Description

感光性樹脂組成物、パターン硬化膜及びその製造方法、半導体素子並びに電子デバイス
 本発明は、感光性樹脂組成物、パターン硬化膜及びその製造方法、半導体素子並びに電子デバイスに関する。
 近年、半導体素子の高集積化、小型化に伴い、半導体素子の層間絶縁層、表面保護層等の絶縁層は、より優れた電気特性、耐熱性、機械特性等を有することが求められている。このような特性を併せ持つ絶縁層を形成するための材料としては、アルカリ可溶性樹脂を含有する感光性樹脂組成物が開発されている(例えば、特許文献1、2及び3参照)。これらの感光性樹脂組成物を基板上に塗布及び乾燥して樹脂膜を形成し、該樹脂膜を露光及び現像することでパターン樹脂膜(パターン形成された樹脂膜)が得られる。そして、上記パターン樹脂膜を加熱硬化することでパターン硬化膜(パターン形成された硬化膜)を形成でき、該パターン硬化膜は表面保護層及び層間絶縁層として用いることができる。
 パッケージ基板の一形態として、上記硬化膜上に銅等の金属で配線を形成する形態がある。しかし、従来の感光性樹脂組成物を用いて形成される硬化膜は、リフロー工程時の熱ダメージによる影響で、硬化膜と銅配線との間で剥離が生じることがあり、その後の温度サイクル試験で断線、パッケージクラック等を引き起こすことがある。そこで、耐熱性に優れるイミド系化合物を感光性樹脂組成物に配合することが検討されている(例えば、特許文献4参照。)

 イミド系化合物はアルカリ溶解性が低いため、現像後の樹脂膜の露光部に溶け残りが発生する等のパターニング性に問題が生じ易い。また、イミド系化合物は、フェノール樹脂等のアルカリ可溶性樹脂との相溶性が低いため、感光性樹脂組成物が白濁してしまい、微細なパターン樹脂膜を得ることが難しい。そのため、微細加工性とリフロー耐熱性とを両立できる感光性樹脂組成物が求められている。
 本発明は、微細加工が可能な解像性を有し、リフロー耐熱性に優れるパターン硬化膜を形成できる感光性樹脂組成物を提供することを主な目的とする。
 本発明の一側面は、アルカリ可溶性樹脂と、下記式(1)で表されるナジイミド系化合物と、熱架橋剤と、光により酸を発生する化合物と、を含有する感光性樹脂組成物を提供する。

 本発明は、別の側面において、パターンを有し、当該パターンが上記感光性樹脂組成物からなる樹脂膜の硬化物を含むパターン硬化膜を提供する。本発明はまた、上記の感光性樹脂組成物を基板の一部又は全部に塗布して樹脂膜を形成する工程と、樹脂膜の一部又は全部を露光する工程と、露光後の樹脂膜をアルカリ水溶液によって現像してパターン樹脂膜を形成する工程と、パターン樹脂膜を加熱する工程と、を備える、パターン硬化膜の製造方法を提供する。
 別の側面において、上記のパターン硬化膜を層間絶縁層又は表面保護層として備える、半導体素子を提供する。別の側面において、上記の半導体素子を備える、電子デバイスを提供する。
 本発明によれば、微細加工が可能な解像性を有し、リフロー耐熱性に優れるパターン硬化膜を形成できる感光性樹脂組成物を提供することができる。また、本発明によれば、該感光性樹脂組成物を用いたパターン硬化膜及びその製造方法、半導体素子、並びに電子デバイスを提供することができる。

 以下、本発明の実施形態について詳細に説明する。ただし、本発明は以下の実施形態に限定されるものではない。本明細書における「(メタ)アクリル酸」とは、「アクリル酸」又は「メタクリル酸」を意味し、(メタ)アクリレート等の他の類似の表現においても同様である。
[感光性樹脂組成物]
 一実施形態に係る感光性樹脂組成物は、アルカリ可溶性樹脂(以下、「(A)成分」という場合がある。)と、式(1)で表されるナジイミド系化合物(以下、「(B)成分」という場合がある。)と、熱架橋剤(以下、「(C)成分」という場合がある。)と、光により酸を発生する化合物(以下、「(D)成分」という場合がある。)と、を含有する。感光性樹脂組成物は、ポジ型感光性樹脂組成物として好適に用いることができる。以下、ポジ感光性樹脂組成物の形態について、詳細に説明する。
<(A)成分:アルカリ可溶性樹脂>
 本明細書において、アルカリ可溶性樹脂は、アルカリ水溶液(現像液)に対して可溶である樹脂を意味する。なお、アルカリ水溶液とは、テトラメチルアンモニウムヒドロキシド(TMAH)水溶液、金属水酸化物水溶液、有機アミン水溶液等のアルカリ性の溶液である。一般には、濃度が2.38質量%のTMAH水溶液が現像に用いられる。(A)成分がアルカリ現像液に可溶であることは、例えば、以下のようにして確認することができる。
 樹脂を任意の溶剤に溶解して得られたワニスを、シリコンウェハ等の基板上にスピン塗布して形成することによって膜厚5μm程度の塗膜とする。これをTMAH水溶液、金属水酸化物水溶液又は有機アミン水溶液のいずれかに20~25℃において、浸漬する。この結果、塗膜が均一に溶解し得るとき、その樹脂はアルカリ現像液に可溶と見なすことができる。
 アルカリ水溶液への溶解性の観点から、(A)成分は、フェノール性水酸基を有する樹脂であってよい。フェノール性水酸基を有する樹脂としては、例えば、ヒドロキシスチレン系樹脂、フェノール樹脂、ポリ(ヒドロキシアミド)等のポリベンゾオキサゾール前駆体、ポリ(ヒドロキシフェニレン)エーテル、及びポリナフトールが挙げられる。(A)成分は、これらの樹脂のうちの1種のみで構成されていてもよく、2種以上を含んで構成されていてもよい。
 電気特性(絶縁性)に優れること及び硬化時の体積収縮が小さいことから、(A)成分は、ヒドロキシスチレン系樹脂を含んでよい。
 ヒドロキシスチレン系樹脂は、下記式(21)で表される構造単位を有する。

 式(21)中、R21は水素原子又はメチル基を示し、R22は炭素数1~10のアルキル基、炭素数6~10のアリール基又は炭素数1~10のアルコキシ基を示し、aは0~3の整数を示し、bは1~3の整数を示す。aとbの合計は5以下である。
 ヒドロキシスチレン系樹脂は、式(21)で表される構造単位を与えるモノマ等を重合させることで得ることができる。
 R22で示される炭素数1~10のアルキル基としては、例えば、メチル基、エチル基、プロピル基、ブチル基、ペンチル基、ヘキシル基、ヘプチル基、オクチル基、ノニル基及びデシル基が挙げられる。これらの基は直鎖状であっても、分岐鎖状であってもよい。R22で示される炭素数6~10のアリール基としては、例えば、フェニル基及びナフチル基が挙げられる。R22で示される炭素数1~10のアルコキシ基としては、例えば、メトキシ基、エトキシ基、プロポキシ基、ブトキシ基、ペントキシ基、ヘキソキシ基、ヘプトキシ基、オクトキシ基、ノノキシ基及びデコキシ基が挙げられる。これらの基は直鎖状であっても、分岐鎖状であってもよい。
 式(21)で表される構造単位を与えるモノマとしては、例えば、p-ヒドロキシスチレン、m-ヒドロキシスチレン、o-ヒドロキシスチレン、p-イソプロペニルフェノール、m-イソプロペニルフェノール及びo-イソプロペニルフェノールが挙げられる。これらのモノマは1種単独で又は2種以上を組み合わせて使用することができる。
 ヒドロキシスチレン系樹脂は、その製造方法に制限されない。ヒドロキシスチレン系樹脂は、例えば、式(21)で表される構造単位を与えるモノマの水酸基をtert-ブチル基、アセチル基等で保護して水酸基が保護されたモノマとし、水酸基が保護されたモノマを重合して重合体を得た後、該重合体を、公知の方法(酸触媒下で脱保護してヒドロキシスチレン系構造単位に変換すること等)で脱保護することにより作製することができる。
 ヒドロキシスチレン系樹脂は、式(21)で表される構造単位を与えるモノマの単独重合体であってもよく、式(21)で表される構造単位を与えるモノマとそれ以外のモノマとの共重合体であってもよい。ヒドロキシスチレン系樹脂が共重合体である場合、共重合体中の式(21)で表される構造単位の割合は、露光部のアルカリ現像液に対する溶解性の観点から、(A)成分を構成する全成分の総モル量を基準として、10~100モル%、20~97モル%、30~95モル%、又は50~95モル%であってよい。
 ヒドロキシスチレン系樹脂は、未露光部のアルカリ現像液に対する溶解阻害性を向上する観点から、下記式(22)で表される構造単位を更に有してよい。

 式(22)中、R23は水素原子又はメチル基を示し、R24は炭素数1~10のアルキル基、炭素数6~10のアリール基又は炭素数1~10のアルコキシ基を示し、cは0~3の整数を示す。
 R24で表される炭素数1~10のアルキル基、炭素数6~10のアリール基又は炭素数1~10のアルコキシ基としては、それぞれR22と同様の基が例示できる。
 式(22)で表される構造単位を有するアルカリ可溶性樹脂は、式(22)で表される構造単位を与えるモノマを用いることによって得られる。式(22)で表される構造単位を与えるモノマとしては、例えば、スチレン、α-メチルスチレン、o-メチルスチレン、m-メチルスチレン、p-メチルスチレン、o-メトキシスチレン、m-メトキシスチレン、p-メトキシスチレン等の芳香族ビニル化合物が挙げられる。これらのモノマは1種単独で又は2種以上を組み合わせて使用することができる。
 ヒドロキシスチレン系樹脂が式(22)で表される構造単位を有するアルカリ可溶性樹脂である場合、未露光部のアルカリ現像液に対する溶解阻害性及び硬化膜の吸水性の観点から、式(22)で表される構造単位の割合は(A)成分を構成する全成分の総モル量を基準として、1~90モル%、3~80モル%、5~70モル%、又は5~50モル%であってよい。
 ヒドロキシスチレン系樹脂は、弾性率を低くする観点から、(メタ)アクリル酸エステルに基づく構造単位を有してもよい。(メタ)アクリル酸エステルは、アルキル基又はヒドロキシアルキル基を有する化合物であってよい。
 (メタ)アクリル酸エステルとしては、例えば、(メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸プロピル、(メタ)アクリル酸ブチル、(メタ)アクリル酸ペンチル、(メタ)アクリル酸ヘキシル、(メタ)アクリル酸ヘプチル、(メタ)アクリル酸オクチル、(メタ)アクリル酸ノニル、(メタ)アクリル酸デシル等の(メタ)アクリル酸アルキルエステル;及び(メタ)アクリル酸ヒドロキシメチル、(メタ)アクリル酸ヒドロキシエチル、(メタ)アクリル酸ヒドロキシプロピル、(メタ)アクリル酸ヒドロキシブチル、(メタ)アクリル酸ヒドロキシペンチル、(メタ)アクリル酸ヒドロキシヘキシル、(メタ)アクリル酸ヒドロキシヘプチル、(メタ)アクリル酸ヒドロキシオクチル、(メタ)アクリル酸ヒドロキシノニル、(メタ)アクリル酸ヒドロキシデシル等の(メタ)アクリル酸ヒドロキシアルキルエステルが挙げられる。これらのモノマは1種単独で又は2種以上を組み合わせて使用することができる。
 ヒドロキシスチレン系樹脂が(メタ)アクリル酸エステルに基づく構造単位を有するアルカリ可溶性樹脂である場合、パターン硬化膜の機械特性の観点から、(メタ)アクリル酸エステルに基づく構造単位の割合は、(A)成分を構成する全成分の総モル量を基準として、1~90モル%、3~80モル%、5~70モル%、又は5~50モル%であってよい。
 低価格であること、コントラストが高いこと、及び硬化時の体積収縮が小さいことから、(A)成分は、フェノール樹脂を含んでよく、ノボラック型フェノール樹脂を含んでよい。
 フェノール樹脂は、フェノール又はその誘導体とアルデヒド類との重縮合生成物である。重縮合は、通常、酸、塩基等の触媒存在下で行われる。酸触媒を用いた場合に得られるフェノール樹脂は、特にノボラック型フェノール樹脂と呼ばれる。ノボラック型フェノール樹脂としては、例えば、フェノール/ホルムアルデヒドノボラック樹脂、クレゾール/ホルムアルデヒドノボラック樹脂、キシレノール/ホルムアルデヒドノボラック樹脂、レゾルシノール/ホルムアルデヒドノボラック樹脂、及びフェノール-ナフトール/ホルムアルデヒドノボラック樹脂が挙げられる。
 フェノール樹脂を構成するフェノール誘導体としては、例えば、o-クレゾール、m-クレゾール、p-クレゾール、o-エチルフェノール、m-エチルフェノール、p-エチルフェノール、o-ブチルフェノール、m-ブチルフェノール、p-ブチルフェノール、2,3-キシレノール、2,4-キシレノール、2,5-キシレノール、2,6-キシレノール、3,4-キシレノール、3,5-キシレノール、2,3,5-トリメチルフェノール、3,4,5-トリメチルフェノール等のアルキルフェノール;メトキシフェノール、2-メトキシ-4-メチルフェノール等のアルコキシフェノール;ビニルフェノール、アリルフェノール等のアルケニルフェノール;ベンジルフェノール等のアラルキルフェノール;メトキシカルボニルフェノール等のアルコキシカルボニルフェノール;ベンゾイルオキシフェノール等のアリールカルボニルフェノール;クロロフェノール等のハロゲン化フェノール;カテコール、レゾルシノール、ピロガロール等のポリヒドロキシベンゼン;ビスフェノールA、ビスフェノールF等のビスフェノール;α--ナフトール、β-ナフトール等のナフトール誘導体;p-ヒドロキシフェニル-2-エタノール、p-ヒドロキシフェニル-3-プロパノール、p-ヒドロキシフェニル-4-ブタノール等のヒドロキシアルキルフェノール;ヒドロキシエチルクレゾール等のヒドロキシアルキルクレゾール;ビスフェノールのモノエチレンオキサイド付加物、ビスフェノールのモノプロピレンオキサイド付加物等のアルコール性水酸基含有フェノール誘導体;及びp-ヒドロキシフェニル酢酸、p-ヒドロキシフェニルプロピオン酸、p-ヒドロキシフェニルブタン酸、p-ヒドロキシ桂皮酸、ヒドロキシ安息香酸、ヒドロキシフェニル安息香酸、ヒドロキシフェノキシ安息香酸、ジフェノール酸等のカルボキシル基含有フェノール誘導体が挙げられる。これらは1種単独で又は2種以上を組み合わせて使用することができる。
 フェノール樹脂を構成するアルデヒド類としては、例えば、ホルムアルデヒド、アセトアルデヒド、フルフラール、ベンズアルデヒド、ヒドロキシベンズアルデヒド、メトキシベンズアルデヒド、ヒドロキシフェニルアセトアルデヒド、メトキシフェニルアセトアルデヒド、クロトンアルデヒド、クロロアセトアルデヒド、クロロフェニルアセトアルデヒド、グリセルアルデヒド、グリオキシル酸、グリオキシル酸メチル、グリオキシル酸フェニル、グリオキシル酸ヒドロキシフェニル、ホルミル酢酸、ホルミル酢酸メチル、2-ホルミルプロピオン酸、及び2-ホルミルプロピオン酸メチルが挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いてもよい。また、パラホルムアルデヒド、トリオキサン等のホルムアルデヒドの前駆体、アセトン、ピルビン酸、レブリン酸、4-アセチルブチル酸、アセトンジカルボン酸、3,3’-4,4’-ベンゾフェノンテトラカルボン酸等のケトン化合物を反応に用いてもよい。
 (A)成分の重量平均分子量(Mw)は、アルカリ水溶液に対する溶解性、感光特性及び硬化膜の機械特性のバランスを考慮すると、1000~500000が好ましく、2000~200000がより好ましく、2000~100000が更に好ましい。Mwは、ゲルパーミエーションクロマトグラフィー(GPC)法により測定し、標準ポリスチレン検量線より換算して得られる値である。
<(B)成分>
 (B)成分であるナジイミド化合物は、下記式(1)で表される構造単位を有することで、熱安定性の向上効果が得られ、(A)成分と相溶性が高い。

式(1)中、R11はそれぞれ独立にアリル基を示し、mは0又は1であり、R12は2価の有機基を示す。
 R12で示される2価の有機基は、芳香族炭化水素基(芳香族環)を有してよい。芳香族炭化水素基としては、例えば、ベンゼン残基、トルエン残基、キシレン残基、及びナフタレン残基が挙げられる。2価の有機基は、直鎖状、分岐状又は環状の脂肪族炭化水素基を有してよい。脂肪族炭化水素基は、直鎖状、分岐状又は環状のアルキル基であってよい。2価の有機基は、芳香族炭化水素基及び脂肪族炭化水素基の両方を有してもよい。
 R12で示される2価の有機基は、炭素原子及び水素原子のみを含む2価の炭化水素基であってよく、炭素原子及び水素原子に加えてその他の原子を含む2価の有機基であってもよい。R12は、2価の炭化水素基であることが好ましい。
 (A)成分との相溶性を向上する観点から、2価の炭化水素基は、脂肪族炭化水素基を有してよい。脂肪族炭化水素基は、炭素数1~10のアルキレン基であることが好ましく、炭素数1~8のアルキレン基であることがより好ましく、炭素数1~5のアルキレン基であることが更に好ましい。
 パターン硬化膜の耐熱性を向上する観点から、2価の炭化水素基は、芳香族炭化水素基を有する2価の炭化水素基であってよく、下記の構造のいずれかを有する2価の炭化水素基であってもよい。

 その他の原子を含む2価の有機基は、炭素原子及び水素原子に加えて、例えば、窒素原子、酸素原子、硫黄原子、フッ素原子等の原子を含んでいてよい。その他の原子を含む2価の有機基は、好ましくは、下記の構造のいずれかを有する2価の炭化水素基である。

 ナジイミド化合物は、好ましくは、下記式(2)で表されるビスアリルナジイミド化合物(式(1)におけるmが1である化合物)である。式(2)中、R12は、式(1)中のR12と同義である。

 (B)成分の含有量は、解像性を向上する観点から、(A)成分100質量部に対して1~90質量部が好ましく、3~80質量部がより好ましく、5~70質量部が更に好ましく、10~60質量部が特に好ましい。
<(C)成分:熱架橋剤>
 (C)成分である架橋剤は、パターン形成後の樹脂膜を加熱して硬化する際に、(A)成分と反応して橋架け構造(架橋構造)を形成し得る基を有する化合物である。これにより、樹脂膜の脆さ及び樹脂膜の溶融を防ぐことができる。(C)成分としては、例えば、2以上のアルコキシメチル基を有する化合物及び2以上のエポキシ基を有する化合物が挙げられる。
 露光部の溶解促進効果と、パターン形成後の樹脂膜の硬化時の溶融を防止する効果のバランスに優れる観点から、(C)成分は、2以上のアルコキシメチル基を有する化合物であってよい。2以上のアルコキシメチル基を有する化合物としては、特に限定されないが、例えば、下記式(7)で表される化合物又は下記式(8)で表される化合物であってよい。

 式(7)中、R~Rは、それぞれ独立に炭素数1~10のアルキル基を示す。炭素数1~10のアルキル基は、R22と同様の基が例示できる。アルキル基の炭素数は、1~5、1~3、1若しくは2、又は1であってよい。

 式(8)中、R1a~R6aは、それぞれ独立に炭素数1~10のアルキル基を示す。炭素数1~10のアルキル基は、R22と同様の基が例示できる。アルキル基の炭素数は、1~5、1~3、1若しくは2、又は1であってよい。
 2以上のエポキシ基を有する化合物としては、特に限定されない。エポキシ基を有する化合物としては、例えば、ビスフェノールA型エポキシ化合物、ビスフェノールF型エポキシ化合物、フェノールノボラック型エポキシ化合物、クレゾールノボラック型エポキシ化合物、脂環式エポキシ化合物、グリシジルアミン型エポキシ化合物、複素環式エポキシ化合物、ハロゲン化エポキシ化合物、及びポリアルキレングリコールジグリシジルエーテルが挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いてもよい。
 (C)成分の含有量は、硬化膜の耐熱性を向上し、残留応力を低減する観点から、(A)成分100質量部に対して0.5~50質量部、1~40質量部、2~30質量部又は5~25質量部であってよい。
<(D)成分:光によって酸を生成する化合物>
 (D)成分である光によって(光を受けることにより)酸を生成する化合物は、感光性樹脂組成物において感光剤として機能する。(D)成分は、光照射を受けて酸を生成させ、光照射を受けた部分のアルカリ水溶液への可溶性を増大させる機能を有する。(D)成分としては、一般に光酸発生剤と称される化合物を用いることができる。(D)成分の具体例としては、o-キノンジアジド化合物、アリールジアゾニウム塩、ジアリールヨードニウム塩及びトリアリールスルホニウム塩が挙げられる。(D)成分は、これらの化合物のうちの1種のみを含んでもよく、2種以上を含んでもよい。これらの中で、感度が高いことから、(D)成分は、o-キノンジアジド化合物であってよい。
 o-キノンジアジド化合物としては、例えば、o-キノンジアジドスルホニルクロリドと、ヒドロキシ化合物、アミノ化合物等とを脱塩酸剤の存在下で縮合反応させることで得られる化合物を用いることができる。
 o-キノンジアジドスルホニルクロリドとしては、例えば、ベンゾキノン-1,2-ジアジド-4-スルホニルクロリド、ナフトキノン-1,2-ジアジド-5-スルホニルクロリド、及びナフトキノン-1,2-ジアジド-6-スルホニルクロリドが挙げられる。
 ヒドロキシ化合物としては、例えば、ヒドロキノン、レゾルシノール、ピロガロール、ビスフェノールA、ビス(4-ヒドロキシフェニル)メタン、1,1-ビス(4-ヒドロキシフェニル)-1-[4-{1-(4-ヒドロキシフェニル)-1-メチルエチル}フェニル]エタン、2,2-ビス(4-ヒドロキシフェニル)ヘキサフルオロプロパン、2,3,4-トリヒドロキシベンゾフェノン、2,3,4,4’-テトラヒドロキシベンゾフェノン、2,2’,4,4’-テトラヒドロキシベンゾフェノン、2,3,4,2’,3’-ペンタヒドロキシベンゾフェノン、2,3,4,3’,4’,5’-ヘキサヒドロキシベンゾフェノン、ビス(2,3,4-トリヒドロキシフェニル)メタン、ビス(2,3,4-トリヒドロキシフェニル)プロパン、4b,5,9b,10-テトラヒドロ-1,3,6,8-テトラヒドロキシ-5,10-ジメチルインデノ[2,1-a]インデン、トリス(4-ヒドロキシフェニル)メタン、及びトリス(4-ヒドロキシフェニル)エタンが挙げられる。
 アミノ化合物としては、例えば、p-フェニレンジアミン、m-フェニレンジアミン、4,4’-ジアミノジフェニルエーテル、4,4’-ジアミノジフェニルメタン、4,4’-ジアミノジフェニルスルホン、4,4’-ジアミノジフェニルスルフィド、o-アミノフェノール、m-アミノフェノール、p-アミノフェノール、3,3’-ジアミノ-4,4’-ジヒドロキシビフェニル、4,4’-ジアミノ-3,3’-ジヒドロキシビフェニル、ビス(3-アミノ-4-ヒドロキシフェニル)プロパン、ビス(4-アミノ-3-ヒドロキシフェニル)プロパン、ビス(3-アミノ-4-ヒドロキシフェニル)スルホン、ビス(4-アミノ-3-ヒドロキシフェニル)スルホン、ビス(3-アミノ-4-ヒドロキシフェニル)ヘキサフルオロプロパン、及びビス(4-アミノ-3-ヒドロキシフェニル)ヘキサフルオロプロパンが挙げられる。
 これらの中でも、o-キノンジアジド化合物を合成する際の反応性の観点と、樹脂膜を露光する際に適度な吸収波長範囲である観点から、o-キノンジアジド化合物は、1,1-ビス(4-ヒドロキシフェニル)-1-[4-{1-(4-ヒドロキシフェニル)-1-メチルエチル}フェニル]エタンと1-ナフトキノン-2-ジアジド-5-スルホニルクロリドとの縮合物、トリス(4-ヒドロキシフェニル)メタン、又はトリス(4-ヒドロキシフェニル)エタンと1-ナフトキノン-2-ジアジド-5-スルホニルクロリドとの縮合物であってもよい。
 脱塩酸剤としては、例えば、炭酸ナトリウム、水酸化ナトリウム、炭酸水素ナトリウム、炭酸カリウム、水酸化カリウム、トリメチルアミン、トリエチルアミン及びピリジンが挙げられる。
 o-キノンジアジドスルホニルクロリドと、ヒドロキシ化合物及び/又はアミノ化合物との配合は、o-キノンジアジドスルホニルクロリドが1モルに対して、ヒドロキシ基とアミノ基とのモル数の合計が0.5~1モルになるように配合されることが好ましい。脱塩酸剤とo-キノンジアジドスルホニルクロリドの好ましい配合割合は、0.95/1モル~1/0.95モル当量の範囲である。
 なお、上述の反応の好ましい反応温度は0~40℃、好ましい反応時間は1~10時間である。反応溶媒としては、例えば、ジオキサン、アセトン、メチルエチルケトン、テトラヒドロフラン、ジエチルエーテル又はN-メチルピロリドンを用いられる。
 (D)成分の含有量は、露光部と未露光部の溶解速度差が大きくなり、感度がより良好となることから、(A)成分100質量部に対して3~100質量部、5~50質量部、5~30質量部、又は5~20質量部であってよい。
<(E)成分:エラストマ>
 本実施形態の感光性樹脂組成物は、パターン硬化膜の柔軟性を向上する観点から、エラストマ(以下、「(E)成分」という場合がある。)を更に含有してもよい。
 (E)成分としては、例えば、スチレン系エラストマ、オレフィン系エラストマ、ウレタン系エラストマ、ポリエステル系エラストマ、ポリアミド系エラストマ、アクリル系エラストマ、及びシリコーン系エラストマが挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いてもよい。(E)成分は、アルカリ溶解性、パターン硬化膜の破断強度及び破断伸びに優れることから、アクリル系エラストマを含んでよい。
 (A)成分との相溶性を向上する観点から、アクリル系エラストマは、下記式(9)で表される構造単位を有してよい。

 式(9)中、R31は水素原子又はメチル基を示し、R32は炭素数2~20のヒドロキシアルキル基を示す。(A)成分との相溶性及び熱衝撃性をより向上できる点から、R32は、炭素数2~15のヒドロキシアルキル基が好ましく、炭素数2~10のヒドロキシアルキル基がより好ましく、炭素数2~8のヒドロキシアルキル基が特に好ましい。
 R32で示される炭素数2~20のヒドロキシアルキル基としては、例えば、ヒドロキシエチル基、ヒドロキシプロピル基、ヒドロキシブチル基、ヒドロキシペンチル基、ヒドロキシヘキシル基、ヒドロキシヘプチル基、ヒドロキシオクチル基、ヒドロキシノニル基、ヒドロキシデシル基、ヒドロキシウンデシル基、ヒドロキシドデシル基(ヒドロキシラウリル基という場合もある。)、ヒドロキシトリデシル基、ヒドロキシテトラデシル基、ヒドロキシペンタデシル基、ヒドロキシヘキサデシル基、ヒドロキシヘプタデシル基、ヒドロキシオクタデシル基、ヒドロキシノナデシル基、及びヒドロキシエイコシル基が挙げられる。これらの基は直鎖状であっても、分岐鎖状であってもよい。
 式(9)で表される構造単位を与えるモノマとしては、例えば、(メタ)アクリル酸ヒドロキシエチル、(メタ)アクリル酸ヒドロキシプロピル、(メタ)アクリル酸ヒドロキシブチル、(メタ)アクリル酸ヒドロキシペンチル、(メタ)アクリル酸ヒドロキシヘキシル、(メタ)アクリル酸ヒドロキシヘプチル、(メタ)アクリル酸ヒドロキシオクチル、(メタ)アクリル酸ヒドロキシノニル、(メタ)アクリル酸ヒドロキシデシル、(メタ)アクリル酸ヒドロキシウンデシル、(メタ)アクリル酸ヒドロキシドデシル((メタ)アクリル酸ヒドロキシラウリルという場合もある。)、(メタ)アクリル酸ヒドロキシトリデシル、(メタ)アクリル酸ヒドロキシテトラデシル、(メタ)アクリル酸ヒドロキシペンタデシル、(メタ)アクリル酸ヒドロキシヘキサデシル、(メタ)アクリル酸ヒドロキシヘプタデシル、(メタ)アクリル酸ヒドロキシオクタデシル、(メタ)アクリル酸ヒドロキシノナデシル、及び(メタ)アクリル酸ヒドロキシエイコシルが挙げられる。これらのモノマは1種を単独で又は2種以上を組み合わせて用いてよい。
 (A)成分との相溶性、パターン硬化膜の破断伸びをより向上する観点から、式(9)で表される構造単位を与えるモノマとして、(メタ)アクリル酸ヒドロキシエチル、(メタ)アクリル酸ヒドロキシプロピル、(メタ)アクリル酸ヒドロキシブチル、(メタ)アクリル酸ヒドロキシペンチル、(メタ)アクリル酸ヒドロキシヘキシル、(メタ)アクリル酸ヒドロキシヘプチル、(メタ)アクリル酸ヒドロキシオクチル、(メタ)アクリル酸ヒドロキシノニル、(メタ)アクリル酸ヒドロキシデシル、(メタ)アクリル酸ヒドロキシウンデシル、又は(メタ)アクリル酸ヒドロキシドデシルを用いてよい。
 (A)成分との相溶性及びパターン硬化膜の熱衝撃性をより向上することから、アクリル系エラストマにおける式(9)で表される構造単位の割合は、アクリル系エラストマを構成するモノマ単位の総モル量を基準として、0.1~30モル%、0.3~20モル%、又は0.5~10モル%であってよい。
 樹脂膜における未露光部の現像液に対する溶解阻害性、及びパターン硬化膜の金属基板に対する密着性をより向上する観点から、アクリル系エラストマは、下記式(10)で表される構造単位を更に有してよい。

 式(10)中、R33は水素原子又はメチル基を示し、R34は1級、2級又は3級アミノ基を有する1価の有機基を示す。
 R34で表わされる1級、2級、又は3級アミノ基を有する1価の有機基としては、例えば、アミノエチル基、N-メチルアミノエチル基、N,N-ジメチルアミノエチル基、N-エチルアミノエチル基、N,N-ジエチルアミノエチル基、アミノプロピル基、N-メチルアミノプロピル基、N,N-ジメチルアミノプロピル基、N-エチルアミノプロピル基、N,N-ジエチルアミノプロピル基、ピペリジン-4-イル基、1-メチルピペリジン-4-イル基、2,2,6,6-テトラメチルピペリジン-4-イル基、1,2,2,6,6-ペンタメチルピペリジン-4-イル基、(ピペリジン-4-イル)メチル基、及び2-(ピペリジン-4-イル)エチル基が挙げられる。
 式(10)で表される構造単位を与えるモノマとしては、例えば、アミノエチル(メタ)アクリレート、N-メチルアミノエチル(メタ)アクリレート、N,N-ジメチルアミノエチル(メタ)アクリレート、N-エチルアミノエチル(メタ)アクリレート、N,N-ジエチルアミノエチル(メタ)アクリレート、アミノプロピル(メタ)アクリレート、N-メチルアミノプロピル(メタ)アクリレート、N,N-ジメチルアミノプロピル(メタ)アクリレート、N-エチルアミノプロピル(メタ)アクリレート、N,N-ジエチルアミノプロピル(メタ)アクリレート、ピペリジン-4-イル(メタ)アクリレート、1-メチルピペリジン-4-イル(メタ)アクリレート、2,2,6,6-テトラメチルピペリジン-4-イル(メタ)アクリレート、1,2,2,6,6-ペンタメチルピペリジン-4-イル(メタ)アクリレート、(ピペリジン-4-イル)メチル(メタ)アクリレート、及び2-(ピペリジン-4-イル)エチル(メタ)アクリレートが挙げられる。これらのモノマは1種を単独で又は2種以上を組み合わせて用いてよい。
 1,2,2,6,6-ペンタメチルピペリジン-4-イルメタクリレートは「FA-711MM」として、2,2,6,6-テトラメチルピペリジン-4-イルメタクリレートは「FA-712HM」として(いずれも日立化成株式会社製)として、商業的に入手可能である。
 (A)成分との相溶性及び現像液に対する溶解性の点から、アクリル系エラストマにおける式(10)で表される構造単位の割合は、アクリル系エラストマを構成するモノマ単位の総モル量を基準として、0.3~10モル%、0.4~6モル%、又は0.5~5モル%であってよい。
 硬化膜の熱衝撃性をより向上する観点から、アクリル系エラストマは、下記式(11)で表される構造単位を更に有してよい。

 式(11)中、R35は水素原子又はメチル基を示し、R36は炭素数4~20のアルキル基を示す。炭素数4~20のアルキル基としては、例えば、ブチル基、ペンチル基、ヘキシル基、ヘプチル基、オクチル基、ノニル基、デシル基、ウンデシル基、ドデシル基(ラウリル基という場合もある。)、トリデシル基、テトラデシル基、ペンタデシル基、ヘキサデシル基、ヘプタデシル基、オクタデシル基、ノナデシル基、及びエイコシル基が挙げられる。これらの基は直鎖状であっても分岐鎖状であってもよい。
 アルカリ溶解性、耐熱衝撃性、(A)成分との相溶性の点から、R36は、炭素数4~16のアルキル基であることが好ましく、炭素数4~12のアルキル基であることがより好ましく、炭素数4のアルキル基(n-ブチル基)であることが更に好ましい。
 式(11)で表される構造単位を与えるモノマとしては、例えば、(メタ)アクリル酸ブチル、(メタ)アクリル酸ペンチル、(メタ)アクリル酸ヘキシル、(メタ)アクリル酸ヘプチル、(メタ)アクリル酸オクチル、(メタ)アクリル酸ノニル、(メタ)アクリル酸デシル、(メタ)アクリル酸ウンデシル、(メタ)アクリル酸ドデシル((メタ)アクリル酸ラウリルという場合もある。)、(メタ)アクリル酸トリデシル、(メタ)アクリル酸テトラデシル、(メタ)アクリル酸ペンタデシル、(メタ)アクリル酸ヘキサデシル、(メタ)アクリル酸ヘプタデシル、(メタ)アクリル酸オクタデシル、(メタ)アクリル酸ノナデシル及び(メタ)アクリル酸エイコシルが挙げられる。これらのモノマは単独で又は2種以上を組み合わせて用いてよい。
 硬化膜の破断伸びをより向上し、弾性率をより低くする観点から、(メタ)アクリル酸ブチル、(メタ)アクリル酸ペンチル、(メタ)アクリル酸ヘキシル、(メタ)アクリル酸ヘプチル、(メタ)アクリル酸オクチル、(メタ)アクリル酸ノニル、(メタ)アクリル酸デシル、(メタ)アクリル酸ウンデシル又は(メタ)アクリル酸ドデシルを用いることが好ましい。
 硬化膜の耐熱衝撃性をより向上することから、アクリル系エラストマにおける式(11)で表される構造単位の割合は、アクリル系エラストマを構成するモノマ単位の総モル量を基準として、50~93モル%、55~85モル%、又は60~80モル%であってよい。
 樹脂膜の露光部のアルカリ溶解性をより向上する観点から、アクリル系エラストマは、下記式(12)で表される構造単位を有してよい。

 式(12)中、R37は水素原子又はメチル基を示す。式(12)で表される構造単位を与えるモノマとしては、アクリル酸及びメタクリル酸が挙げられる。
 (A)成分との相溶性及び露光部のアルカリ溶解性をより向上することから、アクリル系エラストマにおける一般式(12)で表される構造単位の割合は、アクリル系エラストマを構成するモノマ単位の総モル量を基準として、5~35モル%、10~30モル%、又は15~25モル%であってよい。
 アクリル系エラストマは、例えば、上記式(9)で表される構造単位を与えるモノマと、必要に応じて添加される式(10)、(11)又は(12)で表される構造単位を与えるモノマとを配合し、乳酸エチル、トルエン、イソプロパノール等の溶媒中で攪拌し、必要に応じて加熱することにより得ることができる。
 アクリル系エラストマの重量平均分子量(Mw)は、2000~100000、3000~60000、5000~50000、又は10000~40000であってよい。Mwが2000以上であると、硬化膜の熱衝撃性をより向上でき、100000以下であると(A)成分との相溶性及び現像性をより向上できる。
 (E)成分は、パターン硬化膜の破断強度及び破断伸びに優れることから、微粒子状のエラストマであってよい。エラストマ微粒子とは、感光性樹脂成物中に微粒子状態で分散することができるエラストマを意味する。
 エラストマ微粒子としては、2以上の重合性基を有する架橋性モノマと、エラストマ微粒子のガラス転移温度(Tg)が20℃以下となるように選択されるモノマ(以下、「他のモノマ」という)との共重合体を含んでよい。
 架橋性モノマとしては、例えば、ジビニルベンゼン、ジアリルフタレート、エチレングリコールジ(メタ)アクリレート、プロピレングリコールジ(メタ)アクリレート、トリメチロールプロパントリ(メタ)アクリレート、ペンタエリスリトールトリ(メタ)アクリレート、ポリエチレングリコールジ(メタ)アクリレート、及びポリプロピレングリコールジ(メタ)アクリレートが挙げられる。これらのモノマは1種を単独で又は2種以上を組み合わせて用いてよい。中でも、架橋性モノマは、ジビニルベンゼンを含むことが好ましい。
 エラストマ微粒子における架橋性モノマに基づく構造単位の割合は、エラストマ微粒子を構成するモノマ単位の総質量を基準として、1~20質量%又は2~10質量%であってよい。
 他のモノマとしては、1以上の重合性基を有するモノマを用いることができる。他のモノマは、重合性基以外の官能基、例えば、カルボキシル基、エポキシ基、アミノ基、イソシアナート基、水酸基等の官能基を有してよい。

 パターン硬化膜に柔軟性を付与する観点から、他のモノマとして、ジエン化合物を用いてよく、ブタジエンを用いることが好ましい。エラストマ微粒子におけるジエン化合物に基づく構造単位の割合は、エラストマ微粒子を構成するモノマ単位の総質量を基準として、20~80質量%又は30~70質量%であってよい。
 エラストマ微粒子の平均粒径は、30~500nm、40~200nm又は50~120nmであってよい。
 (E)成分の含有量は、露光部のアルカリ溶解性、未露光部のアルカリ溶解阻害性、金属基板との密着性、耐熱衝撃性のバランスの観点から、(A)成分100質量部に対して1~50質量部が好ましく、3~30質量部がより好ましく、5~20質量部が更に好ましい。
 本実施形態の感光性樹脂組成物は、溶剤、加熱により酸を生成する化合物、溶解促進剤、溶解阻害剤、カップリング剤、及び、界面活性剤又はレベリング剤等の成分を更に含有してよい。
(溶剤)
 本実施形態の感光性樹脂組成物は、溶剤を含有することにより、基板上への塗布を容易にし、均一な厚さの樹脂膜を形成できるという効果を奏する。溶剤としては、例えば、γ-ブチロラクトン、乳酸エチル、プロピレングリコールモノメチルエーテルアセテート、酢酸ベンジル、n-ブチルアセテート、エトキシエチルプロピオナート、3-メチルメトキシプロピオナート、N-メチル-2-ピロリドン、N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、ジメチルスルホキシド、ヘキサメチルホスホリルアミド、テトラメチレンスルホン、ジエチルケトン、ジイソブチルケトン、メチルアミルケトン、シクロヘキサノン、プロピレングリコールモノメチルエーテル、プロピレングリコールモノプロピルエーテル、プロピレングリコールモノブチルエーテル及びジプロピレングリコールモノメチルエーテルが挙げられる。これらの溶剤は1種を単独で又は2種以上を組み合わせて用いることができる。これらの中でも、各成分の溶解性と樹脂膜の均一性との点から、溶剤として、乳酸エチル又はプロピレングリコールモノメチルエーテルアセテートを用いることが好ましい。
(加熱により酸を生成する化合物)
 加熱により酸を生成する化合物を用いることにより、パターン樹脂膜を加熱する際に酸を発生させることが可能となり、(A)成分と(C)成分との反応、すなわち熱架橋反応が促進され、パターン硬化膜の耐熱性が向上する。また、加熱により酸を生成する化合物は光照射によっても酸を発生するため、露光部のアルカリ水溶液への溶解性が増大する。よって、未露光部と露光部とのアルカリ水溶液に対する溶解性の差がさらに大きくなり、解像性がより向上する。
 このような加熱により酸を生成する化合物は、例えば、50~250℃まで加熱することにより酸を生成する化合物であることが好ましい。加熱により酸を生成する化合物の具体例としては、オニウム塩等の強酸と塩基とから形成される塩、イミドスルホナートが挙げられる。
 加熱により酸を生成する化合物を用いる場合の含有量は、(A)成分100質量部に対して、0.1~30質量部が好ましく、0.2~20質量部がより好ましく、0.5~10質量部が更に好ましい。
(溶解促進剤)
 溶解促進剤を感光性樹脂組成物に配合することによって、樹脂膜をアルカリ水溶液で現像する際の露光部の溶解速度を増加させ、感度及び解像性を向上させることができる。溶解促進剤としては従来公知の化合物を用いることができる。溶解促進剤の具体例としては、カルボキシル基、スルホン酸又はスルホンアミド基を有する化合物が挙げられる。
 溶解促進剤を用いる場合の含有量は、アルカリ水溶液に対する溶解速度によって決めることができ、例えば、(A)成分100質量部に対して、0.01~30質量部とすることができる。
(溶解阻害剤)
 溶解阻害剤を(A)成分のアルカリ水溶液に対する溶解性を阻害する化合物であり、残膜厚、現像時間及びコントラストをコントロールするために用いられる。溶解阻害剤としては、例えば、ジフェニルヨードニウムニトラート、ビス(p-tert-ブチルフェニル)ヨードニウムニトラート、ジフェニルヨードニウムブロミド、ジフェニルヨードニウムクロリド及びジフェニルヨードニウムヨージドが挙げられる。溶解阻害剤を用いる場合の含有量は、感度と現像時間の許容幅の点から、(A)成分100質量部に対して0.01~20質量部が好ましく、0.01~15質量部がより好ましく、0.05~10質量部が更に好ましい。
(カップリング剤)
 カップリング剤を感光性樹脂組成物に配合することによって、形成されるパターン硬化膜の基板との接着性をより高めることができる。カップリング剤としては、例えば、有機シラン化合物及びアルミキレート化合物が挙げられる。有機シラン化合物としては、例えば、KBM-403、KBM-803及びKBM-903(信越化学工業株式会社製、商品名)が挙げられる。カップリング剤を用いる場合の含有量は、(A)成分100質量部に対して、0.1~20質量部が好ましく、0.5~10質量部がより好ましい。
(界面活性剤又はレベリング剤)
 界面活性剤又はレベリング剤を感光性樹脂組成物に配合することによって、塗布性をより向上することができる。具体的には、例えば、界面活性剤又はレベリング剤を含有することで、ストリエーション(膜厚のムラ)をより防いだり、現像性をより向上させたりすることができる。界面活性剤又はレベリング剤としては、例えば、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンオレイルエーテル及びポリオキシエチレンオクチルフェノールエーテルが挙げられる。市販品としては、例えば、メガファックF-171、F-565、RS-78(DIC株式会社製、商品名)が挙げられる。
 界面活性剤又はレベリング剤を用いる場合の含有量は、(A)成分100質量部に対して、0.001~5質量部が好ましく、0.01~3質量部がより好ましい。
 本実施形態の感光性樹脂組成物は、水酸化テトラメチルアンモニウム(TMAH)等のアルカリ水溶液を用いて現像することが可能である。本実施形態の感光性樹脂組成物によれば、微細加工が可能な感光性を有し、リフロー耐熱性に優れるパターン硬化膜を形成することができる。本実施形態の感光性樹脂組成物は、ポジ型感光性樹脂組成物として好適に用いることができる。
[パターン硬化膜及びパターン硬化膜の製造方法]
 一実施形態のパターン硬化膜は、パターンを有し、パターンが上述の感光性樹脂組成物からなる樹脂膜の硬化物を含む。パターン硬化膜は、上述の感光性樹脂組成物を加熱することによって得られる。以下、パターン硬化膜の製造方法について説明する。
 本実施形態のパターン硬化膜の製造方法は、上述の感光性樹脂組成物を基板の一部又は全部に塗布及び乾燥し樹脂膜を形成する工程(塗布・乾燥(成膜)工程)と、樹脂膜の一部又は全部を露光する工程(露光工程)と、露光後の樹脂膜をアルカリ水溶液により現像してパターン樹脂膜を形成する工程(現像工程)と、パターン樹脂膜を加熱する工程(加熱処理工程)とを有する。以下、各工程について説明する。
<塗布・乾燥(成膜)工程>
 まず、本実施形態の感光性樹脂組成物を基板上に塗布し乾燥して樹脂膜を形成する。この工程では、ガラス基板、半導体、金属酸化物絶縁体(例えば、TiO、SiO)、窒化ケイ素等の基板上に、本実施形態の感光性樹脂組成物を、スピンナー等を用いて回転塗布し、塗膜を形成する。塗膜の厚さに特に制限されないが、0.1~40μmであってよい。この塗膜が形成された基板をホットプレート、オーブン等を用いて乾燥する。乾燥温度及び乾燥時間に特に制限はないが、80~140℃で1~7分間であってよい。これによって、支持基板上に樹脂膜が形成される。樹脂膜の厚さに特に制限はないが、0.1~40μmであってよい。
<露光工程>
 次に、露光工程では、基板上に形成した樹脂膜に、マスクを介して紫外線、可視光線、放射線等の活性光線を照射する。本実施形態の感光性樹脂組成物において、(A)成分はg、h、i線に対する透明性が高いので、g、h、i線のいずれか又は全てを照射に用いることができる。
<現像工程>
 現像工程では、露光工程後の樹脂膜の露光部を現像液で除去することによって、樹脂膜がパターン化され、パターン樹脂膜が得られる。現像液としては、例えば、炭酸ナトリウム、水酸化ナトリウム、水酸化カリウム、ケイ酸ナトリウム、アンモニア、エチルアミン、ジエチルアミン、トリエチルアミン、トリエタノールアミン、水酸化テトラメチルアンモニウム(TMAH)等のアルカリ水溶液が好適に用いられる。これらの水溶液の塩基濃度は、0.1~10質量%であってよい。上記現像液にアルコール類又は界面活性剤を添加して使用することもできる。これらはそれぞれ、現像液100質量部に対して、0.01~10質量部又は0.1~5質量部の範囲で配合してよい。現像液を用いて現像を行う場合は、例えば、シャワー現像、スプレー現像、浸漬現像、パドル現像等の方法によって、現像液を樹脂膜上に配し、18~40℃の条件下、30~360秒間放置する。放置後、水洗しスピン乾燥を行うことによってパターン樹脂膜を洗浄する。
<加熱処理工程>
 次いで、加熱処理工程では、パターン樹脂膜を加熱処理することによって、パターン硬化膜を形成することができる。加熱処理工程における加熱温度は、半導体装置に対する熱によるダメージを充分に防止する点から、300℃以下、280℃以下、又は260℃以下であってよい。
 加熱処理は、例えば、石英チューブ炉、ホットプレート、ラピッドサーマルアニール、縦型拡散炉、赤外線硬化炉、電子線硬化炉、マイクロ波硬化炉等のオーブンを用いて行うことができる。また、大気中又は窒素等の不活性雰囲気中いずれを選択することもできるが、窒素下はパターンの酸化を防ぐことができるので望ましい。上述の加熱温度の範囲は従来の加熱温度よりも低いため、支持基板及び半導体装置へのダメージを小さく抑えることができる。したがって、本実施形態のパターン硬化膜の製造方法を用いることによって、電子デバイスを歩留まりよく製造することができる。また、プロセスの省エネルギー化につながる。さらに、本実施形態の感光性樹脂組成物によれば、感光性ポリイミド等に見られる加熱処理工程における体積収縮(硬化収縮)が小さいため、寸法精度の低下を防ぐことができる。
 加熱処理工程における加熱処理時間は、感光性樹脂組成物が硬化するのに充分な時間であればよい。加熱処理時間は、作業効率との兼ね合いから概ね5時間以下であってよい。
 加熱処理は、上述のオーブンの他、マイクロ波硬化装置又は周波数可変マイクロ波硬化装置を用いて行うこともできる。これらの装置を用いることによって、基板及び半導体装置の温度を所望の温度(例えば、200℃以下)に保ちつつ、樹脂膜のみを効果的に加熱することが可能である(J.Photopolym.Sci.Technol.,18,327-332(2005)参照)。
 上述の本実施形態のパターン硬化膜の製造方法によれば、充分に高い現像性及び解像性を有し、密着性及びリフロー耐熱性にも優れるパターン硬化膜が得られる。
[層間絶縁層、表面保護層]
 本実施形態のパターン硬化膜は、半導体素子の層間絶縁層又は表面保護層として用いることができる。
[半導体素子]
 一実施形態の半導体素子は、本実施形態の層間絶縁層又は表面保護層を備える。本実施形態の半導体素子は、特に制限されないが、多層配線構造、再配線構造等を有する、メモリ、パッケージ等のことを意味する。
 半導体素子の製造工程の一例を図面に基づいて説明する。図1~5は、多層配線構造を有する半導体素子の製造工程の一実施形態を示す概略図(概略斜視図及び概略端面図)である。図1~5中、(a)は概略斜視図であり、(b)は、それぞれ(a)におけるIb-Ib~Vb-Vb端面を示す概略端面図である。
 まず、図1に示す構造体100を準備する。構造体100は、回路素子を有するSi基板等の半導体基板1と、回路素子が露出する所定のパターンを有し、半導体基板1を被覆するシリコン酸化膜等の保護膜2と、露出した回路素子上に形成された第1導体層3と、保護膜2及び第1導体層3上にスピンコート法等により成膜されたポリイミド樹脂等からなる層間絶縁層4とを備える。
 次に、層間絶縁層4上に窓部6Aを有する感光性樹脂層5を形成することによって、図2に示す構造体200を得る。感光性樹脂層5は、例えば、塩化ゴム系、フェノールノボラック系、ポリヒドロキシスチレン系、ポリアクリル酸エステル系等の感光性樹脂を、スピンコート法により塗布することにより形成される。窓部6Aは、公知の写真食刻技術によって所定部分の層間絶縁層4が露出するように形成される。
 層間絶縁層4をエッチングして窓部6Bを形成した後に、感光性樹脂層5を除去し、図3に示す構造体300を得る。層間絶縁層4のエッチングには、酸素、四フッ化炭素等のガスを用いるドライエッチング手段を用いることができる。このエッチングによって、窓部6Aに対応する部分の層間絶縁層4が選択的に除去され、第1導体層3が露出するように窓部6Bが設けられた層間絶縁層4が得られる。次いで、窓部6Bから露出した第1導体層3を腐食することなく、感光性樹脂層5のみを腐食するようなエッチング溶液を用いて感光性樹脂層5を除去する。
 さらに、窓部6Bに対応する部分に第2導体層7を形成し、図4に示す構造体400を得る。第2導体層7の形成には、公知の写真食刻技術を用いることができる。これによって、第2導体層7と第1導体層3との電気的接続が行われる。
 最後に、層間絶縁層4及び第2導体層7上に表面保護層8を形成し、図5に示す半導体素子500を得る。本実施形態では、表面保護層8は次のようにして形成する。まず、上述の感光性樹脂組成物をスピンコート法によって層間絶縁層4及び第2導体層7上に塗布し、乾燥して樹脂膜を形成する。次に、所定部分に窓部6Cに対応するパターンを描いたマスクを介して光照射した後、露光後の樹脂膜をアルカリ水溶液にて現像してパターン樹脂膜を形成する。その後、パターン樹脂膜を加熱によって硬化することで、表面保護層8として用いられるパターン硬化膜が形成される。この表面保護層8は、第1導体層3及び第2導体層7を外部からの応力、α線等から保護するものであり、本実施形態の表面保護層8を用いた半導体素子500は信頼性に優れる。
 なお、上述の実施形態では2層の配線構造を有する半導体素子の製造方法を示したが、3層以上の多層配線構造を形成する場合は、上述の工程を繰り返して行い、各層を形成することができる。すなわち、層間絶縁層4を形成する各工程、及び表面保護層8を形成する各工程を繰り返すことによって、多層のパターンを形成することが可能である。また、上記例において、表面保護層8のみでなく、層間絶縁層4も本実施形態の感光性樹脂組成物を用いて形成することが可能である。
 本実施形態の電子デバイスは、上述の感光性樹脂組成物を用いて形成される表面保護層、カバーコート層又は層間絶縁層を有するものに限られず、様々な構造をとることができる。
 図6及び7は、半導体素子の一実施形態を示す概略断面図である。より具体的には、再配線構造を有する半導体素子の一実施形態を示す概略断面図である。本実施形態の感光性樹脂組成物は、応力緩和性、接着性等にも優れるため、近年開発された図6及び7で示す再配線構造を有する半導体素子において使用することができる。
 図6に示す半導体素子600は、シリコン基板23と、シリコン基板23の一方面側に設けられた層間絶縁層11と、層間絶縁層11上に形成された、パッド部15を含むパターンを有するAl配線層12と、パッド部15上に開口を形成しながら層間絶縁層11及びAl配線層12上に順次積層された絶縁層13(例えば、P-SiN層)及び表面保護層14と、表面保護層14上で開口近傍に配された島状のコア18と、絶縁層13及び表面保護層14の開口内でパッド部15と接するとともにコア18の表面保護層14とは反対側の面に接するように表面保護層14上に延在する再配線層16とを備える。さらに、半導体素子600は、表面保護層14、コア18及び再配線層16を覆って形成され、コア18上の再配線層16の部分に開口が形成されているカバーコート層19と、カバーコート層19の開口においてバリアメタル20を間に挟んで再配線層16と接続された導電性ボール17と、導電性ボールを保持するカラー21と、導電性ボール17周囲のカバーコート層19上に設けられたアンダーフィル22とを備える。導電性ボール17は外部接続端子として用いられ、はんだ、金等から形成される。アンダーフィル22は、半導体素子600を実装する際に応力を緩和するために設けられている。
 図7の半導体素子700においては、シリコン基板23上にAl配線層(図示せず)及びAl配線層のパッド部15が形成されており、その上部には絶縁層13が形成され、さらに素子の表面保護層14が形成されている。パッド部15上には、再配線層16が形成され、再配線層16は、導電性ボール17との接続部24の上部まで伸びている。さらに、表面保護層14の上には、カバーコート層19が形成されている。再配線層16は、バリアメタル20を介して導電性ボール17に接続されている。
 図6及び7の半導体素子において、感光性樹脂組成物は、層間絶縁層11及び表面保護層14ばかりではなく、カバーコート層19、コア18、カラー21、アンダーフィル22等を形成するための材料として使用することができる。本実施形態の感光性樹脂組成物を用いたパターン硬化膜は、Al配線層12、再配線層16等のメタル層、封止剤等との接着性に優れ、応力緩和効果も高いため、このパターン硬化膜を層間絶縁層11、表面保護層14、カバーコート層19、コア18、はんだ等のカラー21、フリップチップ等で用いられるアンダーフィル22などに用いた半導体素子は、極めて信頼性に優れるものとなる。
 本実施形態の感光性樹脂組成物は、図6及び7における再配線層16を有する半導体素子の層間絶縁層11、表面保護層14及び/又はカバーコート層19に用いることが好適である。
 層間絶縁層11、表面保護層14及び上記カバーコート層19の膜厚は、3~20μm又は5~15μmであってよい。
[電子デバイス]
 本実施形態の電子デバイスは、本実施形態の半導体素子を有する。電子デバイスとは、上述の半導体素子を含むものであり、例えば、携帯電話、スマートフォン、タブレット型端末、パソコン及びハードディスクサスペンションが挙げられる。本実施形態の感光性樹脂組成物により形成されるパターン硬化膜は銅との密着性に優れているため、信頼性に優れた半導体素子及び電子デバイスを提供することができる。
 以下に、本発明を実施例に基づいて具体的に説明するが、本発明はこれに限定されるものではない。
 実施例及び比較例で用いた材料について以下に示す。
[(A)成分]
A1:p-tert-ブトキシスチレン及びスチレン(モル比80:20)100質量部を、プロピレングリコールモノメチルエーテル150質量部に溶解した後、窒素雰囲気下、70℃に保持して、アゾビスイソブチロニトリル4質量部を添加して、約160rpmの攪拌回転数で攪拌しながら、10時間、重合を行った。その後、重合液に硫酸を加えて反応温度を90℃に保持して10時間反応させ、tert-ブトキシ基を脱保護してヒドロキシ基に変換した。反応液に酢酸エチルを加え、水洗を5回繰り返し、酢酸エチル相を分取し、溶剤を除去して、p-ヒドロキシスチレン/スチレンの共重合体A1を得た。A1のMwは10000であった。13C-NMR分析の結果、A1におけるp-ヒドロキシスチレン/スチレンのモル比は80/20であった。
A2:p-tert-ブトキシスチレン100質量部をプロピレングリコールモノメチルエーテル150質量部に溶解させた以外は、A1の合成と同様にして、p-ヒドロキシスチレンの単独重合体A2を得た。A2のMwは10000であった。
 Mwは、GPC法を用いて、標準ポリスチレン換算により求めた。具体的には、以下の装置及び条件にてMwを測定した。
検出器:株式会社日立製作所製の「L4000UV」
ポンプ:株式会社日立製作所製の「L6000」
データ処理装置:株式会社島津製作所製C-R4A Chromatopac
カラム:Gelpack GL-S300MDT-5×2本
溶離液:LiBr(0.03mol/L)及びHPO(0.06mol/L)を含むテトラヒドロフラン(THF)
流速:1.0mL/分
測定波長:UV270nm
測定試料:試料0.5mgに対して溶媒[THF/DMF=1/1(容積比)]1mLを添加した試料液を用いた。
[(B)成分]
B1:ビスアリルナジイミド(丸善石油化学株式会社製、商品名「BANI-X」)
B2:ビスアリルナジイミド(丸善石油化学株式会社製、商品名「BANI-M」)
[(C)成分]
C1:式(7)のR~Rが全てメチル基である化合物(ヘキサキス(メトキシメチル)メラミン、株式会社三和ケミカル製、商品名「ニカラックMW-30HM」)
C2:式(8)のR1a~R6aが全てメチル基である化合物(本州化学工業株式会社製、商品名「HMOM-TPPA」)
[(D)成分]
D1:1,1-ビス(4-ヒドロキシフェニル)-1-[4-{1-(4-ヒドロキシフェニル)-1-メチルエチル}フェニル]エタンの1-ナフトキノン-2-ジアジド-5-スルホン酸エステル(エステル化率約90%、ダイトーケミックス株式会社製、商品名「PA28」)
[(E)成分]
E1:攪拌機、窒素導入管及び温度計を備えた100mLの三口フラスコに、乳酸エチル55gを秤取し、別途に秤取したモノマ(アクリル酸n-ブチル(BA)34.7g、アクリル酸ラウリル(LA)2.2g、アクリル酸(AA)3.9g、アクリル酸ヒドロキシブチル(HBA)2.6g及び1,2,2,6,6-ペンタメチルピペリジン-4-イルメタクリレート(商品名:FA-711MM、日立化成株式会社製)1.7g、並びにアゾビスイソブチロニトリル0.29gを加えた。室温にて約160rpmの攪拌回転数で攪拌しながら、窒素ガスを400mL/分の流量で30分間流し、溶存酸素を除去した。その後、窒素ガスの流入を止め、フラスコを密閉し、恒温水槽にて約25分で65℃まで昇温した。同温度を10時間保持して重合反応を行い、アクリル系エラストマE1を得た。この際の重合率は99%であった。E1のMwは、約22000であった。E1におけるモノマのモル比は下記のとおりである。
BA/LA/AA/HBA/FA711MM=75.5/2.5/15/5/2(mol%)
E2:モノマの配合量を変更した以外は、E1と同様の重合反応を行い、アクリル系エラストマE2を得た。この際の重合率は99%であった。E2のMwは、約15000であった。E2におけるモノマのモル比は下記のとおりである。
BA/LA/AA/HBA/FA711MM=65.0/5.0/20/5/5(mol%)
[(F)成分]
F1:温度計、攪拌機及び塩化カルシウム管を備えた500mLの四つ口フラスコに、エーテルジアミン4000(BASF社製)(0.02モル)、1,12―ジアミノドデカン(0.08モル)及びN-メチル-2-ピロリドン150gを加え、60℃で攪拌して均一なジアミン溶液を得た。ジアミン溶液に2,2-ビス[4-(3,4-ジカルボキシフェノキシ)フェニル]プロパン二無水物(0.1モル)を少量ずつ添加し、60℃で1時間反応させた。次いで、反応液に窒素ガスを吹き込みながら170℃で加熱し、水を溶剤の一部と共沸除去して、ポリイミド樹脂F1の溶液を得た。
F2:4,4’-ビスマレイミドジフェニルメタン(大和化成工業株式会社製)
(実施例1~9)
 表1に示す配合量(質量部)の(A)~(E)成分、溶剤として乳酸エチル120質量部及びカップリング剤としてKBM-403(信越化学工業株式会社製)1質量部を混合した後、0.2μm孔のテフロン(登録商標)フィルターを用いて加圧ろ過して、感光性樹脂組成物を調製した。
(比較例1~3)
 表2に示した配合量の(A)、(C)~(F)成分を用いた以外は、実施例と同様にして、感光性樹脂組成物を調製した。
<感光性樹脂組成物の評価>
(外観)
 感光性樹脂組成物の外観を目視で観察し、透明であれば「A」、若干白濁していれば「B」、酷く白濁していれば「C」と判定した。感光性樹脂組成物の白濁が「A」又は「B」であれば、感光性樹脂組成物を用いて形成したパターン硬化膜を有する半導体装置を製造する際の、基板上に記された位置合わせのための目印が認識できる。
(密着性)
 感光性樹脂組成物を、銅基板(シリコン基板上にTiNをスパッタ形成後、更にそのTiN上に銅をスパッタ形成した基板)上にスピンコートして、120℃で4分間加熱し、膜厚11~13μmの樹脂膜を形成した。その後、縦型拡散炉(光洋サーモシステム株式会社製、商品名「μ-TF」)を用い、窒素中、温度230℃(昇温時間1.5時間)で2時間加熱処理(硬化)して、膜厚約10μmの硬化膜を得た。硬化膜の銅に対する密着性を以下のクロスカット試験によって評価した。
 基板上の硬化膜表面の中央に、カッターガイドを用いて直交する縦横11本ずつの平行線を1mmの間隔で引き、1cmの中に100個の正方形ができるように碁盤目状の切り傷をつけ、傷の状態を観察した。切り傷は、カッターナイフの刃先を硬化膜に対して35~45度の範囲で一定の角度に保ち、硬化膜を貫通して銅基板に届くように切り傷1本について0.5秒間かけて等速に引いた。密着性の評価基準を以下に示す。銅基板に付着している正方形が多いほど、密着性に優れていることを示している。
A:切り傷の交点、及び正方形の一目一目に剥がれがなく、欠損部の面積が全正方形面積の1%未満である。
B:切り傷の交点にわずかな剥がれがあって、正方形の一目一目に剥がれがなく、欠損部の面積が全正方形面積の5%未満である。
C:切り傷の両側と交点に剥がれがあって、欠損部の面積が全正方形面積の5~50%である。
D:切り傷による剥がれの幅が大きく、欠損部の面積が全正方形面積の50%よりも大きい。
 上述の方法で硬化膜を形成した銅基板を、260℃のホットプレート上で3分間加熱することを5回繰り返した後、ETAC WINTECH NT1010(楠本化成株式会社製)を用いて、-65℃/30分~150℃/30分を1サイクルとして100サイクルの冷熱衝撃試験を行った。熱処理試験後、クロスカット試験を行い、硬化膜の銅に対する密着性を評価した。
(破断伸び)
 感光性樹脂組成物をシリコン基板上にスピンコートして、120℃で4分間加熱し、膜厚約12~14μmの樹脂膜を形成した。プロキシミティ露光機(キャノン株式会社製、商品名「PLA-600FA」)を用いて、マスクを介して全波長で、600mJ/cmで樹脂膜に対して露光を行った。露光後、2.38%のTMAH水溶液を用いて現像を行い、10mm幅のパターン樹脂膜を得た。パターン樹脂膜を形成したシリコン基板を縦型拡散炉(光洋サーモシステム株式会社製、商品名「μ-TF」)を用い、窒素中、温度230℃(昇温時間1.5時間)で2時間加熱処理し、膜厚約10μmの硬化膜を得た。
 硬化膜をシリコン基板から剥離し、硬化膜の破断伸びを株式会社島津製作所製、商品名「オートグラフAGS-H100N」を用いて測定した。試料の幅は10mm、膜厚は約10μmであり、チャック間は20mmとした。引っ張り速度は5mm/分で、測定温度は室温(20℃~25℃)程度とした。同一条件で得た硬化膜から得た5本の試験片の測定値の上位3点からの平均を破断伸びとした。硬化膜の破断伸びは大きいことが好ましい。
 上述の方法で硬化膜を形成したシリコン基板を260℃のホットプレート上で3分加熱することを5回繰り返して熱処理した後、硬化膜をシリコン基板から剥離した。硬化膜の破断伸びを上記と同様に測定した。熱処理後の硬膜の破断伸びは大きいことが好ましく、熱処理前の硬化膜の破断伸びとの差は小さいことが好ましい。
(残留応力)
 破断伸びの測定と同様の方法で硬化膜を形成したシリコン基板の残留応力を応力測定装置(ケーエルエー・テンコール株式会社製、FLX-2320型)を用いて測定した。残留応力は、数値が小さいほどよい。
(Tg)
 破断伸びの測定と同様の方法で硬化膜を形成したシリコン基板から硬化膜を剥離し、硬化膜のTgを動的粘弾性測定装置(TA Instruments製、RSA-G2)で測定した。測定の際、試料の幅は10mm、膜厚は約10μmであり、チャック間は20mmとした。昇温速度は5℃/分であった。硬化膜のTgは高いことが好ましい。
(パターン開口性)
 感光性樹脂組成物をシリコン基板上にスピンコートして、120℃で4分間加熱し、膜厚11~13μmの樹脂膜を形成した。次いで、i線ステッパー(キャノン株式会社製、商品名「FPA-3000iW」)を用いて、1μm×1μmから100μm×100μmまでの正方形ホールパターンを有するマスクを介してi線(365nm)で樹脂膜に対して縮小投影露光した。露光量は、600mJ/cmで行った。露光後の樹脂膜を2.38%のTMAH水溶液を用いて現像し、水でリンスしてパターン樹脂膜を得た。100μm×100μmの正方形ホールパターンの開口性を下記基準で評価した。
A:パターンが開口しており、パターン剥がれ及び開口部の溶け残りがない。
B:パターンが開口しているが、パターンの剥がれ又は開口部に溶け残りが確認できる。
C:パターン自体が形成できない。
(解像度)
 上記パターン樹脂膜を縦型拡散炉(光洋サーモシステム社製、商品名「μ-TF」)を用い、窒素中、温度230℃(昇温時間1.5時間)で2時間加熱処理し、パターン硬化膜の解像度を評価した。1μm×1μmから100μm×100μmまでの正方形ホールパターンで開口している最小サイズを微細加工性の指標とした。パターンサイズが小さい程、解像性に優れ微細加工が可能となる。

 実施例の感光性樹脂組成物は、熱処理前後の密着性及び破断伸びが良好であり、かつ、微細加工性に優れていた。一方、比較例1の樹脂組成物は、熱処理後に密着性及び破断伸びが低下した。また、比較例2及び3の樹脂組成物は、白濁していたため、硬化膜の評価ができなかった。

Claims (9)

  1.  アルカリ可溶性樹脂と、下記式(1)で表されるナジイミド化合物と、
     熱架橋剤と、光によって酸を生成する化合物と、を含有する感光性樹脂組成物。

    [式(1)中、R11はそれぞれ独立にアリル基を示し、mは0又は1であり、R12は2価の有機基を示す。]
  2.  前記ナジイミド化合物が、下記式(2)で表される化合物である、請求項1に記載の感光性樹脂組成物。

  3.  前記光により酸を生成する化合物が、o-キノンジアジド化合物である、請求項1又は2に記載の感光性樹脂組成物。
  4.  エラストマを更に含有する、請求項1~3のいずれか一項に記載の感光性樹脂組成物。
  5.  前記エラストマがアクリル系エラストマを含む、請求項4に記載の感光性樹脂組成物。
  6.  パターンを有し、前記パターンが請求項1~5のいずれか一項に記載の感光性樹脂組成物からなる樹脂膜の硬化物を含む、パターン硬化膜。
  7.  請求項1~5のいずれか一項に記載の感光性樹脂組成物を基板の一部又は全部に塗布して樹脂膜を形成する工程と、
     前記樹脂膜の一部又は全部を露光する工程と、
     露光後の前記樹脂膜をアルカリ水溶液によって現像してパターン樹脂膜を形成する工程と、
     前記パターン樹脂膜を加熱する工程と、
    を備える、パターン硬化膜の製造方法。
  8.  請求項6に記載のパターン硬化膜を層間絶縁層又は表面保護層として備える、半導体素子。
  9.  請求項8に記載の半導体素子を備える、電子デバイス。
