Abstract
接着層付き光学部材は、光を透過する無機ガラス製の光学部材4と、光学部材4に設けられた、無機ガラス若しくは窒化物からなる無機材料または金属酸化物の接着層5と、を有することを特徴とする。また、発光装置は、前記接着層付き光学部材と、基板と、前記基板上に設けられたLED素子と、を有し、前記LED素子と前記光学部材の間に前記接着層が設けられていることを特徴とする。

背景技術
[0002] 発光ダイオード素子 (!_巳 0素子) の出射する光の取り出し効率を向上さ せるために、 フリップチップ構造または縦型構造の !_巳口素子が知られてい るが、 それでも !_巳 0素子の出射する光に対して、 !_巳 0素子の外部に取り 出して利用できている光はその一部であり、 さらに光の利用効率を向上させ ることが求められている。 特に、 発光波長が紫外線である紫外線 !_巳 0にお いて、 光の取り出し効率が低いことが普及を妨げる課題となっている。 紫外 線 は、 発光波長によって様々な用途で用いられ、 紫外線硬化樹脂の硬 化工程、 皮膚疾患の治療、 ウィルスや病原菌の殺菌等に使われる。
[0003] このような課題に対して、 光の取り出し効率を向上させる技術として、 種 々検討されている。 例えば、 !_巳 0素子の光放出面にエッチング加工で凹凸 構造のフォトニック結晶を形成して、 全反射する光の一部を !_巳 0外に取り 出す技術が提案されているが (例えば、 特許文献 1参照) 、 これでは光放出 面と空気界面で生じる全反射を十分に防ぐことができず、 光取り出し効率の 改善が不十分となる。
[0004] また、 !_巳口素子上に光学部材を設ける技術がいくつか提案されており、 例えば、 光学部材として、 サファイア製の半球レンズを使う技術 (例えば、 特許文献 2参照) やスピネル焼結体を使う技術 (例えば、 特許文献 3参照) が提案されているが、 サファイアは非常に硬く、 加工性が劣るため、 製造コ ストが高くなってしまう。 スピネルは加工形状に制限があり、 光学部材とし ての自由度が低い。 また、 これら光学部材については、 その接着に関しては あまり検討されていない。
[0005] さらに、 光学部材として、 フッ素樹脂を材料とする提案がされているが (

例えば、 特許文献 4参照) 、 フッ素樹脂の屈折率は非常に低いため、 光取り 出し効率を十分に向上させることができない。
[0006] また、 1_巳 0素子と光学部材とを樹脂を介して接する構造のものが提案さ れているが (例えば、 特許文献 5、 6参照) 、 樹脂の場合、
素子自身 が発する光によって劣化して、 透過率の低下や破損等のおそれがある。
[0007] また、 1_巳 0素子と光学部材をフッ素ガラスで接着する構造が提案されて いるが (例えば、 特許文献 7参照) 、 多くのフッ素を含むガラスのため耐湿 性、 耐水性に劣り、 白曇りや白濁を生じて透過率が低下するおそれがある。 また、 フッ素は屈折率を大きく下げる成分であるため、 光取り出し効率の向 上が難しくなると考えられる。

[001 1] 本発明者らは上記課題を解決するために、 鋭意検討した結果、 !_巳 0素子 と光学部材とを組み合わせた発光装置において、 光学部材として無機ガラス 製のものを用い、 !_巳 0素子と光学部材との接着を、 無機材料の接着層とす ることで、 製造コストを抑制し、 !_巳 0自身の発する光による劣化を抑制し た発光装置と、 その発光装置の製造に必要な接着層付き光学部材が得られる ことを見出し、 本発明を完成した。
[0012] すなわち、 本発明の接着層付き光学部材は、 光を透過する無機ガラス製の 光学部材と、 前記光学部材に設けられた、 無機ガラス若しくは窒化物からな る無機材料または金属酸化物の接着層と、 を有することを特徴とする。 また 、 本発明の発光装置は、 本発明の接着層付き光学部材と、 基板と、 前記基板 上に設けられた !_巳口素子とを有し、 前記 !_巳口素子と前記光学部材の間に 前記接着層が設けられていることを特徴とする。

発明を実施するための形態
[0016] 本発明の発光装置について、 以下、 一実施形態を参照しながら詳細に説明 する。
[0017] [発光装置]
本実施形態の発光装置としては、 例えば、 図 1 に示したように、 基板 2と 、 基板 2上に設けられた L E D素子 3と、 L E D素子 3上に設けられ、 L E D素子 3から出射する光を透過して、 外部に照射可能とする無機ガラス製の 光学部材 4と、 L E D素子 3と光学部材 4の間に設けられた、 無機材料の接 着層 5と、 を有する発光装置 1が挙げられる。
[0018] なお、 この図 1は、 発光装置 1の概略構成を示した断面図であり、 この発 光装置 1はフリップチップ構造または縦型構造である。 以下、 図 1 を参照し ながら、 各構成について説明する。
[0019] (基板)
本実施形態の基板 2は、 以下に説明する L E D素子 3等をその表面上に設 けるための支持基板である。 この基板 2としては、 従来、 発光装置の基板と して用いられるものであれば、 特に制限されずに用いることができる。
[0020] この基板 2としては、 例えば、 アルミナ、 窒化アルミニウム、 LTCC (L ow-temperature Co-fired Ceramics、 低温同時焼成セラミックス) 等のセラ ミックス、 ナイロン、 エポキシ、 LC P (Liquid Crystal Polymer、 液晶ポ リマー) 、 等の樹脂、 からなる基板が挙げられる。

本実施形態の L E D素子 3は、 従来、 発光装置の L E D素子として用いら れるものであれば、 特に制限されずに用いることができる。 この L E D素子 3としては、 例えば、 赤外線 L E D素子、 可視光 L E D素子、 紫外線 L E D 素子等が挙げられる。 特に、 紫外線 L E D素子の場合に好適である。
[0023] なお、 本明細書において、 紫外線 L E D素子 (UV_ L E D素子) として は、 紫外線として、 200 n m以上 400 n m以下の波長の光を発する素子 を意味する。 この UV— L E D素子は、 例えば、 サファイアや窒化アルミニ ウム (A I N) 等の基材の上に A I l n G a N、 l n G a N、 A I G a N等 の I I I _ V族半導体を M〇 C V D法 (Meta l Organic Chemical Vapor Depo sit ion法) や HV P E法 (Hydride Vapor Phase Epitaxy法) 等により成長さ せて製造できる。
[0024] フリツプチツプ構造の場合、 L E D素子の半導体層と電極が設けられた面 とは反対側の面が光出射面となる。 縦型構造の場合、 サファイア等の基材上 に半導体層を形成した後にサファイア等の基材の部分を取り除くので、 光出 射面は露出した半導体層であったり、 半導体層の上に形成した透明電極とな る。 したがって、 この L E D素子の光出射面側は、 フリツプチツプ構造であ ればサファイアや窒化アルミニウム (A I N) 等となり、 縦型構造であれば A l l n G a N、 l n G a N、 A I G a N等の半導体、 または I T〇、 Z n 〇、 S n〇2、 G a2〇3等の透明電極となり、 どちらの構造の場合でも高屈折 率の材料で形成されることとなる。

本実施形態の光学部材 4は、 無機ガラス製の光学部材であり、 L E D素子 3から出射された光を透過し、 外部へ照射可能とする部材である。 この光学 部材 4は、 上記機能を発揮できれば、 どのような形状でもよいが、 例えばレ ンズ、 レンズアレイ等が挙げられる。 特に、 球面または非球面の凸レンズ形

状であることが好ましい。 図 1では、 この光学部材 4を凸レンズ形状として 記載している。 光学部材は無機ガラスであるため、 結晶質であるサファイア やスピネル等と比べて容易に、 様々な形状に加工することができ、 製造コス 卜の低減、 大量生産に好適である。 さらに、 無機ガラスであるため樹脂と異 なり !_巳口素子が発する高出力な光や、 紫外線のような短波長の光に長時間 晒されても劣化の恐れがなく、 !_巳口素子が発熱して高温になっても劣化の 恐れがないので、 !_巳口素子の長寿命化に好適である。
[0026] ここで、 !_巳 0素子 3の光出射面が高屈折率材料で形成されているため、 光学部材 4を高屈折率ガラスにすることで光取り出し効率を大きく向上させ ることができる。 そのため、 光学部材 4を形成する高屈折率ガラス材料の 線 ( 5 8 7 . 6 〇〇 の屈折率门 6 (〇)は、

本実施形態の接着層 5は、 無機材料であって、 1_巳 0素子 3と光学部材 4 とを接着している部材である。 また、 この接着層 5は、 1_巳 0素子 3から出 射される光を透過して、 光学部材 4の内部へ導入できる材料で構成される。
[0034] この接着層 5を窒化物や無機ガラス、 すなわち無機材料を主成分として構 成することで、 1_巳 0素子 3から出射される光、 特に紫外線の場合であって も樹脂等に比べて劣化が抑制され、 製品寿命を延ばすことができる。

[0044] そして、 光学部材 4および接着層 5は、 いずれも紫外線の透過率が良好な 、 紫外線透過ガラスで構成することが好ましい。 ここで用いる紫外線透過ガ ラスは、 公知の紫外線透過ガラスを特に限定されずに用いることができる。
[0045] 紫外線透過ガラスとしては、 例えば、 以下に説明するように、 多成分系の 無機酸化物からなるガラス材料であって、 紫外域の波長の光の透過率が良好 なものが挙げられる。
[0046] このような紫外線透過ガラスの組成系としては、 具体的には、 ホウケイ酸 ガラス、 ケイ酸ガラス、 リン酸ガラス、 フツリン酸ガラス等を母組成とする ガラスが挙げられる。
[0047] このようなガラスに対して、 鉄成分の含有量が多いと紫外線透過率が低下 するため、 特に鉄成分の含有量が低減されたものであることが好ましい。 こ こで鉄成分は、 6 3 +または 6 2 +の価数となってガラス中に存在するが、 ガラス中に含まれている鉄成分を 6 2〇3に換算した全酸化鉄含有量を丁一 6 2〇3として表すと、 本実施形態の紫外線透過ガラス中には、 この丁_ ㊀ 2〇3は 1 0質量 111以下であり、 好ましくは 5質量 〇!以下であり、 より好ましくは 2 . 5質量 以下であり、 特に好ましくは

表 2に示す組成のガラスが得られるように各々相当する硝酸塩、 硫酸塩、 水酸化物、 酸化物、 ホウ酸などの原料を秤量し、 十分混合した後、 白金製坩 堝に投入し、 1 1 5 0 °〇~ 1 3 5 0 °〇の温度範囲で 1 . 5時間〜 3時間加熱 、 溶解した。 この溶融ガラスを予熱した型に流し出して冷やし、 板状に成形 後、 ガラス転移温度近傍の温度で 4時間保持した後、 _ 6 0 °〇/ の冷却速 度で室温まで徐冷した。

前記の手法で製造例 1 _ 4で得られた半球ガラスレンズを用意し、 水ガラ ス (ケイ酸ナトリウム水溶液) を半球ガラスレンズの平面側、 !_巳 0素子の 光出射面の少なくとも一方に塗布し、 両者の面を接して静置する。 2 0 0 °〇 〜 3 0 0 °〇で加熱して接着層を脱水、 固化し、 半球ガラスレンズと !_巳 0素 子を接着して発光装置を製造作成した。 このようにして、 例 4の発光装置を 作成した。 脱水固化した水ガラスはケイ酸ナトリウムのガラスであり、 2 0 0 以上の波長の光について、 接着層による吸収は見られなかった。 1_巳 口素子の使用波長を吸収しなければ、 各種の無機接着剤を用いることができ 、 正リン酸塩水溶液や無水ケイ酸微粒子を水に分散させたシリカゾルを用い ても同様に接着が行える。

表面活性化接合は接合技術としてすでに知られているが、 無機ガラスを接 着させることができない。 前記の手法で得られた製造例 1 _ 1〜製造例 1 — 4の半球ガラスレンズの平面側に窒化物層 (八 I !\1、 3 丨 !\1) を成膜したの
ちに、 表面活性化接合によって半球ガラスレンズの平面と L E D素子の光出 射面を接着して発光装置を作成した。 このようにして、 例 5の発光装置を作 成した。 接合強度を高めるためには、 光学部品の接着面、 L E D素子の光出 射面、 それぞれを低表面粗さにすることが好ましく、 表面粗さ R a£ 1 n m にすることが好ましい。
[0138] 上述した例 1〜例 5は全て実施例である。 これら実施例では、 L E D素子 はフリップチップ構造で、 光出射面が鏡面のサファイア基板のものを用いた 。 なお、 光出射面が窒化アルミニウム基板の L E D素子の場合でも同様なエ 程で光学部材を接着することができる。
[0139] 上述した発光装置で得られる光取り出し効率向上の効果を、 光学シミュレ —ションによって L E D素子から素子外部に取り出される光の出力を計算し て検証を行った。 L E D素子と、 光学部材および接着層は下表の計算モデル を用いた。 後述する例 6、 例 7、 上述した例 3、 例 4について、 光線追跡法 により発光装置の出射光の出力を計算した。 特に、 例 4については接着層の 厚みが発光波長の長さ未満のため、 光学干渉計算法によって接着層における 光学干渉効果を考慮した計算を行った。 計算にあたって用いた、 L E D素子 の計算モデルは表 4、 光学部材および接着層の特性は表 5に示した。 出射光 の出力は、 L E D素子の光出射面より上方に取り出された光をカウントした 。 このときの測定における光の検出範囲を図 3に破線で示した。 この検出範 囲は、 断面的に示しているが、 実際には半球状である。 発光装置の計算モデ ルと光学シミュレーションの結果を表 6に示す。
[0140] ここで、 例 6は光学部材および接着層を有しない L E D素子からなる発光 装置であり、 例 7は、 製造例 1 _4で得られた半球ガラスレンズの平面側に 、 紫外線 L E Dで接着剤として用いられることが多いフッ素樹脂を用いて L E D素子に接するように静置し、 半球ガラスレンズと L E D素子を接着して 得られた発光装置である。

前記の手法で得られた製造例 1 _ 1〜 1 _ 4の半球ガラスレンズの平面側 と L E D素子の光出射面に金属酸化物として A 丨酸化物をスバッタ法で 1 0 n m程度の厚みに成膜したのちに、 半球ガラスの平面と L E D素子の光出射 面を接触させることで接着して発光装置を作成した。 このようにして例 8の 発光装置を作成した。 ブレード挿入法で評価した接合強度は〇. 62 J/m2 であった。 金属酸化物膜は光学部材の平面側と L E D素子の光出射面のどち らか片方の面のみに成膜して接着することもできる。 金属酸化物層の厚みは 5 n m〜 200 n m程度が好ましい。 接合強度を高めるには、 光学部品の接 着面、 L E D素子の光出射面、 それぞれを低表面粗さにすることが好ましく 、 表面粗さ R a£ 1 n mにすることが好ましい。 接着時または接着後に加熱 処理を施すことで接合強度を高めることができ、 1 00°C〜 250°Cの温度 で加熱することが好ましい。 金属酸化物としては、 S i、 A 丨、 Z 「などの 酸化物を使うことができる。 成膜法は既存の方法を用いることができ、 例え ばスパッタ法、 AL D (A t om i c L a y e r D e p o s i t i o n ) 法、 蒸着法がある。
