Abstract

本発明は、ホールパターンを形成する工程、ホールの側面に沿うよう平面視環状に第1組成物を塗布する工程、塗布したホールの側面の内側に第2組成物により樹脂層を形成する工程、樹脂層を相分離させる工程、及び相分離した樹脂層の一部の相を除去する工程を備え、第1組成物が第1重合体と溶媒とを含有し、上記第2組成物が第1構造単位を有する第1ブロック及びこの第1構造単位よりも極性が高い第2構造単位を有する第2ブロックを含む第2重合体と溶媒とを含有し、上記樹脂層形成工程の直前におけるホールの側面の水との静的接触角A(°)が、下記式(1)を満たすコンタクトホールパターンの形成方法である。

Description

コンタクトホールパターンの形成方法及び組成物
 本発明は、コンタクトホールパターンの形成方法及び組成物に関する。
 今日では、半導体デバイス、液晶デバイス等の各種電子デバイス構造の微細化に伴い、リソグラフィー工程におけるパターンの微細化が要求されている。このような要求に対し、一の性質を有する単量体とこの単量体とは性質の異なる単量体とが共重合してなるブロック共重合体が自己組織化により形成する相分離構造を利用して、より微細なパターンを形成する方法が提案されている(特開2008-149447号公報、特表2002-519728号公報及び特開2003-218383号公報参照)。
 かかる方法を利用して、ホールパターンが形成された膜にブロック共重合体を含有する組成物を塗布した後、同心円柱状の相分離構造を形成させ、この相分離構造の中央の相を除去することにより、上記ホールパターンよりも小さいホール径のコンタクトホールパターンを形成する方法が検討されている(米国特許出願公開第2010/0297847号明細書参照)。
 しかし、上記従来のコンタクトホールパターンの形成方法では、形成するホール径が小さくなると、コンタクトホールパターンの中心の位置がバラつくプレイスメントエラーが顕著になり、また、コンタクトホールの底部における残渣の発生が顕著になるため、このコンタクトホールからエッチング等により、基板に良好な形状及び配列のコンタクトホールを形成することが困難になるという不都合がある。

 本発明は、以上のような事情に基づいてなされたものであり、ホール径が小さい場合でも、プレイスメントエラーが抑制され、かつ底部残渣が低減されたコンタクトホールパターンを形成することができるコンタクトホールパターンの形成方法及び組成物を提供することにある。
 上記課題を解決するためになされた発明は、基板の一方の面側にホールパターンを形成する工程、上記ホールパターンのホールの側面に沿うよう平面視環状に第1組成物(以下、「組成物(I)」ともいう)を塗布する工程、上記基板の一方の面側かつ上記組成物(I)の塗布を行ったホールの側面の内側に第2組成物(以下、「組成物(II)」ともいう)により樹脂層(以下、「樹脂層(I)」ともいう)を形成する工程、上記樹脂層(I)を相分離させる工程、及び上記相分離した樹脂層(I)の一部の相を除去する工程を備え、上記組成物(I)が、第1重合体(以下、「[A]重合体」ともいう)と、溶媒(以下、「[B]溶媒」ともいう)とを含有し、上記組成物(II)が、第1構造単位(以下、「構造単位(I)」ともいう)を有する第1ブロック(以下、「ブロック(I)」ともいう)及びこの構造単位(I)よりも極性が高い第2構造単位(以下、「構造単位(II)」ともいう)を有する第2ブロック(以下、「ブロック(II)」ともいう)を含む第2重合体(以下、「[A’]重合体」ともいう)と、[B]溶媒とを含有し、上記樹脂層形成工程の直前におけるホールの側面の水との静的接触角A(°)が、下記式(1)を満たすコンタクトホールパターンの形成方法である。

 上記課題を解決するためになされた別の発明は、基板の一方の面側にホールパターンを形成する工程、上記ホールパターンのホールの側面に沿うよう平面視環状に組成物(I)を塗布する工程、上記基板の一方の面側かつ上記組成物(I)の塗布を行ったホールの側面の内側に構造単位(I)を有するブロック(I)及びこの構造単位(I)よりも極性が高い構造単位(II)を有するブロック(II)を含む[A’]重合体と、[B]溶媒とを含有する組成物(II)により樹脂層を形成する工程、上記樹脂層を相分離させる工程、並びに上記相分離した樹脂層の一部の相を除去する工程を備えるコンタクトホールパターンの形成方法に用いられる組成物であって、[A]重合体と、[B]溶媒とを含有し、上記樹脂層形成工程の直前におけるホールの側面の水との静的接触角A(°)が、上記式(1)を満たすことを特徴とする組成物である。
 本発明のコンタクトホールパターンの形成方法及び組成物によれば、ホール径が小さい場合でも、プレイスメントエラーが抑制され、かつ底部残渣が低減されたコンタクトホールパターンを形成することができる。従って、これらはさらなる微細化が要求されている半導体デバイス、液晶デバイス等の各種電子デバイス製造におけるリソグラフィー工程に好適に用いることができる。

<コンタクトホールパターンの形成方法>
 当該コンタクトホールパターンの形成方法は、基板の一方の面側にホールパターンを形成する工程(以下、「ホールパターン形成工程」ともいう)、上記ホールパターンのホールの側面に沿うよう平面視環状に組成物(I)を塗布する工程(以下、「塗布工程」ともいう)、上記基板の一方の面側かつ上記組成物(I)の塗布を行ったホールの側面の内側に組成物(II)により樹脂層を形成する工程(以下、「樹脂層形成工程」ともいう)、上記樹脂層を相分離させる工程(以下、「樹脂層形成工程」ともいう)、及び上記相分離した樹脂層の一部の相を除去する工程(以下、「除去工程」ともいう)を備える。
 当該コンタクトホールパターンの形成方法は、上記塗布工程の後に、上記組成物(I)により形成された塗布膜の少なくとも一部を除去する工程(以下、「塗布膜除去工程」ともいう)をさらに備えることが好ましい。
 また、当該コンタクトホールパターンの形成方法は、上記除去工程の後に、上記除去工程後の樹脂層(I)をマスクとしたエッチングにより基板パターン(コンタクトホール)を形成する工程(以下「基板パターン形成工程」ともいう)をさらに備えていてもよい。
 「コンタクトホール」とは、基板に形成される各素子間を接続させるために基板の面と垂直方向に設けられる貫通孔をいう。「コンタクトホールパターン」は、上記コンタクトホールを基板に形成するためのマスクとなるパターンをいう。以下、各工程について図面を参照しつつ説明する。
<ホールパターン形成工程>
 本工程は、基板の一方の面側にホールパターンを形成する工程である。このホールパターンは、図1に示すように、基板1の一方の面に直接形成してもよく、基板上に下層膜、スピンオングラス(SOG)膜及び/又はレジスト膜を形成し、これらの膜の基板1と反対側の面に直接形成してもよい。形成されるコンタクトホールパターンをマスクとするエッチングにより、簡便に基板にコンタクトホールを形成できる観点から、ホールパターンは、基板1の一方の面に直接形成することが好ましく、基板1の一方の面に直接、下層膜を形成した後、この下層膜にホールパターンを形成することがより好ましい。
 下層膜にホールパターンを形成する方法としては、例えば以下の方法が挙げられる。基板1の一方の面側に、下層膜形成用組成物を用いて下層膜を形成する。次に、必要に応じて、上記下層膜の基板1と反対側の面に、SOG組成物を用いてSOG膜を形成してもよい。上記下層膜又はSOG膜の基板1と反対側の面に、レジスト組成物を用いてレジスト膜を形成する。次いで、このレジスト膜を露光及び現像することによりホール状のレジストパターンを形成する。このホール状のレジストパターンをマスクとして、上記SOG膜及び/又は上記下層膜を順次エッチングする。
 基板1としては、例えばシリコン(Bare-Si)ウェハ、アルミニウムで被覆されたウェハ等の従来公知の基板を使用できる。
 下層膜形成用組成物としては、従来公知の有機下層膜形成材料等を用いることができ、例えば架橋剤を含む下層膜形成用組成物等が挙げられる。
 下層膜の形成方法は特に限定されないが、例えば基板の一方の面に下層膜形成用組成物をスピンコート法等の公知の方法により塗布し、プレベーク(PB)を行った後、得られる塗膜を放射線の照射及び/又は加熱を行うことにより硬化する方法等が挙げられる。照射する放射線としては、例えば可視光線、紫外線、遠紫外線、X線、γ線等の電磁波;電子線、分子線、イオンビーム等の粒子線などが挙げられる。加熱の温度の下限としては、90℃が好ましく、120℃がより好ましく、150℃がさらに好ましい。加熱の温度の上限としては、550℃が好ましく、450℃がより好ましく、300℃以下がさらに好ましい。加熱の時間の下限としては、5秒が好ましく、10秒がより好ましく、20秒がさらに好ましい。加熱の時間の上限としては、1,200秒が好ましく、600秒がより好ましく、300秒がさらに好ましい。下層膜の平均厚みの下限としては、10nmが好ましく、30nmがより好ましく、50nmがさらに好ましい。上記平均厚みの上限としては、1,000nmが好ましく、500nmがより好ましく、200nmがさらに好ましい。
 SOG組成物としては、従来公知のSOG組成物等を用いることができ、例えば有機ポリシロキサンを含有する組成物等が挙げられる。
 SOG膜の形成方法は特に限定されないが、例えば基板の一方の面又は上記下層膜の基板1とは反対側の面に、SOG組成物をスピンコート法等の公知の方法により塗布し、PBを行った後、得られる塗膜を放射線の照射及び/又は加熱を行うことにより硬化する方法等が挙げられる。照射する放射線としては、例えば可視光線、紫外線、遠紫外線、X線、γ線等の電磁波;電子線、分子線、イオンビーム等の粒子線などが挙げられる。加熱の温度の下限としては、100℃が好ましく、150℃がより好ましく、180℃がさらに好ましい。加熱の温度の上限としては、450℃が好ましく、400℃がより好ましく、350℃がさらに好ましい。加熱の時間の下限としては、5秒が好ましく、10秒がより好ましく、20秒がさらに好ましい。加熱の時間の上限としては、1,200秒が好ましく、600秒がより好ましく、300秒がさらに好ましい。SOG膜の平均厚みの下限としては、10nmが好ましく、15nmがより好ましく、20nmがさらに好ましい。上記平均厚みの上限としては、1,000nmが好ましく、500nmがより好ましく、100nmがさらに好ましい。
 上記レジスト組成物としては、例えば酸解離性基を有する重合体、感放射線性酸発生体及び溶媒を含有する組成物等の従来のレジスト組成物などを用いることができる。
 レジストパターンの形成方法としては、まず、レジスト組成物を基板1の一方の面、下層膜の基板1と反対側の面又はSOG膜の基板1と反対側の面に塗布した後、プレベーク(PB)を行うことによりレジスト膜を形成する。次に、所望の形状のホールパターンを形成するためのマスクパターンを介して露光を行う。露光に用いる放射線としては、例えば紫外線、遠紫外線、極端紫外線(EUV)、X線等の電磁波;電子線、α線等の荷電粒子線などが挙げられる。これらの中で、遠紫外線が好ましく、ArFエキシマレーザー光及びKrFエキシマレーザーがより好ましく、ArFエキシマレーザー光がさらに好ましい。露光方法としては液浸露光を行うこともできる。露光の後、ポストエクスポージャーベーク(PEB)を行うことが好ましい。次いで、アルカリ現像液、有機溶媒等の現像液を用いて現像を行う。
 レジスト膜の平均厚みの下限としては、10nmが好ましく、30nmがより好ましく、50nmがさらに好ましい。上記平均厚みの上限としては、1,000nmが好ましく、500nmがより好ましく、200nmがさらに好ましい。
 ホールパターン2の形状としては、最終的に基板に形成するコンタクトホールの形状に合わせて適宜選択することができ、例えば真円形状、楕円形状等の円形状;正方形状、長方形状、台形状等の四角形状、正三角形状、二等辺三角形状等の三角形状などの多角形状などが挙げられる。これらの中で、ブロック共重合体である[A’]重合体を用いて、より簡便にコンタクトホールパターンを形成できる観点から、円形状が好ましく、真円形状がより好ましい。
 形成されるホールパターン2の平均径の下限としては、10nmが好ましく、20nmがより好ましく、30nmがさらに好ましく、40nnが特に好ましい。上記平均径の上限としては、200nmが好ましく、100nmがより好ましく、90nmがさらに好ましく、80nmが特に好ましい。
 得られたホールパターン2は、例えば254nmの紫外線等を照射した後、100℃以上200℃以下で1分以上30分間以下加熱する処理により硬化を促進させることが好ましい。
 また、ホールパターン2のホールの内側の面を疎水化処理又は親水化処理してもよい。具体的な処理方法としては、水素プラズマに一定時間さらす水素化処理等が挙げられる。ホールパターン2のホールの内側の面の疎水性又は親水性を高めることにより、第2樹脂層の相分離をより促進させることができる場合がある。
<塗布工程>
 本工程は、図2に示すように、ホールパターン2のホールの側面に沿うよう平面視環状に組成物(I)を塗布する工程である。組成物(I)については後述する。本工程により、組成物(I)から平面視環状に塗布膜が形成される。組成物(I)は、ホールパターン2のホールの側面に直接塗布される。組成物(I)は、ホールパターン2のホールの側面以外にもホールパターン2の底面、すなわち基板1の一方の面側等に塗布されてもよい。
 本工程では、組成物(I)をホールパターン2のホールの側面の内側に塗布し、PBを行うこと等により塗布膜を形成する。塗布方法としては、例えばスピンコート法等が挙げられる。
 次に、塗布膜を形成した基板の加熱を行う。加熱の手段としては、例えばオーブン、ホットプレート等が挙げられる。加熱の温度の下限としては、80℃が好ましく、100℃がより好ましく、150℃がさらに好ましい。加熱の温度の上限としては、400℃が好ましく、350℃がより好ましく、300℃がさらに好ましい。加熱の時間の下限としては、10秒が好ましく、20秒がより好ましく、30秒がさらに好ましい。加熱の時間の上限としては、120分が好ましく、10分がより好ましく、5分がさらに好ましい。
 上記形成される側面における塗布膜の平均厚みの下限としては、1nmが好ましく、5nmがより好ましく、10nmがさらに好ましい。上記平均厚みの上限としては、50nmが好ましく、40nmがより好ましく、30nmがさらに好ましい。
<塗布膜除去工程>
 本工程は、塗布工程の後に、上記組成物(I)により形成された塗布膜の少なくとも一部を除去する工程である。この工程により、塗布膜のうち、ホールパターンの側面と相互作用していない部分は除去される。
 塗布膜の少なくとも一部を除去する方法としては、例えば溶媒を用いて塗布膜を洗浄する方法等が挙げられる。溶媒としては、例えば後述する組成物(II)が含有する溶媒として例示したもの等が挙げられる。これらの中で、多価アルコール部分エーテルカルボキシレート系溶媒が好ましく、プロピレングリコールモノメチルエーテルアセテートがより好ましい。
 塗布膜除去工程後の塗布膜の平均厚みの下限としては、0.1nmが好ましく、0.5nmがより好ましく、1nmがさらに好ましく、2nmが特に好ましい。上記平均厚みの上限としては、10nmが好ましく、8nmがより好ましく、6nmがさらに好ましく、4nmが特に好ましい。
 上記塗布工程は1回又は複数回行うことができる。上記塗布膜除去工程を行う場合、上記塗布工程の後ごとに1回又は複数回行うことができる。
 次の樹脂層形成工程の直前において、すなわち、上記塗布膜除去工程を行った場合は塗布膜除去工程の後において、上記塗布膜除去工程を行わない場合は上記塗布工程の後において、ホールの側面の水との静的接触角A(°)は、下記式(1)を満たす。

 上記式(1)中、aは、構造単位(I)のみからなる単独重合体の成膜状態における水との静的接触角(°)である。bは、構造単位(II)のみからなる単独重合体の成膜状態における水との静的接触角(°)である。
 本発明のコンタクトホールパターンの形成方法によれば、樹脂層形成工程の直前におけるホールの側面の水との静的接触角Aと、[A’]重合体における構造単位(I)のみからなる単独重合体の成膜状態における水との静的接触角及び構造単位(II)のみからなる単独重合体の成膜状態における水との静的接触角とが、上記式(1)を満たすことで、ホール径が小さくなる場合でも、この相分離工程で形成される樹脂層(I)4の相分離がより良好に起こると考えられ、その結果、プレイスメントエラーが抑制され、かつ底部残渣の低減されたコンタクトホールパターンを形成することができる。この理由については必ずしも明確ではないが、例えば樹脂層形成工程において、ホールパターン2の内側に形成される塗布膜の表面と、樹脂層(I)4とが適度に相互作用すること等が考えられる。
 上記式(1)におけるAの下限としては、(a+b)/2であり、0.52(a+b)が好ましく、0.54(a+b)がより好ましく、0.55(a+b)がさらに好ましい。上記Aの上限としては、aであり、0.995aが好ましく、0.99aがより好ましく、0.985aがさらに好ましい。上記式(1)のAを上記範囲とすることで、ホールパターン2の内側に形成される塗布膜の表面と、樹脂層(I)4とがより適度に相互作用すると考えられ、その結果、プレイスメントエラーがより抑制され、かつより底部残渣の低減されたコンタクトホールパターンを形成することができる。
 後述する組成物(II)の[A’]重合体がスチレン-メタクリル酸メチル・ジブロック共重合体(上記式(1)のaが90°、bが65°)の場合、上記式(1)のAの下限としては、78°が好ましく、80°がより好ましく、82°がさらに好ましい。上記Aの上限としては、90°が好ましく、89.0°がより好ましい。
<樹脂層形成工程>
 本工程は、図3に示すように、基板1の一方の面側かつ上記組成物(I)の塗布を行ったホールの側面の内側に組成物(II)により樹脂層(I)4を形成する工程である。すなわち、樹脂層(I)4は、基板1の一方の面側かつ上記組成物(I)の塗布膜が形成されたホールの内側に形成される。樹脂層(I)4は、通常、基板1の一方の面側、つまり基板1の一方の面の直上等又はこれらの面に直接積層された組成物(I)の塗布膜の基板1と反対側の面の直上、かつホールの側面の組成物(I)の塗布膜の内側に充填される。
 樹脂層(I)4は、例えばスピンコート法等により組成物(II)をホールパターン2の側面に形成された組成物(I)の塗布膜3の内側に塗布し、PBを行うことにより形成することができる。樹脂層(I)4の平均高さとしては、特に限定されないが、ホールパターン2の平均高さと同等とすることが好ましい。
[組成物(II)]
 組成物(II)は、[A’]重合体と、[B]溶媒とを含有する。組成物(II)は、本発明の効果を損なわない範囲において、[A’]重合体及び[B]溶媒以外のその他の成分を含有していてもよい。以下、各成分について説明する。
([A’]重合体)
 [A’]重合体は、構造単位(I)を有するブロック(I)及びこの構造単位(I)よりも極性が高い構造単位(II)を有するブロック共重合体である。[A’]重合体は、ブロック(I)及びブロック(II)以外の他のブロックを有していてもよい。また、[A’]重合体は、これらのブロック間に、連結部位を有していてもよい。「連結部位」とは例えば1,1-ジフェニルエチレン等により形成され、ブロックではない部位をいう。[A’]重合体は、ジブロック重合体でもよく、トリブロック重合体等の3以上のブロックを有する重合体でもよい。これらの中で、コンタクトホールパターンをより容易に形成する観点から、ジブロック重合体が好ましい。
(ブロック(I)及びブロック(II))
 ブロック(I)は、構造単位(I)を有する。ブロック(II)は、構造単位(I)よりも極性が高い構造単位(II)を有する。このように、ブロック(I)とブロック(II)とは、各構造単位を与える単量体が異なり、構造単位(I)を与える単量体よりも構造単位(II)を与える単量体の方が極性が高い。
 構造単位(I)及び構造単位(II)は、例えば置換又は非置換のスチレン、(メタ)アクリル酸エステル、置換又は非置換のエチレン(但し、上記置換又は非置換のスチレン及び上記(メタ)アクリル酸エステルに該当するものを除く)等に由来する。
 置換スチレンとしては、例えばα-メチルスチレン、o-、m-、p-メチルスチレン、p-t-ブチルスチレン、2,4,6-トリメチルスチレン、p-メトキシスチレン、p-t-ブトキシスチレン、o-、m-、p-ビニルスチレン、o-、m-、p-ヒドロキシスチレン、m-、p-クロロメチルスチレン、p-クロロスチレン、p-ブロモスチレン、p-ヨードスチレン、p-ニトロスチレン、p-シアノスチレン等が挙げられる。
 (メタ)アクリル酸エステルとしては、例えば
 (メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸t-ブチル、(メタ)アクリル酸2-エチルヘキシル等の(メタ)アクリル酸アルキルエステル;
 (メタ)アクリル酸シクロペンチル、(メタ)アクリル酸シクロヘキシル、(メタ)アクリル酸1-メチルシクロペンチル、(メタ)アクリル酸2-エチルアダマンチル、(メタ)アクリル酸2-(アダマンタン-1-イル)プロピル等の(メタ)アクリル酸シクロアルキルエステル;
 (メタ)アクリル酸フェニル、(メタ)アクリル酸ナフチル等の(メタ)アクリル酸アリールエステル;
 (メタ)アクリル酸2-ヒドロキシエチル、(メタ)アクリル酸3-ヒドロキシアダマンチル、(メタ)アクリル酸3-グリシジルプロピル、(メタ)アクリル酸3-トリメチルシリルプロピル等の(メタ)アクリル酸置換アルキルエステルなどが挙げられる。
 置換エチレンとしては、例えば
 プロペン、ブテン、ペンテン等のアルケン;
 ビニルシクロペンタン、ビニルシクロヘキサン等のビニルシクロアルカン;
 シクロペンテン、シクロヘキセン等のシクロアルケン;
 4-ヒドロキシ-1-ブテン、ビニルグリシジルエーテル、ビニルトリメチルシリルエーテル等が挙げられる。
 構造単位(I)としては、置換又は非置換のスチレンに由来する構造単位が好ましく、非置換のスチレンに由来する構造単位がより好ましい。構造単位(II)としては、(メタ)アクリル酸エステルに由来する構造単位が好ましく、(メタ)アクリル酸アルキルエステルに由来する構造単位がより好ましく、(メタ)アクリル酸メチルに由来する構造単位がさらに好ましい。構造単位(I)及び構造単位(II)として、上記単量体に由来するものとすることにより、プレイスメントエラー及び底部残渣の発生がより抑制されたコンタクトホールパターンを形成することができる。
 [A’]重合体における構造単位(I)の構造単位(II)に対するモル比は特に限定されないが、このモル比の下限としては、10/90が好ましく、20/80がより好ましい。上記モル比の上限としては、90/10が好ましく、80/20がより好ましい。
 組成物(II)における[A’]重合体の含有量の下限としては、組成物(II)中の全固形分([B]溶媒以外の成分の総和)に対して、80質量%が好ましく、90質量%がより好ましく、95質量%がさらに好ましい。組成物(II)は、[A’]重合体を1種又は2種以上含有していてもよいが、1種が好ましい。
([A’]重合体の合成方法)
 [A’]重合体は、例えばリビングカチオン重合、リビングアニオン重合、リビングラジカル重合、配位重合(チーグラー・ナッタ触媒、メタロセン触媒)等によって合成することができる。これらの中で、得られる[A’]重合体をより所望のブロック構造に制御できる観点から、リビングアニオン重合が好ましい。
 アニオン重合に用いる溶媒としては、例えば
 n-ペンタン、n-ヘキサン、n-ヘプタン、n-オクタン、n-ノナン、n-デカン等のアルカン;
 シクロヘキサン、シクロヘプタン、シクロオクタン、デカリン、ノルボルナン等のシクロアルカン;
 ベンゼン、トルエン、キシレン、エチルベンゼン、クメン等の芳香族炭化水素;
 酢酸エチル、酢酸n-ブチル、酢酸i-ブチル、プロピオン酸メチル等の飽和カルボン酸エステル;
 アセトン、2-ブタノン、4-メチル-2-ペンタノン、2-ヘプタノン、シクロヘキサノン等のケトン;
 テトラヒドロフラン、ジメトキシエタン類、ジエトキシエタン類等のエーテルなどが挙げられる。これらの溶媒は、単独で使用してもよく2種以上を併用してもよい。
 アニオン重合における反応温度は、アニオン重合開始剤の種類に応じて適宜選択することができるが、反応温度の下限としては、-150℃が好ましく、-80℃がより好ましい。反応温度の上限としては、50℃が好ましく、40℃がより好ましい。反応時間の下限としては、5分が好ましく、20分がより好ましい。反応時間の上限としては、24時間が好ましく、12時間がより好ましい。
 アニオン重合に用いるアニオン重合開始剤としては、例えば
 アルキルリチウム、アルキルマグネシウムハライド、ナフタレンナトリウム、アルキル化ランタノイド化合物;
 t-ブトキシカリウム、18-クラウン-6-エーテルカリウム等のカリウムアルコキシド;
 ジメチル亜鉛、ジエチル亜鉛等のアルキル亜鉛;
 トリメチルアルミニウム等のアルキルアルミニウム;
 ベンジルカリウム、クミルカリウム、クミルセシウム等の芳香族系金属化合物などが挙げられる。これらの中で、アルキルリチウムが好ましい。
 重合により形成された[A’]重合体は、再沈殿法により回収することが好ましい。すなわち反応終了後、反応液を再沈溶媒に投入することにより、目的の重合体を粉体として回収する。再沈溶媒としては、アルコール、超純水、アルカン等を単独で又は2種以上を混合して使用することができる。再沈殿法の他に、分液操作やカラム操作、限外ろ過操作等により、単量体、オリゴマー等の低分子量成分を除去して重合体を回収することもできる。
 [A’]重合体のゲルパーミエーションクロマトグラフィー(GPC)によるポリスチレン換算重量平均分子量(Mw)の下限としては、3,000が好ましく、10,000がより好ましく、30,000がさらに好ましく、50,000が特に好ましい。上記Mwの上限としては、500,000が好ましく、300,000がより好ましく、200,000がさらに好ましく、100,000が特に好ましい。
 [A’]重合体のポリスチレン換算数平均分子量(Mn)の下限としては、3,000が好ましく、10,000がより好ましく、30,000がさらに好ましく、50,000が特に好ましい。上記Mnの上限としては、500,000が好ましく、300,000がより好ましく、200,000がさらに好ましく、100,000が特に好ましい。
 [A’]重合体の分散度(Mw/Mn)の上限としては、5が好ましく、3がより好ましく、2がさらに好ましく、1.5が特に好ましく、1.2がさらに特に好ましく、1.1が最も好ましい。上記分散度の下限は、通常1である。
 本明細書における重合体のMw及びMnは、GPCカラム(例えば東ソー社の「G2000HXL」2本、「G3000HXL」1本、「G4000HXL」1本)を用い、流量1.0mL/分、溶出溶媒テトラヒドロフラン、試料濃度1.0質量%、試料注入量100μm、カラム温度40℃の分析条件で、検出器として示差屈折計を使用し、単分散ポリスチレンを標準とするGPCにより測定された値である。
([B]溶媒)
 組成物(II)が含有する[B]溶媒としては、少なくとも[A’]重合体及び他の成分を溶解又は分散可能な溶媒であれば特に限定されない。
 [B]溶媒としては、例えばアルコール系溶媒、エーテル系溶媒、ケトン系溶媒、アミド系溶媒、エステル系溶媒、炭化水素系溶媒等が挙げられる。
 アルコール系溶媒としては、例えば
 メタノール、エタノール、n-プロパノール、iso-プロパノール、n-ブタノール、iso-ブタノール、sec-ブタノール、tert-ブタノール、n-ペンタノール、iso-ペンタノール、2-メチルブタノール、sec-ペンタノール、tert-ペンタノール、3-メトキシブタノール、n-ヘキサノール、2-メチルペンタノール、sec-ヘキサノール、2-エチルブタノール、sec-ヘプタノール、3-ヘプタノール、n-オクタノール、2-エチルヘキサノール、sec-オクタノール、n-ノニルアルコール、2,6-ジメチル-4-ヘプタノール、n-デカノール、sec-ウンデシルアルコール、トリメチルノニルアルコール、sec-テトラデシルアルコール、sec-ヘプタデシルアルコール、フルフリルアルコール、フェノール、シクロヘキサノール、メチルシクロヘキサノール、3,3,5-トリメチルシクロヘキサノール、ベンジルアルコール、ジアセトンアルコール等のモノアルコール系溶媒;

 ケトン系溶媒としては、例えば

 炭化水素系溶媒としては、例えば
 n-ペンタン、iso-ペンタン、n-ヘキサン、iso-ヘキサン、n-ヘプタン、iso-ヘプタン、2,2,4-トリメチルペンタン、n-オクタン、iso-オクタン、シクロヘキサン、メチルシクロヘキサン等の脂肪族炭化水素系溶媒;
 ベンゼン、トルエン、キシレン、メシチレン、エチルベンゼン、トリメチルベンゼン、メチルエチルベンゼン、n-プロピルベンゼン、iso-プロピルベンゼン、ジエチルベンゼン、iso-ブチルベンゼン、トリエチルベンゼン、ジ-iso-プロピルベンセン、n-アミルナフタレン等の芳香族炭化水素系溶媒などが挙げられる。
 これらの中で、エステル系溶媒及びケトン系溶媒が好ましく、エステル系溶媒がより好ましく、多価アルコール部分エーテルカルボキシレート系溶媒がさらに好ましく、プロピレングリコールモノメチルエーテルアセテートが特に好ましい。組成物(II)は、溶媒を1種又は2種以上含有していてもよい。
(他の成分)
 組成物(II)は、例えば界面活性剤等の他の成分を含有することができる。組成物(II)は、界面活性剤を含有することで、ホールパターン2への塗布性を向上させることができる。
(組成物(II)の調製方法)
 組成物(II)は、例えば[A’]重合体、[B]溶媒及び必要に応じて他の成分を所定の割合で混合し、好ましくは孔径200nm程度のメンブレンフィルター等で濾過することにより調製することができる。組成物(II)の固形分濃度の下限としては、0.1質量%が好ましく、0.5質量%がより好ましく、1質量%がさらに好ましい。上記固形分濃度の上限としては、30質量%が好ましく、10質量%がより好ましく、5質量%がさらに好ましい。
<相分離工程>
 本工程は、樹脂層(I)4を相分離させる工程である。例えば[A’]重合体がジブロック重合体の場合、図4に示すように、樹脂層(I)4を相分離することにより、一方のブロックで構成されるブロック(α)相4aと他方のブロックで構成されるブロック(β)相4bとが形成される。
 相分離させる方法としては、例えばアニーリングする方法等が挙げられる。アニーリングの方法としては、例えばオーブン、ホットプレート等により加熱する方法等が挙げられる。加熱の温度の下限としては、80℃が好ましく、100℃がより好ましく、150℃がさらに好ましい。上記温度の上限としては、400℃が好ましく、350℃がより好ましく、300℃がさらに好ましい。加熱の時間の下限としては、10秒が好ましく、20秒がより好ましく、30秒がさらに好ましい。上記時間の上限としては、120分が好ましく、10分がより好ましく、5分がさらに好ましい。
<除去工程>
 本工程は、相分離した樹脂層(I)4の一部の相を除去する工程である。図5に示すように、樹脂層(I)4が相分離して形成された相のうち中央側のブロック(β)相4bを除去することにより、ホールパターン2よりもホール径が小さいコンタクトホールパターンが形成される。
 除去の方法としては、例えば、CF、Oガス等を用い、各相のエッチングレートの差等を利用するケミカルドライエッチング、有機溶媒、フッ酸等の液体のエッチング液を用いたケミカルウェットエッチング(湿式現像)等の反応性イオンエッチング(RIE);スパッタエッチング、イオンビームエッチング等の物理的エッチングなどの公知の方法が挙げられる。これらの中で、反応性イオンエッチングが好ましく、ケミカルドライエッチング及びケミカルウェットエッチングがより好ましい。
 ケミカルドライエッチングの前に、必要に応じて放射線を照射してもよい。放射線としては、エッチングにより除去する相がポリメタクリル酸メチルブロック相である場合には、172nmの放射線等を用いることができる。この放射線照射により、ポリメタクリル酸メチルブロック相が分解されるため、よりエッチングされ易くなる。
 ケミカルウェットエッチングに用いられる有機溶媒としては、例えば
 n-ペンタン、n-ヘキサン、n-ヘプタン等のアルカン;
 シクロヘキサン、シクロヘプタン、シクロオクタン等のシクロアルカン;
 酢酸エチル、酢酸n-ブチル、酢酸i-ブチル、プロピオン酸メチル等の飽和カルボン酸エステル;
 アセトン、メチルエチルケトン、メチルイソブチルケトン、メチルn-ペンチルケトン等のケトン;
 メタノール、エタノール、1-プロパノール、2-プロパノール、4-メチル-2-ペンタノール等のアルコールなどが挙げられる。これらの溶媒は、単独で使用してもよく2種以上を併用してもよい。
<基板パターン形成工程>
 本工程は、除去工程後の第2樹脂層をマスクとしたエッチングにより基板パターン(コンタクトホール)を形成する工程である。このエッチングは、下層膜を形成した場合は、下層膜及び基板に対して行い、下層膜を形成していない場合は、基板に対して行う。
 エッチングの方法としては、上記除去工程と同様の方法を用いることができ、エッチングガス及びエッチング液は、基板の材質等により適宜選択することができる。例えば基板がシリコン素材である場合には、フロン系ガスとSFの混合ガス等を用いることができる。また、基板が金属膜である場合には、BClとClの混合ガス等を用いることができる。
 基板のパターニング完了後、マスクとして使用された相(ブロック(α)相4a)は溶解処理等により基板の一方の面側から除去され、最終的にコンタクトホールが形成された基板を得ることができる。当該コンタクトホールパターンの形成方法により得られる基板は半導体素子等に好適に用いられ、さらにこの半導体素子はLED、太陽電池等に広く用いられる。
 次に、塗布工程において、塗布する組成物(I)について説明する。
[組成物(I)]
 組成物(I)は、[A]重合体と、[B]溶媒とを含有する。組成物(I)は、[C]感放射線性酸発生剤(以下、「[C]酸発生剤」ともいう)を含有することが好ましく、本発明の効果を損なわない範囲において、[A]~[C]成分以外のその他の成分を含有していてもよい。
([A]重合体)
 [A]重合体の構造は、組成物(I)を塗布した後の樹脂層形成工程の直前におけるホールの側面の水との静的接触角Aが、上記式(1)を満たすものである限り特に限定されないが、上記組成物(II)の[A’]重合体が有する構造単位(I)を有することが好ましい。[A]重合体が構造単位(I)を有することで、ホールの側面の[A]重合体と樹脂層(I)4とが共通の構造単位を有するので、ホールの側面の塗布膜の表面と、樹脂層(I)4とが、さらに適度に相互作用すると考えられ、その結果、プレイスメントエラーがさらに抑制され、かつさらに底部残渣の低減されたコンタクトホールパターンを形成することができる。
 [A]重合体は、構造単位(I)以外にも、上記組成物(II)の[A’]重合体が有する構造単位(II)を有していてもよく、この構造単位(II)とは重合性基に由来する部分以外の構造が異なる構造単位(III)を有していてもよい。また、[A]重合体は、構造単位(I)~(III)以外のその他の構造単位を有していてもよい。
 [A]重合体は、単独重合体でも、共重合体でもよい。また、[A]重合体が共重合体の場合、ランダム共重合体でも、ブロック共重合体でも、グラジエント構造を有する重合体でもよい。すなわち、[A]重合体において、構造単位(I)~(III)及びその他の構造単位は、ブロック構造を形成していても、形成していなくてもよい。以下、各構造単位について説明する。
(構造単位(I))
 構造単位(I)は、上記組成物(II)が含有する[A’]重合体の構造単位(I)と同一である。構造単位(I)については、上記[A’]重合体の構造単位(I)の項で説明した通りである。[A]重合体における構造単位(I)としては、置換又は非置換のスチレンに由来する構造単位が好ましく、非置換のスチレンに由来する構造単位がより好ましい。
(構造単位(II))
 構造単位(II)は、上記組成物(II)が含有する[A’]重合体の構造単位(II)と同一である。構造単位(II)については、上記[A’]重合体の構造単位(II)の項で説明した通りである。[A]重合体における構造単位(II)としては、(メタ)アクリル酸エステルに由来する構造単位が好ましく、(メタ)アクリル酸メチルに由来する構造単位がより好ましい。
(構造単位(III))
 構造単位(III)は、上記構造単位(II)とは重合性基に由来する部分以外の構造が異なる。「重合性基」とは、重合反応を可能にする基をいい、例えばエチレン性炭素-炭素二重結合を含む基等が挙げられ、具体的には、スチリル基、(メタ)アクリロイル基、ビニル基等が挙げられる。
 上記重合性基に由来する部分以外の構造が含む基としては、例えばヒドロキシ基、スルファニル基、アミノ基、アミド基等が挙げられる。これらの中で、ヒドロキシ基及びスルファニル基(以下、これらをまとめて「第1基」(基(I))ともいう)が好ましい。
 構造単位(III)としては、例えば
 (メタ)アクリル酸ヒドロキシエチル、(メタ)アクリル酸ヒドロキシプロピル、(メタ)アクリル酸ヒドロキシブチル等の(メタ)アクリル酸ヒドロキシアルキルエステル;(メタ)アクリル酸ヒドロキシシクロヘキシルメチル等の(メタ)アクリル酸ヒドロキシシクロアルキルエステル;(メタ)アクリル酸ヒドロキシフェニル、(メタ)アクリル酸ヒドロキシベンジル等の(メタ)アクリル酸ヒドロキシ芳香族エステルなどの(メタ)アクリル酸ヒドロキシ炭化水素エステルなど;
 (メタ)アクリル酸スルファニルエチル、(メタ)アクリル酸スルファニルプロピル、(メタ)アクリル酸スルファニルブチル等の(メタ)アクリル酸スルファニルアルキルエステル;(メタ)アクリル酸スルファニルシクロヘキシルメチル等の(メタ)アクリル酸スルファニルシクロアルキルエステル;(メタ)アクリル酸スルファニルフェニル、(メタ)アクリル酸スルファニルベンジル等の(メタ)アクリル酸スルファニル芳香族エステルなどの(メタ)アクリル酸スルファニル炭化水素エステルなどに由来する構造単位が挙げられる。
 構造単位(III)としては、(メタ)アクリル酸ヒドロキシアルキルエステル及び(メタ)アクリル酸スルファニルアルキルエステルに由来する構造単位が好ましく、(メタ)アクリル酸ヒドロキシエチル及び(メタ)アクリル酸スルファニルエチルに由来する構造単位がより好ましい。
 [A]重合体としては、構造単位(I)及び構造単位(III)を有する重合体が好ましく、構造単位(I)と構造単位(III)とのグラジエントポリマー構造を有する重合体がより好ましく、構造単位(I)と上記基(I)を含む構造単位(III)とのグラジエントポリマー構造を有する重合体がさらに好ましい。
 また、[A]重合体としては、構造単位(I)及び構造単位(II)を有する重合体も好ましい。
 [A]重合体としては、主鎖の少なくとも1つの末端に、上記基(I)が結合している重合体も好ましい。
 [A]重合体の末端に結合する基(I)としては、例えば-X-(Y)n(nは1~3の整数である)で表される基等が挙げられる。Xは、炭素数1~20の(n+1)価の炭化水素基である。Yは、-OH、-SH、環状エーテル基、シアノ基、カルボキシ基、アルコキシ基又はビニル基である。
 Xで表される炭素数1~20の(n+1)価の炭化水素基としては、例えば
 メタン、エタン、プロパン等のアルカンなどの炭素数1~20の鎖状炭化水素;
 シクロペンタン、シクロヘキサン、メチルシクロヘキサン等のシクロアルカンなどの炭素数3~20の脂環式炭化水素;
 ベンゼン、ナフタレン、トルエン、エチルベンゼン等の炭素数6~20の芳香族炭化水素などから(n+1)個の水素原子を除いた基等が挙げられる。これらの中で、鎖状炭化水素及び芳香族炭化水素に由来する基が好ましく、アルカンジイル基、アルカントリイル基及び芳香環結合アルカンジイル基がより好ましく、メタンジイル基、エタンジイル基、プロパンジイル基、プロパントリイル基及びフェニルエタンジイル基がより好ましい。
 Yで表される環状エーテル基としては、例えばオキシラニル基、オキセタニル基、オキサシクロペンチル基、オキサシクロヘキシル基等が挙げられる。これらの中で、オキシラニル基及びオキセタニル基が好ましく、オキシラニル基がより好ましい。
 Yで表されるアルコキシ基としては、例えばメトキシ基、エトキシ基、プロポキシ基、ブトキシ基、ペンチルオキシ基、2-エチルヘキシルオキシ基等が挙げられる。これらの中で、メトキシ基、エトキシ基及び2-エチルヘキシルオキシ基が好ましい。
 [A]重合体の末端に結合する基(I)としては、例えば下記式で表される基、2-ヒドロキシ-3-メトキシプロピル基、2-ヒドロキシ-3-(2-エチルヘキシルオキシ)プロピル基、2,3-ジヒドロキシプロピル基、ヒドロキシエチル基等が挙げられる。

 [A]重合体の末端に結合する基(I)としては、2-ヒドロキシ-2-フェニルエチル基、2-スルファニルプロピル基、アリル基、2-ヒドロキシ-3-メトキシプロピル基、2-ヒドロキシ-3-(2-エチルヘキシルオキシ)プロピル基、2,3-ジヒドロキシプロピル基及びヒドロキシエチル基が好ましい。
 [A]重合体として、上記組成物(II)の[A’]重合体と同一のものを用いることもできる。このように、[A]重合体と[A’]重合体とを同一のものを用いることにより、簡便にプレイスメントエラーが抑制され、かつ底部残渣が低減されたコンタクトホールパターンを形成することが可能になる。また、組成物(I)と組成物(II)とを同一のものを用いることもできる(ダブルコート)。このダブルコートにより、さらに簡便にプレイスメントエラーが抑制され、かつ底部残渣が低減されたコンタクトホールパターンを形成することが可能になる。
 組成物(I)における[A]重合体の含有量の下限としては、組成物(I)中の全固形分([B]溶媒以外の成分の総和)に対して、80質量%が好ましく、90質量%がより好ましく、95質量%がさらに好ましい。組成物(I)は、[A]重合体を1種又は2種以上含有していてもよいが、1種が好ましい。
([A]重合体の合成方法)
 [A]重合体は、公知の重合方法により合成することができる。
 [A]重合体がブロック共重合体、単独重合体又は主鎖の少なくとも1つの末端に所定の基が結合している重合体の場合、例えば上記[A’]重合体の合成方法として記載した方法により合成することができる。
 [A]重合体がランダム共重合体又はグラジエント構造を有する共重合体の場合、例えば各構造単位を与える単量体を、ラジカル重合開始剤等を用い、適当な溶媒中で重合することにより合成することができる。
 上記ラジカル重合開始剤としては、例えば
 アゾビスイソブチロニトリル(AIBN)、2,2’-アゾビス(4-メトキシ-2,4-ジメチルバレロニトリル)、2,2’-アゾビス(2-シクロプロピルプロピオニトリル)、2,2’-アゾビス(2,4-ジメチルバレロニトリル)、ジメチル2,2’-アゾビスイソブチレート等のアゾ系ラジカル開始剤;
 ベンゾイルパーオキサイド、t-ブチルハイドロパーオキサイド、クメンハイドロパーオキサイド等の過酸化物系ラジカル開始剤などが挙げられる。これらの中で、AIBN及びジメチル2,2’-アゾビスイソブチレートが好ましく、AIBNがより好ましい。これらのラジカル重合開始剤は1種単独で又は2種以上を混合して用いることができる。
 重合に使用される溶媒としては、例えば
 n-ペンタン、n-ヘキサン、n-ヘプタン、n-オクタン、n-ノナン、n-デカン等のアルカン;
 シクロヘキサン、シクロヘプタン、シクロオクタン、デカリン、ノルボルナン等のシクロアルカン;
 ベンゼン、トルエン、キシレン、エチルベンゼン、クメン等の芳香族炭化水素;
 クロロブタン、ブロモヘキサン、ジクロロエタン、ヘキサメチレンジブロミド、クロロベンゼン等のハロゲン化炭化水素;
 酢酸エチル、酢酸n-ブチル、酢酸i-ブチル、プロピオン酸メチル等の飽和カルボン酸エステル;
 アセトン、メチルエチルケトン、4-メチル-2-ペンタノン、2-ヘプタノン等のケトン;
 テトラヒドロフラン、ジメトキシエタン類、ジエトキシエタン類等のエーテル;
 メタノール、エタノール、1-プロパノール、2-プロパノール、4-メチル-2-ペンタノール等のアルコールなどが挙げられる。これらの重合に使用される溶媒は、1種単独で又は2種以上を併用してもよい。
 重合における反応温度の下限としては、40℃が好ましく、50℃がより好ましい。上記反応温度の上限としては、150℃が好ましく、120℃がより好ましい。重合における反応時間の下限としては、1時間が好ましく、2時間がより好ましい。上記反応時間の上限としては、48時間が好ましく、24時間がより好ましい。
 重合により形成された[A]重合体は、再沈殿法により回収することが好ましい。すなわち反応終了後、反応液を再沈溶媒に投入することにより、目的の重合体を粉体として回収する。再沈溶媒としては、アルコール、超純水、アルカン等を単独で又は2種以上を混合して使用することができる。再沈殿法の他に、分液操作やカラム操作、限外ろ過操作等により単量体、オリゴマー等の低分子量成分を除去して重合体を回収することもできる。
 [A]重合体のMwの下限としては、3,000が好ましく、4,000がより好ましく、5,000がさらに好ましく、6,000が特に好ましい。上記Mwの上限としては、500,000が好ましく、100,000がより好ましく、30,000がさらに好ましく、10,000が特に好ましい。
 [A]重合体のMnの下限としては、2,500が好ましく、3,000がより好ましく、4,000がさらに好ましく、5,000が特に好ましい。上記Mnの上限としては、400,000が好ましく、80,000がより好ましく、25,000がさらに好ましく、9,000が特に好ましい。
 [A]重合体の分散度(Mw/Mn)の上限としては、5が好ましく、3がより好ましく、2がさらに好ましく、1.5が特に好ましく、1.2がさらに特に好ましく、1.1が最も好ましい。上記分散度の下限は、通常1である。
([B]溶媒)
 組成物(I)が含有する[B]溶媒としては、少なくとも[A]重合体、[C]酸発生剤及びその他の成分を溶解又は分散可能な溶媒であれば特に限定されない。
 組成物(I)が含有する[B]溶媒としては、上記組成物(II)が含有する[B]溶媒として例示したものと同様の溶媒等が挙げられる。
 組成物(I)が含有する[B]溶媒としては、エステル系溶媒及びケトン系溶媒が好ましく、多価アルコール部分エーテルカルボキシレート系溶媒及び環状ケトン系溶媒がより好ましく、プロピレングリコールモノメチルエーテルアセテート及びシクロヘキサノンがさらに好ましい。組成物(I)は、溶媒を1種又は2種以上含有していてもよい。
[[C]酸発生剤]
 [C]酸発生剤は、放射線の照射により酸を発生する物質である。この発生した酸の作用により、例えば塗布工程で形成された塗布膜中の[A]重合体と、ホールパターン2を有する下層膜を構成する材料及び/又は樹脂層(I)4を構成する[A’]重合体との間における相互作用が促進され、その結果、プレイスメントエラーがより抑制され、かつ底部残渣がより低減されたコンタクトホールパターンを形成することができる。
 [C]酸発生剤としては、例えばオニウム塩化合物、N-スルホニルオキシイミド化合物、ハロゲン含有化合物、ジアゾケトン化合物等が挙げられる。上記オニウム塩化合物としては、例えばスルホニウム塩、ヨードニウム塩、テトラヒドロチオフェニウム塩、ホスホニウム塩、ジアゾニウム塩、ピリジニウム塩等が挙げられる。
 [C]酸発生剤としては、これらの中でも、オニウム塩が好ましく、ヨードニウム塩がより好ましく、ビス(4-t-ブチルフェニル)ヨードニウムノナフルオロn-ブタンスルホネートがさらに好ましい。
 組成物(I)が[C]酸発生剤を含有する場合、上記架橋反応を適度に進行させ、プレイスメントエラーがさらに抑制され、かつ底部残渣がより低減されたコンタクトホールパターンを形成する観点から、[C]酸発生剤の含有量の下限としては、[A]重合体100質量部に対して、0.1質量部が好ましく、0.5質量部がより好ましく、1質量部がさらに好ましく、2質量部が特に好ましい。上記含有量の上限としては、30質量部が好ましく、20質量部がより好ましく、10質量部がさらに好ましく、8質量部が特に好ましい。
(その他の成分)
 組成物(I)は、例えば界面活性剤等のその他の成分を含有することができる。組成物(I)は、界面活性剤を含有することで、ホールパターン2への塗布性を向上させることができる。また、組成物(II)の塗布性を向上させることができる。
(組成物(I)の調製方法)
 組成物(I)は、例えば[A]重合体、[B]溶媒並びに必要に応じて[C]酸発生剤及びその他の成分を所定の割合で混合し、好ましくは孔径200nm程度のメンブレンフィルター等で濾過することにより調製することができる。組成物(I)の固形分濃度の下限としては、0.1質量%が好ましく、0.3質量%がより好ましく、0.5質量%がさらに好ましい。上記固形分濃度の上限としては、30質量%が好ましく、10質量%がより好ましく、5質量%がさらに好ましい。
 以下、本発明を実施例に基づいて具体的に説明するが、本発明はこれらの実施例に限定されるものではない。各物性値の測定方法を下記に示す。
 重合体のMw及びMnは、ゲルパーミエーションクロマトグラフィー(GPC)により東ソー社のGPCカラム(「G2000HXL」2本、「G3000HXL」1本及び「G4000HXL」1本)を使用し、以下の条件により測定した。
 溶離液:テトラヒドロフラン(和光純薬工業社)
 流量:1.0mL/分
 試料濃度:1.0質量%
 試料注入量:100μL
 カラム温度:40℃
 検出器:示差屈折計
 標準物質:単分散ポリスチレン
13C-NMR分析]
 13C-NMR分析は、核磁気共鳴装置(日本電子社の「JNM-EX400」)を使用し、測定溶媒としてDMSO-dを用いて行った。重合体における各構造単位の含有割合は、13C-NMRで得られたスペクトルにおける各構造単位に対応するピークの面積比から算出した。
<[A]重合体の合成>
[合成例1](重合体(A-1)の合成)
 冷却管、滴下ロート及び温度計を備えた200mL三口フラスコにメチルエチルケトン(MEK)30g、スチレン12.5g(0.12mol)及びアゾビスイソブチロニトリル(AIBN)0.74g(0.0045mol)を加え、窒素フロー下、80℃で30分間加熱撹拌した。さらに滴下ロートより、2-ヒドロキシエチルメタクリレート3.9g(0.03mol)とMEK10gとの混合物を約10分かけて滴下したのち、3時間熟成させた。得られた重合反応液は、ヘキサン500gへ沈殿精製させポリマーを析出させた。この固体をブフナーロートにて回収し、メタノール50gにて2回洗浄して開始剤由来の成分を除去した。減圧乾燥することで、白色固体の下記式(A-1)で表される重合体11.3gを得た。この重合体(A-1)は、Mwが8,100、Mnが5,600、Mw/Mnが1.45のランダム共重合体であった。また、H-NMR分析の結果、スチレンに由来する構造単位及び2-ヒドロキシエチルメタクリレートに由来する構造単位の含有割合は、それぞれ81モル%及び19モル%であった。

[合成例2](重合体(A-2)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったテトラヒドロフラン(THF)120gを注入し、-78℃まで冷却した。その後、このTHFにsec-ブチルリチウム(sec-BuLi)の1Nシクロヘキサン溶液を3.10mL(3.00mmol)注入し、その後、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったスチレン16.6mL(0.150mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入の際、重合反応液の内温が-60℃以上にならないように注意した。滴下終了後に30分間熟成した。この後、末端停止剤として2-エチルヘキシルグリシジルエーテル0.63mL(3.00mmol)とメタノール1mLとの混合物を注入し重合末端の停止反応を行った。この重合反応液を室温まで昇温し、濃縮した後、メチルイソブチルケトン(MIBK)で置換した。その後、2質量%シュウ酸水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。その後、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返してシュウ酸を除去した後、得られた溶液を濃縮した後、メタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。得られた重合体を60℃で減圧乾燥させることで白色固体の下記式(A-2)で表される重合体14.8gを得た。この重合体(A-2)は、Mwが6,100、Mnが5,700、Mw/Mnが1.07であった。

[合成例3](重合体(A-3)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF120gを注入し、-78℃まで冷却した。その後、このTHFにsec-BuLiの1Nシクロヘキサン溶液を3.10mL(3.00mmol)注入し、その後、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったスチレン16.6mL(0.150mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入の際、重合反応液の内温が-60℃以上にならないように注意した。滴下終了後に30分間熟成した。この後、末端停止剤としてメチルグリシジルエーテル0.27mL(3.00mmol)とメタノール1mLとの混合物を注入し、重合末端の停止反応を行った。この重合反応液を室温まで昇温し、濃縮した後、MIBKで置換した。その後、シュウ酸2質量%水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。その後、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返してシュウ酸を除去した後、溶液を濃縮した後、メタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。得られた重合体を60℃で減圧乾燥させることで白色の下記式(A-3)で表される重合体14.6gを得た。この重合体(A-3)は、Mwが6,100、Mnが5,600、Mw/Mnが1.09であった。

[合成例4](重合体(A-4)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF120gを注入し、-78℃まで冷却した。その後、このTHFにsec-ブチルリチウム(sec-BuLi)の1Nシクロヘキサン溶液を3.10mL(3.00mmol)注入し、その後、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったスチレン16.6mL(0.150mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入の際、反応溶液の内温が-60℃以上にならないように注意した。滴下終了後に30分間熟成した。この後、末端停止剤としてプロピレンスルフィド0.24mL(3.00mmol)及びメタノール1mLを注入し重合末端の停止反応を行った。この重合反応液を室温まで昇温し、濃縮した後、MIBKで置換した。その後、2質量%シュウ酸水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。次に、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返してシュウ酸を除去した後、溶液を濃縮してメタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。得られた重合体を60℃で減圧乾燥させることで白色の重合体(A-4)14.7gを得た。この重合体(A-4)は、Mwが8,600、Mnが6,900、Mw/Mnが1.25であった。

[合成例5](重合体(A-5)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF120gを注入し、-78℃まで冷却した。その後、このTHFにsec-BuLiの1Nシクロヘキサン溶液を3.10mL(3.00mmol)注入し、その後、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったスチレン16.6mL(0.150mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入の際、重合反応液の内温が-60℃以上にならないように注意した。滴下終了後に30分間熟成した。この後、末端停止剤としてメタノール1mLを注入し重合末端の停止反応を行った。この重合反応液を室温まで昇温し、濃縮した後、MIBKで置換した。その後、2質量%シュウ酸水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。次に、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返してシュウ酸を除去した後、溶液を濃縮してメタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。この重合体を60℃で減圧乾燥させることで白色の下記式(A-5)で表される重合体14.7gを得た。この重合体(A-5)は、Mwが5,600、Mnが5,300、Mw/Mnが1.06であった。

[合成例6](重合体(A-6)の合成)
 冷却管、滴下ロート及び温度計を備えた200mL三口フラスコにアニソール85g、スチレン12.1mL(0.105mol)、メタクリル酸メチル1.6mL(0.015mol)、臭化銅(II)0.67g(3.00mmol)及び2-ブロモイソ酪酸メチル0.38mL(3.0mmol)を加え、窒素フロー下、80℃に加熱し、トリス[(2-ジメチルアミノ)エチル]アミン0.81mL(3mmol)を加え、4時間加熱撹拌した。さらに滴下ロートより2-ヒドロキシエチルメタクリレート3.8mL(0.03mol)とアニソール10gとの混合物を約10分かけて滴下した後、4時間熟成させた。重合反応液を室温まで冷却した後、モノエタノールアミン0.18mL(3mmol)とトリエチルアミン5mLとの混合物を加え、6時間撹拌した。得られた重合反応液は、セライト濾過して銅錯体を除去し、1質量%シュウ酸水溶液500gを用いて洗浄を3回繰り返した。有機層を回収して、濃縮し、得られた濃縮物にTHF50gを加えたものをメタノール1,000g中に滴下することで固体を析出させた。得られた固体をブフナーロートにて回収し、メタノール50gを用いて洗浄した。得られた固体を減圧乾燥し、白色の下記式(A-6)で表される重合体11.4gを得た。この重合体(A-6)は、Mwが5,600、Mnが4,600、Mw/Mnが1.22であった。また、H-NMR分析の結果、スチレンに由来する構造単位、メタクリル酸メチルに由来する構造単位及び2-ヒドロキシエチルメタクリレートに由来する構造単位の含有割合は、それぞれ68モル%、10モル%及び22モル%であり、スチレンに由来する構造単位及びメタクリル酸メチルに由来する構造単位を含むランダム共重合体部と、2-ヒドロキシエチルメタクリレートに由来する構造単位からなるブロックとを有する共重合体であった。

[合成例7](重合体(A-7)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF120gを注入し、-78℃まで冷却した。次に、このTHFにジフェニルエチレン1.52mL(0.0108mol)、0.5N塩化リチウムのTHF溶液14.3mL(0.0072mol)及びsec-BuLiの1Nシクロヘキサン溶液3.71mL(3.60mmol)を注入し、その後、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったメタクリル酸メチル19.9mL(0.180mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入の際、重合反応液の内温が-60℃以上にならないように注意した。滴下終了後に120分間熟成した。この後、末端停止剤として2-エチルヘキシルグリシジルエーテル0.75mL(3.60mmol)及びメタノール1mLを注入し重合末端の停止反応を行った。この重合反応液を室温まで昇温し、濃縮した後、MIBKで置換した。その後、2質量%シュウ酸水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。その後、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返してシュウ酸を除去した後、得られた溶液を濃縮してメタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。この重合体を60℃で減圧乾燥させることで白色の下記式(A-7)で表される重合体14.3gを得た。この重合体(A-7)は、Mwが6,000、Mnが5,800、Mw/Mnが1.03であった。

 冷却管、滴下ロート及び温度計を備えた200mL三口フラスコにアニソール85g、スチレン6.90mL(0.06mol)、メタクリル酸メチル6.36mL(0.06mol)、臭化銅(II)0.67g(3.00mmol)及び2-ブロモイソ酪酸メチル0.38mL(3.0mmol)を加え、窒素フロー下、80℃に加熱し、トリス[(2-ジメチルアミノ)エチル]アミン0.81mL(3mmol)を加え、8時間加熱撹拌した。重合反応液を室温まで冷却した後、モノエタノールアミン0.18mL(3mmol)とトリエチルアミン5mLとの混合物を加え、6時間撹拌した。得られた重合反応液は、セライト濾過して銅錯体を除去し、1質量%シュウ酸水溶液500gを用いて洗浄を3回繰り返した。有機層を回収して、濃縮し、得られた濃縮物にTHF50gを加えたものをメタノール1,000g中に滴下することで固体を析出させた。得られた固体をブフナーロートにて回収し、メタノール50gを用いて洗浄した。得られた固体を減圧乾燥し、白色の下記式(A-8)で表される重合体11.4gを得た。この重合体(A-8)は、Mwが5,800、Mnが4,600、Mw/Mnが1.26のランダム共重合体であった。また、H-NMR分析の結果、スチレンに由来する構造単位及びメタクリル酸メチルに由来する構造単位の含有割合は、それぞれ50モル%及び50モル%であった。

[合成例9](重合体(A-9)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF120gを注入し、-78℃まで冷却した。その後、このTHFにsec-BuLiの1Nシクロヘキサン溶液を2.38mL(2.30mmol)注入し、その後、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったスチレン13.3mL(0.115mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入のとき、反応溶液の内温が-60℃以上にならないように注意した。滴下終了後に30分間熟成した。この後、アリルブロミドを0.20mL(2.30mmol)注入し重合末端の停止反応を行った。この反応溶液を室温まで昇温し、得られた反応溶液を濃縮してMIBKで置換した。その後、シュウ酸2%水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。その後、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返しシュウ酸を除去した後、溶液を濃縮してメタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。この重合体を60℃で減圧乾燥させることで白色の下記式(A-9)で表される重合体11.4gを得た。この重合体(A-9)は、Mwが5,700、Mnが5,200、Mw/Mnが1.10であった。

[合成例10](重合体(A-10)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF120gを注入し、-78℃まで冷却した。その後、このTHFにsec-BuLiの1Nシクロヘキサン溶液を2.38mL(2.30mmol)注入し、その後、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったスチレン13.3mL(0.115mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入のとき、反応溶液の内温が-60℃以上にならないように注意した。滴下終了後に30分間熟成した。この後、スチレンオキサイドを0.26mL(2.30mmol)注入し重合末端の停止反応を行った。この反応溶液を室温まで昇温し、得られた反応溶液を濃縮してMIBKで置換した。その後、シュウ酸2%水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。その後、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返しシュウ酸を除去した後、溶液を濃縮してメタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。この重合体を60℃で減圧乾燥させることで白色の下記式(A-10)で表される重合体11.5gを得た。この重合体(A-10)は、Mwが5,300、Mnが5,000、Mw/Mnが1.06であった。

 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF120gを注入し、-78℃まで冷却した。このTHFにsec-BuLiの1Nシクロヘキサン溶液を2.38mL(2.30mmol)注入し、さらに、重合禁止剤除去のためシリカゲルによる吸着濾別と蒸留脱水処理とを行ったスチレン13.3mL(0.115mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入のとき、反応溶液の内温が-60℃以上にならないように注意した。滴下終了後に30分間熟成した。次に、末端停止剤としての4-クロロメチル-2,2-ジメチル-1,3-ジオキソラン0.32mL(2.30mmol)を注入し重合末端の停止反応を行った。つぎに、1Nの塩酸水溶液を10g加え、60℃で2時間加熱撹拌を行い、加水分解反応を行い、末端基としてジオール構造を有する重合体を得た。この反応溶液を室温まで冷却し、得られた反応溶液を濃縮してMIBKで置換した。その後、シュウ酸2質量%水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。その後、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返しシュウ酸を除去した後、溶液を濃縮してメタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。この重合体を60℃で減圧乾燥させることで白色の下記式(A-12)で表される重合体11.3gを得た。この重合体(A-12)は、Mwが5,300、Mnが4,900、Mw/Mnが1.08であった。

[合成例13](重合体(A-13)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF120gを注入し、-78℃まで冷却した。このTHFに1,1-ジフェニルエチレン1.02mL(7.19mmol)及び塩化リチウムの1MTHF溶液9.59mL(4.79mmol)、sec-ブチルリチウム(sec-BuLi)の1Nシクロヘキサン溶液2.47mL(2.40mmol)を注入し、さらに、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったメタクリル酸メチル12.7mL(0.120mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入のとき、反応溶液の内温が-60℃以上にならないように注意した。滴下終了後に120分間熟成した。次にエチレンオキサイドの1mol/Lトルエン溶液2.40mL(2.40mmol)を加え、さらにメタノール1mLを注入し重合末端の停止反応を行った。この反応溶液を室温まで昇温し、得られた反応溶液を濃縮してMIBKで置換した。その後、シュウ酸2質量%水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。その後、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返しシュウ酸を除去した後、溶液を濃縮してメタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。この重合体を60℃で減圧乾燥させることで白色の下記式(A-13)で表される重合体11.2gを得た。この重合体(A-13)は、Mwが5,200、Mnが5,000、Mw/Mnが1.04であった。

[合成例14](重合体(A-a)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF200gを注入し、-78℃まで冷却した。その後、このTHFにsec-BuLiの1Nシクロヘキサン溶液を0.30mL(0.27mmol)注入し、その後、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったスチレン17.7mL(0.154mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入の際、重合反応液の内温が-60℃以上にならないように注意した。滴下終了後に30分間熟成し、その後、1,1-ジフェニルエチレン0.11mL(0.00081mol)と、塩化リチウムの0.5NTHF溶液1.08mL(0.0005mol)とを加え、重合系が暗赤色になったことを確認した。さらに、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったメタクリル酸メチル10.0mL(0.094mol)を重合反応液に30分かけて滴下注入し、重合系が薄黄色になったことを確認し、その後120分間反応させた。この後、末端停止剤としてのメタノール1mLを注入し重合末端の停止反応を行った。この重合反応液を室温まで昇温し、濃縮した後、MIBKで置換した。その後、2質量%シュウ酸水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。その後、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返してシュウ酸を除去した後、溶液を濃縮してメタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。次に、ポリスチレンのホモポリマーを除去するためヘプタン500gを注ぎ、重合体を洗浄し、ポリスチレンホモポリマーをヘプタンへ溶解させた。この操作を4回繰り返し、再度、ブフナーロートにて固体を回収した。得られた重合体を60℃で減圧乾燥させることで白色の下記式(A-a)で表される重合体(A-a)24.1gを得た。この重合体(A-a)は、Mwが79,000、Mnが77,000、Mw/Mnが1.03であった。また、H-NMR分析の結果、重合体(A-a)は、スチレンに由来する構造単位及びメタクリル酸メチルに由来する構造単位の含有割合が、それぞれ60.0モル%及び40.0モル%のジブロック共重合体であった。

[合成例15](重合体(A-b)の合成)
 500mLのフラスコ反応容器を減圧乾燥した後、窒素雰囲気下、蒸留脱水処理を行ったTHF200gを注入し、-78℃まで冷却した。次に、このTHFにsec-BuLiの1Nシクロヘキサン溶液を0.30mL(0.27mmol)注入し、その後、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったスチレン20.5mL(0.178mol)を30分かけて滴下注入し、重合系が橙色であることを確認した。この滴下注入の際、重合反応液の内温が-60℃以上にならないように注意した。滴下終了後に30分間熟成し、その後、1,1-ジフェニルエチレン0.11mL(0.00081mol)及び塩化リチウムの0.5NTHF溶液1.08mL(0.0005mol)を加え、重合系が暗赤色になったことを確認した。さらに、重合禁止剤除去のためのシリカゲルによる吸着濾別と蒸留脱水処理とを行ったメタクリル酸メチル9.5mL(0.089mol)を重合反応液に30分かけて滴下注入し、重合系が薄黄色になったことを確認し、その後120分間反応させた。その後、末端停止剤としてのメタノール1mLを注入し重合末端の停止反応を行った。この重合反応液を室温まで昇温し、濃縮した後、MIBKで置換した。その後、2質量%シュウ酸水溶液1,000gを注入撹拌し、静置後、下層の水層を取り除いた。この操作を3回繰り返し、Li塩を除去した。その後、超純水1,000gを注入撹拌し、下層の水層を取り除いた。この操作を3回繰り返してシュウ酸を除去した後、得られた溶液を濃縮してメタノール500g中に滴下することで重合体を析出させ、ブフナーロートにて固体を回収した。次にポリスチレンのホモポリマーを除去するためヘプタン500gを注ぎ、重合体を洗浄し、ポリスチレンホモポリマーをヘプタンへ溶解させた。この作業を4回繰り返し、再度、ブフナーロートにて固体を回収した。この重合体を60℃で減圧乾燥させることで白色の下記式(A-b)で表される重合体(A-b)26.1gを得た。この重合体(A-b)は、Mwが79,000、Mnが76,000、Mw/Mnが1.04であった。また、H-NMR分析の結果、重合体(A-b)は、スチレンに由来する構造単位及びメタクリル酸メチルに由来する構造単位の含有割合が、それぞれ64.0モル%及び36.0モル%のジブロック共重合体あった。

[調製例1](組成物(S-1)の調製)

<ホールパターンの形成>
 Bare-Si基板上に、下層膜形成用組成物(JSR社の「HM710」)を用いて平均厚み85nmの下層膜を形成し、この下層膜上に、SOG組成物(JSR社の「ISX302」)を用いて平均厚み30nmのSOG膜を形成した。得られた基板にポジ型レジスト組成物(JSR社の「AIM5484JN」)を塗布することにより85nmのレジスト膜を形成し、ArF液浸露光し、2.38質量%テトラブチルアンモニウムヒドロキシド水溶液を用いて現像し、レジストパターンを形成した。次に、このレジストパターンをマスクとして、CF/O/Airの混合ガスを用いてSOG膜のエッチングを行った。次いで、得られたSOG膜パターンをマスクとして、N/O混合ガスにて下層膜のエッチングを行った。さらに下層膜パターンの表層に残ったSOG膜をフッ化水素酸希釈溶液にて剥離を行い、下層膜に、ホールサイズ60nm、ピッチ150nmのホールパターンを形成した。
<コンタクトホールパターンの形成(1)>
[実施例1~6及び比較例1~4]
 上記形成したホールパターンに対し、以下の手順により、ホールの側面に組成物(I)を塗布し、この組成物(I)とは異なる組成物(II)を用いて、樹脂層を形成し、相分離、及び一部の相の除去することにより、コンタクトホールパターンを形成した。
(組成物(I)の塗布)
 トラック(東京エレクトロン社の「DSA ACT12」)を用いて、上記形成したホールサイズ60nm、ピッチ150nmのホールパターンへ、下記表2に示す組成物を1,500rpmにてスピンコートし、220℃で60秒間焼成した。次いで、この焼成後の基板をプロピレングリコールモノメチルエーテルアセテート(PGMEA)を用いて4秒間リンスすることにより、未反応物等の除去を行った。組成物(I)の塗布膜の平均厚み(nm)について、上記リンス前及びリンス後にそれぞれ測定した。また、後述の方法により測定した静的接触角を、上記焼成後(リンス前)と、上記リンス後のホールの側面の水との静的接触角として評価した。樹脂層形成工程の直前におけるホールの側面の水との静的接触角Aは、表2中の「リンス後のホールの側面の水との静的接触角」の値である。これらの静的接触角及び塗布膜の平均厚みの測定値を、下記表2に合わせて示す。
(樹脂層の形成及び相分離)
 上記リンス後の基板に、組成物(II)としての上記調製した組成物(S-a)を1,500rpmにてスピンコートした。この基板を、窒素下、220℃で60秒間、熱アニールすることで相分離させた。樹脂層を形成する組成物が(S-a)の場合、上記式(1)のaで表されるスチレンの単独重合体の成膜状態における水との静的接触角は90°であり、bで表されるメタクリル酸メチルの単独重合体の成膜状態における水との静的接触角は65°である。
(現像)
 上記相分離を行った基板について、172nmの放射線を300mJ/cmの強度で照射した後、メチルイソブチルケトン(MIBK)/2-プロパノール(IPA)=2/8(質量比)の混合液中に5分間浸漬させて、重合体(A-a)におけるポリ(メタクリル酸メチル)ブロックからなる相を溶解させて除去することにより、コンタクトホールパターンを形成した。
<評価>
 上記形成したコンタクトホールパターンについて、下記方法に従って、評価を行った。評価結果を下記表2に示す。
[コンタクトホールパターンの平均直径及びPlacement Error]
 上記現像後の基板におけるホールパターンについて、走査型電子顕微鏡(日立ハイテクノロジー社の「CG4000」)を用いて高倍率(300K)の画像を取得し、計算ツール(日立ハイテクノロジー社)を用いて周期解析を行うことにより、コンタクトホールパターンの平均直径(nm)及びPlacement Error(x方向及びy方向)を評価した。
[底部残渣抑制性の評価]
 上記現像後の基板上に、感光性SOG組成物(JSR社の「DS492Y」)を1,500rpmにてスピンコートした後、80℃で30秒間ソフトベークし、KrF露光機にて200mJ/cmで照射した後、80℃で120秒間ゾル-ゲル硬化反応させた。このようにしてホールパターンを埋め込んだ上で、底部残渣の平均厚み(nm)を、測長SEMを用いる断面SEM観察により測定した。下記表2における「(*)」は、測定できなかったことを示す。
[静的接触角の測定]
 Bare-Si基板上に、下層膜形成用組成物(JSR社の「HM710」)を用いて平均厚み85nmの下層膜を形成し、この下層膜上に、SOG組成物(JSR社の「ISX302」)を用いて平均厚み30nmのSOG膜を形成した。得られた基板にポジ型レジスト組成物(JSR社の「AIM5484JN」)を塗布することにより85nmのレジスト膜を形成し、ArFを全面露光し、2.38質量%テトラブチルアンモニウムヒドロキシド水溶液を用いてレジスト膜を除去し、CF/O/Airの混合ガスを用いてSOG膜のエッチングを行った。さらに下層膜パターンの表層に残ったSOG膜をフッ化水素酸希釈溶液にて剥離を行った。露出した下層膜に対して、上述した(組成物(I)の塗布)の工程に準じ、目的とする樹脂膜を形成した。すなわち、上記下層膜上に組成物を1,500rpmにてスピンコートし、220℃で60秒間焼成した後、この焼成後の基板をプロピレングリコールモノメチルエーテルアセテート(PGMEA)を用いて4秒間リンスすることにより、未反応物等の除去を行った。上記焼成後(リンス前)と、上記リンス後の表面の静的接触角値を、接触角計(協和界面科学社の「Drop Master DM-501」を用いてそれぞれ測定した。

<コンタクトホールパターンの形成(2)>(ダブルコートプロセス)
[実施例7及び8並びに比較例5及び6]
 実施例1~6において、下記表3に示す組成物(I)を塗布し、この組成物(I)と同一の組成物(II)を用いて、樹脂層を形成し、相分離、及び一部の相の除去を行った以外は、実施例1~6と同様にして、コンタクトホールパターンを形成した(ダブルコートプロセス)。組成物(I)としての(S-a)を塗布し、リンス後のホールの側面の水との静的接触角は88°であり、組成物(I)としての(S-b)を塗布し、リンス後のホールの側面の水との静的接触角は88°であった。比較例では、組成物(I)の塗布は行なわず、組成物(II)による樹脂層の形成、相分離及び一部の相の除去のみを行った。組成物(II)による樹脂層を形成する直前のホールの側面の水との接触角、つまり下層膜そのものの水との接触角は56°であった。得られたコンタクトホールパターンについて、Placement error(x方向及びy方向)、ホールの平均径(nm)及び底部残渣の平均厚み(nm)の測定値を下記表3に合わせて示す。

<コンタクトホールパターンの形成(3)>(2回塗布プロセス)
[実施例9~11並びに比較例7及び8]
 実施例1~6において、ホールパターンへ、1回目の塗布として、下記表4に示す組成物(I)を塗布し、焼成及びリンスを行った後に、さらに、2回目の塗布として、下記表4に示す組成物(I)を塗布し、1回目の塗布の際と同様にして、焼成及びリンスを行った。1回目の塗布及び2回目の塗布における塗布膜の平均厚み(nm)について、上記リンス前及びリンス後にそれぞれ測定した。
 上記2回目の塗布におけるリンス後に、実施例1~6と同様に、組成物(II)としての組成物(S-a)をスピンコートし、熱アニール及び現像をすることによりコンタクトホールパターンを形成した。得られたコンタクトホールパターンについて、Placement error(x方向及びy方向)、ホールの平均径(nm)及び底部残渣の平均厚み(nm)の測定値を下記表4に合わせて示す。
 表2及び表4の結果から、特定条件を満たす組成物をホールパターンのホールの側面に塗布することで、Placement errorが小さく、かつ底部残渣が低減されたコンタクトホールパターンを形成できることがわかる。また、表3の結果から、樹脂層を形成する組成物と同一の組成物をホールの側面に塗布すること(ダブルコート)によっても、同様のコンタクトホールパターンが形成できることもわかる。
 本発明のコンタクトホールパターンの形成方法及び組成物によれば、ホール径が小さい場合でも、プレイスメントエラーが抑制され、かつ底部残渣が低減されたコンタクトホールパターンを形成することができる。従って、これらはさらなる微細化が要求されている半導体デバイス、液晶デバイス等の各種電子デバイス製造におけるリソグラフィー工程に好適に用いることができる。

Claims (15)

  1.  基板の一方の面側にホールパターンを形成する工程、
     上記ホールパターンのホールの側面に沿うよう平面視環状に第1組成物を塗布する工程、
     上記基板の一方の面側かつ上記第1組成物の塗布を行ったホールの側面の内側に第2組成物により樹脂層を形成する工程、
     上記樹脂層を相分離させる工程、及び
     上記相分離した樹脂層の一部の相を除去する工程
    を備え、
     上記第1組成物が、第1重合体と、溶媒とを含有し、

  2.  上記第1重合体が上記第1構造単位を有する請求項1に記載のコンタクトホールパターンの形成方法。
  3.  上記第1構造単位が置換又は非置換のスチレンに由来する請求項1又は請求項2に記載のコンタクトホールパターンの形成方法。
  4.  上記第2構造単位が(メタ)アクリル酸エステルに由来する請求項1、請求項2又は請求項3に記載のコンタクトホールパターンの形成方法。
  5.  上記第1重合体が、上記第2構造単位、上記第2構造単位とは重合性基に由来する部分以外の構造が異なる第3構造単位又はこれらの組み合わせをさらに有する請求項2、請求項3又は請求項4に記載のコンタクトホールパターンの形成方法。
  6.  上記第1重合体が、上記第1構造単位及び上記第3構造単位を有する請求項5に記載のコンタクトホールパターンの形成方法。
  7.  上記第3構造単位が(メタ)アクリル酸ヒドロキシ炭化水素エステル又は(メタ)アクリル酸スルファニル炭化水素エステルに由来する請求項5又は請求項6に記載のコンタクトホールパターンの形成方法。
  8.  上記第1重合体が、上記第1構造単位及び上記第2構造単位を有する請求項5に記載のコンタクトホールパターンの形成方法。
  9.  上記第1重合体がランダム共重合体である請求項5から請求項8のいずれか1項に記載のコンタクトホールパターンの形成方法。
  10.  上記第1重合体が単独重合体である請求項1から請求項4のいずれか1項に記載のコンタクトホールパターンの形成方法。
  11.  上記第1重合体が、ヒドロキシ基、スルファニル基又はこれらの組み合わせを含む第1基を有する請求項1から請求項10のいずれか1項に記載のコンタクトホールパターンの形成方法。
  12.  上記第1重合体が、主鎖の少なくとも1つの末端に上記第1基が結合している重合体である請求項11に記載のコンタクトホールパターンの形成方法。
  13.  上記第1重合体が、上記第1基を含む第3構造単位と、上記第1構造単位とのグラジエントポリマー構造を有する請求項11に記載のコンタクトホールパターンの形成方法。
  14.  上記塗布工程の後に、上記第1組成物により形成された塗布膜の少なくとも一部を除去する工程を有する請求項1から請求項13のいずれか1項に記載のコンタクトホールパターンの形成方法。
  15.  基板の一方の面側にホールパターンを形成する工程、
     上記ホールパターンのホールの側面に沿うよう平面視環状に第1組成物を塗布する工程、
     上記基板の一方の面側かつ上記第1組成物の塗布を行ったホールの側面の内側に第1構造単位を有する第1ブロック及びこの第1構造単位よりも極性が高い第2構造単位を有する第2ブロックを含む第2重合体と、溶媒とを含有する第2組成物により樹脂層を形成する工程、
     上記樹脂層を相分離させる工程、並びに
     上記相分離した樹脂層の一部の相を除去する工程
    を備えるコンタクトホールパターンの形成方法に用いられる組成物であって、
     第1重合体と、溶媒とを含有し、
     上記樹脂層形成工程の直前におけるホールの側面の水との静的接触角A(°)が、下記式(1)を満たすことを特徴とする組成物。
