Abstract
Description
[装置構成]
図6は、本実施の形態に係る透過電子顕微鏡の構成図の例である。電子顕微鏡装置600は、主として、電子銃601、収束レンズ603、対物レンズ604、投射レンズ605、透過電子検出器606、レンズ電源607、透過電子検出器制御部608、全体制御部609、コンピュータ610、試料ホルダ本体部611、試料612、試料押さえ613、試料ホルダ制御部614、EDX検出器615、EDX検出器制御部616によって構成される。
この透過電子像において、収束した電子線を利用してEDX分析時の位置指定を行うこともできる。
[試料ホルダ]
図1は、本実施の形態に係る荷電粒子線装置の試料ホルダ、EDX検出器の外観を示す図である。
本実施例では、上述の実施例1に係る試料押さえ103を適用した場合のP/B向上効果についてEDX分析結果を用いて説明する。図11は、NiOx薄膜試料から取得されるEDX分析結果のスペクトルの一例を示すグラフである。本グラフにおいて、横軸はエネルギー範囲、縦軸がピークの強度(カウント数)である。
P/B = 50×P/B500 ・・・式(1)

B500 = (B1+B2)/2 ・・・式(3)
・P/B比(Peak to Background Ratio):ピークとバックグラウンドの比
・P1 ,P2 (Peak):Ni- Kαピーク、Ni- Kβピークを中心とした500 eVのエネルギー幅におけるカウント数の積算値
・B1, B2 (Background):図11のB1, B2それぞれのエネルギー幅におけるカウント数の積算値
・B500:B1とB2の平均値
ここで、Ni- Kαピークは、試料に入射した電子がNiのL殻→K殻に移動する際に検出される特性X線を示し、Ni- Kbピークは、試料に入射した電子がNiのM殻→K殻に移動する際に検出される特性X線を示す。
より高いスループットを実現する試料押さえの構成について説明する。

- 試料に照射する荷電粒子線を発生させる荷電粒子源と、
当該荷電粒子線の照射により前記試料から発生した信号を検出する検出器と、を備えた荷電粒子線装置に挿入される試料ホルダであって、
前記試料を保持する本体部と、
前記本体部に着脱自在に設けられ、当該本体部に取り付けられることによって、当該本体部に保持された試料を固定する試料押さえ部と、を有し、
前記試料押さえ部は、
前記荷電粒子源と対向する面に設けられ、前記荷電粒子線を通過させるための第1の孔と、
前記検出器と対向する面に設けられ、前記試料から発生する信号のうち、特定の信号のみを前記検出器へ導入する第2の孔と、を有することを特徴とする試料ホルダ。 - 請求項1に記載された試料ホルダであって、
前記第2の孔は、
前記試料から発生する信号のうち、特定の範囲の角度に進行する信号のみを前記検出器へ導入するように形成されることを特徴とする試料ホルダ。 - 請求項1に記載された試料ホルダであって、
前記第2の孔は、
前記検出器と対向する面から、当該本体部に配置された試料に近づくにつれて径が小さくなるように形成されることを特徴とする試料ホルダ。 - 請求項1に記載された試料ホルダであって、
前記第2の孔は、
前記検出器と対向する面から、当該本体部に配置された試料に近づくにつれて下り勾配を形成するように設けられることを特徴とする試料ホルダ。 - 請求項1に記載された試料ホルダであって、
前記検出器は、当該荷電粒子線の照射により前記試料から発生したX線を検出するエネルギー分散型X線検出器であることを特徴とする試料ホルダ。 - 請求項5に記載された試料ホルダであって、
前記検出器は、シリコンドリフト検出器であることを特徴とする試料ホルダ。 - 請求項1に記載された試料ホルダであって、
前記試料押さえ部は、
前記第2の孔を複数有することを特徴とする試料ホルダ。 - 試料を保持する試料ホルダと、
前記試料に照射する荷電粒子線を発生させる荷電粒子源と、
当該荷電粒子線の照射により前記試料から発生した信号を検出する検出器と、を備えた荷電粒子線装置であって、
前記試料ホルダは、
前記試料が配置される本体部と、
前記本体部に着脱自在に設けられ、当該本体部に取り付けられることによって、当該本体部に配置された試料を固定する試料押さえ部と、を有し、
前記試料押さえ部は、
前記荷電粒子源と対向する面に設けられ、前記荷電粒子線を通過させるための第1の孔と、
前記検出器と対向する面に設けられ、前記試料から発生する信号のうち、特定の信号のみを前記検出器へ導入する第2の孔と、を有することを特徴とする荷電粒子線装置。 - 請求項8に記載された荷電粒子線装置であって、
前記第2の孔は、
前記試料から発生する信号のうち、特定の範囲の角度に進行する信号のみを前記検出器へ導入するように形成されることを特徴とする荷電粒子線装置。 - 請求項8に記載された荷電粒子線装置であって、

前記制御部は、
当該検出器に検出される信号のピーク/バックグラウンド比が最大となる傾斜角度となるように前記試料ホルダ傾斜部の動作を制御することを特徴とする荷電粒子線装置。
