Abstract
L'invention concerne un procédé de préparation d'un matériau à base de nanofils de silicium, comprenant les étapes de : i) Mise en contact, sous atmosphère inerte, d'un support sacrificiel à base d'un halogénure, d'un carbonate, d'un sulfate ou d'un nitrate de métal alcalin, alcalinoterreux ou de transition comprenant des nanoparticules métalliques, d'une part, avec les vapeurs de pyrolyse d'une source de silicium comprenant un composé silane, d'autre part, ce par quoi on obtient des nanofils de silicium déposés sur ledit support sacrificiel; et, éventuellement ii) Elimination du support sacrificiel et récupération des nanofils de silicium obtenus à l'étape ii).
Description
PROCEDE DE PREPARATION DE NANOFILS DE SILICIUM
La présente invention concerne un procédé de préparation d'un matériau à base de nanofils de silicium, les matériaux susceptibles d'être obtenus selon ce procédé et leur utilisation notamment dans des batteries au lithium, dans des super-condensateurs, dans des dispositifs thermoélectriques de récupération d'énergie ou de refroidissement, dans des détecteurs électroniques de substances chimiques ou biologiques en phase gazeuse ou liquide.
Le silicium est étudié depuis longtemps comme matériau d'anode pour les batteries au lithium[1] à cause de sa capacité exceptionnelle à emmagasiner le lithium, ce qui conduit à une densité massique d'énergie très élevée, qui peut atteindre théoriquement 3700 mAh/g. La poudre de silicium cristallin sous forme de microparticules est de plus un matériau peu coûteux, sous-produit de l'industrie électronique CMOS. Cependant, les batteries au lithium basées sur des anodes en silicium montrent une forte chute de la capacité de stockage électrique après un petit nombre de cycles de charge/décharge, à cause en particulier de la fracture du silicium due aux cycles de lithiation/délithiation[2] et de la perte de connexion électrique avec une partie importante du silicium de l'anode[3].
Pour limiter la perte de charge, le silicium peut être introduit sous forme de nanoparticules[1]. Cependant, le contact électrique des nanoparticules avec l'électrode doit être assuré par l'addition d'un composant conducteur comme le noir de carbone. Au cours des cycles, une partie des nanoparticules perd le contact avec l'électrode[3].
L'usage de nanofils de silicium[4] permet de conserver une forte densité massique d'énergie, d'éviter la fracturation du silicium et de conserver un bon contact électrique du silicium avec l'électrode grâce à la forme allongée des nanofils qui favorise les contacts en réseau.
Dans les super-condensateurs, les électrodes à nanofils de silicium représentent aussi une alternative intéressante au carbone car elles montrent une forte surface spécifique[5], une conductivité élevée si les nanofils sont (ultra-)dopés[6], et une grande stabilité chimique au cyclage même avec des forts voltages[7], ce qui assure une forte densité d'énergie stockée dans le super-condensateur.
Bien entendu, les nanofils de silicium doivent être synthétisés spécialement pour l'application, contrairement aux nanopoudres de silicium récupérées comme sous-produit industriel bon marché. Il est donc important pour toute application industrielle de ce matériau de développer une synthèse adaptable à grande échelle et à bas coût.
Plusieurs stratégies ont été développées pour la synthèse des nanofils de silicium :
1/ microfabrication par gravure d'un bloc massif de silicium[8],
21 synthèse de type couche mince par CVD (« chemical vapor déposition »)[9],
3/ synthèse chimique en volume en phase liquide[10] ou supercritique[11],
4/ synthèse chimique[12] en phase vapeur sur substrat,
5/ synthèse pyrolytique[13] en phase gaz sur substrat.
La plupart des méthodes décrites (cas 1/, 21, Al et S/) produisent les nanofils de silicium comme un film mince à la surface d'un substrat, la masse de nanofils produits étant très faible (quelques μg au mieux). Le rendement de production, entendu comme la masse de silicium sous forme de nanofils rapportée à la masse de silicium utilisée dans le procédé, est très faible (<< 1%), le coût de production est donc très élevé.
Les synthèses chimiques en volume en phase liquide[10] et supercritique[11] (cas 3/) proposées par l'équipe du Pr B. A. Korgel permettent d'obtenir une plus grosse quantité de nanofils de silicium. Ces méthodes ont également été décrites dans la demande internationale WO 2011/156019. Le rendement est élevé (60%) dans le cas de la synthèse en phase supercritique uniquement, il est faible en liquide (<5%). Cependant, la synthèse en phase liquide utilise un réactif hautement pyrophorique nécessitant une manipulation en boîte à gants ; la synthèse en phase supercritique est basée sur un procédé coûteux sous haute pression difficilement adaptable industriellement. De plus, ces méthodes n'ont pas permis à ce jour de doper les nanofils pendant la synthèse.
Enfin la synthèse pyrolytique proposée par le Pr S. B. Rananavare[13] permet une synthèse en masse en utilisant comme substrat de synthèse un matériau poreux sacrificiel, la craie ou la laine de verre. Les nanofils de silicium obtenus selon cette synthèse ont des diamètres de l'ordre de 20 à 100 nm. Dans ce type de synthèse, le diamètre des nanofils est déterminé par le diamètre des nanoparticules de catalyseurs. Bien que les nanoparticules d'or utilisées dans cette étude aient des petits diamètres de S à 10 nm, elles diffusent sous l'effet de la chaleur à la surface du support et fusionnent, ce qui conduit à la formation de nanoparticules de plus grands diamètres, donc à la croissance de nanofils de diamètre 20 à 100 nm.
Il a maintenant été mis au point un procédé de synthèse de nanofils de silicium basé sur le principe de la synthèse pyrolytique en phase vapeur, mais utilisant, à titre de support sacrificiel, un halogénure, d'un carbonate, d'un sulfate ou d'un nitrate de métal alcalin, alcalinoterreux ou de transition, en particulier le chlorure de sodium (sel de cuisine), avantageusement soluble dans l'eau.
De façon inattendue, il a été montré que ce support sacrificiel limite avantageusement la diffusion des nanoparticules catalysant la croissance des nanofils. Il en résulte que les nanoparticules de catalyseur restent de petite taille, de sorte que les nanofils de silicium obtenus selon le procédé de l'invention ont un diamètre homogène de 12±3nm, soit un diamètre bien inférieur à ce qui a été décrit dans l'art antérieur. De plus ils présentent des longueurs de 0,5 à S microns donc un fort rapport d'aspect de 50 à 500, le rapport d'aspect étant défini comme la longueur de l'objet rapportée à son diamètre. Cette qualité confère au matériau une très grande surface spécifique. La surface active de l'électrode est donc plus élevée pour un même volume ou une même masse qu'un autre type d'électrode, ce qui accroît la densité de courant du dispositif.
En outre, comme autre avantage, ce support sacrificiel s'élimine dans l'eau, sans réactif dangereux et sans risque de dégradation de la surface des nanofils. Ainsi, les nanofils sont récupérés purs sous la forme d'une poudre noire par simple lavage à l'eau, avec un rendement de synthèse reproductible, généralement de l'ordre de 15%, bien supérieur aux rendements des synthèses classiques en phase vapeur.
Ce matériau peut être obtenu sous forme de poudre en grande quantité (lots de 50 mg à l'échelle du laboratoire) pour un coût de synthèse faible, grâce à une méthode de synthèse basée sur des réactifs peu coûteux et stables à l'air, (tels que le phénylsilane ou le diphénylsilane, les nanoparticules d'or, et le sel de cuisine), et sur un traitement thermique court à température modérée (typiquement une heure à 450°C). Le matériau peut être facilement mis en suspension dans différents solvants pour mise en forme par des techniques simples et peu coûteuses de l'état de l'art, par exemple l'enduction. Le matériau est donc facilement industrialisable à grande échelle dans des objets de la vie courante, comme des accumulateurs rechargeables.
Enfin, les nanofils de silicium sont obtenus de façon reproductible sous la forme d'une collection de nanofils de diamètres très homogènes et constants d'un lot à l'autre. Cette caractéristique d'homogénéité assure une qualité constante de fabrication du matériau et des électrodes qui les contiennent.
Par ailleurs, le procédé est facile à mettre en œuvre et facilement industrialisable car il utilise des produits stables à l'air. Il permet par ailleurs d'obtenir des nanofils de silicium en quantité industrielle.
Ainsi, un premier objet de l'invention concerne un procédé de préparation d'un matériau à base de nanofils de silicium, comprenant les étapes de :
i) Mise en contact, sous atmosphère inerte, d'un support sacrificiel à base d'un halogénure, d'un carbonate, d'un sulfate ou d'un nitrate de métal alcalin, alcalinoterreux ou de transition, comprenant un catalyseur constitué de nanoparticules métalliques, d'une part, avec les vapeurs de pyrolyse d'une source de silicium comprenant un composé silane d'autre part, ce par quoi on obtient des nanofîls de silicium déposés sur ledit support sacrificiel; et éventuellement
ii) Elimination du support sacrificiel et récupération des nanofîls de silicium obtenus à l'étape i).
Etape i)
Au sens de la présente description, le terme « à base d'un halogénure, d'un carbonate, d'un sulfate ou d'un nitrate de métal alcalin, alcalinoterreux ou de transition », signifie consistant ou comprenant majoritairement, notamment plus de 50% en poids, en particulier plus de 75 % en poids d'un halogénure de métal alcalin, alcalinoterreux ou de transition.
Le support sacrificiel à base d'un halogénure, d'un carbonate, d'un sulfate ou d'un nitrate de métal alcalin, alcalinoterreux ou de transition peut être notamment choisi parmi KC1, MgCl2, CaCl2, Na2CO3, MgCO3, K2CO3, Na2SO4, CaSO4, MgSO4, K2SO4, Ca(NO3)2. Il est préférentiellement à base de chlorure de sodium, ou de carbonate de calcium, notamment de chlorure de sodium. Selon une variante préférée, le support sacrificiel est sous forme de poudre.
Le support sacrificiel à base d'un halogénure, d'un carbonate, d'un sulfate ou d'un nitrate de métal alcalin, alcalinoterreux ou de transition est typiquement préparé par broyage dudit halogénure anhydre, au moyen par exemple d'un cylindre de broyage à billes de zircone. La poudre dudit halogénure, carbonate, sulfate ou nitrate de métal alcalin, alcalinoterreux ou de transition est constituée de particules dont le diamètre est compris entre 10 nm et 50 μm, en particulier entre 50 nm et 50 um, notamment entre 1 μm et 50 μm, en particulier de 10 μm environ. Cette taille permet avantageusement de limiter la fusion des particules de catalyseurs et donc de limiter la formation de nanofîls ayant un gros diamètre. La poudre d'halogénure, de carbonate, de sulfate ou de nitrate de métal alcalin, alcalinoterreux ou de transition est de préférence conservée dans des conditions anhydres.
Les nanoparticules métalliques sont notamment des nanoparticules d'un catalyseur métallique, en particulier des nanoparticules d'un métal, d'un composé bimétallique ou d'un oxyde métallique. Les nanoparticules d'un métal sont notamment des nanoparticules d'or, de cobalt, de nickel, de bismuth, d'étain, de manganèse, ou d'iridium. Les nanoparticules d'un
composé bimétallique sont notamment des nanoparticules de MnPt3 ou FePt. Les nanoparticules d'un oxyde métallique sont notamment des nanoparticules d'oxyde ferrique (Fe203).
Le catalyseur est préférentiellement constitué de nanoparticules d'or. Les nanoparticules d'or mises en œuvre dans le procédé selon l'invention peuvent être synthétisées selon le procédé de l'état de la technique décrit dans l'article de Brust et al.[14].
Le diamètre des nanoparticules de catalyseur peut être compris entre 1 et 10 nm et est notamment de 1 à 2 nm. La surface des nanoparticules de catalyseur peut être recouverte d'un ligand tel que le dodécanethiol.
Les nanoparticules de catalyseur peuvent être dispersées dans un solvant tel que le toluène, notamment à une concentration de 50 mg/mL, pour constituer une solution mère de nanoparticules de catalyseur.
Typiquement, la solution mère de nanoparticules de catalyseur est ajoutée au support sacrificiel de sel dans un solvant apolaire anhydre, tel que l'hexane anhydre. Après élimination du solvant sous flux de gaz inerte, le solide obtenu peut être broyé sous atmosphère inerte.
Selon l'étape i), le support sacrificiel est mis en contact avec les vapeurs de pyrolyse d'une source de silicium comprenant un composé silane sous atmosphère inerte.
L'étape i) est notamment réalisée à une température comprise entre 300 et 1300 °C, notamment à 450°C. Dans cette gamme de température, la source de silicium subit une pyrolyse, c'est-à-dire une décomposition thermique conduisant à la formation de vapeurs de pyrolyse qui, au contact du support sacrificiel, vont conduire à la croissance de nanoflls de silicium sur le support sacrificiel.
La source de silicium comprend un composé silane ou un mélange de composés silanes. Le composé silane est notamment un organosilane, en particulier un organomonosilane, un organodisilane ou un organotrisilane, ou un silane simple de formule
avec n allant de 1 à 10. L'organosilane peut être notamment un mono-, di-, triarylsilane tel que le monophénylsilane, le diphénylsilane, le triphénylsilane, ou un mono-, di-, tri-alkylsilanes tel que l'octylsilane.
La mise en contact à l'étape i) est réalisée sous atmosphère inerte, c'est-à-dire en absence d'oxygène et dans des conditions anhydres, notamment sous vide, ou sous un flux de gaz inerte tel que l'argon ou l'azote.
Selon un mode de réalisation, la mise en contact du support sacrificiel et des vapeurs de pyrolyse à l'étape i) est réalisée en présence d'un agent dopant. L'agent dopant peut être
choisi parmi les organophosphines, telles que la diphénylphosphine, les organoboranes tels que le triphénylborane, l'anhydride diphénylboronique ; les organoarsines ; les aminés aromatiques, telles que la diphénylamine, ou la triphénylamine.
Etape ii)
L'étape ii) consiste à éliminer le support sacrificiel pour récupérer les nanofils de silicium sans support, éventuellement dopés. Cette étape comprend notamment une étape de lavage à l'eau des nanofils de silicium obtenus par croissance sur le support sacrificiel à l'étape i).
Etape iii)
Selon un mode de réalisation, le procédé selon l'invention comprend en outre une étape iii) de revêtement de la surface des nanofils de silicium obtenus à l'étape ii) ou à l'étape i), par une couche fonctionnelle organique ou inorganique. Ces nanofils peuvent être fonctionnalisés par exemple par une couche d'oxyde de silicium selon le procédé décrit par Berton et al.[7], ou par une couche de polymère selon le procédé électrochimique décrit par Aradilla et al.[15], ou par une couche de diamant selon le procédé dans la demande internationale WO2013057218.
Etape iv)
Selon un autre mode de réalisation, les nanofils de silicium issus des étapes ii) et/ou iii) sont déposés sur un support, notamment un support conducteur ou semi-conducteur A titre d'exemple, la poudre de nanofils de silicium (lmg) est suspendue dans 50μL de chloroforme par agitation dans un bain à ultrasons. La suspension est déposée en goutte sur un substrat de silicium jusqu'à évaporation complète du solvant Après séchage, les nanofils de silicium forment une couche homogène poreuse de 25μm d'épaisseur sur le substrat.
Etape v)
Selon un autre mode de réalisation, les nanofils de silicium issus des étapes ii) et/ou iii) sont assemblés, pour former un matériau autosupporté, tel qu'un feutre de nanofils de silicium. A titre d'exemple, la poudre de nanofils de silicium est suspendue dans le chloroforme comme précédemment décrit. La suspension est filtrée sur une membrane filtrante, éventuellement dans un appareil de filtration sous vide. Après séchage, le film de nanofils de silicium décollé du filtre constitue un matériau poreux. A titre de deuxième exemple, la poudre de nanofils de silicium est compressée en une pastille dans une presse hydraulique. La pastille constitue un matériau nanostructuré d'intérêt comme matériau thermoélectrique.
La synthèse des nanofils de silicium selon le procédé de l'invention peut être réalisée en lots comme dans l'exemple ci-dessous, ou en flux continu ou semi-continu.
Pour une synthèse en mode semi-continu, le support sacrificiel de sel portant les nanoparticules de catalyseur peut être placé dans une chambre de croissance, et exposé par ouverture d'une vanne à une autre chambre contenant la source de silicium pyrolysée.
Pour une synthèse en continu, le support sacrificiel de sel portant les nanoparticules de catalyseur peut passer à vitesse contrôlée dans la chambre de croissance, et être exposé aux vapeurs sortant d'une chambre de pyrolyse de la source de silicium. Les méthodes sur lit fluidisé ou sur tapis roulant sont adaptées à la synthèse des nanofils de l'invention.
Matériau à base de nanofils de silicium
Un autre objet de l'invention concerne un matériau à base de nanofils de silicium susceptible d'être obtenu selon le procédé tel que défini ci-dessus.
Par « matériau à base de nanofils de silicium », on entend un matériau comprenant ou consistant en des nanofils de silicium. D peut notamment s'agir de nanofils de silicium, dopés ou non, déposés sur le support sacrificiel tels qu'obtenus à l'étape i), ou sans support tels que récupérés à l'étape ii), recouverts ou non d'un revêtement de surface selon l'étape iii), déposés sur tout autre support d'intérêt selon l'étape iv), ou assemblés pour former un matériau autosupporté selon l'étape v).
Ce matériau peut être caractérisé en ce que les nanofils de silicium présentent un diamètre inférieur à 20 nm, et une longueur supérieure à 500 nm.
La taille des nanofils, en particulier leur diamètre et/ou leur longueur peut être mesurée selon des techniques conventionnelles, telles que la microscopie électronique à balayage et à transmission.
Les nanofils de silicium ont notamment un diamètre compris entre 9 nm et 15 nm, en particulier de 12 nm ± 3 nm. Typiquement, ce diamètre est homogène sur l'ensemble des nanofils de silicium, c'est-à-dire que moins de 30% d'écart-type est observé dans la distribution des diamètres.
Les nanofils de silicium ont notamment une longueur comprise entre 500 nm et 5 μm.
Les nanofils de silicium selon l'invention présentent avantageusement un degré de pureté élevé, notamment aucune impureté liée au support, du fait notamment du caractère soluble du support sacrificiel.
Utilisation des nanofils de silicium
Un autre objet de la présente demande concerne l'utilisation d'un matériau à base de nanofils de silicium tel que défini ci-dessus pour la préparation d'électrodes pour les batteries au lithium, les super-condensateurs, les dispositifs thermoélectriques, les détecteurs électroniques de substances chimiques ou biologiques.
Dans le cas des batteries au lithium, la combinaison des caractéristiques de grande longueur, de grande surface spécifique et de petits diamètres homogènes est particulièrement attractive. En effet, lors de la charge de la batterie, le silicium connecté à l'électrode peut absorber de très grandes quantités de lithium, jusqu'à former la phase . Une particule
de silicium voit alors son volume augmenter d'un facteur 4, ce qui provoque de fortes tensions à la surface de la particule. Au-delà d'une taille critique de l'ordre de 200 nm, la particule se fracture sous l'effet de la contrainte mécanique. Lors de la décharge de la batterie, la délithiation provoque une réduction du volume, mais les particules fracturées restent séparées[1] . Les morceaux fracturés qui ne sont plus connectés électriquement à l'électrode ne participent plus aux cycles de charge/décharge et la capacité de la batterie diminue. Les nanofils de silicium selon l'invention présentent une grande longueur et un grand rapport d'aspect, ce qui implique qu'ils forment avantageusement un réseau percolant conducteur une fois déposés sur une surface. Dans ce réseau, tous les nanofils de silicium selon l'invention sont électriquement connectés par contact avec les autres nanofils, et peuvent donc participer à la charge/décharge. De plus, les nanofils de silicium selon l'invention ont un diamètre suffisamment fin pour éviter la fracture, donc la capacité de la batterie sera conservée au cours des cycles. Bien sûr, les qualités de faible coût et de mise en œuvre simple sous forme de suspension liquide sont aussi des atouts importants pour la fabrication industrielle des batteries.
Les matériaux à base de nanofils de silicium selon l'invention sont notamment utiles pour la préparation d'anodes pour batteries lithium-métal, lithium-ion, lithium-air, lithium- soufre ou autres technologies de batteries lithium ou sodium.
Dans le cas des super-condensateurs, les électrodes à base de nanofils de silicium résistent à de fortes tensions, et montrent une grande stabilité au cyclage. La densité de courant augmente lorsque le diamètre des nanofils diminue[5]. Les nanofils de silicium selon l'invention permettent avantageusement d'obtenir des densités de courant plus importantes grâce à leur diamètre très fin.
Les matériaux à base de nanofils de silicium selon l'invention sont ainsi notamment utiles pour la préparation d'anodes et/ou de cathodes de super-condensateurs, micro-supercondensateurs ou ultra-micro-condensateurs.
Le matériau à base de nanofils de silicium selon l'invention peut également être utilisé pour des applications dans des dispositifs thermoélectriques de récupération d'énergie ou de refroidissement. En effet, les matériaux thermoélectriques doivent posséder à la fois un coefficient Seebeck élevé, une bonne conductivité électrique et une faible conductivité thermique. Le silicium est un matériau thermoélectrique intéressant lorsqu'il est fortement dopé grâce à une forte conductivité électrique et un coefficient Seebeck élevé. Cependant, les performances peuvent être améliorées si la conductivité thermique est réduite. En effet, la conductivité thermique des nanofils de silicium est réduite d'au moins un facteur 10 si le diamètre des nanofils est inférieur à 20 nm ([3]),, ce qui est le cas des nanofils de silicium selon l'invention.
Les nanofils de silicium selon l'invention, éventuellement en mélange avec d'autres composants, et compressés en un matériau massif thermoélectrique sont notamment utiles pour la préparation d'un bloc de refroidissement Peltier ou générateur thermoélectrique de récupération d'énergie thermique.
Le matériau à base de nanofils de silicium est par ailleurs utile pour la préparation d'un support conducteur sensible de détecteur chimique résistif, capacitif ou en mode transistor à effet de champs.
Un autre objet de l'invention concerne l'utilisation de chlorure de sodium à titre de support sacrificiel pour la préparation d'un matériau à base de nanofils de silicium.
Définitions
Par « nanofil », on entend un fil dont le diamètre est inférieur à 100 nm, notamment entre 1 et 50 nm. Les nanofils de silicium obtenus selon le procédé de l'invention ont avantageusement un diamètre compris entre 1 et 30 nm, notamment entre S et 20 nm, en particulier entre 8 et 15 nm.
Par « support sacrificiel », on entend un support provisoire, nécessaire à la synthèse des nanofils de silicium, mais destiné à, ou pouvant être éliminé après la formation des nanofils de silicium à sa surface.

EXEMPLES
Exemple 1 : Synthèse d'un lot de nanofîls de silicium non dopés
1/ Les nanoparticules d'or sont synthétisées selon le procédé de l'état de l'art décrit dans l'article de Brust et al.[14] Leur diamètre est de 1 à 2 nm, leur surface est recouverte de dodécanethiol. Elles sont dispersées dans le toluène à une concentration de 50 mg/mL pour constituer la solution mère de nanoparticules d'or.
2/ Le support sacrificiel de sel est préparé par broyage de chlorure de sodium anhydre. 200 g de chlorure de sodium anhydre est placé dans un cylindre de broyage à billes de zircone. Le cylindre est fermé est mis en rotation pour 24 h. La poudre de sel obtenue a une taille moyenne de 10 μm. Elle est conservée à l'abri de l'air.
3/ 40 μL de solution mère de nanoparticules d'or sont mélangés avec 1 g de support sacrificiel de sel dans 20 mL d'hexane sec. L'hexane est évaporé sous flux de gaz inerte (argon ou azote) en 3 h. Le solide sec est transféré dans un mortier et broyé finement au pilon sous atmosphère inerte. La poudre est déposée dans un creuset en alumine.
4/ Le réacteur est un tube de 16 mm de diamètre extérieur en pyrex d'épaisseur i mm, comportant deux constrictions à 3 cm et 6 cm du fond environ Dans le fond du réacteur (à gauche sur la figure 1). on dépose 184 mg de diphénylsilane soit 1 mmol, puis
sur le dessus du réacteur (à droite sur la figure 1) on dépose le creuset contenant le support sacrificiel imprégné de nanoparticules d'or. Le réacteur est ensuite placé sur une rampe à vide et scellé au chalumeau à 10 cm du fond environ.
5/ Le réacteur est placé dans un four à 450°C pendant 1 h, puis il est sorti du four et laissé à refroidir pendant 30 minutes à l'ambiante. Le réacteur est rompu dans les conditions ambiantes.
6/ Le support sacrificiel de sel couvert de nanofîls de silicium est transféré du creuset dans un tube de centrifugation en plastique de 40 mL avec S mL de chloroforme. La suspension dans le chloroforme est lavée trois fois par 30 mL d'eau sous ultrasons au bain à ultrasons.
7/ On ajoute 20 mL d'éthanol à la suspension de nanofîls de silicium dans le chloroforme. Le mélange est passé au bain à ultrasons puis centrifugé S minutes à 8000 rpm,
le solvant est retiré et remplacé par 20 mL d'éthanol et 5 mL de chloroforme. Cette opération de lavage est répétée 3 fois.
Enfin, le solide obtenu est constitué de 5 à 10 mg de nanofils de silicium prêts à l'usage.
Exemple 2 : Synthèse de nanofils dopés
On répète les étapes 3/ à 7/ décrites précédemment avec pour seule modification que dans l'étape 4/, de la diphénylphosphine
est introduite en mélange dans le diphénylsilane en proportion 0.1 à 3 % en masse.
Exemple 3 : Préparation des électrodes pour batteries lithium
54 mg de nanofils de silicium non dopés sont broyés au mortier avec 7 mg de noir de carbone et 7 mg de carboxy-méthylcellulose dans de l'eau (1 mL).
La pâte obtenue est déposée par enduction sur un film métallique à 0.8mg/cm2 et séchée pendant 6h à 60°C sous vide.
L'électrode est montée comme cathode dans une batterie lithium, avec un séparateur de Villedon imprégné d'un électrolyte constitué d'une solution de LiPF6 dans un mélange 1/1 massique de carbonate d'éthylène et de carbonate de diéthyle, contre une anode de lithium métal. L'ensemble est scellé dans une pile bouton.
La batterie lithium est testée en cycles de décharge/charge sur 70 cycles à une vitesse de C/20 au premier cycle et C/5 aux cycles suivants. Par définition, une vitesse de charge de C/20 (C/5 respectivement) indique que la batterie est complètement chargée en 1/20 heure (1/5 heure respectivement). La capacité de charge et décharge, rapportée à la masse de composite nanofils de silicium/noir de carbone/carboxy-méthylcellulose, est indiquée en figure 2 en fonction du nombre de cycle. La figure montre que, malgré la chute initiale de capacité due à la formation d'une couche de passivation sur les nanofils de silicium, la capacité de la batterie se stabilise dès le 20e cycle et reste ensuite constante sur au moins 50 cycles. Cette grande stabilité démontre l'excellente résistance des nanofils de silicium aux contraintes mécaniques imposées par le cyclage de lithiation/délithiation, par rapport aux nanopoudres de silicium qui induisent, en batterie lithium, une chute continue de la capacité[3].
Exemple 4 : Préparation des électrodes pour super-condensateur
1 mg de nanofils de silicium dopés sont mis en suspension dans 200 μL de chloroforme. Un morceau de wafer de silicium ultra-dopé de 1 cm2 est décapé par trempage dans une solution aqueuse d'acide fluorhydrique à 10% en masse. La suspension de nanofils de silicium de l'invention est déposée sur ce substrat. Le dépôt est séché à l'air ambiant. Deux
électrodes identiques sont préparées pour la fabrication d'un super-condensateur. Les deux électrodes selon l'invention sont assemblées en sandwich l'une face à l'autre, séparées par un séparateur en papier filtre Whatman imprégné d'électrolyte constitué du liquide ionique bis- trifluorométhylsulfonide imide de 1 -méthyl- 1 -propylpyrolidinium. L'assemblage du supercondensateur se fait en atmosphère inerte.
Le comportement capacitif du super-condensateur est testé par voltamétrie cyclique. Le voltamogramme présenté en figure 3 montre un comportement capacitif quasi-idéal dans une large fenêtre de tension de 3 V.
La stabilité au cyclage est mesurée en cyclant le super-condensateur sur une fenêtre de 2.SV sur 30 000 cycles, sous une densité de courant de 0.050mA/cm2. La capacitance initiale du super-condensateur est de 17μF/cm2. La figure 4 donne l'évolution de la capacitance en fonction du nombre de cycles. La capacitance du super-condensateur est remarquablement stable avec une chute d'à peine 7% dans les 3000 premiers cycles, puis une capacitance constante dans le temps.
Exemple 5 : Synthèse d'un lot de nanofils de silicium non dopés sur les nanoparticules de carbonate de calcium
1/ Les nanoparticules d'or sont synthétisées selon le procédé de l'état de l'art décrit dans l'article de Brust et al.14 Leur diamètre est de 1 à 2 nm, leur surface est recouverte de dodécanthiol. Elles sont dispersées dans le toluène à une concentration de S0 mg/mL pour constituer la solution mère de nanoparticules d'or.
2/ Le support sacrificiel de nanoparticules de carbonate de calcium est un produit commercial, qui a un aspect d'une poudre blanche avec la taille moyenne de nanoparticules de 67 nm. Le produit est conservé à l'abri de l'humidité.
3/ 20 μL. de solution de mère de nanoparticules d'or sont mélangés avec 200 mg de support sacrificiel de nanoparticules de carbonate de calcium dans 20 mL d'hexane sec. Après 30 min d'agitation, l'hexane est évaporé en utilisant un évaporateur rotatif. Le solide sec est transféré dans un creuse en alumine. Toutes les manipulations de cette partie sont effectuées à l'air libre .
On répète les étapes 4/ et 5/ décrites en exemple 1 avec pour seule modification que dans l'étape 4/ on utilise 368 mg de diphénylsilane
soit 2 mmol.
6/ Le support sacrificiel de nanoparticules de carbonate de calcium est transféré du creuset dans un tube de centrifugation en plastique de 40 mL avec S mL de chloroforme. La suspension est lavée trois fois par 20 mL de la solution (1M) aqueuse de l'acide hydrochlorique HC1, puis deux fois par 20 mL d'eau sous ultrasons au bain à ultrasons.
On répète l'étape 7/.
Enfin, le solide obtenu est constitué de 17 à 20 mg de nanofils de silicium prêts à l'usage.
Exemple 6 : Synthèse d'un lot de nanofils de silicium dopés sur les nanoparticules de carbonate de calcium
On répète les étapes 4/ à 7/ décrites en exemple 5 avec pour seule modification que dans l'étape 4/, de la diphénylposphine
est introduite en mélange dans le diphénylsilane
en proportion 0.1 à 3% en masse.

Claims
1. Procédé de préparation d'un matériau à base de nanofils de silicium, comprenant les étapes de :
i) Mise en contact, sous atmosphère inerte, d'un support sacrificiel à base d'un halogénure d'un carbonate, d'un sulfate ou d'un nitrate de métal alcalin, alcalinoterreux ou de transition comprenant des nanoparticules métalliques, d'une part, avec les vapeurs de pyrolyse d'une source de silicium comprenant un composé silane, d'autre part, ce par quoi on obtient des nanofils de silicium déposés sur ledit support sacrificiel ; et, éventuellement
ii) Elimination du support sacrificiel et récupération des nanofils de silicium obtenus à l'étape ii).
2. Procédé selon la revendication 1, dans lequel le support sacrificiel est à base de chlorure de sodium.
3. Procédé selon la revendication 1 ou 2, dans lequel l'étape ii) comprend une étape de lavage à l'eau des nanofils de silicium déposés sur le support sacrificiel.
4. Procédé selon l'une quelconque des revendications 1 à 3, dans lequel l'étape i) est réalisée en présence d'un agent dopant.
5. Procédé selon la revendication 4, dans lequel l'agent dopant est choisi parmi les organophospfaines, les organoarsines, les organoboranes, et les aminés aromatiques.
6. Procédé selon l'une quelconque des revendications précédentes, dans lequel le support sacrificiel est une poudre d'un halogénure, d'un carbonate, d'un sulfate ou d'un nitrate de métal alcalin, alcalinoterreux ou de transition, dont le diamètre des particules est compris entre 10 nm et 50 μm.
7. Procédé selon l'une quelconque des revendications précédentes, dans lequel les nanofils de silicium issus des étapes ii) ou iii) sont déposés sur un support conducteur ou semi-conducteur.
8. Matériau à base de nanofils de silicium susceptibles d'être obtenus selon le procédé tel que défini aux revendications 1 à 7.
9. Matériau à base de nanofils de silicium caractérisé en ce que les nanofils de silicium présentent un diamètre inférieur à 20 nm, et une longueur supérieure à 500 nm.
10. Utilisation d'un matériau à base de nanofils de silicium tel que défini à la revendication 8 ou 9 pour la préparation d'électrodes pour les batteries au lithium, les supercondensateurs, les dispositifs thermoélectriques, les détecteurs électroniques de substances chimiques ou biologiques.
11. Utilisation d'un halogénure d'un carbonate, d'un sulfate ou d'un nitrate de métal alcalin, alcalinoterreux ou de transition à titre de support sacrificiel pour la préparation d'un matériau à base de nanofils de silicium.
