Abstract
本発明は、所定の温度における、チタニア濃度により変動する物理パラメータおよび仮想温度により変動する物理パラメータの測定値に基づいて、チタニア含有シリカガラス体の熱膨張係数および熱膨張係数の傾きを複数の物理パラメータで表される線形関係式によりそれぞれ算出し、算出された熱膨張係数および熱膨張係数の傾きに基づいて、チタニア含有シリカガラス体の熱膨張特性を評価する方法に関する。
Description
本発明はチタニア含有シリカガラス体の熱膨張特性の評価方法およびチタニア含有シリカガラス体の製造方法に関する。
EUVリソグラフィ(EUVL)に用いられる露光装置用光学素子としてフォトマスクやミラーが用いられる。これらの光学素子には低熱膨張特性を有する材料であるチタニア含有シリカガラス体(以下、「TiO2-SiO2ガラス体」ともいう。)が使用されている。また、EUVL用光源の出力増大に伴い、光学素子における温度の上昇が懸念されており、より広い温度領域にてゼロ熱膨張特性を有する(つまり熱膨張特性の温度依存性が小さい)低熱膨張硝材が必要とされている。このような低熱膨張特性に優れた硝材として、上記TiO2-SiO2ガラスが知られており、さらに、フッ素がドープされたTiO2-SiO2ガラスが提案されている(例えば、特許文献1参照)。
これらの硝材において、熱膨張係数(CTE)や、熱膨張特性の温度依存性に関する指標である熱膨張係数の傾き(CTE-SLOPE)、上記CTEが0ppb/℃となる温度(クロスオーバー温度:Cross-over Temparature;以下、COTともいう)等の熱膨張特性の評価ができると、所望の用途に適しているか否かが判断でき、好ましい。
従来、このような熱膨張特性を評価するには、例えば、ファブリ・ペロー干渉計等の絶対膨張計により、ガラスサンプルの各温度における熱膨張係数を測定することで行われていた(例えば、非特許文献1参照)。
また、TiO2-SiO2ガラス体として、フッ素がドープされたものは、フッ素がドープされていないものに比べ、より広い温度範囲においてCTEがゼロ近辺にあることが知られている。さらに、フッ素をドープしたTiO2-SiO2ガラス体の特定温度におけるCTE-SLOPE値は硝材中のチタニア濃度、フッ素濃度および仮想温度の値により関係づけられることも知られている(例えば、特許文献2参照)。

しかしながら、非特許文献1のようにファブリ・ペロー干渉計による測定は、測定用サンプルとして定められた形状のものが必要であり、EUVL向け製品を直接測定することができない。そのため、現状では製品特性値と相関関係がある評価用サンプルを製品近傍よりサンプリングし、この評価用サンプルを測定してCTE、CTE-SLOPE、COT等の物性値を保証している。
したがって、製品における物性値の直接測定ができておらず、サンプリング位置のずれにより物性値が製品現物と物性値保証用サンプルとで異なるおそれがある。また、この測定用サンプルには精密加工および反射コーティングなどの加工が必要であり、測定結果の入手に時間がかかるという問題もある。
そこで、本発明は、低膨張硝材であるチタニア含有シリカガラス体の熱膨張特性を、非破壊での測定で簡易に評価できるチタニア含有シリカガラス体における熱膨張特性の評価方法を提供することを目的とする。
本発明のチタニア含有シリカガラス体の熱膨張特性の評価方法は、チタニア含有シリカガラス体に対し、所定の温度Txにおける、チタニア濃度により変動する物理パラメータおよび仮想温度により変動する物理パラメータをそれぞれ非破壊で測定し、複数の物理パラメータの測定値を得る測定工程と、得られた前記複数の物理パラメータの測定値に基づいて、前記チタニア含有シリカガラス体の熱膨張係数、および、前記チタニア含有シリカガラス体の熱膨張係数の傾き、をそれぞれ前記複数の物理パラメータで表される線形関係式により算出する算出工程と、算出された前記熱膨張係数および前記熱膨張係数の傾きに基づいて、前記チタニア含有シリカガラス体の熱膨張特性を評価する評価工程と、を有することを特徴とする。
本発明のチタニア含有シリカガラスの製造方法は、透明チタニア含有シリカガラス体を成形して成形チタニア含有シリカガラス体を得る成形工程と、前記成形チタニア含有シリカガラス体に対して、上記本発明の熱膨張特性の評価方法を適用し、前記熱膨張係数が特定の規定値の範囲内にあることおよび前記熱膨張係数の傾きが特定の規定値以下であること、の少なくとも1つの条件を満たすか否かを評価する評価工程と、前記評価工程により前記少なくとも1つの条件を満たしている場合、合格品とする判定工程と、を有することを特徴とする。
本発明のチタニア含有シリカガラスの評価方法によれば、対象とするチタニア含有シリカガラス体について、平行平面中の任意の箇所において、非破壊の測定でCTE、CTE-SLOPE、COTなどの熱膨張特性を評価することができる。そのため、特に、EUVL露光装置用の光学材料等の製品について、製品の熱膨張特性を直接評価することができる。
本発明のチタニア含有シリカガラスの製造方法によれば、製品として好適なガラス体、例えばEUVL用途に好適なガラス体、を選別してチタニア含有シリカガラス体を製造することができる。
以下、本発明について、実施形態を参照しながら説明するが、本発明はこれに限定されない。
[チタニア含有シリカガラス体の熱膨張特性の評価方法]

[チタニア含有シリカガラス体]
本実施形態において評価対象となるチタニア含有シリカガラス体(TiO2-SiO2ガラス体)は、主成分としてシリカ(SiO2)とチタニア(TiO2)を含有するTiO2-SiO2ガラス体である。このTiO2-SiO2ガラス体は、通常、EUVL用の光学素子として製造されたTiO2-SiO2ガラス体であるが、それ以外の用途に用いられるものであってもよい。
本実施形態において評価対象となるチタニア含有シリカガラス体(TiO2-SiO2ガラス体)は、主成分としてシリカ(SiO2)とチタニア(TiO2)を含有するTiO2-SiO2ガラス体である。このTiO2-SiO2ガラス体は、通常、EUVL用の光学素子として製造されたTiO2-SiO2ガラス体であるが、それ以外の用途に用いられるものであってもよい。
TiO2-SiO2ガラス体は、一般に、一般的な合成石英ガラスよりも小さい熱膨張係数(CTE)を有する低熱膨張材料として知られている。TiO2-SiO2ガラス体は、ガラス中のTiO2含有量によってCTEを制御できる。そのため、TiO2-SiO2ガラス体は、例えば、図1に示されるような温度と熱膨張係数との関係を示し、室温付近での熱膨張係数が極めて小さいガラス(ゼロ膨張ガラス)として有用である。なお、本明細書において「ゼロ膨張ガラス」とは、0~60℃の範囲のいずれかの温度において、CTEが極めてゼロに近い(例えば0±5ppb/℃)値となる熱膨張係数を有するガラスをいう。
また、TiO2-SiO2ガラス体としてはフッ素がドープされたものであってもよい。フッ素がドープされたTiO2-SiO2ガラス体は、フッ素がドープされていないものに比べ、より広い温度範囲においてCTEがゼロ近辺にあるため、EUVL用途に用いる場合にはより好ましい。
ここで、TiO2-SiO2ガラス体としては、例えば、酸化物基準で、SiO2が91~95質量%、TiO2が5~9質量%、の組成のガラス体が挙げられる。
また、フッ素がドープされたTiO2-SiO2ガラス体としては、例えば、酸化物基準で、SiO2が85~95質量%、TiO2が5~9質量%、であり、Fが0~60000質量ppmの組成のガラス体が挙げられる。
チタニア含有シリカガラス体は、少なくとも1対の対向する平行平面を持ち、少なくとも1対の対向する平行平面の一方の面積が200cm2~3000cm2、当該一対の対向する平行平面間の距離が0.5cm~15cmの範囲にあることが好ましい。
また、TiO2-SiO2ガラス体は、熱膨張特性の温度依存性であるCTE-SLOPEが温度の上昇とともに減少する特徴を有する。そのため、EUVLシステム向けに使用される超低熱膨張ガラスの熱膨張特性としては、特定の温度域でのCTE値を定められた数値範囲に入るようにすること、またはCOT値を定められた範囲とすること、が要求される。
さらに近年、EUVLにおける光源の出力増大に伴い、EUVL向け光学材料における温度の上昇が懸念されている。超低熱膨張ガラスへの要求特性として、特定温度でのCTEのみならず、より広い温度領域にて低熱膨張特性を有することが求められている。つまり、低熱膨張要求温度付近において熱膨張特性の温度依存性がより小さい低熱膨張硝材が求められている。これによりEUVL向けフォトマスク基板、またはミラー基板において温度勾配に起因する基板の歪みの発生を防ぐことができ、シリコンウエハ上に印刷されるマスクパターンの変形を抑制することができる。
そして、本実施形態におけるTiO2-SiO2ガラス体の熱膨張特性の評価方法においては、上記したような熱膨張特性について所定の特性を満たすか否かを評価することで、EUVL用途に有用であるか否かを判定することができる。この評価、判定にあたっては、評価対象のTiO2-SiO2ガラス体を、順次、次に説明する各工程に付すことにより行うことができる。
(測定工程)
まず、測定対象となるTiO2-SiO2ガラス体のチタニア濃度、フッ素濃度および仮想温度の値に関する複数の物理パラメータを非破壊で測定する。ここで測定される物理パラメータは、チタニア濃度に依存して変動する物理パラメータ、フッ素濃度に依存して変動する物理パラメータおよび仮想温度に依存して変動する物理パラメータを含んでいれば、特に限定されるものではない。すなわち、測定する物理パラメータにより、それぞれチタニア濃度、フッ素濃度、仮想温度が評価できるものであればよい。
まず、測定対象となるTiO2-SiO2ガラス体のチタニア濃度、フッ素濃度および仮想温度の値に関する複数の物理パラメータを非破壊で測定する。ここで測定される物理パラメータは、チタニア濃度に依存して変動する物理パラメータ、フッ素濃度に依存して変動する物理パラメータおよび仮想温度に依存して変動する物理パラメータを含んでいれば、特に限定されるものではない。すなわち、測定する物理パラメータにより、それぞれチタニア濃度、フッ素濃度、仮想温度が評価できるものであればよい。
なお、予めフッ素がドープされていないことがわかっていれば、フッ素濃度に関する物理パラメータが他の物理パラメータに関連するものでなければ、物理パラメータの測定を省略してもよい。ちなみに物理パラメータを測定した場合でも、フッ素の影響が及ばないため無視でき問題はない。
ここで、チタニア濃度はTiO2-SiO2ガラス体中におけるチタニア濃度であり、この濃度はCTE値、CTE-SLOPE値、に影響を与える要素である。また、フッ素濃度は、CTE値、CTE-SLOPE値、に影響を与える要素である。さらに、仮想温度は、CTE値、CTE-SLOPE値、に影響を与える要素である。したがって、これらチタニア濃度、フッ素濃度に依存して変動する物理パラメータおよび仮想温度に依存して変動する物理パラメータを測定することにより、間接的に熱膨張特性を評価することができる。
なお、仮想温度とは、一般に、ガラス体が過冷却液体からガラス状態へと転移した温度の指標値であり、その製造方法、特に冷却速度により影響を受けて変動する。この仮想温度の違いは、同一の組成であってもガラス体の特性に影響し、熱膨張特性にも関連するため、本実施形態においては評価のための要素として必須としている。
ここで、仮想温度に依存して変動する物理パラメータとしては、ガラス体中の超音波伝搬速度、ラマンスペクトルにおける特定の波長のピーク強度比、IR吸収ピーク波数等が挙げられる。このような超音波伝搬速度、ラマンスペクトル、IR吸収ピーク波数に関しては、評価対象であるTiO2-SiO2ガラス体を非破壊で測定し、評価するための物理パラメータについての測定値を得ることができる。
超音波伝搬速度としては、具体的には、ガラス体に超音波を付与して測定される縦波音速(VL)または横波音速(VS)が挙げられる。この超音波伝搬速度は、ガラス体の組成や仮想温度に応じて変動することが知られている(例えば、日本国特許第5742833号公報や、T. Wei, “Acoustic properties of silica glass doped with fluorine”Journal of Non-Crystalline Solids 321(2003) 126-133など参照)。
測定対象であるTiO2-SiO2ガラス体の一定の温度における、チタニア濃度、フッ素濃度および仮想温度は、それぞれ独立に超音波伝搬速度に寄与する。よって、超音波伝搬速度の値はチタニア濃度、フッ素濃度および仮想温度を評価する物理パラメータとして用いることができる。
次に、ラマンスペクトルにおける特定の波長のピーク強度比について以下に説明する。
フッ素がドープされた典型的なTiO2-SiO2ガラス体では、ラマン分光測定において図2に示すようなラマン散乱スペクトルが得られる。このようなラマンスペクトルは、評価対象であるTiO2-SiO2ガラス体を非破壊で測定することができる。

ラマン散乱光により得られるスペクトルのピークのうち、ラマンシフト値が495cm-1、605cm-1のピークは、それぞれガラス中の四員環構造、三員環構造によるピークであり、これらのピーク強度をそれぞれI1、I2とする。また、440cm-1、820cm-1のピークはケイ素原子と酸素原子との間の基本振動によるピークであり、これらのいずれかのピーク強度をI0とする。TiO2-SiO2ガラス体中の仮想温度は、四員環構造または三員環構造の散乱ピーク強度と基本振動のピーク強度の比(I1/I0、I2/I0)と線形関係になるため、ラマンスペクトルにおけるピーク値を測定することにより仮想温度の評価をすることができる(例えば、日本国特許第4085490号公報や、A. E. Geissberger, F. L. Galeener, “Raman studies of vitreous SiO2 versus fictive temperature” Physical Review B vol.28, Number 6, (1983) 3266-3271など参照)。ここで、ピーク強度比(I1/I0)、ピーク強度比(I2/I0)は、これらのうち少なくとも1つを含んでいればよい。
また、チタニア濃度に依存して変動する物理パラメータとしては、ラマンスペクトルにおける特定の波長のピーク強度比、超音波伝搬速度等が挙げられる。

Henderson, M. E. Fleet, “The structure of Ti silicate glasses by micro-Raman spectroscopy” The Canadian Mineralogist Vol.33, pp.399-408 (1995)参照)。

また、IR透過スペクトルの2260cm-1付近の吸収スペクトルピーク位置は、仮想温度によりシフトすることが知られており、IR透過スペクトルを測定することにより仮想温度を評価することができる(例えば、A. Agarwal et al., Journal of Non-Crystalline Solids, Vol.185, p191-198 (1995)参照)。
なお、フッ素濃度に依存して変動する物理パラメータとしては、ラマンスペクトルにおける特定の波長のピーク強度比、超音波伝搬速度等が挙げられる。
TiO2-SiO2ガラス体に、フッ素がドープされている場合には、ラマン散乱ピークのうち960cm-1あたりに生ずるピーク強度(I3)がガラス体中のフッ素濃度に応じて変動する。そのため、上記チタニア濃度において説明したピーク強度比(I3/I0)を考慮することで、フッ素濃度の評価ができる(例えば、K. Awazu, H.Kawazoe, K. Muta “Simultaneous generation of the 7.6-eV optical absorption band and F2 molecule in fluorine doped silica glass under annealing” Journal of Applied Physics 69, 4183 (1991) 4183-4188参照)。
TiO2-SiO2ガラス体に、フッ素がドープされている場合には、ラマン散乱ピークのうち960cm-1あたりに生ずるピーク強度(I3)がガラス体中のフッ素濃度に応じて変動する。そのため、上記チタニア濃度において説明したピーク強度比(I3/I0)を考慮することで、フッ素濃度の評価ができる(例えば、K. Awazu, H.Kawazoe, K. Muta “Simultaneous generation of the 7.6-eV optical absorption band and F2 molecule in fluorine doped silica glass under annealing” Journal of Applied Physics 69, 4183 (1991) 4183-4188参照)。
ただし、この場合には、1つの物理パラメータに複数の変動要素が含まれているため、その点を考慮に入れる必要がある。具体的には、線形関係式の算出の際、複数種のTiO2-SiO2ガラス体における物理パラメータを準備するにあたって、考慮すべき要素に関して数値を広めにふったガラス体を用意し、様々な種類のガラス体を導出用のガラス体として用いることが好ましい。
(算出工程)
次いで、上記測定工程で得られた複数の物理パラメータの測定値に基づいて、TiO2-SiO2ガラス体のCTEを複数の物理パラメータで表される線形関係式により、および、TiO2-SiO2ガラス体のCTE-SLOPEを複数の物理パラメータで表される線形関係式により、それぞれ算出する。
次いで、上記測定工程で得られた複数の物理パラメータの測定値に基づいて、TiO2-SiO2ガラス体のCTEを複数の物理パラメータで表される線形関係式により、および、TiO2-SiO2ガラス体のCTE-SLOPEを複数の物理パラメータで表される線形関係式により、それぞれ算出する。
これらの線形関係式は、いずれも上記測定工程の前に予め導出しておき、この導出された線形関係式に、測定工程で測定された複数の物理パラメータを適用して計算することで、CTEおよびCTE-SLOPEの値を容易に算出できる。
線形関係式の導出にあたっては、まず複数種のTiO2-SiO2ガラス体に対して上記測定工程で測定する複数の物理パラメータについて、CTEと上記複数の物理パラメータに関する式をガラス体の種類ごとに立てる。ついで、これら複数の式から最小二乗法による回帰計算に基づいて複数の物理パラメータの係数を決定してCTEに関する1つの線形関係式を導出する。
また、同様に、複数種のTiO2-SiO2ガラス体に対して上記測定工程で測定する複数の物理パラメータについて、CTE-SLOPEと上記複数の物理パラメータに関する式をガラス体の種類ごとに立てる。ついで、これら複数の式から最小二乗法による回帰計算に基づいて複数の物理パラメータの係数を決定してCTE-SLOPEに関する1つの線形関係式を導出する。
ここで、複数種のTiO2-SiO2ガラス体とは、組成が異なるものはもちろん、組成が同一でも仮想温度が異なるものを異なる種類のガラス体として考慮できる。
以下、線形関係式の導出についてより具体的に説明する。
ここでは、物理パラメータとして、仮想温度、チタニア濃度、フッ素濃度により変動する物理パラメータ[A]と、仮想温度により変動する物理パラメータ[B]と、チタニア濃度により変動する物理パラメータ[C]と、を測定する場合について説明する。なお、仮想温度、チタニア濃度およびフッ素濃度の各特性を評価する物理パラメータについては、1つの特性について1つの物理パラメータを設けて評価してもよいし、1つの特性について複数の物理パラメータを設けて評価してもよいし、2つ以上の特性について1つの物理パラメータとして重複する場合、1つの物理パラメータでまとめて評価してもよい。ただし、2つ以上の特性について1つの物理パラメータで表す場合、それに関する特性についてはその特性の数以上の物理パラメータを用意しなければならい。なお1つの特性についてできるだけ1つ以上の物理パラメータを設けることが好ましい。
ここでは、物理パラメータとして、仮想温度、チタニア濃度、フッ素濃度により変動する物理パラメータ[A]と、仮想温度により変動する物理パラメータ[B]と、チタニア濃度により変動する物理パラメータ[C]と、を測定する場合について説明する。なお、仮想温度、チタニア濃度およびフッ素濃度の各特性を評価する物理パラメータについては、1つの特性について1つの物理パラメータを設けて評価してもよいし、1つの特性について複数の物理パラメータを設けて評価してもよいし、2つ以上の特性について1つの物理パラメータとして重複する場合、1つの物理パラメータでまとめて評価してもよい。ただし、2つ以上の特性について1つの物理パラメータで表す場合、それに関する特性についてはその特性の数以上の物理パラメータを用意しなければならい。なお1つの特性についてできるだけ1つ以上の物理パラメータを設けることが好ましい。
まず、物理パラメータ[A]~[C]について、上記測定工程における測定温度Txに合わせて、この工程においても同一の温度での測定で得られた物理パラメータを用い、温度Txにおける熱膨張係数の線形関係式(CTE at Tx)を立てる。この線形関係式は、例えば、次の線形関係式(1)で表される。
CTE at Tx[ppb/℃]=a1[A]+b1[B]+c1[C]+d1 …(1)

複数種のTiO2-SiO2ガラス体において、測定温度Txを固定して上記物理パラメータ[A]~[C]を測定し、また、温度TxにおけるCTEを実測して、ガラス体の種類に応じた複数の線形関係式(1)を立てる。このときは、まだ係数a1、b1、c1、d1については、符号のままとする。
次いで、このようにして得られた複数の線形関係式(1)から、最小二乗法を用いて、回帰計算により係数a1、b1、c1、d1の具体的数値を算出し、温度Txにおける線形関係式(1)を導出する。

複数種のTiO2-SiO2ガラス体において、測定温度Txを固定して上記物理パラメータ[A]~[C]を測定し、また、温度TxにおけるCTE-SLOPEを実測して、ガラス体の種類に応じた線形関係式(2)を立てる。このときは、まだ係数a2、b2、c2、d2については、符号のままとする。
次いで、このようにして得られた複数の線形関係式(2)から、最小二乗法を用いて、回帰計算により係数a2、b2、c2、d2の具体的数値を算出し、温度Txにおける線形関係式(2)を導出する。Txは、EUVリソグラフィにて好適に使用される温度の観点から、好ましくは0~60℃、より好ましくは5~50℃、さらに好ましくは15~40℃である。
次いで、このようにして得られた複数の線形関係式(2)から、最小二乗法を用いて、回帰計算により係数a2、b2、c2、d2の具体的数値を算出し、温度Txにおける線形関係式(2)を導出する。Txは、EUVリソグラフィにて好適に使用される温度の観点から、好ましくは0~60℃、より好ましくは5~50℃、さらに好ましくは15~40℃である。
(評価工程)
そして、算出工程により算出されたCTE値およびCTE-SLOPE値に基づいて、TiO2-SiO2ガラス体の熱膨張特性を評価する。
熱膨張特性の評価は、算出されたCTE値およびCTE-SLOPE値の各値を単独で評価してもよいし、両者を併せて考慮して評価してもよい。また、これらの値を評価する場合、異なる測定温度Txにおいて算出されるCTEおよびCTE-SLOPEから、新たな基準値を算出して評価してもよい。また、この評価は、さらに他のTiO2-SiO2ガラス体の特性を考慮して行ってもよい。
そして、算出工程により算出されたCTE値およびCTE-SLOPE値に基づいて、TiO2-SiO2ガラス体の熱膨張特性を評価する。
熱膨張特性の評価は、算出されたCTE値およびCTE-SLOPE値の各値を単独で評価してもよいし、両者を併せて考慮して評価してもよい。また、これらの値を評価する場合、異なる測定温度Txにおいて算出されるCTEおよびCTE-SLOPEから、新たな基準値を算出して評価してもよい。また、この評価は、さらに他のTiO2-SiO2ガラス体の特性を考慮して行ってもよい。
CTE値で評価する場合、例えば算出されたCTE値が目標とするCTE=0±Δ(Δは任意の実数)の範囲にあれば合格とし、範囲外であれば不適合とする。Δは5ppb/K以下が好ましく、3ppb/K以下がより好ましい。
CTE-SLOPE値で評価する場合、たとえば算出されたCTE-Slope値が目標とする値より小さければ合格とし、大きければ不適合とする。ここで目標とするCTE-Slope値はより広い温度範囲で低熱膨張を得たいという観点からは-2.5ppb/K/K~2.5ppb/K/Kが好ましく、-1.0ppb/K/K~1.0ppb/K/Kがより好ましい。
また、熱膨張特性としてCTEの線形関係式(1)を応用してCOTを算出、評価することができる。
COTは、上記線形関係式(1)を、複数の温度に対して同様に求めることで算出できる。すなわち、測定温度Txとして、異なる複数の温度(例えば、測定温度として、Tx1、Tx2、Tx3、…、Txnというように異なるn個の温度を設定する)において、それぞれ線形関係式CTE at Txを設定した温度の数(n個)だけ求める。
これを上記と同様に測定対象とするTiO2-SiO2ガラス体において、測定工程で得られた複数の物理パラメータの測定値から上記各温度(Tx1~Txn)でのn点のCTE値を求める。求められたn個のCTE値を温度における2次関数としてフィッティングし、2次関数CTE=a3T2+b3T+c3から、CTEが0となる温度T0を求め、COTとする。
COTは、上記線形関係式(1)を、複数の温度に対して同様に求めることで算出できる。すなわち、測定温度Txとして、異なる複数の温度(例えば、測定温度として、Tx1、Tx2、Tx3、…、Txnというように異なるn個の温度を設定する)において、それぞれ線形関係式CTE at Txを設定した温度の数(n個)だけ求める。
これを上記と同様に測定対象とするTiO2-SiO2ガラス体において、測定工程で得られた複数の物理パラメータの測定値から上記各温度(Tx1~Txn)でのn点のCTE値を求める。求められたn個のCTE値を温度における2次関数としてフィッティングし、2次関数CTE=a3T2+b3T+c3から、CTEが0となる温度T0を求め、COTとする。
[チタニア含有シリカガラスの製造方法]
本実施形態におけるチタニア含有シリカガラスの製造方法は、透明チタニア含有シリカガラス体を成形して成形チタニア含有シリカガラス体を得る成形工程と、成形チタニア含有シリカガラス体に対して、上記熱膨張特性の評価方法を適用し、熱膨張係数が特定の規定値の範囲内にあることおよび熱膨張係数の傾きが特定の規定値以下であること、の少なくとも1つの条件を満たすか否かを評価する評価工程と、該評価工程により少なくとも1つの条件を満たしている場合、合格品とする判定工程と、を有する。
本実施形態におけるチタニア含有シリカガラスの製造方法は、透明チタニア含有シリカガラス体を成形して成形チタニア含有シリカガラス体を得る成形工程と、成形チタニア含有シリカガラス体に対して、上記熱膨張特性の評価方法を適用し、熱膨張係数が特定の規定値の範囲内にあることおよび熱膨張係数の傾きが特定の規定値以下であること、の少なくとも1つの条件を満たすか否かを評価する評価工程と、該評価工程により少なくとも1つの条件を満たしている場合、合格品とする判定工程と、を有する。
(成形工程)
ここで、透明チタニア含有シリカガラス体は、公知の方法により得ることができる。この方法としては、例えば、原料粉末を高温で溶融し、急冷してガラス化する直接法や、シリカ前駆体およびチタニア前駆体を火炎加水分解して得られた多孔質ガラス体を、不活性ガス雰囲気下で、昇温して透明ガラス化する、いわゆるVAD(Vapor-phase Axial Deposition)法等が挙げられ、その後、所望の形状に成形される。
得られた透明チタニア含有シリカガラス体は、通常、再度加熱され、徐冷するアニール処理により歪を除去し、屈折率が調整される。なお、このアニール工程により仮想温度も調整されることとなる。
ここで、透明チタニア含有シリカガラス体は、公知の方法により得ることができる。この方法としては、例えば、原料粉末を高温で溶融し、急冷してガラス化する直接法や、シリカ前駆体およびチタニア前駆体を火炎加水分解して得られた多孔質ガラス体を、不活性ガス雰囲気下で、昇温して透明ガラス化する、いわゆるVAD(Vapor-phase Axial Deposition)法等が挙げられ、その後、所望の形状に成形される。

(評価工程)
得られた透明チタニア含有シリカガラス体に対し、上記したチタニア含有シリカガラス体の熱膨張特性の評価方法により、熱膨張係数が特定の規定値の範囲内にあることおよび熱膨張係数の傾きが特定の規定値以下であること、の少なくとも1つの条件を満たすか否かを評価する。
この評価にあたっては、算出されたCTE値、CTE-Slope値が、求める透明チタニア含有シリカガラス体の目標とする値の範囲内であれば合格とし、範囲外であれば不合格とする。
得られた透明チタニア含有シリカガラス体に対し、上記したチタニア含有シリカガラス体の熱膨張特性の評価方法により、熱膨張係数が特定の規定値の範囲内にあることおよび熱膨張係数の傾きが特定の規定値以下であること、の少なくとも1つの条件を満たすか否かを評価する。
この評価にあたっては、算出されたCTE値、CTE-Slope値が、求める透明チタニア含有シリカガラス体の目標とする値の範囲内であれば合格とし、範囲外であれば不合格とする。
(判定工程)
次いで、上記評価工程において、少なくとも1つの条件を満たしている場合に合格品と判定し、1つの条件も満たしていない場合に不合格品と判定し、選別を行う。合格品と判定された透明チタニア含有シリカガラス体は、そのまま製品として用いられ、不合格品と判定された透明チタニア含有シリカガラス体は、製品としては用いられない。不合格品は再度、透明チタニア含有シリカガラス体の製造原料として再利用することが好ましい。
次いで、上記評価工程において、少なくとも1つの条件を満たしている場合に合格品と判定し、1つの条件も満たしていない場合に不合格品と判定し、選別を行う。合格品と判定された透明チタニア含有シリカガラス体は、そのまま製品として用いられ、不合格品と判定された透明チタニア含有シリカガラス体は、製品としては用いられない。不合格品は再度、透明チタニア含有シリカガラス体の製造原料として再利用することが好ましい。
以下、実施例により本発明をさらに詳細に説明するが、本発明はこの実施例に限定されない。なお、以下は非破壊測定によるCTE、CTE-SLOPE、COTの評価方法をシミュレートしたものである。
<線形関係式の算出>
チタニア含有シリカガラスについて、表1に示したように、各々異なるチタニア濃度、フッ素濃度、仮想温度を有する11個のサンプル数値を準備した。なお、これらサンプル数値に対して、22℃におけるCTEおよびCTE-SLOPE値を測定する(実測値は表2に示す)。

また、これらサンプルに対して、上記詳細な説明の欄で記載した線形関係式(1)を導出するために、22℃において、物理パラメータ[A]となる超音波縦波伝搬速度を測定し、かつ、レーザーラマンスペクトルを測定し、物理パラメータ[B]、[C]となる散乱ピーク強度比を算出できる。これらの物理パラメータについて表1にまとめて示す。
得られた物理パラメータ[A]~[C]からCTEに関する線形関係式(1)およびCTE-SLOPEに関する線形関係式(2)を導出したところ、以下の線形関係式(E1)および(E2)を得た。

CTEおよびCTE-SLOPEの実測値は、長さ100mmの成形ガラス体を用い、その長手方向の熱膨張を、ユニオプト社製のレーザーヘテロダイン干渉式熱膨張計CTE-01を用い、22℃での熱膨張係数およびCTE-SLOPE値を精密測定して得られる。
また、超音波縦波伝搬速度は、オリンパス株式会社製超音波パルサーレシーバーMODEL5073PRを使用して縦波音速(VL)を測定できる。縦波の周波数は20MHzを使用できる。測定は、長さ100mmの成形ガラス体の温度を一定(22℃)とし、硝材片端にてパルサーにより発生した縦波超音波が成形ガラス体中を伝搬し、もう一端にて反射をした縦波超音波を受信するまでの時間、つまり縦波音速が往復するために要した時間を測定することで、縦波超音波の伝搬距離を伝搬に要した時間で割れば、容易に縦波音速(VL)を算出できる。
レーザーラマンスペクトルは、まず、サンプルにラマンスペクトル測定の励起光源として、532nmの波長を持つNd:YAGレーザーの第二高調波を5Wのパワーで入射させ、ラマン散乱光のスペクトルを測定することで得ることができる。次いで、得られたラマンスペクトルから、波長605cm-1(I2)、波長820cm-1(I0)、波長1140cm-1(I4)の各ピーク波長におけるピーク強度を測定し、ピーク強度比I2/I0とI4/I0を算出した。ここでラマン分光測定は、日本分光株式会社製レーザーラマン分光光度計HQS-1000を使用することができる。
22℃における、線形関係式(1)から算出されるCTE値と実測したCTE値を表2に示し、併せて、図3にこれら計算値と実測値の関係をグラフに表した。
22℃における、線形関係式(2)から算出されるCTE-SLOPE値と実測したCTE-SLOPE値を表2に示し、併せて、図4にこれら計算値と実測値の関係をグラフに表した。
これら図3および4から、CTE値およびCTE-SLOPE値のいずれにおいても、線形関係式から算出した計算値と実測値とは良好な相関関係となっていることがわかる。
22℃における、線形関係式(2)から算出されるCTE-SLOPE値と実測したCTE-SLOPE値を表2に示し、併せて、図4にこれら計算値と実測値の関係をグラフに表した。
これら図3および4から、CTE値およびCTE-SLOPE値のいずれにおいても、線形関係式から算出した計算値と実測値とは良好な相関関係となっていることがわかる。
また、以下、熱膨張特性としてCOTを算出して評価する。
COTは、上記線形関係式(E1)を、22℃以外の複数の温度に対して同様に求める。ここでは、温度Txとして、Tx1を16℃、Tx2を19℃、Tx3を22℃、Tx4を25℃、Tx5を28℃の5つの温度において、それぞれ線形関係式CTE at Txを求めた。
COTは、上記線形関係式(E1)を、22℃以外の複数の温度に対して同様に求める。ここでは、温度Txとして、Tx1を16℃、Tx2を19℃、Tx3を22℃、Tx4を25℃、Tx5を28℃の5つの温度において、それぞれ線形関係式CTE at Txを求めた。
これを各サンプル(1~11)に適用し、複数の物理パラメータの測定値から上記各温度(Tx1~Tx5)での5点のCTE値を求めた。これらの求められたCTE値を温度における2次関数としてフィッティングをし、2次関数CTE=a3T2+b3T+c3から、CTEが0となる温度T0をCOTとした。サンプル4の温度とCTEの関係を図5に示す。
このように得られた計算値のCOTと実測値のCOTとの関係をグラフとして図6に示した。この図6から、COTについても計算値と実測値とが良好な相関関係となっていることがわかり、TiO2-SiO2ガラス体の熱膨張特性について十分に評価可能であることがわかった。

以上より、本実施形態によれば、対象とするTiO2-SiO2ガラス体について、非破壊の測定でCTE、CTE-SLOPE、COTなどの熱膨張特性を、簡便に評価できることがわかった。
本発明を詳細にまた特定の実施態様を参照して説明したが、本発明の精神と範囲を逸脱することなく様々な変更や修正を加えることができることは当業者にとって明らかである。本出願は2017年12月25日出願の日本特許出願(特願2017-247630)に基づくものであり、その内容はここに参照として取り込まれる。
本発明によれば、絶対膨張計を用いる場合と比較して、簡便かつ短時間にTiO2-SiO2ガラス体のCTEおよびCTE-SLOPEの熱膨張特性を評価できる。また、EUVL露光装置用光学材料の製品そのものに対し、非破壊で、平行平面中の任意箇所の熱膨張特性を評価することができる。
Claims (13)
- チタニア含有シリカガラス体に対し、所定の温度Txにおける、チタニア濃度により変動する物理パラメータおよび仮想温度により変動する物理パラメータをそれぞれ非破壊で測定し、複数の物理パラメータの測定値を得る測定工程と、
得られた前記複数の物理パラメータの測定値に基づいて、前記チタニア含有シリカガラス体の熱膨張係数、および、前記チタニア含有シリカガラス体の熱膨張係数の傾き、をそれぞれ前記複数の物理パラメータで表される線形関係式により算出する算出工程と、
算出された前記熱膨張係数および前記熱膨張係数の傾きに基づいて、前記チタニア含有シリカガラス体の熱膨張特性を評価する評価工程と、
を有することを特徴とするチタニア含有シリカガラス体の熱膨張特性の評価方法。 - 前記測定工程において、前記複数の物理パラメータの測定値として、さらにフッ素濃度により変動する物理パラメータの測定値を得る、請求項1に記載のチタニア含有シリカガラス体の熱膨張特性の評価方法。
- 前記評価工程において、前記算出された熱膨張係数から、さらにクロスオーバー温度(COT)を算出する、請求項1または2に記載のチタニア含有シリカガラス体の熱膨張特性の評価方法。
- 前記チタニア濃度、仮想温度、フッ素濃度により変動する物理パラメータが、ラマンスペクトルのピーク強度比および超音波伝搬速度である、請求項1乃至3のいずれか一項に記載のチタニア含有シリカガラス体の熱膨張特性の評価方法。
- 前記熱膨張係数を算出する前記線形関係式が、次の線形関係式(1)
CTE at Tx=a1[A]+b1[B]+c1[C]+d1 …(1)、
前記熱膨張係数の傾きを算出する前記線形関係式が、次の線形関係式(2)
CTE-SLOPE at Tx=a2[A]+b2[B]+c2[C]+d2 …(2)、
(上記線形関係式(1)および(2)中、[A]は前記チタニア含有シリカガラス体における縦波音速VLまたは横波音速VSを含む項、[B]は前記チタニア含有シリカガラス体におけるラマンスペクトルについて、440cm-1または820cm-1のピーク強度をI0、495cm-1の散乱ピーク強度をI1、605cm-1のピーク強度をI2としたとき、I1/I0またはI2/I0を含む項、[C]は前記チタニア含有シリカガラス体におけるラマンスペクトルについて、440cm-1または820cm-1のピーク強度をI0、960cm-1のピーク強度をI3、1140cm-1のピーク強度をI4としたとき、I3/I0またはI4/I0を含む項であり、a1、b1、c1、d1、a2、b2、c2、d2は、上記関係式(1)および(2)から、それぞれ最小二乗法による回帰計算により算出される係数である。)である、請求項1乃至4のいずれか一項に記載のチタニア含有シリカガラス体の熱膨張特性の評価方法。 - 前記チタニア含有シリカガラス体は、少なくとも1対の対向する平行平面を持ち、少なくとも1対の対向する平行平面の一方の面積が200cm2~3000cm2、前記一対の対向する平行平面間の距離が0.5cm~15cmの範囲にある請求項1乃至5のいずれか一項に記載のチタニア含有シリカガラス体の熱膨張特性の評価方法。
- 前記チタニア含有シリカガラス体は、フォトマスク基板である、請求項1乃至6のいずれか一項に記載のチタニア含有シリカガラス体の熱膨張特性の評価方法。
- 前記所定の温度Txが、0℃~60℃の温度範囲にある請求項1乃至7のいずれか一項に記載のチタニア含有シリカガラス体の熱膨張特性の評価方法。
- 前記所定の温度Txが、5℃~50℃の温度範囲にある請求項1乃至7のいずれか一項に記載のチタニア含有シリカガラス体の熱膨張特性の評価方法。
- 前記所定の温度Txが、15℃~40℃の温度範囲にある請求項1乃至7のいずれか一項に記載のチタニア含有シリカガラス体の熱膨張特性の評価方法。
- 透明チタニア含有シリカガラス体を成形して成形チタニア含有シリカガラス体を得る成形工程と、
前記成形チタニア含有シリカガラス体に対して、請求項1乃至10のいずれか一項に記載の熱膨張特性の評価方法を適用し、前記熱膨張係数が特定の規定値の範囲内にあることおよび前記熱膨張係数の傾きが特定の規定値以下であること、の少なくとも1つの条件を満たすか否かを評価する評価工程と、
前記評価工程により前記少なくとも1つの条件を満たしている場合、合格品とする判定工程と、
を有することを特徴とするチタニア含有シリカガラスの製造方法。 - 前記成形チタニア含有シリカガラス体は、原料として、シリカ前駆体とチタニア前駆体を用い、多孔質チタニア含有シリカガラス体を形成した後、前記多孔質チタニア含有シリカガラス体を透明化して得られる請求項11に記載のチタニア含有シリカガラスの製造方法。
- 前記評価工程において、前記算出された熱膨張係数から、さらにクロスオーバー温度(COT)を算出し、前記熱膨張係数が特定の規定値の範囲内にあること、前記熱膨張係数の傾きが特定の規定値以下であること、および前記クロスオーバー温度が規定温度の範囲内にあること、の少なくとも1つの条件を満たすか否かを評価する、請求項11または12に記載のチタニア含有シリカガラスの製造方法。
