Description

기계학습이 적용된 자동화된 박막 증착 시스템 및 박막 증착 방법
본 발명은 박막 증착 시스템/장치 및 박막 증착 방법에 관한 것으로서, 더욱 상세하게는 기계학습이 적용된 박막 증착 시스템/장치 및 박막 증착 방법에 관한 것이다.
반도체 공정 등에 필요한 고품질의 박막을 제조하기 위해서는, 원료 물질의 양, 비율, 공정 온도, 증착 시간과 속도 등 다양한 변수에 대한 체계적이고 동시적인 모니터링이 필요하며, 제조된 박막을 다양한 분석법으로 평가하여 공정 변수를 변화시키는 최적화 과정이 요구된다. 그러나, 이 과정에서 많은 비용과 재료가 소모될 뿐 아니라 연구자(개발자)가 지속적으로 재료와 기판을 공급/탑재하고 박막을 분석하고 변수를 조절해야 하는 과정이 필요하므로 상당히 비효율적이다.
한편, 그래핀(graphene), TMD(transition metal chalcogenide), h-BN(hexagonal-boron nitride)과 같은 2차원 물질(two-dimensional material)(2D material)은 일반적인 물질에서는 관찰되지 않는 새롭고 우수한 물성을 나타내고, 유연한 소자나 광 소자 등을 제조하는데 중요한 역할을 할 수 있는바, 최근 들어 반도체/전자 소자, 광 소자 분야 등에서 많은 주목을 받고 있다. 뛰어난 성능의 소자를 제조하거나 새로운 과학적 현상을 관측하는데 있어, 결정성이 우수하고 순도가 높은 2차원 물질을 제조하는 기술은 필수적으로 요구된다. 균일하고 우수한 결정성의 2차원 물질을 제조하기 위해서는 다양한 방법이 사용될 수 있는데, 몇 가지의 원료 물질을 액체, 기체, 빔(beam) 등의 형태로 바꾸어 진공 중에서 반응시킬 수 있고, 이를 통해, 기판 상에 2차원 물질을 합성하여 성장시킬 수 있다. 그러나, 이러한 2차원 물질의 제조와 관련된 공정 변수를 최적화하는 과정은, 앞서 언급한 바와 같이, 상당히 비효율적이고 비용과 시간의 소모가 크다는 문제가 있다.
따라서, 상기한 비효율성의 문제를 해결하고, 2차원 물질과 같은 박막의 제조 조건(공정 조건)을 최적화함에 있어서, 고품질의 박막을 최적의 조건으로 무인, 자동으로 성장시킬 수 있는 제어 장치 및 공정 시스템의 개발이 요구된다.
본 발명이 이루고자 하는 기술적 과제는 2차원 물질과 같은 박막의 제조 조건(공정 조건)을 최적화함에 있어서, 기계학습(machine learning) 방식을 적용하여 고품질의 박막을 자동화 방식으로 용이하게 성장시킬 수 있는 자동화된 박막 증착 시스템 및 박막 증착 방법을 제공하는데 있다.
본 발명이 해결하고자 하는 과제는 이상에서 언급한 과제에 제한되지 않으며, 언급되지 않은 또 다른 과제들은 아래의 기재로부터 당업자에게 이해될 수 있을 것이다.
본 발명의 일 실시예에 따르면, 박막 증착을 위한 챔버 내에 배치된 것으로, 상기 박막이 증착될 기판이 배치되는 기판 홀더; 상기 기판 홀더에 배치된 상기 기판의 온도를 조절하는 온도 조절 장치; 상기 기판 홀더에 배치된 상기 기판으로 상기 박막의 증착을 위한 원료를 공급하는 원료 공급 장치; 상기 기판에 증착된 상기 박막의 물성을 분석하기 위한 분석 장치; 상기 기판으로부터 상기 박막을 제거할 수 있도록 구성된 제거 장치; 및 상기 온도 조절 장치, 상기 원료 공급 장치, 상기 분석 장치 및 상기 제거 장치에 연결된 것으로, 상기 분석 장치로부터 얻어진 데이터를 처리하고 상기 박막 증착을 위한 공정 변수와 상기 박막의 물성 사이의 상관 관계를 기계학습으로 학습할 수 있는 프로세서를 구비하는 제어 장치를 포함하고, 상기 제어 장치는 상기 분석 장치에 의해 분석된 상기 박막의 물성이 주어진 기준 레벨 미만인 경우, 상기 제거 장치 및 상기 온도 조절 장치 중 적어도 하나를 이용해서 상기 기판에서 상기 박막을 제거하고, 상기 공정 변수를 변화시켜 상기 기판 상에 새로운 박막을 증착하도록 구성된 기계학습이 적용된 자동화된 박막 증착 시스템이 제공된다.
상기 박막은 2차원 물질(two-dimensional material)을 포함할 수 있다.
상기 제거 장치는 플라즈마, 레이저, 이온 빔(ion beam) 및 식각 가스 중 적어도 하나를 발생하도록 구성될 수 있고, 상기 플라즈마, 레이저, 이온 빔 및 식각 가스 중 적어도 하나를 이용해서 상기 챔버 내에 배치된 상기 기판으로부터 상기 박막을 제거하도록 구성될 수 있다.
상기 원료 공급 장치는 복수 개로 구비될 수 있다.
상기 분석 장치는 상기 박막의 물성을 분석하기 위한 분석용 소스를 발생시키는 분석 소스 발생부; 및 상기 박막의 물성에 대응하는 데이터를 취득하는 분석 데이터 취득부를 포함할 수 있다.
상기 분석 소스 발생부는 상기 분석용 소스로서 전자 빔(electron beam), X-선, 및 레이저 중 적어도 하나를 발생하도록 구성될 수 있고, 상기 분석 데이터 취득부는 형광 스크린, 카메라 및 X-선 검출기 중 적어도 하나를 포함하도록 구성될 수 있다.

본 발명의 다른 실시예에 따르면, 박막 증착을 위한 챔버 내에 배치된 기판에 박막을 증착하는 단계; 상기 기판이 상기 챔버 내에 배치된 상태에서 상기 박막의 물성을 분석하는 단계; 상기 박막의 물성이 주어진 기준 레벨에 도달했는지 여부를 판단하는 단계; 상기 박막의 물성이 상기 기준 레벨 미만으로 판단된 경우, 상기 기판이 상기 챔버 내에 배치된 상태에서 상기 기판으로부터 상기 박막을 제거하는 단계; 및 상기 박막 증착을 위한 공정 변수와 상기 박막의 물성 사이의 상관 관계를 학습하는 기계학습 방식을 활용하여 상기 박막 증착을 위한 공정 변수를 변화시켜 변화된 공정 조건으로 상기 기판에 새로운 박막을 증착하는 단계를 포함하는 기계학습이 적용된 자동화된 박막 증착 방법이 제공된다.

상기 박막 증착 방법은 기계학습이 적용된 자동화된 박막 증착 시스템에 의해 수행될 수 있고, 상기 박막 증착 시스템은 상기 챔버 내에 구비된 것으로, 상기 기판이 배치되는 기판 홀더; 상기 기판 홀더에 배치된 상기 기판의 온도를 조절하는 온도 조절 장치; 상기 기판 홀더에 배치된 상기 기판으로 상기 박막의 증착을 위한 원료를 공급하는 원료 공급 장치; 상기 기판에 증착된 상기 박막의 물성을 분석하기 위한 분석 장치; 상기 기판으로부터 상기 박막을 제거할 수 있도록 구성된 제거 장치; 및 상기 온도 조절 장치, 상기 원료 공급 장치, 상기 분석 장치 및 상기 제거 장치에 연결된 것으로, 상기 분석 장치로부터 얻어진 데이터를 처리하고 상기 박막 증착을 위한 공정 변수와 상기 박막의 물성 사이의 상관 관계를 기계학습으로 학습할 수 있는 프로세서를 구비하는 제어 장치를 포함할 수 있다.
본 발명의 실시예들에 따르면, 2차원 물질과 같은 박막의 제조 조건(공정 조건)을 최적화함에 있어서, 기계학습 방식을 적용하여 고품질의 박막을 자동화 방식으로 용이하게 성장시킬 수 있는 자동화된 박막 증착 시스템 및 박막 증착 방법을 구현할 수 있다.
본 발명의 실시예들에 따른 자동화된 박막 증착 시스템 및 박막 증착 방법을 이용하면, 증착 챔버 내에서 기제조된 저품질의 박막을 자동화 방식으로 분해/제거하고, 기계학습의 피드백(feedback)을 통해 새로운 공정 조건으로 개선된 품질의 박막을 새로 증착하는 과정을 반복함으로써, 연구자(개발자)가 박막 증착 과정에 매번(일일이) 관여하는 일 없이, 주어진 재료와 분석 장치(박막 분석 장치) 및 제거 장치(박막 제거 장치) 등을 활용해서 자동화 방식에 따라 최적(또는 고품위)의 박막을 효율적으로 제조할 수 있고, 박막 제조 공정을 최적화할 수 있다.
특히, 본 발명의 실시예들에 따른 자동화된 박막 증착 시스템 및 박막 증착 방법을 이용하면, 박막에 대한 분석의 결과에 따라 저품질의 박막을 기판으로부터 정확하게 제거하여 기판을 초기 상태 또는 그와 대응하는 상태로 복구시킬 수 있고, 주어진 재료와 기판으로부터 목표하는 물성의 박막을 얻기 위해, 연구자(개발자)의 일체의 조작(샘플의 반복적인 투입과 제거, 측정 결과의 입력과 주관적인 판단에 따른 변인 통제 등) 없이, 반복적인 박막(물질) 성장과 학습 과정을 자동으로 수행할 수 있다.
본 발명의 실시예들에 따른 자동화된 박막 증착 시스템 및 박막 증착 방법은 2차원 물질 박막의 제조 뿐만 아니라, 물리/화학적으로 합성 및 성장시킬 수 있는 다양한 나노 재료, 반도체 재료, 바이오 재료 등을 고품질로 성장하고, 그 성장 조건을 최적화하는데 있어서 유용하게 적용될 수 있다.
그러나, 본 발명의 효과는 상기 효과들로 한정되는 것은 아니며, 본 발명의 기술적 사상 및 영역으로부터 벗어나지 않는 범위에서 다양하게 확장될 수 있다.

이하 첨부된 도면들을 참조하여 본 발명의 실시예들에 대해 상세히 설명한다. 첨부된 도면에 도시된 영역이나 파트들의 사이즈나 두께는 명세서의 명확성 및 설명의 편의성을 위해 다소 과장되어 있을 수 있다. 상세한 설명 전체에 걸쳐 동일한 참조번호는 동일한 구성요소를 나타낸다.
도 1은 본 발명의 일 실시예에 따른 기계학습이 적용된 자동화된 박막 증착 시스템을 예시적으로 보여주는 도면이다.
도 1을 참조하면, 본 발명의 실시예에 따른 기계학습이 적용된 자동화된 박막 증착 시스템(이하, 박막 증착 시스템)은 박막 증착을 위한 챔버(10)를 포함할 수 있다. 챔버(10) 내에 성장(증착)시키고자 하는 물질의 원료(예컨대, 전구체 물질 등)가 투입될 수 있고, 박막(미도시)이 증착(성장)될 수 있는 기판(1)이 배치될 수 있다. 챔버(10)는 일종의 격실이거나 격실과 유사한 구조를 가질 수 있다.
상기 박막 증착 시스템은 챔버(10) 내에 구비된 것으로 상기 박막이 증착될 기판(1)이 배치되는 기판 홀더(20) 및 기판 홀더(20)에 배치된 기판(1)의 온도를 조절하기 위한 온도 조절 장치(30)를 포함할 수 있다. 기판 홀더(20)는 '기판 탑재부'라고 지칭할 수 있다. 온도 조절 장치(30)의 적어도 일부는 기판 홀더(20) 내에 구비되거나 기판 홀더(20)와 접촉하여 배치될 수 있다. 온도 조절 장치(30)는 상기 박막의 증착(성장)시 기판(1)의 온도를 소정의 온도로 유지해주는 역할을 할 수 있고, 기제조된 박막의 제거시 상기 박막을 고온으로 가열하여 증발 방식으로 제거하는 역할을 할 수도 있다. 온도 조절 장치(30)는 '히팅 장치' 또는 '기판 히팅 장치'라고 할 수 있다.
상기 박막 증착 시스템은 기판 홀더(20)에 배치된 기판(1)으로 상기 박막의 증착(성장)을 위한 원료를 공급하는 원료 공급 장치(40)를 포함할 수 있다. 원료 공급 장치(40)는 챔버(10) 내에 배치될 수 있다. 원료 공급 장치(40)는 단수 또는 복수 개로 구비될 수 있다. 서로 다른 복수의 원료를 사용해서 화합물 형태의 박막을 증착하는 경우, 복수의 원료 공급 장치(40)가 사용될 수 있다. 여기서는, 두 개의 원료 공급 장치(40)가 도시되었지만, 이는 예시적인 것이고, 원료 공급 장치(40)의 개수는 달라질 수 있다. 참조번호 40a는 제 1 원료 공급 장치일 수 있고, 40b는 제 2 원료 공급 장치일 수 있다. 제 1 원료 공급 장치(40a)와 제 2 원료 공급 장치(40b)는 서로 이격하여 배치될 수 있고, 기판(1)을 중심으로 대략 대칭적으로 배치될 수 있다.
원료 공급 장치(40)는, 예컨대, 원료를 기체나 분자 빔(molecular beam) 상태로 만들어 기판(1)을 향해 공급할 수 있는 증발 장치(즉, evaporator)일 수 있다. 이 경우, 원료 공급 장치(40)는 원료 증발 장치라고 할 수 있다. 그러나, 원료 공급 장치(40)의 원료 공급 방식은 다양하게 변화될 수 있다. 예를 들어, 원료 공급 장치(40)는 기상 상태의 원료를 공급하거나, 분출셀(effusion cell)로부터 원료를 분자 빔 형태로 공급하거나, 타겟을 스퍼터링(sputtering)하여 상기 타겟으로부터 기체나 플라즈마 상태로 변화된 원료를 공급하거나, 타겟에 레이저를 조사하여 상기 타겟으로부터 레이저에 의해 기체나 플라즈마 상태로 변화된 원료를 공급하도록 구성될 수도 있다. 그 밖에도 원료 공급 장치(40)의 원료 공급 방식은 다양하게 변화될 수 있다.
상기 박막 증착 시스템은 기판(1)에 증착된 상기 박막의 물성을 분석하기 위한 분석 장치(50)를 포함할 수 있다. 분석 장치(50는 상기 박막의 물성을 분석하기 위한 분석용 소스를 발생시키는 분석 소스 발생부(51) 및 상기 박막의 물성에 대응하는 데이터를 취득하는 분석 데이터 취득부(52)를 포함할 수 있다. 상기 데이터는 상기 박막에 조사 내지 공급된 상기 분석용 소스에 의해 도출될 수 있다. 상기 분석용 소스가 상기 박막에 조사 내지 공급되고, 상기 박막에서 회절, 반사 또는 투과 등의 과정을 거친 후, 이러한 과정을 거친 상기 분석용 소스를 소정 방식으로 관측 내지 검출함으로써 상기 박막의 물성에 대응하는 데이터를 취득할 수 있다.
예를 들어, 분석 소스 발생부(51)는 상기 분석용 소스로서 전자 빔(electron beam), X-선 및 레이저 중 적어도 하나를 발생하도록 구성될 수 있다. 또한, 분석 데이터 취득부(52)는 형광 스크린, 카메라 및 X-선 검출기 중 적어도 하나를 포함하도록 구성될 수 있다. 구체적인 예로, 상기 전자 빔을 상기 박막에 조사하고, 상기 박막을 통과하거나 상기 박막에서 반사된 상기 전자 빔을 상기 형광 스크린으로 수신하여 이미지화한 후, 이를 상기 카메라로 촬영함으로써 이미지 형태의 분석 데이터를 취득할 수 있다. 또는, 상기 X-선을 상기 박막에 조사하고, 상기 박막에 의한 상기 X-선의 회절 패턴을 상기 X-선 검출기로 검출함으로써 그에 대응하는 분석 데이터를 취득할 수 있다. 그러나, 이는 예시적인 것이고, 분석 장치(50)의 구체적인 분석 방식은 다양하게 변화될 수 있다.
분석 장치(50)는 증착된 박막을 파괴하지 않으면서 그 물성을 분석할 수 있고, 증착이 이루어지는 챔버(10) 내에서 증착 과정 도중에 사용되거나 1회분의 증착이 완료된 시점에 사용될 수 있다. 또한, 분석 장치(50)에는 이미지 형태나 데이터 셋 형태로 분석 데이터를 수집할 수 있는 방법이 적용될 수 있다. 예를 들어, 분석 장치(50)는 SEM(scanning electron microscopy) 및 TEM(transmission electron microscopy) 등과 같은 전자 현미경을 이용하여 상기 박막의 표면이나 결정 구조를 관찰/측정하는 방식이나, RHEED(reflection high-energy electron diffraction) 및 LEED(low-energy electron diffraction) 등과 같은 전자 회절법으로 상기 박막의 표면의 결정 구조 및 결정성을 확인하는 방법, 타원계측법(ellipsometry)으로 상기 박막의 표면의 유전 특성을 확인하는 방법, XRD(X-ray diffraction) 방식으로 상기 박막의 결정 특성을 확인하는 방법 등을 이용할 수 있다. 경우에 따라, 분석 장치(50)는 상기한 방법 중 적어도 두 개를 함께 이용할 수도 있다. 따라서, 분석 장치(50)는 SEM, TEM, RHEED, LEED, ellipsometry, XRD 등으로 구성된 다양한 분석 방식 중 적어도 하나를 이용해서 상기 박막의 물성을 분석하도록 구성될 수 있다. 분석 장치(50)는 '물성 측정 장치'라고 지칭할 수도 있다.
분석 소스 발생부(51)의 적어도 일부는 챔버(10) 내에 배치될 수 있다. 예를 들어, 분석 소스 발생부(51)의 전체 또는 대부분이 챔버(10) 내에 배치될 수 있다. 분석 데이터 취득부(52)의 적어도 일부는 챔버(10) 내에 배치될 수 있다. 분석 데이터 취득부(52)의 전체 또는 대부분이 챔버(10) 내에 배치될 수 있다. 경우에 따라, 분석 데이터 취득부(52)의 적어도 일부는 챔버(10) 외측에 배치될 수도 있다. 분석 데이터 취득부(52)는 챔버(10)의 외측에서 챔버(10)의 외면에 접촉하거나 그에 인접하도록 배치될 수 있고, 이때, 분석 데이터 취득부(52)가 접촉하거나 인접하여 배치된 챔버(10)의 외면부(외벽부)는 투명창이거나 투명할 수 있다.
상기 박막 증착 시스템은 기판(1)으로부터 상기 증착된 박막을 제거할 수 있도록 구성된 제거 장치(60)(즉, 박막 제거 장치)를 포함할 수 있다. 예를 들어, 제거 장치(60)는 플라즈마, 레이저, 이온 빔(ion beam) 및 식각 가스 중 적어도 하나를 발생하도록 구성될 수 있고, 상기 플라즈마, 레이저, 이온 빔 및 식각 가스 중 적어도 하나를 이용해서 챔버(10) 내에 배치된 기판(1)으로부터 상기 박막을 제거할 수 있다. 제거 장치(60)는 기판(1)에 증착된 상기 박막을 가열하거나 깎아내거나 화학적으로 처리하는 방식으로 제거할 수 있다. 제거 장치(60)를 이용해서 저품질의 박막을 챔버(10) 내에서 자동화 방식에 따라 용이하게 제거할 수 있다.
상기 박막 증착 시스템은 온도 조절 장치(30), 원료 공급 장치(40), 분석 장치(50) 및 제거 장치(60)에 연결된 제어 장치(70)를 포함할 수 있다. 또한, 제어 장치(70)는 챔버(10)의 주요 구성부(예를 들어, 압력 조절부, 진공 조절부, 가스 주입구, 가스 배출부 등)와도 전기적으로 연결될 수 있다. 제어 장치(70)는 분석 장치(50)로부터 얻어진 데이터를 처리할 수 있고 상기 박막 증착을 위한 공정 변수와 상기 박막의 물성 사이의 상관 관계 등을 기계학습(machine learning)으로 학습할 수 있는 프로세서(processor)를 구비할 수 있다. 상기 프로세서는 상기 박막 증착 시스템의 각 부분에 공정 변수를 입력해줄 수 있으며, 분석 장치(50)로부터 수집한 데이터를 처리하여 공정 변수와 박막의 물성 사이의 상관 관계를 기계학습 방식으로 연산할 수 있다.
본 발명의 실시예에 따르면, 제어 장치(70)는 분석 장치(50)에 의해 분석된 상기 박막의 물성이 주어진 기준 레벨에 도달했는지를 판단하여 상기 박막의 물성이 상기 기준 레벨 미만인 경우, 제거 장치(60) 및 온도 조절 장치(30) 중 적어도 하나를 이용해서 기판(1)에서 상기 박막을 제거하고, 상기 공정 변수를 변화시켜 기판(1) 상에 새로운 박막을 증착하도록 구성될 수 있다.
상기 박막 증착 시스템은 상기 박막의 물성이 상기 기준 레벨에 도달하거나 그 이상이 될 때까지, 상기 박막을 증착하고, 상기 박막의 물성을 분석하고, 상기 박막의 물성이 상기 기준 레벨에 도달했는지 여부를 판단하고, 상기 박막을 제거하고, 새로운 박막을 증착하는 과정을 반복해서 수행할 수 있다. 제어 장치(70)는 분석 장치(50)에 의해 분석된 상기 박막의 물성이 상기 기준 레벨에 도달하거나 그 이상이 되었다고 판단된 경우, 상기 박막 증착을 종료할 수 있다. 이때, 제어 장치(70)는 기판(1)과 그 표면에 형성된 고품위의 박막을 사용자가 반출할 수 있도록 상기 박막 증착 시스템을 동작시킬 수 있다. 또한, 제어 장치(70)는 박막을 반복해서 증착하고 제거하는 과정에서의 공정 변수의 변화 및 박막 물성의 변화를 사용자에게 제공할 수 있다.
본 발명의 실시예에 따르면, 박막 증착(성장)의 과정에서, 박막 증착 시스템은 주어진 공정 변수(원료들을 준비하는 온도, 기판 온도, 성장 시간, 속도, 압력 등)를 입력받아 그에 따른 성장을 수행할 수 있으며, 그 결과로 기판(1)의 표면에 물질(박막)을 자동으로 성장시킬 수 있다. 공정 과정과 동시에 분석 장치(50)(예컨대, 전자 선 회절, X-선 회절, 전자 현미경 등을 이용한 다양한 분석 장치)가 박막의 물성을 측정할 수 있고, 그 결과를 제어 장치(70)의 프로세서에서 송신하면, 기계학습을 통해 얻은 분류 및 데이터 처리 능력을 바탕으로 성장한 박막(물질)의 물성(품질)을 판단(평가)할 수 있다. 이때, 물성이나 품질이 원하는 수준에 도달한 것으로 판단하면, 박막 증착(성장)을 종료하고 사용자가 샘플(즉, 기판과 박막)을 수집할 수 있도록 할 수 있고, 물성이나 품질이 원하는 수준에 미치지 못하는 것으로 판단하면, 기판(1)이 챔버(10) 내에 배치된 상태에서 제거 장치(60) 및 온도 조절 장치(30) 중 적어도 하나를 이용해서 증착된 박막(물질)을 제거하여 기판(1)을 초기 상태 또는 그와 대응하는 상태로 복구시킬 수 있고, 상기 프로세서에 저장된 데이터를 기반으로 한 판단에 따라 공정 변수를 변화시켜 새롭게 박막 증착(성장)을 진행할 수 있다.
이러한 과정을 통해 사용자는 의도하는 높은 품질의 박막을 얻는데 필요한 모든 과정을 본 실시예에 따른 시스템을 이용한 한 차례의(일련의) 공정을 통해서 완전히(혹은, 거의 완전히) 자동으로 수행할 수 있으며. 공정 변수의 변화에 따라 발생하는 물성의 변화에 대한 데이터를 끊임 없이 수집하고 자료화시킴으로써, 박막 증착 공정을 체계적으로 그리고 다면적으로 용이하게 파악할 수 있다.
상기한 본 발명의 실시예에 따른 박막 증착 시스템에서 상기한 박막은, 예를 들어, 2차원 물질(two-dimensional material)(2D material)이거나 2차원 물질을 포함할 수 있다. 2차원 물질은 원자들이 소정의 결정 구조를 이루고 있는 단층(single-layer) 또는 반층(half-layer)의 고체이다. 상기 2차원 물질은 도전체, 반도체 또는 절연체일 수 있다. 상기 2차원 물질은, 예를 들어, 그래핀(graphene), TMD(transition metal chalcogenide), h-BN(hexagonal-boron nitride) 등을 포함할 수 있다. 여기서, 그래핀은 탄소 원자들이 육방정계(hexagonal) 구조를 이루고 있는 단층(단원자층) 구조물이다. 상기 2차원 물질은 단층 구조(2차원 평면 구조)를 갖거나, 상기 단층 구조(2차원 평면 구조)가 반복 적층된 구조를 가질 수도 있다. 상기 단층 구조가 반복 적층되더라도, 2차원 물질의 특성은 유지될 수 있다. 전자 구조적으로, 2차원 물질은 상태 밀도(density of state)(DOS)가 양자 우물 거동(quantum well behavior)을 따르는 물질로 정의될 수 있다. 복수의 2차원 단위 물질층이 적층된(약 100층 이하로 적층된) 물질에서도 상태 밀도(DOS)가 양자 우물 거동(quantum well behavior)을 따를 수 있기 때문에, 이런 관점에서, 상기 단층 구조(2차원 평면 구조)가 반복 적층된 구조도 '2차원 물질'이라고 할 수 있다.
2차원 물질(2D material)은 일반적인 물질에서는 관찰되지 않는 새롭고 우수한 물성을 나타내고, 유연한 소자나 투명 소자, 광 소자 등을 제조하는데 중요한 역할을 할 수 있는바, 반도체/전자 소자, 광 소자 분야 등에서 많은 주목을 받고 있다. 뛰어난 성능의 소자를 제조하거나 새로운 과학적 현상을 관측하는데 있어, 결정성이 우수하고 순도가 높은 2차원 물질을 제조하는 기술은 필수적으로 요구된다. 본 발명의 실시예에 따른 박막 증착 시스템은 2차원 물질의 박막 제조 공정을 최적화하는데 유용하게 활용될 수 있다. 특히, 2차원 물질 박막의 경우, 기판(1)에 손상을 주지 않으면서 제거 장치(60) 및/또는 온도 조절 장치(30)를 이용해서 용이하게 제거할 수 있기 때문에, 기판(1)의 본래 특성을 유지하면서 자동화 방식으로 박막 제조 공정을 최적화하는데 유리할 수 있다.
그러나, 본 발명의 실시예에서 상기 박막은 2차원 물질로 한정되지 않고, 다양하게 변화될 수 있다. 특히, 박막의 두께를 얇게 하고, 기판(1)의 종류를 적절히 선택할 경우, 기판(1)에 대한 손상 없이 박막을 용이하게 제거할 수 있기 때문에, 2차원 물질이 아닌 다른 물질에 대해서도 본 발명의 실시예가 적용될 수 있다. 따라서, 본 발명의 실시예에 따른 박막 증착 시스템은 2차원 물질 박막의 제조 뿐만 아니라, 물리/화학적으로 합성 및 성장시킬 수 있는 다양한 나노 재료, 반도체 재료, 바이오 재료 등을 고품질로 성장하고, 그 성장 조건을 최적화하는데 있어서 유용하게 적용될 수 있다. 상기한 박막은 다양한 금속, 세라믹, 바이오 물질 등을 포함할 수 있다. 또한, 본 발명의 실시예에서 상기 박막은 단일한 물질일 수도 있지만, 이종 구조를 갖는 물질일 수도 있다.
부가적으로, 본 발명의 실시예에서 사용하는 기판(1)은, 예를 들어, 실리콘(Si), 실리콘 게르마늄(SiGe), 게르마늄(Ge), 실리콘 카바이드(SiC), 사파이어(sapphire) 등을 포함할 수 있다. 기판(1)은 웨이퍼이거나 웨이퍼에서 분리된 웨이퍼 조각일 수도 있다. 그러나, 기판(1)의 물질은 전술한 바에 한정되지 않고, 다양하게 변화될 수 있다. 박막 증착을 시작하기 전, 적절한 전처리가 가해진 기판(1)을 사용자가 직접 혹은 기계화된 장치를 통해 챔버(10) 내부로 투입할 수 있다. 챔버(10) 내부는, 예를 들어, 진공 상태로 유지될 수 있고, 준비된 기판(1)과 그 위에서 증착되는 박막(물질)이 공기 중의 산소나 수분에 의해 변질되지 않도록 설계될 수 있다.
또한, 본 발명의 실시예에 따른 박막 증착 시스템은 다양한 증착 방식을 이용해서 박막을 증착하도록 구성될 수 있다. 예를 들어, 상기 박막 증착 시스템은 증발 증착(evaporation deposition), MOCVD(metal-organic chemical vapor deposition), MBE(molecular beam epitaxy), PLD(pulsed laser deposition) 및 스퍼터링 증착(sputtering deposition) 중 어느 하나를 이용해서 박막을 증착하도록 구성될 수 있다. MOCVD를 이용할 경우, MFC(mass flow controller)를 상기 박막 증착 시스템에 연결하여 박막 증착을 위해 공급하는 기체 원료의 유량을 조절할 수 있다. MBE를 이용할 경우, 분출셀(effusion cell)의 온도 조절기를 상기 박막 증착 시스템에 연결하여 원료 빔의 세기를 조절할 수 있다. 스퍼터링 증착을 이용할 경우, 타겟 원료에 가해지는 전압을 조절하여 박막 증착 속도를 조절하는 등 공정 변수를 전산적 방식으로 조절할 수 있다. 이때, 처리와 제어를 담당하는 상기 프로세서를 포함하는 제어 장치(70)는 다양한 장치를 연결할 수 있는 인터페이스(interface)가 포함된 PC(personal computer)를 기반으로 하여 구축할 수 있다. 이 경우, USB(universal serial bus)나 RS-232(recommended standard-232) 등의 범용적 통신 방식을 이용해서, 연결하고자 하는 장치의 종류나 제조사 등에 별다른 제약을 받지 않고 다양한 장치를 제어 장치(70)에 연결하여 사용할 수 있다. 여기서는, 증발 증착, MOCVD, MBE, PLD 및 스퍼터링 증착에 대해서 주로 설명하였지만, 상기 박막 증착 시스템은 그 밖에 다른 증착 방식을 이용하도록 구성될 수도 있다.
또한, 도 1의 실시예에서는 상향식 증착 방식으로 박막 증착 시스템을 구성한 경우를 도시하고 설명하였지만, 실시예에 따른 박막 증착 시스템은 하향식 증착 방식으로 구성되거나 또는 수평식 증착 방식으로 구성될 수도 있다. 그 밖에도, 상기 박막 증착 시스템의 구성은 다양하게 변화될 수 있다.
도 2는 본 발명의 일 실시예에 따른 기계학습이 적용된 자동화된 박막 증착 방법을 예시적으로 설명하기 위한 순서도이다. 상기 기계학습이 적용된 자동화된 박막 증착 방법은 도 1을 참조하여 설명한 자동화된 박막 증착 시스템을 이용해서 수행될 수 있다. 따라서, 도 1에서 설명한 자동화된 박막 증착 시스템 및 관련 내용은 모두 도 2의 자동화된 박막 증착 방법에 적용될 수 있다.
도 2를 참조하면, 본 발명의 실시예에 따른 기계학습이 적용된 자동화된 박막 증착 방법(이하, 박막 증착 방법)은 시작 및 기판 탑재 단계(100)를 포함할 수 있다. 이때, 박막 증착을 위한 챔버 내에 박막이 증착될 기판이 탑재(loading)될 수 있다. 박막 증착을 시작하기 전, 적절한 전처리가 가해진 기판을 사용자가 직접 혹은 기계화된 장치를 통해 상기 챔버 내부로 투입할 수 있다. 상기 챔버의 내부는, 예를 들어, 진공 상태로 유지될 수 있고, 준비된 기판과 그 위에서 증착될 박막(물질)이 공기 중의 산소나 수분에 의해 변질되지 않도록 설계될 수 있다. 상기 기판은, 예를 들어, 실리콘(Si), 실리콘 게르마늄(SiGe), 게르마늄(Ge), 실리콘 카바이드(SiC), 사파이어(sapphire) 등을 포함할 수 있다. 상기 기판은 웨이퍼이거나 웨이퍼에서 분리된 웨이퍼 조각일 수도 있다. 그러나, 상기 기판의 물질은 전술한 바에 한정되지 않고, 다양하게 변화될 수 있다.
다음으로, 상기 챔버 내에 배치된 상기 기판에 박막을 증착할 수 있다. 이는 박막 증착 단계(110)라 할 수 있다. 최초의 박막 증착 단계(110)는 상기 박막 증착 시스템 내에 저장된 조건(제법)(105)에 따라서 이루어질 수 있다. 상기 저장된 조건(105)은 공정 온도, 유량(원료 유량), 압력, 증착 속도, 시간 조건 등 다양한 공정 조건을 포함할 수 있다. 여기서, 상기 저장된 조건(105)은 이전의 학습 데이터에 따라 얻어진 최적의 결과이거나, 사용자가 지정하는 초기 조건으로 설정될 수 있다. 박막 증착 단계(110)는 도 1에서 설명한 챔버(10) 내에서 온도 조절 장치(30), 원료 공급 장치(40) 등을 이용해서 수행될 수 있다.
상기 기판이 상기 챔버 내에 배치된 상태에서 상기 박막의 물성을 분석할 수 있다. 이는 물성 분석 단계(120)라고 할 수 있다. 박막 성장이 진행되는 동안 혹은 박막 성장이 완료된 후에 물성 분석(측정)이 이루어질 수 있다. 물성 분석 단계(120)는 상기 박막에 분석용 소스를 조사하거나 공급하는 단계 및 상기 분석용 소스에 의해 얻어지는 상기 박막의 물성에 대응하는 데이터를 취득하는 단계를 포함할 수 있다. 여기서, 상기 분석용 소스는 전자 빔, X-선 및 레이저 중 적어도 하나를 포함할 수 있고, 상기 데이터를 취득하는 단계는 형광 스크린, 카메라 및 X-선 검출기 중 적어도 하나를 이용하도록 구성될 수 있다. 이때, 상기 데이터는 현미경 이미지 또는 회절 패턴 등의 형태를 가질 수 있다. 예를 들어, 물성 분석 단계(120)는 SEM(scanning electron microscopy), TEM(transmission electron microscopy), RHEED(reflection high-energy electron diffraction), LEED(low-energy electron diffraction), 타원계측법(ellipsometry) 및 XRD(X-ray diffraction) 중 적어도 하나를 이용하도록 구성될 수 있다. 물성 분석 단계(120)는 도 1에서 설명한 분석 장치(50)를 이용해서 수행될 수 있고, 분석 장치(50)와 관련해서 도 1에서 설명한 모든 내용이 도 2에도 동일하게 적용될 수 있다.
그런 다음, 상기 박막의 물성이 주어진 기준 레벨에 도달했는지 여부를 판단할 수 있다. 이는 물성 판단 단계(130)라고 지칭할 수 있다. 상기한 물성 분석 단계(120)에서 취득된 데이터가 프로세서로 전달될 수 있고, 상기 프로세서는 이미 저장된 데이터를 바탕으로 상기 취득된 데이터로부터 상기 박막(물질)의 물성을 판단/평가할 수 있다. 물성 판단 단계(130)는 도 1에서 설명한 제어 장치(70)에 의해 수행될 수 있다.
물성 판단 단계(130)에서 상기 박막의 물성이 상기 기준 레벨 미만으로 판단된 경우, 상기 기판이 상기 챔버 내에 배치된 상태에서 상기 기판으로부터 상기 박막을 제거할 수 있다. 이는 박막 제거 단계(140)라고 할 수 있다. 박막 제거 단계(140)는 상기 박막에 플라즈마, 레이저, 이온 빔(ion beam) 및 식각 가스 중 적어도 하나를 조사하거나 공급하는 단계 및 상기 기판의 온도를 임계 온도 이상으로 승온하는 단계 중 적어도 하나를 포함할 수 있다. 다시 말해, 박막 제거 단계(140)에서 플라즈마, 레이저, 이온 빔 및 식각 가스 중 적어도 하나를 이용해서 상기 박막을 제거하거나, 및/또는, 상기 기판의 온도를 임계 온도 이상으로 승온하여 상기 박막을 가열 처리하는 방식으로 제거할 수 있다. 박막 제거 단계(140)는 도 1에서 설명한 제거 장치(60) 및 온도 조절 장치(30) 중 적어도 하나를 이용해서 수행될 수 있다. 이러한 박막 제거 단계(140)는 도 1의 챔버(10) 내에서 이루어질 수 있다.
다음으로, 상기 박막 증착을 위한 공정 변수와 상기 박막의 물성 사이의 상관 관계를 학습하는 기계학습 방식을 활용하여 상기 박막 증착을 위한 공정 변수를 변화시키고(150 단계), 변화된 공정 조건으로 상기 기판에 새로운 박막을 증착할 수 있다(110 단계). 직전에 성장한 박막과 목표하는 물성의 물질 간의 차이를 바탕으로 초기에 주어진 조건, 즉, 저장된 조건(105)을 수정한 새로운 공정 조건을 장치부들에 전송할 수 있고, 새로운 박막의 성장을 진행할 수 있다. 참조번호 150은 '공정 변수 제어 단계'라고 할 수 있고, 공정 변수 제어 단계(150)에 연결된 박막 증착 단계(110)는 '새로운 박막 증착 단계'라고 할 수 있다. 공정 변수 제어 단계(150) 및 새로운 박막 증착 단계(110)는 도 1에서 설명한 제어 장치(70)에 의해 제어되고 수행될 수 있다.
상기 박막 증착 방법은 상기 박막의 물성이 상기 기준 레벨(목표 레벨)에 도달하거나 그 이상이 될 때까지, 박막 증착 단계(110), 물성 분석 단계(120), 물성 판단 단계(130), 박막 제거 단계(140), 공정 변수 제어 단계(150) 및 새로운 박막 증착 단계(110)를 반복해서 자동으로 수행할 수 있다. 상기 챔버 내에서 적절한 방식으로 기증착된 저품질의 박막을 제거한 후, 기계학습 방식으로 공정 변수를 제어한 후, 변화된 공정 조건으로 새로운 박막을 증착하는 과정을 반복해서(이론적으로 무한히 반복가능) 수행할 수 있기 때문에, 사용자가 기판을 반복해서 탑재하거나 공정 조건을 수동으로 변화시키는 등의 작업 없이, 매우 용이하게 자동화 방식으로 박막 제조 조건을 최적화할 수 있다.
물성 판단 단계(130)에서 상기 박막의 물성이 상기 기준 레벨 이상으로 판단된 경우, 상기 박막 증착을 종료할 수 있다(200 단계). 종료 단계(200)에서 상기 제어 장치(도 1의 70)는 기판과 그 표면에 형성된 고품위의 박막을 사용자가 반출할 수 있도록 상기 박막 증착 시스템을 동작시킬 수 있다. 또한, 상기 제어 장치(도 1의 70)는 박막을 반복해서 증착하고 제거하는 과정에서의 공정 변수의 변화 및 박막 물성의 변화를 사용자에게 제공할 수 있다.
상기한 본 발명의 실시예에 따른 박막 증착 방법에서 상기 박막은, 예를 들어, 2차원 물질이거나 이를 포함할 수 있다. 본 발명의 실시예에 따른 박막 증착 방법은 2차원 물질의 박막 제조 공정을 최적화하는데 유용하게 활용될 수 있다. 특히, 2차원 물질 박막의 경우, 기판 손상 없이 용이하게 제거될 수 있기 때문에, 기판의 본래 특성을 유지하면서 자동화 방식으로 박막 제조 공정을 최적화하는데 유리할 수 있다.
그러나, 본 발명의 실시예에서 상기 박막은 2차원 물질로 한정되지 않고, 다양하게 변화될 수 있다. 특히, 박막의 두께를 얇게 하고, 기판의 종류 및 박막 제거 방식을 적절히 선택할 경우, 기판에 대한 손상 없이 박막을 용이하게 제거할 수 있기 때문에, 2차원 물질이 아닌 다른 물질에 대해서도 본 발명의 실시예가 적용될 수 있다. 따라서, 본 발명의 실시예에 따른 박막 증착 방법은 2차원 물질 박막의 제조 뿐만 아니라, 물리/화학적으로 합성 및 성장시킬 수 있는 다양한 나노 재료, 반도체 재료, 바이오 재료 등을 고품질로 성장하고, 그 성장 조건을 최적화하는데 있어서 유용하게 적용될 수 있다. 상기한 박막은 다양한 금속, 세라믹, 바이오 물질 등을 포함할 수 있다.
또한, 본 발명의 실시예에 따른 박막 증착 방법은 다양한 증착 방식을 이용해서 박막을 증착하도록 구성될 수 있다. 예를 들어, 상기 박막 증착 방법은 증발 증착(evaporation deposition), MOCVD(metal-organic chemical vapor deposition), MBE(molecular beam epitaxy), PLD(pulsed laser deposition) 및 스퍼터링 증착(sputtering deposition) 중 어느 하나를 이용해서 박막을 증착하도록 구성될 수 있다. MOCVD를 이용할 경우, MFC(mass flow controller)를 상기 박막 증착 시스템에 연결하여 박막 증착을 위해 공급하는 기체 원료의 유량을 조절할 수 있다. MBE를 이용할 경우, 분출셀(effusion cell)의 온도 조절기를 상기 박막 증착 시스템에 연결하여 원료 빔의 세기를 조절할 수 있다. 스퍼터링 증착을 이용할 경우, 타겟 원료에 가해지는 전압을 조절하여 박막 증착 속도를 조절하는 등 공정 변수를 전산적 방식으로 조절할 수 있다. 여기서는, 증발 증착, MOCVD, MBE, PLD 및 스퍼터링 증착에 대해서 주로 설명하였지만, 상기 박막 증착 방법은 그 밖에 다른 증착 방식을 이용하도록 구성될 수도 있다.
도 3은 본 발명의 일 실시예에 따른 기계학습이 적용된 자동화된 박막 증착 시스템 및 박막 증착 방법에 적용될 수 있는 프로세서의 인공 신경망 모델을 예시적으로 설명하기 위한 도면이다.
도 3을 참조하면, 본 발명의 실시예에 따른 박막 증착 시스템 및 박막 증착 방법에 적용될 수 있는 프로세서는 인공 신경망을 이용해서 박막 증착을 위한 공정 변수와 박막의 물성 사이의 상관 관계 등을 기계학습 방식으로 학습할 수 있고, 박막의 물성을 평가하거나 공정 변수를 제어할 수 있다. 상기 인공 신경망은 입력층(310), 히든층(320) 및 출력층(330)을 포함할 수 있고, 히든층(320)은 복수의 층으로 구성될 수 있다. 입력층(310)으로 공정 조건 데이터, 박막의 물성 데이터 등이 입력될 수 있고, 출력층(330)을 통해 박막의 물성에 대한 평가 결과, 공정 조건 변경/제어 데이터 등이 출력될 수 있다. 상기 인공 신경망은 시냅스 소자 및 뉴런 소자 등을 이용해서 구현될 수 있다. 그러나, 도 3을 참조하여 설명한 인공 신경망 및 그 역할은 예시적인 것에 불과하고, 인공 신경망의 기능 및 역할 등은 다양하게 확장될 수 있다.
이상에서 설명한 본 발명의 실시예들에 따르면, 2차원 물질과 같은 박막의 제조 조건(공정 조건)을 최적화함에 있어서, 기계학습 방식을 적용하여 고품질의 박막을 자동화 방식으로 용이하게 성장시킬 수 있는 자동화된 박막 증착 시스템 및 박막 증착 방법을 구현할 수 있다.
본 발명의 실시예들에 따른 자동화된 박막 증착 시스템 및 박막 증착 방법을 이용하면, 증착 챔버 내에서 기제조된 저품질의 박막을 자동화 방식으로 분해/제거하고, 기계학습의 피드백(feedback)을 통해 새로운 공정 조건으로 개선된 품질의 박막을 새로 증착하는 과정을 반복함으로써, 연구자(개발자)가 박막 증착 과정에 매번(일일이) 관여하는 일 없이, 주어진 재료와 분석 장치(박막 분석 장치) 및 제거 장치(박막 제거 장치) 등을 활용해서 자동화 방식에 따라 최적(또는 고품위)의 박막을 효율적으로 제조할 수 있고, 박막 제조 공정을 최적화할 수 있다.
특히, 본 발명의 실시예들에 따른 자동화된 박막 증착 시스템 및 박막 증착 방법을 이용하면, 박막에 대한 분석의 결과에 따라 저품질의 박막을 기판으로부터 정확하게 제거하여 기판을 초기 상태 또는 그와 대응하는 상태로 복구시킬 수 있고, 주어진 재료와 기판으로부터 목표하는 물성의 박막을 얻기 위해, 연구자(개발자)의 일체의 조작(샘플의 반복적인 투입과 제거, 측정 결과의 입력과 주관적인 판단에 따른 변인 통제 등) 없이, 반복적인 박막(물질) 성장과 학습 과정을 자동으로 수행할 수 있다.
본 발명의 실시예들에 따른 자동화된 박막 증착 시스템 및 박막 증착 방법은 2차원 물질 박막의 제조 뿐만 아니라, 물리/화학적으로 합성 및 성장시킬 수 있는 다양한 나노 재료, 반도체 재료, 바이오 재료 등을 고품질로 성장하고, 그 성장 조건을 최적화하는데 있어서 유용하게 적용될 수 있다.
본 발명의 실시예에 따르면, 기계학습을 기반으로 공정 변수, 물성 측정, 박막 제거, 박막 증착을 연동하여 고품질의 박막을 최적의 조건으로 무인, 자동으로 성장시킬 수 있는 제어 장치 및 공정 시스템을 구현할 수 있다. 시스템 내에 투입된 전구체 물질과 성장 장치를 이용해 다양한 박막을 높은 품질로 성장시킬 수 있고, 박막 성장 과정과 동시에 같은 공간 안에서 결정 구조를 비롯한 박막의 물성을 즉시 파악할 수 있으며, 기계학습으로서 측정 결과를 분석, 학습함에 따라 물질의 성장 조건과 그 결과에 대응하는 데이터를 축적하고 더 뛰어난 물성을 갖는 물질을 성장시키는데 피드백(feedback) 할 수 있다. 이때 시스템은 레이저, 플라스마, 이온 빔, 열, 식각 가스 등의 고에너지 원을 통해 이미 성장한 저품질의 박막을 제거하고 기판을 원상 복구시키는 능력을 갖추고 있어서 재료를 투입한 후 높은 품질의 박막을 얻기까지의 전 과정을 한 번에 자동으로 효율적으로 수행할 수 있다.
공정 과정과 같은 공간에서 수행되는 물성 측정 및 기계학습을 통한 보완 과정은 새로운 형태의 물질과 구조를 제조하는 연구 단계 뿐만 아니라 불량률을 최소화하여 높은 성능의 소자를 제작해야만 하는 산업체에 이르기까지 광범위하게 적용될 수 있을 것으로 전망된다.
부가적으로, 전술한 설명에서는 주로 기계학습을 이용한 피드백 방식으로 공정 변수를 제어하는 것에 대해서 설명하였지만, 경우에 따라서는, 기계학습이 아닌 다른 방법을 적용한 피드백 방식을 적용할 수도 있다. 따라서, 본 발명의 실시예들에 따른 박막 증착 시스템 및 박막 증착 방법은 기계학습을 포함한 다양한 방법 중 적어도 어느 하나로 공정 변수를 제어/변화시키는 피드백 방식을 이용할 수 있다.
본 명세서에서는 본 발명의 바람직한 실시예에 대하여 개시하였으며, 비록 특정 용어들이 사용되었으나, 이는 단지 본 발명의 기술 내용을 쉽게 설명하고 발명의 이해를 돕기 위한 일반적인 의미에서 사용된 것이지, 본 발명의 범위를 한정하고자 하는 것은 아니다. 여기에 개시된 실시예 외에도 본 발명의 기술적 사상에 바탕을 둔 다른 변형예들이 실시 가능하다는 것은 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자에게 자명한 것이다. 해당 기술 분야에서 통상의 지식을 가진 자라면, 도 1 내지 도 3을 참조하여 설명한 실시예에 따른 기계학습이 적용된 자동화된 박막 증착 시스템 및 박막 증착 방법이, 본 발명의 기술적 사상이 벗어나지 않는 범위 내에서, 다양하게 치환, 변경 및 변형될 수 있음을 알 수 있을 것이다. 때문에 발명의 범위는 설명된 실시예에 의하여 정하여 질 것이 아니고 특허 청구범위에 기재된 기술적 사상에 의해 정하여져야 한다.

Claims (19)

  1. 박막 증착을 위한 챔버 내에 배치된 것으로, 상기 박막이 증착될 기판이 배치되는 기판 홀더;
    상기 기판 홀더에 배치된 상기 기판의 온도를 조절하는 온도 조절 장치;
    상기 기판 홀더에 배치된 상기 기판으로 상기 박막의 증착을 위한 원료를 공급하는 원료 공급 장치;
    상기 기판에 증착된 상기 박막의 물성을 분석하기 위한 분석 장치;
    상기 기판으로부터 상기 박막을 제거할 수 있도록 구성된 제거 장치; 및
    상기 온도 조절 장치, 상기 원료 공급 장치, 상기 분석 장치 및 상기 제거 장치에 연결된 것으로, 상기 분석 장치로부터 얻어진 데이터를 처리하고 상기 박막 증착을 위한 공정 변수와 상기 박막의 물성 사이의 상관 관계를 기계학습으로 학습할 수 있는 프로세서를 구비하는 제어 장치를 포함하고,

    상기 박막의 물성을 분석하는 단계는 SEM(scanning electron microscopy), TEM(transmission electron microscopy), RHEED(reflection high-energy electron diffraction), LEED(low-energy electron diffraction), 타원계측법(ellipsometry) 및 XRD(X-ray diffraction) 중 적어도 하나를 이용하도록 구성된 기계학습이 적용된 자동화된 박막 증착 방법.
  16. 제 10 항에 있어서,
    상기 박막의 물성이 상기 기준 레벨에 도달했는지 여부를 판단하는 단계에서 상기 박막의 물성이 상기 기준 레벨 이상으로 판단된 경우, 상기 박막 증착을 종료하도록 구성된 기계학습이 적용된 자동화된 박막 증착 방법.
  17. 제 10 항에 있어서,
    상기 박막 증착 방법은 상기 박막의 물성이 상기 기준 레벨 이상이 될 때까지 상기 박막을 증착하는 단계, 상기 박막의 물성을 분석하는 단계, 상기 박막의 물성이 상기 기준 레벨에 도달했는지 여부를 판단하는 단계, 상기 박막을 제거하는 단계 및 상기 새로운 박막을 증착하는 단계를 반복해서 수행하는 기계학습이 적용된 자동화된 박막 증착 방법.
  18. 제 10 항에 있어서,
    상기 박막 증착 방법은 증발 증착(evaporation deposition), MOCVD(metal-organic chemical vapor deposition), MBE(molecular beam epitaxy), PLD(pulsed laser deposition) 및 스퍼터링 증착(sputtering deposition) 중 어느 하나를 이용해서 박막을 증착하는 기계학습이 적용된 자동화된 박막 증착 방법.
  19. 제 10 항에 있어서,
    상기 박막 증착 방법은 기계학습이 적용된 자동화된 박막 증착 시스템에 의해 수행되고,
    상기 박막 증착 시스템은,
    상기 챔버 내에 구비된 것으로, 상기 기판이 배치되는 기판 홀더;
    상기 기판 홀더에 배치된 상기 기판의 온도를 조절하는 온도 조절 장치;
    상기 기판 홀더에 배치된 상기 기판으로 상기 박막의 증착을 위한 원료를 공급하는 원료 공급 장치;
    상기 기판에 증착된 상기 박막의 물성을 분석하기 위한 분석 장치;
    상기 기판으로부터 상기 박막을 제거할 수 있도록 구성된 제거 장치; 및
    상기 온도 조절 장치, 상기 원료 공급 장치, 상기 분석 장치 및 상기 제거 장치에 연결된 것으로, 상기 분석 장치로부터 얻어진 데이터를 처리하고 상기 박막 증착을 위한 공정 변수와 상기 박막의 물성 사이의 상관 관계를 기계학습으로 학습할 수 있는 프로세서를 구비하는 제어 장치를 포함하는 기계학습이 적용된 자동화된 박막 증착 방법.
