Abstract

磁気センサは、第1磁気抵抗効果素子(MR1)および第4磁気抵抗効果素子(MR4)の各々における複数の磁気抵抗効果積層体(110)の磁化固定層の磁化状態と、第2磁気抵抗効果素子(MR2)および第3磁気抵抗効果素子(MR3)の各々における複数の磁気抵抗効果積層体(110)の磁化固定層の磁化状態との違いにより、信号磁界の強度が0のときの出力値が0から変位している。

Description

磁気センサ、それを備える位置検出装置、および、磁気センサの製造方法
 本発明は、磁気センサ、それを備える位置検出装置、および、磁気センサの製造方法に関する。
 手振れ補正が可能なアクチュエータドライバを開示した先行文献として、特開2019-28340号公報(特許文献1)がある。特許文献1に記載されたアクチュエータドライバは、ホール素子、ホール素子に磁界を印加する磁石、および、ホール素子から検出信号が入力されるドライバIC(Integrated Circuit)を備えている。ドライバICは、ホール素子と磁石との相対的な位置変化によるホール素子の出力変化に基づいて駆動制御する。

 一般的に、ホール素子は、印加される磁界の強度が0のときの出力値が0であり、ドライバICの性能上、ホール素子に対する基準位置に磁石が位置するときのホール素子の出力値が0となるように、ホール素子と磁石とが配置されている必要があり、ホール素子などの磁気センサと磁石との配置関係などに関する磁気回路設計の自由度が低い。
 本発明は上記の問題点に鑑みてなされたものであって、磁気回路設計の自由度を高めることができる、磁気センサ、それを備える位置検出装置、および、磁気センサの製造方法を提供することを目的とする。
 本発明に基づく磁気センサは、第1磁気抵抗効果素子と、第2磁気抵抗効果素子と、第3磁気抵抗効果素子と、第4磁気抵抗効果素子とを備える。第1磁気抵抗効果素子、第2磁気抵抗効果素子、第3磁気抵抗効果素子および第4磁気抵抗効果素子は、互いに電気的に接続されてブリッジ回路を構成している。信号磁界を印加された際に、第2磁気抵抗効果素子および第3磁気抵抗効果素子は、第1磁気抵抗効果素子および第4磁気抵抗効果素子とは、反対向きの抵抗変化を示す。第1磁気抵抗効果素子、第2磁気抵抗効果素子、第3磁気抵抗効果素子および第4磁気抵抗効果素子の各々は、互いに電気的に接続された複数の磁気抵抗効果積層体を含む。複数の磁気抵抗効果積層体の各々においては、磁化固定層と、非磁性層と、上記信号磁界に応じて磁化の向きが変化する磁化自由層とが順に積層されている。第1磁気抵抗効果素子および第4磁気抵抗効果素子の各々における、複数の磁気抵抗効果積層体の全部において、磁化固定層は第1方向に固定された磁化状態を有する。第2磁気抵抗効果素子および第3磁気抵抗効果素子の各々における、複数の磁気抵抗効果積層体のうちの一部において、磁化固定層は第1方向とは反対向きの第2方向に固定された磁化状態を有し、かつ、複数の磁気抵抗効果積層体のうちの残部は、磁化固定層が第2方向とは異なる方向に固定された磁化状態を有する部分、および、磁化固定層が上記信号磁界に応じて磁化の向きが変化する磁化状態を有する部分、の少なくとも一方を含む。磁気センサは、第1磁気抵抗効果素子および第4磁気抵抗効果素子の各々における複数の磁気抵抗効果積層体の磁化固定層の磁化状態と、第2磁気抵抗効果素子および第3磁気抵抗効果素子の各々における複数の磁気抵抗効果積層体の磁化固定層の磁化状態との違いにより、上記信号磁界の強度が0のときの出力値が0から変位している。
 本発明によれば、磁気回路設計の自由度を高めることができる。

 以下、本発明の一実施形態に係る磁気センサ、それを備える位置検出装置、および、磁気センサの製造方法について図を参照して説明する。以下の実施形態の説明においては、図中の同一または相当部分には同一符号を付して、その説明は繰り返さない。
 図1は、本発明の一実施形態に係る磁気センサの構成を示す回路図である。図1に示すように、本発明の一実施形態に係る磁気センサ1は、第1磁気抵抗効果素子100(MR1)と、第2磁気抵抗効果素子100(MR2)と、第3磁気抵抗効果素子100(MR3)と、第4磁気抵抗効果素子100(MR4)とを備える。
 第1磁気抵抗効果素子100(MR1)、第2磁気抵抗効果素子100(MR2)、第3磁気抵抗効果素子100(MR3)および第4磁気抵抗効果素子100(MR4)は、フルブリッジで互いに電気的に接続されて、ブリッジ回路を構成している。
 具体的には、第1磁気抵抗効果素子100(MR1)と第2磁気抵抗効果素子100(MR2)とが互いに直列に接続された第1直列回路と、第3磁気抵抗効果素子100(MR3)と第4磁気抵抗効果素子100(MR4)とが互いに直列に接続された第2直列回路とが、並列に接続されている。ブリッジ回路には、駆動電圧Vが印加可能とされている。第1直列回路の中点V+と第2直列回路の中点V-とは、差動増幅器Aに電気的に接続されている。
 図1に示すように、第1磁気抵抗効果素子100(MR1)の検出軸方向D1および第4磁気抵抗効果素子100(MR4)の検出軸方向D4と、第2磁気抵抗効果素子100(MR2)の検出軸方向D2および第3磁気抵抗効果素子100(MR3)の検出軸方向D3とは、互いに反対向きである。
 これにより、信号磁界を印加された際に、第2磁気抵抗効果素子100(MR2)は、第1磁気抵抗効果素子100(MR1)とは反対向きの抵抗変化を示す。同様に、信号磁界を印加された際に、第3磁気抵抗効果素子100(MR3)は、第4磁気抵抗効果素子100(MR4)とは反対向きの抵抗変化を示す。
 図2は、本発明の一実施形態に係る磁気センサが備える磁気抵抗効果素子の構成を示す斜視図である。図3は、図2の磁気抵抗効果素子を矢印III方向から見た部分側面図である。図4は、図3の磁気抵抗効果素子のIV部を拡大して示す部分側面図である。
 図2~図4に示すように、本発明の一実施形態に係る磁気センサが備える磁気抵抗効果素子100は、上部電極120、下部電極130、および、上部電極120と下部電極130との間に挟まれた磁気抵抗効果積層体110を含む。
 上部電極120は、X軸方向およびY軸方向に互いに間隔をあけてマトリクス状に配置されている。本実施形態においては、上部電極120は、円板状の形状を有している。上部電極120の直径は、たとえば、9μmである。上部電極120の厚みは、たとえば、0.1μmである。互いに隣り合う上部電極120の中心同士の間隔P2は、たとえば、20μmである。
 下部電極130は、X軸方向およびY軸方向に互いに間隔をあけてマトリクス状に配置されている。本実施形態においては、下部電極130は、円板状の形状を有している。下部電極130の直径は、たとえば、9μmである。下部電極130の厚みは、たとえば、0.1μmである。互いに隣り合う下部電極130の中心同士の間隔P2は、たとえば、20μmである。下部電極130は、上部電極120の一部とZ軸方向に間隔をあけて対向している。
 磁気抵抗効果積層体110は、互いに対向している上部電極120と下部電極130との間に挟まれている。磁気抵抗効果積層体110は、円柱状の形状を有している。磁気抵抗効果積層体110の直径は、たとえば、3μmである。磁気抵抗効果積層体110の厚みは、たとえば、0.035μmである。
 本実施形態においては、互いに対向している上部電極120と下部電極130との間に、第1磁気抵抗効果積層体Raおよび第2磁気抵抗効果積層体RbがY軸方向に互いに間隔をあけて配置されている。互いに隣り合う第1磁気抵抗効果積層体Raと第2磁気抵抗効果積層体Rbとの中心同士の間隔P1は、たとえば、10μmである。X軸方向に互いに隣り合う第1磁気抵抗効果積層体Ra同士の中心間隔は、たとえば、10μmである。X軸方向に互いに隣り合う第2磁気抵抗効果積層体Rb同士の中心間隔は、たとえば、10μmである。
 本実施形態においては、磁気抵抗効果素子100は、TMR(Tunnel Magneto Resistance)素子である。なお、磁気抵抗効果素子100は、GMR(Giant Magneto Resistance)素子でもよい。磁気抵抗効果積層体110においては、磁化固定層と、非磁性層と、信号磁界に応じて磁化の向きが変化する磁化自由層とが順に積層されている。
 具体的には、図4に示すように、下部電極130上に、下地層114、反強磁性層115、ピンド層116、結合層117、リファレンス層111、非磁性層112および磁化自由層113が、この順に積層されている。ここでは、ピンド層116、結合層117およびリファレンス層111から構成される積層フェリ固定層が磁化固定層である。
 磁化自由層113は、信号磁界などの外部磁界に応じて磁化方向が変化する軟質強磁性層である。磁化自由層113は、Co、FeおよびNiの少なくとも1種の元素を主成分とする磁性材料で構成されている。たとえば、CoFe、NiFe、CoFeBまたは、Heusler合金などから構成されている。磁化自由層113は、単層で構成されていてもよいし、積層フェリ自由層で構成されていてもよい。
 非磁性層112は、たとえば、MgOからなる非磁性のトンネルバリア層であり、量子力学に基づくトンネル電流が通過可能な程度に厚みの薄い層である。なお、非磁性層112は、MgO以外に、Al、TiまたはHfなどの酸化物もしくは窒化物から構成されていてもよい。
 リファレンス層111は、結合層117を介してピンド層116と反強磁性結合している。すなわち、リファレンス層111の磁化方向は、ピンド層116の磁化方向と反平行となっている。リファレンス層111は、CoFe、CoFeB、またはHeulser合金などの強磁性材料から構成されている。
 結合層117は、Ru、Ir、RhまたはCrなどのRKKY相互作用を発する非磁性材料から構成されている。ピンド層116は、CoFeまたはCoFeBなどの強磁性材料から構成されている。反強磁性層115は、Ni、Fe、Pd、PtおよびIrのいずれか1種の元素とMnとを含む合金、PdとPtとMnとを含む合金、またはCrとPtとMnとを含む合金などの、Mnを含む反強磁性材料から構成されている。具体的には、反強磁性層115は、IrMn、PtMn、PdPtMnまたはCrPtMnから構成される。
 下地層114は、反強磁性層115の結晶を適切に成長させるために設けられている。下地層114は、たとえば、Ta、W、Mo、Cr、Ti、Zr、Ni、Au、Ag、Cu、Pt、Ru、またはNi-Feなどから構成されている。
 図2に示すように、X軸方向に並んだ上部電極120および下部電極130を含む複数の電極列は、配線で互いに接続され、ミアンダ状に結線される。具体的には、第1電極列の端に位置する上部電極120に第1配線L1が接続される。第1電極列および第2電極列の各々の端に位置する下部電極130同士が第2配線L2によって互いに接続される。第2電極列および第3電極列の各々の端に位置する上部電極120同士が第3配線L3によって互いに接続される。第3電極列の端に位置する下部電極130に第4配線L4が接続される。
 なお、磁気抵抗効果素子100の構成は、上記に限られず、信号磁界を検出可能な構成を有していればよい。
 図5は、本発明の一実施形態に係る磁気センサが備える磁気抵抗効果素子の電気的接続を示す回路図である。図5に示すように、磁気抵抗効果素子100においては、第1磁気抵抗効果積層体Raおよび第2磁気抵抗効果積層体Rbが互いに並列に接続された複数の並列接続部が、互いに直列に接続されている。なお、磁気抵抗効果素子100における電気的接続形態は、図5に示す形態に限られず、複数の磁気抵抗効果積層体110が順次直列または並列に、互いに電気的に接続されていればよい。
 図6は、本発明の一実施形態に係る磁気センサが備える第1磁気抵抗効果素子、第2磁気抵抗効果素子、第3磁気抵抗効果素子および第4磁気抵抗効果素子の各々の複数の磁気抵抗効果積層体の磁化固定層の磁化状態を示す横断面図である。
 図6に示すように、第1磁気抵抗効果素子100(MR1)、第2磁気抵抗効果素子100(MR2)、第3磁気抵抗効果素子100(MR3)および第4磁気抵抗効果素子100(MR4)の各々の複数の磁気抵抗効果積層体110の数は、互いに等しい。
 そのため、第1磁気抵抗効果素子100(MR1)、第2磁気抵抗効果素子100(MR2)、第3磁気抵抗効果素子100(MR3)および第4磁気抵抗効果素子100(MR4)の各々における複数の磁気抵抗効果積層体110が保持可能な最大電気抵抗値は、互いに等しい。複数の磁気抵抗効果積層体110が保持可能な最大電気抵抗値とは、磁気抵抗効果素子100において複数の磁気抵抗効果積層体110の全部の磁化固定層が同一方向に固定された磁化状態を有する場合における、信号磁界が印加されたときに複数の磁気抵抗効果積層体110の各々が示す電気抵抗値の合計である。
 図6に示すように、本実施形態においては、第1磁気抵抗効果素子100(MR1)、第2磁気抵抗効果素子100(MR2)、第3磁気抵抗効果素子100(MR3)および第4磁気抵抗効果素子100(MR4)が含む複数の磁気抵抗効果積層体110は、複数の磁気抵抗効果積層体110の積層方向(Z軸方向)から見て、2回回転対称に位置している。
 なお、第1磁気抵抗効果素子100(MR1)、第2磁気抵抗効果素子100(MR2)、第3磁気抵抗効果素子100(MR3)および第4磁気抵抗効果素子100(MR4)が含む複数の磁気抵抗効果積層体110は、複数の磁気抵抗効果積層体110の積層方向(Z軸方向)から見て、4回回転対称に位置していてもよい。
 また、第1磁気抵抗効果素子100(MR1)、第2磁気抵抗効果素子100(MR2)、第3磁気抵抗効果素子100(MR3)および第4磁気抵抗効果素子100(MR4)が含む複数の磁気抵抗効果積層体110は、必ずしも、回転対称に位置していなくてもよい。
 図6に示すように、第1磁気抵抗効果素子100(MR1)および第4磁気抵抗効果素子100(MR4)の各々における、複数の磁気抵抗効果積層体110の全部において、磁化固定層は第1方向に固定された磁化状態を有する。具体的には、第1磁気抵抗効果素子100(MR1)における複数の磁気抵抗効果積層体110の全部のリファレンス層111の磁化方向D11、および、第4磁気抵抗効果素子100(MR4)における複数の磁気抵抗効果積層体110の全部のリファレンス層111の磁化方向D14は、第1方向に向いて固定されている。
 第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における、複数の磁気抵抗効果積層体110のうちの一部において、磁化固定層は第1方向とは反対向きの第2方向に固定された磁化状態を有する。具体的には、第2磁気抵抗効果素子100(MR2)における複数の磁気抵抗効果積層体110のうちの一部のリファレンス層111の磁化方向D12、および、第3磁気抵抗効果素子100(MR3)における複数の磁気抵抗効果積層体110のうちの一部のリファレンス層111の磁化方向D13は、第2方向に向いて固定されている。
 本実施形態においては、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110のうちの残部は、磁化固定層が信号磁界に応じて磁化の向きが変化する磁化状態を有する。すなわち、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110のうちの残部のリファレンス層111は、固定された磁化方向を有さない。
 なお、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110のうちの残部は、磁化固定層が第2方向とは異なる方向に固定された磁化状態を有していてもよい。すなわち、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110のうちの残部のリファレンス層111は、第2方向とは異なる方向に向いて固定されていてもよい。この第2方向とは異なる方向は、たとえば、第1方向である。
 また、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110のうちの残部は、磁化固定層が信号磁界に応じて磁化の向きが変化する磁化状態を有する部分と、磁化固定層が第2方向とは異なる方向に固定された磁化状態を有する部分とを、両方有していてもよい。
 上記の構成により、第1磁気抵抗効果素子100(MR1)、第2磁気抵抗効果素子100(MR2)、第3磁気抵抗効果素子100(MR3)および第4磁気抵抗効果素子100(MR4)の各々は、磁気抵抗効果積層体110の積層方向(Z軸方向)に対して直交する方向の磁界成分を検出する。
 以下、本実施形態に係る磁気センサの製造方法について説明する。図1~図5に示すように、磁化固定層と非磁性層112と磁化自由層113とが順に積層された複数の磁気抵抗効果積層体110を含み、互いに電気的に接続されてブリッジ回路を構成する、第1磁気抵抗効果素子100(MR1)、第2磁気抵抗効果素子100(MR2)、第3磁気抵抗効果素子100(MR3)および第4磁気抵抗効果素子100(MR4)を形成する。
 ここで、磁気抵抗効果積層体110における磁化固定層を一定方向に固定された磁化状態にする方法について説明する。図7は、磁気抵抗効果積層体に磁界を印加しつつ熱処理している状態を示す部分側面図である。
 図7に示すように、MR膜を成膜した後、一方向に磁界Bを印加しつつ一定時間加熱する。このとき、ピンド層116の磁化方向D116、リファレンス層111の磁化方向D111および磁化自由層113の磁化方向D113の各々は、磁界Bと同一方向を向いている。
 図8は、磁気抵抗効果積層体への磁界の印加を停止して常温まで降温させた状態を示す部分側面図である。図8に示すように、磁界の印加を停止して常温まで降温させることにより、リファレンス層111の磁化方向D111が反対向きとなり、ピンド層116の磁化方向D116とリファレンス層111の磁化方向D111とは、互いに反平行となる。磁化自由層113の磁化方向D113は、リファレンス層111の磁化方向D111と同一方向を向いている。
 図9は、磁気抵抗効果積層体をドット形状にパターニングした状態を示す部分側面図である。図9に示すように、磁気抵抗効果積層体110をドット形状にパターニングすることにより、磁化自由層113の磁化方向が等方性を有し、信号磁界に応じて磁化の向きが変化するようになる。
 本実施形態に係る磁気センサの製造方法においては、複数の磁気抵抗効果積層体110における磁化固定層の磁化方向を固定する際に、下記の工程を行なう。
 図10は、第1磁気抵抗効果素子および第4磁気抵抗効果素子の各々における、複数の磁気抵抗効果積層体の全部に第2方向に向いた磁界を印加しつつ熱処理している状態を示す横断面図である。
 図10に示すように、第1磁気抵抗効果素子100(MR1)および第4磁気抵抗効果素子100(MR4)の各々における、複数の磁気抵抗効果積層体110の全部に第2方向に向いた磁界B1を印加しつつ一定時間加熱する。すなわち、第1磁気抵抗効果素子100(MR1)および第4磁気抵抗効果素子100(MR4)の各々の複数の磁気抵抗効果積層体110の全部は、加熱領域H内に位置しており、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々の複数の磁気抵抗効果積層体110の全部は、加熱領域H内に位置していない。
 この後、磁界B1を印加しながら常温まで降温させることにより、第1磁気抵抗効果素子100(MR1)および第4磁気抵抗効果素子100(MR4)の各々における、複数の磁気抵抗効果積層体110の全部において、磁化固定層が第1方向に固定された磁化状態になる。
 図11は、第2磁気抵抗効果素子および第3磁気抵抗効果素子の各々における、複数の磁気抵抗効果積層体のうちの一部に第1方向に向いた磁界を印加しつつ熱処理している状態を示す横断面図である。
 図11に示すように、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110の全部に第1方向に向いた磁界B2を印加しつつ、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110のうちの一部のみ一定時間加熱する。すなわち、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々の複数の磁気抵抗効果積層体110のうちの一部は、加熱領域H内に位置しており、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々の複数の磁気抵抗効果積層体110のうちの残部は、加熱領域H内に位置していない。
 この後、磁界B2を印加しながら常温まで降温させることにより、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における、複数の磁気抵抗効果積層体110のうちの一部のみにおいて、磁化固定層が第2方向に固定された磁化状態になる。
 上記の工程を経ることにより、図6に示す磁化状態を有する磁気センサを製造することができる。なお、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110のうちの残部が、磁化固定層が第2方向とは異なる方向に固定された磁化状態を有する部分を含む場合は、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110の残部の少なくとも一部が、第2方向とは異なる方向に向いた磁界を印加されつつ一定時間加熱される。
 この工程の加熱処理は、第1磁気抵抗効果素子100(MR1)および第4磁気抵抗効果素子100(MR4)の各々の複数の磁気抵抗効果積層体110の全部を加熱する際の熱影響、または、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々の複数の磁気抵抗効果積層体110のうちの一部を加熱処理する際の熱影響によって、行われるものでもよい。すなわち、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110の残部の少なくとも一部に対して、磁界B1または磁界B2が第1方向および第2方向の各々とは異なる向きに印加された状態で、熱影響が及ぶことにより加熱処理が施されてもよい。
 ここで、比較例に係る磁気センサについて説明する。図12は、比較例に係る磁気センサが備える第1磁気抵抗効果素子、第2磁気抵抗効果素子、第3磁気抵抗効果素子および第4磁気抵抗効果素子の各々の複数の磁気抵抗効果積層体の磁化固定層の磁化状態を示す横断面図である。
 図12に示すように、比較例に係る磁気センサにおいては、第1磁気抵抗効果素子100(MR1)および第4磁気抵抗効果素子100(MR4)の各々における、複数の磁気抵抗効果積層体110の全部において、磁化固定層が第1方向に固定された磁化状態になっており、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における、複数の磁気抵抗効果積層体110の全部において、磁化固定層が第2方向に固定された磁化状態になっている。
 図13は、本実施形態および比較例に係る磁気センサにおける出力と抵抗変化率との関係を示すグラフである。図13においては、縦軸に、磁気センサの出力、横軸に、磁気抵抗効果素子の抵抗変化率を示している。比較例に係る磁気センサのデータの近似直線Lrを1点鎖線、本実施形態に係る磁気センサのデータの近似直線Leを点線で示している。信号磁界の強度が0のとき、抵抗変化率は0である。
 図13に示すように、比較例に係る磁気センサは、信号磁界の強度が0のときの磁気センサの出力値が0である。一方、本実施形態に係る磁気センサ1は、信号磁界の強度が0のときの磁気センサの出力値が0から変位している。なお、本実施形態に係る磁気センサ1の検出感度である直線Leの傾きは、比較例に係る磁気センサの検出感度である直線Lrの傾きと略同一であった。
 このように、本実施形態に係る磁気センサ1においては、第1磁気抵抗効果素子100(MR1)および第4磁気抵抗効果素子100(MR4)の各々における複数の磁気抵抗効果積層体110の磁化固定層の磁化状態と、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110の磁化固定層の磁化状態との違いにより、信号磁界の強度が0のときの出力値が0から変位している。
 以下、本実施形態に係る磁気センサを備える位置検出装置について説明する。
 図14は、本発明の一実施形態に係る位置検出装置の構成を示す正面図である。図15は、図14に示す位置検出装置を磁石側から見た斜視図である。図14および図15においては、磁石が基準位置にある状態を示している。
 図14および図15に示すように、本発明の一実施形態に係る位置検出装置10は、第1磁気センサ1Aおよび第2磁気センサ1Bと、磁石20と、コイル30とを備える。磁石20およびコイル30は、いわゆるボイスコイルモータを構成している。位置検出装置10は、図示しないドライバICと電気的に接続されている。
 磁石20は、第1磁気センサ1Aおよび第2磁気センサ1Bの各々に対して基準位置から相対的に移動可能である。本実施形態においては、磁石20は、Z軸方向に延在する磁石20の中心軸C周りに回転可能に支持されている。なお、磁石20は、Y軸方向に沿って移動可能に支持されていてもよい。
 第1磁気センサ1Aおよび第2磁気センサ1Bの各々は、磁石20から印加される信号磁界B20を検出する。第1磁気センサ1Aおよび第2磁気センサ1Bの各々の検出値に基づいて、磁石20の回転角度が検出される。
 図14および図15に示すように、第1磁気センサ1Aおよび第2磁気センサ1Bの各々は、基準位置にあるときの磁石20の中央部と対向しない位置に配置されている。
 図16は、本実施形態および比較例に係る位置検出装置における、第1磁気センサおよび第2磁気センサの合計出力と、磁石の回転角度との関係を示すグラフである。図16においては、縦軸に、第1磁気センサおよび第2磁気センサの合計出力、横軸に、磁石20の基準位置からの回転角度を示している。比較例に係る位置検出装置のデータL0を実線、本実施形態に係る位置検出装置のデータLAを一点鎖線で示している。
 比較例に係る位置検出装置においては、第1磁気センサおよび第2磁気センサの各々の磁気抵抗効果素子が図12に示す磁化状態を有している点のみ、第1磁気センサ1Aおよび第2磁気センサ1Bとは異なる。
 図16に示すように、比較例に係る位置検出装置においては、第1磁気センサおよび第2磁気センサの各々が、基準位置にあるときの磁石20の中央部と対向しない位置に配置されていることにより、回転角度が0のとき、すなわち磁石20が基準位置にあるときの第1磁気センサおよび第2磁気センサの合計出力値が0から大きく変位している。このような場合、第1磁気センサおよび第2磁気センサの検出信号に基づいてドライバICを駆動制御することができない。
 一方、本実施形態に係る位置検出装置10においては、第1磁気センサ1Aおよび第2磁気センサ1Bの各々は、信号磁界の強度が0のときの出力値が0から変位していることにより、回転角度が0のとき、すなわち磁石20が基準位置にあるときの第1磁気センサ1Aおよび第2磁気センサ1Bの合計出力値がオフセットされて0近傍となる。これにより、第1磁気センサ1Aおよび第2磁気センサ1Bの検出信号に基づいてドライバICを駆動制御することができる。
 このように、本実施形態に係る位置検出装置10においては、磁気センサ1の信号磁界が0のときの出力値を0から変位させることにより、磁気センサ1と磁石20との配置関係などに関する磁気回路設計の自由度を高めることができる。
 本実施形態に係る磁気センサにおいては、磁気抵抗効果素子100の構成を変更することなく磁化固定層の磁化状態を調整するのみで製造可能なため、簡易に磁気回路設計の自由度を高めることができる。
 また、磁気センサ1の信号磁界が0のときの出力値の変位量は、第2磁気抵抗効果素子100(MR2)および第3磁気抵抗効果素子100(MR3)の各々における複数の磁気抵抗効果積層体110のうちの一部と残部との比率を変更することにより調整可能である。これによっても、磁気回路設計の自由度を高めることができる。
 上述した実施形態の説明において、組み合わせ可能な構成を相互に組み合わせてもよい。
 今回開示された実施形態はすべての点で例示であって制限的なものではないと考えられるべきである。本発明の範囲は上記した説明ではなくて請求の範囲によって示され、請求の範囲と均等の意味および範囲内でのすべての変更が含まれることが意図される。

Claims (8)

  1.  第1磁気抵抗効果素子と、
     第2磁気抵抗効果素子と、
     第3磁気抵抗効果素子と、
     第4磁気抵抗効果素子とを備え、
     前記第1磁気抵抗効果素子、前記第2磁気抵抗効果素子、前記第3磁気抵抗効果素子および前記第4磁気抵抗効果素子は、互いに電気的に接続されてブリッジ回路を構成し、
     信号磁界を印加された際に、前記第2磁気抵抗効果素子および前記第3磁気抵抗効果素子は、前記第1磁気抵抗効果素子および前記第4磁気抵抗効果素子とは、反対向きの抵抗変化を示し、
     前記第1磁気抵抗効果素子、前記第2磁気抵抗効果素子、前記第3磁気抵抗効果素子および前記第4磁気抵抗効果素子の各々は、互いに電気的に接続された複数の磁気抵抗効果積層体を含み、
     前記複数の磁気抵抗効果積層体の各々においては、磁化固定層と、非磁性層と、前記信号磁界に応じて磁化の向きが変化する磁化自由層とが順に積層されており、
     前記第1磁気抵抗効果素子および前記第4磁気抵抗効果素子の各々における、前記複数の磁気抵抗効果積層体の全部において、前記磁化固定層は第1方向に固定された磁化状態を有し、
     前記第2磁気抵抗効果素子および前記第3磁気抵抗効果素子の各々における、前記複数の磁気抵抗効果積層体のうちの一部において、前記磁化固定層は前記第1方向とは反対向きの第2方向に固定された磁化状態を有し、かつ、前記複数の磁気抵抗効果積層体のうちの残部は、前記磁化固定層が前記第2方向とは異なる方向に固定された磁化状態を有する部分、および、前記磁化固定層が前記信号磁界に応じて磁化の向きが変化する磁化状態を有する部分、の少なくとも一方を含み、
     前記第1磁気抵抗効果素子および前記第4磁気抵抗効果素子の各々における前記複数の磁気抵抗効果積層体の前記磁化固定層の磁化状態と、前記第2磁気抵抗効果素子および前記第3磁気抵抗効果素子の各々における前記複数の磁気抵抗効果積層体の前記磁化固定層の磁化状態との違いにより、前記信号磁界の強度が0のときの出力値が0から変位している、磁気センサ。
  2.  前記第1磁気抵抗効果素子、前記第2磁気抵抗効果素子、前記第3磁気抵抗効果素子および前記第4磁気抵抗効果素子の各々における前記複数の磁気抵抗効果積層体が保持可能な最大電気抵抗値が互いに等しい、請求項1に記載の磁気センサ。
  3.  前記第1磁気抵抗効果素子、前記第2磁気抵抗効果素子、前記第3磁気抵抗効果素子および前記第4磁気抵抗効果素子の各々の前記複数の磁気抵抗効果積層体の数が互いに等しい、請求項2に記載の磁気センサ。
  4.  前記第1磁気抵抗効果素子、前記第2磁気抵抗効果素子、前記第3磁気抵抗効果素子および前記第4磁気抵抗効果素子が含む前記複数の磁気抵抗効果積層体は、前記複数の磁気抵抗効果積層体の積層方向から見て、4回回転対称に位置している、請求項3に記載の磁気センサ。
  5.  前記第1磁気抵抗効果素子、前記第2磁気抵抗効果素子、前記第3磁気抵抗効果素子および前記第4磁気抵抗効果素子が含む前記複数の磁気抵抗効果積層体は、前記複数の磁気抵抗効果積層体の積層方向から見て、2回回転対称に位置している、請求項3に記載の磁気センサ。
  6.  請求項1から請求項5のいずれか1項に記載の磁気センサと、
     前記磁気センサに対して基準位置から相対的に移動可能な磁石とを備え、
     前記磁気センサは、前記基準位置にあるときの前記磁石の中央部と対向しない位置に配置され、前記磁石から印加される前記信号磁界を検出し、
     前記磁石が前記基準位置にあるときの前記磁気センサの出力値が0である、位置検出装置。
  7.  磁化固定層と、非磁性層と、信号磁界に応じて磁化の向きが変化する磁化自由層とが順に積層された複数の磁気抵抗効果積層体を含み、互いに電気的に接続されてブリッジ回路を構成する、第1磁気抵抗効果素子、第2磁気抵抗効果素子、第3磁気抵抗効果素子および第4磁気抵抗効果素子を形成する工程と、
     前記第1磁気抵抗効果素子および前記第4磁気抵抗効果素子の各々における、前記複数の磁気抵抗効果積層体の全部において、前記磁化固定層を第1方向に固定された磁化状態にする工程と、
     前記第2磁気抵抗効果素子および前記第3磁気抵抗効果素子の各々における、前記複数の磁気抵抗効果積層体のうちの一部のみにおいて、前記磁化固定層を前記第1方向とは反対向きの第2方向に固定された磁化状態にする工程とを備える、磁気センサの製造方法。
  8.  前記第2磁気抵抗効果素子および前記第3磁気抵抗効果素子の各々における、前記複数の磁気抵抗効果積層体のうちの前記一部のみにおいて、前記磁化固定層を前記第2方向に固定された磁化状態にする工程において、前記第2磁気抵抗効果素子および前記第3磁気抵抗効果素子の各々における前記複数の磁気抵抗効果積層体の全部に前記第2方向の磁界を印加しつつ、前記第2磁気抵抗効果素子および前記第3磁気抵抗効果素子の各々における前記複数の磁気抵抗効果積層体のうちの前記一部のみ加熱する、請求項7に記載の磁気センサの製造方法。
