발광 다이오드(LED: Light Emitting Diode)는 GaAs 계열, AlGaAs 계열, GaN 계열, InGaN 계열 및 InGaAlP 계열 등의 화합물 반도체 재료를 이용하여 발광 원을 구성할 수 있다.
이러한 발광 다이오드는 패키지화되어 다양한 색을 방출하는 발광 소자로 이용되고 있으며, 발광 소자는 칼라를 표시하는 점등 표시기, 문자 표시기 및 영상 표시기 등의 다양한 분야에 광원으로 사용되고 있다.
특히, 자외선 발광 다이오드(UV LED)의 경우, 단파장의 경우, 살균, 정화 등에 사용되며, 장파장의 경우 노광 장치 또는 경화 장치 등에 사용될 수 있다. 다양한 종류의 노광 장치 중에 광학계 노광 장치는 자외선 영역의 빛을 이용하는 노광 장치가 있으며, 광원으로서 자외선 LED를 사용하고 있다.

상기 리세스(111)는 상부 형상이 최대 제1직경(X4)을 갖는 원 형상일 수 있으며, 상기 바닥 형상이 다각형 또는 원 형상일 수 있다. 상기 리세스(111)는 하부로 내려갈수록 직경이 점차 작아지는 형상을 가지고, 상기 리세스(111)의 하단에서 수납부(121)에 연결될 수 있다. 상기 리세스(111)의 측면(116)은 반사 면일 수 있으며, 상기 반사 면은 몸체(110)와 다른 금속 반사 물질로 형성되거나, 상기 몸체(110)의 재질로 형성될 수 있다. 상기 리세스(111)의 측면(116)은 외측으로 오목한 곡면을 포함하며, 상기 곡면은 상기 리세스(111)의 상단과 하단을 연결한 직선보다 외측으로 오목한 면일 수 있다. 상기 곡면은 리세스(111)의 상단과 하단 사이에 포물선 형상 또는 이차 곡선 형상으로 형성될 수 있다. 여기서, 상기 리세스(111)의 상단은 몸체(110)의 상단과의 경계 지점이며, 상기 하단은 수납부(121)과의 경계 지점일 수 있다. 상기 리세스(111)의 측면(116)이 곡면인 경우 곡률 반경이 1.5mm 이하 예컨대, 1.2mm 내지 1.5mm의 범위를 가질 수 있으며, 상기 곡률 반경을 벗어날 경우 광의 반사 효율이 저하될 수 있다. 상기 리세스(111)는 탑뷰 형상이 원 형상인 경우, 상기 발광 다이오드(133)에 접할수록 직경이 점차 작을 수 있다.
상기 리세스(111)의 깊이(D1)는 상기 광학 렌즈(160)의 높이(H1)보다 클 수 있으며, 예컨대 상기 깊이(D1)은 높이(H1)의 1.4배 이상 예컨대, 1.4배 내지 1.8배 범위일 수 있다. 상기 깊이(D1)는 3.5mm 이상 예컨대, 3.5mm 내지 4.2mm의 범위일 수 있다. 이러한 깊이(D1)을 갖는 리세스(111)는 광을 충분히 확산시켜 줄 수 있다. 상기 광학 렌즈(160)의 입사부(161)의 하면 면적은 상기 리세스(111)의 상면 면적보다 클 수 있다.
상기 수납부(121)은 탑뷰 형상이 다각형 형상 또는 원 형상일 수 있으며, 상기 몸체(110)의 바닥 면(113)으로부터 소정 높이(D2)를 가지게 된다. 상기 수납부(121)의 너비(D3)는 1.8mm 내지 2.5mm의 범위일 수 있으며, 이러한 범위는 발광 다이오드(133)의 너비(D4)에 따라 변경될 수 있다. 상기 수납부(121)의 높이(D2)는 상기 발광 모듈(130)의 두께보다 크게 배치되고, 상기 수납부(121)의 상단 또는 리세스(116)와의 경계 지점은 상기 발광 다이오드(133)의 상면보다 위에 배치될 수 있다. 상기 발광 다이오드(133)의 상면은 상기 리세스(111)의 오목한 곡면의 하단을 연결한 직선보다 낮게 배치될 수 있다. 상기 수납부(121)은 상기 발광 모듈(130)의 사이즈에 따라 달라질 수 있으며, 상기 발광 모듈(130)로부터 방출된 광이 상기 수납부(121) 내에서 손실되지 않고 상기 리세스(111)의 측면(116)을 통해 광이 반사될 수 있도록 형성될 수 있다.
상기 발광 모듈(130)은 회로 기판(131) 및 상기 회로 기판(131) 상에 발광 다이오드(133)를 포함한다. 상기 회로 기판(131)은 수지 재질의 기판, 세라믹 재질의 기판, 또는 금속 베이스 재질의 기판을 포함할 수 있다. 상기 회로 기판(131)은 리지드(rigid)한 기판 또는 플렉시블(flexible)한 기판일 수 있다. 상기 회로 기판(131)은 회로 패턴을 갖고 상기 발광 다이오드(133)에 전원을 공급할 수 있다. 상기 회로 기판(131)의 너비는 상기 수납부(121)의 너비 이하이거나 클 수 있다. 상기 회로 기판(131)의 너비가 상기 수납부(121)의 너비 이하인 경우, 상기 회로 기판(121)이 상기 수납부(121)의 측벽에 밀착될 수 있다. 상기 회로 기판(121)의 너비가 상기 수납부(121)의 너비보다 큰 경우, 상기 수납부(121)의 아래에서 상기 몸체(110)의 하면으로 연장될 수 있다. 상기 회로 기판(131)의 하면은 상기 몸체(110)의 하면과 동일 수평 면으로 배치될 수 있다.
상기 발광 다이오드(133)는 자외선 파장부터 가시광선 파장의 범위 내에서 선택적인 피크 파장을 포함할 수 있다. 상기 발광 다이오드(133)는 예컨대, 자외선 파장을 발광할 수 있으며, 노광용 장치 또는 살균용, 경화용 장치에 적용될 수 있다.
상기 발광 다이오드(133)는 II족과 VI족 원소의 화합물 반도체, 또는 III족과 V족 원소의 화합물 반도체로 형성될 수 있다. 예를 들어, 상기 발광 다이오드(133)는 자외선 LED 칩으로서, 100nm 내지 400nm 범위의 파장을 가지는 LED 칩일 수 있다. 예컨대 AlInGaN, InGaN, AlGaN, GaN, GaAs, InGaP, AllnGaP, InP, InGaAs와 같은 계열의 화합물 반도체를 이용하여 제조된 반도체 소자를 선택적으로 포함할 수 있다. 상기 발광 다이오드(133)의 n형 반도체층, p형 반도체층, 및 활성층을 포함할 수 있으며, 상기 활성층은 InGaN/GaN, InGaN/AlGaN, InGaN/InGaN, GaN/AlGaN, InAlGaN/InAlGaN, AlGaAs/GaAs, InGaAs/GaAs, InGaP/GaP, AlInGaP/InGaP, InP/GaAs와 같은 페어로 구현될 수 있다. 상기 발광 다이오드(133)는 수평형 칩 또는 수직형 칩일 수 있으며, 상기 회로 기판(131) 상에 배치되고 와이어(wire)와 같은 연결 부재로 전기적으로 연결될 수 있고, 플립 칩 형태로 배치될 수 있으며, 이에 대해 한정하지는 않는다.
상기 발광 다이오드(133)의 두께(T3)는 0.13mm±0.03mm 범위일 수 있다. 상기 발광 다이오드(133)의 너비(D4)는 한 변의 길이로서 1.3mm±0.4mm 범위일 수 있으며, 이에 대해 한정하지는 않는다. 상기 발광 다이오드(133)는 상기 수납부(121)의 측벽과의 간격(G3)이 0.5mm 미만 예컨대, 0.32mm 내지 0.42mm의 범위를 가질 수 있다. 상기 발광 다이오드(133)가 상기 수납부(121)의 측벽으로 상기 간격(G3)로 이격됨으로써, 상기 발광 다이오드(133)로부터 방출된 광이 상기 수납부(121)의 측벽에 의해 반사 및 재 반사되어 손실되는 것을 방지할 수 있다. 상기 발광 다이오드(133)의 지향각은 110도 이상 예컨대, 110도 내지 130도 범위일 수 있으며, 상기 발광 다이오드(133)의 지향각 분포에 따라 상기 수납부(121)의 너비(D3)가 달라질 수 있으며, 이에 대해 한정하지는 않는다.
도 2 내지 도 4와 같이, 상기 광학 렌즈(160)는 상기 몸체(110) 상에 배치되며, 상기 발광 다이오드(133)로부터 방출된 광을 굴절시켜 방출하게 된다. 상기 광학 렌즈(160)는 상기 몸체(110)의 상면에 접착제(미도시)로 접착될 수 있다. 상기 광학 렌즈(160)는 입사 면이 플랫한 수평 면이거나 위로 볼록한 면으로 형성될 수 있다. 상기 광학 렌즈(160)는 출사면이 볼록한 렌즈 형상을 포함할 수 있으며, 상기 볼록한 렌즈 형상은 상기 입사면으로 입사된 입사되는 광을 굴절시켜 출사할 수 있다. 여기서, 상기 광학 렌즈(160)는 상기 몸체(110)의 높이(T1)보다 작은 두께(H1)일 수 있으며, 3mm 이하의 두께 예컨대, 2mm 내지 3mm의 범위일 수 있다. 상기 광학 렌즈(160)의 두께(H1)가 상기 범위보다 큰 경우 광학 모듈(100)의 사이즈가 커지게 되고 상기 범위보다 작은 경우 광 손실이 커질 수 있다. 상기 광학 렌즈(160)의 가로 및 세로 길이(X2)는 서로 동일하거나 다를 수 있으며, 상기 몸체(110)의 가로 및 세로 길이(X1)와 동일하거나 다를 수 있다. 상기 광학 렌즈(160)의 가로 및 세로 길이(X2)는 8mm 이하 예컨대, 6.5mm 내지 8mm의 범위에 배치될 수 있으며, 상기 몸체(110)의 사이즈에 따라 달라질 수 있다. 상기 광학 렌즈(160)는 투명한 재질 예컨대, 유리 재질로 형성될 수 있다. 상기 광학 렌즈(160)는 예컨대 붕규산염(Borosilicate)계 유리 재질로 형성될 수 있다.
상기 광학 렌즈(160)는 입사부(161) 및 상기 입사부(161) 상에 렌즈부(165)를 포함한다. 상기 입사부(161)는 상기 몸체(110)의 상면(112)에 배치되며, 상기 렌즈부(165)는 상기 상기 입사부(161)로부터 볼록하게 돌출된 렌즈 형상을 갖는다. 상기 입사부(161)는 플랜지(Flange)로서, 상기 광학 렌즈(160)의 두께(H1)의 30% 이하 예컨대, 10% 내지 30% 범위의 두께(T2)로 배치되어, 입사되는 광을 투과시키고 상기 몸체(110) 상에서 상기 광학 렌즈(160)를 지지할 수 있다. 상기 입사부(161)의 하면은 플랫한 입사면을 포함할 수 있다.
상기 입사부(161)는 상기 몸체(110)의 상면과 수직 방향으로 중첩된 제1영역(도 3의 A1)과, 상기 렌즈부(165)의 외측 둘레를 따라 상기 리세스(111)의 상부와 수직 방향으로 중첩된 제2영역(도 3의 A2)을 포함할 수 있다. 상기 입사부(161)에서 상기 제2영역(A2)의 하면 면적은 상기 제1영역(A1)의 하면 면적보다 작을 수 있다. 이는 상기 제1영역(A1)을 통해 상기 광학 렌즈(160)을 지지하고 상기 제2영역(A2)을 통해 상기 렌즈부(165) 이외의 경로로 진행하는 누설 광량을 조절할 수 있다.
상기 광학 렌즈(160)의 렌즈부(165)는 상기 입사부(161)로부터 위로 볼록한 볼록 렌즈 형상으로 형성되며, 그 표면은 곡면 또는 비구면 형상으로 형성될 수 있다. 상기 렌즈부(165)의 중심은 상기 리세스(111)의 바닥 중심과 정렬될 수 있다. 상기 렌즈부(165)의 두께(H2)는 상기 광학 렌즈(160)의 두께(H1)의 70% 내지 90%의 범위를 가질 수 있으며, 그 곡률 반경은 2mm 이하 예컨대, 1.80mm 내지 2mm 범위일 수 있다. 상기 렌즈부(165)의 두께(H2) 및 곡률 반경은 상기 발광 다이오드(133)의 사이즈에 따라 달라질 수 있다.
상기 렌즈부(165)는 하부의 최대 직경인 제2직경(X3)을 가질 수 있다. 상기 제2직경(X3)은 제1직경(X4)보다 작을 수 있으며, 6mm 미만 예컨대, 5.32mm 내지 5.42mm의 범위를 가질 수 있다. 상기 렌즈부(165)의 제2직경(X3)은 상기 범위보다 작을 경우 상기 렌즈부(165)의 외측 둘레에 배치된 입사부(161)를 통해 출사된 광의 지향각이 커질 수 있고, 상기 범위보다 클 경우 상기 렌즈부(165)의 내부에서 전 반사되어 광 손실이 발생될 수 있다. 상기 제2직경(X3)은 상기 제1직경(X3)보다 작고 80% 이상일 수 있다. 상기 제1직경(X4)과 제2직경(X3)의 비율은 1:0.81 내지 1:0.91의 범위를 가질 수 있으며, 상기 제1직경(X4)과 제2직경(X3)의 차이는 0.7mm 초과 1mm 미만 예컨대, 0.76mm 내지 0.86mm의 범위를 가질 수 있다. 상기 리세스(111)의 하부 직경이 제3직경(예: D3)인 경우, 상기 제2직경(X3)은 상기 제1직경보다는 작고 상기 제3직경(D3)보다는 클 수 있다. 또는 상기 리세스(111)의 높이의 1/2 지점에서의 직경을 제4직경이라고 하면, 상기 제4직경은 상기 제2직경(X3)보다는 작을 수 있다. 이는 상기 제2직경(X3)을 갖는 렌즈부(165)의 외곽 영역이 상기 리세스(111)의 측면(116)에서 반사되는 광과, 상기 리세스(111)의 측면(116)을 벗어난 광의 경로 사이의 영역에 배치될 수 있다.
상기 렌즈부(165)의 하부 면적(입사부 제외)은 상기 리세스(111)의 상면 면적보다 작을 수 있다. 상기 광학 렌즈(160)는 상기 제1,2직경(X4,X3)의 차이(G1)에 의해 상기 렌즈부(165)로 입사되어 출사되는 광과 상기 입사부(161)의 외측으로 입사된 반사 광을 이용하여 협각용 지향각 분포를 가질 수 있다. 예컨대, 상기 렌즈부(165) 및 입사부(161)는 입사되는 광을 이용하여 15도 이하의 지향각 분포로 제공할 수 있다. 상기 광학 렌즈(160)는 상기 발광 다이오드(133)의 지향각 대비 10% 내지 14% 범위의 지향각을 가지는 광을 출사할 수 있다. 상기 광학 모듈(100)은 도 9와 같이, 15도 이하의 광 지향각 분포를 제공할 수 있다. 이러한 지향각 분포를 갖는 광학 모듈은 특정 영역에 집광하는 장치 예컨대, 노광 장치 등에 적용될 수 있다. 또한 광학 모듈에서 리세스(111) 아래의 발광 다이오드(133)의 개수를 줄여줄 수 있다.
도 5를 참조하면, 상기 발광 다이오드(133)의 바닥 중심(Pc)은 상기 광학 렌즈(160)의 렌즈부(165)의 정점(P1)은 광축(Z0) 상에 정렬될 수 있다. 상기 발광 다이오드(133)의 바닥 중심(Pc)은 회로 기판(131)의 상면 중심일 수 있다. 상기 발광 다이오드(133)의 바닥 중심(Pc)과 상기 리세스(111)의 측면(116)의 상단(P2)을 연결한 직선은 광축(Z0)을 기준으로 제1각도(E2)이며, 상기 발광 다이오드(133)의 바닥 중심(Pc)과 상기 광학 렌즈(160)의 렌즈부(165)의 외곽 저점(P4)은 연결한 직선은 광축(Z0)을 기준으로 제2각도(E1)일 수 있다. 상기 제2각도(E2)는 제1각도(E1)보다 크게 배치되어, 상기 제1,2각도(E1,E2)의 사이의 영역을 통해 일부 광을 출사할 수 있다. 상기 제1,2각도(E1,E2)의 차이는 7.3±0.7도 범위일 수 있다. 상기 제1각도(E1)는 35도 이하 예컨대, 31도 내지 35도 범위의 각도로 배치될 수 있다. 여기서, 상기 발광 다이오드(133)의 바닥 중심(Pc) 또는 회로 기판(131)의 상면에서 상기 광학 렌즈(160)의 입사 면까지의 거리(D11)는 상기 리세스(111)의 제1직경의 반경(D12)보다 클 수 있고, 상기 제1직경의 반경(D12)은 상기 광학 렌즈(160)의 두께(H1)보다 클 수 있다. 여기서, 상기 제1직경의 반경(D12)과 상기 렌즈부(165)의 반경(D12)의 비율은 1:0.81 내지 1:0.91의 비율을 가질 수 있다. 이러한 상기 제1직경의 반경(D12)과 상기 렌즈부(165)의 반경(D12)의 비율 차이를 통해 렌즈부(165)로 입사된 광과 입사부(161)를 통해 반사된 광이 투과되도록 할 수 있다. 본 발명은 광학 렌즈(160)의 입사면의 크기, 렌즈부(165)의 하부 직경, 리세스(111)의 상부 직경의 비율 차이에 의해 반사 광과 투과 광의 경로를 제어함으로써, 렌즈부(165)의 표면으로 진행하는 광의 분포가 협 지향각을 가질 수 있다.
상기 광학 렌즈(160)의 고점(P1)과 상기 렌즈부(165)의 외곽 저점(P4)을 연결한 직선은 광축(Z0)을 기준으로 제3각도(E3)를 가지며, 상기 광학 렌즈(160)의 고점(P1)과 상기 리세스(111)의 측면 상단(P2) 사이를 연결한 직선은 광축(Z0)을 기준으로 제4각도(E4)로 배치될 있다. 상기 제3각도(E3)는 제4각도(E4)보다 클 수 있으며, 상기 제3,4각도(E3,E4)의 차이는 2도 이상 예컨대, 2도 내지 4도 범위일 수 있고, 이러한 차이를 통해 렌즈부(165)로 입사되는 광과 입사되지 않는 광으로 구분할 수 있다. 상기 제3각도(E3)는 50 내지 52도의 범위에 있을 수 있다. 상기 제3,4각도(E3,E4)의 비율은 1.02:1 이상 예컨대, 1.02:1 내지 1.2:1의 범위를 가질 수 있다. 상기 제3각도(E3)는 상기 리세스(111)의 사이즈 및 렌즈부(165)의 곡률 반경에 따라 달라질 수 있다.
상기한 광학 렌즈(160)는 리세스(111)를 통해 렌즈부(165)로 입사된 광을 굴절시켜 협각 예컨대, 15도 이하의 지향각을 갖는 광 분포를 제공할 수 있다. 광학 렌즈(160)는 상기 렌즈부(165)의 외측 입사부(161)을 통해 투과된 광도 15도 이하로 출사시켜 줌으로써, 15도 이하의 지향각으로 제공할 수 있다.
도 6을 참조하여 광 경로를 기준으로 설명하면, 발광 다이오드(133)로부터 방출된 광 중에서 광축(Z0)에 대해 제1입사각(R1,R2)으로 상기 광학 렌즈(160)의 렌즈부(165)로 직접 진행하는 광(L1,L2)은 상기 렌즈부(165)에 의해 굴절된 후 수직한 축(Z)을 기준으로 15도 이하의 제1출사각(R5,R6)으로 출사하게 된다. 상기 제1입사각(R1,R2)은 발광 다이오드(133)의 상면 중심(P0)을 기준으로 방출된 광(L1,L2)과 광축(Z0) 사이의 각도이다. 상기 제1입사각(R1,R2)의 최대 각도는 상기 발광 다이오드(133)로부터 방출된 광이 렌즈부(165)의 외곽 저점(P4,P5)으로 입사되는 각도가 될 수 있다. 여기서, 상기 제1입사각(R1,R2)의 최대 각도는 광축(Z0)기준으로 35도 이하의 각도로 출사될 수 있다. 상기 제1입사각(R1,R2)이 예컨대, 10도 내지 35도의 구간인 경우, 상기 제1출사각(R5,R6)과 제1입사각(R1,R2)의 비율(R5/R1, R6/R2)은 1.7 이하의 비율을 갖고 렌즈부(165)로 출사될 수 있다. 상기 제1출사각(R5,R6)과 제1입사각(R1,R2)의 비율(R5/R1, R6/R2)이 상기 범위를 초과할 경우 15도 초과되는 지향각을 갖는 문제가 있다.
상기 발광 다이오드(133)로부터 방출된 광 중에서 광축(Z0)을 기준으로 제2입사각(R3,R4)으로 상기 리세스(111)의 측면(116)으로 진행하는 일부 광(L3,L4)은 상기 리세스(111)의 측면(116)에서 반사되고 상기 리세스(111)의 측면 상단(P2,P3)과 상기 렌즈부(165)의 외곽 지점(P4) 사이를 통해 출사된다. 이때 상기 제2입사각(R3,R4)은 광축(Z0)을 기준으로 35도 초과된 각도로 진행하게 된다. 상기 제2입사각(R3,R4)으로 방출된 광(L3,L4)은 상기 입사부(161)를 통해 굴절되어 제2출사각(R7,R8)으로 방출되며, 상기 제2출사각(R7,R8)은 수직한 축(Z)을 기준으로 15도 이하로 진행하게 된다. 상기 제2입사각(R3,R4)은 발광 다이오드(133)의 상면 중심(P0)을 기준으로 방출된 광(L3,L4)과 광축(Z0) 사이의 각도이다. 여기서, 상기 광학 렌즈(160)의 렌즈부(165)의 외측 입사부(161)로 출사된 광(L3,L4)은 광축(Z0)으로 기준으로 35도 초과의 제2입사각(R3,R4)을 갖고, 수직한 축(Z)을 기준으로 15도 이하의 제2출사각(R7,R8)을 가질 수 있다. 상기 제2입사각(R3,R4)으로 진행하는 광 예컨대, 광축(Z0)을 기준으로 36도 내지 65도의 구간의 광(L3,L4)들인 경우, 상기 제2출사각(R7,R8)과 제2입사각(R3,R4)의 비율(R7/R3, R8/R4)은, 0.375 이하의 비율일 수 있다. 상기 상기 제2출사각(R7,R8)과 제2입사각(R3,R4)의 비율(R7/R3, R8/R4)이 상기 범위를 초과할 경우 15도 초과되는 지향각을 갖는 문제가 있다.
여기서, 상기 발광 다이오드(133)를 통해 방출된 광 중에서 지향각을 벗어난 광 예컨대, 광축(Z0)을 기준으로 65도 초과(예: 지향각이 130도인 경우)된 광들은 광의 지향각 분포를 벗어난 광들로서, 광 분포에 주는 영향이 미미할 수 있다.
상기 발광 다이오드(133)로부터 출사된 광 중에서 광축(Z0)을 기준으로 35도 이하의 광(L1,L2)들은 상기 광학 렌즈(160)의 렌즈부(165)로 진행하게 되며, 상기 35도 초과 60도 이하의 구간에서는 광학 렌즈(160)의 입사부(161)를 통해 외부로 출사된다. 이러한 광학 모듈(100)은 발광 모듈(130)로부터 상기 렌즈부(165)로 제1입사각(R1,R2)으로 직접 입사되는 제1광(L1,L2)과 제2입사각(R3,R4)을 갖고 상기 리세스(111)의 측면(116)에 의해 반사되어 입사부(161)로 출사된 광(L3,L4)을 이용하여, 도 9와 같은 지향각 분포를 갖는 협각용 모듈로 제공할 수 있다.

도 7을 참조하면, 발광 다이오드는 복수의 반도체층(11,12,13)을 갖는 발광구조물(10), 상기 발광 구조물(10) 아래에 제1 전극층(20), 상기 제1전극층(20) 아래에 제2 전극층(50), 상기 제1 및 제2전극층(20,50) 사이에 절연층(41), 및 패드(25)를 포함할 수 있다.
상기 발광구조물(10)은 제1 반도체층(11), 활성층(12), 및 제2 반도체층(13)을 포함할 수 있다. 상기 활성층(12)은 상기 제1반도체층(11)과 상기 제2 반도체층(13) 사이에 배치될 수 있다. 상기 활성층(12)은 상기 제1 반도체층(11) 아래에 배치될 수 있으며, 상기 제2 반도체층(13)은 상기 활성층(12) 아래에 배치될 수 있다.
예로서, 상기 제1 반도체층(11)은 제1 도전형 도펀트 예컨대, n형 도펀트가 첨가된 n형 반도체층을 포함하고, 상기 제2 반도체층(13)은 제2 도전형 도펀트 예컨대, p형 도펀트가 첨가된 p형 반도체층을 포함할 수 있다. 또한 반대로, 상기 제1 반도체층(11)이 p형 반도체층으로 형성되고, 상기 제2 반도체층(13)이 n형 반도체층으로 형성될 수도 있다.
상기 발광 구조물(10)은 II족 내지 V족 원소 및 III족 내지 V족 원소의 화합물 반도체 중에서 선택적으로 형성되며, 자외선 대역부터 가시 광선 대역의 파장 범위 내에서 소정의 피크 파장을 발광할 수 있으며, 예컨대, 자외선 파장을 발광할 수 있다. 상기 발광 구조물(10)은 제1반도체층(11), 제2반도체층(13), 상기 제1반도체층(11)과 상기 제2반도체층(13) 사이에 형성된 활성층(12)을 포함하며, 상기 각 층(11,12,13)의 위 및 아래 중 적어도 하나에는 다른 반도체층이 더 배치될 수 있으며, 이에 대해 한정하지는 않는다.
상기 제1반도체층(11)은 InxAlyGa1
-x-
yN (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 포함한다. 상기 제1반도체층(11)은 III족-V족 원소의 화합물 반도체 예컨대, GaN, AlN, AlGaN, InGaN, InN, InAlGaN, AlInN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP 중에서 선택될 수 있다. 상기 제1도전형 도펀트는 n형 도펀트로서, Si, Ge, Sn, Se, Te 등과 같은 도펀트를 포함한다.
상기 활성층(12)은 제1반도체층(11) 아래에 배치되고, 단일 양자 우물, 다중 양자 우물(MQW), 양자 선(quantum wire) 구조 또는 양자 점(quantum dot) 구조를 선택적으로 포함하며, 우물층과 장벽층의 주기를 포함한다. 상기 우물층/장벽층의 주기는 예컨대, InGaN/GaN, GaN/AlGaN, AlGaN/AlGaN, InGaN/AlGaN, InGaN/InGaN, AlGaAs/GaA, InGaAs/GaAs, InGaP/GaP, AlInGaP/InGaP, InP/GaAs의 페어 중 적어도 하나를 포함한다.
상기 제2반도체층(13)은 활성층(12) 아래에 배치된다. 상기 제2반도체층(13)은 제2도전형 도펀트가 도핑된 반도체 예컨대, InxAlyGa1
-x-
yN (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 포함한다. 상기 제2반도체층(13)은, GaN, InN, AlN, InGaN, AlGaN, InAlGaN, AlInN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP와 같은 화합물 반도체 중 적어도 하나로 이루어질 수 있다. 상기 제2반도체층(119)이 p형 반도체층이고, p형 도펀트로서, Mg, Zn, Ca, Sr, Ba을 포함할 수 있다.
상기 제1반도체층(11)의 상면은 러프(rough)한 요철부(11A)로 형성될 수 있으며, 이러한 요철 면(11A)는 광 추출 효율을 개선시켜 줄 수 있다. 상기 요철 면(11A)의 측 단면은 다각형 형상, 또는 반구형 형상을 포함할 수 있다.
상기 제1전극층(20)은 상기 발광 구조물(10)과 제2전극층(50) 사이에 배치되며, 상기 발광 구조물(10)의 제2반도체층(13)과 전기적으로 연결되며, 상기 제2전극층(50)과 전기적으로 절연된다. 상기 제1전극층(20)은 제1 접촉층(15), 반사층(17) 및 캡핑층(19)를 포함하며, 상기 제1 접촉층(15)는 상기 반사층(17)과 제2반도체층(13) 사이에 배치되며, 상기 반사층(17)은 상기 제1 접촉층(15)과 상기 캡핑층(19) 사이에 배치된다. 상기 제1 접촉층(15), 반사층(17) 및 캡핑층(19)은 서로 다른 도전성 물질로 형성될 수 있으며, 이에 대해 한정하지는 않는다.
상기 제1 접촉층(15)은 상기 제2 반도체층(13)에 접촉되며, 예컨대 상기 제2 반도체층(13)에 오믹 접촉을 형성할 수 있다. 상기 제1 접촉층(15)은 예컨대 전도성 산화막, 전도성 질화물 또는 금속으로 형성될 수 있다. 상기 제1 접촉층(15)은 예로서 ITO(Indium Tin Oxide), ITON(ITO Nitride), IZO(Indium Zinc Oxide), IZON(IZO Nitride), AZO(Aluminum Zinc Oxide), AGZO(Aluminum Gallium Zinc Oxide), IZTO(Indium Zinc Tin Oxide), IAZO(Indium Aluminum Zinc Oxide), IGZO(Indium Gallium Zinc Oxide), IGTO(Indium Gallium Tin Oxide), ATO(Antimony Tin Oxide), GZO(Gallium Zinc Oxide), IZON(IZO Nitride), ZnO, IrOx, RuOx, NiO, Pt, Ag, Ti 중에서 적어도 하나로 형성될 수 있다.
상기 반사층(17)은 상기 제1 접촉층(15)과 캡핑층(19)에 전기적으로 연결될 수 있다. 상기 반사층(17)은 상기 반사층(17)은 상기 발광구조물(10)로부터 입사되는 빛을 반사시켜 외부로 추출되는 광량을 증가시키는 기능을 수행할 수 있다.
상기 반사층(17)은 광 반사율이 70% 이상인 금속으로 형성될 수 있다. 예컨대 상기 반사층(17)은 Ag, Ni, Al, Rh, Pd, Ir, Ru, Mg, Zn, Pt, Cu, Au, Hf 중 적어도 하나를 포함하는 금속 또는 합금으로 형성될 수 있다. 또한, 상기 반사층(17)은 상기 금속 또는 합금과 ITO(Indium-Tin-Oxide), IZO(Indium-Zinc-Oxide), IZTO(Indium-Zinc-Tin-Oxide), IAZO(Indium-Aluminum-Zinc-Oxide), IGZO(Indium-Gallium-Zinc-Oxide), IGTO(Indium-Gallium-Tin-Oxide), AZO(Aluminum-Zinc-Oxide), ATO(Antimony-Tin-Oxide) 등의 투광성 전도성 물질을 이용하여 다층으로 형성될 수 있다.
예를 들어, 실시 예에서 상기 반사층(17)은 Ag, Al, Ag-Pd-Cu 합금, 또는 Ag-Cu 합금 중 적어도 어느 하나를 포함할 수 있다. 예를 들면, 상기 반사층(17)은 Ag 층과 Ni 층이 교대로 형성될 수도 있고, Ni/Ag/Ni, 혹은 Ti 층, Pt 층을 포함할 수 있다. 다른 예로서, 상기 제1 접촉층(15)은 상기 반사층(17) 아래에 형성되고, 적어도 일부가 상기 반사층(17)을 통과하여 상기 제2반도체층(13)과 접촉될 수도 있다. 다른 예로서, 상기 반사층(17)은 상기 제1 접촉층(15)의 아래에 배치되고, 일부가 상기 제1 접촉층(15)을 통과하여 상기 제2반도체층(13)과 접촉될 수 있다.
실시 예에 따른 발광 다이오드는 상기 반사층(17) 아래에 배치된 캡핑층(capping layer)(19)을 포함할 수 있다. 상기 캡핑층(19)은 상기 반사층(17)의 하면과 접촉되고, 접촉부(34)가 패드(25)와 결합되어, 상기 패드(25)로부터 공급되는 전원을 전달하는 배선층으로 기능한다. 상기 캡핑층(19)은 금속으로 형성될 수 있으며, 예컨대 Au, Cu, Ni, Ti, Ti-W, Cr, W, Pt, V, Fe, Mo 물질 중에서 적어도 하나를 포함할 수 있다.
상기 캡핑층(19)의 접촉부(34)는 상기 발광 구조물(10)과 수직 방향으로 오버랩되지 않는 영역에 배치되며, 상기 패드(25)와 수직하게 오버랩된다. 상기 캡핑층(19)의 접촉부(34)는 상기 제1 접촉층(15) 및 반사층(17)과 수직 방향으로 오버랩되지 않는 영역에 배치된다. 상기 캡핑층(19)의 접촉부(34)는 상기 발광 구조물(10)보다 낮은 위치에 배치되며, 상기 패드(25)와 직접 접촉될 수 있다.
상기 패드(25)는 단층 또는 다층으로 형성될 수 있으며, 단층은 Au일 수 있고, 다층인 경우 Ti, Ag, Cu, Au 중 적어도 2개를 포함할 수 있다. 여기서, 다층인 경우 Ti/Ag/Cu/Au의 적층 구조이거나, Ti/Cu/Au 적층 구조일 수 있다. 상기 반사층(17) 및 상기 제1 접촉층(15) 중 적어도 하나가 패드(25)와 직접 접촉될 수 있으며, 이에 대해 한정하지는 않는다.
상기 패드(25)는 제1전극층(20)의 외 측벽과 상기 발광 구조물(10) 사이의 영역에 배치될 수 있다. 상기 패드(25)의 둘레에는 상기 보호층(30) 및 투광층(45)이 접촉될 수 있다.
보호층(30)은 상기 발광구조물(10)의 하면에 배치되며, 상기 제2반도체층(13)의 하면 및 상기 제1 접촉층(15)과 접촉될 수 있고, 상기 반사층(17)과 접촉될 수 있다.
상기 보호층(30) 중 상기 발광 구조물(10)과 수직 방향으로 오버랩되는 내측부는 상기 돌출부(16)의 영역과 수직 방향으로 오버랩되게 배치될 수 있다. 상기 보호층(30)의 외측부는 상기 캡핑층(19)의 접촉부(34) 위로 연장되며 상기 접촉부(34)와 수직 방향으로 오버랩되게 배치된다. 상기 보호층(30)의 외측부는 상기 패드(25)와 접촉될 수 있으며, 예컨대 상기 패드(25)의 둘레 면에 배치될 수 있다.
상기 보호층(30)의 내측부는 상기 발광 구조물(10)과 상기 제1전극층(20) 사이에 배치되며, 외측부는 투광층(45)과 상기 캡핑층(19)의 접촉부(34) 사이에 배치될 수 있다. 상기 보호층(30)의 외측부는 상기 발광구조물(10)의 측벽보다 외측 영역으로 연장되어, 습기가 침투하는 것을 방지할 수 있다.
상기 보호층(30)은 채널층, 또는 저 굴절 재질, 아이솔레이션층으로 정의될 수 있다. 상기 보호층(30)은 절연물질로 구현될 수 있으며, 예컨대 산화물 또는 질화물로 구현될 수 있다. 예를 들어, 상기 보호층(30)은 SiO2, SixOy, Si3N4, SixNy, SiOxNy, Al2O3, TiO2, AlN 등으로 이루어진 군에서 적어도 하나가 선택되어 형성될 수 있다. 상기 보호층(30)은 투명한 재질로 형성될 수 있다.
실시 예에 따른 발광 다이오드는 상기 제1 전극층(20)과 상기 제2 전극층(50)을 전기적으로 절연시키는 절연층(41)을 포함할 수 있다. 상기 절연층(41)은 상기 제1 전극층(20)과 상기 제2 전극층(50) 사이에 배치될 수 있다. 상기 절연층(41)의 상부는 상기 보호층(30)에 접촉될 수 있다. 상기 절연층(41)은 예컨대 산화물 또는 질화물로 구현될 수 있다. 예를 들어, 상기 절연층(41)은 SiO2, SixOy, Si3N4, SixNy, SiOxNy, Al2O3, TiO2, AlN 등으로 이루어진 군에서 적어도 하나가 선택되어 형성될 수 있다.
상기 절연층(41)은 예로서 100 나노미터 내지 2000 나노미터의 두께로 형성될 수 있다. 상기 절연층(41)의 두께가 100 나노미터 미만으로 형성될 경우 절연 특성에 문제가 발생 될 수 있으며, 상기 절연층(41)의 두께가 2000 나노미터 초과로 형성될 경우에 후 공정 단계에서 깨짐이 발생 될 수 있다. 상기 절연층(41)은 상기 제1 전극층(20)의 하면과 상기 제2전극층(50)의 상면에 접촉되며, 상기 보호층(30), 캡핑층(19), 접촉층(15), 반사층(17) 각각의 두께보다는 두껍게 형성될 수 있다.
상기 제2 전극층(50)은 상기 절연층(41) 아래에 배치된 확산 방지층(52), 상기 확산 방지층(52) 아래에 배치된 본딩층(54) 및 상기 본딩층(54) 아래에 배치된 전도성 지지부재(56)를 포함할 수 있으며, 상기 제1반도체층(11)과 전기적으로 연결될 수 있다. 또한, 상기 제2 전극층(50)은 상기 확산 방지층(52), 상기 본딩층(54), 상기 전도성 지지부재(56) 중에서 1 개 또는 2 개를 선택적으로 포함하고, 상기 확산 방지층(52) 또는 상기 본딩층(54) 중 적어도 하나는 형성하지 않을 수 있다.
상기 확산 방지층(52)은 Cu, Ni, Ti, Ti-W, Cr, W, Pt, V, Fe, Mo 물질 중에서 적어도 하나를 포함할 수 있다. 상기 확산 방지층(52)은 절연층(41)과 본딩층(54) 사이에서 확산 장벽층으로 기능할 수도 있다. 상기 확산 방지층(52)은 본딩층(54) 및 전도성 지지부재(56)와 전기적으로 연결되고, 상기 제1반도체층(11)과 전기적으로 연결될 수 있다.
상기 확산 방지층(52)은 상기 본딩층(54)이 제공되는 공정에서 상기 본딩층(54)에 포함된 물질이 상기 반사층(17) 방향으로 확산되는 것을 방지하는 기능을 수행할 수 있다. 상기 확산 방지층(52)은 상기 본딩층(54)에 포함된 주석(Sn) 등의 물질이 상기 반사층(17)에 영향을 미치는 것을 방지할 수 있다.
상기 본딩층(54)은 베리어 금속 또는 본딩 금속 등을 포함하며, 예를 들어, Ti, Au, Sn, Ni, Cr, Ga, In, Bi, Cu, Ag, Nb, Pd 또는 Ta 중 적어도 하나를 포함할 수 있다. 상기 전도성 지지부재(56)는 실시 예에 따른 상기 발광구조물(10)을 지지하며 방열 기능을 수행할 수 있다. 상기 본딩층(54)은 시드(seed) 층을 포함할 수도 있다.
상기 전도성 지지부재(56)는 금속 또는 캐리어 기판 예를 들어, Ti, Cr, Ni, Al, Pt, Au, W, Cu, Mo, Cu-W 또는 불순물이 주입된 반도체 기판(예: Si, Ge, GaN, GaAs, ZnO, SiC, SiGe 등) 중에서 적어도 어느 하나로 형성될 수 있다. 상기 전도성 지지부재(56)은 발광 다이오드를 지지하기 위한 층으로서, 그 두께는 제2전극층(50)의 두께의 80% 이상이며, 30㎛ 이상으로 형성될 수 있다.
한편, 제2접촉층(33)은 상기 제1 반도체층(11)의 내부에 배치되고 상기 제1반도체층(11)과 접촉된다. 상기 제2접촉층(33)의 상면은 상기 제1반도체층(11)의 하면보다 위에 배치될 수 있으며, 제1반도체층(11)과 전기적으로 연결되고, 상기 활성층(12) 및 제2반도체층(13)과 절연된다.
상기 제2 접촉층(33)은 상기 제2 전극층(50)에 전기적으로 연결될 수 있다. 상기 제2 접촉층(33)은 상기 제1전극층(20), 상기 활성층(12) 및 상기 제2반도체층(15)을 관통하여 배치될 수 있다. 상기 제2 접촉층(33)은 상기 발광 구조물(10) 내에 배치된 리세스(recess)(2)에 배치되고, 상기 활성층(12) 및 제2반도체층(15)과 보호층(30)에 의해 절연된다. 상기 제2 접촉층(33)는 복수개가 서로 이격되어 배치될 수 있다.
상기 제2 접촉층(33)은 제2전극층(50)의 돌기(51)에 연결될 수 있으며, 상기 돌기(51)는 상기 확산 방지층(52)으로부터 돌출될 수 있다. 상기 돌기(51)은 절연층(41) 및 보호층(30) 내에 배치된 홀(41A)을 통해 관통되고, 제1전극층(20)과 절연될 수 있다.
상기 제2 접촉층(33)는 예컨대 Cr, V, W, Ti, Zn, Ni, Cu, Al, Au, Mo 중에서 적어도 하나를 포함할 수 있다. 상기 돌기(501)는 다른 예로서, 상기 확산 방지층(52) 및 본딩층(54)을 구성하는 물질 중 적어도 하나를 포함할 수 있으며, 이에 대해 한정하지 않는다. 예컨대 상기 돌기(51)은 예로서 Ti, Au, Sn, Ni, Cr, Ga, In, Bi, Cu, Ag, Nb, Pd 또는 Ta 중 적어도 하나를 포함할 수 있다.
패드(25)는 상기 제1 전극층(20)에 전기적으로 연결되며, 상기 발광구조물(10)의 측벽 외측의 영역에 노출될 수 있다. 상기 패드(25)는 하나 또는 복수로 배치될 수 있다. 상기 패드(25)는 예컨대 Cu, Ni, Ti, Ti-W, Cr, W, Pt, V, Fe, Mo 물질 중에서 적어도 하나를 포함할 수 있다.
투광층(45)은 상기 발광구조물(10)의 표면을 보호하고, 상기 패드(91)와 상기 발광구조물(10)의 사이를 절연시킬 수 있고, 상기 보호층(30)의 주변부와 접촉될 수 있다. 상기 투광층(45)은 상기 발광 구조물(10)을 구성하는 반도체층의 물질보다 낮은 굴절률을 가지며, 광 추출 효율을 개선시켜 줄 수 있다. 상기 투광층(45)은 예컨대 산화물 또는 질화물로 구현될 수 있다. 예를 들어, 상기 투광층(45)은 Si02, SixOy, Si3N4, SixNy, SiOxNy, Al2O3, TiO2, AlN 등으로 이루어진 군에서 적어도 하나가 선택되어 형성될 수 있다. 한편, 상기 투광층(45)은 설계에 따라 생략될 수도 있다. 실시 예에 의하면, 상기 발광구조물(10)은 상기 제1 전극층(20)과 상기 제2 전극층(50)에 의해 구동될 수 있다.
도 8은 실시 예에 따른 발광 다이오드의 다른 예이다.
도 8을 참조하면, 발광 다이오드는 기판(311), 제1반도체층(312), 발광 구조물(310), 전극층(331), 절연층(333), 제1전극(335) 및 제2전극(337)을 포함한다.
상기 기판(311)은 투광성, 절연성 또는 도전성 기판을 이용할 수 있으며, 예컨대, 사파이어(Al2O3), SiC, Si, GaAs, GaN, ZnO, Si, GaP, InP, Ge, Ga2O3 중 적어도 하나를 이용할 수 있다. 상기 기판(311)의 탑 면에는 복수의 볼록부(미도시)가 형성되어, 광 추출 효율을 개선시켜 줄 수 있다. 여기서, 상기 기판(311)은 제거될 수 있으며, 이 경우 상기 제1반도체층(312) 또는 제1도전형 반도체층(313)이 탑 층으로 배치될 수 있다.
상기 기판(311) 아래에는 제1반도체층(312)이 배치될 수 있다. 상기 제1반도체층(312)은 II족 내지 V족 원소의 화합물 반도체를 이용하여 형성될 수 있다. 상기 제1반도체층(312)은 예컨대, GaN, InN, AlN, InGaN, AlGaN, InAlGaN, AlInN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP, GaP 중 적어도 하나를 포함할 수 있다. 상기 제1반도체층(312)은 버퍼층 및 언도프드(undoped) 반도체층 중 적어도 하나로 형성될 수 있으며, 상기 버퍼층은 상기 기판과 질화물 반도체층 간의 격자 상수의 차이를 줄여줄 수 있고, 상기 언도프드 반도체층은 반도체의 결정 품질을 개선시켜 줄 수 있다. 여기서, 상기 제1반도체층(312)은 형성하지 않을 수 있다.
상기 제1반도체층(312) 또는 상기 기판(311)의 아래에는 발광 구조물(310)이 배치될 수 있다. 상기 발광 구조물(310)은 II족 내지 V족 원소 및 III족-V족 원소의 화합물 반도체 중에서 선택적으로 형성되며, 자외선 대역부터 가시 광선 대역의 파장 범위 내에서 소정의 피크 파장을 발광할 수 있다.
상기 발광 구조물(310)은 제1도전형 반도체층(313), 제2도전형 반도체층(315), 상기 제1도전형 반도체층(313)과 상기 제2도전형 반도체층(315) 사이에 활성층(314)을 포함한다. 상기 제1,2도전형 반도체층(313,315)은 단층 또는 다층 구조로 형성될 수 있다.
상기 제1도전형 반도체층(313)은 제1도전형 도펀트가 도핑된 반도체 예컨대, n형 반도체층으로 구현될 수 있다. 상기 제1도전형 반도체층(313)은 InxAlyGa1
-x-
yN (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 포함한다. 상기 제1도전형 반도체층(313)은 III족-V족 원소의 화합물 반도체 예컨대, GaN, AlN, AlGaN, InGaN, InN, InAlGaN, AlInN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP 중에서 선택될 수 있다. 상기 제1도전형 도펀트는 n형 도펀트로서, Si, Ge, Sn, Se, Te 등과 같은 도펀트를 포함한다.
상기 활성층(314)은 제1도전형 반도체층(313) 아래에 배치되고, 단일 양자 우물, 다중 양자 우물(MQW), 양자 선(quantum wire) 구조 또는 양자 점(quantum dot) 구조를 선택적으로 포함하며, 우물층과 장벽층의 주기를 포함한다. 상기 우물층/장벽층의 주기는 예컨대, InGaN/GaN, GaN/AlGaN, AlGaN/AlGaN, InGaN/AlGaN, InGaN/InGaN, AlGaAs/GaA, InGaAs/GaAs, InGaP/GaP, AlInGaP/InGaP, InP/GaAs의 페어 중 적어도 하나를 포함한다.
상기 제2도전형 반도체층(315)은 상기 활성층(313) 아래에 배치된다. 상기 제2도전형 반도체층(315)은 제2도전형 도펀트가 도핑된 반도체 예컨대, InxAlyGa1
-x-yN (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 포함한다. 상기 제2도전형 반도체층(315)은, GaN, InN, AlN, InGaN, AlGaN, InAlGaN, AlInN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP와 같은 화합물 반도체 중 적어도 하나로 이루어질 수 있다. 상기 제2도전형 반도체층(315)이 p형 반도체층이고, 상기 제1도전형 도펀트는 p형 도펀트로서, Mg, Zn, Ca, Sr, Ba을 포함할 수 있다.
상기 발광 구조물(310)은 다른 예로서, 상기 제1도전형 반도체층(313)이 p형 반도체층, 상기 제2도전형 반도체층(315)은 n형 반도체층으로 구현될 수 있다. 상기 제2도전형 반도체층(315) 아래에는 상기 제2도전형과 반대의 극성을 갖는 제3도전형 반도체층이 형성할 수도 있다. 또한 상기 발광 구조물(310)은 n-p 접합 구조, p-n 접합 구조, n-p-n 접합 구조, p-n-p 접합 구조 중 어느 한 구조로 구현할 수 있다.
상기 제2도전형 반도체층(315) 아래에는 전극층(331)이 형성된다. 상기 전극층(331)은 반사층을 포함하며, 상기 반사층은 발광 구조물(310)과 접촉된 오믹층을 더 포함할 수 있다. 상기 반사층은 반사율이 70% 이상인 물질 예컨대, Al, Ag, Ru, Pd, Rh, Pt, Ir의 금속과 상기의 금속 중 2 이상의 합금 중에서 선택될 수 있다. 상기 전극층(331)은 단층 또는 다층 구조를 포함하며 예컨대, 투광성 전극층/반사층의 적층 구조를 포함할 수 있다. 상기 제2도전형 반도체층(315) 및 상기 전극층(331) 중 적어도 한 층의 표면에는 러프니스와 같은 광 추출 구조가 형성될 수 있으며, 이러한 광 추출 구조는 입사되는 광의 임계각을 변화시켜 주어, 광 추출 효율을 개선시켜 줄 수 있다. 상기 전극층(331)에 의해 반사된 광은 기판(311)을 통해 방출될 수 있다.
상기 제1도전형 반도체층(313)의 일부 영역 아래에는 제1전극(335)이 배치되며, 상기 전극층(331)의 일부 아래에는 제2전극(337)이 배치될 수 있다.
상기 제1전극(335)는 상기 제1도전형 반도체층(315)과 전기적으로 연결되며, 상기 제2전극(337)은 상기 전극층(331)을 통해 상기 제2도전형 반도체층(315)과 전기적으로 연결될 수 있다. 상기 제1전극(335) 및 제2전극(337)은 Cr, Ti, Co, Ni, V, Hf, Ag, Al, Ru, Rh, Pt, Pd, Ta, Mo, W 중 적어도 하나 또는 합금으로 형성될 수 있다. 상기 제1전극(335)과 상기 제2전극(337)은 동일한 적층 구조이거나 다른 적층 구조로 형성될 수 있으며, 단층 또는 다층 구조일 수 있다.
상기 절연층(333)은 상기 전극층(331) 아래에 배치되며, 상기 제2도전형 반도체층(315)의 하면, 상기 제2도전형 반도체층(315) 및 상기 활성층(314)의 측면, 상기 제1도전형 반도체층(313)의 일부 영역에 배치될 수 있다. 상기 절연층(333)은 상기 발광 구조물(310)의 하부 영역 중에서 상기 전극층(331), 제1전극(335) 및 제2전극(337)을 제외한 영역에 형성되어, 상기 발광 구조물(310)의 하부를 전기적으로 보호하게 된다. 상기 절연층(333)은 Al, Cr, Si, Ti, Zn, Zr 중 적어도 하나를 갖는 산화물, 질화물, 불화물, 및 황화물 중 적어도 하나로 형성된 절연물질 또는 절연성 수지를 포함한다. 상기 절연층(333)은 예컨대, SiO2, Si3N4, Al2O3, TiO2 중에서 선택적으로 형성될 수 있다. 상기 절연층(333)은 발광 구조물(310)의 아래에 플립 본딩을 위한 금속 구조물을 형성할 때, 상기 발광 구조물(310)의 층간 쇼트를 방지하기 위해 형성된다.
실시 예는 발광 다이오드 상에 형광체층(미도시)이 배치될 수 있으며, 상기 형광체층은 발광 다이오드의 상면에 배치되거나, 상면/측면에 배치될 수 있다. 상기 형광체층은 상기 발광 다이오드로부터 방출된 광의 파장 변환 효율이 개선될 수 있다. 상기 형광체층은 적색 형광체, 녹색 형광체, 청색 형광체, 황색 형광체 중 적어도 하나를 포함할 수 있으며, 이에 대해 한정하지는 않는다. 상기 형광체는 예컨대, YAG, TAG, Silicate, Nitride, Oxy-nitride 계 물질 중에서 선택적으로 형성될 수 있다.
실시 예에 따른 광학 모듈은 하나의 유닛으로 제공되거나, 복수의 광학 모듈이 배열되는 형태로 제공될 수 있다. 실시 예에 따른 광학 모듈은 노광기 또는 경화기의 UV 램프에 적용될 수 있다.
이상에서 실시 예들에 설명된 특징, 구조, 효과 등은 본 발명의 적어도 하나의 실시 예에 포함되며, 반드시 하나의 실시 예에만 한정되는 것은 아니다. 나아가, 각 실시 예에서 예시된 특징, 구조, 효과 등은 실시 예들이 속하는 분야의 통상의 지식을 가지는 자에 의해 다른 실시 예들에 대해서도 조합 또는 변형되어 실시 가능하다. 따라서 이러한 조합과 변형에 관계된 내용들은 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
본 발명은 자외선 광학 모듈을 제공할 수 있다.
본 발명은 협 지향각을 갖는 자외선 광학 모듈을 제공하여, 산업용, 공업용의 램프로 적용될 수 있다.
본 발명은 협 지향각을 갖는 자외선 모듈로 노광기 또는 경화기의 램프로 적용할 수 있다.
Claims (10)
- 오목한 리세스 및 상기 리세스의 둘레에 외측으로 오목한 곡면을 갖는 측면을 포함하는 몸체;상기 몸체의 리세스 하부에 발광 다이오드를 갖는 발광 모듈; 및상기 몸체 상에 배치된 입사부 및 상기 입사부 상에 볼록한 곡면을 갖는 렌즈부를 포함하는 광학 렌즈를 포함하며,상기 입사부는 상기 몸체의 상면 및 상기 리세스 상에 배치되며,상기 입사부는 상기 몸체의 상면과 중첩된 수직 방향으로 제1영역과, 상기 렌즈부의 외측 둘레를 따라 상기 리세스의 상부와 수직 방향으로 중첩된 제2영역을 포함하며,상기 렌즈부는 상기 리세스와 수직 방향으로 중첩되며,상기 리세스의 상부는 최대 제1직경을 가지며,상기 렌즈부의 하부는 최대 제2직경을 가지며,상기 제2직경은 상기 제1직경보다 작으며,상기 리세스의 하부는 상기 제2직경보다 작은 제3직경을 가지며,상기 발광 다이오드의 상면은 상기 리세스의 곡면 하단을 연결한 수평한 직선보다 낮게 배치되는 광학 모듈.
- 제1항에 있어서, 상기 몸체는 상기 발광 모듈이 배치되며 상기 리세스의 바닥이 개방된 수납부를 포함하며,상기 발광 모듈은 상기 수납부의 바닥에 배치되며 상기 발광 다이오드에 전기적으로 연결된 회로 기판을 포함하며,상기 수납부의 바닥 중심은 상기 렌즈부의 중심에 정렬되는 광학 모듈.
- 제1항에 있어서, 상기 렌즈부는 비구면 형상을 포함하며,상기 제2직경은 상기 제1직경의 80% 이상이며,상기 입사부에서 상기 제2영역의 하면 면적은 상기 제1영역의 하면 면적보다 작은 광학 모듈.
- 제3항에 있어서, 상기 광학 렌즈의 높이는 상기 리세스의 깊이보다 작으며,상기 제1직경과 상기 제2직경의 비율은 1:0.81 내지 1:0.91의 범위를 가지며,상기 광학 렌즈의 입사부는 플랫한 입사면을 가지며, 상기 광학 렌즈로부터 출사된 광의 지향각은 15도 이하인 광학 모듈.
- 제1항 내지 제4항 중 어느 한 항에 있어서, 상기 발광 다이오드로부터 방출된 제1광은 광축을 기준으로 제1입사각으로 상기 렌즈부로 직접 입사되고 상기 렌즈부를 통해 제1출사각으로 출사되며,상기 발광 다이오드로부터 방출된 제2광은 광축을 기준으로 제2입사각으로 상기 리세스의 측면에서 반사되고 상기 렌즈부의 외측에 배치된 상기 입사부를 통해 제2출사각으로 출사되며,상기 제1입사각은 광축을 기준으로 35도 이하이며,상기 제2입사각은 광축을 기준으로 35도 초과되며,상기 제1,2출사각은 광축 또는 수직한 축을 기준으로 15도 이하를 포함하는 광학 모듈.
- 제1항 내지 제4항 중 어느 한 항에 있어서, 상기 발광 다이오드로부터 방출된 제1광은 광축을 기준으로 제1입사각으로 상기 렌즈부로 직접 입사되고 상기 렌즈부를 통해 제1출사각으로 출사되며,상기 발광 다이오드로부터 방출된 제2광은 광축을 기준으로 제2입사각으로 상기 리세스의 측면에서 반사되고 상기 렌즈부의 외측에 배치된 상기 입사부를 통해 제2출사각으로 출사되며,상기 제1입사각과 상기 제1출사각의 비율은 1.7 이하이며,상기 제2입사각과 상기 제2출사각의 비율은 0.375 이하인 광학 모듈.
- 제1항 내지 제4항 중 어느 한 항에 있어서, 상기 몸체는 세라믹 재질 또는 알루미늄 재질을 포함하며,상기 리세스는 탑뷰 형상이 원 형상을 가지며,상기 리세스의 직경은 상기 발광 다이오드에 인접할수록 점차 작아지는 광학 모듈.
- 제1항 내지 제4항 중 어느 한 항에 있어서,상기 리세스의 곡면은 곡률 반경이 1.5mm 이하이며, 상기 입사부의 하면은 평탄한 수평 면을 포함하며,상기 입사부의 하면 면적은 상기 리세스의 상면 면적보다 큰 광학 모듈.
- 제1항 내지 제4항 중 어느 한 항에 있어서, 상기 발광 다이오드는 자외선 파장의 광을 발광하며,상기 리세스는 탑뷰 형상이 원 형상을 가지며,상기 리세스의 직경은 상기 발광 다이오드에 인접할수록 점차 작아지며,상기 광학 렌즈로부터 출사된 광의 지향각은 15도 이하인 광학 모듈.
- 제2항에 있어서,상기 발광 다이오드는 자외선 파장의 광을 발광하며,상기 리세스는 탑뷰 형상이 원 형상을 가지며,상기 리세스의 직경은 상기 발광 다이오드에 인접할수록 점차 작아지며,상기 회로 기판의 하면은 상기 몸체의 하면과 동일 수평 면으로 배치되고 상기 수납부 내에 배치되며,상기 회로 기판은 세라믹 재질을 포함하며,상기 회로 기판의 너비는 상기 수납부의 너비보다 작은 광학 모듈.
