Abstract
본 발명은 태양 전지 제조 방법 및 이에 의해 제조된 태양 전지를 제공한다. 이 방법은 희생기판 상에 고온의 공정 온도에서 CIGS 광흡수층을 비롯한 여러 층들을 형성한 후에, 간단히 유연 기판을 제 2 전극 상에 부착시킴으로써 간단하게 유연한 태양 전지를 제조할 수 있다. 또한 유연 기판을 부착한 후에 상기 분리막을 레이저나 선택적 습식 식각을 이용하여 제거한다. 이로써, 고효율을 가지면서 유연한 CIGS 태양전지를 구현할 수 있다.

본 발명은 태양 전지 제조 방법 및 이에 의해 제조된 태양 전지에 관한 것이다.
CIGS(Cu-In-Ga-Se) 박막 태양전지는 비정질 실리콘 태양전지에 비해 효율이 높고 초기 열화현상이 없는 등 비교적 안정성이 높아 상용화를 위한 기술개발이 진행 중에 있다. CIGS 박막 태양전지는 기존의 단결정 실리콘 (20W/kg) 태양전지를 대체할 수 있는 우주용의 경량 고효율 태양전지로 처음 연구되었을 만큼 우수한 특성을 가지고 있어서 단위 중량당의 발전량이 약 100W/kg으로 기존의 실리콘이나 GaAs 태양전지의 20~40W/kg에 비해 월등히 우수하다. 현재 동시증발법에 의해 20.3%의 효율을 얻고 있어 기존의 다결정 실리콘 태양전지의 최고효율인 20.3%와 대등한 수준에 이르고 있다.
한편, 태양 전지의 기판으로서 유연 기판의 사용이 요구되고 있다. 유연 기판을 사용할 경우, 가공성이 우수하여, 태양 전지를 다양한 모양으로 제작하기 용이하다. 이로써 상품성을 높이고 가격을 낮출 수 있어 사업 경쟁력도 높일 수 있다. 그러나, 대부분의 유연성을 가지는 물질이 고분자로 이루어져, 열에 쉽게 녹거나 변형된다. CIGS 광흡수층이 고효율을 가지도록 형성되는 온도는 약 550도~600도 이므로, 이 온도를 유연 기판이 견딜 수가 없다. 따라서 고효율을 가지는 CIGS 광흡수층을 가지면서 동시에 유연 기판을 가지는 태양 전지를 제조하는 것이 어렵다.
본 발명이 해결하고자 하는 과제는 고효율을 가지면서 유연한 CIGS 태양전지의 제조 방법을 제공하는데 있다.
또한 본 발명이 해결하고자 하는 다른 과제는 고효율을 가지면서 유연한 CIGS 태양전지를 제공하는데 있다.
상기 과제를 달성하기 위한 본 발명에 따른 태양 전지의 제조 방법은, 희생기판 상에 분리층을 형성하는 단계; 상기 분리층 상에 제 1 전극, 광흡수층, 버퍼층, 윈도우층 및 제 2 전극을 순차적으로 형성하는 단계; 상기 제 2 전극 상에 유연 기판을 형성하는 단계; 및 상기 분리층을 제거하여 상기 희생기판을 상기 제 1 전극으로부터 탈착시키는 단계를 포함하되, 상기 분리층은 갈륨산화질화막(GaOxNy)으로 형성되며, 여기서 0<x<1이고 0<y<1이다.
상기 분리층을 제거하는 단계는 400~650mJ/cm2의 자외선 레이저를 이용하여 상기 분리층을 녹이는 단계를 포함할 수 있다. 상기 자외선 레이저는 KrF 엑시머 레이저일 수 있다.
상기 분리층을 제거하는 단계는 염기성 용액을 이용하여 상기 분리층을 선택적으로 제거하는 습식 식각 공정을 진행하는 단계를 포함할 수 있다. 상기 염기성 용액은 암모니아수일 수 있다.
상기 유연 기판을 형성하는 단계는 상기 제 2 전극 상에 접착막을 개재하여 상기 유연기판을 접착시키는 단계를 포함할 수 있다.
상기 분리층을 형성하는 단계는, 스퍼터 방법, 화학 기상 증착 공정 및 습식 증착 공정을 포함하는 그룹에서 선택되는 적어도 하나를 이용할 수 있다.
상기 유연 기판은 80% 이상의 광투과율을 가질 수 있다.
상기 분리층은 상기 갈륨산화질화막(GaOxNy)내에 첨가된 나트륨을 더 포함하며, 상기 나트륨은 0.1~10 at.%로 포함될 수 있다.
상기 광흡수층을 형성하는 단계는, 동시 증발법, 스퍼터법, 전기 증착법 및 프린팅 법을 포함하는 그룹에서 선택되는 적어도 하나를 이용할 수 있다.
본 발명의 다른 예에 따른 태양 전지의 제조 방법은, 희생기판 상에 분리층을 형성하는 단계; 상기 분리층 상에 제 1 전극, 광흡수층, 버퍼층, 윈도우층 및 제 2 전극을 순차적으로 형성하는 단계; 상기 제 2 전극 상에 유연 기판을 형성하는 단계; 및 상기 분리층을 제거하여 상기 희생기판을 상기 제 1 전극으로부터 탈착시키는 단계를 포함하며, 상기 분리층은 나트륨을 0.1~10 at.%로 포함한다.
상기 다른 과제를 달성하기 위한 본 발명에 따른 태양 전지는, 제 1 전극; 상기 제 1 전극 상의 광흡수층; 상기 광흡수층 상의 버퍼층; 상기 버퍼층 상의 윈도우층; 상기 윈도우층 상의 제 2 전극; 상기 제 2 전극 상의 접착층; 및 상기 접착층 상의 유연 기판을 포함한다.
상기 유연 기판은 유연성을 가지며, 80% 이상의 광투과율을 가지는 고분자막을 포함할 수 있다. 상기 유연 기판은 에틸렌 비닐 아세테이트(Ethylene vinyl acetate)를 포함할 수 있다.
본 발명의 일 예에 따른 태양 전지의 제조 방법은, 희생기판 상에 제 1 전극과 광흡수층을 형성하므로, 상기 희생기판이 유리 기판일 경우, CIGS 광흡수층을 형성하는 최적의 공정 온도인 550~660도의 고온을 견딜 수 있으므로 고품질의 CIGS 광흡수층을 형성할 수 있다. 또한, 분리층에 나트륨을 적절히 첨가시킴으로써, 제 1 전극과 CIGS 광흡수층을 형성하는 동안, 나트륨이 상기 제 1 전극을 통해 CIGS 광흡수층으로 확산되어, CIGS 광흡수층의 그레인(Grain)들 크기가 커진다. 이로써, 광흡수율이 좋아지고, 광전 변화율이 증가되어, 고효율의 태양 전지를 구현할 수 있다.
고온의 공정 온도에서 CIGS 광흡수층을 비롯한 여러 층들을 형성한 후에, 유연 기판을 제 2 전극 상에 부착시킴으로써 간단하게 유연한 태양 전지를 제조할 수 있다. 이로써, 태양 전지를 다양한 모양으로 제작하기 용이하여 상품성을 높이고 가격을 낮출 수 있어 사업 경쟁력도 높일 수 있다.
유연 기판을 부착한 후에 상기 분리막을 레이저나 선택적 습식 식각을 이용하여 제거하므로, 고열이 발생되지 않아 상기 유연 기판에 손상을 주지 않는다. 이로써, 고효율의 유연한 태양 전지를 구현할 수 있다. 고온 공정을 사용하지 않아, 유연 기판의 재질에 대한 제약이 적어 다양한 고분자막을 사용할 수 있다.
또한 떼어낸 희생기판을 재사용할 수 있어 제조 비용을 절감할 수 있다.

본 발명의 실시예들에서 사용되는 용어들은 다르게 정의되지 않는 한, 해당 기술 분야에서 통상의 지식을 가진 자에게 통상적으로 알려진 의미로 해석될 수 있다. 또한, "적어도 하나"는 최소한 하나와 동일한 의미로 사용되며 하나 또는 그 이상을 선택적으로 지칭할 수 있다.

도 1을 참조하면, 본 실시예에 따른 태양 전지의 제조 방법은, 희생기판 상에 분리층을 형성하는 단계(S10), 상기 분리층 상에 제 1 전극, 광흡수층, 버퍼층, 윈도우층 및 제 2 전극을 순차적으로 형성하는 단계(S20), 상기 제 2 전극 상에 유연 기판을 형성하는 단계(S30) 및 상기 분리층을 제거하여 상기 희생기판을 상기 제 1 전극으로부터 탈착시키는 단계(S40)을 포함한다.
도 2 내지 5는 본 발명의 일 실시예에 따라 태양 전지의 제조 방법을 순차적으로 나타내는 단면도들이다.
도 1 및 도 2를 참조하여, 먼저 희생기판(GSB) 상에 분리층(release layer, RL)을 형성한다. 상기 희생기판(GSB)은 소다석회(sodalinme) 유리기판일 수 있다. 상기 분리층(RL)은 갈륨산화질화막(GaOxNy)으로 형성될 수 있으며, 여기서 0<x<1이고 0<y<1이다. 상기 분리층(RL)은, 스퍼터 방법, 화학 기상 증착 공정 및 습식 증착 공정을 포함하는 그룹에서 선택되는 적어도 하나를 이용하여 형성될 수 있다.
상기 분리층(RL)을 스퍼터 방법으로 형성할 경우, 갈륨산화막(Ga2O3) 타겟을 이용하여 상온에서 질소가스 분위기에서 Rf 스퍼터링함으로써 형성될 수 있다. 이와는 달리 상기 분리층(RL)을 스퍼터 방법으로 형성할 경우, 갈륨산화질화막(GaOxNy) 타겟을 이용하여 200도 이하의 온도에서 아르곤 가스 분위기에서 펄스 DC 스퍼터링하여 형성될 수 있다. 이때 스퍼터링 플라즈마 파워는 100~200W로 조절하고, 분위기 가스 압력은 2~50mTorr로 한다.
상기 분리층(RL)은 상기 갈륨산화질화막(GaOxNy)내에 첨가된 나트륨을 더 포함할 수 있다. 상기 나트륨은 0.1~10 at.%로 포함될 수 있다. 상기 분리층(RL)이 나트륨을 포함하도록 형성하기 위하여, 상기 갈륨산화막(Ga2O3) 타겟 또는 상기 갈륨산화질화막(GaOxNy) 타겟이 나트륨을 포함할 수 있다.
상기 분리층(RL)을 화학 기상 증착법으로 형성할 경우, 기금속원료인 트리메틸갈륨(trimethylgallium)이나 트리에틸갈륨(triethylgallium)을 사용하여 산소와 질소의 혼합가스 분위기에서 증착할 수 있다. 분위기 가스 압력은 상온~500도의 온도에서 10mTorr~100Torr로 한다.
상기 분리층(RL)을 습식 증착 공정으로 형성할 경우, 물 또는 알콜에 녹는 금속원료인 염화 갈륨(GaCl3), 요오드화갈륨(GaI3) 등과 같은 원료를 사용하여 갈륨산화막(GaOx) 박막을 증착하고 질화처리하여, 암모니아 가스 분위기에서 열처리하거나, 또는 증착 챔버나 석영관에서 산소와 암모니아의 혼합가스 분위기에서 갈륨산화질화막(GaOxNy) 박막을 형성할 수 있다. 상기 질화처리는 상기 열처리하는 것을 포함할 수 있다. 이때 온도는 100~500도일 수 있다.
도 1 및 도 3을 참조하여, 상기 분리층(RL)을 증착한 후에, 상기 분리층(RL) 상에 제 1 전극(BE), 광흡수층(OA), 버퍼층(BL), 윈도우층(WL) 및 제 2 전극(FE)을 순차적으로 형성한다(S20). 상기 제 1 전극(BE)은 비저항이 낮으며, 열팽창 계수의 차이로 인하여 박리현상이 일어나지 않도록 상기 분리층(RL)에 대해 점착성이 우수한 것이 바람직하다. 상기 제 1 전극(BE)은 몰리브덴(Mo) 박막으로 형성될 수 있다. 상기 제 1 전극(BE)은 스퍼터 방법으로 증착될 수 있다.
상기 광흡수층(OA)은 빛에너지를 이용하여 전자와 정공을 생성할 수 있다. 상기 광 흡수층(OA)은 광전 효과를 통해 빛 에너지로부터 전기를 생성할 수 있다. 상기 광 흡수층(OA)은 CuInSe, CuInSe2, CuInGaSe, CuInGaSe2을 포함하는 그룹으로부터 선택된 어느 하나의 캘코파이라이트(Chalcopyrite)계 화합물 반도체를 포함할 수 있다. 캘코파이라이트계 화합물 반도체는 약 1.2eV 정도의 에너지 밴드갭을 가질 수 있다.
상기 광흡수층(OA)은 동시 증발법, 스퍼터법, 전기 증착법 및 프린팅 법을 포함하는 그룹에서 선택되는 적어도 하나를 이용하여 형성될 수 있다. 상기 광흡수층(OA)은 550~600도의 온도에서 증착될 수 있다. 상기 광흡수층(OA)을 증착하는 동안, 상기 분리층(RL)에 포함된 나트륨이 상기 제 1 전극(BE)을 통해 상기 광흡수층(OA) 내로 확산된다. 이로써 상기 광흡수층(OA)의 그레인(grain)들이 커지게 된다. 이로 인해 상기 광흡수층(OA)의 광흡수율이 좋아지고, 광전 변화율이 증가되어, 고효율의 태양 전지를 구현할 수 있다.
상기 버퍼층(BL)은 상기 윈도우층(WL)과 상기 광흡수층(OA)의 에너지 밴드갭을 버퍼링할 수 있다. 상기 버퍼층(BL)은 상기 광흡수층(OA) 보다 에너지 밴드갭이 크고, 윈도우층(WL) 보다 에너지 밴드갭이 작을 수 있다. 예를 들어 상기 버퍼층(BL)은 황화카드뮴(CdS) 박막이나 황화아연(ZnS) 박막으로 형성될 수 있다. 상기 황화카드뮴(CdS)은 에너지 밴드갭이 약 2.4eV로서 일정한 에너지 밴드갭을 가질 수 있다. 상기 버퍼층(BL)은 화학욕조법(Chemical Bath Deposition)을 이용하여 형성될 수 있다. 상기 버퍼층(BL)은 상기 윈도우층(WL) 형성시에 상기 광흡수층(OA)의 손상을 방지할 수 있다. 상기 버퍼층(BL)은 상기 광흡수층(OA)과 상기 윈도우층(WL)의 격자상수가 다르기 때문에 양호한 접합을 위하여 제공될 수 있다. 예를 들면, 상기 버퍼층(BL)은 육방정계(hexagonal) 결정구조를 가질 수 있다.
상기 윈도우층(WL)은 빛을 반사시키지 않고 최대한 투과시킬 수 있다. 상기 윈도우층(WL)은 알루미늄이나 갈륨이 도핑된 산화아연(ZnO) 박막 또는 ITO(Indium Tin Oxide) 박막으로 형성될 수 있다. 상기 윈도우층(WL)은 일반적으로 스퍼터 방법이나 화학 기상 증착 방법 또는 원자 박막 증착 방법을 이용하여 형성될 수 있다.
상기 제 2 전극(FE)은 알루미늄 또는 니켈 중 적어도 하나를 포함할 수 있다. 상기 제 2 전극(FE)은 스퍼터링 방법으로 형성될 수 있다. 상기 제 2 전극(FE)은 그리드(grid) 형태 등의 다양한 형태로 형성될 수 있다.
상기 제 2 전극(FE)을 형성하기 전에 상기 윈도우층(WL) 상에 반사방지막(ARL)을 형성할 수 있다. 상기 반사방지막(ARL)의 형성은 필수적이 아닌 선택적이다. 상기 반사방지막(ARL)은 불화마그네슘(MgF2)을 이용하여 형성될 수 있다. 상기 반사방지막(ARL)은 증발법을 이용하여 형성될 수 있다. 상기 반사방지막(ARL)은 상기 제 2 전극(FE)이 형성되지 않는 영역에만 선택적으로 형성될 수 있다.
도 1 및 도 4를 참조하면, 상기 제 2 전극(FE)과 상기 반사방지막(ARL) 상에 유연 기판(FSB)을 형성한다. 상기 유연기판(FSB)은 접착막(ADL)을 개재하여 상기 제 2 전극(FE) 상에 접착될 수 있다. 상기 유연 기판(FSB)은 유연성을 가지며, 80% 이상의 광투과율을 가지는 고분자막을 포함할 수 있다. 예를 들면, 상기 유연 기판(FSB)은 에틸렌 비닐 아세테이트(Ethylene vinyl acetate)를 포함할 수 있다. 상기 유연 기판(FSB)과 상기 접착막(ADL)은 고분자 테이프를 이용하여 형성될 수 있다.
상기 유연 기판(FSB) 상에 추가적인 접착막을 형성하여 접착형 태양 전지를 제작할 수도 있다.
도 1 및 도 5를 참조하여, 상기 분리층(BL)을 제거하여 상기 희생기판(GSB)을 상기 제 1 전극(BE)로부터 탈착시킨다. 상기 분리층(BL)은 레이저를 이용하거나 습식 식각 공정을 이용하여 제거할 수 있다. 상기 분리층(BL)을 레이저를 이용하여 제거할 경우, 상기 분리층(BL)은 상기 희생기판(GSB)을 통해 자외선 레이저를 이용하여 상기 분리층(BL)만 녹여내어 제거할 수 있다. 상기 자외선 레이저는 바람직하게는 248nm의 KrF 엑시머 레이저일 수 있다. 상기 레이저 출력은 300~800mJ/cm2이고 10~60Hz의 펄스 모드로 스캔한다. 이 때 스캔속도는 레이저 빔의 크기와 연관이 있는데 예를 들어 빔의 크기가 1.5x1.5mm2인 경우에는 스캔속도가 약 1~50mm/sec일 수 있다. 상기 분리층(BL)을 습식 식각으로 제거할 경우, 염기성 용액에 담그거나 특정 위치에만 분무하여 상기 분리층(BL)을 선택적으로 제거할 수 있다. 이때 상기 염기성 용액은 암모니아수일 수 있다. 상기 염기성 용액은 약 pH 8~12를 가질 수 있다. 상기 염기성 용액 안에 30~300초 동안 담가두거나 염기성 용액을 상기 분리층(BL)에 집중적으로 분무하여 상기 분리층(BL)을 습식에칭 방법으로 제거할 수 있다. 이때 분무속도는 1~100ℓ/min이다. 상기 분리층(BL)을 제거함으로써 떼어진 상기 희생기판(GSB)은 다시 재사용할 수 있어 제조 비용을 절감하는 효과를 더욱 높일 수 있다.
도 6은 본 발명의 일 실시예에 따라 제조된 태양 전지의 단면도이다.
도 6을 참조하면, 본 발명의 일 실시예에 따라 제조된 태양 전지(100)는 제 1 전극(BE) 상에 광흡수층(OA), 버퍼층(BL), 윈도우층(WL) 및 제 2 전극(FE)을 포함한다. 상기 제 2 전극(FE)은 상기 윈도우층(WL) 상에 부분적으로 배치되며 상기 윈도우층(WL) 일부는 반사방지막(ARL)로 덮인다. 상기 반사방지막(ARL)과 상기 제 2 전극(FE) 상에는 접착막(ADL) 및 유연 기판(FSB)이 차례로 적층된다. 빛은 상기 유연 기판(FSB)을 통해 입사된다. 입사된 빛은, 상기 제 2 전극(FE), 상기 윈도우층(WL)과 상기 버퍼층(OA)을 투과하여 상기 광흡수층(OA)에서 도달된다. 상기 광흡수층(OA)에서는 투과된 빛 에너지를 이용하여 전자와 정공을 생성하여 광전효과를 통해 전기를 생성한다. 생성된 전기는 상기 제 2 전극(FE)으로 수집된다.
도 7은 본 발명의 다른 실시예에 따라 제조된 태양 전지의 단면도이다.
도 7을 참조하면, 본 실시예에 따른 태양 전지(101)는 상기 접착층(ADL)이 존재하지 않는다. 상기 유연 기판(FSB)은 상기 반사방지막(ARL)과 상기 제 2 전극(FE)과 동시에 접할 수 있다. 이때 상기 유연 기판(FSB)은 상기 접착층(ADL)을 이용하여 접착되는 것이 아니라, 증착, 프린트 또는 코팅/경화 과정을 통해 상기 제 2 전극(FE) 상에 형성될 수 있다.
발명의 특정 실시예들에 대한 이상의 설명은 예시 및 설명을 목적으로 제공되었다. 따라서 본 발명은 상기 실시예들에 한정되지 않으며, 본 발명의 기술적 사상 내에서 해당 분야에서 통상의 지식을 가진 자에 의하여 상기 실시예들을 조합하여 실시하는 등 여러 가지 많은 수정 및 변경이 가능함은 명백하다.

- 희생기판 상에 분리층을 형성하는 단계;상기 분리층 상에 제 1 전극, 광흡수층, 버퍼층, 윈도우층 및 제 2 전극을 순차적으로 형성하는 단계;상기 제 2 전극 상에 유연 기판을 형성하는 단계; 및상기 분리층을 제거하여 상기 희생기판을 상기 제 1 전극으로부터 탈착시키는 단계를 포함하되,상기 분리층은 갈륨산화질화막(GaOxNy)으로 형성되며, 여기서 0<x<1이고 0<y<1인 태양 전지의 제조 방법.

- 제 1 항에 있어서,상기 유연 기판을 형성하는 단계는 상기 제 2 전극 상에 접착막을 개재하여 상기 유연기판을 접착시키는 단계를 포함하는 태양 전지의 제조 방법.
- 제 1 항에 있어서,상기 유연 기판은 80% 이상의 광투과율을 가지는 태양 전지의 제조 방법.
- 희생기판 상에 분리층을 형성하는 단계;상기 분리층 상에 제 1 전극, 광흡수층, 버퍼층, 윈도우층 및 제 2 전극을 순차적으로 형성하는 단계;상기 제 2 전극 상에 유연 기판을 형성하는 단계; 및상기 분리층을 제거하여 상기 희생기판을 상기 제 1 전극으로부터 탈착시키는 단계를 포함하되,상기 분리층은 나트륨을 0.1~10 at.%로 포함하는 태양 전지의 제조 방법.
- 제 1 전극;상기 제 1 전극 상의 광흡수층;상기 광흡수층 상의 버퍼층;상기 버퍼층 상의 윈도우층;상기 윈도우층 상의 제 2 전극;상기 제 2 전극 상의 접착층; 및상기 접착층 상의 유연 기판을 포함하되, 상기 광흡수층은 나트륨을 포함하는 태양 전지.
- 제 12 항에 있어서,상기 유연 기판은 유연성을 가지며, 80% 이상의 광투과율을 가지는 고분자막을 포함하는 태양 전지.
- 제 13 항에 있어서,상기 유연 기판은 에틸렌 비닐 아세테이트(Ethylene vinyl acetate)를 포함하는 태양 전지.
