Description

이방 도전성 필름 및 이를 이용한 접속 구조체
본 발명은 이방 도전성 필름 및 이를 이용한 접속 구조체에 관한 것이다.
이방 도전성 필름(Anisotropic conductive film, ACF)이란 일반적으로 도전 입자를 에폭시 등의 수지에 분산시킨 필름 형상의 접착제를 말하는 것으로, 필름의 막 두께 방향으로는 도전성을 띠고 면 방향으로는 절연성을 띠는 전기 이방성 및 접착성을 갖는 고분자 막을 의미한다. 이방 도전성 필름을 접속시키고자 하는 회로 사이에 상기 필름을 위치시킨 후 일정 조건의 가열, 가압 공정을 거치면, 회로 단자들 사이는 도전 입자에 의해 전기적으로 접속되고, 인접하는 전극 사이에는 절연성 접착 수지가 충진되어 도전 입자가 서로 독립하여 존재하게 됨으로써 높은 절연성을 부여하게 된다.
종래의 2층 구조 이방 도전성 필름은 상기 가열 압착 공정을 통하여 단자끼리 접속하는 과정에서 열과 압력에 의하여 도전 입자를 포함하는 조성물 플로우가 발생하여 단자 사이의 접속 특성을 발현시키는 입자 효율이 극히 낮아질 뿐만 아니라, 도전 입자를 포함하는 조성물 일부가 인접한 공간(스페이스 부)으로 흘러 들어가 좁은 면적에 도전 입자들이 모이게 되면서 쇼트를 유발하거나 접속 저항이 커지는 문제점이 있다.
따라서, 전극 사이에 절연성 접착 수지가 충분히 충진되면서도 전극간 쇼트를 방지하고 접속 특성이 우수한 이방 도전성 필름의 개발이 필요하다.
본 발명은 도전 입자의 분산성을 높여 절연성 및 접속 신뢰성이 우수한 이방 도전성 필름을 제공하고자 한다.
본 발명의 일 실시예에서, 도전층 및 절연층을 포함하고, 입경이 상이한 2종의 무기 필러를 포함하는 이방 도전성 필름으로, 상기 필름을 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 3 내지 6초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후 측정한 하기의 식 1로 나타나는 퍼짐 길이의 증가율이 절연층 > 도전층이고, 경화율 90% 이상으로 경화 시 저장 탄성률이 약 2.5 내지 약 5 GPa 인, 이방 도전성 필름이 제공된다.

본 발명의 다른 실시예에서, 제1 전극을 함유하는 제1 피접속부재; 제2 전극을 함유하는 제2 피접속부재; 및 상기 제1 피접속부재와 상기 제2 피접속부재 사이에 위치하여 상기 제1 전극 및 상기 제2 전극을 접속시키는, 본원에 기재된 이방 도전성 필름에 의해 접속된 접속 구조체가 제공된다.
본 발명의 일 실시예들에 따른 이방 도전성 필름은 도전 입자의 분산성을 높여 절연성 및 접속 신뢰성을 개선할 수 있는 이점이 있다.

이하, 본 발명에 대하여 보다 상세히 설명한다. 본 명세서에 기재되지 않은 내용은 본 발명의 기술 분야 또는 유사 분야에서 숙련된 자이면 충분히 인식하고 유추할 수 있는 것이므로 그 설명을 생략한다.
본 발명의 일 실시예는, 도전층 및 절연층을 포함하고, 입경이 상이한 2종의 무기 필러를 포함하는 이방 도전성 필름으로, 상기 필름을 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 3 내지 6초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후 측정한 하기의 식 1로 나타나는 퍼짐 길이의 증가율이 절연층 > 도전층이고, 경화율 90% 이상으로 경화 시 저장 탄성률이 약 2.5 내지 약 5 GPa 인, 이방 도전성 필름에 관한 것이다.

절연층의 퍼짐 길이의 증가율이 도전층의 퍼짐 길이의 증가율보다 큰 것은 절연층의 유동성이 도전층보다 크다는 것을 의미하며, 이 경우 절연층의 높은 유동성으로 단자 간에 절연층이 용이하게 충진될 수 있으면서도 도전층의 낮은 유동성으로 스페이스 부로의 도전 입자의 유출을 감소시켜 쇼트를 방지할 수 있는 이점이 있다.
상기 절연층의 퍼짐 길이의 증가율은 약 60 내지 약 120%일 수 있으며, 구체적으로 약 70 내지 약 115%일 수 있고, 보다 구체적으로 약 75 내지 약 110%일 수 있다. 예를 들면, 상기 절연층의 퍼짐 길이의 증가율은 약 60%, 약 70%, 약 80%, 약 90%, 약 100%, 약 110% 또는 약 120%일 수 있다.
또한, 상기 도전층의 퍼짐 길이의 증가율은 약 10 내지 약 60%일 수 있으며, 구체적으로 약 20 내지 약 50%일 수 있고, 보다 구체적으로 약 25 내지 약 45%일 수 있다. 예를 들면, 상기 도전층의 퍼짐 길이의 증가율은 약 10%, 약 20%, 약 30%, 약 40%, 약 50% 또는 약 60%일 수 있다.
상기 각 층의 퍼짐 길이의 증가율 범위 내에서 절연층이 골고루 충진되고 이방 도전성 필름의 접속 신뢰성이 향상될 수 있는 이점이 있다.
일 실시예에서, 상기 도전층의 퍼짐 길이의 증가율과 상기 절연층의 퍼짐 길이의 증가율의 차이는 약 40 내지 약 80%일 수 있으며, 구체적으로, 약 40 내지 약 60% 일 수 있다. 에를 들면, 상기 도전층의 퍼짐 길이의 증가율과 절연층의 퍼짐 길이의 증가율 차이는 약 40%, 약 50%, 약 60%, 약 70% 또는 약 80%일 수 있다. 상기 도전층 및 절연층의 퍼짐 길이의 증가율 차이 범위 내에서 이방 도전성 필름의 절연성 및 접속 신뢰성 특성이 더욱 향상될 수 있다.
상기 퍼짐 길이의 증가율을 측정하는 비제한적인 예는 다음과 같다: 폭 방향 2 mm × 길이 방향 20 mm의 샘플을 제조하여 이방 도전성 필름의 상하에 유리기판을 대치 시킨 후 70℃, 1초간 및 1.0MPa의 조건에서 가압착하고, 150℃, 5초간 및 80MPa의 압력 조건 하에서 본압착한다. 이 때, 해당 층의 압착 전 폭방향 길이에 대한 압착 후 해당 층의 폭방향 길이를 측정하여, 증가한 길이에 대하여 상기 식 1에 의한 퍼짐 길이의 증가율(%)로 나타낼 수 있다.
상기 이방 도전성 필름은, 경화율 90% 이상으로 경화 시 저장 탄성률이 약 2.5 내지 약 5 GPa 범위일 수 있다. 구체적으로 약 3 내지 약 5 GPa 범위일 수 있으며, 보다 구체적으로 약 3.5 내지 약 4.5 GPa 범위일 수 있다. 예를 들면, 상기 경화율 90% 이상으로 경화 시 저장 탄성율은 약 2.5GPa, 약 3GPa, 약 3,5 GPa, 약 4GPa, 약 4.5GPa, 또는 약 5GPa일 수 있다. 경화가 90 % 이상 진행되었을 때라 함은 통상적으로 완전 경화가 이루어진 때를 의미한다.
이방 도전성 필름의 저장 탄성률이 상기 범위인 경우, 절연층의 유동성을 방해하지 않으면서도 목적하는 점도를 가질 수 있어 필름의 형태 안정성을 증가시킬 수 있으며 단자 간 쇼트를 방지할 수 있는 효과가 있다.
상기 저장 탄성률을 측정하는 방법은 특별히 제한되지 아니하며 당해 기술 분야에서 통상적으로 사용하는 방법을 사용할 수 있다. 상기 저장 탄성률의 측정 방법의 비제한적인 예로는, 이방 도전성 필름을 150의 열풍 오븐에서 2시간 동안 방치한 다음 DMA(Dynamic Mechanical Analyzer; TA사의 Q800)를 이용하여 40℃에서의 저장 탄성률을 측정할 수 있다.
본 발명의 일 실시예에 따른 이방 도전성 필름은 도전층 및 절연층을 포함하는 복층 구조일 수 있다. 구체적으로, 도전층 위에 절연층이 적층된 복층 구조의 이방 도전성 필름일 수 있다.
상기 용어 “적층”이란, 임의의 층의 일면에 다른 층이 형성되는 것을 의미하며, 코팅 또는 라미네이션과 혼용하여 사용할 수 있다. 도전층과 절연층을 포함하는 복층형 구조의 이방 도전성 필름의 경우, 층이 분리되어 있으므로 도전 입자의 압착을 방해하지 않으면서도 적절한 유동성을 갖는 이방 도전성 필름을 제조할 수 있는 이점이 있다.
상기 이방 도전성 필름은 입경이 상이한 2종의 무기 필러를 포함할 수 있다. 상기 입경이 상이한 2종의 무기 필러를 포함함으로써, 도전 입자의 분산성을 향상시켜 쇼트를 방지하고 접속 특성을 개선할 수 있으며, 필름 형성성을 높일 수 있다.
상기 무기 필러는 특별히 제한되지 아니하며 당해 기술분야에서 통상적으로 사용하는 무기 필러를 사용할 수 있다. 상기 무기 필러의 비제한적인 예로, 알루미나, 실리카, 티타니아, 지르코니아, 마그네시아, 세리아, 산화아연, 산화철, 질화규소, 질화티탄, 질화 붕소, 탄산칼슘, 황산알루미늄, 수산화알루미늄, 티탄산칼슘, 탈크, 규산칼슘, 규산마그네슘 등을 들 수 있다. 구체적으로, 알루미나, 실리카, 탄산칼슘 또는 수산화알루미늄을 사용할 수 있으며, 일 예에서 알루미나 또는 실리카를 사용할 수 있다.
상기 무기 필러는 이방 도전성 필름 내에서의 분산성 개선을 위해 페닐아미노기, 페닐기, 메타크릴기, 비닐기, 에폭시기 등의 화합물로 표면처리된 것일 수 있다.
상기 무기 필러를 표면처리하는 방법은 특별히 제한되지 아니하며, 표면처리하는 방법의 일 예로 헨셀믹서를 사용하여 무기 필러에 직접 표면처리 물질을 혼합하고 경우에 따라서는 열처리를 하는 등의 건식방법으로 표면처리를 할 수 있다. 또한, 표면처리제를 적합한 용매에 희석하여 사용할 수도 있다.
상기 2종의 무기 필러는 도전층 및 절연층 중 어느 한 층에 함께 포함되는 것일 수 있으며, 도전층 및 절연층에 각각 1종씩 포함되는 것일 수도 있고, 도전층 및 절연층 모두에 2종의 무기 필러가 동시에 포함되는 것일 수도 있다. 구체적으로, 도전층 및 절연층 모두에 2종의 무기 필러가 동시에 포함되는 것일 수 있다.
상기 2종의 무기 필러는 이방 도전성 필름의 전체 중량을 기준으로 약 20 내지 약 80 중량%로 포함될 수 있으며, 구체적으로 약 30 내지 약 70 중량%, 보다 구체적으로 약 35 내지 약 65 중량%로 포함될 수 있다. 상기 범위 내에서 도전 입자를 효과적으로 분산시킬 수 있으며 이방 도전성 필름의 유동성을 적절히 조절할 수 있다.
일 실시예에 따라 도전층 및 절연층 모두에 2종의 무기 필러가 동시에 포함될 경우, 상기 2종의 무기 필러는 도전층의 전체 중량을 기준으로 약 20 내지 약 50 중량%, 구체적으로 약 20 내지 약 40 중량%로 포함될 수 있으며, 절연층의 전체 중량을 기준으로 약 30 내지 약 80 중량%, 구체적으로 약 40 내지 약 70 중량%로 포함될 수 있다.
일 실시예에서, 상기 2종의 무기 필러는 입경이 약 1 내지 약 40nm인 제1 무기 필러와, 입경이 약 50 내지 약 1,000nm인 제2 무기 필러를 포함할 수 있다.
상기 입경이 약 1 내지 약 40nm인 제1 무기 필러는 이방 도전성 필름의 표면장력을 낮추어 코팅이 전반적으로 잘 이루어지고, 경화 후의 들뜸 현상을 방지하여 필름 형성성을 높일 수 있는 효과가 있다. 상기 제1 무기 필러는 구체적으로 입경이 약 1 내지 약 30nm 범위일 수 있으며, 보다 구체적으로 약 1 내지 약 10nm 범위일 수 있다.
상기 입경이 약 50 내지 약 1,000nm인 제2 무기 필러는 도전 입자의 사이사이에 위치하여 도전 입자의 분산성을 향상시킬 수 있으며, 저장 탄성률을 향상시켜, 입자 포착율을 높일 수 있고, 쇼트 발생율을 낮출 수 있다. 상기 제2 무기 필러는 구체적으로 입경이 약 50 내지 약 800nm범위일 수 있으며, 보다 구체적으로 약 50 내지 약 500nm의 범위일 수 있다.
상기 제1 무기 필러와 제2 무기 필러의 중량비는 약 1:2 내지 약 1:10일 수 있으며, 구체적으로 약 1:2 내지 약 1:8, 보다 구체적으로 약 1:3 내지 약 1:5일 수 있다. 상기 범위에서 이방 도전성 필름이 적절한 유동성과 점도를 가지며 입자포착율이 양호할 수 있고, 필름 형성성이 개선될 수 있다.
일 실시예에서, 상기 이방 도전성 필름의 도전층은 바인더 수지, 에폭시 수지, 경화제, 및 도전 입자를 추가로 포함할 수 있다.
상기 바인더 수지로는 폴리이미드 수지, 폴리아미드 수지, 페녹시 수지, 폴리메타크릴레이트 수지, 폴리아크릴레이트 수지, 폴리우레탄 수지, 폴리에스테르 수지, 폴리에스테르우레탄 수지, 폴리비닐 부티랄 수지, 스타이렌-부티렌-스타이렌(SBS) 수지 및 에폭시 변성체, 스타이렌-에틸렌-부틸렌-스타이렌(SEBS) 수지 및 그 변성체, 아크릴로니트릴 부타디엔 고무(NBR) 및 그 수소화체 또는 이들의 조합을 들 수 있다. 구체적으로 바인더 수지로 페녹시 수지를 사용할 수 있으며, 보다 구체적으로는 플루오렌계 페녹시 수지를 사용할 수 있다. 상기 플루오렌계 페녹시 수지는, 플루오렌 구조를 포함하는 페녹시 수지이면 제한 없이 사용할 수 있다.
상기 바인더 수지는 이방 도전성 필름의 전체 중량을 기준으로 약 10 내지 약 40 중량%로 포함될 수 있다. 구체적으로 약 10 내지 약 30 중량%로 포함될 수 있다.
상기 에폭시 수지로는 비스페놀 A형 에폭시 수지, 비스페놀 A형 에폭시 아크릴레이트 수지, 비스페놀 F형 에폭시 수지, 비스페놀 AD형 에폭시 수지, 비스페놀 E형 에폭시 수지 및 비스페놀 S형 에폭시 수지 등의 비스페놀형 에폭시 수지; 폴리글리시딜 에테르 에폭시 수지, 폴리글리시딜 에스테르 에폭시 수지, 나프탈렌 에폭시 수지 등의 방향족 에폭시 수지; 지환족 에폭시 수지; 크레졸 노볼락형 에폭시 수지, 페놀 노볼락형 에폭시 수지 등의 노볼락형 에폭시 수지; 글리시딜 아민계 에폭시 수지; 글리시딜 에스테르계 에폭시 수지; 비페닐 디글리시딜 에테르 에폭시 수지 등을 들 수 있다. 이들은 단독 또는 2종 이상 혼합하여 사용될 수 있다. 구체적으로, 지환족 에폭시 수지를 사용할 수 있다. 지환족 에폭시 수지는 지환족 고리에 근접하여 에폭시 구조가 존재하므로 개환 반응이 빨라 다른 에폭시 수지에 비해 경화 반응성이 좋다. 상기 지환족 에폭시 수지로는 지환족 고리에 직접 결합으로 연결되거나 다른 연결기를 통해 에폭시 구조가 존재하는 구조를 가진 것이면 제한 없이 사용할 수 있다.
상기 에폭시 수지는 이방 도전성 필름의 전체 중량을 기준으로 약 10 내지 약 40 중량%로 포함될 수 있으며, 구체적으로 약 10 내지 약 35 중량%, 보다 구체적으로 약 15 내지 약 30 중량%로 포함될 수 있다.
상기 바인더 수지와 에폭시 수지의 중량비는 약 4:6 내지 약 6:4의 범위일 수 있다. 상기 중량비 범위 내에서 제조 시 열압착 후 접속성능이 안정적인 효과를 얻을 수 있다. 구체적으로, 상기 중량비는 약 4:6 내지 약 5:5의 범위일 수 있다.
상기 경화제는 상기 에폭시 수지를 경화시켜 이방 도전성 필름을 형성할 수 있는 것이라면 특별한 제한 없이 사용할 수 있다. 상기 경화제의 비제한적인 예로 산무수물계, 아민계, 이미다졸계, 이소시아네이트계, 아미드계, 히드라지드계, 페놀계, 양이온계 등을 사용할 수 있다. 구체적으로, 상기 경화제는 양이온계 경화제 또는 아민계 경화제일 수 있다. 양이온계 경화제는 반응을 매우 빠르게 할 수 있다는 이점이 있으며, 아민 경화제는 안정성 측면에서 유리하여 안정제의 함량을 적게 사용할 수 있다는 이점이 있다. 일 구현예에서, 상기 경화제는 술포늄계 경화제일 수 있다.
상기 경화제는 이방 도전성 필름의 전체 고형 중량을 기준으로 약 1 내지 약 10 중량%로 포함될 수 있으며, 구체적으로 약 1 내지 약 5중량%로 포함될 수 있다. 상기 범위 내에서, 경화에 필요한 충분한 반응이 일어나며 적당한 분자량 형성을 통해 본딩 후 접착력, 신뢰성 등에서 우수한 물성을 기대할 수 있다.
상기 도전 입자는 특별히 제한되지 아니하며 당해 기술분야에서 통상적으로 사용하는 도전 입자를 사용할 수 있다. 상기 도전 입자의 비제한적인 예로는 Au, Ag, Ni, Cu, 땜납 등을 포함하는 금속 입자; 탄소; 폴리에틸렌, 폴리프로필렌, 폴리에스테르, 폴리스타이렌, 폴리비닐알코올 등을 포함하는 수지 및 그 변성 수지를 입자로 하여 Au, Ag, Ni 등을 포함하는 금속으로 도금 코팅한 입자; 그 위에 절연 입자를 추가로 코팅한 절연화 처리된 도전 입자 등을 들 수 있다. 상기 도전 입자의 크기는, 적용되는 회로의 피치(pitch)에 따라, 예를 들어 약 1㎛ 내지 약 20㎛ 범위, 구체적으로 약 1㎛ 내지 약 10㎛의 범위일 수 있다.
상기 도전 입자는 이방 도전성 필름의 전체 중량을 기준으로 약 1 내지 약 50 중량%로 포함될 수 있으며, 구체적으로는 약 10 내지 약 35 중량%로 포함될 수 있다. 상기 범위에서 도전 입자가 단자 간에 용이하게 압착되어 안정적인 접속 신뢰성을 확보할 수 있으며, 통전성 향상으로 접속 저항을 감소시킬 수 있다.
일 실시예에서, 상기 이방 도전성 필름은 상기 성분들 외에 실란 커플링제를 추가로 포함할 수 있다.
실란 커플링제의 예로는 비닐 트리메톡시 실란, 비닐 트리에톡시 실란, (메타)아크릴옥시 프로필 트리메톡시실란 등의 중합성 불화기 함유 규소 화합물; 3-글리시드옥시 프로필 트리메톡시실란, 3-글리시드옥시 프로필메틸 디메톡시실란, 2-(3,4-에폭시시클로헥실)에틸 트리메톡실란 등의 에폭시 구조를 갖는 규소 화합물; 3-아미노프로필 트리메톡시실란, N-(2-아미노에틸)-3-아미노프로필 트리메톡시실란, N-(2-아미노에틸)-3-아미노프로필 메틸 디메톡시실란 등의 아미노기 함유 규소 화합물; 및 3-클로로 프로필 트리메톡시실란 등으로 이루어진 군으로부터 선택되는 1종 이상을 포함할 수 있지만, 이들에 제한되는 것은 아니다.
상기 실란 커플링제는 이방 도전성 필름의 전체 중량을 기준으로 약 1 내지 약 10 중량%로 포함될 수 있다.
다른 실시예에서, 상기 이방 도전성 필름은 기본 물성을 저해하지 않으면서 부가적인 물성을 제공하기 위해, 중합방지제, 산화방지제, 열안정제 등의 첨가제를 추가로 포함할 수 있다. 첨가제는 특별히 제한되지 않지만, 이방 도전성 필름의 전체 중량을 기준으로 약 0.01 내지 약 10 중량%로 포함될 수 있다.
중합방지제의 예로는 히드로퀴논, 히드로퀴논 모노메틸에테르, p-벤조퀴논, 페노티아진 또는 이들의 혼합물을 들 수 있다. 산화방지제는 페놀릭계 또는 히드록시 신나메이트계 물질 등을 사용할 수 있다. 예로 테트라키스-(메틸렌-(3,5-디-t-부틸-4-히드록신나메이트)메탄, 3,5-비스(1,1-디메틸에틸)-4-히드록시 벤젠 프로판산 티올 디-2,1-에탄다일 에스테르 등을 사용할 수 있다.
상기 절연층은, 상기 도전층에 추가로 포함될 수 있는 성분들 중 도전 입자를 제외한 나머지 성분을 포함하는 것일 수 있다. 각 성분에 대해서는 전술한 바와 같다.
상기 이방 도전성 필름은, 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 3 내지 6초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후 측정한, 하기 식 2에 따른 입자포착율이 약 20 내지 약 60% 일 수 있다. 구체적으로, 약 25 내지 약 55% 일 수 있으며 보다 구체적으로 약 30 내지 약 50% 일 수 있다. 예를 들면, 하기 식 2에 따른 입자 포착율은 약 20%, 약 30%. 약 40%, 약 50% 또는 약 60%일 수 있다.

상기 범위에서 도전층의 유동성이 효과적으로 억제되어 단자 상에 도전 입자가 충분히 위치하여 통전성이 개선되고, 도전 입자의 유출을 감소시켜 단자 간 쇼트를 감소시킬 수 있다.
상기 입자포착율을 측정하는 방법은 특별히 제한되지 아니하며, 비제한적인 일 예는 다음과 같다: 제조된 이방 도전성 필름에 대해, 압착 전 이방 도전성 필름의 단위면적당(mm2) 도전 입자의 수를 입자자동측정기를 사용하여 산출한다. 이후, 이방 도전성 필름을 범프면적 1,200㎛2, 두께 2,000Å의 인듐틴옥사이드 회로가 있는 유리 기판에 놓고 70, 1초간 및 1MPa의 조건으로 가압착한 후, 이형 필름을 제거하고 범프면적 1,200㎛2, 두께 1.5T의 IC칩을 올린 뒤 이를 150에서 5초, 80MPa의 조건으로 본압착하고, 접속 부위의 단위면적당(mm2) 도전 입자의 수를 입자자동측정기를 사용하여 산출하고 상기 식 2에 의해 입자포착율을 계산한다.
상기 이방 도전성 필름은 50℃ 내지 100℃에서의 최저 용융 점도가 약 1,000 내지 약 100,000 Pa·s일 수 있다. 구체적으로 약 10,000 내지 약 100,000 Pa·s 일 수 있다. 상기 범위에서 이방 도전성 필름이 적절한 유동성을 나타내어 도전 입자의 포착율이 개선될 수 있다.
상기 최저 용융 점도를 측정하는 방법은 특별히 제한되지 않으며, 비제한적인 예는 다음과 같다: ARES G2 레오미터(TA Instruments)를 이용하여, 샘플 두께 150㎛, 승온속도 10℃/분, 스트레인(strain) 5%, angular frequency 1.0rad/초로 0℃ 내지 250℃ 구간에서 이방 도전성 필름의 최저 용융 점도를 측정한다.
상기 이방 도전성 필름은 하기 식 3으로 나타나는 용융 점도 변동치(variation)가 0 내지 약 0.2, 바람직하게는 0 내지 약 0.17 일 수 있다.

상기 용융 점도 변동치 범위를 만족하는 경우, 일정 온도 구간에서 최저 용융 점도가 유지되므로, 조성물의 유동성이 우수하여, 압흔이 개선될 수 있다.
또한, 상기 이방 도전성 필름은 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 3 내지 6초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후, 온도 85℃ 및 상대 습도 85%의 조건 하에서 500시간 동안 방치하여 측정한 신뢰성 평가 후 접속 저항이 5Ω 이하일 수 있으며, 구체적으로 3Ω 이하, 보다 구체적으로 2 Ω 이하일 수 있다.
상기 신뢰성 평가 후 접속저항 범위를 갖는 이방 도전성 필름은, 접속 신뢰성을 개선시킬 수 있을 뿐만 아니라 장기간 안정성을 유지하며 사용할 수 있는 이점이 있다.
상기 신뢰성 평가 후 접속 저항을 측정하는 방법은 특별히 제한되지 아니하며, 비제한적인 예는 다음과 같다: 이방 도전성 필름을 범프면적 1200㎛2, 두께 2,000Å의 인듐틴옥사이드 회로가 있는 유리 기판에 놓고 70, 1초간 및 1MPa의 조건으로 가압착한 후, 이형 필름을 제거하고 범프면적 1200㎛2, 두께 1.5T의 IC칩을 올린 뒤 이를 150에서 5초, 80MPa의 조건으로 본압착하여 시편을 제조하고, 4 point probe법을 사용하여 4 point 사이에서의 저항을 저항측정기기(2000 Multimeter, Keithley社)를 이용하여 측정하고 이를 초기 접속저항으로 나타낸다. 이후, 상기 본압착하여 제조된 시편을 온도 85℃ 및 상대 습도 85%의 조건 하에서 500시간 동안 방치한 후 동일한 방법으로 저항을 측정하여 이를 신뢰성 평가 후 접속저항으로 나타낸다. 저항측정기기는 1mA를 인가하며 이때 측정되는 전압으로 저항을 계산하여 평균을 내어 표시한다.
상기 이방 도전성 필름은 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 1 내지 5초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후 측정한 초기 쇼트 발생율이 0% 일 수 있다.
상기 초기 쇼트 발생율 범위를 갖는 이방 도전성 필름은 회로의 구동 전압을 감소시킬 수 있다.
상기 초기 쇼트 발생율을 측정하는 방법은 특별히 제한되지 아니하며, 비제한적인 예는 다음과 같다: 이방 도전성 필름을 2mm X 25mm로 잘라서 절연저항 평가 자재에 각각 본딩하여 평가한다. 즉. 상기 이방 도전성 필름을 0.5㎜두께 유리기판 상에 배치시킨 뒤, 70℃, 1MPa, 1sec 조건으로 가열/가압하고, 이형 필름을 제거한다. 이 후, 칩(칩 길이 19.5㎜, 칩 폭 1.5㎜, 범프 간격 8㎛)을 상기 이방 도전성 필름 상에 배치한 후, 150℃, 70MPa, 1sec 조건으로 본압착하여, 회로 장치를 제조한다. 이 후, 50V를 인가하며 2 단자법으로 총 38포인트에서 쇼트 발생 여부를 검사하여, 초기 쇼트 발생율을 측정한다.
상기 이방 도전성 필름은 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 1 내지 5초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후, 온도 85℃ 및 상대 습도 85%의 조건 하에서 500시간 동안 방치하여 측정한 신뢰성 쇼트 발생율이 0% 일 수 있다.
상기 신뢰성 쇼트 발생율 범위를 갖는 이방 도전성 필름은 회로의 구동 전압을 지속적으로 낮게 유지시킬 수 있어서, 장기간 안정성 유지를 가능하게 한다.
상기 신뢰성 쇼트 발생율을 측정하는 방법은 특별히 제한되지 아니하며, 비제한적인 예는 다음과 같다: 상기 초기 쇼트 발생율 측정에 사용되는 회로 장치를 온도 85℃ 및 상대 습도 85%의 조건 하에서 500시간 동안 방치한 후 초기 쇼트 발생율을 측정한 방법과 동일하게 신뢰성 쇼트 발생율을 측정한다.
일 실시예에서, 상기 이방 도전성 필름은 COF(chip on film) 실장 방식에 사용되는 것일 수 있다.
이하, 본 발명의 다른 실시예에 따른 이방 도전성 필름의 제조방법에 대해 설명한다.
본 발명의 이방 도전성 필름을 형성하는 데에는 특별한 장치나 설비가 필요하지 않다. 예를 들면, 본원에 개시된 각 조성을 포함하는 이방 도전성 필름 조성물을 톨루엔과 같은 유기 용매에 용해시켜 액상화한 후 도전성 입자가 분쇄되지 않는 속도 범위 내에서 일정 시간 동안 교반하고, 이를 이형 필름 위에 일정한 두께 예를 들면 5 내지 50㎛의 두께로 도포한 다음 일정시간 건조시켜 톨루엔 등을 휘발시킴으로써 이방 도전성 필름을 얻을 수 있다.
이하에서는 본 발명의 또 다른 실시예에 따른 접속 구조체에 대해 설명한다.
상기 접속 구조체는, 제1 전극을 함유하는 제1 피접속부재; 제2 전극을 함유하는 제2 피접속부재; 및 상기 제1 피접속부재와 상기 제2 피접속부재 사이에 위치하여 상기 제1 전극 및 상기 제2 전극을 접속시키는, 본 명세서에 기재된 실시예들에 따른 이방 도전성 필름에 의해 접속된 접속 구조체일 수 있다.
상기 제1 피접속부재 또는 제2 피접속부재는, 전기적 접속을 필요로 하는 전극이 형성되어 있는 것으로, 구체적으로는, 액정 디스플레이에 사용되고 있는 ITO(Indium Tin Oxide) 또는 IZO(Indium Zinc Oxide) 등의 전극이 형성되어 있는 유리 기판 또는 플라스틱 기판, 프린트 배선판, 세라믹 배선판, 플렉시블 배선판, 반도체 실리콘 칩, IC칩 또는 드라이버 IC칩일 수 있고, 보다 구체적으로는, 제1 피접속부재 및 제2 피접속부재 중 어느 하나가 IC칩 또는 드라이버 IC칩이고 다른 하나가 유리 기판일 수 있다.
도 1을 참조하여 접속 구조체(30)를 설명하면, 제1 전극(70)을 함유하는 제1 피접속부재(50)와, 제2 전극(80)을 포함하는 제2 피접속부재(60)는, 상기 제1 피접속부재와 상기 제2 피접속부재 사이에 위치하여 상기 제1 전극 및 상기 제2 전극을 접속시키는 본원에 기재된 도전 입자(3)을 포함하는 이방 도전성 필름(10)을 통해 상호 접착될 수 있다.
이하, 본 발명의 바람직한 실시예를 통해 본 발명의 구성 및 작용을 더욱 상세히 설명하기로 한다. 다만, 이는 본 발명의 바람직한 예시로 제시된 것이며 어떠한 의미로도 이에 의해 본 발명이 제한되는 것으로 해석될 수는 없다.
여기에 기재되지 않은 내용은 이 기술 분야에서 숙련된 자이면 충분히 기술적으로 유추할 수 있는 것이므로 그 설명을 생략하기로 한다.
실시예
실시예 1
1. 도전층의 제조
바이페닐 플루오렌형 바인더 수지(FX-293, 신일철화학, Tg:165℃, 분자량:45,000) 20 중량%, 에폭시 수지 1(Celloxide 2021P, DAICEL) 10중량%, 에폭시 수지 2(YDPN 638, 국도화학) 5 중량%, 양이온계 경화제(SI-B3A, 산신케미컬) 2 중량%, 도전 입자(KSFD, 평균입경 3.0㎛, NCI), 제1 무기 필러로서 입경 7nm의 실리카(R812, Tokuyama corporation) 3 중량% 및 제2 무기 필러로서 페닐아미노로 표면처리된 입경 50nm의 실리카(YA050C, Admatech) 20 중량%를 혼합하여 도전층 조성물을 제조하였다. 상기 도전층 조성물을 이형필름 위에 도포한 후, 70℃ 건조기에서 5분간 용제를 휘발시켜 6㎛ 두께의 건조된 도전층을 얻었다.
2. 절연층의 제조
상기 도전층의 제조에서, 도전 입자를 포함하지 않고 나머지 성분들의 함량이 하기 표 1에서와 같이 조정된 것을 제외하고는 상기 도전층의 제조와 동일한 조건 및 방법으로 12㎛ 두께의 건조된 절연층을 제조하였다.
3. 이방 도전성 필름의 제조
제조한 도전층 및 절연층을 40℃, 1MPa에서 라미네이팅 공정을 통해 접착하여, 도전층 위에 절연층이 적층되어 있는 2층 구조의 이방 도전성 필름(두께: 18㎛)을 얻었다.
실시예 2
실시예 1에 있어서, 제1 무기 필러로서 입경 14nm의 실리카(PM-20, Tokuyama)를 사용한 것을 제외하고는 실시예 1과 동일한 조건 및 방법으로 실시예 2의 이방 도전성 필름을 제조하였다.
실시예 3
실시예 1에 있어서, 제2 무기 필러로서 입경 500nm의 에폭시로 표면처리된 실리카(SC2030, Admatech)를 사용한 것을 제외하고는 실시예 1과 동일한 조건 및 방법으로 실시예 3의 이방 도전성 필름을 제조하였다.
실시예 4
실시예 1에 있어서, 각 성분의 함량이 하기 표 1에서와 같이 조정된 것을 제외하고는 실시예 1과 동일한 조건 및 방법으로 실시예 4의 이방 도전성 필름을 제조하였다.
비교예 1
실시예 1에 있어서, 제2 무기 필러를 사용하지 않고, 각 성분의 함량이 하기 표 1에서와 같이 조정된 것을 제외하고는 실시예 1과 동일한 조건 및 방법으로 비교예 1의 이방 도전성 필름을 제조하였다.
비교예 2
실시예 1에 있어서, 제1 무기 필러를 사용하지 않고, 각 성분의 함량이 하기 표 1에서와 같이 조정된 것을 제외하고는 실시예 1과 동일한 조건 및 방법으로 비교예 2의 이방 도전성 필름을 제조하였다.
상기 실시예 및 비교예에서 사용된 각 성분의 함량 및 사양을 다음 표 1에 나타내었다. 하기의 함량은 모두 중량%를 기준으로 나타낸다.

실험예
상기 제조된 실시예 1 내지 4 및 비교예 1 및 2의 이방 도전성 필름에 대해 하기 조건 및 방법으로 퍼짐 길이의 증가율, 저장 탄성률, 최저용융점도, 입자포착율, 초기 및 신뢰성 접속저항, 초기 및 신뢰성 평가 후 쇼트 발생율을 측정하고 그 결과를 아래 표 2에 나타내었다.
실험예 1: 퍼짐 길이의 증가율 측정
폭방향 2 mm × 길이방향 20 mm의 샘플을 제조하여 이방 도전성 필름의 상하에 유리기판을 대치 시킨 후 70℃, 1초간 및 1.0MPa의 조건에서 가압착하고, 150℃, 5초간 및 80MPa의 압력 조건 하에서 본압착하였다. 이 때, 해당 층의 압착 전 폭방향 길이에 대한 압착 후 해당 층의 폭방향 길이를 측정하여, 증가한 길이에 대하여 하기 식 1에 의한 퍼짐 길이의 증가율(%)로 나타내었다.

실험예 2: 저장 탄성률 측정
상기 각각 제조된 이방 도전성 필름을150의 열풍 오븐에서 2시간 동안 방치한 다음, DMA(Dynamic Mechanical Analyzer; TA사의 Q800)를 이용하여 0℃부터 100℃까지 승온속도 5℃/min로 측정하여40에서의 저장 탄성률을 측정하였다.
실험예 3: 최저용융점도 측정
상기 실시예 및 비교예에서 제조된 이방 도전성 필름에 대해 ARES G2 레오미터(TA Instruments)를 이용하여, 샘플 두께 150㎛, 승온속도 10℃/분, 스트레인(strain) 5%, angular frequency 1.0rad/초로 0℃ 내지 250℃ 구간에서 최저 용융 점도를 측정하였다.
실험예 4: 용융 점도 변동치 측정
상기 실시예 및 비교예에서 제조된 이방 도전성 필름에 대해 ARES G2 레오미터(TA Instruments)를 이용하여, 하기 식 3에 의해, 용융 점도 변동치를 계산하였다.

실험예 5: 입자포착율 측정
상기 실시예 및 비교예에서 제조된 이방 도전성 필름에 대해, 가압착 전 이방 도전성 필름의 단위면적당(mm2) 도전 입자의 수를 입자자동측정기(ZOOTUS)를 사용하여 산출하였다.
또한, 이방 도전성 필름을 범프면적 1,200㎛2, 두께 2,000Å의 인듐틴옥사이드 회로가 있는 유리 기판(제조원: 네오뷰 코오롱)에 놓고 각각 70에서, 1초 동안 1MPa로 가압착한 후, 이형 필름을 제거하고 범프면적 1200㎛2, 두께 1.5T의 IC칩(제조원: 삼성 LSI)를 올린 뒤 이를 150℃, 5초간 및 80MPa의 조건으로 본압착하고, 접속 부위의 단위면적당(mm2) 도전 입자의 수를 상기 입자자동측정기를 사용하여 산출하고 하기 식 2에 의해 입자포착율을 계산하였다.

실험예 6: 초기 및 신뢰성 평가 후 접속저항의 측정
상기 실시예 및 비교예에서 제조된 이방 도전성 필름을 범프면적 1,200㎛2, 두께 2,000Å의 인듐틴옥사이드 회로가 있는 유리 기판(제조원: 네오뷰 코오롱)에 놓고 각각 70에서 1초 동안 1MPa로 가압착한 후, 이형 필름을 제거하고 범프면적 1,200㎛2, 두께 1.5T의 IC칩(제조원: 삼성 LSI)를 올린 뒤 이를 150℃, 5초간 및 80MPa 의 조건으로 본압착하여 시편을 제조하고, 4 point probe법을 사용하여 4 point 사이에서의 저항을 저항측정기기(2000 Multimeter, Keithley社)를 이용하여 측정하고 이를 초기 접속저항으로 나타내었다. 이후, 상기 본압착하여 제조된 시편을 온도 85℃ 및 상대 습도 85%의 조건 하에서 500시간 동안 방치한 후 동일한 방법으로 저항을 측정하여 이를 신뢰성 평가 후 접속저항으로 나타내었다.
저항측정기기는 1mA를 인가하며 이때 측정되는 전압으로 저항을 계산하여 평균을 내어 표시하였다.
실험예 7: 초기 및 신뢰성 평가 후 쇼트 발생율 측정
상기 실시예 1 내지 5 및 비교예 1, 2에서 제조된 이방 도전성 필름을 2mm X 25mm로 잘라서 절연저항 평가 자재에 각각 본딩하여 평가하였다. 즉. 상기 이방 도전성 필름을 0.5㎜두께 유리기판 상에 배치시킨 뒤, 70, 1MPa, 1sec 조건으로 가열/가압하고, 이형 필름을 제거하였다. 이 후, 칩(칩 길이 19.5㎜, 칩 폭 1.5㎜, 범프 간격 8㎛)을 상기 이방 도전성 필름 상에 배치한 후, 150, 70MPa, 1sec 조건으로 본압착하여, 회로 장치를 제조하였다. 이 후, 50V를 인가하며 2 단자법으로 총 38포인트에서 쇼트 발생 여부를 검사하여, 초기 쇼트 발생율을 측정하였다. 이 후, 제조된 회로 장치를 온도 85℃ 및 상대 습도 85%의 조건 하에서 500시간 동안 방치한 후 동일한 방법으로 신뢰성 쇼트 발생율을 측정하였다.

상기 표 2에서 나타난 바와 같이, 입경이 상이한 2종의 무기 필러를 포함하고, 절연층의 퍼짐 길이의 증가율이 더 높으며, 용융 점도 변동치가 0 내지 0.2이고, 저장 탄성률이 2.5 내지 5 GPa 인 실시예 1 내지 4는 양호한 입자포착율을 나타내었고 초기 및 신뢰성 접속저항과 쇼트 발생율 특성이 개선되는 것으로 나타났다.
두 종류의 실리카 중 50nm 내지 1,000nm입경의 무기 필러가 제외된 비교예1의 경우 입자 포착율이 낮아져 초기 접속성능에는 문제가 없으나 신뢰성 이후 접속저항이 상승하고, 용융 점도 변동치가 높아서 절연 성능이 떨어져, 쇼트 발생율이 높아지는 것으로 나타났으며, 1nm 내지 40nm 입경의 무기 필러가 제외된 비교예2의 경우 도전층의 필름 형성이 어려워 필름 내에 도전입자가 뭉치기 쉬워 초기 및 신뢰성 이후 접속저항이 불안정하며, 용융 점도 변동치가 높아 절연성능도 떨어져 쇼트 발생율이 높은 것으로 나타났다.

Claims (17)

  1. 도전층 및 절연층을 포함하고, 입경이 상이한 2종의 무기 필러를 포함하는 이방 도전성 필름으로,
    상기 필름을 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 3 내지 6초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후 측정한 하기의 식 1로 나타나는 퍼짐 길이의 증가율이 절연층 > 도전층이고,
    경화율 90% 이상으로 경화 시 저장 탄성률이 2.5 내지 5 GPa 인, 이방 도전성 필름.

  2. 제1항에 있어서, 상기 절연층의 퍼짐 길이의 증가율이 60 내지 120%이고, 상기 도전층의 퍼짐 길이의 증가율이 10 내지 60%인, 이방 도전성 필름.
  3. 제1항에 있어서, 상기 도전층의 퍼짐 길이의 증가율 및 상기 절연층의 퍼짐 길이의 증가율의 차이는 40% 내지 80%인, 이방 도전성 필름.
  4. 제1항에 있어서, 상기 이방 도전성 필름을 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 3 내지 6초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후 측정한, 하기 식 2에 따른 입자포착율이 20 내지 60% 인, 이방 도전성 필름.

  5. 제1항에 있어서, 상기 이방 도전성 필름을 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 3 내지 6초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후, 온도 85℃ 및 상대 습도 85%의 조건 하에서 500시간 동안 방치하여 측정한 신뢰성 평가 후 접속 저항이 5Ω 이하인, 이방 도전성 필름.
  6. 제1항에 있어서, 상기 이방 도전성 필름의 50℃ 내지 100℃에서의 최저 용융 점도가 1,000 내지 100,000 Pa·s인, 이방 도전성 필름.
  7. 제1항에 있어서, 상기 이방 도전성 필름을 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 1 내지 5초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후 측정한 초기 쇼트 발생율이 0% 인, 이방 도전성 필름.
  8. 제1항에 있어서, 상기 이방 도전성 필름을 50℃ 내지 80℃, 1 내지 3초간 및 1.0MPa 내지 3.0MPa의 조건에서 가압착하고, 120℃ 내지 160℃, 1 내지 5초간 및 60MPa 내지 90MPa의 압력 조건 하에서 본압착한 후, 온도 85℃ 및 상대 습도 85%의 조건 하에서 500시간 동안 방치하여 측정한 신뢰성 쇼트 발생율이 0% 인, 이방 도전성 필름.
  9. 제1항에 있어서, 하기 식 3으로 나타나는 용융 점도 변동치가 0 내지 0.2 인, 이방 도전성 필름.

  10. 제1항에 있어서, 상기 2종의 무기 필러는 이방 도전성 필름의 전체 중량을 기준으로 20 내지 80 중량% 포함되는, 이방 도전성 필름.
  11. 제1항에 있어서, 상기 2종의 무기 필러는 상기 도전층 및 절연층 각각에 포함되는, 이방 도전성 필름.
  12. 제1항에 있어서, 상기 2종의 무기 필러는 입경이 1 내지 40nm인 제1 무기 필러와, 입경이 50 내지 1,000nm인 제2 무기 필러를 포함하는, 이방 도전성 필름.
  13. 제12항에 있어서, 상기 제1 무기 필러와 제2 무기 필러의 중량비는 1 : 2 내지 1 : 10인, 이방 도전성 필름.
  14. 제12항에 있어서, 상기 제2 무기 필러는 페닐아미노기, 비닐기, 페닐기, 에폭시기 및 메타크릴기로 이루어진 군에서 선택되는 화합물로 표면처리된 것인, 이방 도전성 필름.
  15. 제1항에 있어서, 상기 도전층 및 절연층은
    바인더 수지;
    에폭시 수지; 및
    경화제를 추가로 포함하는, 이방 도전성 필름.
  16. 제1항에 있어서, 상기 이방 도전성 필름은 COG(chip on glass) 실장 방식에 사용되는, 이방 도전성 필름.
  17. 제1 전극을 함유하는 제1 피접속부재;
    제2 전극을 함유하는 제2 피접속부재; 및
    상기 제1 피접속부재와 상기 제2 피접속부재 사이에 위치하여 상기 제1 전극 및 상기 제2 전극을 접속시키는, 제1항 내지 제16항의 이방 도전성 필름에 의해 접속된 접속 구조체.
