Abstract
Description
前記接着部材は、ポリエステル系ホットメルト接着剤を含む接着剤層、又は基材の両面に前記接着剤層を有する両面テープであり、前記ポリエステル系ホットメルト接着剤は、ベースポリマーであるポリエステル樹脂100重量部に対して、1分子中にグリシジル基を2つ以上有するエポキシ樹脂を2~10重量部含有する。
(数平均分子量の測定)
数平均分子量は、GPC(ゲル・パーミエーション・クロマトグラフィ)にて測定し、標準ポリスチレンにより換算した。

ポリエステル系ホットメルト接着剤の融点は、TOLEDO DSC822(METTLER社製)を用い、昇温速度20℃/minにて測定した。
JIS Z8807-1976に準拠して行った。ポリエステル系ホットメルト接着剤からなる接着剤層を4cm×8.5cmの短冊状(厚み:任意)に切り出したものを比重測定用試料とし、温度23℃±2℃、湿度50%±5%の環境で16時間静置した。測定には比重計(ザルトリウス社製)を用い、比重を測定した。
ASTM-D-1238に準じて150℃、2.16kgの条件で、ポリエステル系ホットメルト接着剤のメルトフローインデックスを測定した。
作製した積層研磨パッドから25mm×25mmのサンプルを3枚切り取り、各サンプルの研磨層と支持層を引張り速度300mm/minで引張り、この時のせん断応力(N/25mm□)を測定した。サンプル3枚の平均値を表1に示す。また、その時のサンプルの剥離状態を確認した。また、作製した積層研磨パッドを用いて下記条件で60時間研磨した後に、上記と同様の方法でせん断応力の測定を行い、剥離状態を確認した。
研磨装置としてSPP600S(岡本工作機械社製)を用い、作製した積層研磨パッドを用いて、研磨レートの均一性の評価を行った。研磨レートは、8インチのシリコンウエハ上にタングステン膜を10000Å製膜したウエハを1枚につき60秒研磨し、このときの研磨量から算出した。ウエハを交換しつつ60時間研磨を行った。タングステン膜の膜厚測定には、非接触抵抗測定システム(ナプソン社製、Model-NC-80M)を用いた。初期研磨レートの均一性(%)は、研磨開始から5枚目のウエハ面内(121点)の最大研磨レート、最少研磨レート、及び平均研磨レートにより、下記式により算出した。また、60時間経過後のウエハの研磨レートの均一性(%)も同様の方法で算出した。
均一性(%)={(最大研磨レート-最少研磨レート)/2}×平均研磨レート×100
研磨条件としては、W2000(キャボット社製)を超純水で2倍に希釈した希釈液に過酸化水素水を2重量%添加したスラリーを研磨中に流量150ml/minで添加し、研磨荷重5psi、研磨定盤回転数120rpm、及びウエハ回転数120rpmとした。なお、研磨前に、ドレッサー(旭ダイヤ社製、M100タイプ)を用いて研磨パッド表面を20秒間ドレス処理した。ドレス条件は、ドレス荷重10g/cm2、研磨定盤回転数30rpm、及びドレッサー回転数15rpmとした。
樹脂フィルムの150℃で30分加熱した後と加熱前との寸法変化率は、JIS C 2318に準拠して測定した。
作製した積層研磨パッドを水平なテーブル上に静置し、パッド端部の最も反りが大きい部分のテーブルからの高さ(浮き)を測定した。
作製した積層研磨パッドから25mm×25mmのサンプルを3枚切り取り、80℃に調整した恒温槽中で各サンプルの研磨層と支持層を引張り速度300mm/minで引張り、この時のせん断応力(N/25mm□)を測定した。サンプル3枚の平均値を表3に示す。また、その時のサンプルの剥離状態を確認した。
(研磨層の作製)
容器にトルエンジイソシアネート(2,4-体/2,6-体=80/20の混合物)1229重量部、4,4’-ジシクロヘキシルメタンジイソシアネート272重量部、数平均分子量1018のポリテトラメチレンエーテルグリコール1901重量部、ジエチレングリコール198重量部を入れ、70℃で4時間反応させてイソシアネート末端プレポリマーを得た。
該プレポリマー100重量部及びシリコン系界面活性剤(東レダウコーニングシリコン製、SH-192)3重量部を重合容器内に加えて混合し、80℃に調整して減圧脱泡した。その後、撹拌翼を用いて、回転数900rpmで反応系内に気泡を取り込むように激しく約4分間撹拌を行った。そこへ予め120℃に温度調整したMOCA(イハラケミカル社製、キュアミンMT)26重量部を添加した。該混合液を約1分間撹拌した後、パン型のオープンモールド(注型容器)へ流し込んだ。この混合液の流動性がなくなった時点でオーブン内に入れ、100℃で16時間ポストキュアを行い、ポリウレタン樹脂発泡体ブロックを得た。
約80℃に加熱した前記ポリウレタン樹脂発泡体ブロックをスライサー(アミテック社製、VGW-125)を使用してスライスし、ポリウレタン樹脂発泡体シート(平均気泡径:50μm、比重:0.86、硬度:52度)を得た。次に、バフ機(アミテック社製)を使用して、#120番、#240番、及び#400番のサンドペパーにて順次切削加工し、厚さ2mmになるまで該シートの表面バフ処理をし、厚み精度を整えたシートとした。このバフ処理をしたシートを直径61cmの大きさで打ち抜き、溝加工機(テクノ社製)を用いて表面に溝幅0.25mm、溝ピッチ1.5mm、溝深さ0.6mmの同心円状の溝加工を行って研磨層を作製した。
発泡ウレタンからなる支持層(日本発条社製、ニッパレイEXT)の上に、結晶性ポリエステル樹脂(東洋紡績(株)社製、バイロンGM420)100重量部、及び1分子中にグリシジル基を2つ以上有するo-クレゾールノボラック型エポキシ樹脂(日本化薬(株)社製、EOCN4400)5重量部を含むポリエステル系ホットメルト接着剤からなる接着剤層(厚み50μm)を積層し、赤外ヒーターを用いて接着剤層表面を150℃に加熱して接着剤層を溶融させた。その後、溶融させた接着剤層上にラミネート機を用いて製造例1で作製した研磨層を積層して圧着させ、研磨層の大きさに裁断した。さらに、支持層の他面にラミネート機を使用して感圧式両面テープ(3M社製、442JA)を貼り合わせて積層研磨パッドを作製した。なお、ポリエステル系ホットメルト接着剤の融点は142℃、比重は1.22、メルトフローインデックスは21g/10minであった。
両面をコロナ処理した厚み50μmのPETフィルム(東洋紡社製、E5200)の上に、実施例1に記載の接着剤層(厚み50μm)を積層し、赤外ヒーターを用いて接着剤層表面を150℃に加熱して接着剤層を溶融させた。その後、溶融させた接着剤層上にラミネート機を用いて製造例1で作製した研磨層を積層して圧着させ、研磨層の大きさに裁断して積層研磨層を作製した。
発泡ウレタンからなる支持層(日本発条社製、ニッパレイEXT)の上に、実施例1に記載の接着剤層(厚み50μm)を積層し、赤外ヒーターを用いて接着剤層表面を150℃に加熱して接着剤層を溶融させた。その後、溶融させた接着剤層上にラミネート機を用いて前記積層研磨層を積層して圧着させ、積層研磨層の大きさに裁断した。さらに、支持層の他面にラミネート機を使用して感圧式両面テープ(3M社製、442JA)を貼り合わせて積層研磨パッドを作製した。
製造例1で作製した研磨層に、透明部材を嵌め込むための開口部(56mm×20mm)を設けた。
両面をコロナ処理した厚み50μmのPETフィルム(東洋紡社製、E5200)の上に、実施例1に記載の接着剤層(厚み50μm)を積層し、赤外ヒーターを用いて接着剤層表面を150℃に加熱して接着剤層を溶融させた。その後、溶融させた接着剤層上にラミネート機を用いて前記研磨層を積層して圧着させ、そして研磨層の開口部に透明部材(55mm×19mm、厚み1.98mm)を嵌め込んで接着剤層に圧着させ、さらに研磨層の大きさに裁断して積層研磨層を作製した。
発泡ウレタンからなる支持層(日本発条社製、ニッパレイEXT)の上に、実施例1に記載の接着剤層(厚み50μm)を積層し、赤外ヒーターを用いて接着剤層表面を150℃に加熱して接着剤層を溶融させた。その後、溶融させた接着剤層上にラミネート機を用いて前記積層研磨層を積層して圧着させ、積層研磨層の大きさに裁断した。さらに、支持層の他面にラミネート機を使用して感圧式両面テープ(3M社製、442JA)を貼り合わせ、透明部材に対応する位置の支持層及び感圧式両面テープを50mm×14mmの大きさで打ち抜いて積層研磨パッドを作製した。
実施例1において、結晶性ポリエステル樹脂(東洋紡績(株)社製、バイロンGM420)100重量部、及び1分子中にグリシジル基を2つ以上有するo-クレゾールノボラック型エポキシ樹脂(日本化薬(株)社製、EOCN4400)2重量部を含むポリエステル系ホットメルト接着剤を用いた以外は実施例1と同様の方法で積層研磨パッドを作製した。なお、ポリエステル系ホットメルト接着剤の融点は140℃、比重は1.24、メルトフローインデックスは26g/10minであった。
実施例1において、結晶性ポリエステル樹脂(東洋紡績(株)社製、バイロンGM420)100重量部、及び1分子中にグリシジル基を2つ以上有するo-クレゾールノボラック型エポキシ樹脂(日本化薬(株)社製、EOCN4400)10重量部を含むポリエステル系ホットメルト接着剤を用いた以外は実施例1と同様の方法で積層研磨パッドを作製した。なお、ポリエステル系ホットメルト接着剤の融点は145℃、比重は1.19、メルトフローインデックスは16g/10minであった。
実施例1において、結晶性ポリエステル樹脂(東洋紡績(株)社製、バイロンGM420)100重量部、及び1分子中にグリシジル基を2つ以上有するo-クレゾールノボラック型エポキシ樹脂(日本化薬(株)社製、EOCN4400)1重量部を含むポリエステル系ホットメルト接着剤を用いた以外は実施例1と同様の方法で積層研磨パッドを作製した。なお、ポリエステル系ホットメルト接着剤の融点は139℃、比重は1.25、メルトフローインデックスは29g/10minであった。
実施例1において、結晶性ポリエステル樹脂(東洋紡績(株)社製、バイロンGM420)100重量部、及び1分子中にグリシジル基を2つ以上有するo-クレゾールノボラック型エポキシ樹脂(日本化薬(株)社製、EOCN4400)18重量部を含むポリエステル系ホットメルト接着剤を用いた以外は実施例1と同様の方法で積層研磨パッドを作製した。なお、ポリエステル系ホットメルト接着剤の融点は147℃、比重は1.18、メルトフローインデックスは15g/10minであった。
厚み50μmのポリエチレンナフタレート(PEN)フィルム(帝人デュポンフィルム社製、テオネックスQ83、寸法変化率0%)の上に発泡ウレタン組成物を塗布し、硬化させてクッション層(比重0.5、AskerC硬度50度、厚み800μm)を形成した。該クッション層上に、実施例1に記載の接着剤層(厚み50μm)を積層し、赤外ヒーターを用いて接着剤層表面を150℃に加熱して接着剤層を溶融させた。その後、溶融させた接着剤層上にラミネート機を用いて製造例1で作製した研磨層を積層して圧着させ、研磨層の大きさに裁断した。そして、PENフィルムの他面にラミネート機を使用して感圧式両面テープ(3M社製、442JA)を貼り合わせて積層研磨パッドを作製した。
厚み38μmのPENフィルム(帝人デュポンフィルム社製、テオネックスQ81、寸法変化率0.2%)を用いた以外は実施例6と同様の方法で積層研磨パッドを作製した。
熱収縮処理された厚み50μmのPETフィルム(帝人デュポンフィルム社製、テトロンSL、寸法変化率0.4%)を用いた以外は実施例6と同様の方法で積層研磨パッドを作製した。
厚み50μmのPENフィルム(帝人デュポンフィルム社製、テオネックスQ51、寸法変化率0.6%)を用いた以外は実施例6と同様の方法で積層研磨パッドを作製した。
厚み16μmのPENフィルム(帝人デュポンフィルム社製、テオネックスQ51、寸法変化率1.0%)を用いた以外は実施例6と同様の方法で積層研磨パッドを作製した。
厚み50μmのポリイミドフィルム(三井化学社製、オーラムフィルム PL450C、寸法変化率0%)を用いた以外は実施例6と同様の方法で積層研磨パッドを作製した。
厚み50μmのPETフィルム(帝人デュポンフィルム社製、テトロンG2、寸法変化率1.7%)を用いた以外は実施例6と同様の方法で積層研磨パッドを作製した。
(透明部材の作製)
アジピン酸、ヘキサンジオール、及びエチレングリコールを重合して得られるポリエステルポリオール(数平均分子量2400)128重量部、及び1,4-ブタンジオール30重量部を混合し、得られた第1混合液を70℃に温度調整した。第1混合液に、予め70℃に温度調整した4,4’-ジフェニルメタンジイソシアネート100重量部を加え、1分間撹拌して第2混合液を得た。その後、第2混合液を100℃に保温した容器中に流し込み、100℃で8時間ポストキュアを行ってポリウレタン樹脂を得た。得られたポリウレタン樹脂を用いて、インジェクション成型にて透明部材(56mm×20mm、厚さ2.75mm)を作製した。
(ポリウレタン樹脂発泡体シートの作製)
容器にポリエーテル系プレポリマー(ユニロイヤル社製、アジプレンL-325、NCO濃度:2.22meq/g)100重量部、及びシリコン系界面活性剤(東レダウコーニングシリコン製、SH-192)3重量部を加えて混合し、80℃に調整して減圧脱泡した。その後、撹拌翼を用いて、回転数900rpmで反応系内に気泡を取り込むように激しく約4分間撹拌を行った。そこへ予め120℃に温度調整したMOCA(イハラケミカル社製、キュアミンMT)26重量部を添加した。該混合液を約1分間撹拌した後、パン型のオープンモールド(注型容器)へ流し込んだ。この混合液の流動性がなくなった時点でオーブン内に入れ、100℃で16時間ポストキュアを行い、ポリウレタン樹脂発泡体ブロックを得た。該ポリウレタン樹脂発泡体ブロックをスライサー(フェッケン社製)を使用してスライスし、ポリウレタン樹脂発泡体シート(比重:0.86、D硬度:52度)を作製した。
バフ機(アミテック社製)を使用して、製造例3で作製したポリウレタン樹脂発泡体シートの表面をバフ処理し、厚み精度を整えた。バフ処理後のポリウレタン樹脂発泡体シートの厚さは2mm、非研磨面の算術平均粗さ(Ra)は7μmであった。溝加工機(東邦鋼機社製)を用いて研磨面側の表面に溝幅0.4mm、溝ピッチ3.1mm、溝深さ0.76mmの同心円状の溝加工を行い、その後、シートを直径77cmの大きさで打ち抜いて研磨層を作製した。なお、非研磨面の算術平均粗さ(Ra)は、JIS B0601-1994に準拠して測定した。
発泡ウレタンからなる支持層(日本発条社製、ニッパレイEXT、厚さ0.8mm)の上に、結晶性ポリエステル樹脂(東洋紡績(株)社製、バイロンGM420)100重量部、及び1分子中にグリシジル基を2つ以上有するo-クレゾールノボラック型エポキシ樹脂(日本化薬(株)社製、EOCN4400)5重量部を含むポリエステル系ホットメルト接着剤からなる接着剤層(厚み50μm)を積層し、赤外ヒーターを用いて接着剤層表面を150℃に加熱して接着剤層を溶融させた。その後、溶融させた接着剤層上にラミネート機を用いて作製した研磨層を積層して圧着させ、ホットメルト接着剤を硬化させて積層研磨シートを作製した。そして、積層研磨シートを研磨層の大きさに裁断した。得られた円形の積層研磨シートの中心から12cmの位置に貫通孔(56mm×20mm)を形成した。その後、支持層の他面にラミネート機を使用して感圧式両面テープ(3M社製、442JA)を貼り合わせた。その後、製造例2で作製した透明部材を貫通孔に挿入し、感圧式両面テープに貼り付けて積層研磨パッドを作製した。
ポリエステル系ホットメルト接着剤からなる接着剤層の厚みを25μmに変更した以外は実施例12と同様の方法で積層研磨パッドを作製した。

- 研磨層と支持層とが接着部材を介して積層されている積層研磨パッドにおいて、前記接着部材は、ポリエステル系ホットメルト接着剤を含む接着剤層、又は基材の両面に前記接着剤層を有する両面テープであり、前記ポリエステル系ホットメルト接着剤は、ベースポリマーであるポリエステル樹脂100重量部に対して、1分子中にグリシジル基を2つ以上有するエポキシ樹脂を2~10重量部含有することを特徴とする積層研磨パッド。
- 前記ポリエステル樹脂は、結晶性ポリエステル樹脂である請求項1記載の積層研磨パッド。
- 研磨層と支持層は開口部を有しており、研磨層の開口部には透明部材が設けられており、透明部材は前記接着部材に接着している請求項1又は2記載の積層研磨パッド。

- 研磨層と支持層とを接着部材を介して積層して積層研磨シートを作製する工程、積層研磨シートに貫通孔を形成する工程、貫通孔を形成した積層研磨シートの支持層に両面接着シートを貼り付ける工程、及び前記貫通孔内かつ前記両面接着シート上に透明部材を設ける工程を含み、
前記接着部材は、ポリエステル系ホットメルト接着剤を含む接着剤層、又は基材の両面に前記接着剤層を有する両面テープであり、前記ポリエステル系ホットメルト接着剤は、ベースポリマーであるポリエステル樹脂100重量部に対して、1分子中にグリシジル基を2つ以上有するエポキシ樹脂を2~10重量部含有する、積層研磨パッドの製造方法。 - 請求項1~10のいずれかに記載の積層研磨パッドを用いて半導体ウエハの表面を研磨する工程を含む半導体デバイスの製造方法。
