La présente invention se rapporte à un substrat transparent, notamment en verre, muni d'un revêtement conducteur pour dispositifs optoélectroniques, au procédé de fabrication de ce substrat conducteur transparent ainsi qu'aux dispositifs optoélectroniques dans lesquels ce substrat conducteur transparent est incorporé.
Le substrat conducteur transparent dont il est fait référence dans la présente invention peut être utilisé comme électrode permettant l'extraction ou l'injection de charges dans les dispositifs optoélectroniques tels que les dispositifs organiques électroluminescents connus sous l'acronyme OLED (Organic Light Emitting Device) ou bien les dispositifs collecteurs de lumière tels que les cellules photovoltaïques encore dénommées cellule solaire. L'invention s'intéresse plus particulièrement aux cellules photovoltaïques à base de Si en couches minces.
Il existe différent types de cellules photovoltaïques parmi celles-ci on trouve les cellules à base de films de Si. Dans l'état actuel de la technique, les dispositifs optoélectroniques en couches mince, ayant typiquement une épaisseur inférieure à 10 /xm, sont constitué d'un substrat conducteur transparent, souple ou rigide et, déposé sur
celui-ci, d'une couche optoélectroniquement active formée d'un matériau semi-conducteur inorganique ou, plus rarement, organique, et contactée de part et d'autre par deux électrodes dont l'une au moins transp are nte . La co u ch e d e sem i-conducteur est généralement constituée de l'empilement d'une couche de type p, d'une couche active et d'une couche de type n, formant ensemble une jonction p-i-n ou n-i-p. Le matériau utilisé est principalement le silicium amorphe ou microcristallin. Dans le premier cas, le domaine utile d'absorption des photons dans l'absorbant se situe entre 400 nm et 550 nm. Pour les cellules tandem, ce domaine utile d'absorption est élargi et couvre 400 nm à 1100 nm.
Le substrat transparent conducteur comprend un support muni d'un revêtement conducteur, ce revêtement conducteur étant plus souvent appelé par les spécialistes TCO (de l' anglais Transparent Çonductive Oxide), ledit support étant de préférence un support en verre. A l'heure actuelle, deux techniques industrielles principales sont utilisées pour la réalisation de TCO. La première technique est une méthode de pyrolyse en phase gazeuse (souvent dénommée par l'abréviation CVD, Chemical Vapor Déposition). Des précurseurs organométalliques réagissent en phase gazeuse à haute température ( > 600°C) et un dépôt se forme à la surface du verre. Le matériau le plus souvent déposé est à base d ' oxyde d 'étain dopé au fluor ou à l'antimoine. Cette technique permet d'obtenir des couches ayant des propriétés électriques et optiques adéquates. Avantageusement, cette technique est appliquée directement après la formation du verre (dans l'unité de production appelé float). Cette méthode est alors appelée « on-line ».
Une autre méthode, « off-line », consiste à déposer un matériau à la surface du verre par procédé sous vide, ledit support étant de préfére n ce e n verre. La pulvérisation cathodique
(éventuellement assistée d'un champ magnétique) est un procédé industriel bien connu dans la fabrication de couches pour les vitrages utilisés dans le domaine résidentiel (maisons individuels) ou dans le domaine architectural (buildings et grande construction). Selon le choix des matériaux déposés, les dépôts sur le verre permettent d'obtenir des propriétés d'isolation thermique (basse émissivité) ainsi que certaines teintes désirées. De manière générale, ce type de dépôt se réalise à froid . Dans le cadre de la réalisation de TCO par pulvérisation cathodique, il est nécessaire de chauffer durant la phase de croissance de la couche afin d'obtenir la bonne phase cristallographique. Des recuits sous atmosphère contrôlée sont également envisageables. Précédemment, le matériau le plus utilisé avec le procédé de pulvérisation cathodique était l'oxyde d'indium et d'étain (ITO). Cependant, la raréfaction de l'indium augmente fortement le coût de ce matériau et des alternatives sont désormais envisagées. L'oxyde de zinc ZnO est un composé prometteur. En effet, d'un comportement peu conducteur à l'état pur, la résistivité diminue rapidement avec l'ajout d'un dopant tel que l'Ai, le Ga, le B.
Par ailleurs, afin de limiter les coûts de fabrication du dispositif optoélectronique, la couche active doit être relativement mince (entre 100 nm et quelques microns). Cependant, une telle couche conduit à une quantité de lumière absorbée faible et par conséquent à une efficacité réduite. Pour compenser, cet effet, il est donc nécessaire d'augmenter au maximum le trajet optique de la lumière au sein de la couche active. Ceci est généralement réalisé par l'emploi d'un substrat - ou couche - TCO texturé, permettant de diffuser ou de diffracter la lumière, dans la couche active.
En CVD, la texturation ou voile est produit directement l o r s d e l a f o rm ati o n d u d é p ô t. En pulvérisation cathodique (éventuellement assistée d'un champ magnétique), le TCO obtenu n'est
pas suffisamment texturé. Ainsi le document DE 197 13 215 décrit une cellule solaire dont le substrat est recouvert d'une couche TCO, avantageusement en oxyde de zinc (ZnO), formée par pulvérisation cathodique dans une atmosphère d'argon à partir d'une cible de ZnO dopée à l'aluminium. Afin de conférer une rugosité à cette couche TCO, normalement sans aspérités, elle est attaquée soit par un procédé chimique à l'aide d'une solution acide, soit par un procédé électrochimique (attaque anodique ou attaque ionique réactive). L'attaque peut se faire pendant ou après le dépôt de la couche. L'invention a pour but de fournir un substrat conducteur transparent pour dispositifs optoélectroniques qui est une alternative par rapport aux substrats existants. Plus particulièrement, il s'agit de fournir un substrat conducteur transparent pour cellules photovoltaïques ainsi que son procédé de fabrication. Un second but que se fixe la présente invention est de fournir une cellule photovoltaïque incorporant le substrat conducteur transparent.
A cette fin l'invention concerne un substrat conducteur transparent pour dispositif optoélectronique comprenant un support et un revêtement conducteur à base d'oxyde de zinc dopé, ledit revêtement étant constitué d'un seul empilement de deux couches de conductivité électrique différente, une couche dite de conductivité électrique élevée et une couche dite de conductivité électrique faible, la cou che dite de conductivité électrique élevée étant la couche constituant l'empilement la plus proche du support, tel que la couche dite de conductivité électrique élevée est une couche à base d'oxyde de zinc dopé à m% en poids d'oxyde d'un premier élément dopant avec m inférieur ou égal à 6,0, préférentiellement avec m inférieur ou égal à 4,0, plus préférentiellement avec m égal à 2,0 et en ce que la couche
dite de conductivité électrique faible est un couche à base d'oxyde de zinc dopé à (m/p)% en poids d'oxyde d'un second élément dopant avec p supérieur ou égal à 2, préférentiellement avec p supérieur ou égal à 3, plus préférentiellement avec p supérieur ou égal à 4. Afin toutefois d'obtenir une conductivité suffisante de ladite couche de conductivité faible, p est préférentiellement inférieur ou égal à 15, plus préférentiellement p est inférieur ou égal à 12.
L'invention vise à combiner l'avantage de deux différents taux de dopages afin d'optimiser les propriétés électriques et optiques ainsi que la microstructure de surface liée à la diffusion lumineuse
Par substrat conducteur transparent, on entend désigner un substrat dont l'absorption lumineuse est d'au plus 30%, préférentiellement d'au plus 20% dans le domaine de longueurs d'onde de la lumière visible. Une gamme de longueurs d'onde allant des longueurs d' onde du rayonnement infrarouge proche à celles du rayonnement ultraviolet lointain peut aussi définir le domaine de transparence des électrodes selon l'invention. En particulier, dans le cas d'une cellule photovoltaïque organique, le domaine de transparence est défini par une gamme de longueurs d'onde allant de l'infrarouge proche à celle de la lumière visible.
Le support sur lequel est déposé le revêtement conducteur du substrat conducteur transparent selon l'invention est préférentiellement rigide. La fonction du support est de supporter et/ou de protéger l' électrode . Le support a de préférence une épaisseur géométrique d' au moins 3,85 mm. P ar le s te rm e s « épaisseur géométrique », on comprend l'épaisseur physique moyenne. Selon un mode particulier de réalisation, le support comprend au moins une structuration totale ou partielle en surface sur au moins une des faces du substrat. Généralement, le procédé de structuration du support
comprend au moins un des procédés sélectionnés parmi l'attaque chimique, le laminage et/ou la gravure laser. L'attaque chimique du support comprend au moins le matage et/ou la gravure (par exemple par attaque au moyen d'acide fluorhydrique d'un verre silicosodocalcique). Le procédé de laminage comprend au moins l'étape de structuration du support par l'empreinte sous pression d'un motif à l'aide d'au moins un rouleau imprimeur. Le support peut être en verre, en matière plastique rigide (par exemple : verre organique, polycarbonate) ou en films polymériques souples (par exemple : butyral de polyvinyle (PVB), polyéthylène téréphtalate (PET), copolymère d'acétate de vinyle et d'éthylène (EVA)). Le support est préférentiellement une feuille de verre. Les verres sont minéraux ou organiques. Les verres minéraux sont préférés. Parmi ceux-ci, on préfère les verres silicosodocalciques clairs ou colorés dans la masse ou en surface. Plus préférentiellement, ce sont des verres silicosodocalciques extra clairs. Le terme extra clair désigne un verre contenant au plus 0,020% en poids du verre de Fe total exprimé en Fe2O3 et de préférence au plus 0,015% en poids, ce dernier du fait de sa faible teneur en oxyde de Fe présente une faible absorption lumineuse. L'utilisation de ce dernier permet donc d'obtenir une transmission plus élevée dans le dispositif optoélectronique l'incorporant, plus préférentiellement dans la cellule photovoltaïque.
Le revêtement conducteur à base d'oxyde de zinc dopé déposé sur le support est constitué d'un empilement de deux couches de conductivité électrique différente. Une couche dite de conductivité électrique élevée à base d'oxyde de zinc dopé et une couche dite de conductivité électrique faible à base d'oxyde de zinc dopé. La couche de conductivité électrique élevée est une couche à base d'oxyde de zinc dopé à m% en poids d'oxyde de l'élément dopant avec m inférieur ou égal à 6,0, préférentiellement inférieur ou égal à 4,0, plus préférentiellement égale à 2,0. De préférence, la couche de conductivité
électrique élevée est une couche à base d'oxyde de zinc dopé à m% en poid s d ' oxyd e d e l ' él ém e nt dopant avec m égal à 6,0, préférentiellement avec m égal à 4,0, plus préférentiellement avec m égal à 2,0. La couche dite de conductivité électrique faible est une couche à base d'oxyde de zinc dopé à (m/p)% en poids d'oxyde de l'élément dopant avec p supérieur ou égal à 2, préférentiellement avec p supérieur ou égal à 3, plus préférentiellement avec p supérieur ou égal à 4. De préférence, la couche dite de conductivité électrique faible est une couche à base d'oxyde de zinc dopé à (m/p)% en poids d'oxyde de l'élément dopant avec p égal à 2, préférentiellement avec p égal à 3, plus préférentiellement avec p égal à 4. Les éléments dopants utilisés pour la couche dite de conductivité électrique élevée et la couche dite de conductivité électrique faible peuvent être de nature chimique différente, de préférence, ils sont de même nature. L'épaisseur géométrique du revêtement conducteur à base d'oxyde de zinc dopé est comprise entre 400 nm et 1200 nm. Avantageusement, le revêtement conducteur présente une texturation de surface telle qu'elle correspond à une valeur de rugosité R.M.S. comprise dans la gamme de valeurs allant de 55 nm à 200 nm, de préférence égale à 55 nm. Une telle texturation est obtenue après attaque acide du revêtement.
Selon un mode particulier de réalisation du mode précédent, le substrat conducteur transparent selon l'invention est tel que l'élément dopant est sélectionné parmi l'Ai et/ou le Ga et/ou le B. De manière préférée, l'élément dopant est l'Ai et/ou le Ga. De manière plus préférée, le dopant est l'Ai.
Selon un mode particulier de réalisation, le substrat conducteur transparent selon l'invention est tel que la couche dite de conductivité électrique élevée est une couche à base d'oxyde de zinc dopé à m% en poids d'oxyde d'aluminium avec m compris entre 1,7 et 3,0 et en ce que la couche dite de conductivité électrique faible est une
couche à base d'oxyde de zinc dopé à (m/p)% en poids d'oxyde d'aluminium avec m/p compris entre 0,2 et 1,2.
Selon un mode particulier de réalisation, le substrat conducteur transparent est tel que l'élément dopant peut être de nature différente d'une couche à l'autre. Dans ce cas de figure, on peut obtenir des empilements tels que AZO/GZO ou GZO/AZO.
Selon un mode particulier de réalisation, le substrat conducteur transparent selon l'invention, est tel que l'épaisseur géométrique de chaque couche constituant le revêtement conducteur est comprise entre 100 nm et 600 nm, préférentiellement entre 250 nm et 500 nm, plus préférentiellement entre 300 nm et 450 nm.
Selon un mode particulier de réalisation, le substrat conducteur transparent selon l'invention est tel que le revêtement conducteur comprend une couche tampon à base d'oxyde de zinc dopé à l'Ai à q% en poids d'oxyde d'aluminium avec q compris entre 0,5 et 4,0, préférentiellement avec q égal à 2,0, ladite couche tampon étant la couche constituant le revêtement conducteur la plus éloignée par rapport au support, l'épaisseur géométrique de la couche tampon étant comprise entre 100 à 500 nm, préférentiellement entre 100 à 400 nm. La couche tampon permet avantageusement de circonscrire l'attaque acide permettant d'obtenir une texturation de la surface du revêtement conducteur à cette seule couche tampon, ladite couche tampon présentant, après ladite attaque, une valeur de rugosité R.M.S. dans la gamme de valeurs allant de 55 nm à 200 nm après texturation, de préférence de l'ordre de 55 nm.
Selon un mode particulier de réalisation, le substrat conducteur transparent selon l'invention est tel que le revêtement conducteur comprend une couche barrière, ladite couche barrière étant la couche du revêtement conducteur la plus proche par rapport au
support.
La couche barrière permet notamment une protection du dispositif optoélectronique contre toute pollution par migration d'alcalins venant du support, par exemple en verre silicosodocalcique, et donc un allongement de la durée de vie du dispositif. La couche barrière comprend au moins un composé sélectionné parmi :
• l'oxyde de titane, l'oxyde de zirconium, l'oxyde d'aluminium, l'oxyde d'yttrium ainsi que le mélange d'au moins deux d'entre eux ;
• l'oxyde mixte de zinc-étain, de zinc-aluminium, de zinc-titane, de zinc- indium, d'étain-indium ;
• le nitrure de silicium, l'oxynitrure de silicium, l'oxycarbure de silicium, l'oxycarbonitrure de silicium, le nitrure d'aluminium, l'oxynitrure d'aluminium ainsi que le mélange d'au moins deux d'entre eux ;
• cette couche barrière étant éventuellement dopée ou alliée à l'étain. La couche barrière a une épaisseur comprise entre 50 nm et 300 nm.
Selon un mode de réalisation particulier, le substrat conducteur transparent selon l'invention est tel qu'il comprend successivement à partir du support :
• une couche dite de conductivité élevée, ladite couche élevée étant une couche à base d'oxyde de zinc dopé à m% en poids d'oxyde d'un premier élément dopant avec m inférieur ou égal à 6,0, préférentiellement avec m inférieur ou égal à 4,0, plus préférentiellement avec m égal à 2,0,
• une couche dite de conductivité électrique faible, ladite couche étant une couche à base d'oxyde de zinc dopé à (m/p)% en poids d'oxyde d'un second élément dopant avec p supérieur ou égal à
2, préférentiellement avec p supérieur ou égal à 3, plus préférentiellement avec p supérieur ou égal à 4,
• une couche tampon à base d'oxyde de zinc dopé à l'Ai à q% en poids d'oxyde d'aluminium avec q compris entre 0,5 et 4,0, préférentiellement avec q égal à 2,0, ladite couche tampon étant la couche constituant le revêtement conducteur la plus éloignée par rapport au support, l'épaisseur géométrique de la couche tam p o n ét a n t c o mp r i s e e n tr e 1 00 nm à 500 nm, préférentiellement entre 100 nm à 400 nm. Selon un mode de réalisation particulier, le substrat conducteur transparent selon l'invention est tel qu'il comprend successivement à partir du support :
• une couche barrière
• une couche dite de conductivité élevée, ladite couche élevée étant une couche à base d'oxyde de zinc dopé à m% en poids d'oxyde d'un premier élément dopant avec m inférieur ou égal à 6,0, préférentiellement avec m inférieur ou égal à 4,0, plus préférentiellement avec m égal à 2,0
• une couche dite de conductivité électrique faible, ladite couche étant une couche à base d'oxyde de zinc dopé à (m/p)% en poids d'oxyde d'un second élément dopant avec p supérieur ou égal à 2, préférentiellement avec p supérieur ou égal à 3, plus préférentiellement avec p supérieur ou égal à 4,

comprise entre 100 nm à 500 nm, préferentiellement entre 100 nm à 400 nm.
Les modes de réalisation du substrat conducteur transparent ne se limitent pas aux modes exposés ci-avant mais peuvent également résulter d'une combinaison de deux ou plusieurs d'entre eux.
Le deuxième objet de l'invention concerne le procédé de fabrication du substrat conducteur transparent selon l'invention. Ce substrat comprend un support et un revêtement conducteur. Le procédé de fabrication du substrat conducteur transparent selon l'invention est un procédé selon lequel l'ensemble des couches à base d'oxyde de zinc dopé constituant le revêtement conducteur sont déposées sur le support par une technique de pulvérisation cathodique assistée d'un champ magnétique. Lorsqu'elle est présente, la couche barrière peut être déposée par tout type de procédés sous vide, de tels procédés sont les techniques de pulvérisation cathodique, éventuellement assistée d'un champ magnétique, les techniques de dépôt utilisant un plasma, les techniques de dépôt de type CVD (Chemical Vapor Déposition) et/ou PVD (Physical Vapor Déposition). Une fois le revêtement conducteur déposé, celui-ci est soumis à une attaque par un procédé chimique à l'aide d'une solution acide à température ambiante (de l'ordre de 25°C) afin de conférer au revêtement conducteur une rugosité R.M.S. de l'ordre de 55nm au moins. La rugosité R.M.S. (de l'anglais Root Mean Square) est une mesure consistant à mesurer l'écart quadratique moyen de la rugosité. Cette rugosité R.M.S. quantifie en moyenne la hauteur des pics et des creux de rugosité, par rapport à la hauteur moyenne. L'appareillage habituellement utilisé pour obtenir ces mesures est le Microscope à Force Atomique (AFM). Des exemples de solutions acides sont des solutions d'acide chlorhydrique dilué (p. ex. HC1 0.5 % en volume).
Selon un mode préféré de mise en oeuvre, le procédé de fabrication du substrat conducteur transparent selon l'invention est tel qu'il
comprend les étapes successives suivantes
• dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique élevée sur le support, ladite couche étant à base d'oxyde de zinc dopé à m% en poids d'oxyde de l'élément dopant avec m inférieur ou égal à 6,0, préférentiellement m inférieur ou égal à 4,0, plus préférentiellement avec m égal à 2,0,
• dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique faible, ladite couche étant à base d'oxyde de zinc dopé à (m/p)% en poids de l'oxyde de l'élément dopant avec p supérieur ou égal à 2, préférentiellement p supérieur ou égal à 3, plus préférentiellement avec p supérieur ou égal à 4.
• attaque acide afin de conférer au revêtement conducteur une valeur de rugosité R.M.S. dans la gamme de valeurs allant de 55 nm à 200 nm, de préférence de l'ordre de 55 nm, par exemple à l'aide d'une solution d'acide chlorhydrique dilué à 0,5% en volume durant 10 s, 20 s ou 30 s à température ambiante.

• attaque acide afin de conférer au revêtement conducteur une valeur de rugosité R.M.S. dans la gamme de valeurs allant de 55 nm à 200 nm, de préférence de l'ordre de 55 nm, par exemple à l'aide d'une solution d'acide chlorhydrique dilué à 0,5% en volume durant 10 s, 20 s ou 30 s à température ambiante
Le troisième objet de l'invention concerne un dispositif optoélectronique comprenant un substrat conducteur transparent selon l'invention. Plus particulièrement, l'invention concerne un dispositif optoélectronique tel qu'il est une cellule photovoltaïque.
Le substrat conducteur transparent conforme à l'invention sera maintenant illustré à l'aide des figures suivantes. Les figures présentent de manière non limitative un certain nombre de structures de substrats conducteurs transparents, plus particulièrement de structures d'empilements de couches constituant le revêtement conducteur compris dans le substrat selon l'invention. Ces figures sont purement illustratives et ne constituent pas une
présentation à l'échelle des structures.

La figure 1 représente un exemple d'empilement constituant un substrat conducteur transparent selon l'invention. Le substrat conducteur transparent (1) présente la structure suivante à partir du support (10) :
• Un empilement comprenant une première couche de conductivité électrique élevée (12) et une seconde couche de conductivité électrique faible (13).
La figure 2 représente un exemple d'empilement constituant un substrat conducteur transparent selon l'invention. Le substrat conducteur transparent (1) présente la structure suivante à partir du support (10) :
• Une couche barrière (11)

La figure 3 représente un exemple d'empilement constituant un substrat conducteur transparent selon l'invention. Le substrat conducteur transparent (1) présente la structure suivante à partir du support (10) :

• Un empilement comprenant une première couche de conductivité électrique élevée (12) et une seconde couche de conductivité électrique faible (13).
• Une couche tampon (14)
La figure 4 présente une représentation schématique de la ligne pilote avec laquelle le substrat conducteur transparent selon l'invention a été fabriqué. Celle est constituée d'un sas (4), d'une zone de chauffage comprenant un système de chauffage (2) et d'une zone de dépôt (30) comprenant deux cibles (3 et 3') en ZnO dopé, les dites cible ayant un taux de dopage différent exprimé en pourcentage en poids de l'oxyde de l'élément dopant. La distance (5) représente la distance séparant le système de chauffage et la cible, celle-ci est de l'ordre de 600 mm. Le système de chauffage comporte deux lampes infrarouges.
Les différentes étapes du procédé de déposition sont résumées dans le tableau 1. Le tableau 1 présente deux colonnes, la première colonne présente les différentes étapes du procédé de fabrication d'un substrat conducteur transparent selon l'invention, la seconde colonne reprend les vitesses de déplacement du verre pour chaque étape du procédé de fabrication d'un substrat conducteur transparent selon l'invention. Le dépôt est réalisé à partir de cible céramique d'oxyde de zinc (ZnO) dopé avec de l'oxyde d'aluminium (Al2O3) selon différents dopages (% en poids). La puissance de
pulvérisation appliquée sur la cathode est de 2 kW. Les gaz de pulvérisation sont l'Ar et l'O2. L'O2 est introduit en très faible pourcentage ou pas du tout (0- 0,7 %). La pression totale de dépôt est de l'ordre de 0,53 Pascal. Une programmation a été réalisée de manière à minimiser les distances entre la zone de chauffage et la zone de dépôt. Le revêtement conducteur est fabriqué à l'aide de plusieurs dépôts successifs. Le système de chauffage (2) de la zone de chauffage (20) permet de chauffer le verre à une température comprise entre 250 °C et 400°C, de préférence à une température de 350°C. Tableau 1:
Le substrat conducteur transparent selon l'invention sera illustré par un certain nombre d'exemples. L'oxyde de zinc ZnO dopé à l'aluminium est communément abrévié AZO. Le pourcentage en poids (%) d'oxyde d'aluminium (Al2O3) est également présenté. Le tableau 2 présente les propriétés optiques et électriques d'un substrat conforme à l'invention, exemple 1, et de deux exemples comparatifs non conformes à l'invention, exemples 1R et 2R.
L'exemple 1 est un substrat conducteur transparent constitué
d'un verre silicosodocalcique claire 3,85 mm recouvert par une couche en AZO 2,0% en poids d'Al2O3 et d'une couche en AZO 0,5% en poids d'Al2O3. La première couche (AZO 2,0% en poids d'Al2O3) est d'une épaisseur de 490 nm environ tandis que la seconde (AZO 0,5 % en poids d'Al2O3) est d'une épaisseur de 420 nm environ. L'exemple 1R est un substrat conducteur transparent non conforme à l'invention constitué d'un verre silicosodocalcique recouvert par une couche faite uniquement d'AZO 0,5% en poids d'Al2O3 ayant une épaisseur de l'ordre de 700 nm. L'exemple 2R est un substrat conducteur transparent non conforme à l'invention constitué d'un verre silicosodocalcique recouvert par une couche faite uniquement d'AZO 2% en poids d'Al2O3 ayant une épaisseur de l'ordre de 700nm. La comparaison des propriétés optiques et électrique montre que :
Avec l'empilage alternant les deux dopages d'AZO (exemple 1), nous pouvons observer avant décapage: · une résistance par carré (6,8 ohm/Q) se situant entre les exemples comparatifs 1R (AZO 0,5% en poids d'Al2O3 (33,2 ohm/Q)) et 2R (AZO 2% en poids d'Al2O3 (5,6 ohm/Q)).
• une mobilité (27,6 cm2/V.s) (exemple 1) comparable aux mobilités mesurées sur les exemples comparatifs 1R et 2R (26,5 cm2/V.s). · pour la transmission, ΑΖΟ 2% d'Al2O3 (exemple 2R) présente une valeur plus faible (76,1%) que ΑΖΟ 0,5% d'Al2O3 (exemple 1R) (80,1%). L'exemple 1 possède une transmission légèrement supérieure (80,6 %) à l'AZO-0,5% d'Al2O3.
• Le voile est très faible (0,6 à 0,9%) pour les trois exemples Après traitement dans l'HCl dilué à différents temps, nous voyons que la résistance par carré reste stable et la transmission TIM augmente légèrement. Il est dès lors possible d'ajuster l'attaque chimique (concentration, durée) afin d'obtenir un optimum électrique et optique.

Les valeurs optiques ainsi que le voile (haze en anglais) ont été mesurés par un appareillage spectrophotomètre Ultra-Scan Pro de la firme Hunterlab. Les valeurs de transmission (TIM) tiennent compte des longueurs d'ondes utiles à la production de puissance de la cellule photovoltaïque (entre 400 et 1050 nm pour des cellules tandem). La mesure est réalisée dans une cellule immergée : un liquide d'indice de réfraction intermédiaire entre le TCO et le verre est placé lors de la mesure. Cette méthode de mesure est utilisée lorsque le voile est trop important pour une mesure correcte (diffusion de la lumière incidente). Cette méthode de mesure permet de ne pas avoir de perte de lumière suite au voile. Le voile est défini selon la norme ASTMD10003 qui définit le voile comme le pourcentage de lumière qui en passant au travers du substrat est dévié du faisceau lumineux incident à un angle plus élevée que 2,5 degré en moyenne. Le voile peut être mesuré par les méthodes connues dans le domaine. Les propriétés électriques ont été mesurées par la méthode de sonde de Hall (4 points).
Le tableau 3 présente les propriétés optiques et électriques d'un substrat conforme à l'invention, exemple 1, et de deux exemples comparatifs
non conformes à l'invention, exemples 3R et 4R. Le tableau 3 compare les propriétés optiques et électriques de l'exemple 1 qui est un substrat conducteur transparent conforme à l'invention avec des échantillons commerciaux (VU (exemple 3R) et AN14 (exemple 4R) de chez AGC Solar). Contrairement aux autres dépôts, le VU est déposé sur un verre extra-clair. Ces échantillons commerciaux sont réalisés par la technique pyrolytique (CVD).

On observe que l'exemple 1 après 15 s d'attaque acide présente une résistance par carré intermédiaire aux exemples 2R et 3R.
Claims
1. Substrat conducteur transparent pour dispositif optoélectronique comprenant un support et un revêtement conducteur à base d'oxyde de zinc dopé, ledit revêtement étant constitué d'un seul empilement d'au moins deux couches de conductivité électrique différente, une couche dite de conductivité électrique élevée et une couche dite de conductivité électrique faible, la couche dite de conductivité électrique élevée étant la couche constituant l'empilement la plus proche du support, caractérisé en ce que la couche dite de conductivité électrique élevée est une couche à base d'oxyde de zinc dopé à m% en poids d'oxyde d'un premier élément dopant avec m inférieur ou égal à 6,0 et en ce que la couche dite de conductivité électrique faible est une couche à base d'oxyde de zinc dopé à (m/p)% en poids d'oxyde d'un second élément dopant avec p supérieur ou égal à 2,0.
2. Substrat conducteur transparent selon la revendication 1, caractérisé en ce que le revêtement conducteur à base d'oxyde de zinc dopé présente une valeur de rugosité R.M.S. comprise dans la gamme de valeurs allant de 55 nm à 200 nm,
3. Substrat conducteur transparent selon une quelconque des revendications précédentes, caractérisé en ce que l'élément dopant est sélectionné parmi l'Ai et/ou le Ga et/ou le B.
4. Substrat conducteur transparent selon une quelconque des revendications précédentes, caractérisé en ce que l'épaisseur géométrique de chaque couche constituant le revêtement conducteur est comprise entre 100 nm et 600 nm,
5. Substrat conducteur transparent selon une quelconque des revendications précédentes, caractérisé en ce que le revêtement conducteur comprend une couche tampon à base d'oxyde de zinc dopé à l'Ai à m% en poids d 'oxyde d'aluminium avec m compris entre 0,5 et 4,0, ladite couche tampon étant la couche constituant le revêtement conducteur la plus éloignée par rapport au support.
6. Substrat conducteur transparent selon la revendication 5, caractérisé en ce que la couche tampon à base d'oxyde de zinc dopé à l'Ai présente valeur de rugosité R.M.S. dans la gamme de valeurs allant de 55 nm à 200 nm.
7. Substrat conducteur transparent selon une quelconque des revendications précédentes, caractérisé en ce que le revêtement conducteur comprend une couche barrière, ladite couche barrière étant la couche du revêtement conducteur la plus proche par rapport au support.
8. Substrat conducteur transparent selon l'une quelconque des revendications 5 à 6, caractérisé en ce qu'il comprend successivement à partir du support : · une couche dite de conductivité élevée, ladite couche élevée étant une couche à base d'oxyde de zinc dopé à m% en poids d'oxyde d'un premier élément dopant avec m inférieur ou égal à 6,0,
• une couche dite de conductivité électrique faible, ladite couche étant une couche à base d'oxyde de zinc dopé à
(m/p)% en poids d'oxyde d'un second élément dopant avec p supérieur ou égal à 2, • une couche tampon à base d'oxyde de zinc dopé à l'Ai à q% en poids d'oxyde d'aluminium avec q compris entre 0,5 et 4,0, ladite couche tampon étant la couche constituant le revêtement conducteur la plus éloignée par rapport au support, l'épaisseur géométrique de la couche tampon étant comprise entre 100 nm à 500 nm,
9. Substrat conducteur transparent selon la revendication 7, caractérisé en ce qu' il comprend successivement à partir du support : · une couche barrière,
• une couche dite de conductivité élevée, ladite couche élevée étant une couche à base d'oxyde de zinc dopé à m% en poids d'oxyde d'un premier élément dopant avec m inférieur ou égal à 6,0, · une couche dite de conductivité électrique faible, ladite couche étant une couche à base d'oxyde de zinc dopé à (m/p)% en poids d'oxyde d'un second élément dopant avec p supérieur ou égal à 2,
• une couche tampon à base d'oxyde de zinc dopé à l'Ai à q% en poids d'oxyde d'aluminium avec q compris entre 0,5 et
4,0, ladite couche tampon étant la couche constituant le revêtement conducteur la plus éloignée par rapport au support, l'épaisseur géométrique de la couche tampon étant comprise entre 100 nm à 500 nm.
10. Procédé de fabrication d'un substrat conducteur transparent selon la revendication 2, caractérisé en ce qu'il comprend les étapes successives suivantes : • Dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique élevée sur le support, ladite couche étant à base d'oxyde de zinc dopé à m% en poids d'oxyde de l'élément dopant avec m inférieur ou égal à 6,0, · Dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique faible, ladite couche étant à base d'oxyde de zinc dopé à (m/p)% en poids de l'oxyde de l'élément dopant avec p supérieur ou égal à 2,
• Attaque acide afin de conférer au revêtement conducteur une valeur de rugosité R.M.S. comprise dans la gamme de valeurs allant de 55nm à 200nm.
11. Procédé de fabrication d'un substrat conducteur transparent selon la revendication 6, caractérisé en ce qu'il comprend les étapes successives suivantes : · dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique élevée sur le support, ladite couche étant à base d'oxyde de zinc dopé à m% en poids d'oxyde de l'élément dopant avec m inférieur ou égal à 6,0,
• dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique faible, ladite couche étant à base d'oxyde de zinc dopé à (m/p)% en poids de l'oxyde de l'élément dopant avec p supérieur ou égal à 2,
• dépôt d'une couche tampon à base d'oxyde de zinc dopé à l'Ai à q% en poids d'oxyde d'aluminium avec q compris entre 0,5 et 4,0, ladite couche tampon étant la couche constituant le revêtement conducteur la plus éloignée par rapport au support, l'épaisseur géométrique de la couche tampon étant comprise entre 100 à 500 nm, • attaque acide afin de conférer au revêtement conducteur une valeur de rugosité R.M.S. dans la gamme de valeurs allant de 55 nm à 200 nm.
12. Procédé de fabrication du substrat conducteur transparent selon la revendication 7, caractérisé en ce qu'il comprend les étapes successives suivantes :
• dépôt sur le support d'une couche barrière par une technique de dépôt sous vide, ladite couche comprenant au moins un composé sélectionné parmi l' oxyde de titane, l'oxyde de zirconium, l'oxyde d'aluminium, l'oxyde d'yttrium ainsi que le mélange d'au moins deux d'entre eux , l'oxyde mixte de zinc- étain, l'oxyde mixte de zinc-aluminium, l'oxyde mixte de zinc- titane, l'oxyde mixte de zinc-indium, l'oxyde mixte d'étain- indium, le n itrure de silicium, l'oxynitrure de silicium, l'oxycarbure de silicium, l'oxycarbonitrure de silicium, le nitrure d'aluminium, l'oxynitrure d'aluminium ainsi que le mélange d'au moins deux d'entre eux,
• dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique élevée, ladite couche étant à base d'oxyde de zinc dopé à m% en poids d'oxyde de l'élément dopant avec m inférieur ou égal à 6,0,
• dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique faible, ladite couche étant à base d'oxyde de zinc dopé à (m/p)% en poids de l'oxyde de l'élément dopant avec p supérieur ou égal à 2,
• attaque acide afin de conférer au revêtement conducteur une valeur de rugosité R.M.S. dans la gamme de valeurs allant de 55 nm à 200 nm.
13. Procédé de fabrication du substrat conducteur transparent selon la revendication 7, caractérisé en ce qu'il comprend les étapes successives suivantes :
• dépôt sur le support d'une couche barrière par une technique de dépôt sous vide, ladite couche comprenant au moins un composé sélectionné parmi l' oxyde de titane, l'oxyde de zirconium, l'oxyde d'aluminium, l'oxyde d'yttrium ainsi que le mélange d'au moins deux d'entre eux , l'oxyde mixte de zinc- étain, l'oxyde mixte de zinc-aluminium, l'oxyde mixte de zinc- titane, m'oxyde mixte de zinc-indium, l'oxyde mixte d'étain- indium, le nitrure de silicium, l'oxynitrure de silicium, l'oxycarbure de silicium, l'oxycarbonitrure de silicium, le nitrure d'aluminium, l'oxynitrure d'aluminium ainsi que le mélange d'au moins deux d'entre eux, · dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique élevée, ladite couche étant à base d'oxyde de zinc dopé à m% en poids d'oxyde de l'élément dopant avec m inférieur ou égal à 6,0,
• dépôt par pulvérisation cathodique d'une couche dite de conductivité électrique faible, ladite couche étant à base d'oxyde de zinc dopé à (m/p)% en poids de l'oxyde de l'élément dopant avec p supérieur ou égal à 2,
