Abstract

Description

プラズマ処理装置、プラズマ処理装置の運用方法、及び給電装置
 本発明の実施形態は、プラズマ処理装置、プラズマ処理装置の運用方法、及び給電装置に関するものである。
 半導体デバイス又はFPD(Flat Panel Display)といったデバイスの製造のための微細加工においては、半導体基板又はガラス基板といった被処理体に対してプラズマ処理が行われる。プラズマ処理においては、被処理体上のプラズマ密度分布の制御に加えて、被処理体の温度又は温度分布の制御が重要である。被処理体の温度制御が適正に行われないと、被処理体の表面での反応の均一性が確保できなくなり、デバイスの製造歩留まりが低下する。
 一般的に、プラズマ処理に用いられるプラズマ処理装置は、被処理体をその上に載置する載置台を処理容器内に備えている。載置台は、プラズマ生成空間に高周波を印加する高周波電極の機能と、被処理体を静電吸着等によって保持する保持機能と、被処理体の温度を伝熱によって制御する温度制御機能とを有している。
 このようなプラズマ処理装置を用いたプラズマ処理では、プラズマや処理容器を構成する壁からの輻射熱の不均一性、及び/又は載置台内の熱分布によって被処理体への入熱特性に分布が生じ得る。このため、載置台の温度制御機能には、被処理体の熱分布を適切に補正することが要求される。
 従来より、載置台の温度、ひいては被処理体の温度を制御するために、載置台には、その温度制御機能として、抵抗発熱体であるヒータが組み込まれている。このヒータに供給される電流を制御することによって、被処理体の温度が制御される。上述したように、被処理体への入熱特性は不均一な分布を有している。そこで、このような不均一な入熱特性を解消するために、複数のヒータを、載置台内に定義された複数のセグメント内にそれぞれ配置することによって構成された載置台が開発されている。また、プロセスによっては、温度制御の対象となる被処理体の領域を細かく分割することが必要であり、したがって、特許文献1に記載されるように、載置台内に定義するセグメントの個数を増加させる必要がある。
 このように載置台内に設けられた複数のヒータによって被処理体の複数の領域を個別に温度制御するためには、これらヒータに供給する電力を適切に制御する必要がある。このために、特許文献2に記載されているように、各ヒータに供給される電力を調整するサイリスタを、各ヒータと電源との間に設けることが一般的である。図8は、サイリスタの原理を示す図である。サイリスタは、一般的には、位相制御方式を採用しており、図8の(a)に示すように、ON/OFFのスイッチングを行うことで、ヒータと電源とを導通させる期間、即ち、導通角θを制御することができる。これにより、ヒータには、図8の(b)に示す電流が供給される。

 上述したように載置台内に定義された複数のセグメントの個数が多くなると、これらセグメントの面積は異なる面積となる。このため、複数のセグメント内にそれぞれ設けられるヒータの単位面積あたりの抵抗値が同一であるとものとすると、複数のセグメントのそれぞれに設けられた複数のヒータは、異なる抵抗値のヒータを含むものとなる。これにより、複数のヒータによる温度制御の分解能にバラツキが生じ得る。
 複数のヒータの抵抗値を揃えるためには、小さい面積を有するセグメントに設けられたヒータの太さを細くして、当該ヒータの抵抗値を大きくする必要がある。このように抵抗値が大きくされたヒータには、電源の制約から過大な電流を供給することができず、結果的に、温度制御のダイナミックレンジが狭くなる。したがって、複数のヒータの抵抗値のバラツキは受け入れざるを得ない。
 また、通常、各ヒータは二本の配線を介して電源に電気的に接続されており、上述したようにセグメントの個数が多くなると、複数のヒータに給電するための配線の個数が増大することになり、載置台内での配線の引き回しが困難となり得る。そのため、二本の配線のうち一本の配線を幾つかのヒータで共有する構成が考えられる。このような構成では、配線を共有したヒータは電源に対して並列に接続されることになり、これらヒータの合成抵抗値は小さい抵抗値となる。よって、電源は大きな電流を供給することになる。このように大きな電流が供給されても、複数のヒータのそれぞれにサイリスタを接続すれば、各ヒータに供給される電流の量を調整することは可能である。
 サイリスタは、上述したように、ON/OFFのスイッチングにより電源とヒータとを任意のタイミングで導通させることができるので、高い温度制御分解能を実現することができる。しかしながら、サイリスタのスイッチングによって生成される電流波形は、図8の(b)に示すように、不連続な電流波形となるので、高調波成分のノイズが発生する。その結果、1次側(電源供給側)に接続されている他の負荷に障害(進相コンデンサの焼損など)が発生し得る。
 よって、高い温度制御分解能が得られるよう複数のヒータへの給電を制御し、且つ、高調波ノイズを抑制することが必要となっている。
 一側面においては、被処理体に対してプラズマ処理を行うためのプラズマ処理装置が提供される。一側面に係るプラズマ処理装置は、処理容器、載置台、複数のヒータ、及び、給電装置を備えている。載置台は、処理容器内に設けられている。複数のヒータは、載置台内に設けられている。給電装置は、複数のヒータに電力を供給する。給電装置は、複数の変圧器、及び、複数のゼロクロス制御型のソリッドステートリレー(Solid State Relay)を有している。複数の変圧器は、交流電源からの電圧を降圧するように構成されている。複数の変圧器の各々は、一次コイル及び二次コイルを有している。一次コイルは交流電源に接続されている。複数のゼロクロス制御型のソリッドステートリレーは、ゼロ電圧付近の電圧でON/OFFを制御するソリッドステートリレーである。複数のゼロクロス制御型のソリッドステートリレーの各々は、複数のヒータのうち対応の一つのヒータと複数の変圧器のうち対応の一つの変圧器の二次コイルとの間に設けられている。
 このプラズマ処理装置では、ヒータに対する電流の供給がゼロクロス制御型のソリッドステートリレーによって制御される。ゼロクロス制御型のソリッドステートリレーは、出力電圧が0V付近の電圧でON/OFFを制御するので、高調波成分を含む電流の発生、即ち、高調波ノイズの発生を抑制することができる。また、複数の変圧器によって交流電源からの電圧よりも低い電圧が二次側に出力される。したがって、複数の変圧器の二次コイルから出力される電流が小さくなる。このように出力された電流のヒータへの供給又は供給停止がソリッドステートリレーによって切り換えられるので、複数のヒータの発熱量の分解能を高めることができる。結果的に、被処理体の複数の領域それぞれの温度制御の分解能を高めることが可能である。
 一実施形態では、プラズマ処理装置は、複数の第1配線及び複数の第2配線を更に備え得る。複数の第1配線は、複数のヒータの第1端子と複数のゼロクロス制御型のソリッドステートリレーとを個別に接続する。複数の第2配線の各々は、複数のヒータのうち対応の二以上のヒータの第2端子と複数の変圧器のうち対応の一つの変圧器の二次コイルとを共通に接続する。この実施形態では、交流電源に対して、複数のヒータのうち幾つかのヒータを含むヒータ群が並列に接続される。並列に接続されたヒータの合成抵抗値は各ヒータの抵抗値よりも小さいが、変圧器によって降圧された電圧が二次側に出力されるので、ヒータに供給される電流を小さくすることが可能である。よって、複数のヒータの発熱量の分解能を高めることができる。結果的に、被処理体の複数の領域それぞれの温度制御の分解能を高めることが可能である。
 一実施形態では、複数の第2配線のうち共通の第2配線に接続された二以上のヒータは、同一の抵抗値を有し得る。この実施形態によれば、並列に接続された二以上のヒータの発熱量の分解能を均一にすることができる。
 一実施形態では、給電装置は、複数の変圧器の変圧比を変更する複数の切替器を更に有していてもよい。この実施形態によれば、二次側に出力される電圧を調整することができる。したがって、ヒータに供給される電流の大きさを調整することができる。
 一実施形態では、プラズマ処理装置は、複数の切替器を制御する制御部を更に備えていてもよく、制御部は、複数の切替器を制御して、複数の変圧器の変圧比を設定する第1制御と、複数の切替器を制御して、第1制御において設定された複数の変圧器の変圧比よりも高い変圧比に複数の変圧器の変圧比を設定する第2制御を実施してもよい。この実施形態では、第1制御において二次側に高い電圧を出力してヒータに大きい電流を供給し、ヒータを急速に発熱させることができる。また、ヒータを急速に発熱させて目標の温度に近づけた後に、第2制御において二次側に低い電圧を出力してヒータに小さい電流を供給し、ヒータの発熱量の制御性を高めることができる。
 別の一側面においては、上記実施形態のプラズマ処理装置の運用方法が提供される。この運用方法は、複数の切替器を制御して、複数の変圧器の変圧比を設定する第1工程と、複数の切替器を制御して、第1工程において設定された複数の変圧器の変圧比よりも高い変圧比に複数の変圧器の変圧比を設定する第2工程と、を含む。この運用方法によれば、第1工程において二次側に高い電圧を出力してヒータに大きい電流を供給し、ヒータを急速に発熱させることができる。また、ヒータを急速に発熱させて目標の温度に近づけた後に、第2工程において二次側に低い電圧を出力してヒータに小さい電流を供給し、ヒータの発熱量の制御性を高めることができる。
 更に別の側面においては、プラズマ処理装置の載置台内に設けられた複数のヒータに電力を供給するための給電装置が提供される。給電装置は、複数の変圧器、及び、複数のゼロクロス制御型のソリッドステートリレーを有している。複数の変圧器は、交流電源からの電圧を降圧するように構成されている。複数の変圧器の各々は、一次コイル及び二次コイルを有している。一次コイルは交流電源に接続されている。複数のゼロクロス制御型のソリッドステートリレーの各々は、複数のヒータのうち対応の一つのヒータと複数の変圧器のうち対応の一つの変圧器の二次コイルとの間に設けられている。
 一実施形態において、給電装置は、複数の変圧器の変圧比を変更する複数の切替器を更に備え得る。
 以上説明したように、高い温度制御分解能が得られるよう複数のヒータへの給電を制御し、且つ、高調波ノイズを抑制することが可能となる。

 以下、図面を参照して種々の実施形態について詳細に説明する。なお、各図面において同一又は相当の部分に対しては同一の符号を附すこととする。
 図1は、一実施形態に係るプラズマ処理装置を概略的に示す図である。図1においては、一実施形態に係るプラズマ処理装置の縦断面における構造が概略的に示されている。図1に示すプラズマ処理装置10は、容量結合型平行平板プラズマエッチング装置である。このプラズマ処理装置10は、略円筒状の処理容器12を備えている。処理容器12は、例えば、アルミニウムから構成されており、その表面には陽極酸化処理が施されている。
 処理容器12内には、載置台16が設けられている。載置台16は、静電チャック18及び基台20を含んでいる。基台20は、略円盤形状を有しており、例えばアルミニウムといった導電性の金属から構成されている。この基台20は、下部電極を構成している。基台20は、支持部14によって支持されている。支持部14は、処理容器12の底部から延びる円筒状の部材である。
 基台20には、整合器MU1を介して第1の高周波電源HFSが電気的に接続されている。第1の高周波電源HFSは、主としてプラズマ生成用の高周波電力を発生する電源であり、27~100MHzの周波数、一例においては40MHzの高周波電力を発生する。整合器MU1は、第1の高周波電源HFSの出力インピーダンスと負荷側(基台20側)の入力インピーダンスを整合させるための回路を有している。
 また、基台20には、整合器MU2を介して第2の高周波電源LFSが電気的に接続されている。第2の高周波電源LFSは、主として被処理体(以下、「ウエハW」という)へのイオン引き込み用の高周波電力(高周波バイアス電力)を発生して、当該高周波バイアス電力を基台20に供給する。高周波バイアス電力の周波数は、400kHz~13.56MHzの範囲内の周波数であり、一例においては3MHzである。整合器MU2は、第2の高周波電源LFSの出力インピーダンスと負荷側(基台20側)の入力インピーダンスを整合させるための回路を有している。
 基台20上には、静電チャック18が設けられている。静電チャック18は、クーロン力等の静電力によりウエハWを吸着し、当該ウエハWを保持する。静電チャック18は、セラミック製の本体部内に静電吸着用の電極18aを有している。電極18aには、スイッチSW1を介して直流電源22が電気的に接続されている。
 静電チャック18内には複数のヒータHTが内蔵されている。複数のヒータHTの各々は、発熱抵抗体であり、電流が供給されることにより熱を発生する。ヒータHTは、限定されるものではないが、例えば、パターニングされた薄膜ヒータであり得る。また、ヒータHTは、箔抵抗要素であってもよく、当該箔抵抗要素は、金属であってもよい。
 図2は、静電チャック内における複数のヒータのレイアウトの一例を示す平面図である。図2に示すように、静電チャック18には、当該静電チャック18を鉛直方向に見たときに、複数のゾーンZ1,Z2,Z3が定義されている。これらのゾーンZ1~Z3は、同心状のゾーンである。即ち、ゾーンZ1は、静電チャック18の中心を含む円形のゾーンであり、ゾーンZ2は、ゾーンZ1を囲む略環状のゾーンであり、ゾーンZ3は、ゾーンZ2を囲む略環状のゾーンである。
 ゾーンZ1~Z3内には複数のセグメントが定義されている。即ち、静電チャック18内には複数のセグメントが定義されている。一例においては、図2に示すように、ゾーンZ1内には、当該ゾーンZ1を周方向にL個に分割するようにセグメントを定義し、それぞれのセグメントをSG11~SG1Lとする。ゾーンZ2内には、当該ゾーンZ2を周方向にM個に分割するようにセグメントを定義し、それぞれのセグメントをSG21~SG2Mとする。ゾーンZ3内には、当該ゾーンZ3を周方向にN個に分割するようにセグメントを定義し、それぞれのセグメントをSG31~SG3Nとする。複数のヒータHTはこれら複数のセグメントにそれぞれ配されている。一実施形態では、複数のヒータHTは、単位長さ当りの抵抗値が同一の発熱抵抗体である。また、図2に示すように、複数のセグメントは、異なる面積を有するセグメントを含んでいる。したがって、複数のヒータHTは、抵抗値の異なるヒータを含んでいる。これら複数のヒータHTには、図1に示す給電装置PSによって電力が供給される。
 なお、静電チャック18内に定義されるゾーン及びセグメントは、図2に示される形態に限定されるものではない。例えば、静電チャック18に格子状の境界で画定される複数のセグメントが定義されていてもよく、或いは、静電チャック18内の領域を同心状に区画する複数のセグメントが定義されていてもよい。また、図2に示すゾーンの個数よりも多い個数のゾーンが定義されていてもよく、各ゾーンにおけるセグメントの個数は図2に示すセグメントの個数より多くても少なくてもよい。
 図1に示すように、基台20の上面の上、且つ、静電チャック18の周囲には、フォーカスリングFRが設けられている。フォーカスリングFRは、プラズマ処理の均一性を向上させるために設けられている。フォーカスリングFRは、実行すべきプラズマ処理に応じて適宜選択される材料から構成されており、例えば、シリコン、又は石英から構成され得る。
 基台20の内部には、冷媒流路24が形成されている。冷媒流路24には、処理容器12の外部に設けられたチラーユニットから配管26aを介して冷媒が供給される。冷媒流路24に供給された冷媒は、配管26bを介してチラーユニットに戻るようになっている。
 処理容器12内には、上部電極30が設けられている。この上部電極30は、載置台16の上方において、基台20と対向配置されており、基台20と上部電極30とは、互いに略平行に設けられている。
 上部電極30は、絶縁性遮蔽部材32を介して、処理容器12の上部に支持されている。上部電極30は、電極板34及び電極支持体36を含み得る。電極板34は、処理空間Sに面しており、複数のガス吐出孔34aを提供している。この電極板34は、ジュール熱の少ない低抵抗の導電体又は半導体から構成され得る。
 電極支持体36は、電極板34を着脱自在に支持するものであり、例えばアルミニウムといった導電性材料から構成され得る。この電極支持体36は、水冷構造を有し得る。電極支持体36の内部には、ガス拡散室36aが設けられている。このガス拡散室36aからは、ガス吐出孔34aに連通する複数のガス通流孔36bが下方に延びている。また、電極支持体36にはガス拡散室36aに処理ガスを導くガス導入口36cが形成されており、このガス導入口36cには、ガス供給管38が接続されている。
 ガス供給管38には、バルブ群42及び流量制御器群44を介してガスソース群40が接続されている。バルブ群42は複数の開閉バルブを有しており、流量制御器群44はマスフローコントローラといった複数の流量制御器を有している。また、ガスソース群40は、プラズマ処理に必要な複数種のガス用のガスソースを有している。ガスソース群40の複数のガスソースは、対応の開閉バルブ及び対応のマスフローコントローラを介してガス供給管38に接続されている。
 プラズマ処理装置10では、ガスソース群40の複数のガスソースのうち選択された一以上のガスソースからの一以上のガスが、ガス供給管38に供給される。ガス供給管38に供給されたガスは、ガス拡散室36aに至り、ガス通流孔36b及びガス吐出孔34aを介して処理空間Sに吐出される。
 また、図1に示すように、プラズマ処理装置10は、接地導体12aを更に備え得る。接地導体12aは、略円筒状の接地導体であり、処理容器12の側壁から上部電極30の高さ位置よりも上方に延びるように設けられている。
 また、プラズマ処理装置10では、処理容器12の内壁に沿ってデポシールド46が着脱自在に設けられている。また、デポシールド46は、支持部14の外周にも設けられている。デポシールド46は、処理容器12にエッチング副生物(デポ)が付着することを防止するものであり、アルミニウム材にY等のセラミックスを被覆することにより構成され得る。
 処理容器12の底部側においては、支持部14と処理容器12の内壁との間に排気プレート48が設けられている。排気プレート48は、例えば、アルミニウム材にY等のセラミックスを被覆することにより構成され得る。この排気プレート48の下方において処理容器12には、排気口12eが設けられている。排気口12eには、排気管52を介して排気装置50が接続されている。排気装置50は、ターボ分子ポンプなどの真空ポンプを有しており、処理容器12内を所望の真空度まで減圧することができる。また、処理容器12の側壁にはウエハWの搬入出口12gが設けられており、この搬入出口12gはゲートバルブ54により開閉可能となっている。
 また、プラズマ処理装置10は、制御部Cntを更に備え得る。この制御部Cntは、プロセッサ、記憶部、入力装置、表示装置等を備えるコンピュータであり、プラズマ処理装置10の各部を制御する。この制御部Cntでは、入力装置を用いて、オペレータがプラズマ処理装置10を管理するためにコマンドの入力操作等を行うことができ、また、表示装置により、プラズマ処理装置10の稼働状況を可視化して表示することができる。さらに、制御部Cntの記憶部には、プラズマ処理装置10で実行される各種処理をプロセッサにより制御するための制御プログラムや、処理条件に応じてプラズマ処理装置10の各構成部に処理を実行させるためのプログラム、即ち、処理レシピが格納される。
 図3は、一実施形態の給電装置を示す図である。また、図4は、一実施形態に係る給電装置の一部と共に、SSR 80の構成を示す図である。給電装置PSは、複数の変圧器70、及び複数のゼロクロス制御型のソリッドステートリレー80(以下、「SSR 80」とよぶ)を有している。複数の変圧器70の各々は、一次コイル71及び二次コイル72を有している。一次コイル71は、交流電源、例えば、三相交流電源に電気的に接続されている。
 SSR 80の各々は、複数のヒータHTのうち対応の一つのヒータHTと複数の変圧器70のうち対応の一つの変圧器の二次コイル72との間に設けられている。複数のヒータHTの各々の第1端子は、第1配線L1を介して対応の一つのSSR 80に接続されている。SSR 80は、対応の変圧器70の二次コイル72に接続されている。図3に示す実施形態では、九つのSSR 80が一つの変圧器70の二次コイル72に接続されている。なお、一つの変圧器70にSSR 80を介して接続されるヒータHTは任意に設定され得る。
 図4に示すように、SSR 80は、入力回路80a、フォトカプラ80b、ゼロクロス回路80c、トリガ回路80d、トライアック80e、及び、スナバ回路80fを備えている。入力回路80aには、温度制御ユニット82が接続されている。温度制御ユニット82は、ヒータHTと変圧器70とを導通させる期間を調整するための制御信号を入力回路80aに与える。温度制御ユニット82は、レシピに応じた発熱量でヒータHTを発熱させるために制御部Cntから送信される信号を受け、この信号に応じてヒータHTと変圧器70とを導通させる期間を調整するための制御信号を生成する。また、温度制御ユニット82は、電流モニタ84によって計測された電流値を受けて、当該電流値に応じて制御信号を生成する。
 入力回路80aは、温度制御ユニット82からの制御信号に応じて、フォトカプラ80bの発光素子に送出する入力信号を出力する。この入力信号がONになると、SSR 80は、ゼロ電圧付近でONになり、ヒータHTと変圧器70とを導通させる。一方、入力信号がOFFになると、SSR 80は、ゼロ電圧付近でOFFになり、ヒータHTに電流が実質的に供給されなくなる。
 図5に、SSRによるON/OFF制御によって生成される電流の波形の一例を示す。図5では、実線で示す部分の波形の電流が、ヒータHTに供給される電流を示しており、点線で示す波形は、SSR 80がOFFの期間においてヒータHTに電流が供給されていないことを示している。SSR 80によれば、ゼロ電圧付近で、ヒータHTと変圧器70の導通状態が切換えられる。したがって、図5に示すように、生成される電流の波形において高周波成分が抑制されている。故に、SSR 80によれば、高周波ノイズの発生を抑制することができる。また、SSR 80は、高速且つ高頻度のON/OFFの切換えに対応可能であり、無接点リレーであるので接触不良がなく、動作音がないという利点も有する。また、SSR 80は、サイリスタに比して、安価であるという利点を有する。
 図3に示すように、複数のヒータHTは、二以上のヒータHTを含むグループごとに、並列化されている。具体的には、一つのグループを構成する二以上のヒータHTの第2端子は、一つの共通の配線、即ち第2配線L2に電気的に接続されている。また、図3に示すように、一以上の第2配線L2が、一つの変圧器70の二次コイル72に接続されている。換言すると、複数の第2配線L2の各々は、複数のヒータHTのうち対応の二以上のヒータの第2端子と複数の変圧器70のうち対応の変圧器の二次コイル72とを共通に接続している。なお、図3に示す実施形態においては、一つの第2配線L2に共通に接続されるヒータHTの個数は3個であるが、一つの第2配線L2に共通に接続されるヒータHTの個数は任意に設定され得る。また、図3に示す実施形態においては、三つの第2配線L2が一つの変圧器70の二次コイル72に接続しているが、一つの変圧器70の二次コイル72に接続される第2配線L2の本数は任意に設定され得る。
 複数の変圧器70の各々は、一次側の電圧を降圧した電圧を二次側、即ち、二次コイル72に出力する。ここで、給電装置PSの第1例について検討する。第1例では、図3に示すように、複数の変圧器70、即ち、変圧器701、変圧器702、及び変圧器703の各々に、九つのヒータHTが並列に接続されているものとする。また、一つの変圧器に接続された九つのヒータHTの抵抗値がそれぞれ、45.5Ω、40.4Ω、22.5Ω、45.5Ω、40.4Ω、22.5Ω、45.5Ω、40.4Ω、22.5Ωであるものとする。また、変圧器701には三相交流電源のR相-S相から電圧が与えられ、変圧器702には三相交流電源のS相-T相から電圧が与えられ、変圧器703には三相交流電源のR相-T相から電圧が与えられるものとする。
 第1例では、各変圧器に接続されている九つのヒータHTの合成抵抗値は3.7Ωである。200Vの交流電源の各相に3.7Ωの合成抵抗が接続されている場合、1相当たりの相電流は、200V/3.7Ω×√3=93.6Aとなる。したがって、変圧器がなければ、93.6A×200Vの電力供給が必要となり、保護用のブレーカが必要となる。一方、変圧器70(701,702,703)で100Vに電圧を降圧させると、最大電流は46.8Aとなる。また、変圧器70(701,702,703)によって50Vに電圧を降圧すると最大電流は23.4Aになる。したがって、変圧器70を採用することにより、最大電流量を低下させることが可能である。
 このように、変圧器70によって電圧を降圧すると電流量を低下させることができ、温度制御ユニット82の制御出力に対する各ヒータHTの発熱量を低下させることができる。このため、温度制御ユニット82の制御の分解能、即ち、温度制御ユニット82の出力分解能に対して各ヒータHTの発熱量の制御分解能を向上させることができる。したがって、第1例のように各変圧器70に異なる抵抗値を有するヒータHTが並列に接続されていても、各ヒータHTによる温度制御の分解能を向上させることが可能である。また、変圧器70及びSSR 80によって給電装置PSが構成されるので、安価且つ小型の給電装置PSが提供される。また、複数のセグメントにそれぞれ設けられた複数のヒータHTを有する構成において、消費電流を低減させることが可能である。
 以下、給電装置PSの第2例について検討する。第2例では、一つの変圧器に並列接続される九つのヒータHTが略同一の抵抗値を有するものとする。具体的には、変圧器701に接続されている九つのヒータHTの各々の抵抗値が45.5Ωであるものとする。また、変圧器702に接続されている九つのヒータHTの各々の抵抗値が40.4Ωであるものとする。また、変圧器703に接続されている九つのヒータHTの各々の抵抗値が25.5Ωであるものとする。また、変圧器701に接続されている各ヒータHTが設けられているセグメントの面積が2800mmであり、変圧器702に接続されている各ヒータHTが設けられているセグメントの面積が2300mmであり、変圧器703に接続されている各ヒータHTが設けられているセグメントの面積が1200mmであるものとする。また、変圧器701には三相交流電源のR相-S相から電圧が与えられ、変圧器702には三相交流電源のS相-T相から電圧が与えられ、変圧器703には三相交流電源のR相-T相から電圧が与えられるものとする。また、変圧器701は電圧を100Vに降圧し、変圧器702は電圧を75Vに降圧し、変圧器703は電圧を50Vに降圧するものとする。
 第2例では、変圧器701に接続された九つのヒータHTの合成抵抗値は5.1Ωであり、変圧器702に接続された九つのヒータHTの合成抵抗値は4.5Ωであり、変圧器703に接続された九つのヒータHTの合成抵抗値は2.5Ωである。したがって、R相-S相で消費される電流は19.6Aとなり、R相-S相での発熱量は1960.8Wになる。また、S相-T相で消費される電流は19.8Aとなり、S相-T相での発熱量は1253.1Wになる。また、R相-T相で消費される電流は20.0Aとなり、R相-T相での発熱量は1000Wとなる。よって、変圧器701に接続されている各ヒータHTが設けられているセグメントの単位面積当りの発熱量、即ち、発熱密度は0.08W/mmとなる。また、変圧器702に接続されている各ヒータHTが設けられているセグメントの発熱密度は0.06W/mmとなる。変圧器703に接続されている各ヒータHTが設けられているセグメントの発熱密度は0.09W/mmとなる。このように、一つの変圧器に並列接続されるヒータHTが略同一の抵抗値を有する場合に、変圧器70によって電圧を降圧させると、複数のセグメントそれぞれにおける発熱密度の差異を低減させることが可能となる。また、第1例と同様に、変圧器70によって電圧を降圧させることによって電流量を低下させることができるので、各ヒータHTによる温度制御の分解能を向上させることが可能である。
 以下、第2例の変圧器701に接続されているヒータHTを例にとって、温度制御の分解能について検討する。上述したように、変圧器701に接続されている九つのヒータHTの抵抗値が45.5Ωであり、各ヒータHTが設けられているセグメントの面積は2800mmであるものとする。また、温度制御ユニット82の出力分解能が0.1%であるものとする。なお、温度制御ユニット82の出力分解能とは、ヒータHTに供給される電力を0.1%単位で制御できることを意味する。この例において、変圧器701によって100Vに電圧を降圧させると、各ヒータHTの発熱量は219.8Wとなる。したがって、発熱量の分解能は、0.1%×219.8=0.2198Wとなる。各セグメントを1℃昇温するために必要な発熱量は、セグメントの面積×熱流束で計算される。熱流束は、使用する材質の合成熱抵抗から計算されるが、ここでは0.67×10-3[W/mm]であるものとする。よって、各セグメントを1℃昇温するために必要な発熱量は、2800mm×0.67×10-3[W/mm]=1.876Wとなる。この発熱量から、温度制御ユニット82の出力分解能が0.1%である場合には、0.2198W/1.876W=0.117℃の昇温量が得られる。即ち、0.117℃の温度制御の分解能が得られる。例えば、一般的に要求される温度制御の分解能は1℃以下であるので、この検討によれば、給電装置PSによって高い温度制御の分解能が実現され得ることが確認される。また、温度制御ユニット82の出力分解能を高めることにより、例えば、0.05%とすれば、更に高い温度制御の分解能が得られる。
 以下、別の実施形態について説明する。図6は、別の実施形態の給電装置の一部を示す図である。図6に示すように、給電装置PSは、各変圧器70とSSR 80との間に切替器90を有している。即ち、別の実施形態の給電装置PSでは、複数の切替器90が複数の変圧器のそれぞれに接続される。切替器90は、対応の変圧器70の変圧比を変更することで、当該変圧器70の二次側の出力電圧を調整する。一例においては、切替器90は、変圧器70の複数のタップのうち何れかを選択して、選択したタップに接続するリレー回路として構成され得る。この例では、切替器90は、上述した制御部Cntによる制御によって、選択するタップを切り換えることができる。
 図7は、図6に示す給電装置を備えるプラズマ処理装置10の運用方法の一実施形態を示す流れ図である。図7に示す運用方法は、第1工程ST1及び第2工程ST2を含む。第1工程ST1では、複数の変圧器70のそれぞれに接続されている複数の切替器90が制御され、これら変圧器70の変圧比が設定される。第1工程ST1における複数の切替器90の制御は、制御部Cntによる第1制御によって実行され得る。
 続く第2工程ST2では、複数の切替器90が制御され、第1工程ST1において設定された複数の変圧器70の変圧比よりも高い変圧比に、これら変圧器70の変圧比が設定される。第2工程ST2における複数の切替器90の制御は、制御部Cntによる第2制御によって実行され得る。この第2工程ST2により、変圧器70の二次側には第1工程ST2の二次側の電圧よりも低い電圧が出力される。よって、変圧器70に接続されている対応のヒータHTに供給される電流量が低下する。この結果、第2工程ST2では、温度制御の分解能を高めることができる。一方、第1工程ST1では、大きな電流をヒータHTに供給することができるので、急速な加熱が可能となる。
 図7に示す運用方法は、例えば、プラズマ処理装置10を用いて第1のプロセスを行い、次いで第2のプロセスを行う状況において、第1のプロセスにおけるウエハWの温度よりも第2のプロセスにおけるウエハWの温度を急速に昇温する必要があるときに、用いられ得る。この例では、低い変圧比が得られるタップに接続先を切り換えることにより変圧器70の二次側の出力電圧を高めてヒータHTに供給される電流量を増加させ、ヒータHTによって載置台16及びウエハWを急速に昇温させることができる。このように急速に載置台16及びウエハWを昇温させた後に、高い変圧比が得られるタップに接続先を切り換えることにより変圧器70の二次側の出力電圧を低下させてヒータHTに供給される電流量を低下させ、ヒータHTによる載置台16及びウエハWの温度を高精度に制御することができる。
 以上、種々の実施形態について説明してきたが、上述した実施形態に限定されることなく種々の変形態様を構成可能である。例えば、上述した実施形態のプラズマ処理装置は容量結合型のプラズマ処理装置であったが、プラズマ処理装置は任意の方式のプラズマ処理装置であってもよい。例えば、プラズマ処理装置は、誘導結合型のプラズマ処理装置であってもよく、マイクロ波といった表面波をプラズマ源として用いるプラズマ処理装置であってもよい。
 10…プラズマ処理装置、12…処理容器、16…載置台、18…静電チャック、20…基台、HT…ヒータ、PS…給電装置、70…変圧器、71…一次コイル、72…二次コイル、80…ソリッドステートリレー、82…温度制御ユニット、90…切替器、Cnt…制御部。

Claims (8)

  1.  被処理体に対してプラズマ処理を行うためのプラズマ処理装置であって、
     処理容器と、
     前記処理容器内に設けられた載置台と、
     前記載置台内に設けられた複数のヒータと、
     前記複数のヒータに電力を供給する給電装置と、
    を備え、
     前記給電装置は、
      交流電源からの電圧を降圧するように構成された複数の変圧器であり、各々が、該交流電源に接続された一次コイル、及び二次コイルを有する、該複数の変圧器と、
      各々が、前記複数のヒータのうち対応の一つのヒータと前記複数の変圧器のうち対応の一つの変圧器の二次コイルとの間に設けられた複数のゼロクロス制御型のソリッドステートリレーと、
     を有する、プラズマ処理装置。
  2.  前記複数のヒータの第1端子と前記複数のゼロクロス制御型のソリッドステートリレーとを個別に接続する複数の第1配線と、
     各々が、前記複数のヒータのうち対応の二以上のヒータの第2端子と前記複数の変圧器のうち対応の一つの変圧器の二次コイルとを共通に接続する複数の第2配線と、
    を更に備える、請求項1に記載のプラズマ処理装置。
  3.  前記複数の第2配線のうち共通の第2配線に接続された二以上のヒータは、同一の抵抗値を有する、請求項2に記載のプラズマ処理装置。
  4.  前記給電装置は、前記複数の変圧器の変圧比を変更する複数の切替器を更に有する、
    請求項1~3の何れか一項に記載のプラズマ処理装置。
  5.  前記複数の切替器を制御する制御部を更に備え、
     前記制御部は、
      前記複数の切替器を制御して、前記複数の変圧器の変圧比を設定する第1制御と、
      前記複数の切替器を制御して、前記第1制御において設定された前記複数の変圧器の変圧比よりも高い変圧比に前記複数の変圧器の変圧比を設定する第2制御と、
     を実行する、請求項4に記載のプラズマ処理装置。
  6.  請求項4に記載されたプラズマ処理装置の運用方法であって、
     前記複数の切替器を制御して、前記複数の変圧器の変圧比を設定する第1工程と、
     前記複数の切替器を制御して、前記第1工程において設定された前記複数の変圧器の変圧比よりも高い変圧比に前記複数の変圧器の変圧比を設定する第2工程と、
    を含む運用方法。
  7.  プラズマ処理装置の載置台内に設けられた複数のヒータに電力を供給するための給電装置であって、
      交流電源からの電圧を降圧するように構成された複数の変圧器であり、各々が、該交流電源に接続された一次コイル、及び二次コイルを有する、該複数の変圧器と、
      各々が、前記複数のヒータのうち対応の一つのヒータと前記複数の変圧器のうち対応の一つの変圧器の二次コイルとの間に設けられた複数のゼロクロス制御型のソリッドステートリレーと、
    を備える給電装置。
  8.  前記複数の変圧器の変圧比を変更する複数の切替器を更に備える、請求項7に記載の給電装置。
