Description

配線基板付き裏面電極型太陽電池セルおよび配線基板付き裏面電極型太陽電池セルの製造方法
 本発明は、配線基板付き裏面電極型太陽電池セルおよび配線基板付き裏面電極型太陽電池セルの製造方法に関する。
 近年、特に地球環境の保護の観点から、太陽光エネルギを電気エネルギに変換する太陽電池セルは次世代のエネルギ源としての期待が急激に高まっている。太陽電池セルの種類には、化合物半導体を用いたものや有機材料を用いたものなどの様々なものがあるが、現在、シリコン結晶を用いた太陽電池セルが主流となっている。
 現在、最も多く製造および販売されている太陽電池セルは、太陽光が入射する側の面(受光面)にn電極が形成されており、受光面と反対側の面(裏面)にp電極が形成された構成の両面電極型太陽電池セルである。
 また、太陽電池セルの受光面には電極を形成せず、太陽電池セルの裏面のみにn電極およびp電極を形成した裏面電極型太陽電池セルの開発も進められている。
 たとえば特許文献1(特開2009-88145号公報)には、裏面電極型太陽電池セルと配線基板とを接続する技術が開示されている。特許文献1(特開2009-88145号公報)においては、以下の工程により、裏面電極型太陽電池セルと配線基板とを接続している。
(1)裏面電極型太陽電池セルをSn-Bi半田槽に浸漬して電極部分を半田コートする工程。
(2)スクリーン印刷によりアクリル系粘着剤を裏面電極型太陽電池セルの裏面の電極以外の部分に塗布する工程。
(3)配線基板上に裏面電極型太陽電池セルを設置する工程。
(4)裏面電極型太陽電池セルと配線基板とを加熱圧着する工程。
 これにより、特許文献1(特開2009-88145号公報)においては、裏面電極型太陽電池セルの電極と配線基板の配線とをSn-Bi半田からなる導電性接着材によって電気的に接続するとともに、裏面電極型太陽電池セルと配線基板とをアクリル系粘着剤からなる絶縁性接着材によって接着して機械的に接続している。
 しかしながら、特許文献1(特開2009-88145号公報)においては、導電性接着材と絶縁性接着材とを別々に設置しているため、導電性接着材と絶縁性接着材との間に隙間が形成されることがあった。導電性接着材と絶縁性接着材との間に隙間が形成された場合には、裏面電極型太陽電池セルと配線基板との機械的な接続の安定性に欠け、信頼性が低下するという問題があった。
 また、特許文献2(特開2008-34592号公報)には、熱硬化型導電性はんだペーストを用いることによって、両面電極型太陽電池セルの集電極とタブ電極とを電気的に接続するとともに、機械的に接続する技術が開示されている。
 具体的には、両面電極型太陽電池セルの集電極とタブ電極との間に熱硬化型導電性はんだペーストを配置して加熱することによって、はんだペースト中のはんだを融解して凝集させると同時に、はんだペースト中の熱硬化性樹脂を集電極の外側にブリードアウトさせる。これにより、はんだペースト中のはんだ層で集電極とタブ電極との電気的な接続が行なわれるとともに、はんだペースト中のはんだ層と熱硬化性樹脂層とで集電極を被覆して集電極とタブ電極との機械的な接続が行なわれる。

 しかしながら、特許文献2に開示されている技術においては、集電極は、はんだ層と熱硬化性樹脂層とで被覆されているが、タブ電極は一方の表面のわずかな領域のみが被覆されているだけであり(特許文献2の図2参照)、タブ電極の他方の表面および側面はすべて露出している。
 したがって、たとえば仮に特許文献2に開示されている技術を、特許文献1に開示されている技術に適用した場合には、特許文献1の裏面電極型太陽電池セルの電極は、はんだ層と熱硬化性樹脂層とで被覆されるが、配線基板の配線の側面は露出することになる。
 また、特許文献1においては、裏面電極型太陽電池セルには異なる極性の電極が隣り合う位置に配置されているため、配線基板の配線には、隣り合う配線ごとに異なる極性の電極が接続されていることになる。
 したがって、仮に特許文献2に開示の技術を特許文献1に開示の技術に適用した場合でも、異なる極性の電極が接続されている配線基板の隣り合う配線間に水分が浸入すると、隣り合う配線間に生じた電界によって配線を構成する金属が析出する現象(イオンマイグレーション現象)が発生することによって、配線間に短絡が生じ、特性および信頼性が低下するという問題がある。このような問題は、室外に設置されて雨水や高湿度下に曝される太陽電池にとっては特に重要な問題である。
 上記の事情に鑑みて、本発明の目的は、特性および信頼性を向上することができる配線基板付き裏面電極型太陽電池セルおよび配線基板付き裏面電極型太陽電池セルの製造方法を提供することにある。
 本発明は、一方の表面に極性の異なる電極が設けられた裏面電極型太陽電池セルと、絶縁性基材の一方の表面に配線が設けられた配線基板と、裏面電極型太陽電池セルと配線基板とを接着する接着材と、を備え、接着材は導電性接着材と絶縁性接着材とを含み、電極の表面の少なくとも一部と配線の表面の少なくとも一部とが導電性接着材を介して電気的に接続されており、絶縁性接着材は、電気的に接続されている電極と配線と導電性接着材との外表面を覆っており、配線の側面に接する部分を有する配線基板付き裏面電極型太陽電池セルである。
 ここで、本発明の配線基板付き裏面電極型太陽電池セルにおいては、絶縁性接着材とは異なる他の絶縁性接着材が、裏面電極型太陽電池セルと配線基板との間の空間であって、極性の異なる電極間および隣り合う配線間の空間に充填されていることが好ましい。
 また、本発明の配線基板付き裏面電極型太陽電池セルにおいて、他の絶縁性接着材は、絶縁性接着材に隣り合う位置に配置されていることが好ましい。
 また、本発明の配線基板付き裏面電極型太陽電池セルにおいて、絶縁性接着材が、裏面電極型太陽電池セルと配線基板との間の空間であって、極性の異なる電極間および隣り合う配線間の空間に充填されていることが好ましい。
 また、本発明は、上記の配線基板付き裏面電極型太陽電池セルが封止材中に封止された太陽電池モジュールである。

 <実施の形態1>
 図1に、本発明の半導体装置の一例である実施の形態1の配線基板付き裏面電極型太陽電池セルの模式的な断面図を示す。図1に示すように、配線基板付き裏面電極型太陽電池セルは、裏面電極型太陽電池セル8と、配線基板10と、を含んでいる。
 裏面電極型太陽電池セル8は、半導体基板1を有するとともに、半導体基板1の一方の表面に設けられたn型用電極6とp型用電極7とを有している。ここで、n型用電極6とp型用電極7とは極性の異なる電極である。
 配線基板10は、絶縁性基材11を有するとともに、絶縁性基材11の一方の表面に設けられたn型用配線12とp型用配線13とを有している。ここで、n型用配線12は、n型用電極6に対応する配線であり、n型用電極6に対向して設けられている。また、p型用配線13は、p型用電極7に対応する配線であり、p型用電極7に対向して設けられている。
 裏面電極型太陽電池セル8と、配線基板10とは、導電性接着材21および絶縁性接着材23によって接着されている。
 すなわち、裏面電極型太陽電池セル8のn型用電極6は、配線基板10のn型用配線12と導電性接着材21によって電気的に接続されている。また、裏面電極型太陽電池セル8のp型用電極7は、配線基板10のp型用配線13と導電性接着材21により電気的に接続されている。
 なお、導電性接着材21によるn型用電極6とn型用配線12との電気的な接続は、n型用電極6の表面の少なくとも一部とn型用配線12の表面の少なくとも一部とが導電性接着材21を介して電気的に接続されていればよい。また、導電性接着材21によるp型用電極7とp型用配線13との電気的な接続は、p型用電極7の表面の少なくとも一部とp型用配線13の表面の少なくとも一部とが導電性接着材21を介して電気的に接続されていればよい。
 また、裏面電極型太陽電池セル8の半導体基板1と、配線基板10の絶縁性基材11とは絶縁性接着材23によって機械的に接続されている。
 実施の形態1の配線基板付き裏面電極型太陽電池セルにおいては、電気的に接続されているn型用電極6とn型用配線12と導電性接着材21との接続体24の外表面が絶縁性接着材23によって覆われているとともに、電気的に接続されているp型用電極7とp型用配線13と導電性接着材21との接続体25の外表面も絶縁性接着材23によって覆われている。
 したがって、n型用電極6、p型用電極7、n型用配線12およびp型用配線13のそれぞれの外表面が絶縁性接着材23で覆われている。また、n型用電極6とn型用配線12とを電気的に接続する導電性接着材21およびp型用電極7とp型用配線13とを電気的に接続する導電性接着材21のそれぞれの外表面も絶縁性接着材23で覆われている。
 これにより、裏面電極型太陽電池セル8の半導体基板1と配線基板10の絶縁性基材11との間において、隣り合う接続体24の外表面と接続体25の外表面とをそれぞれ覆う絶縁性接着材23の間に水分が浸入した場合でも絶縁性接着材23によって接続体24,25側への水分の浸入を抑制することができる。
 また、実施の形態1の配線基板付き裏面電極型太陽電池セルの駆動時に、極性の異なる隣り合う電極間に発生する電界および/または隣り合う配線間に発生する電界によって、電極を構成する金属および/または配線を構成する金属がイオンマイグレーション現象によって析出した場合でも絶縁性接着材23によって接続体24,25の外側への移動を妨げることができる。
 以上の理由により、実施の形態1の配線基板付き裏面電極型太陽電池セルにおいては、水分の浸入およびイオンマイグレーション現象による極性の異なる隣り合う電極間および/または隣り合う配線間における電気的な短絡の発生を抑制することができるため、特性および信頼性を向上することができる。
 また、絶縁性接着材23は、接続体24および/または接続体25の外表面のうち、少なくとも、極性の異なる隣り合う電極間の領域および隣り合う配線間の領域に面する外表面の部分を覆っていることが好ましい。この場合には、上記のイオンマイグレーション現象に起因する電気的な短絡の発生を抑えて、特性および信頼性が向上した配線基板付き裏面電極型太陽電池セルを得ることができる傾向にある。
 図2(a)~図2(d)に、実施の形態1の配線基板付き裏面電極型太陽電池セルの製造方法の一例を図解する模式的な断面図を示す。以下、図2(a)~図2(d)を参照して、実施の形態1の配線基板付き裏面電極型太陽電池セルの製造方法の一例について説明する。
 まず、図2(a)に示すように、半導体基板1の一方の表面に極性の異なるn型用電極6とp型用電極7とが交互に設けられた裏面電極型太陽電池セル8を用意する。
 次に、図2(b)に示すように、裏面電極型太陽電池セル8の半導体基板1の裏面のn型用電極6およびp型用電極7のそれぞれの表面に半田樹脂20を設置する。半田樹脂20は、導電性接着材21と、絶縁性接着材23と、を含んでおり、絶縁性接着材23中に導電性接着材21が分散した構成を有している。
 導電性接着材21としては、たとえば半田粒子などの導電性物質を用いることができる。絶縁性接着材23としては、たとえばエポキシ樹脂、アクリル樹脂およびウレタン樹脂からなる群から選択された少なくとも1種を樹脂成分として含む熱硬化型および/または光硬化型の絶縁性樹脂などを用いることができる。
 半田樹脂20の設置方法としては、たとえば、スクリーン印刷、ディスペンサ塗布またはインクジェット塗布などの方法を用いることができるが、なかでも、スクリーン印刷を用いることが好ましい。スクリーン印刷を用いた場合には、簡易に、低コストで、かつ短時間で半田樹脂20を設置することができる。
 なお、本実施の形態においては、裏面電極型太陽電池セル8の電極上に半田樹脂20を設置する場合について説明するが、配線基板10の配線上に半田樹脂20を設置してもよく、裏面電極型太陽電池セル8の電極上および配線基板10の配線上の双方に半田樹脂20を設置してもよい。
 次に、図2(c)に示すように、裏面電極型太陽電池セル8と配線基板10とを重ね合わせる。
 裏面電極型太陽電池セル8と配線基板10との重ね合わせは、たとえば、裏面電極型太陽電池セル8のn型用電極6およびp型用電極7がそれぞれ配線基板10の絶縁性基材11上に設けられたn型用配線12およびp型用配線13と対向するようにして行なわれる。
 次に、裏面電極型太陽電池セル8と配線基板10とを加圧しながら半田樹脂20を加熱する。
 これにより、図2(d)に示すように、半田樹脂20中の導電性接着材21が溶融して、溶融した導電性接着材21が、裏面電極型太陽電池セル8のn型用電極6の表面の少なくとも一部と配線基板10のn型用配線12の表面の少なくとも一部との間に凝集するとともに、裏面電極型太陽電池セル8のp型用電極7の表面の少なくとも一部と配線基板10のp型用配線13の表面の少なくとも一部との間に凝集する。また、このとき、接続体24および接続体25のそれぞれの外表面を覆うように絶縁性接着材23が配置される。
 その後、絶縁性接着材23が硬化状態となるまで加熱した後に冷却することによって導電性接着材21を固化して、実施の形態1の配線基板付き裏面電極型太陽電池セルを作製することができる。
 なお、上記において、裏面電極型太陽電池セル8としては、たとえば以下のようにして製造した裏面電極型太陽電池セル8を用いることができる。以下、図3(a)~図3(g)の模式的断面図を参照して、本実施の形態で用いられる裏面電極型太陽電池セル8の製造方法の一例について説明する。
 まず、図3(a)に示すように、たとえばインゴットからスライスすることなどによって、半導体基板1の表面にスライスダメージ1aが形成された半導体基板1を用意する。半導体基板1としては、たとえば、n型またはp型のいずれかの導電型を有する多結晶シリコンまたは単結晶シリコンなどからなるシリコン基板を用いることができる。
 次に、図3(b)に示すように、半導体基板1の表面のスライスダメージ1aを除去する。ここで、スライスダメージ1aの除去は、たとえば半導体基板1が上記のシリコン基板からなる場合には、上記のスライス後のシリコン基板の表面をフッ化水素水溶液と硝酸との混酸または水酸化ナトリウムなどのアルカリ水溶液などでエッチングすることなどによって行なうことができる。
 スライスダメージ1aの除去後の半導体基板1の大きさおよび形状も特に限定されないが、半導体基板1の厚さをたとえば50μm以上400μm以下とすることができる。
 次に、図3(c)に示すように、半導体基板1の裏面に、n型不純物拡散領域2およびp型不純物拡散領域3をそれぞれ形成する。n型不純物拡散領域2は、たとえば、n型不純物を含むガスを用いた気相拡散などの方法により形成することができ、p型不純物拡散領域3は、たとえば、p型不純物を含むガスを用いた気相拡散などの方法により形成することができる。
 n型不純物拡散領域2およびp型不純物拡散領域3はそれぞれ図3の紙面の表面側および/または裏面側に伸びる帯状に形成されており、n型不純物拡散領域2とp型不純物拡散領域3とは半導体基板1の裏面において交互に所定の間隔をあけて配置されている。
 n型不純物拡散領域2はn型不純物を含み、n型の導電型を示す領域であれば特に限定されない。なお、n型不純物としては、たとえばリンなどのn型不純物を用いることができる。
 p型不純物拡散領域3はp型不純物を含み、p型の導電型を示す領域であれば特に限定されない。なお、p型不純物としては、たとえばボロンまたはアルミニウムなどのp型不純物を用いることができる。
 n型不純物を含むガスとしては、たとえばPOCl3のようなリンなどのn型不純物を含むガスを用いることができ、p型不純物を含むガスとしては、たとえばBBr3のようなボロンなどのp型不純物を含むガスを用いることができる。
 次に、図3(d)に示すように、半導体基板1の裏面にパッシベーション膜4を形成する。ここで、パッシベーション膜4は、たとえば、熱酸化法またはプラズマCVD(Chemical Vapor Deposition)法などの方法により形成することができる。
 パッシベーション膜4としては、たとえば、酸化シリコン膜、窒化シリコン膜、または酸化シリコン膜と窒化シリコン膜との積層体などを用いることができるが、これらに限定されるものではない。
 パッシベーション膜4の厚みは、たとえば0.05μm以上1μm以下とすることができ、特に0.2μm程度とすることが好ましい。
 次に、図3(e)に示すように、半導体基板1の受光面の全面にテクスチャ構造などの凹凸構造を形成した後に、その凹凸構造上に反射防止膜5を形成する。
 テクスチャ構造は、たとえば、半導体基板1の受光面をエッチングすることにより形成することができる。たとえば、半導体基板1がシリコン基板である場合には、たとえば水酸化ナトリウムまたは水酸化カリウムなどのアルカリ水溶液にイソプロピルアルコールを添加した液をたとえば70℃以上80℃以下に加熱したエッチング液を用いて半導体基板1の受光面をエッチングすることによって形成することができる。
 反射防止膜5は、たとえばプラズマCVD法などにより形成することができる。なお、反射防止膜5としては、たとえば、窒化シリコン膜などを用いることができるが、これに限定されるものではない。
 次に、図3(f)に示すように、半導体基板1の裏面のパッシベーション膜4の一部を除去することによってコンタクトホール4aおよびコンタクトホール4bを形成する。ここで、コンタクトホール4aは、n型不純物拡散領域2の表面の少なくとも一部を露出させるようにして形成され、コンタクトホール4bは、p型不純物拡散領域3の表面の少なくとも一部を露出させるようにして形成される。
 なお、コンタクトホール4aおよびコンタクトホール4bはそれぞれ、たとえば、フォトリソグラフィ技術を用いてコンタクトホール4aおよびコンタクトホール4bの形成箇所に対応する部分に開口を有するレジストパターンをパッシベーション膜4上に形成した後にレジストパターンの開口からパッシベーション膜4をエッチングなどにより除去する方法、またはコンタクトホール4aおよびコンタクトホール4bの形成箇所に対応するパッシベーション膜4の部分にエッチングペーストを塗布した後に加熱することによってパッシベーション膜4をエッチングして除去する方法などにより形成することができる。
 次に、図3(g)に示すように、コンタクトホール4aを通してn型不純物拡散領域2に接するn型用電極6と、コンタクトホール4bを通してp型不純物拡散領域3に接するp型用電極7と、を形成することによって、裏面電極型太陽電池セル8を作製する。
 n型用電極6およびp型用電極7としては、たとえば、銀などの金属からなる電極を用いることができる。n型用電極6およびp型用電極7はそれぞれ図3の紙面の表面側および/または裏面側に伸びる帯状に形成されており、n型用電極6およびp型用電極7はそれぞれパッシベーション膜4に設けられた開口部を通して、半導体基板1の裏面のn型不純物拡散領域2およびp型不純物拡散領域3に沿って、n型不純物拡散領域2およびp型不純物拡散領域3にそれぞれ接するように形成されている。
 図4に、上記のようにして製造した裏面電極型太陽電池セル8を裏面側から見たときの一例の模式的な平面図を示す。図4に示すように、n型用電極6およびp型用電極7はそれぞれ櫛形状に形成されており、櫛形状のn型用電極6の櫛歯に相当する部分と櫛形状のp型用電極7の櫛歯に相当する部分とが1本ずつ交互に噛み合わさるようにn型用電極6およびp型用電極7が配置されている。その結果、櫛形状のn型用電極6の櫛歯に相当する部分と櫛形状のp型用電極7の櫛歯に相当する部分とはそれぞれ1本ずつ交互に所定の間隔を空けて配置されることになる。
 裏面電極型太陽電池セル8の裏面のn型用電極6およびp型用電極7のそれぞれの形状および配置は、図4に示す構成に限定されず、配線基板10のn型用配線12およびp型用配線13にそれぞれ電気的に接続可能な形状および配置であればよい。
 図5に、裏面電極型太陽電池セル8を裏面側から見たときの他の一例の模式的な平面図を示す。図5に示すように、n型用電極6およびp型用電極7はそれぞれ同一方向に伸長(図5の上下方向に伸長)する帯状に形成されており、半導体基板1の裏面において上記の伸長方向と直交する方向にそれぞれ1本ずつ交互に配置されている。
 図6に、裏面電極型太陽電池セル8を裏面側から見たときのさらに他の一例の模式的な平面図を示す。図6に示すように、n型用電極6およびp型用電極7はそれぞれ点状に形成されており、点状のn型用電極6の列(図6の上下方向に伸長)および点状のp型用電極7の列(図6の上下方向に伸長)がそれぞれ半導体基板1の裏面において1列ずつ交互に配置されている。
 また、上記において、配線基板10としては、たとえば以下のような配線基板10を用いることができる。
 図7に、本実施の形態で用いられる配線基板の一例を配線の設置側から見たときの模式的な平面図を示す。図7に示すように、配線基板10は、絶縁性基材11と、絶縁性基材11の表面上に設置されたn型用配線12、p型用配線13および接続用配線14を含む配線16とを有している。
 n型用配線12、p型用配線13および接続用配線14はそれぞれ導電性であり、n型用配線12およびp型用配線13はそれぞれ複数の長方形が長方形の長手方向に直交する方向に配列された形状を含む櫛形状とされている。一方、接続用配線14は帯状とされている。また、配線基板10の終端にそれぞれ位置しているn型用配線12aおよびp型用配線13a以外の隣り合うn型用配線12とp型用配線13とは接続用配線14によって電気的に接続されている。
 配線基板10においては、櫛形状のn型用配線12の櫛歯(長方形)に相当する部分と櫛形状のp型用配線13の櫛歯(長方形)に相当する部分とが1本ずつ交互に噛み合わさるようにn型用配線12およびp型用配線13がそれぞれ配置されている。その結果、櫛形状のn型用配線12の櫛歯に相当する部分と櫛形状のp型用配線13の櫛歯に相当する部分とはそれぞれ1本ずつ交互に所定の間隔を空けて配置されることになる。
 図8に、図7のVIII-VIIIに沿った模式的な断面図を示す。図8に示すように、配線基板10においては、絶縁性基材11の一方の表面上にのみn型用配線12およびp型用配線13が設置されている。
 絶縁性基材11の材質としては、電気絶縁性の材質であれば特に限定なく用いることができ、たとえば、ポリエチレンテレフタレート(PET:Polyethylene terephthalate)、ポリエチレンナフタレート(PEN:Polyethylene naphthalate)、ポリフェニレンサルファイド(PPS:Polyphenylene sulfide)、ポリビニルフルオライド(PVF:Polyvinyl fluoride)およびポリイミド(Polyimide)からなる群から選択された少なくとも1種の樹脂を含む材質を用いることができる。
 絶縁性基材11の厚さは特に限定されず、たとえば25μm以上150μm以下とすることができる。
 絶縁性基材11は、1層のみからなる単層構造であってもよく、2層以上からなる複数層構造であってもよい。
 配線16の材質としては、導電性の材質のものであれば特に限定なく用いることができ、たとえば、銅、アルミニウムおよび銀からなる群から選択された少なくとも1種を含む金属などを用いることができる。
 配線16の厚さも特に限定されず、たとえば10μm以上50μm以下とすることができる。
 配線16の形状も上述した形状に限定されず、適宜設定することができるものであることは言うまでもない。
 配線16の少なくとも一部の表面には、たとえば、ニッケル(Ni)、金(Au)、白金(Pt)、パラジウム(Pd)、銀(Ag)、錫(Sn)、SnPb半田、およびITO(Indium Tin Oxide)からなる群から選択された少なくとも1種を含む導電性物質を設置してもよい。この場合には、配線基板10の配線16と後述する裏面電極型太陽電池セル8の電極との電気的接続を良好なものとし、配線16の耐候性を向上させることができる傾向にある。
 配線16の少なくとも一部の表面には、たとえば防錆処理や黒化処理などの表面処理を施してもよい。
 配線16も、1層のみからなる単層構造であってもよく、2層以上からなる複数層構造であってもよい。
 以下に、図7および図8に示される構成の配線基板10の製造方法の一例について説明する。
 まず、たとえばPENフィルムなどの絶縁性基材11を用意し、その絶縁性基材11の一方の表面の全面にたとえば金属箔または金属プレートなどの導電性物質を貼り合わせる。たとえば所定の幅にカットされた絶縁性基材のロールを引き出し、絶縁性基材の一方の表面に接着剤を塗布し、絶縁性基材の幅よりやや小さくカットされた金属箔のロールを重ね合わせて加圧・加熱することで貼り合わせることができる。
 次に、絶縁性基材11の表面に貼り合わされた導電性物質の一部をフォトエッチングなどにより除去して導電性物質をパターンニングすることによって、絶縁性基材11の表面上にパターンニングされた導電性物質からなるn型用配線12、p型用配線13および接続用配線14などを含む配線16を形成する。
 以上により、図7および図8に示される構成の配線基板10を作製することができる。図9に、実施の形態1の配線基板付き裏面電極型太陽電池セルの模式的な平面図を示す。図9に示すように、裏面電極型太陽電池セル8の電極設置側の表面である裏面と、配線基板10の配線設置側の表面と、が向かい合うようにして裏面電極型太陽電池セル8と配線基板10とが設置されている。ここでは、1枚の配線基板10上に16枚の裏面電極型太陽電池セル8を設置しているが、この構成に限定されないことは言うまでもなく、たとえば1枚の配線基板10上に1枚の裏面電極型太陽電池セル8を設置した構成としてもよい。
 実施の形態1の配線基板付き裏面電極型太陽電池セルは、たとえば図10の模式的断面図に示すように、表面保護材17と裏面保護材19との間の封止材18中に封止されることにより太陽電池モジュールが作製される。
 図10に示す太陽電池モジュールは、たとえば、ガラスなどの表面保護材17に備えられたエチレンビニルアセテート(EVA)などの封止材18と、ポリエステルフィルムなどの裏面保護材19に備えられたEVAなどの封止材18との間に配線基板付き裏面電極型太陽電池セルを挟み込み、表面保護材17と裏面保護材19との間を加圧しながら加熱し、これらの封止材18を溶融した後に硬化させて一体化することにより行なうことができる。
 また、本発明における裏面電極型太陽電池セルの概念には、上述した半導体基板の一方の表面側(裏面側)のみにn型用電極およびp型用電極の双方が形成された構成のものだけでなく、MWT(Metal Wrap Through)セル(半導体基板に設けられた貫通孔に電極の一部を配置した構成の太陽電池セル)などのいわゆるバックコンタクト型太陽電池セル(太陽電池セルの受光面側と反対側の裏面側から電流を取り出す構造の太陽電池セル)のすべてが含まれる。
 <実施の形態2>
 図11に、本発明の半導体装置の他の一例である実施の形態2の配線基板付き裏面電極型太陽電池セルの模式的な断面図を示す。
 実施の形態2の配線基板付き裏面電極型太陽電池セルにおいては、絶縁性接着材23が裏面電極型太陽電池セル8と配線基板と10の間の空間であって、極性の異なる電極間(n型用電極6とp型用電極7との間)および隣り合う配線間(n型用配線12とp型用配線13との間)の空間に充填されていることを特徴としている。
 すなわち、実施の形態2の配線基板付き裏面電極型太陽電池セルにおいては、絶縁性接着材23が、接続体24,25以外の裏面電極型太陽電池セル8と配線基板10との間の空間に充填されている。
 したがって、実施の形態2の配線基板付き裏面電極型太陽電池セルにおいても、電気的に接続されているn型用電極6とn型用配線12と導電性接着材21との接続体24の外表面が絶縁性接着材23によって覆われているとともに、電気的に接続されているp型用電極7とp型用配線13と導電性接着材21との接続体25の外表面も絶縁性接着材23によって覆われている。
 これにより、裏面電極型太陽電池セル8の半導体基板1と配線基板10の絶縁性基材11との間に水分が浸入するのを抑制することができる。
 また、実施の形態2の配線基板付き裏面電極型太陽電池セルの駆動時に、極性の異なる隣り合う電極間に発生する電界および/または隣り合う配線間に発生する電界によって、電極を構成する金属および/または配線を構成する金属がイオンマイグレーション現象によって析出した場合でも絶縁性接着材23によって接続体24,25の外側への移動を妨げることができる。
 以上の理由により、実施の形態2の配線基板付き裏面電極型太陽電池セルにおいても、水分の浸入およびイオンマイグレーション現象による極性の異なる隣り合う電極間および/または隣り合う配線間における電気的な短絡の発生を抑制することができるため、特性および信頼性を向上することができる。
 また、実施の形態2の配線基板付き裏面電極型太陽電池セルにおいては、実施の形態1のように接続体24,25の外表面だけでなく、接続体24,25以外の空間に絶縁性接着材23が充填されている。これにより、裏面電極型太陽電池セル8の半導体基板1と配線基板10の絶縁性基材11との間に水分が浸入するのを抑制することができるため、接続体24,25への水分の浸入をさらに抑制することができる。また、裏面電極型太陽電池セル8の半導体基板1と配線基板10の絶縁性基材11との間に充填された絶縁性接着材23によって、裏面電極型太陽電池セル8と配線基板10とを強固に接着することができるため、信頼性をさらに向上することができる。
 実施の形態2の配線基板付き裏面電極型太陽電池セルは、たとえば、実施の形態1の配線基板付き裏面電極型太陽電池セルの製造方法において、半田樹脂20の使用量を増大すること、若しくは半田樹脂20に含まれる絶縁性接着材23の割合を増大させることによって製造することができる。
 実施の形態2における上記以外の説明は、実施の形態1と同様であるため、その説明については省略する。
 <実施の形態3>
 図12に、本発明の半導体装置の他の一例である実施の形態3の配線基板付き裏面電極型太陽電池セルの模式的な断面図を示す。
 実施の形態3の配線基板付き裏面電極型太陽電池セルにおいては、裏面電極型太陽電池セル8と配線基板10とを接着する接着材として、絶縁性接着材23と、絶縁性接着材23とは異なる他の絶縁性接着材22と、が用いられることを特徴としている。
 ここで、実施の形態3の配線基板付き裏面電極型太陽電池セルにおいては、絶縁性接着材23が接続体24,25の外表面を覆うようにして配置されており、絶縁性接着材23に隣り合う位置に他の絶縁性接着材22が配置されている。
 したがって、実施の形態3の配線基板付き裏面電極型太陽電池セルにおいても、電気的に接続されているn型用電極6とn型用配線12と導電性接着材21との接続体24の外表面が絶縁性接着材23によって覆われているとともに、電気的に接続されているp型用電極7とp型用配線13と導電性接着材21との接続体25の外表面も絶縁性接着材23によって覆われている。そして、絶縁性接着材23に隣り合うように、裏面電極型太陽電池セル8と配線基板10との間の空間であって、極性の異なる電極間(n型用電極6とp型用電極7との間)および隣り合う配線間(n型用配線12とp型用配線13との間)の空間に他の絶縁性接着材22が配置されている。
 これにより、裏面電極型太陽電池セル8の半導体基板1と配線基板10の絶縁性基材11との間に水分が浸入するのを抑制することができる。
 また、実施の形態3の配線基板付き裏面電極型太陽電池セルの駆動時に、極性の異なる隣り合う電極間に発生する電界および/または隣り合う配線間に発生する電界によって、電極を構成する金属および/または配線を構成する金属がイオンマイグレーション現象によって析出した場合でも絶縁性接着材23によって接続体24,25の外側への移動を妨げることができる。
 以上の理由により、実施の形態3の配線基板付き裏面電極型太陽電池セルにおいても、水分の浸入およびイオンマイグレーション現象による極性の異なる隣り合う電極間および/または隣り合う配線間における電気的な短絡の発生を抑制することができるため、特性および信頼性を向上することができる。
 また、実施の形態3の配線基板付き裏面電極型太陽電池セルにおいては、実施の形態2と同様に、接続体24,25以外の空間に充填されている絶縁性接着材23および他の絶縁性接着材22によって、接続体24,25への水分の浸入をさらに抑制することができる。また、裏面電極型太陽電池セル8と配線基板10とを強固に接着することができるため、信頼性をさらに向上することができる。
 さらに、実施の形態3の配線基板付き裏面電極型太陽電池セルにおいては、他の絶縁性接着材22としてより安価な材料を用いて、高価な半田樹脂20の一部を他の絶縁性接着材22に置き換えることにより、実施の形態2と同様の信頼性を確保しながら、製造コストを低減することができる。
 実施の形態3の配線基板付き裏面電極型太陽電池セルは、たとえば、実施の形態2の配線基板付き裏面電極型太陽電池セルの製造方法において、半田樹脂20とともに他の絶縁性接着材22を用いることによって製造することができる。
 実施の形態3における上記以外の説明は、実施の形態1および実施の形態2と同様であるため、その説明については省略する。
 <実施例1>
 まず、n型シリコン基板の裏面のn型不純物拡散領域上に形成された帯状のn型用電極と、p型不純物拡散領域上に形成された帯状のp型用電極とが1本ずつ交互に配置された裏面電極型太陽電池セルを作製した。ここで、n型用電極およびp型用電極はそれぞれAg電極であって、隣り合うn型用電極とp型用電極との間のピッチは750μmとした。また、n型用電極およびp型用電極のそれぞれの幅は50μm~150μmとし、n型用電極およびp型用電極のそれぞれの高さは3μm~13μmとした。
 次に、裏面電極型太陽電池セルのn型用電極上およびp型用電極上にそれぞれ半田樹脂(タムラ化研(株)製のTCAP-5401-27)をスクリーン印刷により設置した。
ここで使用した半田樹脂は、Sn-Bi系の半田粒子(導電性接着材)がエポキシ系の絶縁性樹脂(第2の絶縁性接着材)中に分散した半田樹脂で、幅が150μm、高さが概ね30μmとなるように設置した。
 次に、裏面電極型太陽電池セルの裏面のn型用電極およびp型用電極のそれぞれが配線基板のn型用配線およびp型用配線に対向するように、配線基板上に裏面電極型太陽電池セルを重ね合わせた。ここで、n型用配線およびp型用配線はそれぞれPENからなる絶縁性基材上に形成されており、n型用配線およびp型用配線はそれぞれ銅配線とした。
 その後、重ね合わせた裏面電極型太陽電池セルと配線基板とを裏面電極型太陽電池セル側を下側として真空ラミネータに投入して、図13に示す温度プロファイルにより加熱および加圧することによって実施例1の配線基板付き裏面電極型太陽電池セルを作製した。なお、図13に示す温度プロファイルは、熱電対1~6を用いて測定された。
 実施例1の配線基板付き裏面電極型太陽電池セルは、図1に示すように、電気的に接続されているn型用電極6とn型用配線12と導電性接着材21との接続体24の外表面が絶縁性接着材23によって覆われているとともに、電気的に接続されているp型用電極7とp型用配線13と導電性接着材21との接続体25の外表面も絶縁性接着材23によって覆われていた。そして、隣り合う絶縁性接着材23同士の間には、空間が設けられていた。
 上記のようにして作製した実施例1の配線基板付き裏面電極型太陽電池セルにおいては、裏面電極型太陽電池セル8の半導体基板1と配線基板10の絶縁性基材11との間において、隣り合う接続体24の外表面と接続体25の外表面とをそれぞれ覆う絶縁性接着材23の間に水分が浸入した場合でも絶縁性接着材23によって接続体24,25側への浸入を抑制することができた。
 また、実施例1の配線基板付き裏面電極型太陽電池セルにおいては、その駆動時に、極性の異なる隣り合う電極間に発生する電界および/または隣り合う配線間に発生する電界によるイオンマイグレーション現象によって、電極を構成する金属および/または配線を構成する金属が接続体24,25の外側に析出するのを絶縁性接着材23によって防ぐことができた。
 そのため、実施例1の配線基板付き裏面電極型太陽電池セルは、後述する比較例1の配線基板付き裏面電極型太陽電池セルと比較して、特性および信頼性を向上することができた。
 <実施例2>
 裏面電極型太陽電池セルのn型用電極上およびp型用電極上にそれぞれ設置される半田樹脂(タムラ化研(株)製のTCAP-5401-27)の設置量を増大させたこと以外は実施例1と同様にして実施例2の配線基板付き裏面電極型太陽電池セルを作製した。
 実施例2の配線基板付き裏面電極型太陽電池セルは、図11に示すように、n型用電極6とn型用配線12と導電性接着材21との接続体24およびp型用電極7とp型用配線13と導電性接着材21との接続体25以外の空間が絶縁性接着材23によって充填されていた。
 上記のようにして作製した実施例2の配線基板付き裏面電極型太陽電池セルにおいても、水分の浸入やイオンマイグレーション現象の発生を抑えることができ、後述する比較例1の配線基板付き裏面電極型太陽電池セルと比較して、特性および信頼性を向上することができた。
 また、実施例2の配線基板付き裏面電極型太陽電池セルにおいては、裏面電極型太陽電池セル8と配線基板10との間の空間であって、接続体24,25以外の空間は絶縁性接着材23によって充填されていたため、実施例1の配線基板付き裏面電極型太陽電池セルと比較して、裏面電極型太陽電池セル8と配線基板10との間への水分の浸入を抑制することができるとともに、裏面電極型太陽電池セル8と配線基板10との機械的接続の強度を向上することができた。
 <実施例3>
 半田樹脂(タムラ化研(株)製のTCAP-5401-27)の設置量の増大分を半田樹脂よりも安価な熱硬化型エポキシ樹脂からなる他の絶縁性接着材に変更するとともに隣り合う位置に設置された半田樹脂の間に他の絶縁性接着材を設置したこと以外は実施例2と同様にして実施例3の配線基板付き裏面電極型太陽電池セルを作製した。
 実施例3の配線基板付き裏面電極型太陽電池セルは、図12に示すように、n型用電極6とn型用配線12と導電性接着材21との接続体24の外表面およびp型用電極7とp型用配線13と導電性接着材21との接続体25の外表面がそれぞれ絶縁性接着材23によって覆われるとともに、それ以外の裏面電極型太陽電池セル8と配線基板10との間の空間が他の絶縁性接着材22によって充填されていた。
 上記のようにして作製した実施例3の配線基板付き裏面電極型太陽電池セルにおいても、水分の浸入やイオンマイグレーション現象の発生を抑えることができ、後述する比較例1の配線基板付き裏面電極型太陽電池セルと比較して、特性および信頼性を向上することができた。
 また、実施例3の配線基板付き裏面電極型太陽電池セルにおいては、裏面電極型太陽電池セル8と配線基板10との間の空間であって、接続体24,25以外の空間は第1の絶縁性接着材23および第2の絶縁性接着材22によって充填されていたため、実施例1の配線基板付き裏面電極型太陽電池セルと比較して、裏面電極型太陽電池セル8と配線基板10との機械的接続の強度を向上することができた。
 さらに、実施例3の配線基板付き裏面電極型太陽電池セルにおいては、半田樹脂20の一部に代えて、より安価な熱硬化型エポキシ樹脂が用いられているため、実施例2の配線基板付き裏面電極型太陽電池セルと比較して、製造コストの上昇を抑えることができた。
 <比較例1>
 半田樹脂20の使用量を低減することによってn型用配線12およびp型用配線13のそれぞれの側面を露出させたこと以外は実施例1と同様にして比較例1の配線基板付き裏面電極型太陽電池セルを作製した。
 上記のようにして作製した比較例1の配線基板付き裏面電極型太陽電池セルにおいては、水分の浸入やイオンマイグレーション現象の発生を抑えることができず、上記の実施例1~3の配線基板付き裏面電極型太陽電池セルと比較して、特性および信頼性を向上することができなかった。
 今回開示された実施の形態および実施例はすべての点で例示であって制限的なものではないと考えられるべきである。本発明の範囲は上記した説明ではなくて請求の範囲によって示され、請求の範囲と均等の意味および範囲内でのすべての変更が含まれることが意図される。
 本発明は、半導体装置および半導体装置の製造方法に利用することができ、特に、配線基板付き裏面電極型太陽電池セルおよび太陽電池モジュールならびにこれらの製造方法に好適に利用することができる。
 1 半導体基板、1a スライスダメージ、2 n型不純物拡散領域、3 p型不純物拡散領域、4 パッシベーション膜、4a,4b コンタクトホール、5 反射防止膜、6 n型用電極、7 p型用電極、8 裏面電極型太陽電池セル、10 配線基板、11 絶縁性基材、12,12a n型用配線、13,13a p型用配線、14 接続用配線、16 配線、17 表面保護材、18 封止材、19 裏面保護材、20 半田樹脂、21 導電性接着材、22 他の絶縁性接着材、23 絶縁性接着材、24,25 接続体。

Claims (9)

  1.  一方の表面に極性の異なる電極(6,7)が設けられた裏面電極型太陽電池セル(8)と、
     絶縁性基材(11)の一方の表面に配線(12,13)が設けられた配線基板(10)と、
     前記裏面電極型太陽電池セル(8)と前記配線基板(10)とを接着する接着材(21,23)と、を備え、
     前記接着材は、導電性接着材(21)と、絶縁性接着材(23)と、を含み、
     前記電極(6,7)の表面の少なくとも一部と、前記配線(12,13)の表面の少なくとも一部と、が前記導電性接着材(21)を介して電気的に接続されており、
     前記絶縁性接着材(23)が、電気的に接続されている、前記電極(6,7)と、前記配線(12,13)と、前記導電性接着材(21)との外表面を覆っており、前記配線(12,13)の側面に接する部分を有する、配線基板付き裏面電極型太陽電池セル。
  2.  前記絶縁性接着材(23)とは異なる他の絶縁性接着材(22)が、前記裏面電極型太陽電池セル(8)と前記配線基板(10)との間の空間であって、極性の異なる前記電極(6,7)間および隣り合う前記配線(12,13)間の空間に充填されている、請求項1に記載の配線基板付き裏面電極型太陽電池セル。
  3.  前記他の絶縁性接着材(22)は、前記絶縁性接着材(23)に隣り合う位置に配置されている、請求項2に記載の配線基板付き裏面電極型太陽電池セル。
  4.  前記絶縁性接着材(23)が、前記裏面電極型太陽電池セル(8)と前記配線基板(10)との間の空間であって、極性の異なる前記電極(6,7)間および隣り合う前記配線(12,13)間の空間に充填されている、請求項1から3のいずれかに記載の配線基板付き裏面電極型太陽電池セル。
  5.  請求項1から4のいずれかに記載の配線基板付き裏面電極型太陽電池セルが封止材中に封止された、太陽電池モジュール。
  6.  裏面電極型太陽電池セル(8)の一方の表面に設けられた極性の異なる電極(6,7)の表面および配線基板(10)の絶縁性基材(11)の一方の表面に設けられた配線(12,13)の表面の少なくとも一方に導電性接着材(21)を含む絶縁性接着材(23)を設置する工程と、
     前記裏面電極型太陽電池セル(8)の前記電極(6,7)と前記配線基板(10)の前記配線(12,13)とが対向するように前記裏面電極型太陽電池セル(8)と前記配線基板(10)とを重ね合わせる工程と、
     前記導電性接着材(21)を含む前記絶縁性接着材(23)を加熱する工程と、を含み、
     前記加熱する工程においては、前記導電性接着材(21)が溶融して前記導電性接着材(21)が前記電極(6,7)の前記表面の少なくとも一部と前記配線(12,13)の前記表面の少なくとも一部との間に凝集するとともに、前記絶縁性接着材(23)が前記電極(6,7)と前記配線(12,13)と前記導電性接着材(21)との外表面を覆って前記配線(12,13)の側面に接する部分を有するように配置される、配線基板付き裏面電極型太陽電池セルの製造方法。
  7.  前記設置する工程は、前記裏面電極型太陽電池セル(8)の極性の異なる前記電極(6,7)間の表面および前記配線基板(10)の隣り合う前記配線(12,13)間の前記絶縁性基材(11)の表面の少なくとも一方に前記絶縁性接着材(23)とは異なる他の絶縁性接着材(22)を設置する工程を含む、請求項6に記載の配線基板付き裏面電極型太陽電池セルの製造方法。
  8.  前記他の絶縁性接着材(22)は、前記絶縁性接着材(23)に隣り合う位置に配置される、請求項7に記載の配線基板付き裏面電極型太陽電池セルの製造方法。
  9.  前記加熱する工程において、前記絶縁性接着材(23)は、前記裏面電極型太陽電池セル(8)と前記配線基板(10)との間の空間であって、極性の異なる前記電極(6,7)間および隣り合う前記配線(12,13)間の空間に充填される、請求項6から8のいずれかに記載の配線基板付き裏面電極型太陽電池セルの製造方法。
