Abstract

Description
본 발명은 시편을 주사(scanning)하여 시편의 정량적 온도, 열적 특성 등을 프로파일링할 수 있는 주사탐침열현미경 및 이를 이용한 온도 프로파일링 방법에 관한 것이다.
탄소나노튜브(carbon nanotube)나 그래핀(graphene)같은 나노물질은 뛰어난 전기적, 열적 물성을 갖고 있기 때문에 장차 이러한 나노물질을 사용한 전자소자가 현재 실리콘 기반의 전자소자를 대체할 수도 있을 것으로 기대되고 있다. 따라서 이러한 나노물질의 열적 특성 분석 및 나노물질로 구성된 나노소자의 동작분석 그리고 나노물질 혹은 나노소자와 주위 절연물질과의 계면의 열적 저항에 대한 계측 및 분석이 중요하다. 그러나 이러한 분석에 요구되는 나노스케일에서의 열적인 계측은 여전히 도전적 과제로 남아 있다.
주사탐침열현미경(Scanning thermal microscopy, SThM)은 높은 공간해상도를 가지고 있기 때문에 이러한 나노스케일에서의 열적 계측에 활용할 수 있는 장치들 중 하나이다. SThM은 예리한 첨단에 온도계가 장착된 탐침을 비활성모드(passive mode) 혹은 활성모드(active mode)로 동작시키며 시편의 표면에 주사함으로써 온도 분포나 혹은 열물성분포를 얻어내는 장치이다.
그러나, 종래의 SThM은 계측의 비국소성 때문에 정량적 국소 열적 분석에 활용하는데 있어서는 상당한 문제점을 가지고 있었다. 즉, 도 1에 도시된 바와 같이, 종래의 SThM이 계측하는 신호는 탐침(4)의 첨단(4a)과 시편(2) 사이의 열접촉을 통해 발생할 뿐만 아니라 시편(2)과 탐침(4) 사이의 공기를 통한 열전달에 의해 대부분 발생하기 때문이다.
또한, 탐침 첨단(4a)과 시편(2)의 접점을 통과하는 열유속만으로부터 계측을 하는 경우에도 시편(2)의 형상이나 친/소수성과 같은 표면 특성의 차이에 의해서 탐침 첨단(4a)과 시편(2)의 접점 사이의 열전달이 교란되는 경우에는 정량적 계측이 어려워진다.
본 발명은 상기와 같은 문제점을 해결하기 위하여 안출된 것으로서, 계측의 국소성을 극복하면서도 동시에 표면의 열전달 특성이 변화하는 경우에도 정량적으로 연속적으로 온도분포를 계측할 수 있는 주사탐침열현미경 및 이를 이용한 온도 프로파일링 방법을 제공함을 그 목적으로 한다.
상기한 과제를 해결하기 위해 본 발명은 시편을 주사할 수 있는 첨단을 갖는 탐침; 상기 탐침 첨단이 활성모드로 구동될 수 있도록 상기 탐침 첨단을 가열하는 구동 전원부; 상기 탐침 첨단이 상기 시편에 접촉된 상태인 접촉모드 및 상기 시편으로부터 유격된 상태인 비접촉모드로 각각 구동될 수 있도록 상기 탐침 첨단 높이 위치를 제어하는 구동 기구부; 상기 탐침 첨단이 활성모드 또는 비 활성모드로 구동되어 접촉모드, 비접촉모드에서 각각 시편을 주사할 수 있도록 상기 구동 전원부 및 상기 구동 기구부를 제어하는 제어부; 상기 시편의 주사로 인해 상기 탐침 첨단에 생성된 열전전압으로부터 상기 시편의 온도를 계측하는 시편 온도 계측부;를 포함하는 것을 특징으로 하는 주사탐침열현미경을 제시할 수 있다.
상기 탐침 첨단은 열전쌍 방식으로 이루어질 수 있다.
상기 구동 전원부는 상기 탐침 첨단을 교류 전원을 가열할 수 있도록 교류 전원 구동방식으로 이루어질 수 있다.
상기 시편 온도 계측부는 휘트스톤 브리지 회로 방식으로 이루어질 수 있다.

상기 제1온도(T1) 구동은 상기 탐침 첨단을 가열하지 않는 비활성모드 구동이며, 상기 제2온도(T2) 구동은 상기 탐침 첨단을 상기 탐침의 열시상수보다 높은 주파수의 교류 전원으로 가열하는 활성모드 구동될 수 있다.
상기 선형 외삽법에 의해 수학식은 다음과 같으며,

본 발명은 시편 표면의 형상이나 친/소수성 등의 특성 변화에 의해 Gts가 교란되는 상황에서도 정량적인 온도분포를 계측할 수 있는 기법을 제시할 수 있으며, 이에 따라 나노소재와 나노소재의 열적 특성분석에 널리 이용될 수 있다.

이하, 첨부도면을 참조하여 본 발명의 실시예에 관하여 상세히 설명한다.
본 발명에 따른 주사탐침열현미경을 이용한 온도 프로파일 방법은 다음과 같이 이루어질 수 있다.
탐침(4)의 첨단(4a)을 통과하는 열유속은 다음의 수학식 1과 같다.
여기서,Qts, C, Tnc, Tc는 각각 탐침과 시편(2) 간의 열유속, 탐침(4) 내부의 열전도도, 시편(2)의 비접촉모드 온도, 시편(2)의 접촉모드 온도이다. 참고로, 도 2의 (a)에 도시된 바와 같이 시편(2)의 비접촉모드 온도는 탐침 첨단(4a)이 시편(2)의 주사지점으로부터 수직으로 소정 높이 유격된 상태에서 탐침에 의해 계측된 시편(2)의 온도로서, 탐침 첨단(4a)과 시편(2) 사이의 접점을 통한 열전달이 없으므로 공기에 의한 열전달에 의하여 발생된 계측 온도이다. 도 2의 (b)에 도시된 바와 같이 시편(2)의 접촉모드 온도는 탐침 첨단(4a)이 시편(2)의 주사지점d에 접촉된 상태에서 탐침에 의해 계측된 시편(2)의 온도로서, 탐침 첨단(4a)과 시편(2) 사이의 접점을 통한 열전달 및 공기를 통한 열전달에 의하여 발생된 계측 온도이다.
이제, Qts 와 시편(2) 표면의 정량적 온도 Ts와의 관계를 알아본다. 접촉모드에서 Qts가 Tc와 Ts의 차이에 선형적으로 비례한다는 것은 명확하며 다음의 수학식 2와 같이 표현할 수 있다.
여기서, Gts는 탐침과 시편(2) 표면의 접촉 지점 사이의 열전도율이다.
위의 수학식 1,2를 정리하면, 다음의 수학식 3과 같다.
그러나, 도 3 내지 도 6을 참조하는 바와 같이, 시편(2)의 표면 형상이나 시편(2)의 표면 특성 친수성,소수성 같은 차이에 의해서 탐침 첨단(4a)과 시편(2)의 접점 사이의 열전달이 교란되는 경우에는 수학식 3으로는 정량적 계측이 곤란해진다. 즉, 도 3의 (a)(b)(c)를 비교해보면, 탐침 첨단(4a)과 시편(2)의 접점 위치에 따라 탐침 첨단(4a)과 시편(2) 간 접촉 면적이 달라질 수 있으며, 이에 따라 Gts가 일정한 값을 갖는 상수가 아니라 변수임을 알 수 있다. 도 5의 (a)(b)(c)는 각각, 시편(2)을 주사하는 동안 도 4에 도시된 바와 같이 탐침 첨단(4a)과 시편(2)의 접점 '①','②','③'에서의 탐침 첨단(4a)과 시편(2)의 열접촉면적이 변할 수 있음을 보여주고 있다. 도 6은 시편(2)의 친수성, 소수성에 따라 열접촉면적이 변할 수 있음을 보여주고 있다.
따라서, 무차원 상수()를 몰라도 시편(2)의 정량적인 온도를 계측할 수 있도록 다음과 같은 널포인트기법(null point method)을 제시할 수 있다. 즉, 수학식 3에서 무차원 상수()가 어떤 값을 갖더라도, Tj가 0이 되면, Qts가 0이 되며 이때 Tc가 Ts와 같아짐을 확인할 수 있다. 여기서, Tj는 시편(2)의 접촉모드 온도(Tc)와 시편(2)의 비접촉모드 온도(Tnc)의 차이이며, 이를 '온도 점프'라 할 수 있다.
그러나, 실제로 탐침 첨단(4a)의 온도를 온도 점프(Tj)가 0이 될 때까지 조절하는 것은 대단히 난해한 작업이다.
그런데, 무차원 상수()가 시편(2)의 어느 특정 위치에서 일정한 값을 갖는 경우에 Tc가 Tj에 비례하는 선형성을 가짐을 전제할 수 있으며, 하여 탐침 첨단(4a)의 온도를 다르게 각각 가열한 후 그에 상응하는 시편(2)의 접촉모드 온도(Tc)와 온도 점프(Tj)를 계측하고, 계측한 데이터를 선형적으로 외삽한 후 Tj가 0이 될 때의 Tc, 즉 Ts를 산출할 수 있다.
하지만, 상기한 방법은 정량적으로 계측하고자 하는 부분이 시편(2)의 한 점인 경우에는 유효하지만, 시편(2)의 표면의 Gts가 연속적으로 변하는 경우에도 온도 분포를 구하고자 하는 경우에는 적합하지 않다.
따라서, 상기한 선형 외삽법을 온도 분포(즉, 온도 프로파일링)를 구하는 경우에도 적합할 수 있도록, 다음과 같이 확장 유도할 수 있다.
즉, 도 7를 참조하는 바와 같이, 시편(2)의 어떤 특정 위치(x0)에서 탐침 첨단(4a)을 두 가지 다른 온도, 즉 제1온도(T1), 제2온도(T2)로 가열하고, 각각의 경우에 해당하는 온도 점프 Tj1와 Tj2를 계측할 수 있다. 다음에 이들 데이터로부터 Tj가 0이 될 때의 Tc를 Tc와 Tj가 비례하는 선형성을 전제 하에 외삽하여 구할 수 있다. 이때 Tj가 0이 되는 경우의 Tc는 Ts와 같아지므로 이로부터 수학식 3을 다음의 수학식 3와 같이 유도할 수 있다.
위의 수학식 4에서, x0는 시편(2)의 임의의 점을 의미하므로 수학식 4로부터 다음의 수학식 5를 유도할 수 있다.
한편, 수학식 5는 다음의 수학식 6과 같이 다시 쓸 수 있다.
위의 수학식 6을 통해서 알 수 있는 것처럼 결과적으로 수학식 7을 유도할 수 있다.
마지막으로, 수학식 7을 수학식 6에 대입함으로써 아래의 수학식 8을 얻을 수 있다.
여기서, 이러한 수학식 5는 상기한 널포인트기법의 원리로부터 유도된 식이지만, 무차원 상수()에 해당하는 부분을 연속적으로 계측하면서 연속적으로 온도를 계측하는 것과 동일한 과정을 거치고 있음을 알 수 있다. 따라서, 수학식 8에 의해 시편(2)의 표면 형상이나 시편(2)의 표면 특성 친수성 소수성 같은 차이에 의해서 탐침 첨단(4a)과 시편(2)의 접점 사이의 열전달이 교란되는 경우에도 정량적 온도분포 계측이 가능해질 수 있다.
이하, 상기한 수학식 5를 이용한 본 발명에 따른 주사탐침열현미경은 다음과 같이 구성될 수 있다.
즉, 도 8을 참조하는 바와 같이, 본 발명에 따른 주사탐침열현미경은, 시편(2)을 주사할 수 있는 첨단(4a)을 갖는 탐침(4)과; 탐침 첨단(4a)이 활성모드로 구동될 수 있도록 탐침 첨단(4a)을 가열하는 구동 전원부(10)와; 탐침 첨단(4a)이 시편(2)에 접촉된 상태인 접촉모드 및 시편(2)으로부터 유격된 상태인 비접촉모드로 각각 구동될 수 있도록 탐침 첨단(4a) 높이 위치를 제어하는 구동 기구부(미도시)와; 탐침 첨단(4a)이 활성모드 또는 비활성모드로 구동되어 접촉모드, 비접촉모드에서 각각 시편(2)을 주사할 수 있도록 구동 전원부(10) 및 구동 기구부를 제어하는 제어부와; 시편(2)의 주사로 인해 탐침 첨단(4a)에 생성된 열전전압으로부터 시편(2)의 온도를 계측하는 시편 온도 계측부(20);를 포함할 수 있다.
탐침 첨단(4a)의 온도계는 열저항 방식보다 감도와 공간해상도가 월등히 우수하다는 점에서, 열전쌍 방식으로 이루어질 수 있다.
구동 전원부는 탐침 첨단(4a)을 직류 전원보다 교류 전원으로 안정적으로 가열할 수 있도록 교류 전원 구동방식으로 이루어질 수 있다.
구동 기구부는 탐침을 상하방향은 물론, 전후방향, 좌우방향 등으로 위치 제어하기 위한 기구적 구성을 갖는 것으로서, 로봇을 비롯한 다양한 기술분야에서 피구동체를 구동시키는 구동부는 많이 알려진 기술사항이므로 본 발명의 요지를 흐트리지 않기 위해 더 이상의 상세한 설명은 생략한다.
시편 온도 계측부(20)는 탐침 첨단(4a)의 열전쌍에 생성된 열전전압이 직류인 바, 구동 교류전압에 의한 교란 없이 계측이 이루어질 수 있도록, 휘트스톤 브리지 회로(Wheatstone bridge circuit)(22)를 포함할 수 있다. 즉, 구동 교류전압에는 매우 작은 값이지만, 직류 드리프트 전압(dc drift voltage)이 포함되는데, 휘트스톤 브리지 회로(22)를 통해 계측되는 열전 전압에 포함된 교류 구동 전압의 직류 드리프트 전압을 제거할 수 있으며, 그리고 전치증폭기(preamplifier)(24)에 의하여 증폭시킴과 아울러 노이즈 필터(25)를 사용하여 예컨대 60Hz 잡음을 감쇄시킴으로써 신호 대 잡음비(signal to noise ratio)를 극대화시킬 수 있다. 따라서, 열전쌍으로부터의 직류 열전전압을 SAM(signal access module)(26)으로 들어가게 되어 주사탐침현미경(scanning probe microscopy)에서 얻어지는 시편(2) 표면의 형상신호와 동시에 시편(2)의 정량적인 온도 또는 온도분포가 계측될 수 있다. 한편, 직류 전원공급장치(power supply)는 샘플을 가열하는데 사용될 수 있다.
이와 같이 구성된 본 발명에 따른 주사탐침열현미경을 이용한 정량적 온도 프로파일링 방법을 설명하면, 다음과 같다.
먼저, 제1온도(T1)로 탐침 첨단(4a)을 구동할 수 있다. 이때, 제1온도(T1)로 탐침 첨단(4a)을 구동하기 위해 탐침을 가열하지 않는 비활성모드로 탐침 첨단(4a)을 구동할 수 있다.
이와 같이 탐침을 비활성모드로 구동하여, 탐침 첨단(4a)이 시편(2)의 소정 지점에 접촉된 상태 및 탐침 첨단(4a)이 시편(2)의 소정 지점에서 수직으로 소정 높이 유격된 상태에서 각각, 시편(2)을 주사하여 시편(2)의 접촉모드 온도(Tc1)와 시편(2)의 비접촉모드 온도(Tnc1)를 계측할 수 있다.
다음, 제1온도(T1)와 다른 제2온도(T2)로 탐침 첨단(4a)을 구동할 수 있다. 이때, 제2온도(T2)로 탐침 첨단(4a)을 가열하는 활성모드로 탐침 첨단(4a)을 구동할 수 있다.
활성모드는 다음과 같은 방법으로 이루어질 수 있다. 즉, 탐침의 열전쌍을 탐침의 열시상수(0.1~1 msec)에 비해 충분히 높은 주파수(~100 kHz)의 교류 전원으로 가열하면, 탐침 내부의 온도 변동 중에서 주기적 성분은 거의 무시할 수 있게 된다. 열전쌍에서 생성되는 열전전압은 직류이기 때문에 구동 교류전압에 의한 교란 없이 탐침 접점의 온도를 계측할 수 있게 된다.
이와 같이 탐침을 활성모드로 구동하여, 탐침 첨단(4a)이 시편(2)의 소정 지점에 접촉된 상태 및 탐침 첨단(4a)이 시편(2)의 소정 지점에서 수직으로 소정 높이 유격된 상태에서 각각, 시편(2)을 주사하여 시편(2)의 접촉모드 온도(Tc2)와 시편(2)의 비접촉모드 온도(Tnc2)를 계측할 수 있다.
여기서, 탐침 접점은 줄효과를 통해 가열되기 때문에 정확하게는 점가열이 아니다. 하지만 줄가열은 전류밀도의 제곱에 비례하며 전류 밀도는 소정 지름의 탐침 첨단(4a)의 접점을 지날 때 가장 커지기 때문에 탐침의 접점은 점가열에 매우 가깝게 될 수 있다. 상기한 수학식 5는 이론적으로 엄밀하게 유도되었지만, 실제 수학식 5를 이용하여 시편(2) 표면의 온도분포를 계측하기 위해서는 계측 잡음을 최소화하기 위한 상당한 노력이 요구된다. Tj는 Qts에 의해서만 발생하기 때문에 그 값이 상당히 작으며, Qts와 Qair(즉, 공기를 통한 열유속)에 의해서 발생하는 Tc에 비해 상대적으로 외부 잡음에 의해 영향을 받는다. 그러므로, Tj의 계측에 있어서의 외부잡음 영향을 최소화하기 위해서, 탐침을 신호가 안정되는 범위 내에서 가능한 고온으로 가열하여 Tj1과 Tj2의 차이를 크게 하여야 하며, 이를 위해 탐침을 활성모드와 비활성모드로 구동하는 것이 유리할 수 있다.
다음, 상기와 같이 계측한 시편(2)의 접촉모드 온도(Tc1,Tc2)와 시편(2)의 비접촉모드 온도(Tnc1,Tnc2)로부터 선형 외삽법에 의해 상기의 시편(2)의 정량적 온도(Ts)를 획득할 수 있다. 즉, 상기와 같이 계측한 시편(2)의 접촉모드 온도(Tc1,Tc2)와 시편(2)의 비접촉모드 온도(Tnc1,Tnc2)를 상술한 수학식 5에 대입함으로써, 시편(2)의 정량적 온도(Ts)의 프로파일링을 할 수 있다.
한편, 시편(2)의 비접촉모드(Tnc)는 보다 정확한 계측을 위해, 다음과 같은 방법에 의해 계측할 수 있다. 즉, 시편(2)의 비접촉모드(Tnc)를 Qts의 영향이 없는 시편(2) 표면에서 유격된 높이가 0인 위치에서 계측한 온도로 산출하기 위해서, 각각 다른 높이에서 두 온도분포를 계측하여 다음과 같은 수학식에 의한 외삽에 의해 보간할 수 있다.
여기서, Tl은 탐침 첨단(4a)이 시편(2)과 접촉하기 바로 전의 '0'의 높이에서 계측된 국부 온도, Tl1과 Tl2는 비접촉모드시 상술한 유격된 높이가 l1,l2일 때 계측된 온도이다.
상기한 바와 같은 본 발명에 따른 주사탐침열현미경 및 이를 이용한 온도 프로파일링 방법의 작용효과의 유효성 및 정확성이 후술하는 바와 같이 검증받을 수 있다.
본 발명의 작용효과에 대한 제1검증은 다음과 같이 이루어질 수 있다.
먼저, 탐침의 열전계수를 계측한다.
이를 위해 TCR(temperature coefficient of resistance)을 통해 온도를 쉽고 정확하게 제어할 수 있는 5㎛ 너비의 알루미늄 열원을 사용할 수 있다. 이 열원 시편(2)은 파이렉스 유리 위에 4-프로브 형상(4-probe configuration)으로 만들어졌으며 열원의 온도와 소산된 파워(power)는 열원에 작용한 전압과 전류를 계측함으로써 정확하게 알 수 있다.
그리고, 열원의 온도를 일정하게 유지시킨 후, 먼저 비활성모드로 탐침을 열원에 가까이 가져가는 동안 탐침의 접점에서 발생하는 열전전압을 계측한다. 탐침이 열원에 가까이 가면서 공기를 통한 열전달에 의해 탐침의 온도상승으로 인해 계측되는 열전전압이 커지게 된다. 탐침이 열원과 접촉하는 순간 Qts에 의해 Vnc에서 Vc로 열전전압이 급격히 상승한다. Vnc c 와 Vc의 차이인 Vj는 도 9를 통해 알 수 있다. 활성모드에서도 같은 방법을 통해 Vc,Vj를 구하였으며, 각각 구한 Vc, Vj값이 그림 (2)에 나타나 있다. 여기서, Vnc는 비접촉모드에서의 열전전압, Vc는 접촉모드에서의 열전전압이다.
Vc, Vj 이 두 점을 바탕으로 선형성을 가정한 외삽법을 통해 Vj = 0 인 지점일 때의 Vc를 구할 수 있다. 상기한 수학식 3에서 알 수 있듯이 Tj= 0일 때의 Tc는 Ts이며, 아래의 수학식 9와 같이 표현할 수 있다.
여기서, Tb는 원자력 현미경의 탐침 홀더에 부착된 열전쌍으로부터 계측한 탐침의 캔틸레버 베이스의 온도이다. 캔틸레버 베이스는 실리콘 몸체에 위치해 있기 때문에 Tb는 실리콘 몸체의 온도와 같다고 가정하였다. 상기한 수학식 9에 TCR로 계측한 Ts = 76.7 oC, Vj = 0일 때의 Vc = 1561.6㎶, 열전쌍을 이용해 따로 계측한 Tb = 17.25 oC를 대입하면 탐침의 열전계수가 약 26.3㎶/K인 것을 알 수 있다.
이 탐침의 열전계수 값은 상온에서의 크롬(Cr)과 금(Au)의 열전계수가 약 20 ㎶/K인 것에 비해 차이가 많이 나지만, 반복적인 실험을 통해 계측한 열전계수가 유효하다는 것을 확인할 수 있다.
본 발명에 대한 제2검증은 다음과 같이 이루어질 수 있다.
제1검증시와 동일한 알루미늄 열원을 시편(2)으로 사용한다. 비활성모드에서 계측한 Tc1, Tnc1, 활성모드에서 계측한 Tc2, Tnc2를 수학식 8에 대입하여 구한 Ts가 각각 도 10(a),(b)와 같이 나타날 수 있다.
도 10(b)에서 볼 수 있듯이, 열원 표면에서 주사탐침열현미경을 통해 계측한 Ts와 TCR로 계측한 온도 76.3 oC와 비교해 보았을 때, 약 1 oC의 오차 내에서 꽤 정확하게 계측한 것을 알 수 있다.
따라서, 본 발명은 시편(2) 표면의 형상이나 친/소수성 등의 특성 변화에 의해 Gts가 교란되는 상황에서도 정량적인 온도분포를 계측할 수 있는 기법을 제시할 수 있으며, 이에 따라 나노소재와 나노소재의 열적 특성분석에 널리 이용될 수 있다.
이상에서는 본 발명의 바람직한 실시예를 예시적으로 설명하였으나, 본 발명의 범위는 이와 같은 특정 실시예에만 한정되는 것은 아니며, 특허청구범위에 기재된 범주 내에서 적절하게 변경 가능한 것이다.
Claims (7)
- 시편을 주사할 수 있는 첨단을 갖는 탐침;상기 탐침 첨단이 활성모드로 구동될 수 있도록 상기 탐침 첨단을 가열하는 구동 전원부;상기 탐침 첨단이 상기 시편에 접촉된 상태인 접촉모드 및 상기 시편으로부터 유격된 상태인 비접촉모드로 각각 구동될 수 있도록 상기 탐침 첨단 높이 위치를 제어하는 구동 기구부;상기 탐침 첨단이 활성모드 또는 비 활성모드로 구동되어 접촉모드, 비접촉모드에서 각각 시편을 주사할 수 있도록 상기 구동 전원부 및 상기 구동 기구부를 제어하는 제어부;상기 시편의 주사로 인해 상기 탐침 첨단에 생성된 열전전압으로부터 상기 시편의 온도를 계측하는 시편 온도 계측부;를 포함하는 것을 특징으로 하는 주사탐침열현미경.
- 청구항 1에 있어서,상기 탐침 첨단은 열전쌍 방식으로 이루어진 것을 특징으로 하는 주사탐침열현미경.
- 청구항 1에 있어서,상기 구동 전원부는 상기 탐침 첨단을 교류 전원을 가열할 수 있도록 교류 전원 구동방식으로 이루어진 것을 특징으로 하는 주사탐침열현미경.
- 청구항 1에 있어서,상기 시편 온도 계측부는 휘트스톤 브리지 회로 방식으로 이루어진 것을 특징으로 하는 주사탐침열현미경.
- 제1온도로 구동되는 탐침 첨단이 시편에 접촉된 상태와 상기 시편에서 소정 높이 유격된 상태에서 각각, 상기 시편을 주사하여 상기 시편의 접촉모드 온도와 상기 시편의 비접촉모드 온도를 계측하는 단계와;상기 제1온도와 다른 제2온도로 구동되는 탐침 첨단이 상기 시편의 제1온도시와 동일한 위치에 접촉된 상태와 상기 시편에서 소정 높이 유격된 상태에서 각각, 상기 시편을 주사하여 상기 시편의 접촉모드 온도와 상기 시편의 비접촉모드 온도를 계측하는 단계와;상기 계측한 시편의 접촉모드 온도와 상기 시편의 비접촉모드 온도로부터 선형 외삽법에 의해 상기의 시편의 정량적 온도를 획득하는 단계;를 포함하는 것을 특징으로 하는 주사탐침열현미경을 이용한 온도 프로파일링 방법.
- 청구항 5에 있어서,상기 제1온도 구동은 상기 탐침 첨단을 가열하지 않는 비활성모드 구동이며,상기 제2온도 구동은 상기 탐침 첨단을 상기 탐침의 열시상수보다 높은 주파수의 교류 전원으로 가열하는 활성모드 구동인 것을 특징으로 하는 주사탐침열현미경을 이용한 온도 프로파일링 방법.
