Claims (15)
- 真空容器内部に配置され、内側でプラズマが形成される処理室と、
前記処理室内に配置され、表面が前記プラズマに面する部材と、を備え、
前記部材は、その表面に、酸化イットリウム、フッ化イットリウム、オキシフッ化イットリウムの少なくとも1つと、+3価のイットリウムイオンよりもイオン半径が小さい+4価または+6価のイオンとなる元素とを含む材料から構成された皮膜であって、平均として酸素をイットリウムの1.5倍以上のモル比で、フッ素を前記イットリウムの1倍以上、好ましくは1.4倍以上のモル比で含む前記材料から構成された皮膜を備えた、プラズマ処理装置。 - 前記+4価または+6価のイオンとなる元素が、C、Si、Ge、Zr、Hf、S、Cr、Se、Mo、Te、Wの少なくとも何れか1つである、請求項1に記載のプラズマ処理装置。
- 前記酸化イットリウム、前記フッ化イットリウム、前記オキシフッ化イットリウムの少なくとも1つと、前記+4価または+6価のイオンとなる元素の酸化物、または、フッ化物、または、フッ化オキシ物との材料を溶射して、前記皮膜を形成する、請求項1または2に記載のプラズマ処理装置。
- 前記酸化イットリウム、フッ化イットリウム、オキシフッ化イットリウムが、Y2O3、YF3、YOF、Y5O4F7の少なくとも1つを含んだものであって、前記+4価または+6価のイオンとなる元素の前記酸化物、または、前記フッ化物、または、前記フッ化オキシ物が、YFCO3、YFSeO3、YFSO4、YFMoO4の何れか1つを含む、請求項3に記載のプラズマ処理装置。
- 前記皮膜の結晶の大きさの平均値が50nm以下である、請求項1または2に記載のプラズマ処理装置。
- 真空容器内部に配置され、その内側でプラズマが形成される処理室を有し、
前記処理室の内側に配置され、その表面が前記プラズマに面する内部部材であって、
前記内部部材の表面に、酸化イットリウム、フッ化イットリウム、オキシフッ化イットリウムの少なくとも1つと、+3価のイットリウムイオンよりもイオン半径が小さい+4価または+6価のイオンとなる元素とを含む材料から構成された皮膜であって、平均として酸素をイットリウムの1.5倍以上のモル比で、フッ素を前記イットリウムの1倍以上、好ましくは1.4倍以上のモル比で含む前記材料から構成された皮膜を備えた、プラズマ処理装置の内部部材。 - 前記+4価または+6価のイオンとなる元素が、C、Si、Ge、Zr、Hf、S、Cr、Se、Mo、Te、Wの少なくとも何れか1つである、請求項6に記載のプラズマ処理装置の内部部材。
- 前記酸化イットリウム、前記フッ化イットリウム、前記オキシフッ化イットリウムの少なくとも1つと、前記+4価または+6価のイオンとなる元素の酸化物、または、フッ化物、または、フッ化オキシ物との材料を溶射して、前記皮膜を形成する、請求項6または7に記載のプラズマ処理装置の内部部材。
- 前記酸化イットリウム、フッ化イットリウム、オキシフッ化イットリウムが、Y2O3、YF3、YOF、Y5O4F7の少なくとも1つを含んだものであって、前記+4価または+6価のイオンとなる元素の前記酸化物、または、前記フッ化物、または、前記フッ化オキシ物が、YFCO3、YFSeO3、YFSO4、YFMoO4の何れか1つを含む、請求項8に記載のプラズマ処理装置の内部部材。
- 前記皮膜の結晶の大きさの平均値が50nm以下である、請求項6または7に記載のプラズマ処理装置の内部部材。
- 真空容器内部に配置され、内側でプラズマが形成される処理室内に配置され、その表面が前記プラズマに面する内部部材であって、
前記内部部材の表面に、酸化イットリウム、フッ化イットリウム、オキシフッ化イットリウムの少なくとも1つと、+3価のイットリウムイオンよりもイオン半径が小さい+4価または+6価のイオンとなる元素とを含む材料を、大気圧でプラズマを用いて溶射して、平均として酸素をイットリウムの1.5倍以上のモル比で、フッ素を前記イットリウムの1倍以上、好ましくは1.4倍以上のモル比で含む前記材料から構成された皮膜を形成する、プラズマ処理装置の内部部材の製造方法。 - 前記+4価または+6価のイオンとなる元素が、C、Si、Ge、Zr、Hf、S、Cr、Se、Mo、Te、Wの少なくとも何れか1つである、請求項11に記載のプラズマ処理装置の内部部材の製造方法。
- 前記酸化イットリウム、前記フッ化イットリウム、前記オキシフッ化イットリウムの少なくとも1つと、前記+4価または+6価のイオンとなる元素の酸化物、または、フッ化物、または、フッ化オキシ物とを含む材料を溶射して、前記皮膜を形成する、請求項11または12に記載のプラズマ処理装置の内部部材の製造方法。
- 前記酸化イットリウム、フッ化イットリウム、オキシフッ化イットリウムが、Y2O3、YF3、YOF、Y5O4F7の少なくとも1つを含んだものであって、前記+4価または+6価のイオンとなる元素の前記酸化物、または、前記フッ化物、または、前記フッ化オキシ物がYFCO3、YFSeO3、YFSO4、YFMoO4の何れか1つを含む、請求項13に記載のプラズマ処理装置の内部部材の製造方法。
- 前記皮膜の結晶の大きさの平均値が50nm以下である、請求項11または12に記載のプラズマ処理装置の内部部材の製造方法。
