Abstract

Description
本発明は、一般に電子部品に関し、特に、圧電膜及びIDT電極を備える電子部品に関する。
従来、圧電膜及びIDT電極を備える弾性波装置(弾性波素子)が知られている(例えば特許文献1参照)。
特許文献1に記載された弾性波装置では、シリコンからなる高音速支持基板上に、低音速膜、圧電膜、及びIDT電極がこの順序で積層されている。高音速支持基板を伝搬する弾性波の音速は、圧電膜を伝搬する弾性波の音速よりも高速である。低音速膜を伝搬する弾性波の音速は、圧電膜を伝搬する弾性波の音速よりも低速である。
ところで、特許文献1に記載された従来の弾性波素子が半導体素子と共に用いられる場合、弾性波素子と半導体素子とが別体であると、全体として大型となる。
そこで、弾性波素子のシリコン支持基板と半導体素子のシリコン基板とを共有化することで一体に構成し、小型化を図ることが考えられる。
しかしながら、半導体素子では、n型不純物(例えばリン)又はp型不純物(例えばホウ素)が添加された高不純物濃度のシリコン基板(支持部材)に適宜の不純物が添加されることでpn接合が形成されているため、シリコン基板の抵抗率が低い。このような抵抗率の低いシリコン基板を、厚みが3.5λ(λは、IDT電極の電極指ピッチによって定まる弾性波の波長)以下の圧電膜を有する弾性波素子に用いると、圧電膜に流れるべき電流がシリコン基板にリークしてしまい、損失が増大するという問題があった。
本発明は上記の点に鑑みてなされた発明であり、本発明の目的は、弾性波素子と半導体素子とを一体に形成して小型化を図りつつ、支持部材へのリーク電流の発生を低減させることができる電子部品を提供することにある。
本発明の一態様に係る電子部品は、支持部材と、圧電膜と、IDT電極とを備える。前記支持部材は、シリコンを主成分とする。前記圧電膜は、前記支持部材上に直接又は間接的に設けられている。前記IDT電極は、複数の電極指を含む。前記複数の電極指は、互いに離隔して並んで設けられている。前記IDT電極は、前記圧電膜の主面に設けられている。前記支持部材の厚さ方向における前記圧電膜の膜厚は、前記IDT電極の電極指ピッチによって定まる弾性波の波長をλとした場合に、3.5λ以下である。前記支持部材は、高不純物濃度領域と、低不純物濃度領域とを有する。前記高不純物濃度領域は、不純物を含む。前記低不純物濃度領域は、前記高不純物濃度領域よりも不純物の濃度が低い領域である。前記低不純物濃度領域は、前記圧電膜及び前記IDT電極とともに弾性波素子を構成する。前記圧電膜を伝搬する弾性波の音速よりも、前記低不純物濃度領域を伝搬するバルク波の音速が高速である。前記高不純物濃度領域は、半導体素子を構成し、前記低不純物濃度領域よりも前記圧電膜から離れている。
本発明の上記態様に係る電子部品によれば、弾性波素子と半導体素子とを一体に形成して小型化を図りつつ、支持部材へのリーク電流の発生を低減させることができる。
以下、実施形態に係る電子部品について、図面を参照して説明する。
下記の実施形態等において説明する図1及び図3は、模式的な図であり、図中の各構成要素の大きさや厚さそれぞれの比が、必ずしも実際の寸法比を反映しているとは限らない。

本実施形態に係る電子部品1は、図1に示すように、支持部材2と、低音速膜3と、圧電膜4と、IDT(Interdigital Transducer)電極5とを備える。さらに、電子部品1は、絶縁膜6と、複数の電極とを備える。支持部材2は、シリコンを主成分とする基板である。圧電膜4は、支持部材2上に直接又は間接的に設けられている。IDT電極5は、圧電膜4の主面に設けられている。支持部材2の厚さ方向(第1方向D1)における圧電膜4の膜厚L1は、IDT電極5の電極指ピッチによって定まる弾性波の波長をλとした場合に、3.5λ以下である。
上記のような電子部品1において、支持部材2は、高不純物濃度領域27と、低不純物濃度領域28とを有する。高不純物濃度領域27は、不純物を含み、半導体素子を構成する。低不純物濃度領域28は、高不純物濃度領域27よりも不純物の濃度が低い領域である。そして、高不純物濃度領域27は、低不純物濃度領域28よりも圧電膜4から離れている。
(2)電子部品の各構成要素
次に、本実施形態に係る電子部品1の各構成要素について、図面を参照して説明する。

(2.1)圧電膜
圧電膜4は、低音速膜3上に直接又は間接的に積層されている。圧電膜4の材料は、LiTaO3、LiNbO3、ZnO、AlN、又はPZTである。

支持部材2の厚さ方向(第1方向D1)における圧電膜4の膜厚L1は、IDT電極5の電極指51の周期で定まる弾性波の波長をλとすると、3.5λ以下である。圧電膜4の膜厚L1が3.5λ以下である場合、Q値が高くなる。また、圧電膜4の膜厚L1を2.5λ以下とすることで、温度特性を改善させることができる。つまり、温度変化に対する周波数の変動量を表すTCF(Temperature Coefficients of Frequency:周波数温度係数)を小さくすることができる。さらに、圧電膜4の膜厚L1を1.5λ以下とすることで、弾性波の音速の調整が容易になる。
(2.2)IDT電極
IDT電極5は、複数の電極指51と、2つのバスバー(図示せず)とを含み、圧電膜4の主面41に設けられている。複数の電極指51は、第2方向D2において互いに並んで設けられている。図示しない2つのバスバーは、第2方向D2を長手方向とする長尺状に形成されており、複数の電極指51と電気的に接続されている。より詳細には、複数の電極指51は、複数の第1電極指と、複数の第2電極指とを有する。複数の第1電極指は、2つのバスバーのうちの第1バスバーと電気的に接続されている。複数の第2電極指は、2つのバスバーのうちの第2バスバーと電気的に接続されている。
IDT電極5は、複数の電極指51と、2つのバスバー(図示せず)とを含み、圧電膜4の主面41に設けられている。複数の電極指51は、第2方向D2において互いに並んで設けられている。図示しない2つのバスバーは、第2方向D2を長手方向とする長尺状に形成されており、複数の電極指51と電気的に接続されている。より詳細には、複数の電極指51は、複数の第1電極指と、複数の第2電極指とを有する。複数の第1電極指は、2つのバスバーのうちの第1バスバーと電気的に接続されている。複数の第2電極指は、2つのバスバーのうちの第2バスバーと電気的に接続されている。
IDT電極5の材料は、Al、Cu、Pt、Au、Ag,Ti、Ni、Cr、Mo、W、又はこれらの金属のいずれかを主体とする合金など適宜の金属材料である。また、IDT電極5は、これらの金属又は合金からなる複数の金属膜を積層した構造を有してもよい。
(2.3)低音速膜
低音速膜3は、支持部材2と圧電膜4との間に設けられている。低音速膜3は、圧電膜4を伝搬するバルク波の音速より、伝搬するバルク波の音速が低速である膜である。低音速膜3が支持部材2と圧電膜4との間に形成されていることにより、弾性波の音速が低下する。弾性波は本質的に低音速な媒質にエネルギーが集中する。したがって、圧電膜4内及び弾性波が励振されているIDT電極5内への弾性波のエネルギーの閉じ込め効果を高めることができる。その結果、低音速膜3が設けられていない場合に比べて、損失を低減し、Q値を高めることができる。
低音速膜3は、支持部材2と圧電膜4との間に設けられている。低音速膜3は、圧電膜4を伝搬するバルク波の音速より、伝搬するバルク波の音速が低速である膜である。低音速膜3が支持部材2と圧電膜4との間に形成されていることにより、弾性波の音速が低下する。弾性波は本質的に低音速な媒質にエネルギーが集中する。したがって、圧電膜4内及び弾性波が励振されているIDT電極5内への弾性波のエネルギーの閉じ込め効果を高めることができる。その結果、低音速膜3が設けられていない場合に比べて、損失を低減し、Q値を高めることができる。
低音速膜3の材料は、酸化ケイ素、ガラス、酸窒化ケイ素、酸化タンタル、酸化ケイ素にフッ素、炭素、若しくはホウ素を加えた化合物、又は、上記各材料を主成分とする材料である。
低音速膜3の材料が酸化ケイ素である場合、温度特性を改善することができる。圧電膜4の材料であるLiTaO3の弾性定数が負の温度特性を有し、酸化ケイ素の温度特性が正の温度特性を有する。したがって、電子部品1では、TCF(Temperature Coefficients of Frequency:周波数温度係数)の絶対値を小さくすることができる。さらに、酸化ケイ素の固有音響インピーダンスは、圧電膜4の材料であるLiTaO3の固有音響インピーダンスより小さい。したがって、電気機械結合係数の増大すなわち比帯域の拡大と、周波数温度特性の改善との両方を図ることができる。
低音速膜3の膜厚L2は、IDT電極5の電極指の周期で定まる弾性波の波長をλとすると、2.0λ以下であることが好ましい。低音速膜3の膜厚L2を2.0λ以下とすることにより、膜応力を低減させることができ、その結果、ウェハの反りを低減させることができ、良品率の向上及び特性の安定化を図ることができる。また、低音速膜3の膜厚L2が0.1λ以上0.5λ以下の範囲内であれば、電気機械結合係数がほとんど変わらない。
(2.4)絶縁膜
絶縁膜6は、支持部材2に対して低音速膜3の反対側に設けられている。より詳細には、絶縁膜6は、支持部材2の基板21の主面212上に設けられている。絶縁膜6の材料は、例えば酸化ケイ素である。

複数の電極として、ゲート電極71(制御電極)と、ソース電極72(主電極)と、ドレイン電極73(主電極)とが設けられている。ゲート電極71は、絶縁膜6を介してn型不純物領域24に対向するように設けられており、例えば側面配線又は貫通配線を介して、圧電膜4の主面41上に設けられている電極(図示せず)に電気的に接続されている。ソース電極72は、基板21のp型不純物領域251上に設けられており、例えば側面配線又は貫通配線を介して、圧電膜4の主面41上に設けられている電極74に電気的に接続されている。ドレイン電極73は、基板21のp型不純物領域252上に設けられており、例えば側面配線又は貫通配線を介して、圧電膜4の主面41上に設けられている電極75に電気的に接続されている。
複数の電極として、ゲート電極71(制御電極)と、ソース電極72(主電極)と、ドレイン電極73(主電極)とが設けられている。ゲート電極71は、絶縁膜6を介してn型不純物領域24に対向するように設けられており、例えば側面配線又は貫通配線を介して、圧電膜4の主面41上に設けられている電極(図示せず)に電気的に接続されている。ソース電極72は、基板21のp型不純物領域251上に設けられており、例えば側面配線又は貫通配線を介して、圧電膜4の主面41上に設けられている電極74に電気的に接続されている。ドレイン電極73は、基板21のp型不純物領域252上に設けられており、例えば側面配線又は貫通配線を介して、圧電膜4の主面41上に設けられている電極75に電気的に接続されている。
(2.6)支持部材
支持部材2は、第1部材としての基板21と、第2部材としての低不純物膜22とを含む。ここで、第1部材とは、シリコンを主成分とし、高不純物濃度領域27を少なくとも含む部材である。第2部材とは、シリコンを主成分とし、低不純物濃度領域28の少なくとも一部を含む部材をいう。
支持部材2は、第1部材としての基板21と、第2部材としての低不純物膜22とを含む。ここで、第1部材とは、シリコンを主成分とし、高不純物濃度領域27を少なくとも含む部材である。第2部材とは、シリコンを主成分とし、低不純物濃度領域28の少なくとも一部を含む部材をいう。
基板21は、シリコンからなる基板であり、部分的にドーパントが添加されている。より詳細には、基板21は、アンドープの半導体領域23と、n型不純物(n型ドーパント)を含むn型不純物領域24と、p型不純物(p型ドーパント)を含む2つのp型不純物領域251,252とを有する。アンドープの半導体領域23は、意図的にドーパントを含んでいない領域であるが、意図しない不純物を含んでもよい。n型不純物は、例えばリン又は砒素である。p型不純物は、例えばホウ素又はアルミニウムである。
ここで、基板21の形成方法について、一例を説明する。まず、精錬することで不純物の濃度を低下させたシリコン基板に、イオン注入によりn型不純物をドーピングし、n型不純物領域24を形成する。次に、n型不純物領域24の一部に、イオン注入によりp型不純物をドーピングし、2つのp型不純物領域251,252を形成する。このとき、イオンの注入加速度を変えることにより、n型不純物領域24の深さと2つのp型不純物領域251,252の深さとを制御する。これにより、シリコン基板にpn接合を有する高不純物濃度領域27が形成される。一方、基板21のうち不純物が添加されていない領域つまりアンドープの半導体領域23は低不純物濃度領域28の一部となる。
高不純物濃度領域27は、例えば1016[原子/cm3]であり、高不純物濃度領域27の抵抗率は、例えば1×10-6Ωcmである。低不純物濃度領域28は、高不純物濃度領域27よりも不純物の濃度が低く、例えば1010[原子/cm3]である。低不純物濃度領域28の抵抗率は例えば6kΩcmである。
低不純物膜22は、基板21の主面211上に設けられている。低不純物膜22は、圧電膜4を伝搬する弾性波の音速より、伝搬する弾性波の音速が高速である膜である。図1の例では、低不純物膜22は、シリコン膜であり、ドーパントを含んでいない半導体膜である。つまり、低不純物膜22は、アンドープの半導体膜である。低不純物膜22は、基板21の半導体領域23とともに低不純物濃度領域28を構成する。
上記のような支持部材2において、n型不純物領域24とp型不純物領域251,252との組合せにより半導体素子26が構成されている。より詳細には、n型不純物領域24とp型不純物領域251,252と絶縁膜6とゲート電極71とソース電極72とドレイン電極73との組合せにより、半導体素子26として、電界効果型トランジスタ(Metal-Oxide-Semiconductor Field-Effect Transistor:MOSFET)が構成されている。半導体素子26としては、例えば、ダイオード又はトランジスタがある。
また、n型不純物領域24及び2つのp型不純物領域251,252は、基板21のアンドープの半導体領域23及び低不純物膜22よりも、ドーパントを含む不純物の濃度が高い。したがって、n型不純物領域24及び2つのp型不純物領域251,252は、高不純物濃度領域27となる。一方、基板21の半導体領域23及び低不純物膜22は、不純物の濃度が相対的に低いから、支持部材2における低不純物濃度領域28となる。要するに、支持部材2は、高不純物濃度領域27と、低不純物濃度領域28とを有する。
上述したように高不純物濃度領域27が半導体素子26を構成する一方、基板21の低不純物濃度領域28及び低不純物膜22が、低音速膜3、圧電膜4、及びIDT電極5と共に、弾性波素子29を構成する。
上記のような支持部材2において、高不純物濃度領域27は、低不純物濃度領域28よりも圧電膜4から離れている。言い換えると、第1方向D1において、圧電膜4と高不純物濃度領域27との間には、少なくとも低不純物濃度領域28が存在する。
ところで、上記のような支持部材2において、低不純物濃度領域28の厚さL3は、IDT電極5の電極指ピッチによって定まる弾性波の波長をλとすると、10λ以上であることが好ましい。これにより、高次モードの位相最大値を小さくすることができ、高次モードの強度を低減させることができる。また、低不純物濃度領域28の厚さL3は、180μm以下であることが好ましい。低不純物濃度領域28が厚くなると放熱性が低下するが、低不純物濃度領域28の厚さL3が180μm以下であることにより、放熱性の低下を抑制することができる。さらに、低不純物濃度領域28の厚さL3が180μm以下であることにより、低背化を図ることができる。なお、低不純物濃度領域28の厚さL3とは、低不純物膜22と低音速膜3との境界面から高不純物濃度領域27までの距離と同等である。
また、支持部材2(基板21)の厚さ方向(第1方向D1)において、圧電膜4の主面41と高不純物濃度領域27との間の距離L4は、IDT電極5の電極指51の周期で定まる弾性波の波長をλとすると、40λ以上であることが好ましい。圧電膜4の主面41と高不純物濃度領域27との間の距離L4は、圧電膜4の膜厚L1と低音速膜3の膜厚L2と低不純物濃度領域28の厚さL3との総和である。
図2は、電子部品1のうちの弾性波素子29(支持部材2の低不純物濃度領域28と低音速膜3と圧電膜4とIDT電極5とで構成される装置)を1ポート共振子として用いた場合の端子間のインピーダンス変化量を示す。図2の横軸は圧電膜4の主面41と高不純物濃度領域27との間の距離L4である。距離L4が40λ以上になると、インピーダンス変化量が略0となる。図2の特性を得るための条件の一例は以下のとおりである。低不純物濃度領域28の材料がシリコンであり、低音速膜3の材料がSiO2である。さらに、圧電膜4の材料がLiTaO3であり、IDT電極5の材料がAlである。IDT電極5の電極指ピッチによって定まる弾性波の波長λは1μmである。また、IDT電極5の電極指51のデューティ比は0.5である。
上記より、支持部材2の厚さ方向(第1方向D1)において、圧電膜4の主面41と高不純物濃度領域27との間の距離L4は、IDT電極5の電極指51の周期で定まる弾性波の波長をλとすると、40λ以上であることが好ましい。これにより、支持部材2において、弾性波のエネルギーがほとんど存在しない領域まで低不純物濃度領域28が存在する。その結果、支持部材2へのリーク電流の発生を抑制することができる。
(3)効果
以上説明したように、本実施形態に係る電子部品1では、支持部材2の高不純物濃度領域27が低不純物濃度領域28よりも圧電膜4から離れている。これにより、支持部材2の高不純物濃度領域27が半導体素子26を構成し、支持部材2の低不純物濃度領域28が弾性波素子29を構成する。支持部材2において弾性波素子29側の不純物の濃度が低いので、支持部材2へのリーク電流が発生しにくくなる。その結果、支持部材2に半導体素子26が形成されていても小型化を図りつつ、支持部材2へのリーク電流の発生を低減させることができる。さらに、弾性波素子29の損失の増大を抑制しつつ、弾性波素子29と半導体素子26との複合デバイスを実現することができる。
以上説明したように、本実施形態に係る電子部品1では、支持部材2の高不純物濃度領域27が低不純物濃度領域28よりも圧電膜4から離れている。これにより、支持部材2の高不純物濃度領域27が半導体素子26を構成し、支持部材2の低不純物濃度領域28が弾性波素子29を構成する。支持部材2において弾性波素子29側の不純物の濃度が低いので、支持部材2へのリーク電流が発生しにくくなる。その結果、支持部材2に半導体素子26が形成されていても小型化を図りつつ、支持部材2へのリーク電流の発生を低減させることができる。さらに、弾性波素子29の損失の増大を抑制しつつ、弾性波素子29と半導体素子26との複合デバイスを実現することができる。
本実施形態に係る電子部品1では、圧電膜4の主面41と高不純物濃度領域27との間の距離L4が40λである。これにより、支持部材2において弾性波のエネルギーがほとんど存在しない領域まで低不純物濃度領域28があるので、リーク電流を更に抑制することができる。
本実施形態に係る電子部品1では、支持部材2の厚さ方向(第1方向D1)における低不純物濃度領域28の厚さL3が10λ以上180μm以下である。これにより、高次モードの位相最大値を小さくすることができ、高次モードの強度を低減させることができる。また、低不純物濃度領域28が厚くなることに起因する放熱性の低下を抑制し、低背化を図ることができる。
本実施形態に係る電子部品1では、支持部材2と圧電膜4との間に低音速膜3が設けられている。これにより、低音速膜3では弾性波の音速が低下し、圧電膜4内及び弾性波が励振されているIDT電極5内への弾性波のエネルギーの閉じ込め効果を高めることができる。その結果、低音速膜3が設けられていない場合に比べて、損失を低減させることができ、Q値を高めることができる。
本実施形態に係る電子部品1では、低音速膜3が酸化ケイ素により形成されている。これにより、温度特性を改善することができる。圧電膜4の弾性定数が負の温度特性を有し、酸化ケイ素の温度特性が正の温度特性を有する。したがって、電子部品1では、TCFの絶対値を小さくすることができる。さらに、酸化ケイ素の固有音響インピーダンスが圧電膜4の固有音響インピーダンスより小さい。したがって、電気機械結合係数の増大すなわち比帯域の拡大と、周波数温度特性の改善との両方を図ることができる。
本実施形態に係る電子部品1では、低音速膜3の膜厚が2λ以下である。これにより、膜応力を低減させることができる。その結果、ウェハの反りを低減させることができ、良品率の向上及び特性の安定化を図ることができる。
(4)変形例
以下、本実施形態の変形例について説明する。

本実施形態の変形例1として、図3に示すように、電子部品1aは、低音速膜3を備えていない構成であってもよい。電子部品1aは、支持部材2と、圧電膜4と、IDT電極5とを備える。本変形例の圧電膜4は、支持部材2上に直接設けられている。また、本変形例では、圧電膜4の主面41と高不純物濃度領域27との間の距離L4は、圧電膜4の膜厚L1と低不純物濃度領域28の厚さL3との和となる。実施形態と同様、n型不純物領域24及びp型不純物領域251,252が半導体素子26を構成し、高不純物濃度領域27となる。また、基板21のアンドープの半導体領域23及び低不純物膜22が低不純物濃度領域28となる。なお、変形例の支持部材2、圧電膜4、及びIDT電極5は、実施形態の支持部材2、圧電膜4、及びIDT電極5と同様の機能を有する。
なお、実施形態に係る電子部品1及び変形例に係る電子部品1aにおいて、高不純物濃度領域27を少なくとも含む第1部材と低不純物濃度領域28の少なくとも一部を含む第2部材の組合せは、基板21と低不純物膜22の組合せに限定されない。つまり、第1部材と第2部材との組合せは、基板と膜の組合せに限定されない。第1部材と第2部材の組合せは、基板と基板の組合せであってもよい。例えば、第1部材と第2部材の組合せは、不純物の濃度が高い基板と不純物の濃度が低い基板の組合せであってもよい。また、第1部材と第2部材とが別体ではなく、一体であってもよい。例えば、1つの基板に高不純物濃度領域27と低不純物濃度領域28とが形成されていてもよい。要するに、支持部材2は、高不純物濃度領域27と低不純物濃度領域28とを有し、高不純物濃度領域27が低不純物濃度領域28よりも圧電膜4から離れていればよく、基板であること、膜であることには限定されない。
また、実施形態に係る電子部品1及び変形例に係る電子部品1aにおいて、基板21と低不純物膜22との間にSiO2のような密着層が設けられていてもよい。この場合、第1方向D1における低不純物濃度領域28の厚さL3は、低不純物膜22の膜厚となる。
上記の各変形例に係る電子部品1aにおいても、実施形態に係る電子部品1と同様の効果を奏する。
以上説明した実施形態及び変形例は、本発明の様々な実施形態及び変形例の一部に過ぎない。また、実施形態及び変形例は、本発明の目的を達成できれば、設計等に応じて種々の変更が可能である。

第1の態様に係る電子部品(1;1a)は、支持部材(2)と、圧電膜(4)と、IDT電極(5)とを備える。支持部材(2)は、シリコンを主成分とする。圧電膜(4)は、支持部材(2)上に直接又は間接的に設けられている。IDT電極(5)は、複数の電極指(51)を含む。複数の電極指(51)は、互いに離隔して並んで設けられている。IDT電極(5)は、圧電膜(4)の主面(41)に設けられている。支持部材(2)の厚さ方向(第1方向D1)における圧電膜(4)の膜厚(L1)は、IDT電極(5)の電極指ピッチによって定まる弾性波の波長をλとした場合に、3.5λ以下である。支持部材(2)は、高不純物濃度領域(27)と、低不純物濃度領域(28)とを有する。高不純物濃度領域(27)は、不純物を含む。低不純物濃度領域(28)は、高不純物濃度領域(27)よりも不純物の濃度が低い領域である。低不純物濃度領域(28)は、圧電膜(4)及びIDT電極(5)とともに弾性波素子(29)を構成する。圧電膜(4)を伝搬する弾性波の音速よりも、低不純物濃度領域(28)を伝搬するバルク波の音速が高速である。高不純物濃度領域(27)は、半導体素子(26)を構成し、低不純物濃度領域(28)よりも圧電膜(4)から離れている。
第1の態様に係る電子部品(1;1a)によれば、支持部材(2)の高不純物濃度領域(27)に半導体素子(26)が形成され、支持部材(2)の低不純物濃度領域(28)に弾性波素子(29)が形成されている。支持部材(2)において弾性波素子(29)側の不純物の濃度が低いので、支持部材(2)へのリーク電流が発生しにくくなる。その結果、支持部材(2)に半導体素子(26)が形成されていても小型化を図りつつ、支持部材(2)へのリーク電流の発生を低減させることができる。さらに、弾性波素子(29)の損失の増大を抑制しつつ、弾性波素子(29)と半導体素子(26)との複合デバイスを実現することができる。
第2の態様に係る電子部品(1;1a)では、第1の態様において、圧電膜(4)の主面(41)と高不純物濃度領域(27)との間の距離が40λ以上である。
第2の態様に係る電子部品(1;1a)によれば、支持部材(2)において弾性波のエネルギーがほとんど存在しない領域まで低不純物濃度領域(28)があるので、リーク電流を更に抑制することができる。
第3の態様に係る電子部品(1;1a)では、第1又は2の態様において、厚さ方向(第1方向D1)における低不純物濃度領域(28)の厚さ(L3)は、10λ以上180μm以下である。

第4の態様に係る電子部品(1)によれば、低音速膜(3)では弾性波の音速が低下し、圧電膜(4)内及び弾性波が励振されているIDT電極(5)内への弾性波のエネルギーの閉じ込め効果を高めることができる。その結果、低音速膜(3)が設けられていない場合に比べて、損失を低減させることができ、Q値を高めることができる。
第5の態様に係る電子部品(1;1a)では、第4の態様において、低音速膜(3)は、酸化ケイ素により形成されている。
第5の態様に係る電子部品(1;1a)によれば、温度特性を改善することができる。圧電膜(4)の弾性定数が負の温度特性を有し、酸化ケイ素の温度特性が正の温度特性を有する。したがって、電子部品(1;1a)では、TCFの絶対値を小さくすることができる。さらに、酸化ケイ素の固有音響インピーダンスが圧電膜(4)の固有音響インピーダンスより小さい。したがって、電気機械結合係数の増大すなわち比帯域の拡大と、周波数温度特性の改善との両方を図ることができる。
第6の態様に係る電子部品(1;1a)では、第4又は5の態様において、低音速膜(3)の膜厚は、2λ以下である。

- シリコンを主成分とする支持部材と、
前記支持部材上に直接又は間接的に設けられている圧電膜と、
互いに離隔して並んで設けられている複数の電極指を含み、前記圧電膜の主面に設けられているIDT電極と、を備え、
前記支持部材の厚さ方向における前記圧電膜の膜厚は、前記IDT電極の電極指ピッチによって定まる弾性波の波長をλとした場合に、3.5λ以下であり、
前記支持部材は、
不純物を含む高不純物濃度領域と、
前記高不純物濃度領域よりも不純物の濃度が低い低不純物濃度領域と、を有し、
前記低不純物濃度領域は、前記圧電膜及び前記IDT電極とともに弾性波素子を構成し、前記圧電膜を伝搬する弾性波の音速よりも、伝搬するバルク波の音速が高速であり、
前記高不純物濃度領域は、半導体素子を構成し、前記低不純物濃度領域よりも前記圧電膜から離れている
ことを特徴とする電子部品。 - 前記圧電膜の前記主面と前記高不純物濃度領域との間の距離が40λ以上である
ことを特徴とする請求項1に記載の電子部品。 - 前記厚さ方向における前記低不純物濃度領域の厚さは、10λ以上180μm以下である
