Abstract
Description
(A―1)基材
基材は、遷移金属ジカルゴゲナイドからなる薄膜を支持するための部材である。基材の材質に関しては、遷移金属ジカルゴゲナイドからなる薄膜を支持できるものであれば、どのような材質でも良い。例えば、ガラス、石英、シリコン、セラミックスもしくは金属等の材質が例示される。また、基材の形状及び寸法は、特に限定されない。
上記の通り、遷移金属ジカルコゲナイドとは、遷移金属に属する第4族元素~第11族元素の金属(M)と、酸素を除くカルコゲン元素(X)との化合物(MX2)である。本発明に係る半導体材料の遷移金属としては、具体的には、タングステン(W)、モリブデン(Mo)、白金(Pt)、ルテニウム(Ru)、ロジウム(Rh)、パラジウム(Pd)、オスニウム(Os)、イリジウム(Ir)、ハフニウム(Hf)、ジルコニウム(Zr)等が挙げられる。また、カルコゲン元素は、硫黄(S)、セレン(Se)、テルル(Te)が挙げられる。
(A-3-1)金属ナノ粒子の作用及び構成
金属ナノ粒子による遷移金属ジカルコゲナイド薄膜の表面の修飾は、本発明の主要な特徴である。ここで、本発明において修飾とは、物理吸着・化学吸着等の吸着力や、金属結合・イオン結合・共有結合等の結合力によって、金属ナノ粒子と遷移金属ジカルコゲナイド薄膜とが結合した状態である。金属ナノ粒子を遷移金属ジカルコゲナイド薄膜の欠陥部位に修飾することで、上記した欠陥によるキャリアのトラップが阻止される。これにより、不要なキャリアの再結合による応答特性の低下が抑制される。
上記の金属ナノ粒子は、遷移金属ジカルコゲナイド薄膜表面における欠陥を優先的に修飾する。よって、本発明に係る半導体材料は、微視的に粒子状の凹凸が形成された表面形態を有する。後述する通り、薄膜表面の欠陥部位は、表面エネルギーが高くなっており、微細な金属ナノ粒子は表面エネルギーの高い箇所に優先的に結合される。よって、薄膜表面に適度な量の金属ナノ粒子を適切な速度で供給することで、欠陥部位が優先的に修飾される。但し、欠陥を優先的に修飾すると称したように、欠陥のみに金属ナノ粒子が修飾された状態に限定されず、欠陥以外の領域に金属ナノ粒子が結合していても良い。また、金属ナノ粒子は、単独粒子が個々に分散した状態でも良いし、連結していても良い。
本発明に係る半導体材料は、一般的な半導体材料として適用され、用途は特に限定されない。例えば、光電変換素子、受光素子、電界効果トランジスタ、光学センサ、光検出器、光磁気メモリ素子等の幅広い用途の半導体材料として利用できる。特に、本発明は、光学デバイスに適用される光半導体材料として好適であり、光電変換素子等への適用において有用である。より具体的には、本発明は、受光素子として好適であり、近赤外線領域(波長0.7~3μm)で使用可能であり、かつ、優れた受光感度を有することから、LIDAR用途の受光素子に好適である。
次に、本発明に係る半導体材料の製造方法について説明する。これまで述べた通り、本発明は、遷移金属ジカルコゲナイドからなる薄膜の表面に金属ナノ粒子を修飾することを特徴とする。金属ナノ粒子を修飾する工程を必須とするが、その前後の工程である遷移金属ジカルコゲナイド薄膜を成膜する工程と、金属ナノ粒子修飾後の工程についての制限はない。従って、本発明に係る半導体材料の製造方法は、基材上に遷移金属ジカルコゲナイドMX2からなる薄膜を形成する工程(成膜工程)と、前記薄膜の表面に金属Nからなる金属ナノ粒子を修飾する工程(修飾工程)とを含み、前記金属ナノ粒子を修飾する工程として、原子層蒸着法を用いることを特徴とする半導体材料の製造方法である。以下、各工程について説明する。
基材への遷移金属ジカルコゲナイド薄膜の成膜方法については、特に限定されることなく、従来の遷移金属ジカルコゲナイドの製造方法が適用される。遷移金属ジカルコゲナイドの製造方法としては、基板上に形成した遷移金属薄膜をカルコゲン元素雰囲気(硫黄ガスやセレンガス等)で熱処理してカルコゲナイドとする金属膜反応法の他、スパッタリング法(反応性スパッタリング法)、真空蒸着法等の物理蒸着法や化学気相蒸着法(CVD法)や原子層蒸着法(ALD法)等の化学蒸着法といった薄膜形成プロセスが挙げられる。本発明においては、後者の物理蒸着法や化学蒸着法の適用が好ましい。特に好ましい成膜方法は、化学蒸着法である。化学蒸着法によれば、均一な目的組成(MX2)の遷移金属ジカルコゲナイド薄膜を効率的に得ることができるからである。
上記で成膜された遷移金属ジカルコゲナイド薄膜表面の欠陥を金属ナノ粒子で修飾する。この金属ナノ粒子の修飾工程においては、原子層蒸着法(ALD法)を用いる。原子層蒸着法とは、被処理物の表面に修飾する金属の錯体からなる前駆体(プリカーサ)を含む原料ガスを接触させて前駆体を被処理物の表面に吸着させる吸着工程と、余剰な前記原料ガスを排気する第1の排気工程と、被処理物の表面に吸着した前駆体と反応ガスとを表面上で反応させて金属ナノ粒子を形成する反応工程と、余剰な前記反応ガスを排気する第2の排気工程と、を1サイクルとしてこのサイクルを繰り返す薄膜形成プロセスである。
遷移金属ジカルコゲナイド薄膜の形成
基材として、SiO2ガラス基板(寸法:20×20厚さ1.5mm)を用意し、この基材にCVD法(熱CVD)によりPtSe2薄膜を成膜した。まず、基板をCVD装置(ホットウォール式横型CVD装置)にセットすると共に、基板の上流側にセレン粉末5gを配置した。基板温度とセレン粉末の温度はそれぞれ制御可能となっている。成膜前に反応器内をアルゴンガス(200sccm)でパージした。
・原料加熱温度:67℃
・キャリアガス:アルゴン/10sccm
・基板温度/セレン粉末加熱温度:400℃/220℃
・成膜時間:15分
次に、上記で成膜したPtSe2薄膜について、その薄膜の表面に原子層蒸着法によりPtナノ粒子を修飾した。使用した装置は、PtSe2薄膜を成膜したCVD装置と同じものを使用した。また、Ptナノ粒子の前駆体(原料ガス)となる白金錯体も上記と同じDDAPを使用した。反応器内にPtSe2薄膜を成膜した基板を配置し、アルゴン(80sccm)でパージした後、下記(1)~(4)を1サイクルとした。

第1実施形態の半導体材料の表面におけるPtナノ粒子について、その平均粒径と面積比率の測定を行った。図1に、第1実施形態で製造した半導体材料(Pt/PtSe2)のSEM像の一例を示した。Ptナノ粒子の平均粒径の測定では、走査型電子顕微鏡(SEM)にて倍率50000倍で表面観察を行った。そして、SEM画像に基づきPtナノ粒子の粒径と面積率を求めた。粒径の測定は、画像から任意に50個の粒子を抽出して、それぞれについて長径と短径を測定してそれらの平均値を粒径とし、測定した粒子の平均粒径を算出した。金属ナノ粒子の面積比率は、画像の観察領域に占める金属ナノ粒子の面積の比率を百分率(%)で計算した。この計算は、画像解析ソフトウエア(名称:ImageJ)にて行い、解析条件として画像を8ビットに変換後、二値化処理を行い、ナノ粒子の平均粒径および全ナノ粒子の面積と測定領域の面積から面積率を得た。その結果、Ptナノ粒子の平均粒径は、22.73nmであった。また、Ptナノ粒子の面積比率は、12.54%であった。
上記で作製した第1実施形態及び比較例1の半導体材料について、近赤外線に対する光応答性を測定した。測定方法としては、半導体材料の表面にくし形電極を形成した後、近赤外線を照射し、マルチメーターを用いて光電流を室温で測定した。くし形電極は、Ptナノ粒子が修飾されたPtSe2薄膜の表面に対して、Ti膜(膜厚5nm)、Au膜(膜厚40nm)の順にくし形へパターニングして形成した。照射する近赤外線は、波長940nmとした。近赤外線の照射は、40秒の間隔を設けつつ、20秒間の照射を断続的に行った。四端子法は、バイアス電圧として0.5Vを負荷した。この測定結果を図2に示す。
Ptナノ粒子で修飾されたPtSe2薄膜について、開回路電圧減衰法(OCVD法)を用いてキャリア寿命の測定を行った。上記くし形にパターニングしたPtナノ粒子が修飾されたPtSe2薄膜の電極をプローブステーションシステムに接続した。光応答性の評価と同様に940nmの赤外線を照射し光電効果を発現させた。そして、赤外線の照射を止めた際の電圧低下と時間の関係をプローブステーションで測定し、キャリア寿命τを次式に基づき算出した。
本実施形態では、遷移金属ジカルコゲナイド薄膜としてPdSe2からなる薄膜を基材の上に形成し、金属ナノ粒子としてPt粒子を薄膜表面に修飾して半導体材料を作製した。第1実施形態と同様に、各半導体材料について、表面形態を検討すると共に半導体特性を評価した。
遷移金属ジカルコゲナイド薄膜の形成
本実施形態では、まず、基材にPd薄膜を形成し、これをセレン化することで遷移金属ジカルコゲナイド薄膜(PdSe2薄膜)を製造した。基材として、SiO2ガラス基板(寸法:20×20厚さ1.5mm)を用意し、この基材に真空蒸着法(熱蒸着法)によりPd薄膜を成膜した。基板を真空チャンバー上面にセットし対向するチャンバー下部にPd蒸着源をタングステンボートに乗せ10-6Paオーダー以下になるまでチャンバー内を減圧した。その後、タングステンボートに電流を流し抵抗加熱によりPd蒸着源を加熱・気化させることで対向する基板にPdを成膜した。このとき、膜厚計を用いてPd薄膜の膜厚を1nmとなるまで蒸着を行った。

・基板温度/セレン粉末加熱温度:400℃/220℃
・セレン化時間:90分
次に、上記で成膜したPdSe2薄膜について、その薄膜の表面に原子層蒸着法によりPtナノ粒子を修飾した。使用した装置は、第1実施形態でPtSe2薄膜の成膜及びPt粒子を修飾したときに使用したCVD装置と同じものを使用した。また、Ptナノ粒子の前駆体(原料ガス)となるPt錯体も上記と同じDDAPを使用した。反応器内にPtSe2薄膜を成膜した基板を配置し、アルゴン(80sccm)でパージした後、下記(1)~(4)を1サイクルとした。尚、基板

第2実施形態の半導体材料の表面におけるPtナノ粒子について、その平均粒径と面積比率の測定を行った。Ptナノ粒子の平均粒径の測定方法及び面積率の測定は、第1実施形態と同様とした。その結果、Ptナノ粒子の平均粒径は、7.98nmであった。また、Ptナノ粒子の面積比率は、10.16%であった。
上記で作製した第2実施形態及び比較例2の半導体材料について、近赤外線に対する光応答性を測定した。測定方法および電極形成方法については第1実施形態及び比較例1と同様とした(近赤外線波長940nm)。この測定結果を図4に示す。
第1実施形態と同様、Ptナノ粒子で修飾されたPdSe2薄膜について、OCVD法によりを用いてキャリア寿命の測定を行った。この結果を図5に示す。図5から、第2実施形態のPtナノ粒子が修飾されたPdSe2薄膜を含む半導体材料は77.9ピコ秒であった。これに対して、比較例2の金属ナノ粒子のないPdSe2薄膜を含む半導体材料は7.18ピコ秒であった。本実施形態においても、Ptナノ粒子の修飾による電子寿命の増大が確認された。
遷移金属ジカルコゲナイド薄膜の形成
第1実施形態と同じSiO2ガラス基板を基材とし、第1実施形態と同様にしてCVD法でPtSe2薄膜を成膜した。薄膜原料として白金錯体(DDAP)を使用し、白金錯体を加熱気化してキャリアガスと共に反応器内に導入し、基板上で気化した白金錯体を分解させると共に、白金とセレンと反応させてPtSe2を析出して薄膜を形成した。成膜条件は、第1実施形態と同様であり、PtSe2薄膜の膜厚は4nmであった。
上記で成膜したPtSe2薄膜の表面に原子層蒸着法によりRuナノ粒子を修飾した。使用した装置は、PtSe2薄膜を成膜したCVD装置と同じものを使用した。また、Ruナノ粒子の前駆体(原料ガス)となるRu錯体はトリカルボニル(トリメチレンメタン)ルテニウム(Ru(TMM)(CO)3))を使用した。反応器内にPtSe2薄膜を成膜した基板を配置し、アルゴン(100sccm)でパージした後、下記(1)~(4)を1サイクルとした。

第3実施形態の半導体材料の表面におけるRuナノ粒子について、その平均粒径と面積比率の測定を行った。Ruナノ粒子の平均粒径と面積率の測定は、第1実施形態と同様にしてSEMによる表面観察に基づいた。本実施形態におけるRuナノ粒子の平均粒径は、12.47nmであった。また、Ruナノ粒子の面積比率は、1.98%であった。図6に、第3実施形態で製造した半導体材料(Ru/PtSe2)のSEM像の一例を示す。
上記で作製した第3実施形態の半導体材料について、近赤外線に対する光応答性を測定した。測定方法および電極形成方法については第1実施形態と同様とし、照射する近赤外線の波長は740nm、850nm、940nmとした。この測定結果を図7に示す。図7には、本実施形態の半導体材料(Ru/PtSe2))と共に、Ru粒子の修飾のない半導体材料(Bare PtSe2薄膜:比較例1)の結果も示している。
Claims (11)
- 基材と、前記基材の上に形成され、MX2(Mは遷移金属、Xは酸素以外のカルゴゲン原子)で示される遷移金属ジカルコゲナイドからなる薄膜と、を含む半導体材料であって、金属Nからなり、前記薄膜の表面を修飾する金属ナノ粒子を備えることを特徴とする半導体材料。
- 金属ナノ粒子の平均粒径は、2nm以上50nm以下である請求項1記載の半導体材料。
- 金属ナノ粒子を構成する金属Nの仕事関数が、薄膜を構成する遷移金属ジカルコゲナイドMX2のバンドギャップよりも大きい請求項1記載の半導体材料。
- 遷移金属ジカルコゲナイドMX2の遷移金属Mは、Pt、Pdのいずれかである請求項1~請求項3のいずれかに記載の半導体材料。
- 遷移金属ジカルコゲナイドMX2のカルコゲンXは、硫黄、セレン、テルルのいずれかである請求項1~請求項4のいずれかに記載の半導体材料。
- 金属ナノ粒子を構成する金属Nは、貴金属である請求項1~請求項5のいずれかに記載の半導体材料。
- 金属ナノ粒子で修飾された遷移金属ジカルコゲナイドからなる薄膜の表面を観察したとき、観察視野領域における金属ナノ粒子が占める面積比率が5%以上20%以下である請求項1~請求項6のいずれかに記載の半導体材料。
- 基材は、ガラス、石英、シリコン、炭素、セラミックス又は金属のいずれかよりなる請求項1~請求項7のいずれかに記載の半導体材料。
- 請求項1~請求項8のいずれかに記載の半導体材料を含む受光素子。
- 請求項1~請求項8のいずれかに記載の半導体材料の製造方法であって、
