Description

反射型マスクブランク、反射型マスク、反射型マスクの製造方法
 本発明は、半導体製造の露光プロセスで使用されるEUV(Etreme Ultra Violet:極端紫外)露光に用いられる反射型マスクおよびその製造方法、ならびに、反射型マスクの原板である反射型マスクブランクに関する。
 近年、半導体デバイスの更なる微細化のために、光源として中心波長13.5nm付近のEUV光を使用したEUVリソグラフィが検討されている。
 EUV露光では、EUV光の特性から、反射光学系および反射型マスクが用いられる。反射型マスクは、基板上にEUV光を反射する多層反射膜が形成され、多層反射膜上にEUV光を吸収する吸収体膜がパターニングされている。
 露光装置の照明光学系より反射型マスクに入射したEUV光は、吸収体膜の無い部分(開口部)では反射され、吸収体膜の有る部分(非開口部)では吸収される。結果として、マスクパターンが露光装置の縮小投影光学系を通してウエハ上にレジストパターンとして転写され、その後の処理が実施される。
 吸収体膜としては、EUV光の位相をシフトさせてEUV光の反射率を低下させる、位相シフト膜と呼ばれる態様も用いられている。位相シフト膜においては、位相シフト膜の多層反射膜側とは反対側の表面で反射したEUV光と、多層反射膜で反射したEUV光とを干渉させてEUV光の反射率を低下させる。
 このような位相シフト膜としては、光学特性の点から、例えば、特許文献1では、白金(Pt)を含む位相シフト膜が開示されている。より具体的には、Ptからなる吸収体膜(位相シフト膜)が開示されている。
国際公開第2022/065421号
 反射型マスクブランクの位相シフト膜においては、構成する材料の光学特性とともに、パターニングする際の線幅のばらつきを抑制するため、結晶性が低いことが求められる。
 本発明者らが、特許文献1に記載のPtを含む位相シフト膜について検討したところ、結晶性が高く、その低減が望まれていた。
 本発明は、上記課題に鑑みてなされたものであり、Ptを含み、かつ、結晶性が低い反射型マスクブランクの提供を課題とする。
 また、本発明は、反射型マスクの提供および反射型マスクの製造方法の提供も課題とする。
 本発明者らは、上記課題について鋭意検討した結果、特定の金属元素を含み、特定の軽元素を所定の割合で含むと、上記課題が解決できることを知見し、本発明を完成させるに至った。
 すなわち、発明者らは、以下の構成により上記課題が解決できることを見出した。
 〔1〕 基板と、
 EUV光を反射する多層反射膜と、
 保護膜と、
 EUV光の位相をシフトさせる位相シフト膜と、をこの順に有する反射型マスクブランクであって、
 上記位相シフト膜が、Ptと、
 Cr、Nb、Mo、Hf、TaおよびWからなる群から選択される1種以上の第1元素X1と、
 B、C、N、OおよびSiからなる群から選択される1種以上の第2元素X2と、を含み、
 上記位相シフト膜中のPtの含有量が、上記位相シフト膜の全原子に対して50.0原子%以上であり、
 上記位相シフト膜中の上記第1元素X1の含有量が、上記位相シフト膜の全原子に対して5.0~30.0原子%である、反射型マスクブランク。
 〔2〕 上記第2元素X2が、少なくともBを含む、〔1〕に記載の反射型マスクブランク。

 また、本発明によれば、反射型マスクおよび反射型マスクの製造方法も提供できる。

 以下、本発明について詳細に説明する。
 以下に記載する構成要件の説明は、本発明の代表的な実施態様に基づいてなされる場合があるが、本発明はそのような実施態様に制限されない。
 本明細書における各記載の意味を示す。
 本明細書において、「~」を用いて表される数値範囲は、「~」の前後に記載される数値を下限値および上限値として含む範囲を意味する。
 本明細書において、ホウ素、炭素、窒素、酸素、アルミニウム、シリコン、チタン、クロム、イットリウム、ジルコニウム、ニオブ、モリブデン、ルテニウム、ロジウム、パラジウム、タンタル、タングステン、ハフニウム、レニウム、イリジウムおよび白金等の元素は、それぞれ対応する元素記号(B、C、N、O、Al、Si、Ti、Cr、Y、Zr、Nb、Mo、Ru、Rh、Pd、Ta、W、Hf、Re、IrおよびPt等)で表す場合がある。
<反射型マスクブランク>
 本発明の反射型マスクブランクは、基板と、EUV光を反射する多層反射膜と、保護膜と、EUV光の位相をシフトさせる位相シフト膜と、をこの順に有する反射型マスクブランクである。
 本発明の反射型マスクブランクにおいて、位相シフト膜は、Ptと、Cr、Nb、Mo、Hf、TaおよびWからなる群から選択される1種以上の第1元素X1と、B、C、N、OおよびSiからなる群から選択される1種以上の第2元素X2とを含む。ここで、位相シフト膜中のPtの含有量は、位相シフト膜の全原子に対して50.0原子%以上であり、位相シフト膜中の上記第1元素X1の含有量は、位相シフト膜の全原子に対して5.0~30.0原子%である。
 本発明の反射型マスクブランクについて、図面を参照しながら説明する。
 図1は、本発明の反射型マスクブランクを実施態様の一例を示す断面図である。図1に示す反射型マスクブランク10は、基板12と、多層反射膜14と、保護膜16と、位相シフト膜18とをこの順に有する。
 位相シフト膜18は、Ptと、上記第1元素X1と、上記第2元素X2とを含み、Ptの含有量、および、第1元素X1の含有量が所定の範囲内である。
 また、反射型マスクブランク10は、位相シフト膜18の基板12側とは反対側に、後述するエッチングマスク膜を有していてもよい。
 本発明の反射型マスクブランクの位相シフト膜において、結晶性が低くなる機序は必ずしも定かではないが、本発明の反射型マスクブランクにおける位相シフト膜は、Ptを含む一方、所定量の第1元素X1を含み、かつ、第2元素X2を含むことで、結晶性が低くなりやすいと考えられる。
 以下、本発明の反射型マスクブランクの構成について説明する。
[基板]
 本発明の反射型マスクブランクが有する基板は、熱膨張係数が小さいことが好ましい。基板の熱膨張係数が小さい方が、EUV光による露光時の熱により、位相シフト膜パターンに歪みが生じることを抑制できる。
 基板の熱膨張係数は、20℃において、0±1.0×10-7/℃が好ましく、0±0.3×10-7/℃がより好ましい。
 熱膨張係数が小さい材料としては、SiO-TiO系ガラス等が挙げられるが、これに限定されず、β石英固溶体を析出した結晶化ガラス、石英ガラス、金属シリコン、および、金属等の基板も使用できる。
 SiO-TiO系ガラスは、SiOを90~95質量%、TiOを5~10質量%含む石英ガラスを用いることが好ましい。TiOの含有量が5~10質量%であると、室温付近での線膨張係数が略ゼロであり、室温付近での寸法変化がほとんど生じない。なお、SiO-TiO系ガラスは、SiOおよびTiO以外の微量成分を含んでもよい。
 基板の多層反射膜が積層される側の面(以下、「第1主面」ともいう。)は、高い表面平滑性を有することが好ましい。第1主面の表面平滑性は、表面粗さで評価できる。第1主面の表面粗さは、二乗平均平方根粗さRqで、0.15nm以下が好ましい。なお、表面粗さは、原子間力顕微鏡で測定でき、表面粗さは、JIS-B0601に基づく二乗平均平方根粗さRqとして説明する。
 第1主面は、反射型マスクブランクを用いて得られる反射型マスクのパターン転写精度および位置精度を高められる点で、所定の平面度となるように表面加工されることが好ましい。基板は、第1主面の所定の領域(例えば、132mm×132mmの領域)において、平面度は、100nm以下が好ましく、50nm以下がより好ましく、30nm以下がさらに好ましい。平面度は、フジノン社製平面度測定器によって測定できる。
 基板の大きさおよび厚さ等は、マスクの設計値等により適宜決定される。例えば、外形は6インチ(152mm)角、および、厚さは0.25インチ(6.3mm)等が挙げられる。
 基板は、矩形(長方形)または正方形である場合が多い。
 さらに、基板は、基板上に形成される膜(多層反射膜、保護膜および位相シフト膜等)の膜応力による変形を防止する点で、高い剛性を有することが好ましい。例えば、基板のヤング率は、65GPa以上が好ましい。
[多層反射膜]
 本発明の反射型マスクブランクが有する多層反射膜は、EUVマスクブランクの反射膜として所望の特性を有する限り特に限定されない。多層反射膜は、EUV光に対して高い反射率を有することが好ましく、具体的には、EUV光が入射角6°で多層反射膜の表面に入射した際、波長13.5nm付近のEUV光の反射率の最大値は、60%以上が好ましく、65%以上がより好ましい。また、多層反射膜の上に、保護膜が積層されている場合でも、同様に、波長13.5nm付近のEUV光の反射率の最大値は、60%以上が好ましく、65%以上がより好ましい。
 多層反射膜は、高いEUV光の反射率を達成できることから、通常はEUV光に対して高い屈折率を示す高屈折率層と、EUV光に対して低い屈折率を示す低屈折率層とを交互に複数回積層させた多層反射膜が用いられる。
 多層反射膜は、高屈折率層と低屈折率層とを基板側からこの順に積層した積層構造を1周期として複数周期積層してもよいし、低屈折率層と高屈折率層とをこの順に積層した積層構造を1周期として複数周期積層してもよい。
 高屈折率層としては、Siを含む層を用いることができる。Siを含む材料としては、Si単体の他に、Siに、B、C、N、およびOからなる群から選択される1種以上を含むSi化合物を用いることができる。Siを含む高屈折率層を用いることによって、EUV光の反射率に優れた反射型マスクが得られる。
 低屈折率層としては、Mo、Ru、Rh、およびPtからなる群から選択される金属、またはこれらの合金を含む層を用いることができる。
 上記高屈折率層には、Siが広く使用され、低屈折率層にはMoが広く使用される。すなわち、Mo/Si多層反射膜が最も一般的である。ただし、多層反射膜はこれに限定されず、Ru/Si多層反射膜、Mo/Be多層反射膜、Mo化合物/Si化合物多層反射膜、Si/Mo/Ru多層反射膜、Si/Mo/Ru/Mo多層反射膜、Si/Ru/Mo多層反射膜、Si/Ru/Mo/Ru多層反射膜も使用できる。
 多層反射膜を構成する各層の膜厚および層の繰り返し単位の数は、使用する膜材料および反射層に要求されるEUV光の反射率に応じて適宜選択できる。Mo/Si多層反射膜を例にとると、EUV光の反射率の最大値が60%以上の多層反射膜とするには、膜厚2.3±0.1nmのMo膜と、膜厚4.5±0.1nmのSi膜とを繰り返し単位数が30~60になるように積層させればよい。
 なお、多層反射膜を構成する各層は、マグネトロンスパッタリング法、イオンビームスパッタリング法等、公知の成膜方法を用いて所望の厚さになるように成膜できる。例えば、イオンビームスパッタリング法を用いて多層反射膜を作製する場合、高屈折率材料のターゲットおよび低屈折率材料のターゲットに対して、イオン源からイオン粒子を供給して行う。多層反射膜がMo/Si多層反射膜である場合、イオンビームスパッタリング法により、例えば、まずSiターゲットを用いて、所定の膜厚のSi層を基板上に成膜する。その後、Moターゲットを用いて、所定の膜厚のMo層を成膜する。このSi層およびMo層を1周期として、例えば30~60周期積層させることにより、Mo/Si多層反射膜が成膜される。
[保護膜]
 本発明の反射型マスクブランクは、多層反射膜と、位相シフト膜との間に、保護膜を有する。保護膜は、エッチングプロセス(通常はドライエッチングプロセス)により位相シフト膜にパターン形成する際に、多層反射膜がエッチングプロセスによるダメージを受けないよう、多層反射膜を保護する目的で設けられる。
 保護膜は、Si、Y、Ru、Rh、PdおよびAlからなる群から選択される1種以上の元素を含むことが好ましく、Ru、および、Rhからなる群から選択される少なくとも1つの元素を含むことがより好ましい。
 Siを含む材料としては、例えば、Si酸化物、Si窒化物、Si酸窒化物、および、Siを含む合金が挙げられる。
 Yを含む材料としては、例えば、Y酸化物、Yフッ化物、Y酸フッ化物、および、Yを含む合金が挙げられる。
 Ruを含む材料としては、例えば、Ru金属単体、ならびに、Ruと、Si、Ti、Nb、Rh、および、Zrからなる群から選択される1種以上の金属とを含むRu合金が挙げられる。
 Rhを含む材料としては、例えば、Rh金属単体、Rhと、Si、Ti、Nb、Ru、Ta、および、Zrからなる群から選択される1種以上の金属とを含むRh合金、上記Rh合金と窒素とを含むRh含有窒化物、ならびに、上記Rh合金と窒素と酸素とを含むRh含有酸窒化物が挙げられる。
 Pdを含む材料としては、例えば、Pd金属単体、ならびに、Pdと、Si、Ti、Zr、Nb、Ru、RhおよびTaからなる群から選択される1種以上の金属とを含むPd合金が挙げられる。
 また、上記目的を達成できる材料として、Alおよびこれらの金属と窒素とを含む窒化物、および、Alも例示される。
 なかでも、上記目的を達成できる材料としては、Ru金属単体、Ru合金、Rh金属単体、または、Rh合金が好ましい。Ru合金としては、Ru-Si合金が好ましく、Rh合金としては、Rh-Si合金が好ましい。
 保護膜の膜厚は、保護膜としての機能を果たすことができる限り特に制限されない。多層反射膜で反射されたEUV光の反射率を保つ点から、保護膜の膜厚は、1~10nmが好ましく、1.5~6nmがより好ましく、2~5nmがさらに好ましい。
 保護膜の材料が、Ru金属単体、Ru合金、Rh金属単体、または、Rh合金であって、保護膜の膜厚が上記好ましい膜厚であることも好ましい。
 保護膜は、単一の層からなる膜でもよいし、複数の層からなる多層膜でもよい。保護膜が多層膜である場合、多層膜を構成する各層は、上記好ましい材料からなることが好ましい。また、保護膜が多層膜である場合、多層膜の合計膜厚が、上記好ましい範囲の保護膜の膜厚であることも好ましい。
 保護膜は、マグネトロンスパッタリング法、イオンビームスパッタリング法等、公知の成膜方法を用いて成膜できる。マグネトロンスパッタリング法によりRu膜を成膜する場合、ターゲットとしてRuターゲットを用い、スパッタガスとしてArガスを使用して成膜することが好ましい。
[位相シフト膜]
 本発明の反射型マスクブランクが有する位相シフト膜は、Ptと、Cr、Nb、Mo、Hf、TaおよびWからなる群から選択される1種以上の第1元素X1と、B、C、N、OおよびSiからなる群から選択される1種以上の第2元素X2とを含む。
 以下、位相シフト膜について詳細に説明する。
 位相シフト膜中のPtの含有量は、位相シフト膜の全原子に対して50.0原子%以上である。位相シフト膜中のPtの含有量は、X線光電子分光法(XPS:X-ray Photoelectron Spectroscopy)によって分析して得る。詳細な分析方法は、後段で詳述する。
 位相シフト膜中のPtの含有量は、EUV光に対する光学特性がより優れる点で、位相シフト膜の全原子に対して70.0原子%以上が好ましく、74.0原子%以上がより好ましく、78.0原子%以上がさらに好ましい。また、位相シフト膜中のPtの含有量は、結晶性をより低くする点で、位相シフト膜の全原子に対して95.0原子%未満が好ましく、94.0原子%以下がより好ましく、90.0原子%以下がさらに好ましく、87.0原子%以下が特に好ましく、83.0原子%以下が最も好ましい。
 位相シフト膜中の上記第1元素X1の含有量は、位相シフト膜の全原子に対して5.0~30.0原子%である。位相シフト膜中の上記第1元素X1の含有量は、位相シフト膜の全原子に対して8.0~25.0原子%が好ましく、10.0~22.0原子%がより好ましく、12.0~20.0原子%がさらに好ましい。位相シフト膜中の上記第1元素X1の含有量は、XPSによって分析して得る。詳細な分析方法は、後段で詳述する。
 第1元素X1は、Cr、Nb、Mo、Hf、TaおよびWからなる群から選択される1種以上であるが、Nb、Mo、Hf、TaおよびWからなる群から選択される1種以上であることが好ましく、Hf、TaおよびWからなる群から選択される1種以上であることがより好ましい。
 第1元素X1は、位相シフト膜中に1種のみが含まれてもよく、2種以上が含まれてもよい。位相シフト膜が2種以上の第1元素X1を含む場合、第1元素X1の含有量は、各第1元素X1の合計含有量をいう。
 第1元素X1が少なくともTaを含む場合、EUV光に対する光学特性がより優れ、結晶性がより低くなる点で、位相シフト膜中のTaの含有量は、位相シフト膜の全原子に対して10.0原子%以上30.0原子%未満が好ましく、15.0~28.0原子%がより好ましく、20.0~25.0原子%がさらに好ましい。
 また、第1元素X1が少なくともWを含む場合、EUV光に対する光学特性がより優れ、結晶性がより低くなる点で、位相シフト膜中のWの含有量は、位相シフト膜の全原子に対して5.0~25.0原子%が好ましく、5.0~20.0原子%がより好ましく、9.0~20.0原子%がさらに好ましく、12.0~18.0原子%が特に好ましい。
 また、第1元素X1が少なくともHfを含む場合、EUV光に対する光学特性がより優れ、結晶性がより低くなる点で、位相シフト膜中のHfの含有量は、位相シフト膜の全原子に対して5.0~25.0原子%が好ましく、5.0~20.0原子%がより好ましく、7.0~13.0原子%がさらに好ましい。
 位相シフト膜は、第2元素X2を含む。
 第2元素X2は、B、C、N、OおよびSiからなる群から選択される1種以上であるが、第2元素X2は、B、CおよびSiからなる群から選択される1種以上であることが好ましく、第2元素X2は、Bであることがさらに好ましい。
 第2元素X2は、位相シフト膜中に1種のみが含まれてもよく、2種以上が含まれてもよい。位相シフト膜が2種以上の第2元素X2を含む場合、第2元素X2の含有量は、各第1元素X2の合計含有量をいう。
 位相シフト膜中の第2元素X2の含有量は、EUV光に対する光学特性がより優れ、結晶性がより低くなる点で、位相シフト膜の全原子に対して1.0原子%以上が好ましく、2.0原子%以上がより好ましく、3.0原子%以上がさらに好ましく、4.0原子%以上が特に好ましい。また、位相シフト膜中の第2元素X2の含有量は、位相シフト膜の全原子に対して20.0原子%以下が好ましく、15.0原子%以下がより好ましく、10.0原子%以下がさらに好ましく、6.0原子%以下が特に好ましい。
 また、第2元素X2が、Bであり、かつ、上記第2元素X2の好ましい含有量であることも好ましい。
 位相シフト膜中の第2元素X2の含有量に対する、第1元素X1の含有量の比は、1.0以上が好ましく、1.5以上がより好ましく、2.0以上がさらに好ましい。上記比は、10.0以下が好ましく、8.0以下がより好ましく、5.0以下がさらに好ましい。
 また、第2元素X2が、Bであり、かつ、上記比が上記好ましい範囲であることも好ましい。
 位相シフト膜をXPSによって分析した際に、Ptの4f7/2軌道に対応するピークのケミカルシフトが、0.1eV以上であることも好ましい。上記ケミカルシフトは、0.2eV以上であってもよく、0.3eV以上であってもよい。Ptの4f7/2軌道に対応するピークのケミカルシフトが、上記範囲であると、結晶性がより低くなりやすい。なお上記Ptの4f7/2軌道に対応するピークのケミカルシフトは、特に制限されないが、例えば、1.0eV以下である場合が多い。
 以下、本明細書におけるXPSによる分析について説明する。
 XPSによる分析には、アルバック・ファイ株式会社製の分析装置「PHI 5000 VersaProbe」を用いる。なお、上記装置は、JIS K 0145に則って校正されている。
 まず、反射型マスクブランクから約1cm角の測定用サンプルを切り出して得る。得られた測定用サンプルは、位相シフト膜側が測定面となるように測定用ホルダにセットする。
 測定用ホルダを上記装置に搬入後、アルゴンイオンビームで位相シフト膜の一部を最表面から5nm除去する。なお、位相シフト膜が露出していない場合には、位相シフト膜が露出するまで上記の除去を行い、その後、位相シフト膜の一部を最表面から5nm除去する。上記除去時のスパッタリングレートは、別途作製したサンプルで測定できる。
 位相シフト膜の最表面を除去した後、除去した部分にX線(単色化AlKα線)を照射し、光電子取り出し角(測定用サンプルの表面と検出器の方向とのなす角)を45°として分析を行う。また、分析中は中和銃を用いて、チャージアップの抑制を行う。
 分析は、結合エネルギーが1,000~0eVの範囲でワイドスキャンを行って存在する元素を確認したあと、存在する元素(例えば、Pt、および、上記第1元素X1および第2元素X2)に応じてナロースキャンを行う。ナロースキャンは、例えばパスエネルギー58.7eV、エネルギーステップ0.1eV、タイム/ステップ50ms、積算回数10回で行う。ワイドスキャンは、パスエネルギー58.7eV、エネルギーステップ1eV、タイム/ステップ50ms、積算回数2回で行う。
 ここで、結合エネルギーの校正は、測定用サンプル上に存在する炭素に由来するC1s軌道のピークを用いる。具体的には、まず、アルゴンイオンビームで位相シフト膜の一部を最表面から5nm除去する前に、測定用サンプルにおけるC1s軌道のピークを示す結合エネルギー値をナロースキャンの分析結果から得て、284.8eVからその結合エネルギー値を減算した値をシフト値とする。ナロースキャンの分析結果から得られる各元素の各軌道のピークを示す結合エネルギー値に対して上記シフト値を加算し、各ピーク結合エネルギー値を算出する。各ピークのケミカルシフトは、文献値の各ピークの値からのずれをいう。本明細書においては、Ptの4f7/2軌道に対応するピークの値は、71.1eVを用いる。なお、本明細書において、ケミカルシフトは、高結合エネルギー側へのシフトを正の値で記載し、低結合エネルギー側へのシフトは、負の値で記載する。
 なお、位相シフト膜を構成する成分にCを含む場合、超高真空中で表面を清浄化したAuを用いて結合エネルギーの校正を行う。この際、シフト値は、Au4f7/2軌道の結合エネルギー値をナロースキャンの分析結果から得て、83.96eVからその結合エネルギー値を減算した値とする。
 上記ナロースキャンの分析結果から各軌道のピークを示す結合エネルギー値を読み取る際には、ピークトップを示す値を結合エネルギー値として読み取る。
 Pt、第1元素X1および第2元素X2の含有量は、上記手順でXPSによる分析を行った際に、ナロースキャンで得られるスペクトルから、各元素および各軌道に固有の相対感度係数を用いて分析する。
 また、第1元素X1のケミカルシフトは、0.1eV以上が好ましく、0.2eV以上がより好ましく、0.3eV以上がさらに好ましい。上記ケミカルシフトは、0.5eV以上であってもよく、0.8eV以上であってもよく、1.0eV以上であってもよく、1.5eV以上であってもよい。上記ケミカルシフトの上限は、特に制限されないが、例えば、2.0eV以下である場合が多い。
 第1元素X1のケミカルシフトは、Ptの4f7/2軌道に対応するピークのケミカルシフトと同様の方法で求められる。なお、第1元素X1としてCrを含む場合、2p3/2軌道を用いる。また、第1元素X1としてNbまたはMoを含む場合、3d5/2軌道を用いる。また、第1元素X1としてHf、TaまたはWを含む場合、4f7/2軌道を用いる。詳細な方法は、後段の実施例の部分で説明する。
 位相シフト膜の屈折率nは、0.890超が好ましく、0.895以上がより好ましい。位相シフト膜の屈折率nは、より位相シフト膜の膜厚を薄くできる点で、0.950以下が好ましく、0.920以下がより好ましく、0.915以下がさらに好ましく、0.910以下が特に好ましい。
 位相シフト膜の消衰係数kは、0.060未満が好ましく、0.058以下がより好ましく、0.056以下がさらに好ましい。位相シフト膜の消衰係数kは、位相シフト膜の反射率をより低く調整しやすい点で、0.040以上が好ましく、0.044以上がより好ましく、0.046以上がさらに好ましい。
 上記屈折率nおよび消衰係数kは、波長13.5nmのEUV光を用いて反射率の入射角依存性を測定し、得られたプロファイルにおいて、屈折率nおよび消衰係数kをパラメータとしてフィッティングを行って求められる。
 位相シフト膜のEUV光の反射率は、2%以上が好ましい。位相シフト効果を十分に得るためには、位相シフト膜の反射率は9~15%がより好ましい。
 本発明の反射型マスクブランクが有する位相シフト膜の結晶性は低くなる。位相シフト膜の結晶性が低いとは、X線回折(XRD:X-ray Diffraction)法で回折チャートを得て、回折チャートを用いて算出される結晶子径が小さいことを指す。結晶子径の算出には、シェラーの式(Scherrer’s equation)を用いる。なお、シェラーの式による結晶子径の算出には、2θが30~55°の範囲において、最も強度が大きい回折ピークの全半値幅を用いる。上記回折チャートにおいて、明瞭な回折ピークが観察されない場合には、位相シフト膜は非晶質(アモルファス)であるといえる。
 本発明において、位相シフト膜の結晶子径は、10.0nm以下が好ましく、6.0nm以下がより好ましく、4.0nm以下がさらに好ましい。上記結晶子径の下限は特に制限されないが、0.1nm以上の場合が多い。また、本発明の位相シフト膜は、非晶質(アモルファス)であってもよい。
 位相シフト膜の膜厚は、10~60nmが好ましい。位相シフト膜の膜厚は、X線反射率法で求められる。
 位相シフト膜は、マグネトロンスパッタリング法およびイオンビームスパッタリング法等の公知の成膜方法を用いて形成できる。例えば、位相シフト膜として、マグネトロンスパッタリング法を用いてPtTaB膜を形成する場合、Ptターゲット、TaターゲットおよびBターゲットを用い、Arガスを含むガスを供給して各ターゲットからスパッタリングを行い、位相シフト膜を成膜できる。
 また、PtTaB膜を形成する場合に、スパッタリングに用いるターゲットは、例えば、PtターゲットおよびTaBターゲットであってもよい。すなわち、第2元素X2を含む化合物ターゲットを用いてもよい。
 また、PtTaB膜を形成する場合に、スパッタリングに用いるターゲットは、例えば、PtTaターゲットおよびBターゲットであってもよい。すなわち、Ptと第1元素X1とを含むターゲットを用いてもよい。
 なお、第2元素X2としてC、NおよびOのいずれかを含む場合、対応する元素を含むガス(例えば、炭化水素(例えばメタン)ガス、Nガス、Oガス)をスパッタリング雰囲気に導入して、反応性スパッタリングを行って位相シフト膜を形成してもよい。
[エッチングマスク膜]
 本発明の反射型マスクブランクは、位相シフト膜の基板側とは反対側に、エッチングマスク膜を有していてもよい。
 エッチングマスク膜は、ドライエッチングに対して耐性の高い材料が用いられることが好ましい。位相シフト膜上にエッチングマスク膜を形成すると、位相シフト膜パターンの最小線幅が小さくなっても、ドライエッチングを実施できる。そのため、位相シフト膜パターンの微細化に対して有効である。
 エッチングマスク膜は、Al、Si、Ti、Cr、Y、Nb、Mo、TaおよびHfからなる群から選択される1種以上の元素(以下、「第3元素X3」ともいう。)を含むことが好ましい。すなわち、エッチングマスク膜を構成する材料は、第3元素X3を含むことが好ましい。
 また、エッチングマスク膜は、B、C、N、OおよびFからなる群から選択される1種以上の元素をさらに含むことも好ましい。
 エッチングマスク膜を構成する材料としては、例えば、第3元素X3の単体、第3元素X3のホウ化物、酸化物、窒化物、酸窒化物、炭化物、炭窒化物、炭酸化物、フッ化物、および、酸フッ化物が挙げられる。なお、エッチングマスク膜を構成する材料は、第3元素X3のうち、2種以上の元素を含む複合化合物(例えば、複合酸化物)であってもよい。
 例えば、第3元素X3としてCrを含むCr系材料としては、Cr、ならびに、CrとO、N、CおよびHからなる群から選択される1種以上の元素とを含む材料等が挙げられ、より具体的には、CrO、CrNおよびCrON等が挙げられる。なお、「CrON」の表記は、Crと、Oと、Nとを含む材料を表し、以下の同様の表記も同様の意味である。
 また、第3元素X3としてSiを含むSi系材料としては、Si、ならびに、SiとO、N、C、およびHからなる群から選択される1種以上とを含む材料等が挙げられ、より具体的には、SiO、SiON、SiN、SiO、Si、SiC、SiCO、SiCNおよびSiCON等が挙げられる。
[導電膜]
 本発明の反射型マスクブランクは、基板の上記第1主面とは反対側の面(第2主面)側に、導電膜を有していてもよい。導電膜を備えることにより、反射型マスクブランクは、静電チャックによる取り扱いが可能となる。
 導電膜は、シート抵抗値が低いことが好ましい。導電膜のシート抵抗値は、例えば、200Ω/sq.以下が好ましく、100Ω/sq.以下がより好ましい。
 導電膜の構成材料としては、公知の文献に記載されているものから広く選択できる。例えば、特表2003-501823号公報に記載の高誘電率のコーティング、具体的には、Si、Mo、Cr、CrON、または、TaSiからなるコーティングを適用できる。また、導電膜の構成材料は、Crと、B、N、O、およびCからなる群から選択される1種以上とを含むCr化合物、または、Taと、B、N、O、およびCからなる群から選択される1種以上をと含むTa化合物であってもよい。
 導電膜の厚さは、10~1,000nmが好ましく、10~400nmがより好ましい。
 また、導電膜は、反射型マスクブランクの第2主面側の応力調整の機能を備えていてもよい。すなわち、導電膜は、第1主面側に形成された各種膜からの応力とバランスをとって、反射型マスクブランクを平坦にするように調整できる。
 導電膜は、公知の成膜方法、例えば、マグネトロンスパッタリング法、イオンビームスパッタリング法といったスパッタリング法、CVD法、真空蒸着法、電解メッキ法を用いて形成できる。
[その他の膜]
 本発明の反射型マスクブランクは、その他の膜を有していてもよい。
 その他の膜としては、例えば、検査光(例えば、波長193~248nm)を用いて吸収体膜パターン検査する際の反射防止膜が挙げられる。反射防止膜は、位相シフト膜の基板側とは反対側に配置されることが好ましい。
<反射型マスクの製造方法および反射型マスク>
 反射型マスクは、本発明の反射型マスクブランクが有する位相シフト膜をパターニングして得られる。反射型マスクの製造方法の一例を、図2を参照しながら説明する。
 図2の2Aは、基板12、多層反射膜14、保護膜16、および、位相シフト膜18をこの順に有する反射型マスクブランク上に、レジストパターン40を形成した状態を示す。レジストパターン40の形成方法は公知の方法を用いることができ、例えば、反射型マスクブランクの位相シフト膜18上にレジストを塗布し、露光および現像を行ってレジストパターン40を形成する。なお、レジストパターン40は、反射型マスクを用いてウエハ上に形成するパターンに対応する。
 その後、図2の2Aのレジストパターン40をマスクとして、位相シフト膜18をエッチングしてパターニングし、レジストパターン40を除去して、図2の2Bに示す位相シフト膜パターン18ptを有する積層体を得る。
 次いで、図2の2Cに示すように、図2の2Bの積層体上に露光領域の枠に対応するレジストパターン41を形成し、図2の2Cのレジストパターン41をマスクとしてドライエッチングを行う。ドライエッチングは、基板12に到達するまで実施する。ドライエッチング後、レジストパターン41を除去し、図2の2Dに示す反射型マスクを得る。
 位相シフト膜パターン18ptを形成する際のドライエッチングは、例えば、Cl系ガスを用いたドライエッチング、および、F系ガスを用いたドライエッチングが挙げられる。
 レジストパターン40または41の除去は、公知の方法で行えばよく、洗浄液による除去が挙げられる。洗浄液としては、硫酸-過酸化水素水溶液(SPM)、硫酸、アンモニア水、アンモニア-過酸化水素水溶液(APM)、OHラジカル洗浄水、および、オゾン水等が挙げられる。
 なお、反射型マスクブランクがその他の膜としてエッチングマスク膜を有する場合、レジストパターン40をマスクとしてエッチングマスク膜をパターニングし、エッチングマスク膜のパターンをマスクとしてドライエッチングを行ってもよい。また、反射型マスクブランクがその他の膜としてエッチングマスク膜を有する場合、反射型マスクを得る工程において、エッチングマスク膜を除去する工程を実施してもよい。また、上述したレジストパターン40または41を除去する工程において、エッチングマスク膜も同時に除去されてもよい。
 本発明の反射型マスクブランクの位相シフト膜をパターニングして得られる反射型マスクは、EUV光による露光に用いられる反射型マスクとして好適に適用できる。
 以下に実施例に基づいて本発明をさらに詳細に説明する。
 以下の実施例に示す材料、使用量、割合、処理内容、および、処理手順等は、本発明の趣旨を逸脱しない限り適宜変更できる。したがって、本発明の範囲は以下に示す実施例により限定的に解釈されるべきではない。
 なお、後述する例1~4は実施例であり、例5は比較例である。

[基板]
 まず、基板として、SiO-TiO系のガラス基板(外形6インチ(152mm)角、厚さ6.3mm)を準備した。このガラス基板は、20℃における熱膨張係数が0.02×10-7/℃であり、ヤング率が67GPaであり、ポアソン比が0.17であり、比剛性は3.07×10/sであった。基板の第1主面の品質保証領域は、研磨によって0.15nm以下の二乗平均平方根粗さ(Rq)と、100nm以下の平面度とを有していた。基板の第2主面には、マグネトロンスパッタリング法を用いて厚さ100nmのCr膜を成膜した。Cr膜のシート抵抗は100Ω/□であった。
[多層反射膜]
 次に、基板の第1主面に対して多層反射膜として、Mo/Si多層反射膜を形成した。Mo/Si多層反射膜は、イオンビームスパッタリング法を用いてSi膜(膜厚4.5nm)とMo膜(膜厚2.3nm)を成膜することを40回繰り返し、40回目のMo膜を形成した後、さらにSi膜(膜厚4.5nm)を形成して得た。Mo/Si多層反射膜の合計膜厚は276.5nm((4.5nm+2.3nm)×40+4.5nm)であった。
[保護膜]
 多層反射膜上に保護膜として、Ru膜(膜厚0.9nm)をイオンビームスパッタリング法により形成し、形成したRu膜の上に、Rh膜(膜厚1.6nm)をイオンビームスパッタリング法により形成した。
[位相シフト膜]
 形成した保護膜上に、PtWB膜(位相シフト膜)を、多元マグネトロンスパッタリング装置を用いて成膜した。PtWB膜の成膜条件は以下のとおりである。
 ターゲット:Ptターゲット、WターゲットおよびBターゲット
 スパッタリングガス:Arガス
 成膜圧力:0.3Pa
 投入電力:12~120W
 成膜速度:0.3nm/秒
 膜厚:30nm
 なお、PtターゲットおよびWターゲットは、直流電源で放電させ、Bターゲットは交流電源で放電させた。また、各ターゲットへの投入電力は、後段の表に示す組成となるように調整して成膜した。
<例2~例4>
 ターゲットの種類および投入電力を調整し、後段の表に記載の組成の位相シフト膜(例2~例4)を形成した以外は、例1と同様にして各例の反射型マスクブランクを得た。
<例5>
 電力投入するターゲットをPtターゲットのみとし、Ptのみからなる位相シフト膜(例5)を形成した以外は、例1と同様にして各例の反射型マスクブランクを得た。
<測定>
[XPS]
 上述した方法で、成膜した位相シフト膜をXPSで分析した。後段の表に、位相シフト膜の組成、および、各元素のケミカルシフトを示す。
 なお、各元素のケミカルシフトについては、以下の軌道に対応するピークの値を算出した。なお、括弧内の結合エネルギーは、基準とする結合エネルギーのピーク値である。
・Hf:Hfの4f7/2軌道に対応するピーク(14.3eV)
・Ta:Taの4f7/2軌道に対応するピーク(21.8eV)
・W:Wの4f7/2軌道に対応するピーク(31.5eV)
[光学特性]
 上述した方法で、成膜した位相シフト膜の光学特性を得た。後段の表に、EUV光に対する屈折率n、および、消衰係数kを示す。
[結晶子径]
 上述した方法で、成膜した位相シフト膜の結晶子径を得た。後段の表に、その結果を示す。
 なお、各例においては、多層反射膜のMo層からの回折線の重なりを結晶性評価から除外するために、Siウエハ上に、上記条件と同様の条件で位相シフト膜を成膜して得られるサンプルを用いて、各例の位相シフト膜の結晶子径を得た。ここで、Siウエハ上に成膜した位相シフト膜の結晶子径と、上記手順で得た反射型マスクブランクにおける位相シフト膜の結晶子径とは十分対応する。
 結晶子径は、実用上、10nm以下が好ましく、6.0nm以下がより好ましく、4.0nm以下がさらに好ましい。
<結果>
 各例の反射型マスクブランクにおいて成膜した位相シフト膜の組成、各測定結果を表に示す。

 表1に示す例1~例4の結果から、位相シフト膜がPtと、第1元素X1と、第2元素X2とを含み、位相シフト膜中のPtの含有量が、位相シフト膜の全原子に対して50.0原子%以上であり、位相シフト膜中の第1元素X1の含有量が、位相シフト膜の全原子に対して5.0~30.0原子%である場合、結晶子径が小さく、結晶性が低くなることが確認された。
 一方、例5の結果から、Ptのみを含む位相シフト膜では、結晶性が低くならなかった。
 なお、2023年11月27日に出願された日本特許出願2023-199929号の明細書、特許請求の範囲、図面および要約書の全内容をここに引用し、本発明の明細書の開示として、取り入れるものである。

Claims (18)

  1.  基板と、
     EUV光を反射する多層反射膜と、
     保護膜と、
     EUV光の位相をシフトさせる位相シフト膜と、をこの順に有する反射型マスクブランクであって、
     前記位相シフト膜が、Ptと、
     Cr、Nb、Mo、Hf、TaおよびWからなる群から選択される1種以上の第1元素X1と、
     B、C、N、OおよびSiからなる群から選択される1種以上の第2元素X2と、を含み、
     前記位相シフト膜中のPtの含有量が、前記位相シフト膜の全原子に対して50.0原子%以上であり、
     前記位相シフト膜中の前記第1元素X1の含有量が、前記位相シフト膜の全原子に対して5.0~30.0原子%である、反射型マスクブランク。
  2.  前記第2元素X2が、少なくともBを含む、請求項1に記載の反射型マスクブランク。
  3.  前記位相シフト膜中のBの含有量が、前記位相シフト膜の全原子に対して2.0~15.0原子%である、請求項2に記載の反射型マスクブランク。
  4.  前記位相シフト膜中の前記第2元素X2の含有量が、前記位相シフト膜の全原子に対して1.0~20.0原子%である、請求項1または2に記載の反射型マスクブランク。
  5.  前記第1元素X1が、少なくともTaを含み、
     前記位相シフト膜中のTaの含有量が、前記位相シフト膜の全原子に対して10.0原子%以上30.0原子%未満である、請求項1または2に記載の反射型マスクブランク。
  6.  前記第1元素X1が、少なくともWを含み、
     前記位相シフト膜中のWの含有量が、前記位相シフト膜の全原子に対して5.0~20.0原子%である、請求項1または2に記載の反射型マスクブランク。
  7.  前記第1元素X1が、少なくともHfを含み、
     前記位相シフト膜中のHfの含有量が、前記位相シフト膜の全原子に対して5.0~20.0原子%である、請求項1または2に記載の反射型マスクブランク。
  8.  前記位相シフト膜中のPtの含有量が、前記位相シフト膜の全原子に対して70.0原子%以上95.0原子%未満である、請求項1または2に記載の反射型マスクブランク。
  9.  前記位相シフト膜をX線光電子分光法によって分析した際に、Ptの4f7/2軌道に対応するピークのケミカルシフトが、0.1eV以上である、請求項1または2に記載の反射型マスクブランク。
  10.  前記位相シフト膜の屈折率nが、0.890超である、請求項1または2に記載の反射型マスクブランク。
  11.  前記位相シフト膜の消衰係数が、0.060未満である、請求項1または2に記載の反射型マスクブランク。
  12.  前記位相シフト膜が非晶質である、請求項1または2に記載の反射型マスクブランク。
  13.  前記位相シフト膜の膜厚が、10~60nmである、請求項1または2に記載の反射型マスクブランク。
  14.  前記保護膜が、Si、Y、Ru、Rh、PdおよびAlからなる群から選択される1種以上の元素を含む、請求項1または2に記載の反射型マスクブランク。
  15.  前記位相シフト膜の前記基板側とは反対側に、前記位相シフト膜とは異なるエッチングマスク膜をさらに有し、
     前記エッチングマスク膜が、Al、Si、Ti、Cr、Y、Nb、Mo、TaおよびHfからなる群から選択される1種以上の元素を含む、請求項1または2に記載の反射型マスクブランク。
  16.  前記エッチングマスク膜が、B、C、N、OおよびFからなる群から選択される1種以上の元素をさらに含む、請求項15に記載の反射型マスクブランク。
  17.  請求項1または2に記載のマスクブランクの前記位相シフト膜をパターニングして形成される位相シフト膜パターンを有する、反射型マスク。
  18.  請求項1または2に記載の反射型マスクブランクの前記位相シフト膜をパターニングする工程を含む、反射型マスクの製造方法。
