マルチビーム異常が生じた場合のスループット低下を抑制できる荷電粒子線装置を提供する。試料を載置するステージ(11)と、複数の一次ビームからなるマルチビームを試料に照射する荷電粒子光学系と、一次ビームと試料との相互作用により発生する二次ビームを検出して検出信号を出力する検出器(15)と、ステージ及び荷電粒子光学系を制御して、マルチビームを第1のスキャン方法により試料上で走査させて得た検出器からの検出信号から画像データを生成する制御部(17)とを有し、制御部は、画像データからマルチビームの異常を判定した場合には、マルチビームを第2のスキャン方法により試料上で走査するように変更し、第2のスキャン方法は、第1のスキャン方法よりもマルチビームが試料上を走査するスキャン幅が大きい。

Description

荷電粒子線装置及び検査方法
 本発明は、マルチビーム型の荷電粒子線装置、及びそれを用いた検査方法に関する。
 半導体や磁気ディスクなどの製造プロセスにおいて、試料上に電子ビームやイオンビームなどの荷電粒子線(以下、一次ビームと呼ぶ)を照射し、発生した二次電子などの二次荷電粒子(以下、二次ビームと呼ぶ)の信号を取得し、試料上に形成されたパターンの形状や寸法を測定する測長装置、欠陥の有無を調べる検査装置などが用いられている。
 このような荷電粒子線装置において、試料を処理する速度(検査速度)の向上は重要な課題である。このため、試料に照射する一次ビームの本数を複数にしたマルチビーム型の荷電粒子線装置が提案されている。

 マルチビーム型荷電粒子線装置の場合、微細なアパーチャーアレイに一次ビームを通すことによってマルチビーム化する。このため、アパーチャーアレイの開口が一つでも劣化し、異常なビームとなると当該開口からのビームは使えなくなる。この場合、不良となったビームのスキャン領域を別のビームによってリカバーすることが考えられるが、同じ視野の画像データを得るために、再度別の健全なビームでスキャンすることとなり、単純計算でスループットが1/2に低下する。
 特許文献1はマルチビーム型の描画装置に関し、不良ビームが生じた場合に、マルチビームの照射位置の変化量を変更し、不良なビームの照射予定位置に正常なビームを照射する。特許文献1においては不良ビームが生じる原因としてブランキングアレイを構成する各ブランカへの制御信号の伝送エラーを想定しており、別のビームによりリカバーする必要が生じるのは伝送エラーが生じたときだけである。これに対してアパーチャーアレイそのものに不具合が生じた場合には、毎回リカバーが必要となり、上述の通り、スループットが1/2に低下する。
 特許文献2もマルチビーム型の描画装置に関し、不良ビームが発生したとき、不良ビームを生じる開口部を除いてより多くの開口部が含まれる部分領域を設定し、当該部分領域を通過して形成されるマルチビームを用いて描画処理することを開示する。
 本発明の一態様である荷電粒子線装置は、試料を載置するステージと、複数の一次ビームからなるマルチビームを試料に照射する荷電粒子光学系と、一次ビームと試料との相互作用により発生する二次ビームを検出して検出信号を出力する検出器と、ステージ及び荷電粒子光学系を制御して、マルチビームを第1のスキャン方法により試料上で走査させて得た検出器からの検出信号から画像データを生成する制御部とを有し、制御部は、画像データからマルチビームの異常を判定した場合には、マルチビームを第2のスキャン方法により試料上で走査するように変更し、第2のスキャン方法は、第1のスキャン方法よりもマルチビームが試料上を走査するスキャン幅が大きい。
 マルチビーム異常が生じた場合のスループット低下を抑制できる荷電粒子線装置、あるいはそれを用いた検査方法を提供する。
 その他の課題と新規な特徴は、本明細書の記述および添付図面から明らかになるであろう。

 以下、本発明の好ましい実施形態について図面を参照して説明する。
 図1にマルチビーム型の荷電粒子線装置の構成を示す。電子源1から放出された一次ビーム20は、コリメータレンズ2により略平行に整えられ、アパーチャーアレイ3に入射される。アパーチャーアレイ3は複数の開口を有し、一次ビーム20は開口の数だけ分割される。図1では、このうち3本のビームについて図示している。分割された一次ビーム20a~cは、レンズアレイ4によって個別に集束され、複数の電子源像22a,22b,22cが形成される。レンズアレイ4は、例えば、それぞれ複数の開口を有する3枚の電極で構成され、このうち中央の電極に電圧を印加することにより、開口部を通過する一次ビーム20に対してアインツェルレンズとして作用する。
 レンズアレイ4により個別に集束された一次ビーム20はビームセパレータ5を通過する。ビームセパレータ5は、一次ビーム20と二次ビーム24とを分離する目的で使用される。ビームセパレータ5としては、例えば、一次ビームの入射方向に対して概略垂直な面内に互いに直交する磁場と電場を発生させ、通過する電子に対してそのエネルギーに対応した偏向角度を与えるウィーンフィルタを使用できる。本実施形態においては、一次ビーム20が直進するように磁場と電場の強さを設定し、さらに、反対方向から入射する二次ビーム24に対しては所望の角度に偏向するように電磁場の強さを調節、制御する。ビームセパレータ5の位置は、一次ビーム20に対する収差の影響を低減するため、一次ビーム20の電子源像22a~cの高さに合わせて配置している。対物レンズ8は電磁レンズであり、電子源像22a~cを縮小投影する。また、本実施例の荷電粒子線装置の電子光学系には回転レンズ6が設けられている。回転レンズ6は、光軸を中心として電子源像22a~cを回転投影する。
 走査偏向用の偏向器7により、分割された一次ビーム20は、それぞれ略同一方向に且つ略同一角度だけ偏向作用を受け、ステージ11に載置された試料10上を走査される。試料10の表面に到達した分割された一次ビーム20は、試料表面付近の物質と相互作用する。これにより、反射電子、二次電子、オージェ電子等の二次的な電子が試料から発生し、二次ビーム24となる。二次ビーム24は、対物レンズ8の集束作用を受け、その後二次ビーム24に対して偏向作用を持つビームセパレータ5により、一次ビーム20の軌道と分離され、分割された1次ビームに対応して設けられる検出器15に到達する(図では、分割された一次ビーム20a~cに対応する検出器15a~cが表示されている)。また、ステージ11には試料10が載置される他に、標準試料12が搭載されている。標準試料12の表面には調整用パターンが形成されている。
 電子源1、コリメータレンズ2、レンズアレイ4、ビームセパレータ5、回転レンズ6、偏向器7、対物レンズ8、図示されていないその他の光学素子で構成される荷電粒子光学系やステージ11は制御部17により統一的に制御される。オペレータはモニタ18に表示されるGUI(Graphical User Interface)を通じて、荷電粒子光学系等の光学条件や、試料を検査する検査条件を設定できる。また、検出器15によって検出された信号から増幅、デジタル化などの処理を経て画像データを生成し、生成された画像データは制御部17内の記憶装置に一旦格納される。その後、制御部17では画像データから各種統計量の算出を行い、最終的に試料10における欠陥の有無を判定する。判定結果はモニタ18に表示される。
 図2は、図1に示したマルチビーム型の荷電粒子線装置の視野である。一次ビームがアパーチャーアレイにより9つに分割され、分割された一次ビーム(マルチビームと表記する)にはビーム不良がない状態である。単位視野30は、マルチビームの1つのビームが偏向器7によって走査される、光軸に直交するXY平面上の領域である。この例では、単位視野30はX方向、Y方向ともに1辺の長さをdとする矩形状の領域である。ビーム不良がなければ9つの単位視野30を統合した視野31が荷電粒子線装置の視野として得られる。一方、ビーム不良があれば、視野31のうちの、ビーム不良を生じたビームの単位視野の検出信号が不十分あるいは得られなくなる。本実施例では、マルチビームにビーム不良が生じた場合に、スキャン方法を変えることによってビーム不良を救済することを可能にする。
 図3を用いて、マルチビームのうち、内側に位置するビーム(内側ビームと呼ぶ)に不良を生じた場合における、ビーム不良を救済する救済スキャン方法について説明する。なお、図2と同様に、マルチビームを構成する1つのビームの視野(単位視野)をハッチングした領域として示しており、単位視野(ハッチングした領域)の中心に位置する点が当該単位視野をスキャンするビームである。また、図3の上から順に第1段から第4段と呼ぶ。これは続く図4、5においても同様である。
 図3の第1段は、内側ビームにビーム不良が生じた状態であり、通常スキャンでは視野31の中央部について正しい検出信号が得られない。このため、第2段~第4段に示すようなマルチビームの視野を変更するスキャンを行うことにより、ビーム不良を救済する。
 第2段は拡大スキャンであり、マルチビームのスキャン方向は保持したまま、スキャン幅を通常スキャンのスキャン幅に対して拡大する。この例では、スキャン幅を2倍としている(すなわち、単位視野40の1辺は2d)。周辺ビームの単位視野を拡大することによって、通常スキャンにおけるビーム不良を生じた内側ビームの単位視野の欠落を救済し、8つの周辺ビームの単位視野40を統合した視野から、通常スキャンの視野31に相当する領域を切り出す。
 第3段は、第1の回転スキャンであり、マルチビームのスキャン方向を変更させるとともに、スキャン幅を通常スキャンの場合のスキャン幅に対して拡大する。この例では、スキャン方向を45°回転させるとともに、スキャン幅を√2倍としている(すなわち、単位視野41の1辺は√2d)。周辺ビームの単位視野を回転及び拡大することによって、通常スキャンにおけるビーム不良を生じた内側ビームの単位視野の欠落を救済し、8つの周辺ビームの単位視野41を統合した視野から、通常スキャンの視野31に相当する領域を切り出す。ビームのスキャン方向は、図1に示す偏向器7により回転させることができる。
 第4段は、第2の回転スキャンである。単位視野を拡大した場合、通常スキャンによる本来の単位視野30を超える領域においては画像にひずみが生じる。このため、スキャン幅の拡大はなるべく小さい方が好ましい。一方、第1の回転スキャンでは通常スキャンとスキャン方向が異なることにより通常スキャンによって得られる画像と差異が生じるおそれがある。そこで、第2の回転スキャンでは、マルチビームの配列を回転させ、スキャン方向は維持したまま、スキャン幅を通常スキャンの場合のスキャン幅に対して拡大する。この例では、マルチビームの配列を45°回転させ、スキャン幅を√2倍としている(すなわち、単位視野42の1辺は√2d)。マルチビームの配列を回転させ、周辺ビームの単位視野を拡大することによって、通常スキャンにおけるビーム不良を生じた内側ビームの単位視野の欠落を救済し、8つの周辺ビームの単位視野42を統合した視野から、通常スキャンの視野31に相当する領域を切り出す。切り出される視野31は、マルチビームの配列の回転に応じて回転したものとなる。このように、第2の回転スキャンでは、通常スキャンとスキャン方向を異ならせることなく、スキャン幅の拡大を抑えることができる。マルチビームの配列は、図1に示す回転レンズ6により回転させることができる。
 図4を用いて、マルチビームのうち、周縁部(ここで、周縁部は角部を含まないものとする)に位置するビーム(辺ビームという)に不良を生じた場合における、ビーム不良を救済する救済スキャン方法について説明する。
 図4の第1段は、辺ビームの一つにビーム不良が生じた状態であり、通常スキャンではビーム不良の生じた辺ビームに対応する視野31の周縁部について正しい検出信号が得られない。このため、第2段~第4段に示すようなマルチビームの視野を変更するスキャンを行うことにより、ビーム不良を救済する。なお、他の辺ビームにビーム不良が生じた場合も同様である。
 第2段は拡大スキャンであり、内側ビームにビーム不良が生じた場合の拡大スキャンと同じである。
 第3段は第1の回転スキャンであり、この例では、スキャン方向を45°回転させるとともに、スキャン幅を2√2倍としている(すなわち、単位視野44の1辺は2√2d)。第4段は第2の回転スキャンであり、この例では、マルチビームの配列を45°回転させるとともに、スキャン幅を2√2倍としている(すなわち、単位視野45の1辺は2√2d)。このように回転スキャンでは、ビーム不良を生じたビームの位置によって、スキャン幅の拡大量が異なる。
 図5を用いて、マルチビームのうち、角部に位置するビーム(角ビームという)に不良を生じた場合における、ビーム不良を救済する救済スキャン方法について説明する。
 図5の第1段は、角ビームの一つにビーム不良が生じた状態であり、通常スキャンではビーム不良の生じた角ビームに対応する視野31の角部について正しい検出信号が得られない。このため、第2段~第4段に示すようなマルチビームの視野を変更するスキャンを行うことにより、ビーム不良を救済する。なお、他の角ビームにビーム不良が生じた場合も同様である。
 第2段は拡大スキャンであり、この例では、スキャン幅を3倍としている(すなわち、単位視野40の1辺は3d)。
 第3段は第1の回転スキャンであり、この例では、スキャン方向を45°回転させるとともに、スキャン幅を3倍としている(すなわち、単位視野47の1辺は3d)。第4段は第2の回転スキャンであり、この例では、マルチビームの配列を45°回転させるとともに、スキャン幅を3倍としている(すなわち、単位視野48の1辺は3d)。
 このようにマルチビームの角部にビームにビーム不良が生じた場合には、拡大スキャンでも、回転スキャンでも、スキャン幅の拡大量は最も大きくなる。
 なお、図3~図5ではマルチビームのうち1本のビームにビーム不良が生じた例を説明した。複数のビーム不良が生じる場合も、図3~図5に示した救済スキャン方法のいずれかによって本来の視野31の画像データを得ることが可能である。
 図6を用いて本実施例の救済スキャンの効果を説明する。タイムチャート51,52は通常スキャンによりビーム不良の救済を行うタイムチャートを示しており、タイムチャート53,54は救済スキャンの一態様である拡大スキャンによりビーム不良の救済を行うタイムチャート(模式図)を示している。なお、図6ではマルチビームが視野をステップ&リピート方式によりスキャンする例を示している。また、マルチビームは、第1~第3のビームからなり、第2のビームにビーム不良が起きているとする。
 通常スキャンによりビーム不良の救済を行う場合においては、期間55において通常スキャンを行った後、期間56において第2のビームの単位視野を第1のビームによってスキャンする。このため、通常スキャンによって視野をスキャンするのに要する時間を時間t1とすると、ビーム不良が生じた場合の救済を含めて視野をスキャンするのに要する時間t2は、時間t1のおよそ2倍となる。
 これに対して、救済スキャンによりビーム不良の救済を行う場合においては、期間57において救済スキャン(ここでは拡大スキャン)を行い、第2のビームのビーム不良を救済するため、通常スキャンよりもX方向、Y方向ともにスキャン幅を拡大している。タイムチャート53,54には、拡大されたスキャン幅を破線枠58,59で囲うことによって示している。スキャン幅が拡大されることにより、視野のスキャンに要する時間t3は通常スキャンによる視野のスキャンに要する時間t1よりも長くなる。しかしながら、時間t2よりも短くすることができ、マルチビームにビーム不良が生じた場合における画像データを取得する時間を短縮することができる。
 図7に、マルチビーム型荷電粒子線装置により試料の検査を行う検査シーケンスを示す。試料としては、例えば、半導体ウェハを想定する。検査中に定期的にマルチビームにビーム不良が生じていないかどうか診断を行い、ビーム不良が生じている場合には、スキャン方法を通常スキャンから救済スキャン方法に変更して試料の検査を行う。このため、試料に対して単位検査領域となるセクションを設定し、1セクションの検査が終了するごとにマルチビーム異常の判定を行うものとする。この検査シーケンスは図1の制御部17によって実行される。
 第1セクションから試料の検査を開始し(S10)、1つのセクションの検査が終了すると(S11)、マルチビームに異常が生じていないかの判定を行う(S12)。セクションの設定方法は任意である。例えば、視野に対して検査対象領域が広い半導体ウェハの検査を、Y方向の始点から終点に向かって移動させ、X方向に1視野分ずらして、再びY方向の始点から終点に向かって視野を移動させて行う場合、Y方向に延びる1列の視野領域を1セクションとして設定するとよい。これにより、マルチビーム異常が生じたときに必要となるステージ11の大きな移動動作のタイミングを、視野の移動のために必要なステージ11の大きな移動動作のタイミングとを同じにすることができる。
 マルチビームに異常が生じておらず(S12でno)、最後のセクションでなければ(S13でno)、次のセクションに視野を移動させ(S16)、検査を継続する。最後のセクションの検査が終了すれば(S13でyes)、検査レポートを出力し(S14)、検査を終了する(S15)。
 ステップS12におけるマルチビーム異常の判定は、制御部17が生成する単位視野の画像データ(SEM像)の像質によって判定する。判定方法は特に限定されない。例えば、単位視野ごとのSEM像に共通する特定パターンが含まれていれば、当該特定のパターンのSEM像を数値化して異常の有無を判定してもよい。共通する特定パターンを有さない場合、単位視野のSEM像ごとにS/Nや検出信号量の平均値を算出し、単位視野のSEM像におけるそれらのばらつきの大きさから異常の有無を判定してもよい。なお、算出する像質を示す値としては、以上の例示に限られず、DR値やCG値などの画像のシャープネスを示す値であってもよい。
 マルチビームに異常が生じている場合(S12でyes)、救済スキャン方法を適用可能かどうか評価する(S17)。上述したように、救済スキャンでは1ビームのスキャン幅が通常スキャンよりも大きくなり、通常スキャンの単位視野を越える救済スキャンの単位視野においては歪みが生じるため、分解能が劣化する。このため、検査に要求される分解能によっては救済スキャンを適用できない場合がある。このため、救済スキャンが適用可能かどうかを評価し、適用可能であれば(S18でyes)、救済スキャンにより検査画像を取得する。一方、適用不可であれば(S18でno)、例えば図6に示した通常スキャンによるビーム不良の救済を行う(S19)。なお、第kセクション検査後の診断において、マルチビームに異常が生じているとの判定がなされた場合には、当該第kセクションの検査から再度実行する。
 救済スキャン方法のいずれかが適用可能である場合、標準試料12の調整用パターンにマルチビームを移動させ(S19)、調整用パターンを用いてスキャン幅、及びスキャン方向あるいはマルチビームの配列が図3~図5に示した救済スキャンの所望の状態になるように調整する。
 図8にステージ11の上面図を示す。この例では、ステージ11の上面上に、複数の標準試料12が搭載されている。複数の標準試料12の表面には、それぞれの救済スキャン方法に応じた調整用パターンが形成されている。例えば、標準試料12aには、図3の第2段に示した内側ビームにビーム不良がある場合の拡大スキャン用の調整用パターンが形成されており、標準試料12bには、図3の第3段に示した内側ビームにビーム不良がある場合の第1の回転スキャン用の調整用パターンが形成されており、標準試料12cには、図3の第4段に示した内側ビームにビーム不良がある場合の第2の回転スキャン用の調整用パターンが形成されているといった具合である。なお、この例では調整用パターンごとに標準試料が設けられている例を示しているが、1つの標準試料に複数の調整用パターンが形成されてもよい。
 図9に、内側ビームにビーム不良がある場合の第2の回転スキャン用(図3第4段を参照)の調整用パターンの一例を示す。調整用パターン60は、マトリックス状に所定のピッチで規則正しく配列されたドットパターン61と、所望のマルチビームの配列に応じて配置される特定パターン62とを含んでいる。特定パターン62はここではアルファベットで示されており、アルファベットa~iがそれぞれ第2の回転スキャンの場合の単位視野42の中心となるように配置されている。
 内側ビームにビーム不良がある場合の第2の回転スキャンの設定にあわせて、回転レンズ6及び偏向器7を制御して、調整用パターン60のSEM画像を取得する。単位視野ごとのSEM画像63について、
 (1)特定パターンの位置
 (2)ドット配列の傾き
 (3)X方向、Y方向に含まれるドットの数
を確認する。(1)特定パターンの位置が単位視野のSEM画像63の中心にあれば、マルチビームの配列が適正に回転されていると判定でき、(2)ドット配列が単位視野のSEM画像63に対して垂直及び平行を保って配列されていればスキャン方向が適正であると判定でき、(3)単位視野のSEM画像63にX方向、Y方向ともに規定の数のドットが表れていれば、スキャン幅が適正であると判定できる。
 図10に、救済スキャンの視野調整を行うステップS20の詳細を示す。ステップS31はマルチビームの配列の回転を調整するものであり、上記(1)の調整に該当する。ステップS33はスキャン方向を調整するものであり、上記(2)の調整に該当する。ステップS35はスキャン幅を調整するものであり、上記(3)の調整に該当する。なお、この3種類のパラメータの調整順序は図10に限られるものではなく、調整の順序を入れ替えてもよい。また、調整用パターンも図9に示したものに限られず、マルチビームの配列、スキャン方向、スキャン幅の3つのパラメータの調整が可能なパターンであればよい。
 図11に、図7の検査シーケンスを実行する検査条件設定フローを示す。本実施例の検査条件設定フローでは、一般的な検査条件の他、救済スキャン方法の適用可否を判定する(検査シーケンスにおけるステップS18)のための条件設定を含めた検査条件を設定する(S41)。図12に検査条件を設定するためのGUI画面の例を示す。GUI画面70はモニタ18(図1参照)に表示される。
 図12の例では、検査条件の設定のため、検査領域設定画面71と光学条件設定画面72とを設けている。検査領域を設定するには、ウェハマップ73上でウェハ内の検査したい領域をクリックすることでダイを選択し、ダイマップ74上でダイの中で検査したいセクションをクリックして選択する。また、設定する光学条件75としては、ここでは加速電圧(照射する電子のエネルギー)、ビームのプローブ電流、分解能を例示している。ここで設定された分解能を満たせるか否か(分解能条件という)によって、救済スキャンの適用可否が判断される。具体的には、装置の制御部17は、救済スキャンごとに、例えば、分解能が3nm以上では角ビームの救済スキャン適用可、2nm以上では辺ビームの救済スキャン適用可、1nm以上では内側ビームの救済スキャン適用可といった判断条件を保持しており、設定された分解能条件にしたがってビーム不良が生じたときの救済スキャンの適用可否を判断する。
 以上の光学条件と検査領域が設定されると検査に要する時間が予測できるため、算出した予想検査時間76を表示する。条件設定が終了すると、設定された条件にしたがって、検査シーケンス(図7参照)が実行される(S42)。
 検査シーケンス(S41)において行われる画像処理(S43)について説明する。通常の画像処理に加えて、救済スキャンを実行する場合には、固有の画像処理が必要となる。第1は歪みの補正である。先に述べたように救済スキャンにおける単位視野では、通常スキャンの単位視野から拡大された領域で歪みが生じる。図13Aにその様子を模式的に示している。このため、図13Bに示すように、隣接する単位視野40aと単位視野40bとはそのままでは歪の影響によりつながらない。このため、隣接する単位視野がスムーズに接続されるよう歪みを除去する演算を行った単位視野40a’と単位視野40b’とを接続して単位視野を統合する。歪みを除去する演算方法は特に限定しないが、例えば、単位視野のうち、単位視野が接続する領域のパターンを抽出し、接続する領域の傾きが0となるように隣接する単位視野のSEM画像の歪み係数を演算して補正する、あるいは視野をオーバーラップさせて、異なる単位視野により同じ試料上のパターンのSEM画像を取得し、取得したパターンが一致するようにそれぞれの歪み係数を演算して補正する、といった方法が考えられる。
 第2は単位視野のオーバーラップ領域の補正である。救済スキャンでは、単位視野を拡大したことにより、単位視野同士でオーバーラップ領域を有している。このため、単純に単位視野のSEM画像を合成すると、単位視野同士がオーバーラップしている領域においては検出信号量が相対的に多くなり、オーバーラップ領域以外の単位視野、及びビーム不良が生じた単位視野では検出信号量が相対的に小さいという差(コントラスト)が生じる。このようなスキャン方式に伴うコントラストを補正するため、例えば、オーバーラップ領域については検出信号を加算しない(間引く)あるいは、明るさ補正の処理を行い、スキャン方式に伴うコントラストを補正する。
 全てのセクションの検査が終了すると検査レポートが出力される(図7、ステップS14)。モニタ18に表示される検査レポートの例を図12に示す。図12の例では検査条件設定画面71,72の下段に検査レポート出力画面77が表示されている。検査レポート出力画面77には出力フォルダのアドレス78、実際の検査時間79、検査中におけるビーム異常の有無情報80が表示されている。アドレス78に格納される出力フォルダには、取得したSEM画像、欠陥マップ、異常ビーム情報などの出力データと、検査条件として設定した検査領域や光学条件のデータ(検査レシピデータ)とが格納される。
 実際の検査時間79が表示されることにより、検査条件設定時に予測された予想検査時間76との乖離が確認できる。検査中におけるビーム異常の有無情報80が表示されることにより、検査者は検査時間に乖離が生じた原因を把握することができる。なお、検査レポートとしては、この他にも検査結果を表示する欠陥マップなどを表示することが望ましい。
 なお、マルチビームが視野をステップ&リピート方式によりスキャンする例について説明を行ったが、視野を連続スキャン方式によりスキャンする場合においても同様の救済スキャンが可能である。連続スキャン方式ではステージ11が連続に移動していて、走査による偏向とステージ移動との組合せにより、一次ビームが帯状の領域を順次走査するように制御される。マルチビームにより複数の帯状領域を走査することによって、所定の検査領域全体が走査される。図14に連続スキャン方式の場合における通常スキャンとビーム不良が生じたときの救済スキャンの例を示す。
 図14の上段の図を用いてマルチビーム異常のない場合の通常スキャンについて説明する。ステージはY方向に連続移動するものとし、一次ビームはX方向に偏向される。具体的には、図の黒丸が一次ビーム90の位置を示しており、偏向器7の作用を受けることにより一次ビーム90は破線枠91の範囲を偏向される。この結果、マルチビームを構成する一次ビームは帯状領域92を走査する。複数の帯状領域92が検査領域全体を不足なくカバーするには、マルチビームの配列をスキャン方向に対して投影した隣接ビーム間の距離Lが、いずれも等しくされていればよい。このため、マルチビームの配列はY方向に対してθだけ回転されている。これにより通常スキャンでは、マルチビームを構成する一次ビーム90はそれぞれ幅L1の帯状領域92を走査する。
 図14の中段に第1の救済スキャンを示す。第1の救済スキャンは、マルチビームの配列を変えることなく、スキャン幅を拡大するものである。図14の例では、マルチビームを構成する9本の一次ビームのうち、中心に位置する一次ビーム90cにビーム不良が生じたとする。第1の救済スキャンでは、マルチビームの配列の回転量は通常スキャンと同じ(θ)として、偏向器7によるスキャン幅を変更する。一次ビームの偏向量を破線枠93の幅で示しており、この場合、通常スキャンに比べてスキャン幅を2倍とすれば、ビーム不良を生じた一次ビーム90cの走査するはずの帯状領域を、X方向に隣接する一次ビーム90d,90eにより走査することができる。この場合のスキャン幅は、通常スキャンの場合のスキャン幅(L1)の2倍になる。
 図14の下段に第2の救済スキャンを示す。第2の救済スキャンは、マルチビームの配列を回転させるとともに、マルチビームの配列の回転に応じてスキャン幅を拡大するものである。白丸で示す通常スキャンの場合の一次ビーム90の位置に対してマルチビームの配列を回転させる。この例では、マルチビームの配列はY方向に対してΦだけ回転されて、図の黒丸が示す一次ビーム95は、偏向器7の作用を受けることにより破線枠96の範囲を偏向される。この状態で、ビーム不良を生じた一次ビーム95cの走査するはずの帯状領域を、X方向に隣接する一次ビーム95d,95eの走査する帯状領域により走査されない検査領域が生じないようにスキャン幅を定める。この場合、マルチビームを構成する一次ビーム95はそれぞれ幅L2の帯状領域97を走査する。参考までに、通常スキャンの場合の走査方向を一点鎖線により示して通常スキャンの場合のスキャン幅L1を示している。このとき、L1<L2<2L1であり、第2の救済スキャンではマルチビームの配列を回転させることにより、通常スキャンよりもスキャン幅は大きくなっているが、ビーム配列を変更しない第1の救済スキャンよりもスキャン幅の拡大を抑えることができる利点がある。
 図15に、連続スキャン方式の場合の調整用パターンの一例を示す。連続スキャン方式の場合も、ステップ&リピート方式と同様に救済スキャン方法に応じた調整用パターンを用意しておく。調整用パターン100は、図9の調整用パターンと同様の構成を有している。すなわち、調整用パターン100は、マトリックス状に所定のピッチで規則正しく配列されたドットパターン101と、所望のマルチビームの配列に応じて配置される特定パターン102とを含んでいる。特定パターン102はここではアルファベットで示されており、この例は25本の一次ビームによってマルチビームが構成されている場合の調整用パターンであるため、アルファベットa~yがそれぞれマルチビームの配列を所定の角度回転させた一次ビームの位置となるように配置されている。
 連続スキャン方式の場合も、(1)特定パターンの位置がSEM画像103の中心にあれば、マルチビームの配列が適正に回転されていると判定でき、(2)ドット配列がSEM画像103に対して垂直及び平行を保って配列されていればスキャン方向が適正であると判定でき、(3)SEM画像103にX方向、Y方向ともに規定の数のドットが表れていれば、スキャン幅が適正であると判定できる。

Claims (15)

  1.  試料を載置するステージと、
     複数の一次ビームからなるマルチビームを試料に照射する荷電粒子光学系と、
     一次ビームと前記試料との相互作用により発生する二次ビームを検出して検出信号を出力する検出器と、
     前記ステージ及び前記荷電粒子光学系を制御して、前記マルチビームを第1のスキャン方法により前記試料上で走査させて得た前記検出器からの検出信号から画像データを生成する制御部とを有し、
     前記制御部は、前記画像データから前記マルチビームの異常を判定した場合には、前記マルチビームを第2のスキャン方法により前記試料上で走査するように変更し、
     前記第2のスキャン方法は、前記第1のスキャン方法よりも前記マルチビームが前記試料上を走査するスキャン幅が大きい荷電粒子線装置。
  2.  請求項1において、
     前記第2のスキャン方法はさらに、前記第1のスキャン方法とは前記マルチビームが前記試料上を走査するスキャン方向が異なる、または前記マルチビームの配列が回転されている荷電粒子線装置。
  3.  請求項2において、
     前記荷電粒子光学系は、前記マルチビームを偏向させる偏向器と前記マルチビームを構成する一次ビームの電子源像を回転投影する回転レンズとを有し、
     前記制御部は、前記偏向器を制御することにより前記スキャン幅または前記スキャン方向を変更し、前記回転レンズを制御することにより前記マルチビームの配列を回転させる荷電粒子線装置。
  4.  請求項1において、
     前記制御部は、前記マルチビームを前記第2のスキャン方法により前記試料上で走査させて得られる前記マルチビームを構成する一次ビームの単位視野を統合し、前記マルチビームを前記第1のスキャン方法により前記試料上で走査させて得られる視野に相当する領域を切り出す荷電粒子線装置。
  5.  請求項4において、
     前記制御部は、前記マルチビームを構成する一次ビームの単位視野を統合するにあたり、前記スキャン幅の拡大に起因する歪みを補正する荷電粒子線装置。
  6.  請求項4において、
     前記制御部は、前記マルチビームを構成する一次ビームの単位視野のオーバーラップに起因する明るさの違いが出ないよう、前記マルチビームを構成する一次ビームの単位視野を統合する荷電粒子線装置。
  7.  請求項1において、
     前記制御部は、前記マルチビームを前記第1のスキャン方法により前記試料上で走査させて得られる前記マルチビームを構成する一次ビームの単位視野の画像データの像質から前記マルチビームの異常を判定する荷電粒子線装置。
  8.  試料を載置するステージと、複数の一次ビームからなるマルチビームを試料に照射する荷電粒子光学系と、一次ビームと前記試料との相互作用により発生する二次ビームを検出して検出信号を出力する検出器と、前記ステージ及び前記荷電粒子光学系を制御して、前記マルチビームを第1のスキャン方法により前記試料上で走査させて得た前記検出器からの検出信号から画像データを生成する制御部とを有する荷電粒子線装置を用いた検査方法であって、
     前記荷電粒子線装置によって検査する検査領域及び前記荷電粒子線装置によって取得する荷電粒子線像の分解能を含む検査条件を設定し、
     前記画像データから前記マルチビームの異常を判定した場合には、前記マルチビームを第2のスキャン方法により前記試料上で走査するように変更して取得される荷電粒子線像が前記検査条件として設定された分解能条件を満たすか否かを判定し、
     前記分解能条件を満たす場合には、前記マルチビームのスキャン方法を前記第2のスキャン方法により、前記分解能条件を満たさない場合には、前記マルチビームのスキャン方法を前記第1のスキャン方法により、ビーム不良の救済を行い、
     前記第2のスキャン方法は、前記第1のスキャン方法よりも前記マルチビームが前記試料上を走査するスキャン幅が大きい検査方法。
  9.  請求項8において、
     前記第2のスキャン方法はさらに、前記第1のスキャン方法とは前記マルチビームが前記試料上を走査するスキャン方向が異なる、または前記マルチビームの配列が回転されている検査方法。
  10.  請求項8において、
     前記ビーム不良の救済において、前記分解能条件を満たす場合には、前記マルチビームを前記第2のスキャン方法により前記試料上で走査させて得られる前記マルチビームを構成する一次ビームの単位視野を統合し、前記マルチビームを前記第1のスキャン方法により前記試料上で走査させて得られる視野に相当する領域を切り出して荷電粒子線像を得る検査方法。
  11.  請求項8において、
     前記ビーム不良の救済において、前記分解能条件を満たさない場合には、前記マルチビームを前記第1のスキャン方法により前記試料上で走査させた後、ビーム不良の生じた一次ビームの単位視野をビーム不良の生じていない一次ビームにより走査させて荷電粒子線像を得る検査方法。
  12.  請求項9において、
     前記ステージには、調整用パターンが形成された標準試料が搭載され、
     前記第2のスキャン方法を実施するときに、前記調整用パターンを用いて前記スキャン幅、前記スキャン方向または前記マルチビームの配列を調整する検査方法。
  13.  請求項8において、
     前記試料に対して単位検査領域が設定され、
     前記単位検査領域の検査が終了するごとに、前記マルチビームの異常の判定する検査方法。
  14.  請求項13において、
     前記マルチビームを前記第1のスキャン方法により前記試料上で走査させて得られる前記マルチビームを構成する一次ビームの単位視野の画像データの像質から前記マルチビームの異常を判定する検査方法。
  15.  請求項8において、
     検査レポートに前記マルチビームの異常の有無を表示する検査方法。
