- step S14 an abnormality detection signal indicating that an abnormality has been detected is output based on the detected abnormality.
- the abnormality detection signal is transmitted to the upper control device 105 of the substrate processing system 100 via the communication unit 80, for example. Then, the control device 105 displays an abnormality detection display 104a, which is information indicating that an abnormality has been detected, on the display device 104.
- the substrate processing system 100 includes a photographing section 60 that photographs an inspection target including at least one of the substrate 10, the storage container 102, the components of the processing device 103, and the substrate holding hand 30, and a photographed image P photographed by the photographing section 60. and a control unit 70 that detects the state of the inspection target based on.
- the photographing unit 60 can photograph the inspection target, so the state of the inspection target can be photographed over a wider range than when an optical sensor for detecting the storage state of the board 10 is placed at the tip of the hand. can. Therefore, when the inspection target is the board 10, the state of the inspection target can be easily detected based on the photographed image P.

- the state of the target can be detected. Therefore, even when the objects to be inspected are the components of the storage container 102 and the processing device 103, the state of the objects to be inspected can be easily detected based on the photographed image P. Further, even when the inspection target is the substrate holding hand 30 itself, the state of the inspection target can be easily detected based on the photographed image P. As a result, the state of the inspection target including at least one of the substrate 10, the storage container 102, the components of the processing device 103, and the substrate holding hand 30 can be easily detected.
- the substrate processing system 100 operates separately from a first blade support section 31 that supports the base ends of the blades 91, 92, 93, and 94 on which the substrate 10 is placed, and the first blade support section 31,
- the substrate holding hand 30 includes a second blade support portion 32 that supports the base end of the blade 95 on which the substrate 10 is placed.
- the photographing section 60 is arranged on the second blade support section 32.
- the condition of the inspection object can be detected with high accuracy based on the photographed image P in which the inspection object is photographed in detail. Further, since the second blade support section 32 operates separately from the first blade support section 31, the first blade support section 31 and the blades 91, 92, 93 supported by the first blade support section 31, and 94 from appearing in the photographed image P can be suppressed. If they are arranged side by side, by separating the imaging unit 60 from the connection part 32c, images can be taken from both the connection part 31b of the first blade support part 31 and the connection part 32c of the second blade support part 32.
- the parts 60 can be arranged in a spaced apart state. Therefore, abnormalities caused by heat generated in the imaging unit 60 can be suppressed in both the connecting portion 31b of the first blade supporting portion 31 and the connecting portion 32c of the second blade supporting portion 32.
- the first blade support section 31 supports the base ends of the plurality of blades 91, 92, 93, and 94, and also supports the plurality of blades 91, 92, 93, and 94.
- abnormalities may occur in the movement of the blades 91, 92, 93, and 94 in the first blade support section 31 due to the heat of the imaging section 60. can be suppressed.
- the photographing section 60 is located on the side of the second blade support section 32 at an outer side of the end of the blade 95 and spaced apart from the connecting portion 32c when viewed from the direction of movement of the blade 95 when loading or unloading the substrate 10. It is located. Thereby, since the photographing section 60 is arranged at a position spaced apart from the end of the blade 95, the photographing section 60 can be arranged at a position sufficiently spaced from the connecting portion 32c. Therefore, abnormalities in the operation of the substrate holding hand 30 due to heat from the photographing unit 60 can be effectively suppressed. Further, since the photographing section 60 is arranged at a position spaced apart laterally and outward from the blade 95, the photographing section 60 can photograph the blade 95 itself supported by the second blade support section 32. Therefore, based on the photographed image P photographed by the photographing section 60, an abnormality such as a positional shift of the blade 95 can be detected.

- the photographing section 60 disposed on the second blade support section 32 that supports the base end of the blade 95 can be The arrangement state of the board 10 can be detected based on the photographed image P. Therefore, it is not necessary to arrange signal lines up to the tips of the blades 91, 92, 93, 94, and 95, so that the burden on the operator can be reduced.
- the substrate holding hand 30 includes a plurality of blades 91 , 92 , 93 , and 94 supported by the first blade support 31 and one blade 95 supported by the second blade support 32 . is arranged on the second blade support section 32 that supports the base end of one blade 95.
- the second blade support part 32 can be made smaller than the first blade support part 31. Therefore, compared to the case where the imaging unit 60 is disposed in the first blade supporter 31, the second blade supporter 32 can be moved so that the imaging unit 60 can fit into a relatively narrow space.
- the imaging unit 60 can be brought close to an inspection object placed in a relatively narrow space to take an image.
