造する方法である。当該配線基板の製造方法(II)は、銅配線を有する基板上に直接又は間接にポリマー膜を形成し、上記ポリマー膜上にバリア膜形成用組成物を塗工する工程(以下、「塗工工程(II)」ともいう)と、上記ポリマー膜を除去する工程(以下、「除去工程」ともいう)とを備える。
[塗工工程(II)]
本工程では、まず、銅配線を有する基板上に直接又は間接にポリマー膜を形成する。銅配線を有する基板は、上述の<配線基板>の項で説明している。

銅配線を有する基板上に間接にポリマー膜を形成する場合としては、例えば上述の絶縁膜上にバリア膜形成用組成物を塗工する場合などが挙げられる。上記絶縁膜の形成方法の一例は上述の<配線基板>の項で説明している。
ポリマー膜の形成方法としては、例えばポリ(エチレンイミン)、ポリジアリルジメチルアンモニウム塩化物、塩酸ポリアリルアミン等のカチオン系ポリマー等のポリマー溶液を基板上に塗工する方法が挙げられる。
形成されるポリマー膜の厚みは適宜設定することができ、例えば0.5nm以上20nm以下とすることができる。
本工程では、次いで、上記ポリマー膜上にバリア膜形成用組成物を塗工する。バリア膜形成用組成物は後述する。
バリア膜形成用組成物の塗工方法としては特に制限されず、例えばスピンコート、スプレー塗装、ローラーコート、ディップコート、フローコート、ナイフコート、静電塗装、バーコート、ダイコート、ハケ塗り、液滴を滴下する方法等が挙げられる。
本工程は、1回のみ行ってもよいし、複数回行ってもよい。1回行う場合には、薄片状酸化チタンの単層膜を形成することができる。複数回行う場合には、上記単層膜の積層膜を形成することができる。本工程を複数回行う場合、その回数としては特に制限されず、例えば2回以上50回以下とすることができる。40回以下である場合には、ドライエッチングによる剥離性の高いバリア膜を形成することができる。
また、本工程を複数回行う場合、1回の塗工工程によって0.1nm以上2nm以下の膜厚となるように塗工すると、薄片状酸化チタン粒子又は薄片状チタン-金属複合酸化物粒子が規則的に配置されるため、透明性の高いバリア膜を形成することができる。
本工程では、ポリマー膜とバリア膜とが交互に積層されることから、いわゆる交互吸着積層法と称される方法に該当する。この方法では、ポリマー層に薄片状酸化チタン粒子又は薄片状チタン-金属複合酸化物粒子が吸着されるので、厚いバリア膜を形成しやすい利点がある。
[除去工程]
本工程では、上記ポリマー膜を除去する。本工程により、ポリマー膜が除去され、バリア層が形成される。

ポリマー膜の除去方法としては、特に制限されず、例えば加熱により除去する方法、露光により除去する方法などが挙げられる。加熱により除去する場合は、例えば400℃で加熱する方法が挙げられる。露光により除去する場合は、例えば波長300nm以下の紫外線(強度:1mW/cm2)を12時間照射する方法が挙げられる。
<バリア膜形成用組成物>
当該バリア膜形成用組成物は、上述の当該配線基板を製造するために用いられる。換言すると、当該バリア膜形成用組成物は、銅配線を有する基板上に直接又は間接にバリア膜を備え、上記バリア膜が薄片状酸化チタン又は薄片状チタン-金属複合酸化物を含有する配線基板を製造するために用いられる。また、当該バリア膜形成用組成物は、上述の当該配線基板の製造方法における塗工工程において用いられる。
当該バリア膜形成用組成物は、上述の当該配線基板を製造するために用いられる。換言すると、当該バリア膜形成用組成物は、銅配線を有する基板上に直接又は間接にバリア膜を備え、上記バリア膜が薄片状酸化チタン又は薄片状チタン-金属複合酸化物を含有する配線基板を製造するために用いられる。また、当該バリア膜形成用組成物は、上述の当該配線基板の製造方法における塗工工程において用いられる。
一実施形態として、当該バリア膜形成用組成物は、薄片状酸化チタン又は薄片状チタン酸若しくはその塩(以下、「薄片状酸化チタン化合物」ともいう)と溶媒とを含有する。
薄片状酸化チタン化合物は、水によって容易に膨潤し、また場合によっては層が剥離分散する。薄片状酸化チタン化合物としては、薄片状酸化チタン、薄片状チタン酸、又は薄片状チタン酸塩が挙げられる。
薄片状チタン酸塩は、層状のTiO2結晶とその層間にあるカチオン(層間イオン)から構成される構造を有すると考えられ、TiO2結晶のTiの一部が他のカチオンや格子欠陥で置き換えられたものも含まれる。例えば、特許第3062497号公報には、薄片状チタン酸塩の構造式及び製造方法が記載されている。
特許第3062497号公報によれば、薄片状チタン酸塩は、例えば、層間イオンを形成する金属、結晶内のTiの一部を置換するカチオンの金属、及びTiの酸化物又は加熱により該酸化物となる化合物を原料とし、アルカリ金属又はアルカリ土類金属のハロゲン化物もしくは硫酸塩をフラックスとして、フラックス/原料の質量比が0.2~1.3となるように混合した混合物を700~1200℃で加熱焼成する方法により得ることができる。
層間イオンを形成する金属としては、カリウム、ルビジウム、セシウム等のアルカリ金属を例示することができる。また、結晶内のTiの一部を置換するカチオンの金属としては、前記金属とは異なる価数1~3の金属を挙げることができ、例えば、アルカリ土類金属、Li、Zn、Cu、Fe、Al、Ga、Mn、及びNiから選ばれるものを挙げることができる。
薄片状チタン酸塩としては、下記の薄片状チタン酸に、塩基性有機化合物を作用させて得られ、層間イオンが有機カチオンであるものも挙げることができる。塩基性有機化合物としては、層間膨潤作用を有する塩基性有機化合物が好ましく、例えば、メチルアミン、エチルアミン、プロピルアミン、ジエチルアミン、トリエチルアミン、ブチルアミン、ドデシルアミン、ステアリルアミン、ジペンチルアミン、ジオクチルアミン、トリオクチルアミン、2-エチルヘキシルアミン等のアルキルアミンとこれらの塩、エタノールアミン、ジエタノールアミン、トリエタノールアミン、イソプロパノールアミン、ジイソプロパノールアミン、トリイソプロパノールアミン、2-アミノ-2-メチル-1-プロパノール等のアルカノールアミン、水酸化テトラメチルアンモニウム、水酸化テトラブチルアンモニウム等の水酸化4級アンモニウムとこれらの塩、ドデシルトリメチルアンモニウム塩、セチルトリメチルアンモニウム塩、ステアリルトリメチルアンモニウム塩、ベンジルトリブチルアンモニウム塩等の4級アンモニウム塩、3-メトキシプロピルアミン、3-エトキシプロピルアミン、ポリエチレンイミン、ポリジアリルジメチルアンモニウムクロライド、ドデシルトリブチルフォスホニウム塩、オクタデシルトリブチルフォスホニウム塩等のフォスホニウム塩等を挙げることができる。
塩基性化合物の作用は、薄片状チタン酸を水系媒体に分散させた懸濁液に、撹拌下に、塩基性化合物を加えることにより行うことができる。
薄片状チタン酸としては、前記の薄片状チタン酸塩を酸又は温水で処理し、層間イオン及び/又はTiO2結晶のTiの一部を置換したカチオンを水素及び/又はヒドロニウムイオンで置換したものを挙げることができる。
酸処理は、例えば、薄片状チタン酸塩の水分散液に、撹拌下、酸を加える方法により行うことができる。酸としては、例えば、塩酸、硫酸、硝酸、リン酸、ホウ酸等の無機酸や有機酸を挙げることができる。温水処理は、例えば、60℃以上の温水に薄片状チタン酸塩を分散させ、撹拌する方法により行うことができる。
薄片状酸化チタンは、上記薄片状チタン酸に、上述のように塩基性有機化合物を作用させて得られたチタニアゾルを加熱処理して、塩基と水を除去して得ることができるものであり、例えば特許第2979132号公報に記載されている。薄片状チタン酸はチタン酸からなる層状結晶であるが、これに層間膨潤作用を有する塩基性有機化合物を作用することにより、層間が膨潤又は剥離しその後乾燥により再凝集して、厚さ1nm以下の酸化チタン層が積層したものが得られる。この層間にはアミン等や水が挟まっているが、これを加熱すると、100~350℃で水とアミン等が層間より脱離し、各層が剥離されて薄片状チタン酸が得られると考えられている。
薄片状酸化チタン粒子に後述する有機カチオンが含まれていると、有機カチオン同士の電荷反発により薄片状酸化チタン粒子が分散し易くなるため好ましい。しかし、有機カチオンの含有量が多すぎると反対に薄片状酸化チタン粒子の凝集を招く場合があるため、有機カチオンの含有量は、薄片状酸化チタンに含まれるチタン(Ti)に対して0.05~3当量の範囲が好ましく、0.1~3当量の範囲がより好ましく、0.9~1.5当量が更に好ましい。有機カチオンとしては、4級アンモニウムイオンが好ましく、テトラブチルアンモニウムイオン等の炭素数の合計が9以上の4級アンモニウムイオンが更に好ましい。炭素数の合計が9以上の4級アンモニウムイオンを含有すると、多くの有機溶媒にも分散が可能となる。また、薄片状酸化チタンの粒子表面には、有機溶媒への分散性、樹脂の親和性等の観点から、従来の界面活性剤、カップリング剤等の有機化合物やシリカ、アルミナ等の無機化合物を被覆してもよい。
当該バリア膜形成用組成物中の薄片状酸化チタン粒子の含有量は適宜調整することができるが、TiO2換算で0.001質量%以上が好ましく、0.01質量%以上がより好ましく、0.02質量%以上がより好ましく、0.05質量%以上がより好ましく、0.1質量%以上が更に好ましい。含有量が高くなりすぎると薄片状酸化チタン粒子一つ当たりが占め得る体積が小さくなり凝集が起きて沈降し易くなるため、TiO2換算で10質量%以下が好ましく、より好ましくは1.0質量%以下である。このことから、TiO2換算で0.001~10質量%がより好ましく、0.01~10質量%がより好ましく、0.02~10質量%がより好ましく、0.05~10質量%が更に好ましく、0.05~1.0質量%が更に好ましく、0.1~1.0質量%が更により好ましい。
有機溶媒としては、用途に応じて適宜選択することができるが、誘電率が5以上の有機溶媒であると薄片状酸化チタン粒子が分散し易いため好ましく、誘電率が10以上の有機溶媒がより好ましい。このような有機溶媒としてはアセトニトリル(誘電率37、沸点82℃)、メタノール(誘電率33、沸点65℃)、ジメチルスルホキシド(誘電率47、沸点189℃)、エタノール(誘電率24、沸点78.3℃)、2-プロパノール(誘電率18、沸点82.5℃)、γ―ブチロラクトン(誘電率39、沸点205℃)、N,N-ジメチルホルムアミド(誘電率38、沸点153℃)、メチルエチルケトン(誘電率18.5、沸点80℃)、1-ブタノール(誘電率17.8、沸点118℃)及びホルムアミド(誘電率109、沸点210℃)からなる群より選ばれる少なくとも一種がより好ましい。
当該バリア膜形成用組成物は、水分をほとんど含有しておらず、好ましい含水率は10質量%以下であり、5質量%以下がより好ましく、1質量%以下がより好ましく、0.5質量%以下が更に好ましく、0.1質量%以下が更により好ましい。当該バリア膜形成用組成物は、本発明の効果を阻害しない範囲で、樹脂バインダー、分散剤、表面調整剤(レベリング剤、濡れ性改良剤)、pH調整剤、消泡剤、乳化剤、着色剤、増量剤、防カビ剤、硬化助剤、増粘剤等の各種添加剤、充填剤等が第三成分として含まれていても良い。
当該バリア膜形成用組成物は、(1)有機カチオンを含有した薄片状酸化チタン粒子の水性分散体を遠心分離して、得られた沈降物を有機溶媒と混合し、分散させるか、(2)有機カチオンを含有した薄片状酸化チタン粒子の水性分散体を凍結乾燥した後、得られた凍結乾燥物を有機溶媒と混合し、分散させるか、(3)有機カチオンを含有した薄片状酸化チタン粒子の水性分散体をエバポレータにより水を除去し、得られた乾燥物と有機溶媒を混合し分散させて製造する。
前記の有機カチオンを含有した薄片状酸化チタン粒子の水性分散体を製造するには、例えばWO99/11574パンフレットなどに記載の方法を用いることができる。具体的には、WO99/11574パンフレットは(1)チタン酸セシウム、チタン酸リチウムカリウム、チタン酸カリウムマグネシウムなどの層状チタン酸金属塩を合成し、次いで、得られた層状チタン酸金属塩を水溶媒に懸濁した後、塩酸、硫酸、硝酸などの酸を添加し、金属イオンを抽出すると層状構造を有するチタン酸が得られること、(2)前記の(1)の方法で製造した層状チタン酸を媒液に懸濁した後、アミン化合物、アンモニウム化合物などの有機カチオン源である塩基性化合物を添加すると、層間が膨潤した構造を有し、有機カチオンを含有する薄片状酸化チタン粒子が得られること、(3)前記の(2)の方法で層間を膨潤させた薄片状酸化チタン粒子を振とうなどにより、層間を剥離すると、薄片状酸化チタンナノシートが得られることなどを開示しており、前記の(2)の薄片状酸化チタン粒子が分散した水性分散体、(3)の層間を剥離した薄片状酸化チタンナノシートが分散した水性分散体を好適に用いることができる。
前記の(1)の工程において製造されるチタン酸金属塩としては、具体的には例えば次のようにして製造したチタン酸混合アルカリ金属塩が好ましい。すなわち、アルカリ金属酸化物M2O及びM’2O(M,M’は各々相異するアルカリ金属である)又は加熱により各々M2O及びM’2Oに分解される各化合物と、二酸化チタン又は加熱により二酸化チタンを生ずる化合物とを、好ましくは、M/M’/Tiのモル比で3/1/5から3/1/11の割合で混合し、500~1100℃、更に好ましくは600~900℃の温度で焼成する。反応を十分に行って原料組成物の残存量を少なくし、また、別の組成の物質の生成を抑えるには、上記温度範囲が好ましい。上記で得られたチタン酸混合アルカリ金属塩は、ホスト骨格中のTi4+席の一部が、層間のアルカリ金属とは異なるアルカリ金属イオンで置換された、組成式Mx[M’x/3Ti2-x/3]O4(式中のM,M’は各々相違するアルカリ金属であり、xは0.50~1.0である)で示される、斜方晶の層状構造(レピドクロサイト型の結晶構造)を有する化合物である。この物質中のMとM’で示されたアルカリ金属イオンは活性であるので、他の陽イオンとの交換反応や有機物のインターカレーションによるとり込みを起こす。このため、酸水溶液と接触させると、層間(M)及びホスト骨格中(M’)のアルカリ金属イオンが、短時間で水素イオン(存在形態はヒドロニウムイオン)と交換され、工業的に生産する場合に効率良く、生産コストの低い薄片状酸化チタン分散体を得ることができる。組成式中のxは、出発原料の混合比を変化させることにより、コントロールできる。また、均一で単相の化合物を得るためには、前記合成工程の中、混合を十分に行うことが好ましく、原料粉末を自動乳鉢などで摩砕混合することが好ましい。また、層状チタン酸金属塩を製造する際の焼成温度を適宜選択したり、焼成の際に融剤を添加する所謂フラックス法を採用することによって、層状チタン酸金属塩の粒子径を適宜調整することができ、これにより薄片状酸化チタンの粒子径を適宜制御することができる。
前記の(2)の工程において、この層状チタン酸に含まれる水素(H)に対して好ましくは0.05~3中和当量の範囲の有機カチオン源である塩基性化合物を媒液中で混合して、層状チタン酸に含まれる水素を脱離させるとともに塩基性化合物を層間に挿入させ、次いで、(3)に記載の通り、層を剥離させて薄片状酸化チタン粒子を製造するのが好ましい。塩基性化合物の量が前記範囲より少ないと水素イオンが十分脱離せず、多いと膨潤して却って層間の剥離が困難になる。より好ましい量は0.1~3中和当量、更に好ましくは0.9~1.5中和当量である。塩基性化合物の量は層状チタン酸に含まれるチタン(Ti)に対しては0.05~3当量の範囲が好ましく、0.1~3当量の範囲がより好ましく、0.9~1.5当量が更に好ましい。塩基性化合物の量は前記の水素(H)に対する好ましい範囲及びチタン(Ti)に対する好ましい範囲の両者を満たすことが好ましい。このような塩基性化合物の一部は有機カチオンとして薄片状酸化チタンに、好ましくは粒子表面に含まれる。
塩基性化合物としては、(1)水酸化4級アンモニウム化合物(水酸化テトラメチルアンモニウム、水酸化テトラエチルアンモニウム、水酸化テトラプロピルアンモニウム、水酸化テトラブチルアンモニウム等)、(2)アルキルアミン化合物(プロピルアミン、ジエチルアミン等)、(3)アルカノールアミン化合物(エタノールアミン、アミノメチルプロパノール等)等が挙げられ、中でも水酸化4級アンモニウム化合物が反応性に優れ好ましく、水酸化テトラブチルアンモニウム化合物等の炭素数の合計が9以上の水酸化4級アンモニウム化合物を用いると有機溶媒分散体としたときにも薄片状酸化チタン粒子の分散剤として有効に働くためより好ましい。(2)の工程で使用される媒液としては、水又はアルコール等の有機溶媒、あるいはそれらの混合物が挙げられ、工業的には水を主体とする水性媒液を用いるのが好ましい。媒液への層状チタン酸及び塩基性化合物の添加の順序は特に限定されず、例えば水に層状チタン酸と塩基性化合物を加え、撹拌して混合することができる。また層状チタン酸を水に分散させたスラリーに塩基性化合物を加えても、塩基性化合物水溶液に層状チタン酸を加えても良い。次いで、撹拌を続けると層状チタン酸の層が剥離して、薄片状酸化チタン粒子が得られる。その際の反応温度に特に制限は無いが、層状チタン酸が分解し難いように、1~20日かけて室温下で行うのが好ましい。また、層間剥離の程度をより高めるため、前記(3)の工程のように溶液を入れた容器を振とうしても良い。この振とうにより、長さ及び幅がそれぞれ0.1~30μm程度、厚みが0.5~10nm程度、好ましくは0.5~2nm程度、より好ましくは0.5~1nm程度のナノシートを製造することができる。振とうには、振とう器、ペイントコンディショナー、シェーカー等を用いることができる。
薄片状酸化チタン粒子は、好ましくは組成式Ti2-x/3O4
(4x/3)-(式中のxは0.57~1.0)、具体的にはTi1.81O4
0.76-~Ti1.67O4
1.33-で表される。この薄片状酸化チタン粒子は、TiO6八面体が稜共有により連鎖して二次元骨格構造を形成しているが、さらに、Ti4+席の9.5~17%が欠陥になっているため、薄片状粒子の負電荷が大きい構造となっている。
次に、この有機カチオンを含有した薄片状酸化チタン粒子の分散体、好ましくは水性分散体を遠心分離して、沈降物と媒液を分取する。遠心分離には通常の遠心分離器を用いることができる。所望の含水率に調整するために、遠心分離を2回以上繰り返しても良い。分取した沈降物を有機溶媒と混合し、分散させて、有機溶媒分散体を得る。薄片状酸化チタン粒子を有機溶媒に分散させるには、通常の撹拌機、コロイドミル、ボールミル、ビーズミル等の分散機、振とう器、ペイントコンディショナー、シェーカー等を用いることができ、その際、上記の第三成分を添加することができる。
または、有機カチオンを含有した薄片状酸化チタン粒子の分散体、好ましくは水性分散体を凍結乾燥して凍結乾燥物を得る。凍結乾燥には通常の凍結乾燥機を用いることができる。得られた凍結乾燥物は所望の含水率に調整するため、引き続き真空下において氷を昇華しても良い。次に、得られた凍結乾燥物を有機溶媒と混合し、分散させる。薄片状酸化チタン粒子を分散させるには、前記と同様の通常の撹拌機、コロイドミル、ボールミル、ビーズミル等の分散機、振とう器、ペイントコンディショナー、シェーカー等を用いることができ、その際、上記の第三成分を添加することができる。
別の実施形態として、当該バリア膜形成用組成物は、薄片状チタン-金属複合酸化物又は薄片状チタン-金属酸若しくはその塩(以下、「薄片状チタン-金属化合物」ともいう)と溶媒とを含有する。
薄片状チタン-金属複合酸化物における金属としては、鉄、コバルト、ニッケル、マンガン又はこれらの組み合わせが挙げられる。これらの中でも鉄が好ましい。なお、本明細書において、上記金属が鉄である場合、薄片状チタン-鉄複合酸化物を「薄片状酸化チタン鉄」と記載する場合がある。
当該バリア膜形成用組成物が薄片状酸化チタン鉄を含有する場合、薄片状酸化チタンを含有する場合よりも高いバリア性を発揮することができる。すなわち、薄片状酸化チタンよりも少ない塗工回数とすることができ、また薄い膜厚においても十分な配線酸化防止効果が得られる。
以下、上記金属が鉄である場合を例に説明する。
薄片状チタン-鉄化合物は、水によって容易に膨潤し、また場合によっては層が剥離分散する。薄片状チタン-鉄化合物としては、薄片状酸化チタン鉄、薄片状チタン鉄酸、又は薄片状チタン鉄酸塩が挙げられる。
薄片状チタン鉄酸塩は、薄片状チタン酸塩と同様の結晶構造を有し、層状のTiO2結晶内のTiの一部がFeに置換している。層間イオンにあるカチオン(層間イオン)を形成する金属としては、カリウム、ルビジウム、セシウム等のアルカリ金属を例示することができる。
薄片状チタン鉄酸塩としては後述する薄片状チタン鉄酸に塩基性有機化合物を作用させて得られ、層間イオンが有機カチオンであるものも挙げることができる。作用させることができる塩基性有機化合物は、上述で例示した薄片状チタン酸に作用させることができる塩基性有機化合物が挙げられる。
塩基性有機化合物の作用は、薄片状チタン鉄酸を水系媒体に分散させた懸濁液に、攪拌下に、塩基性化合物を加えることにより行うことができる。
薄片状チタン鉄酸としては、上記薄片状チタン鉄酸塩を酸又は温水で処理し、層間イオン及び/又はTiO2結晶のTiの一部を置換したカチオンを水素及び/又はヒドロニウムイオンで置換したものが挙げられる。
酸処理は上述の薄片状チタン酸塩の水分散液に対して行ったプロセスと同じ方法を適用できる。
薄片状酸化チタン鉄は、薄片状酸化チタンと同様に上記薄片状チタン鉄酸に塩基性有機化合物を作用させて得られたゾルを加熱処理して、塩基と水を除去して得ることができるものである。
薄片状酸化チタン鉄粒子に含まれる有機カチオンの含有量は、薄片状酸化チタン鉄に含まれる水素(H)に対して0.05~3当量の範囲が好ましく、0.1~3当量の範囲がより好ましく、0.9~1.5当量がさらに好ましい。有機カチオンとしては、4級アンモニウムイオンが好ましく、テトラブチルアンモニウムイオン等の炭素数の合計が9以上の4級アンモニウムイオンがさらに好ましい。炭素数の合計が9以上の4級アンモニウムイオンを含有すると、多くの有機溶媒にも分散が可能となる。また、薄片状酸化チタン鉄の粒子表面には、有機溶媒への分散性、樹脂の親和性等の観点から、従来の界面活性剤、カップリング剤等の有機化合物やシリカ、アルミナ等の無機化合物を被覆してもよい。
バリア膜形成用組成物中の薄片状酸化チタン鉄粒子の含有量はTiO2換算で0.001~10質量%がより好ましく、0.01~10質量%がより好ましく、0.02~10質量%がより好ましく、0.05~10質量%がさらに好ましく、0.05~1.0質量%がよりさらに好ましく、0.1~1.0質量%が特に好ましい。
前記有機カチオンを含有した薄片状酸化チタン鉄粒子の水性分散体を製造するには、(4)チタン鉄酸リチウムカリウム、チタン鉄酸カリウムマグネシウムなどの層状チタン鉄酸金属塩を合成し、次いで、得られた層状チタン鉄酸金属塩を水溶媒に懸濁した後、塩酸、硫酸、硝酸などの酸を添加し、金属イオンを抽出すると層状構造を有するチタン鉄酸が得られる。(5)前記の(4)の方法で製造した層状チタン鉄酸を媒液に懸濁した後、アミン化合物、アンモニウム化合物などの有機カチオン源である塩基性化合物を添加すると、層間が膨潤した構造を有し、有機カチオンを含有する薄片状酸化チタン鉄粒子が得られる。(6)前記の(5)の方法で層間を膨潤させた薄片状酸化チタン鉄粒子を振とうなどにより、層間を剥離すると、薄片状酸化チタン鉄粒子が得られる。
前記の(4)の工程において製造されるチタン鉄酸金属塩としては、具体的には例えば次のようにして製造したチタン鉄酸混合アルカリ金属塩が好ましい。すなわち、アルカリ金属酸化物M2O及びM’2O(M,M’は各々相異するアルカリ金属である)又は加熱により各々M2O及びM’2Oに分解される各化合物と、二酸化チタン又は加熱により二酸化チタンを生ずる化合物と、酸化鉄(III)又は加熱により酸化鉄(III)を生ずる化合物とを、好ましくは、M/M’/Ti/Feのモル比で3/1/13/0から3/0/9/3の割合で混合し、500~1100℃、さらに好ましくは600~1000℃の温度で焼成する。反応を十分に行って原料組成物の残存量を少なくし、また、別の組成の物質の生成を抑えるには、上記温度範囲が好ましい。上記で得られたチタン鉄酸混合アルカリ金属塩は、ホスト骨格中のTi4+席の一部が、層間のアルカリ金属とは異なるアルカリ金属イオンまたはFe3+で置換された、組成式Mx[M’(x-y)/3Ti(6-x-2y)/3Fey]O4(式中のM,M’は各々相違するアルカリ金属であり、xは0.50~1.0、yは0~1.0である)で示される、斜方晶の層状構造(レピドクロサイト型の結晶構造)を有する化合物である。この物質中のMとM’で示されたアルカリ金属イオンは活性であるので、他の陽イオンとの交換反応や有機物のインターカレーションによるとり込みを起こす。このため、酸水溶液と接触させると、層間(M)及びホスト骨格中(M’)のアルカリ金属イオンが、短時間で水素イオン(存在形態はヒドロニウムイオン)と交換され、工業的に生産する場合に効率良く、生産コストの低い薄片状酸化チタン鉄分散体を得ることができる。組成式中のxおよびyは、出発原料の混合比を変化させることにより、コントロールできる。また、均一で単相の化合物を得るためには、前記合成工程の中、混合を十分に行うことが好ましく、原料粉末を自動乳鉢などで摩砕混合することが好ましい。また、層状チタン鉄酸金属塩を製造する際の焼成温度を適宜選択したり、焼成の際に融剤を添加する所謂フラックス法を採用することによって、層状チタン鉄酸金属塩の粒子径を適宜調整することができ、これにより薄片状酸化チタン鉄の粒子径を適宜制御することができる。
前記の(5)の工程において、この層状チタン鉄酸に含まれる水素(H)に対して好ましくは0.05~3中和当量の範囲の有機カチオン源である塩基性化合物を媒液中で混合して、層状チタン鉄酸に含まれる水素を脱離させるとともに塩基性化合物を層間に挿入させ、次いで、(6)に記載の通り、層を剥離させて薄片状酸化チタン鉄粒子を製造するのが好ましい。塩基性化合物の量が前記範囲より少ないと水素イオンが十分脱離せず、多いと膨潤して却って層間の剥離が困難になる。より好ましい量は0.1~3中和当量、更に好ましくは0.9~1.5中和当量である。塩基性化合物の量は層状チタン鉄酸に含まれるチタン(Ti)に対しては0.05~3当量の範囲が好ましく、0.1~3当量の範囲がより好ましく、0.9~1.5当量が更に好ましい。塩基性化合物の量は前記の水素(H)に対する好ましい範囲及びチタン(Ti)に対する好ましい範囲の両者を満たすことが好ましい。このような塩基性化合物の一部は有機カチオンとして薄片状酸化チタン鉄に、好ましくは粒子表面に含まれる。
薄片状酸化チタン鉄粒子は、好ましくは組成式[Ti(6-x-2y)/3FeyO4](4x-y)/3-(式中のxは0.57~1.0、yは0~0.80)、具体的にはTi>1.73Fe>0O4
<1.17ー~Ti1.20Fe0.8O4
0.8-で表される。この薄片状酸化チタン鉄粒子は、TiO6八面体が稜共有により連鎖して二次元骨格構造を形成しているが、さらに、Ti4+席の0~40%がFe4+に置換されていることに加え、Ti4+席の0~17%が欠陥になっているため、薄片状粒子の負電荷が大きい構造となっている。Fe4+によるTi4+席の置換に従いTi4+席の欠陥が減少し、y=0.8の時、理論上はTi4+席の欠陥がない結晶構造となる。
上記薄片状酸化チタン鉄粒子は、結晶格子中の欠陥が薄片状酸化チタン粒子よりも少なくなるため、単一粒子及び積層状態におけるバリア性が向上する。具体的には薄片状酸化チタン粒子によって構成されるバリア膜に対して、薄片状酸化チタン鉄粒子によって構成されるバリア膜は、より薄い積層構造においても同等のバリア性を発現する。
上記薄片状酸化チタン鉄粒子は、薄片状酸化チタン粒子より相対的に高いバリア性を示すことから、例えばスピンコート法による積層構造の形成において、バリア膜を形成するために必要な塗工操作回数を少なくすることができる。
以下、本発明を実施例に基づいて具体的に説明する。本発明はこれらの実施例に限定されるものではない。
<薄片状酸化チタンの合成>
層状チタン酸化物(K0.8Ti1.73Li0.27O4)を出発原料に、以下の方法により薄片状酸化チタン(Ti0.87O2)を合成した。
層状チタン酸化物(K0.8Ti1.73Li0.27O4)を出発原料に、以下の方法により薄片状酸化チタン(Ti0.87O2)を合成した。
出発原料である層状チタン酸化物(K0.8Ti1.73Li0.27O4)は次のように合成した。炭酸カリウム(K2CO3)、炭酸リチウム(Li2CO3)及び二酸化チタン(TiO2)をモル比に3/1/13で混合し、十分に粉砕混合した。これを白金るつぼに入れ、800℃で1時間仮焼成した。その後、仮焼成した原料粉末を再度粉砕混合した。次いで、粉砕混合した原料粉末を白金るつぼに入れ、1,000℃で20時間焼成し、層状チタン酸化物(K0.8Ti1.73Li0.27O4)を得た。
得られた層状チタン酸化物1gに対して、1規定の塩酸50cm3を加え、室温にてメカニカルスターラーを用いて攪拌しながら24時間反応させた。前記24時間反応後、攪拌を止めて、3時間静置後、上澄みをデカンテーションで除去した。その後、1規定の塩酸をデカンテーションにて除去した量を加え、前記24時間反応、上澄み除去を2回繰り返した後、濾過、水洗、乾燥して、水素イオン交換体(H1.07Ti1.73O4・H2O)の粉末を得た。次いで、水素イオン交換体を、水素イオン交換体中のH+量に対して1中和当量の水酸化テトラブチルアンモニウムを溶解した水溶液に、4g/Lの割合で混合し、室温にてメカニカルスターラーを用いて攪拌しながら7日間反応させることにより、薄片状酸化チタン(Ti0.87O2)の水性分散体(試料1)を得た。
<薄片状酸化チタン鉄の合成>
層状チタン鉄酸化物(K0.8Ti1.49Li0.14Fe0.37O4)を出発原料に、以下の方法により薄片状酸化チタン鉄(Ti1.49Fe0.37O4)を合成した。
層状チタン鉄酸化物(K0.8Ti1.49Li0.14Fe0.37O4)を出発原料に、以下の方法により薄片状酸化チタン鉄(Ti1.49Fe0.37O4)を合成した。
出発原料である層状チタン鉄酸化物(K0.8Ti1.49Li0.14Fe0.37O4)は次のように合成した。炭酸カリウム(K2CO3)、炭酸リチウム(Li2CO3)、酸化鉄(III)(Fe2O3)及び二酸化チタン(TiO2)をモル比に6/1/3/21で混合し、十分に粉砕混合した。これを白金るつぼに入れ、800℃で1時間仮焼成した。その後、仮焼成した原料粉末を再度粉砕混合した。次いで、粉砕混合した原料粉末を白金るつぼに入れ、1,000℃で20時間焼成し、層状チタン鉄酸化物(K0.8Ti1.49Li0.14Fe0.37O4)を得た。
得られた層状チタン鉄酸化物1gに対して、1規定の塩酸50cm3を加え、室温にてメカニカルスターラーを用いて攪拌しながら24時間反応させた。前記24時間反応後、攪拌を止めて、3時間静置後、上澄みをデカンテーションで除去した。その後、1規定の塩酸をデカンテーションにて除去した量を加え、前記24時間反応、上澄み除去を2回繰り返した後、濾過、水洗、乾燥して、水素イオン交換体(H0.94Ti1.49Fe0.37O4・H2O)の粉末を得た。次いで、水素イオン交換体を、水素イオン交換体中のH+量に対して1中和当量の水酸化テトラブチルアンモニウムを溶解した水溶液に、4g/Lの割合で混合し、室温にてメカニカルスターラーを用いて攪拌しながら7日間反応させることにより、薄片状酸化チタン鉄(Ti1.49Fe0.37O4)の水性分散体(試料2)を得た。
<評価基板の作製>
銅配線(配線幅:20μm、配線間隔:20μm、配線高さ:7~8μm)を有するシリコン基板上に硬化性樹脂組成物(JSR(株)の「WPRシリーズ」)を塗工し、ホットプレートを用いて110℃で5分間加熱し、銅配線上での厚さが10μmの塗膜を形成した。その後、所望のマスクパターンを介して露光し、アルカリ性現像液により現像して、露光部を溶解・除去することにより所望のパターンを形成した。さらに、対流式オーブンを用いて200℃で1時間加熱して塗膜を硬化させて絶縁膜を形成し、評価基板を作製した。

<バリア膜の形成>
上記作製した評価基板に対し、以下の方法でバリア膜を形成した。バリア膜の厚みは、原子間力顕微鏡(AFM;Bruker社の「Dimension FastScan」)により測定した。

(溶液1の調製)
上記<薄片状酸化チタンの合成>の項で得た試料1を、薄片状酸化チタン0.01質量%となるように水で希釈し、硝酸を用いてpH9へ調整し、溶液1を調製した。

(溶液2の調製)
ポリ(エチレンイミン)溶液(Sigma-Aldrich製、Mw:~750,000、50質量%水溶液)を0.25質量%となるように水で希釈し、硝酸を用いてpH9へ調整し、溶液2を得た。

(バリア膜の形成)
上記<評価基板の作製>の項で作製した評価基板を上記溶液1に5分間浸漬した。その後、純水で洗浄し、乾燥した。次いで、上記評価基板を上記溶液2に5分間浸漬した。その後、純水で洗浄し、乾燥した。以上の操作を下記表1に示す膜厚となるまで繰り返した。その後、波長300nm以下の紫外線(強度:1mW/cm2)を12時間照射することで、溶液2により形成された樹脂層を除去し、バリア膜を形成した。
上記<評価基板の作製>の項で作製した評価基板を上記溶液1に5分間浸漬した。その後、純水で洗浄し、乾燥した。次いで、上記評価基板を上記溶液2に5分間浸漬した。その後、純水で洗浄し、乾燥した。以上の操作を下記表1に示す膜厚となるまで繰り返した。その後、波長300nm以下の紫外線(強度:1mW/cm2)を12時間照射することで、溶液2により形成された樹脂層を除去し、バリア膜を形成した。
[実施例8~11]
実施例8~11ではスピンコート法によりバリア膜を形成した。

(溶液3の調製)
上記ポリ(エチレンイミン)溶液を2.0質量%になるようにPGME(プロピレングリコールモノメチルエーテル)で希釈し、溶液3を得た。

上記<薄片状酸化チタンの合成>の項で得た試料1をエバポレーターにより水を蒸発させて、真空乾燥機(60℃、約12時間)で乾燥させることで、薄片状酸化チタンの粉体を得た。その後、酸化チタンナノシートが0.2質量%になるように、γ-ブチルラクトンを加えて溶液4を得た。
上記<薄片状酸化チタンの合成>の項で得た試料1をエバポレーターにより水を蒸発させて、真空乾燥機(60℃、約12時間)で乾燥させることで、薄片状酸化チタンの粉体を得た。その後、酸化チタンナノシートが0.2質量%になるように、γ-ブチルラクトンを加えて溶液4を得た。
上記の溶液3を用いて、評価基材1に対して、スピンコーター(ミカサ(株)の「MS-B150」)にて1,500回転/分で1分間の条件で塗工し、ホットプレートを用いて100℃で10分間加熱し、プライマー膜を作製した。次いで、上記スピンコーターを用いて上記溶液4を塗工した。溶液4の塗工操作を下記表1に記載の膜厚になるまで繰り返し、バリア膜を形成した。

(溶液5の調製)
上記<薄片状酸化チタン鉄の合成>の項で得た試料2をエバポレーターにより水を蒸発させて、真空乾燥機(60℃、約12時間)で乾燥させることで、薄片状酸化チタン鉄の粉体を得た。その後、酸化チタン鉄ナノシートが0.2質量%になるように、γ-ブチルラクトンを加えて溶液5を得た。

上記の溶液3を用いて、評価基材1に対して、上記スピンコーターにて1,500回転/分で1分間の条件で塗工し、ホットプレートを用いて100℃で10分間加熱し、プライマー膜を作製した。次いで、上記スピンコーターを用いて上記溶液を塗工した。溶液5の塗工操作を下記表1に記載の膜厚になるまで繰り返し、バリア膜を形成した。
[比較例1]
比較例1では対照として、バリア膜を形成していない配線基板、すなわち上記<評価基板の作製>の項で作製した評価基板を用いた。

[比較例2]
比較例2では対照として、スパッタ法により酸化チタン膜を形成した。具体的には、上記<評価基板の作製>の項で作製した評価基板に対し、スパッタ法により酸化チタン膜を10nm製膜した。

<評価>
[Cu配線の酸化試験]
実施例1~14及び比較例1~2で得られた配線基板を、対流式オーブンを用いて200℃で120時間加熱した。この処理の後、クロスセクション・ポリッシャー(日本電子データム(株)の「SM-09010」)により絶縁層及びCu配線の断面出しを行った後に、走査電子顕微鏡(FEI社の「Apreo S LoVac」)を用いて倍率:10,000倍でCu配線の断面を観察し、Cu配線の表面に形成される酸化膜の厚みの程度によりCu配線の酸化抑制の程度を評価した。酸化膜の厚みが10nm以下である場合を「A」(極めて良好)と、酸化膜の厚みが10nm超100nm未満で、かつCu層に発生したボイドの大きさが200nm未満の場合を「B」(良好)と、酸化膜の厚みが100nm以上200nm未満であり、かつCu層に発生したボイドの大きさが200nm以上300nm未満の場合を「C」(やや良好)と、酸化膜の厚みが200nm以上、Cu層に発生したボイドの大きさが300nm以上の場合を「D」(不良)と判定した。結果を下記表1に示す。また、顕微鏡写真を図3~7にそれぞれ示す。図3は実施例1、図4は実施例4、図5は比較例1、図6は実施例9、図7は実施例13の顕微鏡写真である。
[Cu配線の酸化試験]
実施例1~14及び比較例1~2で得られた配線基板を、対流式オーブンを用いて200℃で120時間加熱した。この処理の後、クロスセクション・ポリッシャー(日本電子データム(株)の「SM-09010」)により絶縁層及びCu配線の断面出しを行った後に、走査電子顕微鏡(FEI社の「Apreo S LoVac」)を用いて倍率:10,000倍でCu配線の断面を観察し、Cu配線の表面に形成される酸化膜の厚みの程度によりCu配線の酸化抑制の程度を評価した。酸化膜の厚みが10nm以下である場合を「A」(極めて良好)と、酸化膜の厚みが10nm超100nm未満で、かつCu層に発生したボイドの大きさが200nm未満の場合を「B」(良好)と、酸化膜の厚みが100nm以上200nm未満であり、かつCu層に発生したボイドの大きさが200nm以上300nm未満の場合を「C」(やや良好)と、酸化膜の厚みが200nm以上、Cu層に発生したボイドの大きさが300nm以上の場合を「D」(不良)と判定した。結果を下記表1に示す。また、顕微鏡写真を図3~7にそれぞれ示す。図3は実施例1、図4は実施例4、図5は比較例1、図6は実施例9、図7は実施例13の顕微鏡写真である。
[バリア膜の除去試験]
シリコン基板上に、実施例1~14及び比較例2に示す成膜方法によりバリア膜を形成した。その後、得られたバリア膜に対して、Arイオンを400Wで10分間のエッチング処理を2回行った。各エッチング処理の後、各基材表面と水との接触角測定を実施し、バリア膜の残渣有無を評価した。評価基準は、1回目のエッチング処理で水との接触角が40°以上である場合を「A」(極めて良好)と、1回目のエッチング処理では水との接触角が40°未満であるが、2回目のエッチング処理で水との接触角が40°以上である場合を「B」(良好)と、1回目及び2回目のエッチング処理ともに水との接触角が40°未満である場合を「C」(不良)と評価した。結果を下記表1に示す。
シリコン基板上に、実施例1~14及び比較例2に示す成膜方法によりバリア膜を形成した。その後、得られたバリア膜に対して、Arイオンを400Wで10分間のエッチング処理を2回行った。各エッチング処理の後、各基材表面と水との接触角測定を実施し、バリア膜の残渣有無を評価した。評価基準は、1回目のエッチング処理で水との接触角が40°以上である場合を「A」(極めて良好)と、1回目のエッチング処理では水との接触角が40°未満であるが、2回目のエッチング処理で水との接触角が40°以上である場合を「B」(良好)と、1回目及び2回目のエッチング処理ともに水との接触角が40°未満である場合を「C」(不良)と評価した。結果を下記表1に示す。
表1の結果から、薄片状酸化チタンを含有するバリア膜を有する場合(実施例1~14)は、そうでない場合(比較例1~2)と比較してCu配線の酸化を抑制できることがわかった。
さらに、薄片状酸化チタンを含有するバリア膜(実施例1~14)は、スパッタ法により形成した酸化チタン膜(比較例2)と同様に、ドライエッチングにより容易に剥離できることがわかった。

Claims (11)
- 銅配線を有する基板上に直接又は間接にバリア膜を備え、
上記バリア膜が薄片状酸化チタン又は薄片状チタン-金属複合酸化物を含有する配線基板。 - 上記バリア膜が薄片状酸化チタン又は薄片状チタン-金属複合酸化物の単層膜である請求項1に記載の配線基板。
- 上記バリア膜が薄片状酸化チタン又は薄片状チタン-金属複合酸化物の単層膜が積層された積層膜である請求項1に記載の配線基板。
- 上記バリア膜の厚みが1nm以上50nm以下である請求項1に記載の配線基板。
- 上記バリア膜が薄片状酸化チタン又は薄片状チタン-金属複合酸化物の単層膜が積層された積層膜であり、上記積層膜の厚みが2nm以上40nm以下である請求項1に記載の配線基板。
- 上記薄片状チタン-金属複合酸化物における金属が、鉄、コバルト、ニッケル及びマンガンからなる群から選択される少なくとも1種である請求項1に記載の配線基板。
- 上記銅配線を有する基板と上記バリア膜との間に絶縁膜を備える請求項1に記載の配線基板。
- 上記絶縁膜が硬化性樹脂組成物により形成された有機膜である請求項6に記載の配線基板。
- 請求項1から請求項8のいずれか1項に記載の配線基板の製造方法であって、
銅配線を有する基板上に直接又は間接にバリア膜形成用組成物を塗工する工程
を備え、
上記バリア膜形成用組成物が、薄片状酸化チタン若しくは薄片状チタン-金属複合酸化物、又は薄片状チタン酸、薄片状チタン-金属酸若しくはそれらの塩と溶媒とを含有する配線基板の製造方法。 - 請求項1から請求項8のいずれか1項に記載の配線基板の製造方法であって、
銅配線を有する基板上に直接又は間接にポリマー膜を形成し、上記ポリマー膜上にバリア膜形成用組成物を塗工する工程と、
上記ポリマー膜を除去する工程と
を備え、
上記バリア膜形成用組成物が、薄片状酸化チタン若しくは薄片状酸化チタン-金属複合酸化物、又は薄片状チタン酸、薄片状チタン-金属酸若しくはそれらの塩と溶媒とを含有する配線基板の製造方法。 - 請求項1から請求項8のいずれか1項に記載の配線基板を製造するために用いられるバリア膜形成用組成物であって、
薄片状酸化チタン若しくは薄片状チタン-金属複合酸化物、又は薄片状チタン酸、薄片状チタン-金属酸若しくはそれらの塩と、
溶媒と
を含有するバリア膜形成用組成物。
