가) 기판상에 버퍼층을 형성하는 단계와, 나) 버퍼층 상에 금속층을 증착한 후 패터닝하는 단계와, 다) 패터닝된 금속층 상에 아모퍼스 카본층을 형성하는 단계와, 라) 금속층과 카본층을 교환시켜 버퍼층 상에 결정질 카본층을 형성시키는 단계와, 마) 외부로 노출된 아모퍼스 카본층을 제거하는 단계와, 바) 금속층을 제거하는 단계 및 사) 버퍼층과 결정질 카본층을 분리하는 단계를 포함하는 것을 특징으로 하는 탄소계 박막 쉐도우 마스크 제조방법이 개시된다.
Description
본 발명은 탄소계 박막 쉐도우 마스크 및 그 제조방법에 관한 것으로서, 보다 상세하게는 금속층과 탄소계 박막층의 층 교환에 의한 탄소계 박막 쉐도우 마스크 및 그 제조방법에 관한 것이다.
고해상도 및 저전력을 가지는 표시 장치가 요구됨에 따라, 액정 표시 장치나 전계 발광 표시 장치와 같은 다양한 표시 장치들이 개발되고 있다.
전계 발광 표시 장치는 액정 표시 장치에 비하여 저 발광, 저 소비 전력, 고해상도 등의 우수한 특성에 따라, 차세대 표시 장치로 각광받고 있다.
전계 표시 장치는 유기 발광 표시 장치와 무기 발광 표시 장치가 있다. 즉, 발광층의 물질에 따라 유기 발광 표시 장치와 무기 발광 표시 장치로 구별될 수 있다.
이 중에서도, 유기 발광 표시 장치는 넓은 시야각을 가지고, 빠른 응답속도를 가진다는 점, 저전력이 요구된다는 점에서 주목받고 있다.
이러한 발광층을 구성하는 유기 물질은 파인 메탈 마스크(fine metal mask,FMM) 방식에 의하여 기판 상에 화소를 형성하기 위한 패턴이 형성될 수 있다.
이때, 파인 메탈 마스크, 즉 증착용 마스크는 기판 상에 형성될 패턴과 대응되는 관통홀을 가질 수 있어, 기판상에 파인 메탈 마스크를 얼라인한 후, 유기 물질을 증착함에 따라, 화소를 형성하는 빨강(Red), 초록(Green),파랑(Blue)의 패턴을 형성할 수 있다.
최근에는, 가상 현실(VR, virtual reality) 기기 등 다양한 전자기기에서 초고해상도(UHD, Ultra High Definition)의 표시 장치가 요구된다. 이에 따라, 초고해상도(UHD급)의 패턴을 형성할 수 있는 미세한 크기의 관통홀을 가지는 파인 메탈 마스크가 요구된다
이러한 파인 메탈 마스크(FMM)는 에칭방식과 전주도금 방식이 주로 사용되고 있다.
이 중에서 에칭방식의 경우, 고해상도 화소를 만들기 어렵기 때문에 주로 전주도금 방식이 사용되고 있다.
그런데, 상기 전주도금 방식의 경우에는 수율이 낮아 양산단계에까지 이르지 못하고 있는 실정이다.
또한, 이외에도 레이저 에칭방식 등이 있으나, UHD급 이상의 미세한 패턴을 제작하기 어렵고, 특히 열팽창계수(CTE)를 낮추는 데 한계가 있다.
선행기술에는 대한민국 공개특허공보 제2021-0094261호 가 있다.
본 발명은 상기와 같은 문제점을 해결하기 위하여 창안된 것으로서, 그래핀 합성에 의해 고해상도 및 낮은 CTE를 유지하는 탄소계 박막 쉐도우 마스크 및 그 제조방법을 제공하는 데 그 목적이 있다.
상기 목적을 달성하기 위한 본 발명의 탄소계 박막 쉐도우 마스크 제조방법은, 가) 기판상에 버퍼층을 형성하는 단계; 나) 상기 버퍼층 상에 금속층을 증착한 후 패터닝하는 단계; 다) 상기 패터닝된 금속층 상에 비정질 카본층을 형성하는 단계; 라) 상기 금속층과 카본층을 교환시켜 상기 버퍼층 상에 결정질 카본층을 형성시키는 단계; 마) 외부로 노출된 비정질 카본층을 제거하는 단계; 바) 상기 금속층을 제거하는 단계; 및 사) 상기 버퍼층과 상기 결정질 카본층을 분리하는 단계;를 포함하는 것을 특징으로 한다.
이로써, 얇은 두께의 박막 쉐도우마스크를 용이하게 제작할 수 있다.
여기서, 상기 바)단계에서는 상기 금속층을 에칭공정에 의해 제거하는 것이 바람직하다.
또한, 상기 버퍼층은 질화막(SiNx)과 산화막(SiO2) 중에서 적어도 어느 하나가 단일 박막 또는 이중 다층의 박막으로 이루어진 이루어진 것이 좋다.
이로써, 최종적으로 생성된 그래핀과 버퍼층과의 부착력을 높여서 이후 금속층 식각과정에서 그래핀이 박리되지 않도록 할 수 있다.
또한, 상기 금속층은 구리, 니켈, 백금 등 탄소를 잘 흡착하는 전이금속들로 이루어진 군 중에서 선택된 적어도 어느 한 재질로 이루어진 것이 좋다.
이로써, 금속층이 기판상에서 확산되는 것을 방지할 수 있다.
또한, 상기 비정질 탄소층의 두께(ta-C)와 상기 금속층의 두께(tm)는 다음의 관계식을 만족하도록 증착되어 형성되는 것이 좋다.

ta-C/tm ≥0.9
이로써, 열처리 시 균일한 그래핀이 형성되도록 할 수 있다.
또한, 상기 라)단계는 아르곤, 질소 및 불활성 기체 분위기에서 500℃ ∼ 700℃로 열처리하여 이루지는 것이 좋다.
또한, 상기 바)단계는 습식 에칭(wet-etching) 방법에 의해 이루어지는 것이 좋다.
또한, 상기 습식 에칭 방법은 황산, 과산화수소, 헤테로사이클 시스템을 이용하여 이루어지는 것이 좋다.
또한, 상기 습식 에칭 방법은 질산, 헤테로사이클 시스템을 이용하여 이루어지는 것이 좋다.
이로써, 식각 공정에서 그래핀층을 포함한 전체 구조에 영향을 최소화할 수 있다.
또한, 상기 라)단계는, 상기 금속층과 맞닿은 비정질 탄소층의 공유결합이 약해지는 단계; 상기 탄소층의 탄소가 상기 금속층으로 확산하는 단계; 상기 탄소층과 상기 금속층의 계면에서 그래핀 시드가 성장하는 단계; 그래핀이 상기 금속층의 하부로 성장하고, 상기 금속층은 상기 탄소층 쪽으로 확산하여 계면에너지가 낮아지는 방향으로 결정이 성장하는 단계; 상기 그래핀 성장이 완료되고, 상기 그래핀 상부로 성장하여 결정된 금속층의 표면이 평탄화되는 단계;를 포함하는 것이 좋다.
본 발명의 탄소계 박막 쉐도우 마스크 및 그 제조방법에 의하면, 얇은 두께로 대면적으로 탄소계 박막 쉐도우 마스크를 제조하여 제공할 수 있다.
이처럼 얇은 두께로 쉐도우 마스크를 제공할 수 있으므로, 쉐도우 효과를 최소화할 수 있으므로, 미세패턴이 가능하고 고해상도 패턴을 제작할 수 있게 된다.
또한, 탄소계로 제작된 쉐도우 마스크를 제공하게 되면, 열팽창계수를 낮출 수 있는 이점이 있다.
도 1은 본 발명의 실시예에 따른 탄소계 박막 쉐도우 마스크 제조방법을 설명하기 위한 흐름도이다.
도 2a 내지 도 2g 각각은 본 발명의 실시예에 따른 탄소계 박막 쉐도우 마스크 제조방법을 설명하기 위한 개략적인 단면 구성도이다.
도 3a 내지 도 3f 각각은 그래핀 생성 과정을 설명하기 위한 개략적인 도면이다.
도 4는 쉐도우 효과를 설명하기 위한 도면이다.
이상의 본 발명의 목적들, 다른 목적들, 특징들 및 이점들은 첨부된 도면과 관련된 이하의 바람직한 실시 예들을 통해서 쉽게 이해될 것이다. 그러나 본 발명은 여기서 설명되는 실시 예들에 한정되지 않고 다른 형태로 구체화될 수도 있다. 오히려, 여기서 소개되는 실시 예들은 게시된 내용이 철저하고 완전해질 수 있도록 그리고 당업자에게 본 발명의 사상이 충분히 전달될 수 있도록 하기 위해 제공되는 것이다.
본 명세서에서, 어떤 구성요소가 다른 구성요소 상에 있다고 언급되는 경우에 그것은 다른 구성요소 상에 직접 형성될 수 있거나 그들 사이에 제3의 구성요소가 개재될 수도 있다는 것을 의미한다. 또한, 도면들에 있어서, 구성요소들의 두께는 기술적 내용의 효과적인 설명을 위해 과장된 것이다.
본 명세서에서 제1, 제2 등의 용어가 구성요소들을 기술하기 위해서 사용된 경우, 이들 구성요소들이 이 같은 용어들에 의해서 한정되어서는 안 된다. 이들 용어들은 단지 어느 구성요소를 다른 구성요소와 구별시키기 위해서 사용되었을 뿐이다. 여기에 설명되고 예시되는 실시 예들은 그것의 상보적인 실시 예들도 포함한다.
이하 첨부된 도면을 참조하여 본 발명의 실시예에 따른 탄소계 박막 쉐도우 마스크 및 그 제조방법을 자세히 설명하기로 한다.
도 1 내지 도 2g를 참조하면, 본 발명의 실시예에 따른 탄소계 박막 쉐도우 마스크 제조방법은, 가) 기판(10)상에 버퍼층(20)을 형성하는 단계(S10), 나) 상기 버퍼층(20) 상에 금속층(30)을 증착한 후 패터닝하는 단계(S11), 다) 상기 패터닝된 금속층(30) 상에 아모퍼스 카본층(40)을 형성하는 단계(S12), 라) 상기 금속층(30)과 카본층(40)을 교환시켜 상기 버퍼층(20) 상에 결정질 카본층(50)을 형성시키는 단계(S13)와, 마) 외부로 노출된 아모퍼스 카본층(40)을 제거하는 단계(S14), 바) 외부로 노출된 금속층(30')을 제거하는 단계(S15) 및 사) 상기 버퍼층(20)과 상기 결정질 카본층(50)을 분리하는 단계(S16)를 구비한다.
여기서, 상기 기판(10)은 상기 금속층(30)이 실리콘 기판상에 확산되는 것을 억제하는 버퍼층(20)을 포함하며, 상기 버퍼층(20)은 SiNx, SiO2, Mo2C를 포함하는 군 중에서 선택된 적어도 어느 한 재질과 비정질 탄소를 포함하는 것이 좋다. 즉, 상기 버퍼층(20)은 KOH에 저항성을 가진 물질 또는 금속층(30;금속촉매) 물질이 기판(10)상에서 확산되는 것을 막는 역할을 한다.
상기 버퍼층(20)은 기판(10)상에 증착되는 금속과 반응하지 않는 화합물로서 SiNx, SiO2 또는 이종 다층으로 이루어진 군 중에서 선택된 선택된 적어도 하나로 이루어진다. 이러한 버퍼층(20)은 최종적으로 형성된 그래핀과의 부착력을 높여서, 이후 금속층(30)의 식각과정에서 박리되지 않도록 하는 역할을 한다.
상기 금속층(30)은 니켈, 코발트, 철, 이리듐, 크롬, 망간, 백금, 루테늄을 포함하는 군 중에서 선택된 적어도 어느 한 재질로 이루어진 것이 좋다.
또한, 상기 비정질 카본층(40)의 두께(ta-C)와 상기 금속층(30)의 두께(tm)는 다음의 관계식을 만족하도록 증착되어 형성되는 것이 좋다.

ta-C/tm ≥0.9
이처럼, 상기 비정질 카본층(40)과 금속층(30)의 두께를 상기 관계식을 만족하도록 형성하게 되면, 열처리시 균일한 그래핀이 성장하도록 할 수 있다.
상기 구성을 가지는 본 발명에 의하면, 먼저 도 2a에 도시된 바와 같이, 에칭스토퍼를 갖춘 기판(10)상에 버퍼층(20)을 증착하고(S10), 이어서 도 2b에 도시된 바와 같이, 버퍼층(20) 위에 금속층(30)을 소정두께로 증착한다(S11). 다음으로, 도 2c에 도시된 바와 같이, 금속층(30)을 패턴닝하여 패턴부(31)를 형성한다. 패턴부(31)를 통해서 버퍼층(20)이 외부로 노출된다.
이어서, 도 2d에 도시된 바와 같이, 패터닝된 금속층(30))과 패턴부(31)에 비정질 카본층(40)을 증착하여 형성하되, 앞서 설명한 바와 같이, 상기 관계식을 만족하도록 소정 두께로 형성한다(S12).
상기 단계(S12)를 거친 기판(10)을 퍼니스(furnace)에 넣고, 온도를 가열하여 금속층(30)과 비정질 카본층(40)을 교환 형성시킨다(S13). 그러면, 도 2e에 도시된 바와 같이, 패터닝되어 남아 있던 금속층(30)과 그 하부에 위치된 비정질 카본층(40)이 교환되어서 형성됨으로써, 버퍼층(20) 상에 결정질 카본층(50;그래핀)이 형성된다.
이때, 상기 열처리 단계(S13)에서의 열처리는 아르곤, 질소 및 불활성 기체 분위기에서 500℃ ∼700℃로 열처리하여 이루지는 것이 좋다. 여기서, 열처리 온도 및 시간은 금속층(30)의 종류와 증착한 각 층의 두께에 따라 선택적으로 결정될 수 있다.
다음으로, 도 2e와 같이, 패턴부(31)에 남아서 교환되지 않고 외부로 노출된 카본층(40)을 제거한다(S14). 외부로 노출되어 남은 카본층(40)은 식각공정에 의해 제거될 수 있다.
다음으로, 도 2f에 도시된 바와 같이, 교환되어 외부로 노출된 금속층(30')을 제거한다(S15). 상기 단계(S15)에서의 금속층(30) 제거방법으로는 습식 에칭법이 사용될 수 있다. 여기서, 금속층(30)의 식각은 NHO3, CH3COOH, FeCl3, CAN 등의 식각액에 dipping 하는 wet etching 법으로 진행하는 것이 일반적일 수 있으나, 금속층(30)의 두께가 너무 얇아 일반적인 식각액은 그래핀층(50)을 포함한 전체 구조에 영향을 줄 수 있다. 또한, 금속층(30)이 니켈촉매인 경우 residue가 남을 수 있다.
이에 아주 마일드하며, residue가 남지 않는 식각액을 사용하는 것이 바람직하며, 이를 위해서 황산, 과산화수소, 헤테로사이클 시스템 또는 질산, 헤테로사이클 시스템을 사용하여 30분 내지 1시간에 걸쳐서 식각공정을 진행하는 것이 좋다.
이처럼 금속층(30)을 제거하면, 버퍼층(20) 상에 그래핀층(50)이 패터닝형태로 남게 되고, 이처럼 남은 그래핀층(50)을 버퍼층(20)으로부터 분리(이형)공정을 통해 분리함으로써(S16) 박막 쉐도우 마스크를 제조할 수 있게 된다.
한편, 상술한 바와 같이, 박막 쉐도우 마스크를 제조하기 위해서는, 카본층과 금속층의 층간 교환방식으로 대면적으로 그패핀을 직성장시켜서 생성할 수 있는데, 이에 대한 구체적인 방법 즉, 상기 라)단계에 대해 설명하면 다음과 같다.
먼저, 도 3a에 도시된 바와 같이, 금속층(금속촉매)과 맞닿은 비정질 탄소의 공유결합이 약해진다.
다음으로, 도 3b에 도시된 바와 같이, 상기 탄소층의 탄소가 상기 금속층으로 확산한다.
다음으로, 도 3c에 도시된 바와 같이, 상기 탄소층과 상기 금속층의 계면에서 그래핀 시드가 성장한다.
계속해서, 도 3d와 같이, 그래핀이 상기 금속층의 하부로 성장하고, 상기 금속층은 상기 탄소층 쪽으로 확산하여 계면에너지가 낮아지는 방향으로 결정이 성장한다.
마지막으로, 도 3e 및 도 3f와 같이, 상기 그래핀 성장이 완료되고, 상기 그래핀 상부로 성장하여 결정된 금속층의 표면이 평탄화되는 과정을 통해서 대면적으로 그래핀을 직성장시킬 수 있게 된다.
이상에서 설명한 바와 같이, 본 발명의 실시예에 따른 제조방법에 의해 제작된 박막 쉐도우 마스크(FMM)는 그래핀의 직성장 방법에 의해 제작되므로, 미세패턴이 가능하며, 고해상도 패턴을 제작할 수 있으며, 두께가 얇기 때문에 소위 쉐도우 효과를 최소화할 수 있으며, 열팽창계수를 낮출 수 있는 이점이 있다.
즉, 도 4에 도시된 바와 같이, 기판이나 글라스 상에 화소 증착시 발생하는 쉐도우 효과(Shadow effect)는 마스크의 두께에 따라 발생하게 된다. 따라서, 마스크가 두꺼우면 쉐도우 효과가 발생하는 면적이 커지게 되므로 미세한 패턴을 형성하는 데 한계가 있다.
한편, 본 발명의 실시예에 의하면, 박막 쉐도우 마스크를 얇게 즉, 나노에 수 마이크로의 두께로 제작할 수 있기 때문에, 쉐도우 효과가 거의 발생하지 않게 되며, 따라서 미세한 패턴을 형성하는 데 적합하다. 따라서 고해상도의 OLED 등 제조가 가능하게 된다.
또한, 교환방식에 의해 직성장한 그래핀 자체가 온도가 상승하게 되면, 수축하는 특성을 가지므로, 결과적으로 그래핀 특성상 열팽창계수를 낮추는 이점을 갖게 된다.
본 발명이 속하는 기술분야의 당업자는 본 발명이 그 기술적 사상이나 필수적 특징을 변경하지 않고서 다른 구체적인 형태로 실시될 수 있다는 것을 이해할 수 있을 것이다. 그러므로, 이상에서 기술한 실시예들은 모든 면에서 예시적인 것이며 한정적인 것이 아닌 것으로서 이해해야만 한다. 본 발명의 범위는 상기 상세한 설명보다는 후술하는 특허청구범위에 의하여 나타내어지며, 특허청구범위의 의미 및 범위 그리고 그 등가 개념으로부터 도출되는 모든 변경 또는 변형된 형태가 본 발명의 범위에 포함되는 것으로 해석되어야 한다.

- 가) 기판상에 버퍼층을 형성하는 단계;나) 상기 버퍼층 상에 금속층을 증착한 후 패터닝하는 단계;다) 상기 패터닝된 금속층 상에 비정질 카본층을 형성하는 단계;라) 상기 금속층과 카본층을 교환시켜 상기 버퍼층 상에 결정질 카본층을 형성시키는 단계;마) 외부로 노출된 비정질 카본층을 제거하는 단계;바) 상기 금속층을 제거하는 단계; 및사) 상기 버퍼층과 상기 결정질 카본층을 분리하는 단계;를 포함하는 것을 특징으로 하는 탄소계 박막 쉐도우 마스크 제조방법.
- 제1항에 있어서,상기 바)단계에서는 상기 금속층을 에칭공정에 의해 제거하는 것을 특징으로 하는 탄소계 박막 쉐도우 마스크 제조방법.
