Abstract
본 발명의 일 예는 전체 중량을 기준으로 비스무스(Bi) 35~50 중량%, 구리(Cu) 0.1~1.5 중량% 및 인듐(In) 1~6 중량%를 포함하고, 잔부가 주석(Sn) 및 기타 불가피한 불순물로 이루어진 솔더링용 무연합금을 제공한다. 본 발명의 일 예에 따른 솔더링용 무연합금은 140℃ 이하의 저융점 및 높은 연신율을 가진다. 또한, 본 발명의 일 예에 따른 솔더링용 무연합금은 구성성분이 4종의 금속이고 희토류 금속을 포함하지 않기 때문에 제조 공정이 단순하고 균일한 품질의 유지가 용이하며 경제성이 높다는 장점을 갖는다. 따라서, 본 발명의 일 예에 따른 솔더링용 무연합금은 플렉서블 인쇄회로기판의 솔더링 공정에서 실용적인 솔더로 사용될 수 있다.
Description
본 발명은 솔더링용 무연합금 등에 관한 것으로서, 더 상세하게는 낮은 융점과 높은 연성을 동시에 가지는 솔더링용 무연합금 및 이의 용도에 관한 것이다.
솔더링(Soldering)은 현재 전자기기 제조에 필수적인 접합법이다. 브레이징(brazing)의 일종으로서, 450℃ 이하의 온도에서 두 이종재료를 저융점 삽입 금속을 녹여 접합하는 접합 방식이다. 흔히 납땜으로 알려져 있는 이 접합법은 비교적 저온에서 접합이 이루어진다는 특성으로 최근에는 전자 부품처럼 열에 민감한 재료의 접합을 위한 대표적인 방법으로 사용되고 있다.
전자 기판에서 솔더의 기능은 여러 가지 반도체 소자를 기판 위에 고정시키고 소자와 전자 기판의 회로를 전기적으로 연결시키는 역할을 한다. 또한, 전자소자에서 발생하는 열을 기판으로 방출하게 하는 통로 역활도 하게 된다. 이러한 솔더링은 공정 비용이 저가이며, 접합법이 간단하다는 특징을 가지고 있으며, 그리고 저온 단시간 작업이기 때문에, 열에 약한 부품들의 손상 없이 접합이 가능하다. 전자산업에 있어 납(Pb)-주석(Sn)계 합금은 오랜 기간 동안 전자기기에 가장 유용하게 사용된 유연 솔더 재료로서, 납(Pb)은 합금의 젖음성, 강도, 기계적 특성을 결정하는 성분으로 작용하여 왔으며, 특히 납이 포함됨으로써 융점이 183℃까지 낮출 수 있어서, 전자부품과 반도체 공정의 솔더링 공정시 발생하는 열적 손상을 방지 할 수 있었다. 그러나 근래 유연 솔더를 사용한 전자기기의 폐기시, 산성비에 의해 솔더에 함유된 납(Pb)성분이 용출되어 지하수를 오염시키고 이것이 인체에 흡수되어 지능저하, 생식기능저하 등 인체에 해를 미치는 것으로 지적되고 있다. 이에 따라, 전자산업에서 납의 사용을 제한하려는 경향이 증가하였고, 유해물질에 대한 국제규제정책으로 인하여 납의 사용을 금지화하고 있다. 따라서, 이에 대한 대체 재료로서, 납이 포함되지 않은 솔더링용 무연 합금의 개발이 절실히 필요한 실정이다.
한편, 최근 전자제품은 경량화 또는 소형화 제품에서 웨어러블(Wearable)/플렉서블(Flexible) 제품으로 기술 트렌드가 변화하고 있다. 국제적인 시장조사 기관인 IHS markit의 시장조사 자료에 따르면 플렉서블 디스플레이(Flexible Display) 시장은 2022년에 약 160억 달러(CAGR: 27%)까지 성장할 것으로 예측하고 있다. 이러한 최신 기술 동향에 따라 많은 기업들이 플렉서블 전자제품을 개발하고 있다.
플렉서블 전자제품을 제조하기 위해서는 종래에 주로 사용해왔던 경성의 인쇄회로기판(Printed Circuit Board, PCB)이 플렉서블 인쇄회로기판(Flexible Printed Circuit Board, FPCB)으로 변경 되어야 하며, 기판의 변화에 따라 기판에 사용되는 접합 소재 또한 변경 되어야 한다. 종래의 인쇄회로기판은 고온용 기판으로 약 250℃에서 접합공정을 진행하는데, 이 때 250℃ 미만의 융점을 갖는 Sn-Ag-Cu 조성의 솔더링용 합금이 주로 사용되어 왔다. 하지만, 플렉서블 인쇄회로기판의 주요 소재로 사용되는 폴리에틸렌테레프탈레이트(PET)의 경우, 유리전이온도(Glass transition temperature, Tg)가 약 67~81℃ 이기 때문에 플렉서블 인쇄회로기판상에서 행해지는 접합 공정의 최대 온도는 140℃ 이하이어야 한다. 접합공정 온도가 140℃를 초과하면 플렉서블 인쇄회로기판이 변형되어 반도체 및 LED 등의 부품을 전기적·물리적으로 접합하기에 어려움이 있다. 또한, 플렉서블 전자제품은 사용 과정에서 잦은 굽힘(Bending) 또는 신장(Stretching) 환경에 노출된다. 따라서, 플렉서블 인쇄회로기판의 접합 재료로 사용하기 위해서는 저융점을 가지며 동시에 플렉서블 전자제품의 가장 중요한 물리적인 성질인 유연성이 확보된 솔더링용 무연합금이 요구된다.
솔더링용 저융점 무연합금 또는 솔더링용 고연성 무연합금과 관련하여, 대한민국 등록특허공보 제10-1951813호에는 비스무스(Bi) 20 내지 38 중량%, 인듐(In) 0.5 내지 4.0 중량%, 은(Ag) 0.35 내지 3.5 중량%, 갈륨(Ga) 0.1 내지 5.0 중량% 및 주석(Sn)을 잔부로 포함하는 것을 특징으로 하는 저융점 무연 솔더 조성물이 개시되어 있다. 또한, 대한민국 공개특허공보 제10-2018-0029619호에는 0.02 중량% 내지 6 중량%의 스티븀, 0.03 중량% 내지 3 중량%의 구리, 0.03 중량% 내지 8 중량%의 비스무트, 30 중량% 내지 65 중량%의 인듐, 0.3 중량% 내지 8 중량%의 은, 5 중량% 내지 11 중량%의 마그네슘, 0.2 중량% 내지 1.45 중량의 스칸듐, 0.1 중량% 내지 1.1 중량%의 레늄, 및 10 중량% 내지 45 중량%의 주석을 포함하는 고연성 무연 땜납 조성물이 개시되어 있다. 또한, 대한민국 공개특허공보 제2018-0027767호에는 안티모니 0.02 내지 6중량%, 구리 0.03 내지 3중량%, 비스무트 0.03 내지 8중량%, 인듐 40 내지 60중량%, 은0.3% 내지 8중량%, 마그네슘 5 내지 11중량%, 스칸듐 0.1 내지 2.5중량%, 니오븀 0.4 내지 1.5중량% 및 주석 10 내지 45중량%를 포함하는 고연성 무연 솔더 조성물이 개시되어 있다. 또한, 대한민국 공개특허공보 제10-2017-0108766호에는 0.02 중량% 내지 6 중량%의 안티몬, 0.03 중량% 내지 3 중량%의 구리, 0.03 중량% 내지 8 중량%의 비스무스, 42 중량% 내지 70 중량%의 인듐, 0.3 중량% 내지 8 중량%의 은, 5 중량% 내지 11 중량%의 마그네슘, 0.8 중량% 내지 1.6 중량%의 스칸듐, 0.7 중량% 내지 2.0 중량%의 이트륨, 및 10 중량% 내지 45 중량%의 주석을 포함하는 고연성 무연 솔더 조성물이 개시되어 있다. 또한, 대한민국 공개특허공보 제10-2017-0130757호에는 0.02 내지 6 중량%의 스티븀, 0.03 내지 3 중량%의 구리, 0.03 내지 8 중량%의 비스무스, 55 내지 75 중량%의 인듐, 0.3 내지 8 중량%의 은, 5 내지 11 중량%의 마그네슘, 0.2 내지 1.65 중량%의 스칸듐, 0.2 내지 2.4 중량%의 루테늄, 및 10 내지 45 중량%의 주석을 포함하는 고연성 무연솔더 조성물이 개시되어 있다. 또한, 대한민국 공개특허공보 제10-2017-0057762호에는 은(Ag)이 0.1 ∼ 5.0중량%, 비스므스(Bi)가 0.1 ∼ 10중량%, 인듐(In)이 1 ∼ 10중량%, 구리(Cu)가 0.001 ∼ 0.5중량%이며 나머지가 주석(Sn)으로 조성된 것을 특징으로 하는 납땜용 저온계 무연합금이 개시되어 있다. 상기 선행기술들에 의하면 솔더링용 무연 주석 합금이 150℃ 이하의 융점을 가지면서 동시에 고연성을 가지기 위해서는 구성성분의 종류가 많아야 하고 다수의 희토류 금속을 포함하여야 하므로 제조 공정의 복잡성, 균일한 품질 유지의 어려움, 생산 원가의 상승, 원료 수급의 불안정 등과 같은 여러가지 문제가 존재한다.
따라서, 저융점 및 높은 유연성을 발휘하되, 구성성분의 종류가 많지 않고 희토류 금속을 포함하지 않는 솔더링용 무연합금 개발이 필요하다.
본 발명은 종래의 기술적 배경하에서 도출된 것으로서, 본 발명의 목적은 구성성분의 종류가 많지 않고 희토류 금속 내지 고가의 금속을 포함하지 않으면서도 140℃ 이하의 저융점 및 높은 연성을 발휘하는 솔더링용 무연합금을 제공하는데에 있다.
또한, 본 발명의 목적은 상기 솔더링용 무연합금의 다양한 용도를 제공하는데에 있다.
본 발명의 발명자들은 주석(Sn), 비스무트(Bi), 구리(Cu), 인듐(In), 은(Ag), 갈륨(Ga), 안티모니(Sb) 등을 이용하여 다양한 금속 원소 조성을 갖는 무연합금을 제조하였고, 플렉서블 인쇄회로기판의 솔더링 공정에서 솔더로 사용될 수 있는지 여부를 판단하기 위해 융점 및 연신율을 측정하였다. 그 결과, 특정 금속 원소의 조합 및 함량 범위를 갖는 무연합금에서만 140℃ 이하의 저융점 및 높은 연신율을 가진다는 점을 확인하고 본 발명을 완성하였다.
상기 목적을 해결하기 위하여, 본 발명의 일 예는 전체 중량을 기준으로 비스무스(Bi) 35~50 중량%, 구리(Cu) 0.1~1.5 중량% 및 인듐(In) 1~6 중량%를 포함하고, 잔부가 주석(Sn) 및 기타 불가피한 불순물로 이루어진 솔더링용 무연합금을 제공한다.
상기 목적을 해결하기 위하여, 본 발명의 일 예는 상기 솔더링용 무연합금으로 구성되는 무연 솔더를 제공한다.
상기 목적을 해결하기 위하여, 본 발명의 일예는 상기 무연 솔더 및 솔더링용 플럭스를 포함하는 무연 솔더링용 페이스트 조성물을 제공한다.
본 발명의 일 예에 따른 솔더링용 무연합금은 140℃ 이하의 저융점 및 높은 연신율을 가진다. 또한, 본 발명의 일 예에 따른 솔더링용 무연합금은 구성성분이 4종의 금속이고 희토류 금속을 포함하지 않기 때문에 제조 공정이 단순하고 균일한 품질의 유지가 용이하며 경제성이 높다는 장점을 갖는다. 따라서, 본 발명의 일 예에 따른 솔더링용 무연합금은 플렉서블 인쇄회로기판의 솔더링 공정에서 실용적인 솔더로 사용될 수 있다.
도 1은 본 발명의 실시예에서 제조한 솔더링용 무연합금 주조재의 사진이고, 도 2는 본 발명의 실시예에서 제조한 인상시편의 사진이다.

이하, 본 발명을 구체적으로 설명한다.
본 발명의 일 측면은 낮은 융점과 높은 연성을 동시에 가지는 솔더링용 무연합금에 관한 것이다. 본 발명의 일 예에 다른 솔더링용 무연합금은 전체 중량을 기준으로 비스무스(Bi) 35~50 중량%, 구리(Cu) 0.1~1.5 중량% 및 인듐(In) 1~6 중량%를 포함하고, 잔부가 주석(Sn) 및 기타 불가피한 불순물로 이루어진다.
본 발명의 일 예에 따른 솔더링용 무연합금에서 상기 비스무스(Bi)의 함량은 무연합금의 융점 및 연신율을 모두 고려할 때 무연합금 전체 중량을 기준으로 35~45 중량%인 것이 바람직하고, 37.5~45 중량%인 것이 더 바람직하고, 37.5~42.5 중량%인 것이 가장 바람직하다.
본 발명의 일 예에 따른 솔더링용 무연합금에서 상기 구리(Cu)의 함량은 무연합금의 융점 및 연신율을 모두 고려할 때 무연합금 전체 중량을 기준으로 0.1~1.0 중량%인 것이 바람직하고, 0.15~1.0 중량%인 것이 더 바람직하고, 0.15~0.75 중량%인 것이 가장 바람직하다.
본 발명의 일 예에 따른 솔더링용 무연합금에서 상기 인듐(In)의 함량은 무연합금의 융점 및 연신율을 모두 고려할 때 무연합금 전체 중량을 기준으로 1~5 중량%인 것이 바람직하고, 1.5~4 중량%인 것이 더 바람직하고, 1.5~3.5 중량%인 것이 가장 바람직하다.
본 발명의 일 예에 따른 솔더링용 무연합금에서 상기 비스무스(Bi) 및 구리(Cu)를 합한 총 함량은 무연합금의 융점 및 연신율을 모두 고려할 때 무연합금 전체 중량을 기준으로 50 중량% 미만인 것이 바람직하고, 46 중량% 미만인 것이 더 바람직하고, 44 중량% 미만인 것이 가장 바람직하다.
본 발명의 바람직한 일 예에 따른 솔더링용 무연합금은 전체 중량을 기준으로 비스무스(Bi) 35~45 중량%, 구리(Cu) 0.1~1.0 중량% 및 인듐(In) 1~5 중량%를 포함하고, 잔부가 주석(Sn) 및 기타 불가피한 불순물로 이루어진다. 본 발명의 더 바람직한 일 예에 따른 솔더링용 무연합금은 전체 중량을 기준으로 비스무스(Bi) 37.5~45 중량%, 구리(Cu) 0.15~1.0 중량% 및 인듐(In) 1.5~4 중량%를 포함하고, 잔부가 주석(Sn) 및 기타 불가피한 불순물로 이루어진다. 본 발명의 가장 바람직한 일 예에 따른 솔더링용 무연합금은 전체 중량을 기준으로 비스무스(Bi) 37.5~42.5 중량%, 구리(Cu) 0.15~0.75 중량% 및 인듐(In) 1.5~3.5 중량%를 포함하고, 잔부가 주석(Sn) 및 기타 불가피한 불순물로 이루어진다.
본 발명의 일 예에 따른 솔더링용 무연합금의 융점은 바람직하게는 140℃ 이하이고, 더 바람직하게는 120~140℃의 범위에서 선택되고, 가장 바람직하게는 125~135℃의 범위에서 선택된다.
본 발명의 일 예에 따른 솔더링용 무연합금의 연신율은 바람직하게는 35% 이상이고, 더 바람직하게는 35~60%의 범위에서 선택되고, 가장 바람직하게는 38~57%의 범위에서 선택된다.
본 발명의 일 측면은 전술한 솔더링용 무연합금의 용도에 관한 것이다.
발명의 일 예에 따른 솔더링용 무연합금은 솔더링 공정에서 무연 솔더로 사용된다. 따라서, 본 발명의 일 예에 따른 무연 솔더는 전체 중량을 기준으로 비스무스(Bi) 35~50 중량%, 구리(Cu) 0.1~1.5 중량% 및 인듐(In) 1~6 중량%를 포함하고, 잔부가 주석(Sn) 및 기타 불가피한 불순물로 이루어진 솔더링용 무연합금으로 구성된다. 본 발명의 일 예에 따른 무연 솔더의 기술적 특징은 전술한 본 발명의 일 예에 따른 솔더링용 무연합금의 기술적 특징을 참조하며 구체적인 설명은 생략한다.
또한, 본 발명의 일 예에 따른 솔더링용 무연합금은 무연 솔더링용 페이스트 조성물의 구성요소로 사용될 수 있다. 본 발명의 일 예에 따른 무연 솔더링용 페이스트 조성물은 솔더 및 솔더링용 플럭스를 포함하고 페이스트 형태를 가지는 조성물이다. 본 발명의 일 예에 따른 무연 솔더링용 페이스트 조성물에서 상기 솔더는 발명의 일 예에 따른 솔더링용 무연합금으로 구성되는바, 구체적인 설명은 생략한다. 한편, 본 발명의 일 예에 따른 무연 솔더링용 페이스트 조성물을 구성하는 솔더링용 플럭스는 솔더링 공정에서 사용하는 공지의 다양한 플럭스에서 선택될 수 있다. 예를 들어, 상기 솔더링용 플럭스는 전체 중량을 기준으로 로진 25∼32 중량%, 유기산 활성제로서 펜탄이산(pentane diacid)과 2-플루오로벤조산의 혼합물 5∼7 중량%, 계면 활성제로서 알킬페놀 폴리옥시에틸렌 0.2∼0.5 중량%, 소포제로서 1-옥틸 알코올 0.7∼0.8 중량%, 안정화제로서 하이드로퀴논 0.5∼0.7 중량% 및 모노알킬 프로필렌 글리콜계 용매 20∼32 중량%를 포함할 수 있다. 상기 모노알킬 프로필렌 글리콜계 용매는 부틸 프로필렌 트리글리콜 또는 부틸 프로필렌 디글리콜에서 선택될 수 있다.
본 발명의 일 예에 따른 무연 솔더 및 이를 포함하는 무연 솔더링용 페이스트 조성물은 저융점 및 높은 연성을 동시에 가지기 때문에 플렉서블 인쇄회로기판에 전자 소자를 실장하기 위한 솔더링 공정에 적용될 수 있고, 특히 플렉서블 인쇄회로기판의 기판 소재가 폴리에틸렌테레프탈레이트(PET) 또는 이와 유사한 범위의 유리전이온도 또는 융점을 가지는 가요성 고분자인 경우에 매우 적합하다.
이하, 본 발명을 실시예를 통하여 보다 구체적으로 설명한다. 다만 하기 실시예는 본 발명의 기술적 특징을 명확하게 예시하기 위한 것일 뿐 본 발명의 보호범위를 한정하는 것은 아니다.
1. 솔더링용 무연합금 주조재 및 인장시편의 제조
솔더링용 무연합금을 제조하기 위해 합금을 구성하는 각 금속을 미리 설정한 조성비에 맞게 계근하여 준비하였다. 솔더링용 무연합금을 제조하기 위해 사용한 금속은 주석(Sn), 비스무트(Bi), 구리(Cu), 인듐(In), 은(Ag), 갈륨(Ga), 안티모니(Sb) 등이었다. 이후, 전기로 내의 흑연 도가니에 주석(Sn)을 투입한 후 약 270℃의 온도에서 용해하였다. 주석(Sn)이 완전히 용해된 후, 흑연 도가니의 온도를 약 500℃로 올리고 고융점 합금 성분인 구리(Cu), 은(Ag), 안티모니(Sb) 등을 첨가하여 완전히 용해될까지 교반을 진행하였다. 고융점 합금 성분이 완전히 용해된 후 흑연 도가니의 온도를 약 300℃로 낮추고 융점이 낮은 비스무트(Bi), 인듐(In), 갈륨(Ga) 등을 순차적으로 투입하여 약 10분 동안 교반을 진행하였다. 모든 합금 조성이 완전히 용해된 후, 금속성분분석기(Spark Emission Spectrometer)를 통해 성분 분석을 실시하였고, 각 성분이 미리 설정한 조성비에 적합한지 확인하였다. 모든 합금 구성성분이 미리 설정한 기준을 만족할 경우 준비된 금형틀에서 주조하고 공냉하여 총 13종의 솔더링용 무연합금 주조재를 제조하였다. 이후, 솔더링용 무연합금 주조재를 압출에 적합하도록 선반 가공하여 빌렛을 제조하고, 상기 빌렛을 압출하여 봉상의 인장시편을 제조하였다. 도 1은 본 발명의 실시예에서 제조한 솔더링용 무연합금 주조재의 사진이고, 도 2는 본 발명의 실시예에서 제조한 인상시편의 사진이다. 하기 표 1에 제조한 총 13종의 솔더링용 무연합금 주조재의 원소 조성을 나타내었다.

2. 솔더링용 무연합금의 융점 및 연신율 측정
앞에서 제조한 총 13종의 솔더링용 무연합금 주조재의 융점을 시차주사열량계(Differential Scanning Calorimetry, DSC)로 측정하였다. 시차주사열량계 분석시 가열 속도(Heating rate)는 10 ℃/min 이었고 300℃까지 진행하였다. 도 3은 합금1(Sn-40Bi-0.5Cu-2.0In)의 융점을 시차주사열량계로 측정한 결과이고, 도 4는 합금2(Sn-40Bi-0.2Cu-3.0In)의 융점을 시차주사열량계로 측정한 결과이고, 도 5는 합금3(Sn-40Bi-0.5Ag-3.0In)의 융점을 시차주사열량계로 측정한 결과이고, 도 6은 합금5(Sn-45Bi-0.5Ag-3.0In)의 융점을 시차주사열량계로 측정한 결과이다.
또한, 앞에서 제조한 총 13종의 솔더링용 무연합금 인장시편을 이용하여 솔더링용 무연합금의 연신율을 측정하였다. 구체적으로, 연신율 측정은 공인 분석기관에 의뢰하여 진행하였고, 만능재료시험기(UTM)를 이용하였으며, 3 ㎜/min의 인장 속도 조건에서 실시하였다. 도 7은 합금1(Sn-40Bi-0.5Cu-2.0In)의 연신율을 만능재료시험기로 측정한 결과이고, 도 8은 합금2(Sn-40Bi-0.2Cu-3.0In)의 연신율을 만능재료시험기로 측정한 결과이고, 도 9는 합금3(Sn-40Bi-0.5Ag-3.0In)의 연신율을 만능재료시험기로 측정한 결과이고, 도 10은 합금5(Sn-45Bi-0.5Ag-3.0In)의 연신율을 만능재료시험기로 측정한 결과이다.
하기 표 2에 앞에서 제조한 총 13종의 솔더링용 무연합금의 융점 및 연신율을 나타내었다.

상기 표 2에서와 같이 합금9 및 합금10을 제외하고 총 11종의 무연합금에서 140℃ 이하의 융점을 나타냈다. 결론적으로, 합금3, 합금2, 합금5, 합금6 및 합금1의 순서로 낮은 융점을 보였다.
상기 표 2에서 보이는 바와 같이 비스무스(Bi) 함량이 낮고 인듐(In)을 첨가한 조성이 갈륨(Ga), 안티모니(Sb)를 첨가한 조성보다 상대적으로 연신율에서 우수한 결과를 나타냈다. 또한, 갈륨(Ga)을 첨가한 조성의 경우 첨가량이 0.1 중량%로 소량이지만 갈륨(Ga)의 고밀도 특성으로 인해 연신율이 매우 불량해진다는 점을 확인하였다. 결론적으로 합금2, 합금3, 합금1, 합금5 및 합금6의 순서로 높은 연신율을 보였다.
상기 융점 및 연신율을 모두 고려할 때 합금1(Sn-40Bi-0.5Cu-2.0In), 합금2(Sn-40Bi-0.2Cu-3.0In), 합금3(Sn-40Bi-0.5Ag-3.0In) 및 합금5(Sn-45Bi-0.5Ag-3.0In)가 플렉서블 인쇄회로기판(Flexible Printed Circuit Board, FPCB)의 솔더링 공정에 적합한 솔더인 것으로 판단된다.
이상에서와 같이 본 발명을 상기의 실시예를 통해 설명하였지만 본 발명의 보호범위가 반드시 여기에만 한정되는 것은 아니며 본 발명의 범주와 사상을 벗어나지 않는 범위 내에서 다양한 변형실시가 가능함은 물론이다. 따라서, 본 발명의 보호범위는 본 발명에 첨부된 특허청구의 범위에 속하는 모든 실시 형태를 포함하는 것으로 해석되어야 한다.

- 제1항에 있어서, 전체 중량을 기준으로 비스무스(Bi) 37.5~42.5 중량%, 구리(Cu) 0.15~0.75 중량% 및 인듐(In) 1.5~3.5 중량%를 포함하고, 잔부가 주석(Sn) 및 기타 불가피한 불순물로 이루어진 솔더링용 무연합금.
- 제1항에 있어서, 융점이 120~140℃인 것을 특징으로 하는 솔더링용 무연합금.
- 제1항에 있어서, 연신율이 35~60%인 것을 특징으로 하는 솔더링용 무연합금.
- 제1항 내지 제7항 중 어느 한 항의 무연합금으로 구성되는 무연 솔더.
- 제8항의 솔더 및 솔더링용 플럭스를 포함하는 무연 솔더링용 페이스트 조성물.
- 제9항에 있어서, 상기 조성물은 플렉서블 인쇄회로기판의 솔더링 공정에 적용되는 것을 특징으로 하는 무연 솔더링용 페이스트 조성물.
