押出成形しても発泡を抑制することができ、熱伝導性の良好な押出成形用樹脂組成物、シート、及びシートの製造方法を提供する。 フッ素樹脂及び熱伝導フィラーを含み、前記フッ素樹脂が40~75質量%、前記熱伝導フィラーが25~60質量%であり、前記熱伝導フィラーは、体積基準の累積粒度分布における99%粒子径(D99)が20μm以下である押出成形用樹脂組成物である。
Description
本開示は、押出成形用樹脂組成物、シート及びシートの製造方法に関する。
近年、半導体製品やモジュールは発熱量が大きくなっていることから、半導体製品やモジュールに直接接するような放熱材料には、より高い耐熱性、熱伝導性が要求されている。
そのような放熱材料として、加熱溶融性フッ素樹脂をメインマトリクスとし、熱伝導性フィラー又はこのフィラーと補強材を含み、シート中のフィラー含有量が7体積%以上であり、厚みが300μm以下であり、熱伝導率が1.5W/m・K以上のフッ素樹脂シートとすることで、熱伝導率の改善を図れて放熱性に優れ、耐熱性や耐久性も良好であり、柔軟性に富んだ、薄いシートが提案されている(例えば、特許文献1参照)。
そのような放熱材料として、加熱溶融性フッ素樹脂をメインマトリクスとし、熱伝導性フィラー又はこのフィラーと補強材を含み、シート中のフィラー含有量が7体積%以上であり、厚みが300μm以下であり、熱伝導率が1.5W/m・K以上のフッ素樹脂シートとすることで、熱伝導率の改善を図れて放熱性に優れ、耐熱性や耐久性も良好であり、柔軟性に富んだ、薄いシートが提案されている(例えば、特許文献1参照)。
上述のように、熱伝導性のフッ素樹脂シートが検討されているが、特許文献1のフッ素樹脂シートは、溶剤に分散させたフッ素樹脂とフィラーとを混合した後に基材に塗布し、溶剤を除去した後に、ヒートプレスにより加熱加圧する必要があり、工業性の面で優れたものではなく、改善の余地があった。
更に、本発明者は、特許文献1で用いられている熱伝導性フィラーを含有する材料を押出成形すると発泡してしまい、シートを得ることができないことを見出した。
本開示は、押出成形しても発泡を抑制することができ、熱伝導性の良好な押出成形用樹脂組成物、シート、及びシートの製造方法を提供することを目的とする。
また、本開示は、低分子化合物の含有量が少なく、ボイドの発生を抑制することができる押出成形用樹脂組成物、シート、及びシートの製造方法を提供することを目的とする。
本開示は、フッ素樹脂及び熱伝導フィラーを含み、上記フッ素樹脂が40~75質量%、上記熱伝導フィラーが25~60質量%であり、上記熱伝導フィラーは、体積基準の累積粒度分布における99%粒子径(D99)が20μm以下である押出成形用樹脂組成物(以下、「本開示の第一の押出成形用樹脂組成物」、「本開示の第一の樹脂組成物」とも記載する)に関する。
本開示の第一の樹脂組成物は、熱伝導率が0.5W/m・K以上であることが好ましい。
本開示の第一の樹脂組成物は、10GHzにおける誘電正接が0.002以下であることが好ましい。
上記熱伝導フィラーは窒化ホウ素であることが好ましい。
上記熱伝導フィラーは、体積基準の累積粒度分布における50%粒子径(D50)が1~5μmであることが好ましい。
上記熱伝導フィラーは、体積基準の累積粒度分布における90%粒子径(D90)が7μm以下であることが好ましい。
上記熱伝導フィラーは、粒子径が14.6~20.6μmの粒子の割合(a)に対する粒子径が24.6~29.4μmの粒子の割合(b)の比((b)/(a))が1.0未満であることが好ましい。
上記フッ素樹脂は、融点が320℃以下であることが好ましい。
上記フッ素樹脂は、テトラフルオロエチレン/パーフルオロ(アルキルビニルエーテル)共重合体、テトラフルオロエチレン/ヘキサフルオロプロピレン共重合体、及び、エチレン/テトラフルオロエチレン共重合体からなる群より選択される少なくとも1種であることが好ましい。
本開示はまた、本開示の第一の樹脂組成物を用いて得られたシートに関する。
上記シートは、表面粗さが6μm以下であることが好ましい。
本開示はまた、本開示の第一の樹脂組成物を押出成形してシートを得るシートの製造方法に関する。
本開示はまた、フッ素樹脂及び熱伝導フィラーを含み、上記フッ素樹脂が40~75質量%、上記熱伝導フィラーが25~60質量%であり、200℃で1時間加熱した際の質量減少率が0.5質量%以下である押出成形用樹脂組成物(以下、「本開示の第二の押出成形用樹脂組成物」、「本開示の第二の樹脂組成物」とも記載する)に関する。
上記熱伝導フィラーは、体積基準の累積粒度分布における99%粒子径(D99)が20μm以下であることが好ましい。
本開示の第二の樹脂組成物は、熱伝導率が0.5W/m・K以上であることが好ましい。

本開示の第二の押出成形用樹脂組成物によれば、低分子化合物の含有量が少なく、ボイドの発生を抑制することができる押出成形用樹脂組成物、シート、及びシートの製造方法を提供できる。
以下、本開示を具体的に説明する。
(本開示の第一の押出成形用樹脂組成物)
本開示の第一の押出成形用樹脂組成物は、フッ素樹脂及び熱伝導フィラーを含み、上記フッ素樹脂が40~75質量%、上記熱伝導フィラーが25~60質量%であり、上記熱伝導フィラーは、体積基準の累積粒度分布における99%粒子径(D99)が20μm以下である。このような樹脂組成物とすることで、押出成形しても発泡を抑制することができ、熱伝導性の良好なものとすることができることから、押出成形用に適している。
このように、本開示の第一の樹脂組成物は押出成形用に適していることから、例えば、本開示の第一の樹脂組成物を用いることで押出成形により熱伝導性の良好なシートを効率的に作製することができる。
本開示の第一の押出成形用樹脂組成物は、フッ素樹脂及び熱伝導フィラーを含み、上記フッ素樹脂が40~75質量%、上記熱伝導フィラーが25~60質量%であり、上記熱伝導フィラーは、体積基準の累積粒度分布における99%粒子径(D99)が20μm以下である。このような樹脂組成物とすることで、押出成形しても発泡を抑制することができ、熱伝導性の良好なものとすることができることから、押出成形用に適している。
このように、本開示の第一の樹脂組成物は押出成形用に適していることから、例えば、本開示の第一の樹脂組成物を用いることで押出成形により熱伝導性の良好なシートを効率的に作製することができる。
本開示の第一の樹脂組成物は、フッ素樹脂を含む。
上記フッ素樹脂は、溶融加工可能なフッ素樹脂であることが好ましい。本明細書において、溶融加工可能であるとは、押出機及び射出成形機等の従来の加工機器を用いて、ポリマーを溶融して加工することが可能であることを意味する。

上記フッ素樹脂は、融点が320℃以下であることが好ましく、300℃以下であることがより好ましく、280℃以下であることが更に好ましい。また、120℃以上であることが好ましく、140℃以上であることがより好ましく、160℃以上であることが更に好ましい。
本明細書において、融点は、示差走査熱量計〔DSC〕を用いて10℃/分の速度で昇温したときの融解熱曲線における極大値に対応する温度である。

上記フッ素樹脂は、メルトフローレート(MFR)が5g/10分以上であることが好ましく、10g/10分以上であることがより好ましく、また、200g/10分以下であることが好ましく、100g/10分以下であることがより好ましい。
上記フッ素樹脂のMFRは、ASTM D1238に従って、メルトインデクサーを用いて、フルオロポリマーの種類によって定められた測定温度(例えば、後述するPFAやFEPの場合は372℃、ETFEの場合は297℃)、荷重(例えば、PFA、FEP及びETFEの場合は5kg)において内径2mm、長さ8mmのノズルから10分間あたりに流出するポリマーの質量(g/10分)として得られる値である。
上記フッ素樹脂のMFRは、ASTM D1238に従って、メルトインデクサーを用いて、フルオロポリマーの種類によって定められた測定温度(例えば、後述するPFAやFEPの場合は372℃、ETFEの場合は297℃)、荷重(例えば、PFA、FEP及びETFEの場合は5kg)において内径2mm、長さ8mmのノズルから10分間あたりに流出するポリマーの質量(g/10分)として得られる値である。
上記フッ素樹脂は、低分子化合物を含まないことが好ましい。本明細書において、低分子化合物とは、200℃で1時間加熱した際に分解やガス化する化合物を指す。
上記フッ素樹脂としては、テトラフルオロエチレン〔TFE〕/パーフルオロ(アルキルビニルエーテル)〔PAVE〕共重合体〔PFA〕、TFE/ヘキサフルオロプロピレン〔HFP〕共重合体〔FEP〕、エチレン〔Et〕/TFE共重合体〔ETFE〕、Et/TFE/HFP共重合体〔EFEP〕、ポリクロロトリフルオロエチレン〔PCTFE〕、クロロトリフルオロエチレン〔CTFE〕/TFE共重合体、Et/CTFE共重合体、ポリフッ化ビニル〔PVF〕、ポリフッ化ビニリデン〔PVDF〕等が挙げられ、これらを単独で用いてもよいし、2種以上を併用してもよい。
上記フッ素樹脂としては、なかでも、PFA、FEP及びETFEからなる群より選択される少なくとも1種が好ましく、PFA及びFEPからなる群より選択される少なくとも1種がより好ましく、PFAが更に好ましい。
上記フッ素樹脂は、パーフルオロ樹脂であることも好ましい。

PFAとしては、特に限定されないが、TFE単位とPAVE単位とのモル比(TFE単位/PAVE単位)が70/30以上99/1未満である共重合体が好ましい。より好ましいモル比は、70/30以上98.9/1.1以下であり、更に好ましいモル比は、80/20以上98.9/1.1以下である。TFE単位が少なすぎると機械物性が低下する傾向があり、多すぎると融点が高くなりすぎ成形性が低下する傾向がある。上記PFAは、TFE及びPAVEと共重合可能な単量体に由来する単量体単位が0.1~10モル%であり、TFE単位及びPAVE単位が合計で90~99.9モル%である共重合体であることも好ましい。TFE及びPAVEと共重合可能な単量体としては、HFP、CZ3Z4=CZ5(CF2)nZ6(式中、Z3、Z4及びZ5は、同一若しくは異なって、水素原子又はフッ素原子を表し、Z6は、水素原子、フッ素原子又は塩素原子を表し、nは2~10の整数を表す。)で表されるビニル単量体、及び、CF2=CF-OCH2-Rf7(式中、Rf7は炭素数1~5のパーフルオロアルキル基を表す。)で表されるアルキルパーフルオロビニルエーテル誘導体等が挙げられる。
上記PFAは、融点が180~324℃未満であることが好ましく、230~320℃であることがより好ましく、280~320℃であることが更に好ましい。
FEPとしては、特に限定されないが、TFE単位とHFP単位とのモル比(TFE単位/HFP単位)が70/30以上99/1未満である共重合体が好ましい。より好ましいモル比は、70/30以上98.9/1.1以下であり、更に好ましいモル比は、80/20以上98.9/1.1以下である。TFE単位が少なすぎると機械物性が低下する傾向があり、多すぎると融点が高くなりすぎ成形性が低下する傾向がある。上記FEPは、TFE及びHFPと共重合可能な単量体に由来する単量体単位が0.1~10モル%であり、TFE単位及びHFP単位が合計で90~99.9モル%である共重合体であることも好ましい。TFE及びHFPと共重合可能な単量体としては、PAVE、アルキルパーフルオロビニルエーテル誘導体等が挙げられる。
上記FEPは、融点が上記PTFEの融点よりも低く、150~324℃未満であることが好ましく、200~320℃であることがより好ましく、240~320℃であることが更に好ましい。
ETFEとしては、TFE単位とエチレン単位とのモル比(TFE単位/エチレン単位)が20/80以上90/10以下である共重合体が好ましい。より好ましいモル比は37/63以上85/15以下であり、更に好ましいモル比は38/62以上80/20以下である。ETFEは、TFE、エチレン、並びに、TFE及びエチレンと共重合可能な単量体からなる共重合体であってもよい。共重合可能な単量体としては、下記式
CH2=CX5Rf3、CF2=CFRf3、CF2=CFORf3、CH2=C(Rf3)2
(式中、X5は水素原子又はフッ素原子、Rf3はエーテル結合を含んでいてもよいフルオロアルキル基を表す。)で表される単量体が挙げられ、なかでも、CF2=CFRf3、CF2=CFORf3及びCH2=CX5Rf3で表される含フッ素ビニルモノマーが好ましく、HFP、CF2=CF-ORf4(式中、Rf4は炭素数1~5のパーフルオロアルキル基を表す。)で表されるパーフルオロ(アルキルビニルエーテル)及びRf3が炭素数1~8のフルオロアルキル基であるCH2=CX5Rf3で表される含フッ素ビニルモノマーがより好ましい。また、TFE及びエチレンと共重合可能な単量体としては、イタコン酸、無水イタコン酸等の脂肪族不飽和カルボン酸であってもよい。TFE及びエチレンと共重合可能な単量体は、含フッ素重合体に対して0.1~10モル%が好ましく、0.1~5モル%がより好ましく、0.2~4モル%が特に好ましい。
CH2=CX5Rf3、CF2=CFRf3、CF2=CFORf3、CH2=C(Rf3)2
(式中、X5は水素原子又はフッ素原子、Rf3はエーテル結合を含んでいてもよいフルオロアルキル基を表す。)で表される単量体が挙げられ、なかでも、CF2=CFRf3、CF2=CFORf3及びCH2=CX5Rf3で表される含フッ素ビニルモノマーが好ましく、HFP、CF2=CF-ORf4(式中、Rf4は炭素数1~5のパーフルオロアルキル基を表す。)で表されるパーフルオロ(アルキルビニルエーテル)及びRf3が炭素数1~8のフルオロアルキル基であるCH2=CX5Rf3で表される含フッ素ビニルモノマーがより好ましい。また、TFE及びエチレンと共重合可能な単量体としては、イタコン酸、無水イタコン酸等の脂肪族不飽和カルボン酸であってもよい。TFE及びエチレンと共重合可能な単量体は、含フッ素重合体に対して0.1~10モル%が好ましく、0.1~5モル%がより好ましく、0.2~4モル%が特に好ましい。
上記ETFEは、融点が140~324℃未満であることが好ましく、160~320℃であることがより好ましく、195~320℃であることが更に好ましい。
上述した共重合体の各単量体単位の含有量は、NMR、FT-IR、元素分析、蛍光X線分析を単量体の種類によって適宜組み合わせることで算出できる。
上記フッ素樹脂は、金属層との接着性の観点から、主鎖骨格中にカルボニル基含有官能基を有するものであってもよい。
上記官能基としては、例えば、カーボネート基、カルボン酸ハライド基(ハロゲノホルミル基)、ホルミル基、カルボキシル基、エステル基〔-C(=O)O-〕、酸無水物基〔-C(=O)O-C(=O)-〕、イソシアネート基、アミド基、イミド基〔-C(=O)-NH-C(=O)-〕、ウレタン基〔-NH-C(=O)O-〕、カルバモイル基〔NH2-C(=O)-〕、カルバモイルオキシ基〔NH2-C(=O)O-〕、ウレイド基〔NH2-C(=O)-NH-〕、オキサモイル基〔NH2-C(=O)-C(=O)-〕等の化学構造上の一部分であるもの等が挙げられる。
アミド基、イミド基、ウレタン基、カルバモイル基、カルバモイルオキシ基、ウレイド基、オキサモイル基等の窒素原子に結合する水素原子は、例えばアルキル基等の炭化水素基により置換されていてもよい。
上記官能基としては、金属層との接着性が優れることからカルボキシル基、エステル基、及び、イソシアネート基からなる群より選択される少なくとも1種が好ましく、これらの中でも、特に、カルボキシル基が好ましい。
アミド基、イミド基、ウレタン基、カルバモイル基、カルバモイルオキシ基、ウレイド基、オキサモイル基等の窒素原子に結合する水素原子は、例えばアルキル基等の炭化水素基により置換されていてもよい。
上記官能基としては、金属層との接着性が優れることからカルボキシル基、エステル基、及び、イソシアネート基からなる群より選択される少なくとも1種が好ましく、これらの中でも、特に、カルボキシル基が好ましい。
上記フッ素樹脂は、金属層との接着性の観点から、主鎖炭素数106個当たり5個以上の上記官能基を有することが好ましい。接着性がより優れることから、上記官能基は、主鎖炭素数106個当たり20個以上がより好ましく、50個以上が更に好ましく、80個以上が特に好ましく、100個以上が殊更に好ましい。また、上記官能基は、主鎖炭素数106個当たり8000個以下が好ましく、1000個以下がより好ましい。
なお、上述した割合のカルボニル基含有官能基を有するフッ素樹脂を製造する方法は特に限定されない。フッ素樹脂への上記官能基の導入の方法としては、開始剤由来の末端として形成する方法、第3成分のモノマーとして上記官能基源となる官能基を有する単量体を使用する方法、グラフト反応によって上記官能基を有する構成単位を結合させる方法等、公知の任意の方法によって行うことができる。
カルボニル基含有官能基を上述した範囲のものとすることは、上述した手法をそれぞれ適宜組み合わせることによって行うことができる。
例えば、開始剤由来の末端として形成されるカルボニル基含有官能基の量は、重合時の開始剤の選択、配合量、添加方法等によって所定の値とすることができる。その他の方法による場合も、上記官能基源となる官能基を有する単量体の使用量、グラフト反応の反応量等によって上記官能基量を所定の値とすることができる。
上記カルボニル基含有官能基数は、以下の方法により測定する。
試料を350℃で圧縮成形し、厚さ0.25~0.3mmのフィルムを作製する。このフィルムをフーリエ変換赤外分光分析装置〔FT-IR〕(商品名:1760X型、パーキンエルマー社製)により40回スキャンし、分析して赤外吸収スペクトルを得て、完全にフッ素化されて末端基が存在しないベーススペクトルとの差スペクトルを得た。この差スペクトルに現れるカルボニル基の吸収ピークから、下記式に従って試料における炭素原子1×106個当たりのカルボニル基含有官能基数Nを算出した。

上記フッ素樹脂の含有量は、本開示の第一の樹脂組成物100質量%中、40~75質量%である。上記含有量は、45質量%以上であることが好ましく、48質量%以上であることがより好ましく、50質量%以上であることが更に好ましく、また、73質量%以下であることが好ましく、70質量%以下であることがより好ましい。
本開示の第一の樹脂組成物は、熱伝導フィラーを含む。
上記熱伝導フィラーとしては、例えば、熱伝導性の金属酸化物、窒化物、炭化物、金属粉、フッ化カルシウム、カーボン、カーボンナノチューブ、グラファイト、炭素繊維などが挙げられる。

上記金属酸化物としては、例えば、酸化アルミニウム、酸化マグネシウム、酸化亜鉛、酸化チタン、酸化ケイ素などが挙げられる。上記窒化物としては、例えば、窒化ホウ素、窒化アルミニウム、窒化ケイ素などが挙げられる。上記炭化物としては、例えば、炭化ケイ素、炭化ホウ素などが挙げられる。また、上記金属粉としては、金、銀、銅、アルミニウムなどが挙げられる。上記熱伝導フィラーとしては、これらを単独で用いてもよいし、2種以上を併用してもよい。
上記熱伝導フィラーとしては、熱伝導性、電気特性の観点から、なかでも、窒化ホウ素が好ましく、六方晶窒化ホウ素(hBN)がより好ましい。
上記窒化ホウ素の具体例としては、デンカ株式会社製のSP-2、SP-3、水島合金鉄株式会社製のFS-1等が挙げられる。
上記樹脂組成物に含まれる熱伝導フィラーは、体積基準の累積粒度分布における99%粒子径(D99)が、20μm以下である。熱伝導フィラーとして、このような小粒径のフィラーを用いることにより、樹脂組成物を押出成形しても発泡を抑制することができる。熱伝導フィラーのD99としては、19μm以下が好ましい。また、上記D99としては、5μm以上が好ましく、6μm以上がより好ましい。
上記D99は、レーザー回折式粒子径分布測定装置を用いて測定した粒度分布から求めることができる。

上記樹脂組成物に含まれる熱伝導フィラーは、体積基準の累積粒度分布における90%粒子径(D90)が、7μm以下であることが好ましく、6μm以下であることがより好ましい。また、上記D90は、3μm以上であることが好ましく、4μm以上であることがより好ましく、5μm以上であることが更に好ましい。
これにより、上記樹脂組成物の発泡抑制性をより良好にすることができる。

上記樹脂組成物に含まれる熱伝導フィラーは、体積基準の累積粒度分布における50%粒子径(D50)が、1~5μmであることが好ましい。これにより、上記樹脂組成物の発泡抑制性をより良好にすることができる。熱伝導フィラーのD50としては、2μm以上であることがより好ましい。また、上記D50は、4μm以下であることがより好ましい。

上記樹脂組成物に含まれる熱伝導フィラーは、粒子径が14.6~20.6μmの粒子の割合(a)に対する粒子径が24.6~29.4μmの粒子の割合(b)の比((b)/(a))が1.0未満であることが好ましく、0.8以下であることがより好ましい。上記比は、また、0.1以上であることが好ましく、0.3以上であることがより好ましく、0.4以上であることが更に好ましい。
これにより、本開示の第一の樹脂組成物の熱伝導性をより良好なものとすることができる。
上記割合(a)及び(b)は、レーザー回折式粒子径分布測定装置を用いて測定した粒度分布から求めることができ、上記比は、上記割合(a)及び(b)に基づいて算出することができる。

本明細書において、本開示の第一の樹脂組成物中の上記熱伝導フィラーの粒度分布は、該樹脂組成物を灰化させた残渣の熱伝導フィラーについて測定したものであってよい。
上記熱伝導フィラーの含有量は、本開示の第一の樹脂組成物100質量%中、25~60質量%である。上記含有量は、27質量%以上であることが好ましく、30質量%以上であることがより好ましく、また、55質量%以下であることが好ましく、50質量%以下であることがより好ましく、45質量%以下であることが更に好ましい。
上記熱伝導フィラーの含有量が上記範囲内であると、本開示の第一の樹脂組成物の熱伝導性が良好なものとなる。
従来、熱伝導フィラーをフッ素樹脂に多量に配合すると、溶融粘度が極めて高くなり、成形が困難となる傾向があるが、本開示の第一の樹脂組成物は、上記のように熱伝導フィラーを比較的多量に含んでいても成形性に優れる。
上記熱伝導フィラーの含有量が上記範囲内であると、本開示の第一の樹脂組成物の熱伝導性が良好なものとなる。
従来、熱伝導フィラーをフッ素樹脂に多量に配合すると、溶融粘度が極めて高くなり、成形が困難となる傾向があるが、本開示の第一の樹脂組成物は、上記のように熱伝導フィラーを比較的多量に含んでいても成形性に優れる。
本開示の第一の樹脂組成物は、メルトフローレート(MFR)が0.5g/10分以上であることが好ましい。MFRが上記範囲内にある樹脂組成物は、成形性に優れる。特に、射出成形や押出成形が可能な成形性を有する。
上記樹脂組成物のMFRは、1.0g/10分以上であることがより好ましく、1.5g/10分以上であることが更に好ましい。また、30g/10分以下であることが好ましく、20g/10分以下であることがより好ましく、10g/10分以下であることが更に好ましい。
上記樹脂組成物のMFRは、ASTM D-1238に準拠して、直径2.1mmで長さが8mmのダイにて、荷重5kg、372℃で測定した値である。
上記樹脂組成物のMFRは、1.0g/10分以上であることがより好ましく、1.5g/10分以上であることが更に好ましい。また、30g/10分以下であることが好ましく、20g/10分以下であることがより好ましく、10g/10分以下であることが更に好ましい。
上記樹脂組成物のMFRは、ASTM D-1238に準拠して、直径2.1mmで長さが8mmのダイにて、荷重5kg、372℃で測定した値である。
本開示の第一の樹脂組成物は、必要に応じて他の成分を含んでいてもよい。上記他の成分としては特に限定されないが、チタン酸カリウム等のウィスカ、ガラス繊維、アスベスト繊維、カーボン繊維、セラミック繊維、チタン酸カリウム繊維、アラミド繊維、その他の高強度繊維等の繊維状の強化材;タルク、マイカ、クレイ、カーボン粉末、グラファイト、ガラスビーズ、シリカ等の無機充填材;着色剤;難燃剤等通常使用される無機又は有機の充填材;シリコーンオイル、二硫化モリブデン等の潤滑剤;顔料;カーボンブラック等の導電剤;ゴム等の耐衝撃性向上剤;ステアリン酸マグネシウム等の滑剤;ベンゾトリアゾール化合物等の紫外線吸収剤;その他の添加剤等を用いることができる。
これらの添加剤は、上記樹脂組成物の効果を損なわない範囲で配合することができる。

本開示の第一の樹脂組成物は、例えば、上記フッ素樹脂、上記熱伝導フィラー、及び必要に応じて他の成分を混合することにより製造することができる。上記混合は、単軸及び二軸押出機等を用いて行うことができる。
上記樹脂組成物は、本発明の効果をより向上させることができる点で、溶融混練により得られることが好ましい。
上記樹脂組成物を溶融混練により得る場合は、原料熱伝導フィラーとして、熱伝導フィラーの凝集体粒子を使用することが好ましい。このような原料熱伝導フィラーを上記フッ素樹脂とともに溶融混練することにより、得られる樹脂組成物のMFRを上述の範囲に容易に制御することができる。また、得られる樹脂組成物における熱伝導フィラーの粒度分布を、上述した好ましい範囲に容易に制御することもできる。

上記原料熱伝導フィラーは、アスペクト比(長径/短径)が1.0~3.0であることが好ましく、1.0~2.5であることがより好ましい。

上記樹脂組成物は、粉末、顆粒、ペレット等の形態の別を問わないものであるが、成形しやすい点で、ペレットであることが好ましい。
本開示の第一の樹脂組成物は、6GHz、25℃における比誘電率が3.2以下であることが好ましく、3.0以下であることがより好ましく、2.8以下であることが更に好ましい。下限は特に規定されないが、2.0であってよい。

本開示の第一の樹脂組成物においては、フッ素樹脂と、体積基準の累積粒度分布における99%粒子径(D99)が20μm以下の熱伝導フィラーを含むため、このようなフッ素樹脂と粒径の小さい熱伝導フィラーを混練すると、せん断がかかりやすくなり、混練中に熱が発生しやすくなる。そのため、フッ素樹脂中の低分子化合物が揮発しやすくなり、樹脂組成物中の低分子化合物の含有量を減少させることができることから、従来よりも200℃で1時間加熱した際の質量減少率を小さくすることができるものと考えられる。

(本開示の第二の押出成形用樹脂組成物)
本開示の第二の押出成形用樹脂組成物は、フッ素樹脂及び熱伝導フィラーを含み、上記フッ素樹脂が40~75質量%、上記熱伝導フィラーが25~60質量%であり、200℃で1時間加熱した際の質量減少率が0.5質量%以下である。このような樹脂組成物とすることで、200℃で1時間加熱することで揮発する低分子化合物の含有量の少ない樹脂組成物とすることができ、押出成形時のボイド(発泡)の発生の原因となる化合物の含有量を少なくできることから、結果、シートのような押出成形品中のボイドの発生を抑制することができる。

上記熱伝導フィラーとしては、熱伝導性、電気特性の観点から、なかでも、窒化ホウ素が好ましく、六方晶窒化ホウ素(hBN)がより好ましい。
上記窒化ホウ素の具体例としては、デンカ株式会社製のSP-2、SP-3、水島合金鉄株式会社製のFS-1等が挙げられる。
上記樹脂組成物に含まれる熱伝導フィラーは、体積基準の累積粒度分布における99%粒子径(D99)が、20μm以下であることが好ましい。熱伝導フィラーとして、このような粒径の小さいフィラーを用いることにより、フッ素樹脂とともに混練すると、せん断がかかりやすくなり、混練中に熱が発生しやすくなる。そのため、フッ素樹脂中の低分子化合物が揮発しやすくなり、樹脂組成物中の低分子化合物の含有量を減少させることができることから、押出成形時のボイドの発生をより抑制することができるものと考えられる。熱伝導フィラーのD99としては、19μm以下がより好ましい。また、上記D99としては、5μm以上が好ましく、6μm以上がより好ましい。

下記方法で作製したシートの表面粗さは、キーエンス社製形状解析レーザー顕微鏡VK-X1000シリーズを用いて倍率5倍でシート表面を観察し、観察画像を得、装置付属の解析アプリケーションを用いて、得られた画像について2.5mmの距離で算術平均粗さを測定し、同様に合計3か所の画像を撮影し算術平均粗さを測定して、それらの平均値として算出した。
[熱伝導率]
京都電子工業株式会社製 熱伝導率計QTM-500を用いて熱線法により測定を行った。サンプルは押出成形によって得られたシートを用いた。N=3で測定し、その平均値を用いた。

[誘電正接]
EMラボ株式会社製スプリットシリンダを用いて10GHzで誘電正接の測定を行った。サンプルは押出成形によって得られたシートを用いた。

[質量減少率]
下記方法で作製した樹脂組成物のペレットについて、200℃で1時間加熱する前後での質量を測定し、その差から質量減少率を求めた。具体的には下記式により求めた。
質量減少率[質量%]={1-(加熱後の質量[質量部])/(加熱前の質量[質量部])}×100

[樹脂組成物中の窒化ホウ素の粒度分布]
ニッケル製のるつぼに樹脂組成物のペレットを5g入れ、電気マッフル炉(アドバンテック社製、FUW222PA)にて600℃で2時間過熱し、樹脂を焼き飛ばし灰分残渣を得た。

(窒化ホウ素)
BN1:デンカ株式会社製SP-3、凝集窒化ホウ素粒子(D50=3μm)
BN2:デンカ株式会社製SP-2、凝集窒化ホウ素粒子(D50=3μm)
BN3:デンカ株式会社製MGP、凝集窒化ホウ素粒子(D50=10μm)
BN4:昭和電工株式会社製UHP-G1H、凝集窒化ホウ素粒子(D50=30μm)
(フッ素樹脂)
PFA:テトラフルオロエチレン/パーフルオロ(アルキルビニルエーテル)共重合体、MFR=22g/10分、融点=305℃
(窒化ホウ素)
BN1:デンカ株式会社製SP-3、凝集窒化ホウ素粒子(D50=3μm)

実施例1
フッ素樹樹脂(PFA)70質量部と窒化ホウ素(BN1)30質量部を溶融混練して樹脂組成物を作製した。溶融混練は、二軸押し出し機(テクノベル社製MFU20TW)を使用し、380℃で実施した。窒化ホウ素はサイドフィーダーから供給した。
φ20mmTダイ押出し機(プラスチック工学研究所製)、ダイス150mm幅を用いて、バレル温度、ダイス温度330~360℃、スクリュー回転数60rpmで押出成形し、シートを成形した。
得られた樹脂組成物、シートを用いて評価を行った。結果を表1に示す。
なお、窒化ホウ素の、粒子径が14.6~20.6μmの粒子の割合(a)に対する粒子径が24.6~29.4μmの粒子の割合(b)の比((b)/(a))は0.44であった。

実施例2、比較例1~2
フッ素樹脂及び窒化ホウ素の種類、量を表1に示すように変更したこと以外は実施例1と同様にして樹脂組成物、シートを作製し、評価した。結果を表1に示す。
なお、実施例2については、窒化ホウ素の、粒子径が14.6~20.6μmの粒子の割合(a)に対する粒子径が24.6~29.4μmの粒子の割合(b)の比((b)/(a))は0.52であった。
フッ素樹脂及び窒化ホウ素の種類、量を表1に示すように変更したこと以外は実施例1と同様にして樹脂組成物、シートを作製し、評価した。結果を表1に示す。
なお、実施例2については、窒化ホウ素の、粒子径が14.6~20.6μmの粒子の割合(a)に対する粒子径が24.6~29.4μmの粒子の割合(b)の比((b)/(a))は0.52であった。
上記表1中、誘電正接が「-」とは、シートが発泡しており表面粗さが大きいため測定できなかったことを示している。
フッ素樹脂及び熱伝導フィラーをそれぞれ所定量含み、熱伝導フィラーの、体積基準の累積粒度分布における99%粒子径(D99)が20μm以下である実施例の樹脂組成物は、押出成形しても発泡を抑制することができ、熱伝導性が良好であることが分かる。
また、フッ素樹脂及び熱伝導フィラーをそれぞれ所定量含み、200℃で1時間加熱した際の質量減少率が0.5質量%以下である実施例の樹脂組成物は、ボイドの発生を抑制することができることが分かる。

Claims (24)
- フッ素樹脂及び熱伝導フィラーを含み、
前記フッ素樹脂が40~75質量%、前記熱伝導フィラーが25~60質量%であり、
前記熱伝導フィラーは、体積基準の累積粒度分布における99%粒子径(D99)が20μm以下である押出成形用樹脂組成物。 - 熱伝導率が0.5W/m・K以上である請求項1記載の押出成形用樹脂組成物。
- 10GHzにおける誘電正接が0.002以下である請求項1又は2記載の押出成形用樹脂組成物。
- 前記熱伝導フィラーが窒化ホウ素である請求項1~3のいずれかに記載の押出成形用樹脂組成物。
- 前記熱伝導フィラーは、体積基準の累積粒度分布における50%粒子径(D50)が1~5μmである請求項1~4のいずれかに記載の押出成形用樹脂組成物。
- 前記熱伝導フィラーは、体積基準の累積粒度分布における90%粒子径(D90)が7μm以下である請求項1~5のいずれかに記載の押出成形用樹脂組成物。
- 前記熱伝導フィラーは、粒子径が14.6~20.6μmの粒子の割合(a)に対する粒子径が24.6~29.4μmの粒子の割合(b)の比((b)/(a))が1.0未満である請求項1~6のいずれかに記載の押出成形用樹脂組成物。
- 前記フッ素樹脂は、融点が320℃以下である請求項1~7のいずれかに記載の押出成形用樹脂組成物。
- 前記フッ素樹脂は、テトラフルオロエチレン/パーフルオロ(アルキルビニルエーテル)共重合体、テトラフルオロエチレン/ヘキサフルオロプロピレン共重合体、及び、エチレン/テトラフルオロエチレン共重合体からなる群より選択される少なくとも1種である請求項1~8のいずれかに記載の押出成形用樹脂組成物。
- 請求項1~9のいずれかに記載の押出成形用樹脂組成物を用いて得られたシート。
- 表面粗さが6μm以下である請求項10記載のシート。
- 請求項1~9のいずれかに記載の押出成形用樹脂組成物を押出成形してシートを得るシートの製造方法。
- フッ素樹脂及び熱伝導フィラーを含み、
前記フッ素樹脂が40~75質量%、前記熱伝導フィラーが25~60質量%であり、
200℃で1時間加熱した際の質量減少率が0.5質量%以下である押出成形用樹脂組成物。 - 前記熱伝導フィラーは、体積基準の累積粒度分布における99%粒子径(D99)が20μm以下である請求項13記載の押出成形用樹脂組成物。

- 前記フッ素樹脂は、テトラフルオロエチレン/パーフルオロ(アルキルビニルエーテル)共重合体、テトラフルオロエチレン/ヘキサフルオロプロピレン共重合体、及び、エチレン/テトラフルオロエチレン共重合体からなる群より選択される少なくとも1種である請求項13~20のいずれかに記載の押出成形用樹脂組成物。
- 請求項13~21のいずれかに記載の押出成形用樹脂組成物を用いて得られたシート。
- 表面粗さが6μm以下である請求項22記載のシート。
- 請求項13~21のいずれかに記載の押出成形用樹脂組成物を押出成形してシートを得るシートの製造方法。
