Abstract

 ターゲットが配置される真空チャンバと、ターゲットに電力投入する電源と、ガス導入手段と、排気手段と、処理すべき基板を保持する基板保持手段とを備え、基板保持手段が、正負の電極とを有するチャック本体と、基板の外周縁部が面接触可能なリブ部及びリブ部で囲繞された内部空間に所定間隔を存して立設された複数個の支持部を有するチャックプレートと、両電極間に直流電圧を印加する直流電源とを有するスパッタリング装置にて、基板間での膜厚のばらつきを抑制する。 チャックプレート62の静電容量を通る交流電流を流す交流電源64b及びその交流電流を測定する測定手段Aを有し、真空チャンバ1内に所定ガスを導入し、ターゲット2に電力投入してターゲットをスパッタし、基板表面に所定薄膜を形成するとき、測定手段により測定した交流電流値が所定値に保持されるように真空チャンバ内の圧力を制御する制御手段を備える。

Description

スパッタリング装置及びスパッタリング方法
 本発明は、ガラスやシリコンウエハ等の基板に所定の薄膜を形成するために用いられるスパッタリング装置及びスパッタリング方法に関する。
 半導体製造工程において所望のデバイス構造を得る際に、処理すべき基板たるシリコンウエハ(以下、「ウエハ」という)に対して成膜する工程があり、このような成膜工程にはスパッタリング(以下、「スパッタ」という)装置が従来から用いられている。
 このスパッタ装置では、真空雰囲気の真空チャンバにアルゴンなど不活性ガスたるスパッタガスを導入すると共に、基板表面に形成しようとする薄膜の組成に応じて形成されたターゲットに、直流電源や高周波電源により所定電力を投入してグロー放電させてプラズマを形成する。そして、プラズマ中で電離したアルゴンイオン等の不活性ガスのイオンをターゲットに衝突させることでターゲットからターゲットの原子、分子を放出させ、これらスパッタ粒子が基板表面に付着、堆積することで成膜される。この場合、処理すべき基板は、ターゲットに対向配置された基板保持手段にて位置決め保持される。
 基板保持手段としては、正負の電極とを有するチャック本体と、基板の外周縁部が面接触可能なリブ部及び前記リブ部で囲繞された内部空間に所定の間隔を存して立設された複数個の支持部を有する誘電体たるチャックプレートと、両電極間に直流電圧を印加する直流電源とから構成されたものが知られている(例えば、特許文献1参照)。
 また、高アスペクト比の微細ホールに対して高いボトムカバレッジ率(ホールの周囲の面への成膜速度に対するホール底面への成膜速度の比)で所定の薄膜を形成するスパッタ装置として、Cu、TaやTi等の金属材料からなるターゲットを用い、スパッタにより生じたスパッタ粒子をプラズマ中でイオン化すると共に、基板に高周波バイアス電圧を印加してイオン化されたスパッタ粒子を基板に引き込んで入射させるようにしたものが知られている(例えば、特許文献2参照)。
 ここで、上記基板保持手段を備えたスパッタ装置では、正負の電極に通電して基板を保持しているため、プラズマ中で電離した電子が基板表面に帯電して基板表面の電位が負側にシフトする。また、基板に高周波バイアス電圧を印加すると、電子と比較して質量の大きいイオンは交流電場の早い変化に対応することができず、電子が基板表面に帯電して基板表面の電位が負側にシフトする。このように基板電位が負側にシフトすると、プラズマ中の不活性ガスのイオンが基板側にも引き込まれ、基板表面に付着、堆積したものがスパッタされるという所謂逆スパッタが発生する。この逆スパッタ量は、スパッタ時の真空チャンバ内に雰囲気やスパッタ時間に起因して変化し得るものである。このため、ターゲットに対向した位置に基板を搬送し、成膜を行うような場合に、ターゲットへの投入電力やスパッタ時間等からスパッタ条件を管理して基板表面に薄膜を形成しても、例えば、逆スパッタされる量(以下、逆スパッタ量)が多くなると、所望の膜厚で成膜できず、各基板間で膜厚や場合によっては膜質がばらつくという不具合がある。

 本発明は、以上の点に鑑み、基板間での膜厚のばらつきを抑制することができるスパッタリング装置及びスパッタリング方法を提供することをその課題とするものである。
 上記課題を解決するために、本発明のスパッタリング装置は、ターゲットが配置される真空チャンバと、このターゲットに電力投入する電源と、真空チャンバ内に所定のスパッタガスを導入するガス導入手段と、真空チャンバ内を真空排気する排気手段と、真空チャンバ内で処理すべき基板を保持する基板保持手段と、を備え、基板保持手段が、正負の電極とを有するチャック本体と、基板の外周縁部が面接触可能なリブ部及び前記リブ部で囲繞された内部空間に所定の間隔を存して立設された複数個の支持部を有する誘電体たるチャックプレートと、両電極間に直流電圧を印加する直流電源と、チャックプレートの静電容量を通る交流電流を流す交流電源及びそのときの交流電流を測定する測定手段とを有し、ガス導入手段により真空チャンバ内に所定のガスを導入し、ターゲットに電力投入してこのターゲットをスパッタリングし、基板表面に所定の薄膜を形成するとき、測定手段により測定した交流電流値が所定値に保持されるように、真空チャンバ内の圧力を制御する制御手段を更に備えることを特徴とする。
 本発明によれば、基板保持手段の両電極間に直流電圧を印加して基板を保持した後、真空チャンバを真空引きする。真空チャンバ内の圧力が所定値に達すると、ガス導入手段を介して所定のガスを導入すると共に、ターゲットに電力投入してターゲットをスパッタし、基板保持手段にて保持された基板に対して成膜する。スパッタ中、電子が基板表面に帯電して基板表面の電位が負側にシフトし、それに応じて、プラズマ中のスパッタガスのイオンが基板側に引き込まれて基板表面に付着、堆積したものが逆スパッタされるようになる。
 ここで、本発明者らは、鋭利研究を重ね、スパッタ時における基板表面の電位が真空チャンバ内の圧力(不活性ガスの分圧)に依存し、また、プラズマ中のスパッタガスのイオンが基板に引き込まれるときの入力エネルギーがチャックプレートの静電容量を通る交流電流の変化、ひいてはインピーダンスの変化としてあらわれることで、このインピーダンスが真空チャンバ内の圧力に依存し、インピーダンスと基板表面の電位との間に相関があることを知見した。この場合、例えば、インピーダンスが低くなるのに従い、逆スパッタ量が多くなる。
 そこで、本発明では、測定手段にてチャックプレートの静電容量を通る交流電流値(インピーダンス値)を測定し、この測定値から、真空チャンバ内の圧力(不活性ガスの分圧)を制御することで、逆スパッタ量を制御することが可能となる。これにより、ターゲットに対向した位置に基板を搬送し、成膜を行うような場合に、インピーダンスから真空チャンバ内の圧力(スパッタガスの導入量)を制御することで、各基板間における膜厚や場合によっては膜質のばらつきを抑制できる。なお、ターゲットの投入電力が一定下でスパッタガスの導入量(真空チャンバ内の圧力)を変化させると、ターゲットのスパッタ量も変動し得るが、基板表面での成膜レートにおいては逆スパッタ量の変化の方が大きく影響するため、この逆スパッタ量を一定に維持することで各基板間で膜厚や膜質のばらつきを最小限に抑制できる。
 なお、本発明において、前記制御手段は、ガス導入手段によるガス導入量または排気手段の排気速度を増減させて真空チャンバ内の圧力、ひいては、不活性ガスの分圧を制御すればよい。
 ところで、スパッタによる成膜中に基板にバイアス電力を投入し、イオン化されたスパッタ粒子を基板に引き込んで入射させて成膜する場合がある。このような場合、投入するバイアス電力を増減させると、逆スパッタ量が変化して基板表面の成膜レートが変化し、このバイアス電力が、インピーダンス値と相関があることが判明した。つまり、例えばインピーダンスが小さくなる程、基板表面での成膜レートが高くなる。そこで、本発明においては、前記基板保持手段にて保持された基板に対してバイアス電力を投入する電源を更に備え、ガス導入手段により真空チャンバ内に所定のガスを導入し、ターゲットに電力投入してこのターゲットをスパッタリングし、基板にバイアス電圧を投入しながら基板表面に所定の薄膜を形成するとき、測定手段により測定した交流電流値が所定値に保持されるように、前記制御手段はバイアス電力を優先的に制御することが好ましい。これにより、各基板間で膜厚や場合によっては膜質のばらつきを抑制できる。

 以下に図面を参照して、処理すべき基板をウエハWとし、ウエハW表面に、Cu、TiやTaなどの薄膜を形成することに最適な本発明の実施形態のスパッタ装置を説明する。図1を参照して、スパッタ装置Mは、真空雰囲気の形成が可能な真空チャンバ1を備え、真空チャンバ1の天井部にカソードユニットCが取付けられている。以下においては、真空チャンバ1の天井部側を向く方向を「上」とし、その底部側を向く方向を「下」として説明する。
 カソードユニットCは、ターゲット2と、このターゲット2の上側に配置された磁石ユニット3とから構成されている。ターゲット2は、処理すべきウエハWに形成しようとする薄膜の組成に応じて適宜選択された材料、例えばCu、TiやTa製であり、公知の方法で平面視円形や矩形に形成される。そして、ターゲット2は、図示省略のバッキングプレートに装着した状態で絶縁体Iを介して真空チャンバ1に取り付けられる。
 磁石ユニット3は、ターゲット2のスパッタ面2aの下方空間に磁場を発生させ、スパッタ時にスパッタ面2aの下方で電離した電子等を捕捉してターゲット2から飛散したスパッタ粒子を効率よくイオン化するものである。なお、磁石ユニット3としては、種々の形態を有する公知のものが利用できるため、ここでは詳細な説明を省略する。ターゲット2はスパッタ電源たるDC電源E1に接続され、スパッタ中、ターゲット2に負の直流電位が印加される。なお、スパッタ電源は上記に限定されるものではなく、高周波電源等を用いてもよい。
 真空チャンバ1内には導電性を有するアノードシールド4が配置されている。アノードシールド4は、ターゲット2の周囲を覆って下方に延びる筒状の部材である。この場合、アノードシールド4に他のDC電源E2を接続し、スパッタ中、正の直流電位が印加できるようにしてもよい。これにより、アノードシールド4によってイオン化したスパッタ粒子のイオンが反射され、強い直進性を持って基板Wへと放出されることをアシストできる。
 真空チャンバ1の底部には、カソードユニットCに対向させてステージ5が配置されている。ステージの上部には基板保持装置ECが設けられている。図2に示すように、基板保持装置ECは所謂静電チャックであり、ステージ5上に配置されるチャック本体61と、このチャック本体61の上面に設けられた誘電体たるチャックプレート62とから構成される。チャック本体61は、例えば窒化アルミ製であり、図示省略の絶縁層を介して正負の電極63a、63bが組み込まれ、両電極63a、63b間には、電源回路64内の直流電源64aから直流電圧が印加される。
 また、チャック本体61には、上下方向に貫通するガス通路65が形成され、このガス通路65の下端は、APC(自動圧力コントローラ)65aを介設したガス管65bを介して不活性ガスからなるアシストガスを収容したガス源65cに連通する。この場合、APC65aの下流側には公知のマスフロメータ65dが介設され、ガス流量を監視できるようになっている。チャック本体61にはまた、抵抗加熱式のヒータ66が内蔵され、ウエハWを所定温度に加熱保持できるようになっている。なお、チャック本体61に、冷却通路を形成して冷媒を循環させてウエハWを冷却できる構成とすることもできる。他方、チャックプレート62は、例えば窒化アルミ製であり、ウエハW裏面の外周縁部が面接触可能な環状のリブ部62aと、リブ部62aで囲繞された内部空間62bで同心状に立設された複数個の棒状の支持部62cとを備える。
 チャックプレート62にウエハWを載置した後、両電極63a、63b間に、直流電源64aを介して直流電圧を印加することで発生する静電気力でウエハWがチャックプレート62の表面で吸着される。このとき、ウエハW裏面の外周縁部がリブ部62aとその全周に亘って面接触することで内部空間62bが略密閉される(この場合、ウエハWはチャックプレート62表面に略平行な状態となる)。この状態で、ガス供給手段を介してアシストガスを供給すると内部空間62bにガス雰囲気が形成される。これにより、リブ部62aとウエハW裏面とで画成される内部空間62bにガス雰囲気を形成することで、ウエハWへの熱伝達をアシストして効率よく加熱または冷却できる。
 チャック電源64内で直流電源64aには交流電源64bが並列接続され、交流電源64bから静電チャックの静電容量を通る交流電流を流し、電流計Aにて測定した電流値からインピーダンス値を監視できるようになっている。この場合、電流計Aが本実施形態の測定手段を構成する。そして、上記のようにウエハWをチャックプレート62表面で吸着された場合、ウエハWがチャックプレート62表面に略平行な状態となるときのインピーダンス値及びガス流量を予め取得しておき、ウエハWを新たに吸着した場合やスパッタによる成膜中に、インピーダンス値及びガス流量の少なくとも一方が所定の範囲を超えて変動すると、直流電源64aからの吸着電圧を変化させることでウエハWの吸着力を変化させ、ウエハWがチャックプレート62表面に略平行な状態、即ち、チャック本体61上面からウエハW裏面までの距離が相互に一致させるように制御されるようになっている。なお、本実施形態では、特に図示して説明しないが、例えば、真空チャンバにはゲートバルブを介してロードロック室が連結され、真空雰囲気中で基板をステージ5に対して順次搬送できるようになっている。
 また、真空チャンバ1の側壁には、アルゴン等の不活性ガスたるスパッタガスを導入するガス管7が接続され、このガス管7がマスフローコントローラ7aを介して図示省略のガス源に連通する。そして、これらの部品がガス導入手段を構成し、流量制御されたスパッタガスが真空チャンバ1内に導入できる。また、真空チャンバ1の底部には、ターボ分子ポンプやロータリポンプなどからなる真空排気装置8に通じる排気管8aが接続されている。ステージ5には高周波電源E3が接続され、スパッタ中、ステージ5、ひいては基板Wにバイアス電位が印加され、特にスパッタ粒子のイオンを基板Wに積極的に引き込むようになっている。
 上記スパッタ装置Mは、マイクロコンピュータ、メモリやシーケンサ等を備えた制御手段9を有する。制御手段9は、上記各電源E1~E3の作動、スパッタガス導入用のマスフローコントローラ7aの作動や真空排気装置8の作動等を統括制御するようになっている。また、制御手段9は、基板保持手段ECの各電源64bの作動やAPC65aの作動をも統括制御し、また、予め取得した、ウエハWがチャックプレート62表面に略平行な状態となるときのインピーダンス値及びガス流量が記憶されている。
 ところで、上記スパッタ装置Mの基板保持手段ECにてウエハWを吸着し、スパッタによる成膜を行うと、プラズマ中で電離した電子が基板表面に帯電して基板表面の電位が負側にシフトする。また、成膜中に、ウエハWに電源E3を介して高周波バイアス電圧を印加すると、電子と比較して質量の大きいイオンが交流電場の早い変化に対応することができず、電子が基板表面に帯電して基板表面の電位が負側にシフトする。この場合、プラズマ中のスパッタガスのイオンがウエハW側にも引き込まれて、ウエハW表面に付着、堆積したものが逆スパッタされる。この逆スパッタ量は、スパッタ時の真空チャンバ内に雰囲気やスパッタ時間に起因して変化し得るものであるため、ステージ5に対してウエハWを順次搬送し、成膜するときにウエハW間で膜厚や場合によっては膜質がばらつかないようにする必要がある。
 ここで、本発明者らは、次のように実験を行った。即ち、上記スパッタ装置MにてターゲットとしてCu製のものを用い、スパッタガスとしてアルゴンを用い、シリコン基板にCu膜を形成した。スパッタ条件として、ターゲットの投入電力を5kW、スパッタ時間を60秒に設定した。また、直流電源64aにより両電極3a、3b間に印加する直流電圧を0.8kVに設定した。このときのインピーダンス値を電流計Aからの交流電流値から測定すると、約17.5kΩであった。そして、スパッタによる成膜時のスパッタガスの導入量をマスフローコントローラ7aを適宜制御して8~40sccmの範囲で変化させ、そのときのインピーダンス値の変化と、基板表面の電位(真空チャンバ内に挿入したプローブにより測定)とを測定した。
 図3(a)及び図3(b)は、スパッタガスの導入量とインピーダンス値及び基板表面の電位との関係を示すグラフである。これによれば、スパッタ時のガス導入量を増加させていくと、基板電位は上昇する一方で(図3(a)参照)、インピーダンス値も上昇することが判る(図3(b)参照)。そして、ガス導入量(成膜時の真空チャンバ内に圧力)の増減に応じて変化する基板電位とインピーダンス値との間には相関があることが判る。この場合、基板表面に形成したCu膜の膜厚を測定すると、インピーダンス値が低くなるに従い、Cu膜の膜厚が薄くなり、逆スパッタ量が増加することが確認された。
 次に、上記スパッタ装置Mにて、真空チャンバ1内にスパッタガスを7sccmで導入し、その後、スパッタガスの導入を停止してCu自己保持放電にてウエハWにCu膜を形成した。スパッタ条件として、ターゲットの投入電力を18kW、スパッタ時間を60秒に設定した。そして、スパッタによる成膜中、電源E3によりウエハWに対して所定のバイアス電力を印加する実験を行った。
 図4(a)及び図4(b)は、バイアス電力を800Wまでの範囲で変化させたときのこのバイアス電力と、基板表面に形成したCu膜の成膜レート(Cu膜の膜厚から算出)及びインピーダンス値の変化を示すグラフである。これによれば、バイアス電圧を増加させていくと、成膜レートが低下する一方で(図4(a)参照)、インピーダンス値も低下していることが判る(図4(b)参照)。そして、バイアス電力の増減に応じて変化する成膜レートとインピーダンス値との間には相関があることが判る。この場合、インピーダンス値が低くなるに従い、逆スパッタ量が増加して成膜レートが低下することが確認された。
 そこで、本実施形態では、ガス導入手段7、7aによりスパッタガスを導入し、ウエハWにバイアス電力を投入することなく、ターゲット2のみに電力投入してスパッタによる成膜を行う際(成膜中を含む)、インピーダンスが所定値に保持されるように、制御手段9によりマスフローコントローラ7aを介してガス導入量を制御し、真空チャンバ内の圧力(スパッタガスの分圧)を制御することとした。以下、本実施形態のスパッタによる成膜について説明する。
 即ち、真空雰囲気の真空チャンバ1の基板保持手段ECに、成膜すべきウエハWを搬送し、位置決めした状態で載置する。そして、両電極63a、63b間に、直流電源64aを介して直流電圧を印加することで発生する静電気力でウエハWをチャックプレート62の表面で吸着する。この状態で、交流電源64bから静電チャックの静電容量を通る交流電流を流し、このときの電流計Aにて測定された交流電流値が制御手段9に出力され、制御手段9にてインピーダンス値が取得される。そして、制御手段9に予め記憶された、ウエハWがチャックプレート62表面に略平行な状態となるときの設定インピーダンス値と比較して、取得されたインピーダンス値が所定の範囲内に存するように直流電源64aからの吸着電圧が設定される。これにより、ウエハWがチャックプレート62表面に略平行な状態で保持される。
 次に、ガス導入手段7、7aによりスパッタガスを導入し、ウエハWにバイアス電力を投入することなく、ターゲット2のみに電力投入する。このとき、電流計Aを介してインピーダンス値が引き続き取得される。ここで、制御手段9には、ターゲット2への投入電圧が一定下でのインピーダンス値とスパッタガス導入量との関係が記憶され、取得したインピーダンス値が所定の範囲を超えていると、マスフローコントローラ7aを制御してガス流量を変更する。つまり、例えば、取得したインピーダンスが所定の範囲を超えて小さくなっているような場合には、ウエハWの電位が低く(マイナス側によりシフトしている)、逆スパッタ量が多くなると判断し、このような場合には、ガス導入量を多くして逆スパッタ量を低減する。
 これにより、この逆スパッタ量を一定に維持することで各ウエハW間で膜厚や場合によっては膜質のばらつきを最小限に抑制できる。この場合、インピーダンス値を一定に保持することで基板が略水平に吸着されて、ターゲット2からのスパッタ粒子がウエハW全面に亘って略均等に到達するため、各ウエハW表面における薄膜の膜厚分布の面内均一性もよく、基板相互の間における膜厚分布の面内均一性のばらつきも小さくできる。
 他方、スパッタによる成膜時に、ウエハWに、電源E3を介して高周波電力を投入する場合、制御手段9には、予めインピーダンス値とバイアス電圧との関係が記憶され、取得したインピーダンス値が所定の範囲を超えていると、制御手段9は、優先的にバイアス電力を制御する。つまり、インピーダンス値が低くなっていると、逆スパッタ量が増加して成膜レートが低下するため、それに応じてバイアス電圧を低くする。これにより、上記同様、各基板間で膜厚や場合によっては膜質のばらつきを最小限に抑制できる。
 以上、本発明の実施形態のスパッタ装置Mについて説明したが、本発明は上記に限定されるものではない。所謂静電チャックたる基板保持手段にて基板を保持しながら、スパッタによる成膜を行うものであれば、スパッタ装置の形態は問わない。また、上記実施形態では、インピーダンス値から真空チャンバ内の圧力を制御するために、ガス導入量を変化させるものを例に説明したが、これに限定されるものではない。例えば、真空排気装置8に通じる排気管8aにコンダクタンスバルブを設け、このコンダクタンスバルブを制御して真空チャンバ内の圧力を制御することもできる。
 また、本発明において、ガス導入量(成膜時の真空チャンバ内に圧力)の増減に応じて変化する基板電位とインピーダンス値との間の相関やバイアス電力の増減に応じて変化する成膜レートとインピーダンス値との間の相関を、エッチング装置に利用してエッチングレートを制御することに応用できる。

Claims (3)

  1.  ターゲットが配置される真空チャンバと、このターゲットに電力投入する電源と、真空チャンバ内に所定のスパッタガスを導入するガス導入手段と、真空チャンバ内を真空排気する排気手段と、真空チャンバ内で処理すべき基板を保持する基板保持手段と、を備え、 基板保持手段が、正負の電極とを有するチャック本体と、基板の外周縁部が面接触可能なリブ部及び前記リブ部で囲繞された内部空間に所定の間隔を存して立設された複数個の支持部を有する誘電体たるチャックプレートと、両電極間に直流電圧を印加する直流電源と、チャックプレートの静電容量を通る交流電流を流す交流電源及びそのときの交流電流を測定する測定手段とを有し、ガス導入手段により真空チャンバ内に所定のガスを導入し、ターゲットに電力投入してこのターゲットをスパッタリングし、基板表面に所定の薄膜を形成するとき、測定手段により測定した交流電流値が所定値に保持されるように、真空チャンバ内の圧力を制御する制御手段を更に備えることを特徴とするスパッタリング装置。
  2.  前記制御手段は、ガス導入手段によるガス導入量または排気手段の排気速度を増減させて真空チャンバ内の圧力を制御することを特徴とする請求項1記載のスパッタリング装置。
  3.  前記基板保持手段にて保持された基板に対してバイアス電力を投入する電源を更に備え、ガス導入手段により真空チャンバ内に所定のガスを導入し、ターゲットに電力投入してこのターゲットをスパッタリングし、基板にバイアス電圧を投入しながら基板表面に所定の薄膜を形成するとき、測定手段により測定した交流電流値が所定値に保持されるように、前記制御手段は、バイアス電力を優先的に制御することを特徴とするスパッタリング装置。
