Abstract
シリコンウェーハの表面状態や加工内容の制約を極力受けずに、半導体デバイスの電気的特性に影響を及ぼすスリップを非破壊かつ非接触で検査することができるシリコンウェーハの評価方法を提供する。シリコンウェーハの評価方法は、熱処理された単結晶のシリコンウェーハを1mm2以上25mm2以下の等間隔の区画に区分けし、赤外偏光のデポラリゼーション値に基づいて前記区画の夫々における歪みの有無を判別する区画解析ステップと、前記区画解析ステップにて歪みを有すると判別された区画の隣接数が所定の閾値を超えないものを良品として評価するスクリーニングステップと、を有する。
Description
本発明は、半導体デバイスの基板に用いられるシリコンウェーハの評価方法に関する。
半導体デバイスの基板に用いられるシリコンウェーハは、半導体デバイスの活性領域となる表面および表層において、COP(Crystal Originated Particle)と呼ばれるボイド欠陥が存在しない無欠陥層を形成することが求められる。このような要求に対する技術として、縦型炉を用いてシリコンウェーハを1100℃以上の温度でバッチ式熱処理を施す技術や、急速昇降温熱処理(RTO;Rapid Thermal Process)を施す技術が知られている。
一方、シリコンウェーハは、熱処理時に熱応力や曲げ応力が負荷されることによって、スリップが導入されて塑性変形する場合がある。このスリップとは、線状の転位欠陥の束であり、その発生程度によっては、完成品としての半導体デバイスの電気的特性に影響を及ぼす要因となる。したがって、スリップの発生を出荷前に検査し、不適合品の流出を防ぐ必要がある。
スリップの発生を検査する方法として、スリップが発生した際、シリコンウェーハの表面には段差が現れることが多いことに着目したものがある。
具体的には、シリコンウェーハの最終外観検査で用いられる表面検査装置(例えばKLA-Tencor社製のSurfscan SP2)を用いて、スリップの発生に起因した段差を検出して、スリップの発生を検出する検査方法が知られている。
また、シリコンウェーハの表面層に潜在している歪みを、熱処理によって顕在化させる手法も知られている(特許文献1参照)。
具体的には、シリコンウェーハの最終外観検査で用いられる表面検査装置(例えばKLA-Tencor社製のSurfscan SP2)を用いて、スリップの発生に起因した段差を検出して、スリップの発生を検出する検査方法が知られている。
また、シリコンウェーハの表面層に潜在している歪みを、熱処理によって顕在化させる手法も知られている(特許文献1参照)。
ところで、前記した最終外観検査で用いられる表面検査装置は、鏡面研磨されたウェーハを対象とした検査には適用できるが、鏡面研磨前の比較的表面が粗い状態ではノイズのレベルが高いため、スリップに起因する段差の検出が困難であった。
また、検査対象である熱処理後のシリコンウェーハを鏡面研磨したことによって、スリップに起因する段差が平滑化され、スリップの検出が困難であった。
このように、最終外観検査で用いられる表面検査装置を用いたスリップの検出方法にあっては、シリコンウェーハの表面状態や加工内容に依存するという技術的課題があった。また、熱処理によってシリコンウェーハの表面層に潜在している歪みを顕在化させる手法も、熱処理を施すという点では破壊検査となり、熱処理を許容しない条件下では適用することができない。
また、検査対象である熱処理後のシリコンウェーハを鏡面研磨したことによって、スリップに起因する段差が平滑化され、スリップの検出が困難であった。
このように、最終外観検査で用いられる表面検査装置を用いたスリップの検出方法にあっては、シリコンウェーハの表面状態や加工内容に依存するという技術的課題があった。また、熱処理によってシリコンウェーハの表面層に潜在している歪みを顕在化させる手法も、熱処理を施すという点では破壊検査となり、熱処理を許容しない条件下では適用することができない。
以上のように、従来のスリップの発生を検出するシリコンウェーハの評価方法は、適用可能な条件が限られていた。そこで、シリコンウェーハの表面状態や加工内容の制約を極力受けずに、半導体デバイスの電気的特性に影響を及ぼすスリップを非破壊かつ非接触で検査することができるシリコンウェーハの評価方法が望まれていた。
本発明は、前記した点に着目してなされたものであり、シリコンウェーハの表面状態や加工内容の制約を極力受けずに、半導体デバイスの電気的特性に影響を及ぼすスリップを非破壊かつ非接触で検査することができるシリコンウェーハの評価方法を提供することである。
前記した課題を解決するために、本発明に係るシリコンウェーハの評価方法は、熱処理された単結晶のシリコンウェーハを1mm2以上25mm2以下の等間隔の区画に区分けし、赤外偏光のデポラリゼーション値に基づいて前記区画の夫々における歪みの有無を判別する区画解析ステップと、前記区画解析ステップにて歪みを有すると判別された区画の隣接数が所定の閾値を超えないものを良品として評価するスクリーニングステップと、を有することを特徴とする。
また、前記歪みを有すると判別された区画の隣接数は、歪みを有すると判別された区画を中心とした周囲の前後左右斜め四方において歪みを有すると判別された区画の総数として定義されることが好ましい。
また、前記所定の閾値は、X線トポグラフィーを用いて評価したシリコンウェーハのスリップの長さと歪みを有すると判別された区画の隣接数との関係を予め取得することによって決定されることが好ましい。
また、前記デポラリゼーション値に基づいた歪みの有無の判別は、測定されたデポラリゼーション値をスムージング処理して長周期成分を抽出し、当該長周期成分を前記測定されたデポラリゼーション値から除去して得られた短周期成分を用いて行われることが好ましい。
また、前記シリコンウェーハの表面粗さRaは、0.1μm以下であることが好ましい。

本発明によれば、シリコンウェーハの表面状態や加工内容の制約を極力受けずに、半導体デバイスの電気的特性に影響を及ぼすスリップを非破壊かつ非接触で検査することができる。
以下、本発明の実施の形態に係るシリコンウェーハの評価方法につき、図面に基づいて説明する。なお、本発明に係るシリコンウェーハの評価方法の実施は、以下で説明する実施形態に限定されるものではない。
(装置構成の例)
本発明の実施形態に係るシリコンウェーハの評価方法に用いる装置としては、SIRD(Scanning Infrared Depolarization)装置とも呼ばれる赤外光弾性測定装置を用いることができる。この赤外光弾性を利用した歪み測定装置は、応力を受けたサンプル内を偏光が透過する際の複屈折(光弾性)を利用して、サンプルに負荷されている応力を数値化して測定する装置である。サンプルとしてシリコンウェーハを用いる場合、シリコンに対する透過率が高い赤外光が一般に用いられる。
本発明の実施形態に係るシリコンウェーハの評価方法に用いる装置としては、SIRD(Scanning Infrared Depolarization)装置とも呼ばれる赤外光弾性測定装置を用いることができる。この赤外光弾性を利用した歪み測定装置は、応力を受けたサンプル内を偏光が透過する際の複屈折(光弾性)を利用して、サンプルに負荷されている応力を数値化して測定する装置である。サンプルとしてシリコンウェーハを用いる場合、シリコンに対する透過率が高い赤外光が一般に用いられる。
図1は、赤外光弾性測定装置1の測定原理を模式的に説明している。図1に示すように、赤外光弾性測定装置1の測定原理では、赤外レーザ素子2から出射された赤外偏光がシリコンウェーハWを透過し、当該シリコンウェーハWを透過した赤外偏光をアナライザ3によって測定することによって、シリコンウェーハWに発生している歪みを測定する。
赤外レーザ素子2とシリコンウェーハWの間には、ポラライザ4が設けられ、赤外レーザ素子2から出射された赤外偏光は、ポラライザ4を透過したのちにシリコンウェーハWに照射されるように配置されている。赤外レーザ素子2から出射されたレーザは、それ自体偏光であるが、ポラライザ4を透過させることにより、偏光面が高精度に調整される。
アナライザ3は、2つの受光素子5,6と偏光ビームスプリッタ7とを備えている。偏光ビームスプリッタ7は、ポラライザ4を透過する偏光と同じ偏光面を有する偏光のみを受光素子5へ導き、ポラライザ4を透過する偏光と異なる偏光面を有する偏光のみを受光素子6へ導く。
したがって、受光素子5が検出する光強度と受光素子6が検出する光強度との比は、シリコンウェーハWを透過することによって生じる偏光解消の程度を示す指標(デポラリゼーション値)となる。応力が負荷された箇所のシリコンウェーハWは光弾性が発生するので、デポラリゼーション値は、シリコンウェーハWに負荷されている応力の分布を示す指標となる。
したがって、受光素子5が検出する光強度と受光素子6が検出する光強度との比は、シリコンウェーハWを透過することによって生じる偏光解消の程度を示す指標(デポラリゼーション値)となる。応力が負荷された箇所のシリコンウェーハWは光弾性が発生するので、デポラリゼーション値は、シリコンウェーハWに負荷されている応力の分布を示す指標となる。
(測定例)
ここで、図2から図7を参照しながら、赤外光弾性測定装置1で測定されるデポラリゼーション値およびこのデポラリゼーション値からスリップに関係する歪みの情報を顕在化させる処理について説明する。

図2は、測定されたデポラリゼーション値の一例を示すグラフであり、図3は、測定されたデポラリゼーション値の面内マップの一例を示す図である。図2および図3から読み取れるように、測定されるデポラリゼーション値そのものには、長周期成分と短周期成分が含まれている。長周期成分は、主に結晶構造に起因するものであり、短周期成分がスリップ発生に関係する。そこで、より正確にスリップ発生を検出するために、以下のように、測定されたデポラリゼーション値から短周期成分を抽出する。
図4は、図2に示したデポラリゼーション値をスムージング処理して長周期成分を抽出したグラフであり、図5は、図3に示したデポラリゼーション値の面内マップから長周期成分を抽出した面内マップを示す図である。
図4および図5は、図2および図3に示されるデポラリゼーション値をスムージング処理することによって得られたものである。ここで、スムージング処理は、例えばフローティングアベレージング処理とすることができ、フローティングアベレージングの区間は、例えば0.5~4mmとすることが好ましい。

図6は、図2に示したデポラリゼーション値から長周期成分を除去して短周期成分を抽出したグラフであり、図7は、図3に示したデポラリゼーション値の面内マップから短周期成分を抽出した面内マップを示す図である。具体的には、図6および図7は、図2および図3に示されるデポラリゼーション値から、図4および図5に示される長周期成分を除去したものである。
図6および図7から読み取れるように、デポラリゼーション値の短周期成分は、局所的に値が大きく上下する箇所が存在する。これらの箇所は、局所的な歪みが大きい箇所であり、振幅が所定の閾値(例えば±40DU)を超えた場合に当該箇所に歪みがあると判別すればよい。
より詳しくは、シリコンウェーハを1mm2以上25mm2以下の等間隔の区画に区分けし、当該区画内で短周期成分の振幅が所定の閾値を超えた場合に、その区画に歪みがあると判別する。

(評価方法の手順)
ここで、図8を参照しながら、シリコンウェーハの評価方法の手順を説明する。図8は、本発明の実施の形態に係るシリコンウェーハの評価方法を示すフローチャートである。なお、図8に示されるリコンウェーハの評価方法は、1枚のシリコンウェーハに関するものであるが、評価すべきシリコンウェーハが複数枚ある場合には、図8に示されるシリコンウェーハの評価方法をその枚数分繰り返せばよい。
ここで、図8を参照しながら、シリコンウェーハの評価方法の手順を説明する。図8は、本発明の実施の形態に係るシリコンウェーハの評価方法を示すフローチャートである。なお、図8に示されるリコンウェーハの評価方法は、1枚のシリコンウェーハに関するものであるが、評価すべきシリコンウェーハが複数枚ある場合には、図8に示されるシリコンウェーハの評価方法をその枚数分繰り返せばよい。
また、評価するシリコンウェーハの表面粗さRaは、0.1μm以下であることが好ましく、0.001μm以上であることが好ましい。表面粗さRaが0.1μm以下のシリコンウェーハでは、赤外偏光の透過量を十分に得ることができるからである。一方、表面研磨前のシリコンウェーハの表面粗さRaは0.001μm以上であるからである。
このような表面粗さRaでは、表面検査装置を用いたスリップを適切に行うことができないが、本発明の実施の形態に係るシリコンウェーハの評価方法は、表面粗さRaは0.001μm以上であっても実施することが可能である。

図8に示すように、シリコンウェーハの評価方法は、最初にシリコンウェーハのデポラリゼーション値の測定を行う(ステップS1)。このデポラリゼーション値の測定は、前記赤外光弾性測定装置1を用いて行われる。すなわち、応力を受けたシリコンウェーハ内を偏光が透過する際の複屈折(光弾性)を利用して、シリコンウェーハに負荷されている応力をデポラリゼーション値して測定する。
次に、シリコンウェーハの区画解析を行う(ステップS2)。この区画解析は、熱処理された単結晶のシリコンウェーハを1mm2以上25mm2以下の等間隔の区画に区分けし、赤外光弾性測定装置1を用いて測定されたデポラリゼーション値に基づいて各区画における歪みの有無を判別する。
この区画解析におけるデポラリゼーション値に基づいた歪みの有無の判別は、測定されたデポラリゼーション値をスムージング処理して長周期成分を抽出し、当該長周期成分を測定されたデポラリゼーション値から除去して得られた短周期成分を用いて行うことが好ましい。上記したように、測定されるデポラリゼーション値には、主に結晶構造に起因する長周期成分とスリップ発生に関係する短周期成分が含まれているからである。
次に、区画ごとの歪みの有無からシリコンウェーハのスクリーニングを行う(ステップS3)。このスクリーニングでは、上記区画解析にて歪みを有すると判別された区画の隣接数が所定の閾値を超えないものを良品として評価する。
ここで、歪みを有すると判別された区画の隣接数は、歪みを有すると判別された区画を中心とした周囲の前後左右斜め四方において歪みを有すると判別された区画の総数として定義することが好ましい。図9は、隣接数を用いた判別例を示す図である。
図9に示される等間隔の正方区画において、ハッチングが施されている区画は、歪みを有すると判別された区画を意味している。歪みを有すると判別された区画(C)を中心とした場合、その周囲の区画は、前後左右斜め四方の8つの区画(1~8)となる。この場合の隣接数は、この8つの区画(1~8)のうち、歪みを有すると判別された区画の数と定義される。つまり、図9に示される例では、区画(3)と区画(4)と区画(7)の3つの区画で歪みを有するので、隣接数は3となる。
スクリーニングに用いる隣接数の閾値は、X線トポグラフィーを用いて評価したシリコンウェーハのスリップの長さと歪みを有すると判別された区画の隣接数との関係を予め取得することによって決定することが好ましい。
後に、実験例を提示しながら説明するように、上記シリコンウェーハの評価方法は、X線トポグラフィーを用いて評価したシリコンウェーハのスリップの長さと良い相関がある。
したがって、予めX線トポグラフィーを用いて評価したシリコンウェーハのスリップの長さに基づいて隣接数の閾値を決定すれば、X線トポグラフィーを用いなくとも、それと同程度の精度でシリコンウェーハの評価を行うことができる。
後に、実験例を提示しながら説明するように、上記シリコンウェーハの評価方法は、X線トポグラフィーを用いて評価したシリコンウェーハのスリップの長さと良い相関がある。
したがって、予めX線トポグラフィーを用いて評価したシリコンウェーハのスリップの長さに基づいて隣接数の閾値を決定すれば、X線トポグラフィーを用いなくとも、それと同程度の精度でシリコンウェーハの評価を行うことができる。
ここで、図8の参照に戻り、次のステップの説明を行う。スクリーニングを終えたシリコンウェーハは、良品であるか否かに基づいて次工程へ払い出すか否かの判断を行う(ステップS4)。隣接数が所定の閾値(例えば6)を超えないものを良品として判断し(Yes)、良品として判断されたシリコンウェーハは、次工程へ払い出される(ステップS5)。一方、隣接数が所定の閾値(例えば6)以上のものを不良品として判断し(No)、不良品として判断されたシリコンウェーハは、廃棄される(ステップS6)。
(効果の検証実験)
ここで、図10および図11を参照しながら、本発明の実施形態に係るシリコンウェーハの評価方法の効果を説明する。図10は、隣接数の最大値とスリップ長との関係を示すグラフであり、図11は、代表的な測定例の面内マップを示す図である。

検証実験に用いたサンプルは、酸素濃度が1.2×1018atoms/cm3であり、窒素濃度が3×1014atoms/cm3、直径φが300mmのシリコンウェーハである。比較のために、鏡面研磨前のものと鏡面研磨後のものを検証実験に用いているが、その表面粗さRaは、鏡面研磨前のものが0.01μmであり、鏡面研磨後のものが0.0001μmである。熱処理としては、1350℃で30秒のRTO(Rapid Thermal Oxidation)を施した。
図10にプロットされるデータは、鏡面研磨前のサンプルおよび鏡面研磨後のサンプルに関して、本発明の実施形態に係るシリコンウェーハの評価方法と、X線トポグラフィーを用いたスリップ長(mm)および最終外観検査で用いられる表面検査装置(KLA-Tencor社製のSurfscan SP2)との比較を示している。図10に示されるグラフは、本発明の実施形態に係る隣接数の最大値を横軸にとり、比較のためのX線トポグラフィーを用いたスリップ長(mm)を縦軸にとり、サンプルの違いおよび表面検査装置での判定の違いは、プロットされる記号の違いで表されている。
図10にプロットされるデータ「〇」は、鏡面研磨後のサンプルに関するものであり、表面検査装置では良品判定だったものであり、プロットされるデータ「△」は、鏡面研磨後のサンプルに関するものであり、表面検査装置では不良品判定だったものである。プロットされるデータ「□」は、鏡面研磨前のサンプルに関するものであり、表面が粗いので、表面検査装置では測定不可能なサンプルである。
図10に示されるように、鏡面研磨後のサンプルと鏡面研磨前のサンプルとの何れに対しても、発明の実施形態に係る隣接数の最大値とX線トポグラフィーを用いたスリップ長(mm)との間に良い相関がある。したがって、本発明の実施形態に係るシリコンウェーハの評価方法は、X線トポグラフィーを用いた検査を直接行わなくても、これと同等の精度でシリコンウェーハに生じるスリップを適切にスクリーニングすることができる。
また、本発明の実施形態に係るシリコンウェーハの評価方法は、鏡面研磨前のシリコンウェーハに対しても適用可能であるので、従来の最終外観検査で用いられる表面検査装置(例えばKLA-Tencor社製のSurfscan SP2)よりも、適用可能なシリコンウェーハの範囲が広い。
さらに、表面検査装置では良品判定だったサンプルのデータ「〇」の中には、X線トポグラフィーを用いて測定したスリップ長が長いものも含まれている。このことは、従来の最終外観検査で用いられる表面検査装置を用いたスリップの検出方法では、本来は除去すべき不良品が次工程へ払い出されてしまっていた可能性があることを示している。従来の最終外観検査で用いられる表面検査装置を用いたスリップの検出方法では、鏡面研磨の際にスリップに起因する段差が平滑化されてしまい、発生しているスリップを検出できなくなったと考えられる。
一方、本発明の実施形態に係るシリコンウェーハの評価方法は、鏡面研磨後のサンプルに対しても、X線トポグラフィーを用いたスリップ長(mm)との間に良い相関があるので、検出漏れも少ない。つまり、本発明の実施形態に係るシリコンウェーハの評価方法は、表面検査装置が適用不可能な鏡面研磨前のシリコンウェーハに対しても実施可能なだけではなく、表面検査装置が適用可能な鏡面研磨後のシリコンウェーハに対してもより正確なスクリーニングを行うことができる。
図11(a)は、鏡面研磨前のシリコンウェーハにRTO処理を施したものに対して、本発明の実施形態に係るシリコンウェーハの評価方法を適用したものであり、図11(b)は、鏡面研磨後のシリコンウェーハにRTO処理を施したものに対して、本発明の実施形態に係るシリコンウェーハの評価方法を適用したものである。
図11(a)および図11(b)からも分かるように、本発明の実施形態に係るシリコンウェーハの評価方法は、鏡面研磨前のシリコンウェーハと鏡面研磨後のシリコンウェーハの何れに対しても適切に適用可能である。なお、図11(a)および図11(b)に示される例において、歪みが生じている箇所がシリコンウェーハの外周部に集中しているのは、RTO処理の際にシリコンウェーハの保持部が歪みの発生源になっているものと考えられる。
図11(a)および図11(b)からも分かるように、本発明の実施形態に係るシリコンウェーハの評価方法は、鏡面研磨前のシリコンウェーハと鏡面研磨後のシリコンウェーハの何れに対しても適切に適用可能である。なお、図11(a)および図11(b)に示される例において、歪みが生じている箇所がシリコンウェーハの外周部に集中しているのは、RTO処理の際にシリコンウェーハの保持部が歪みの発生源になっているものと考えられる。
以上のように本発明の実施の形態に係るシリコンウェーハの評価方法によれば、シリコンウェーハの表面状態や加工内容の制約を極力受けずに、半導体デバイスの電気的特性に影響を及ぼすスリップを非破壊かつ非接触で検査することができる。本発明の実施の形態に係るシリコンウェーハの評価方法によれば、X線トポグラフィーを用いた検査を直接行わなくても、これと同等の精度でシリコンウェーハに生じるスリップを適切にスクリーニングすることができる。また、本発明の実施形態に係るシリコンウェーハの評価方法は、表面検査装置が適用不可能な鏡面研磨前のシリコンウェーハに対しても実施可能なだけではなく、表面検査装置が適用可能な鏡面研磨後のシリコンウェーハに対してもより正確なスクリーニングを行うことができる。

Claims (6)
- 熱処理された単結晶のシリコンウェーハを1mm2以上25mm2以下の等間隔の区画に区分けし、赤外偏光のデポラリゼーション値に基づいて前記区画の夫々における歪みの有無を判別する区画解析ステップと、
前記区画解析ステップにて歪みを有すると判別された区画の隣接数が所定の閾値を超えないものを良品として評価するスクリーニングステップと、
を有することを特徴とするシリコンウェーハの評価方法。 - 前記歪みを有すると判別された区画の隣接数は、歪みを有すると判別された区画を中心とした周囲の前後左右斜め四方において歪みを有すると判別された区画の総数として定義されることを特徴とする請求項1に記載のシリコンウェーハの評価方法。
- 前記所定の閾値は、X線トポグラフィーを用いて評価したシリコンウェーハのスリップの長さと歪みを有すると判別された区画の隣接数との関係を予め取得することによって決定されることを特徴とする請求項1または請求項2に記載のシリコンウェーハの評価方法。
- 前記デポラリゼーション値に基づいた歪みの有無の判別は、測定されたデポラリゼーション値をスムージング処理して長周期成分を抽出し、当該長周期成分を前記測定されたデポラリゼーション値から除去して得られた短周期成分を用いて行われることを特徴とする請求項1から請求項3の何れか1項に記載のシリコンウェーハの評価方法。
- 前記シリコンウェーハの表面粗さRaは、0.1μm以下であることを特徴とする請求項1から請求項3の何れか1項に記載のシリコンウェーハの評価方法。
- 前記シリコンウェーハの表面粗さRaは、0.001μm以上であることを特徴とする請求項5に記載のシリコンウェーハの評価方法。
