Abstract
第1クラッド層(101)と、導波路型レーザ(102)と、吸収層(103)と、第2クラッド層(104)とを備える。吸収層(103)は、グラフェンなどの過飽和吸収体から構成されている。また、吸収層(103)は、活性層(105)と分布ブラッグ反射部(107)との間に設けられている。吸収層(103)は、活性層(105)と分布ブラッグ反射部(107)との間[第2領域(122)]の光導波路を構成するコア(108)の下に形成されている。
Description
本発明は、光デバイスに関し、特に、導波路型の半導体レーザから構成された光デバイスに関する。
Siフォトニクスは、CMOS技術により、Siより構成される電子回路と、光デバイスとを、同一の基板上に集積する技術である。この技術では、発光する光デバイスが重要となるが、Siは間接遷移半導体であるため、発光効率が非常に小さく、Siを発光する光デバイスとして活用することは困難である。
発光する光デバイスには、一般には、直接遷移型で発光効率の高いGaAsやInPなどのIII-V族化合物半導体が用いられている。そこで、例えば、Siフォトニクスへ適用可能な光デバイスとして、III-V族化合物半導体をSi基板へ貼り合わせ、貼り合わせたIII-V族半導体でレーザ構造(III-V on Siレーザ)を作製する技術が研究されている(非特許文献1参照)。このような、シリコン基板とIII-V族化合物半導体との貼り合わせには、例えば、よく知られた親水化接合や表面活性化接合が用いられている。表面活性化接合や親水化接合における接合界面には、SiO2等の絶縁膜が用いられており、接合界面の酸素結合を介して基板の貼り合わせを可能としている(非特許文献1)。
Si基板の上に形成したIII-V族化合物半導体からなるレーザにおいて、Si基板の屈折率は上部クラッド媒質の屈折率よりも高く、また活性層媒質の屈折率と比較しても同程度である。したがって、高い光閉じ込めを得るためには、III-V族化合物半導体からなる活性層とSi基板との距離を数μmオーダーとし、レーザの導波モードが、Siの屈折率を感じないよう設計することが必要である。
ところで、上記レーザ構造では、SiO2の熱伝導度が小さいために、活性層における発熱が効率よくSi基板に放射されないという問題が生じる。活性層の発熱の効果は、光出力の低減と変調速度の飽和として発現し、レーザ特性を劣化させる(非特許文献2)。
上述した光閉じ込めおよび放熱の課題を解決すべく、コアより低い屈折率と高い熱伝導度を有する基板の上に、レーザを集積することが提案されている。例えば、SiやInPよりも熱伝導率が高く、かつ、屈折率が小さいSiCを基板としたレーザ構造は、レーザ活性層の放熱特性が向上し、従来構造より多くの電流を注入できるため、高光出力と高速変調の実現が期待される。
ところで、よりエネルギーの高いレーザ光が得られるQスイッチレーザや、長短パルスレーザが得られるモードロックレーザが注目されている。これらの光デバイスは、グラフェンを過飽和吸収体として用い、光源としてファイバレーザなどの外部光源が用いられている(非特許文献3参照)なお、グラフェンは、6H-SiC(0001)基板、4H-SiC(0001)基板、及び、3C-SiC(111)基板の上にエピタキシャル成長することで形成されている。

しかしながら、上述した過飽和吸収体を用いる光デバイスは、ファイバレーザなどの外部光源が用いられているため、小型化が容易ではないという問題がある。
本発明は、以上のような問題点を解消するためになされたものであり、過飽和吸収体を用いる光デバイスの小型化を目的とする。
本発明に係る光デバイスは、第1クラッド層の上に形成された、InP系の化合物半導体から構成された活性層を有する導波路型レーザと、導波路型レーザの出射側となる活性層の一端側に設けられた反射部と、導波路型レーザの活性層の他端側に設けられた分布ブラッグ反射部と、活性層と分布ブラッグ反射部との間に設けられた過飽和吸収体からなる吸収層と、第1クラッド層の上に形成された、導波路型レーザを覆う第2クラッド層とを備え、第1クラッド層は、InPより高い熱伝導率を有する材料から構成されている。
上記光デバイスの一構成例において、吸収層は、活性層と分布ブラッグ反射部との間の光導波路を構成するコアの下に形成されている。
上記光デバイスの一構成例において、吸収層は、活性層と分布ブラッグ反射部との間の光導波路を構成するコアの上に形成されている。
上記光デバイスの一構成例において、第1クラッド層は、SiCから構成されている。
上記光デバイスの一構成例において、過飽和吸収体は、グラフェンである。
以上説明したように、本発明によれば、導波路型レーザの活性層と分布ブラッグ反射部との間に、過飽和吸収体からなる吸収層を配置し、これらを、InPより高い熱伝導率を有する材料から構成した第1クラッド層の上に形成したので、過飽和吸収体を用いる光デバイスの小型化が実現できる。
以下、本発明の実施の形態に係る光デバイスについて図1A、図1B、図1C、図1Dを参照して説明する。なお、図1Aは、導波方向に平行な平面の断面を示している。また、図1Bは、図1Aのaa’線の断面を示し、図1Cは、図1Aのbb’線の断面を示し、図1Cは、図1Aのcc’線の断面を示している。
この光デバイスは、第1クラッド層101と、導波路型レーザ102と、吸収層103と、第2クラッド層104とを備える。
第1クラッド層101は、InPより高い熱伝導率を有する材料から構成されている。例えば、第1クラッド層101は、SiC、AlN、GaN、およびダイヤモンドのいずれかから構成することができる。これら材料は、後述する活性層105を形成するいかなる材料よりも屈折率が低く、熱伝導率とバンドギャップが大きい。例えば、第1クラッド層101は、SiC、ダイヤモンドなどで構成された基板のリソグラフィ・エッチング等によって作製可能であるが、作製の方法は問わない。第1クラッド層101は、例えば、主表面の面方位を(0001)面とした6H-SiC、主表面の面方位を(0001)面とした4H-SiC、および主表面の面方位を(111)面とした3C-SiCから構成することができる。
導波路型レーザ102は、第1領域121に、InP系の化合物半導体から構成された活性層105を有する。また、導波路型レーザ102は、光(レーザ光)の出射側となる活性層105の一端側に設けられた反射部106と、活性層105の他端側に設けられた分布ブラッグ反射部107とを備える。
活性層105は、例えば、各が組成の異なるInGaAlAs、InGaAs、InGaAsPなどからなる井戸層と障壁層とによる重量子井戸構造とされている。また、活性層105は、バルクのInGaAlAs、InGaAs、InGaAsPなどの化合物半導体から構成することもできる。例えば、活性層105の幅は0.7μm、活性層105の厚さは、0.32μmとすることができる。なお、層構造や幅はこの限りではない。活性層105の厚さ0.32μmは、活性層105内を伝搬する1.31μmの波長の光が、活性層105の厚さ方向に対してシングルモードとなるおおよそ上限の値である。
また、活性層105は、例えば、InPからなる半導体層110に埋め込まれている。活性層105の上側および下側の半導体層110は、ノンドープのInPから構成されている。また、活性層105の一方の側面の側の半導体層110は、p型のInPから構成されたp型領域111とされ、活性層105の他方の側面の側の半導体層110は、n型のInPから構成されたn型領域112とされている。これらのp-i-nにより、活性層105に対する電流注入構造が構成されている。また、p型領域111には、p電極113が電気的に接続し、n型領域112には、n電極114が電気的に接続している。p電極113は、図示しないp型コンタクト層を介してp型領域111に接続することができる。また、n電極114は、図示しないn型コンタクト層を介してn型領域112に接続することができる。
活性層105には、コア108が連続して形成されている。第1領域121に続く第2領域122、および第2領域122に続く第3領域123にかけて、コア108が形成されている。コア108は、例えばInPから構成することができる。また、コア108の第3領域123に形成された回折格子により、分布ブラッグ反射部107が構成されている。活性層105と分布ブラッグ反射部107とは、第2領域122のコア108を介して光学的に接続されている。
また、活性層105は、例えば、各が組成の異なるInGaAlAs、InGaAs、InGaAsPなどからなる井戸層と障壁層とによる重量子井戸構造とされている。また、活性層105は、バルクのInGaAlAs、InGaAs、InGaAsPなどの化合物半導体から構成することもできる。例えば、活性層105の幅は0.7μm、活性層105の厚さは、0.32μmとすることができる。なお、層構造や幅はこの限りではない。活性層105の厚さ0.32μmは、活性層105内を伝搬する1.31μmの波長の光が、活性層105の厚さ方向に対してシングルモードとなるおおよそ上限の値である。
また、活性層105は、例えば、InPからなる半導体層110に埋め込まれている。活性層105の上側および下側の半導体層110は、ノンドープのInPから構成されている。また、活性層105の一方の側面の側の半導体層110は、p型のInPから構成され、活性層105の他方の側面の側の半導体層110は、n型のInPから構成されている。これらのp-i-nにより、活性層105に対する電流注入構造が構成されている。
ところで、導波路型レーザ102の動作波長や、活性層105として用いる材料を変更する場合、活性層105の厚さ方向にシングルモードとなるためには、動作波長をλ、活性層105の平均的な屈折率をncore、第1クラッド層101の屈折率をncladとすると、活性層105の厚さtはおおよそ下記の式(1)の関係を満たせば良い。
例えば、1.55μm帯の波長の光を利用する場合には、活性層105の厚さtは0.364μm以下となる。
吸収層103は、グラフェンなどの過飽和吸収体から構成されている。また、吸収層103は、活性層105と分布ブラッグ反射部107との間に設けられている。この例では、吸収層103は、活性層105と分布ブラッグ反射部107との間(第2領域122)の光導波路を構成するコア108の下に形成されている。グラフェンは、主表面の面方位を(0001)面とした6H-SiC、主表面の面方位を(0001)面とした4H-SiC、および主表面の面方位を(111)面とした3C-SiCの上に、エピタキシャル成長することが可能である。なお、吸収層103は、活性層105と分布ブラッグ反射部107との間の光導波路を構成するコア108の上に配置される構成とすることも可能である。
また、第2クラッド層104は、第1クラッド層101の上に形成され、導波路型レーザ102を覆っている。第2クラッド層104は、例えば、SiO2から構成されている。
上述した実施の形態における光デバイスによれば、まず、SiCなどから構成した第1クラッド層101の高い放熱性により、導波路型レーザ102の、自己発熱による出力光の劣化を低減できるため、高い光出力が期待される。また、活性層105を挟むp型領域111とn型領域112とによるpin構造で、横方向電流注入を可能にする。また、実施の形態によれば、第1領域121の活性層105からの発光が、第3領域123の分布ブラッグ反射部107により閉じ込められる第2領域122に吸収層103が配置される。吸収層103をグラフェンから構成すれば、実施の形態に係る光デバイスは、グラフェンの波長1~2μm帯における過飽和吸収特性により、Qスイッチやモードロック動作が期待できる。
上述した光デバイスにおいて、活性層105、コア108、半導体層110は、よく知られた結晶成長技術により形成可能である。また、第1クラッド層101は、活性層105を形成した基板との基板接合技術などで形成可能であるが、作製の方法についてはこれに限らない。また、実施の形態において、基板水平方向への光閉じ込めは、活性層105と半導体層110との屈折率差、および導波路利得により実現しているが、これに限るものではなく、2次元フォトニック結晶構造による光閉じ込めなど、実現の方法は問わない。
次に、実施の形態に係る光デバイスの導波モード分布について説明する。なお、以下では、第1クラッド層101をSiCから構成したものとし、第2クラッド層104をSiO2から構成したものとした。また、活性層105は、各が組成の異なるInGaAlAsからなる井戸層と障壁層とによる重量子井戸構造とし、活性層105の一方の側面の側の半導体層110は、p型のInPによるp型領域111とし、活性層105の他方の側面の側の半導体層110は、n型のInPによるn型領域112とした。また、コア108は、InPとした。また、活性層105の幅を0.7μm、厚さを0.33μmとし、コア108の幅を1.2μm、厚さを0.33μmとした。
上述した構成に基づいて計算された導波モード分布を図2A、図2B、図2Cに示す。図2Aは、第1領域121の、図1Bに示した断面における導波モード分布を示している。図2Bは、第2領域122の、図1Cに示した断面における導波モード分布を示している。図2Cは、第3領域123の、図1Dに示した断面における導波モード分布を示している。図2A、図2B、図2Cでは、導波モード分布を等高線で示している。
高屈折率の活性層もしくはInPコアが、SiO2と比較的屈折率の小さいSiCとに挟まれているため、図2A、図2B、図2Cに示されているように、高い光閉じ込めが実現されている。このため、第2領域122において、高い光閉じ込めと体積の小さい光導波路構造により、高い光子密度となる。これは、吸収層103における過飽和吸収の発現に有利である。
ところで、レーザ光の出射側となる活性層105の一端側に設けられる反射部を、図3に示すように、回折格子による分布ブラッグ反射部206が構成することもできる。例えば、コア108と同様のコア108aを活性層105の一端側にも形成し、コア108aに回折格子を形成して分布ブラッグ反射部206とすることができる。
以上に説明したように、本発明によれば、導波路型レーザの活性層と分布ブラッグ反射部との間に、過飽和吸収体からなる吸収層を配置し、これらを、InPより高い熱伝導率を有する材料から構成した第1クラッド層の上に形成したので、過飽和吸収体を用いる光デバイスの小型化が実現できる。本発明によれば、高い放熱性を有する導波路型の半導体レーザと、過飽和吸収体を含む導波路構造との集積が可能となる。
なお、本発明は以上に説明した実施の形態に限定されるものではなく、本発明の技術的思想内で、当分野において通常の知識を有する者により、多くの変形および組み合わせが実施可能であることは明白である。

- 第1クラッド層の上に形成された、InP系の化合物半導体から構成された活性層を有する導波路型レーザと、
前記導波路型レーザの出射側となる前記活性層の一端側に設けられた反射部と、
前記導波路型レーザの前記活性層の他端側に設けられた分布ブラッグ反射部と、
前記活性層と前記分布ブラッグ反射部との間に設けられた過飽和吸収体からなる吸収層と、
前記第1クラッド層の上に形成された、前記導波路型レーザを覆う第2クラッド層と
を備え、
前記第1クラッド層は、InPより高い熱伝導率を有する材料から構成されている
ことを特徴とする光デバイス。 - 請求項1記載の光デバイスにおいて、
