Description

セラミック焼結体およびその製造方法
 この発明は、セラミック焼結体およびその製造方法に関するもので、特に、非ガラス系の低温焼結セラミック材料を焼成して得られるセラミック焼結体およびその製造方法に関するものである。
 この発明にとって興味あるセラミック焼結体は、低温焼結セラミック(LTCC:Low Temperature Cofired Ceramic)材料を所定形状に成形し、これを焼成して得られるものである。
 低温焼結セラミック材料は、比抵抗の比較的小さな銀や銅等の低融点金属材料と同時焼成できるので、高周波特性に優れた多層セラミック基板を形成することができ、たとえば情報通信端末における高周波モジュール用の基板材料として多用されている。
 低温焼結セラミック材料としては、Al23等のセラミック材料にB23-SiO2系ガラス材料を混合したいわゆるガラスセラミック複合系が一般的であるが、この系では、出発原料として比較的高価なガラス材料を用いる必要があり、また、焼成時に揮発しやすいホウ素が含まれているため、得られる基板の組成がばらつきやすく、そのため、ホウ素の揮発量をコントロールするための特殊なセッターを用いなければならないなど、その製造プロセスが煩雑である。
 そこで、たとえば特開2002-173362号公報(特許文献1)、特開2008-044829号公報(特許文献2)、特開2008-053525号公報(特許文献3)および国際公開第2009/025156号パンフレット(特許文献4)などに記載の低温焼結セラミック材料が提案されている。これらの文献に記載された低温焼結セラミック材料は、出発原料にガラスが含まれておらず、しかも、ホウ素を含まない非ガラス系の低温焼結セラミック材料であるため、上述のような問題に遭遇しない。
 しかしながら、これらの文献に記載された低温焼結セラミック材料を焼結してなるセラミック焼結体は、破壊靱性値が小さいため、望ましい強度特性が得られないことがある。

 そこで、この発明の目的は、出発原料にガラスを用いず、安価かつ容易に製造することができ、しかも破壊靱性値が大きなセラミック焼結体を提供しようとすることである。
 この発明の他の目的は、上述のセラミック焼結体の製造方法を提供しようとすることである。
 この発明に係るセラミック焼結体は、クォーツ(Quartz)、アルミナ(Alumina)、フレスノイト(Fresnoite)、サンボルナイト(Sanbornite)およびセルシアン(Celsian)の各結晶相を含み、粉末X線回析法により回析ピーク角度2θ=10~40°の範囲で測定した上記フレスノイトの(201)面における回折ピーク強度Aと上記クォーツの(110)面における回折ピーク強度Bの関係が、A/B≧2.5であることを特徴としている。
 この発明に係るセラミック焼結体において、上記フレスノイト結晶相の平均結晶粒径は5μm以下であることが好ましい。
 この発明に係るセラミック焼結体は、好ましくは、Si酸化物、Ba酸化物およびAl酸化物を含む主成分セラミック材料と、Mn酸化物およびTi酸化物を含む副成分セラミック材料とを含み、実質的にCr酸化物およびB酸化物のいずれをも含まない非ガラス系の低温焼結セラミック材料を焼結させることによって得られる。
 この発明は、また、セラミック焼結体の製造方法にも向けられる。
 この発明に係るセラミック焼結体の製造方法では、Si酸化物、Ba酸化物およびAl酸化物を含む主成分セラミック材料と、Mn酸化物およびTi酸化物を含む副成分セラミック材料とを含み、実質的にCr酸化物およびB酸化物のいずれをも含まない非ガラス系の低温焼結セラミック材料を含む、セラミックグリーンシートがまず準備される。
 次に、複数の前記セラミックグリーンシートを積層することによって、生の積層体が作製され、次いで、生の積層体が焼成される。この発明では、焼成工程において、最高温度が980~1000℃の範囲に選ばれることを特徴としている。
 この発明に係るセラミック焼結体によれば、クォーツおよびフレスノイトについての結晶析出量を前述のように制御する結果、破壊靱性値を高めることができ、これを用いてセラミック基板を構成すれば、高い抗折強度を有するセラミック基板を得ることができる。
 この発明に係るセラミック焼結体において、フレスノイト結晶相の平均結晶粒径が5μm以下というように、粒径の細かい結晶を存在させると、結晶粒界が増え、亀裂の進展を抑制することができる。したがって、このセラミック焼結体を用いて基板を構成すれば、たとえば320MPa以上といった高い抗折強度を有するセラミック基板を得ることができる。
 この発明に係るセラミック焼結体の製造方法によれば、焼成時の最高温度を前述のように調整することにより、フレスノイト析出量の制御が可能となる。よって、得られたセラミック焼結体において、クォーツおよびフレスノイトについての結晶析出量の比率を前述のように制御することができ、その結果、破壊靱性値を高めることができ、これを用いてセラミック基板を構成すれば、高い抗折強度を備えるセラミック基板を得ることができる。
この発明に係るセラミック焼結体を用いて構成される多層セラミック基板1を図解的に示す断面図である。
 この発明に係るセラミック焼結体は、クォーツ(Quartz:SiO2)、アルミナ(Alumina:Al23)、フレスノイト(Fresnoite:Ba2TiSi28)、サンボルナイト(Sanbornite:BaSi25)およびセルシアン(Celsian:BaAl2Si28)の各結晶相を含むことを第1の特徴としている。
 このセラミック焼結体は、たとえば、後述するような非ガラス系の低温焼結セラミック材料を焼結してなるものである。この場合、出発原料には、実質的にガラス成分を含んでいないが、この焼結体自体は、上述の各結晶相のほか、非晶質部分を有している。これは、非ガラス系の低温焼結セラミック材料を焼成すると、その出発原料の一部がガラス化するためである。
 この発明に係るセラミック焼結体は、上述のクォーツ、アルミナおよびフレスノイトの各結晶相を主結晶相としているので、比誘電率εが10以下と小さく、高周波用基板を構成するセラミック層に適したセラミック焼結体を得ることができる。しかも、外部導体膜との接合強度が高いため、電極ピール強度が向上し、搭載される表面実装部品が脱落するなどの問題が起こりにくくなる。
 この発明に係るセラミック焼結体は、上述のように、サンボルナイトおよびセルシアンの各結晶相をさらに析出している。このように、サンボルナイトやセルシアンの結晶相をも析出していると、多種の結晶相が多数存在することになり、その結果、焼結体の結晶構造が不均一化し、たとえ焼結体にクラックが入ったとしても、その伸びを抑制することができる。
 この発明に係るセラミック焼結体は、粉末X線回析法により回析ピーク角度2θ=10~40°の範囲で測定したフレスノイトの(201)面における回折ピーク強度Aとクォーツの(110)面における回折ピーク強度Bの関係が、A/B≧2.5であることを第2の特徴としている。これによって、セラミック焼結体の破壊靱性値を高めることができ、これを用いてセラミック基板を構成すれば、高い抗折強度を備えるセラミック基板を得ることができる。
 この発明に係るセラミック焼結体において、フレスノイト結晶相の平均結晶粒径は5μm以下であることが好ましい。すなわち、このような細かい結晶相が所定割合で存在していると、結晶粒界が増え、たとえ、焼結体にクラックが入ったとしても、その伸びを抑制することができる。
 この発明に係るセラミック焼結体は、好ましくは、Si酸化物、Ba酸化物およびAl酸化物を含む主成分セラミック材料と、Mn酸化物およびTi酸化物を含む副成分セラミック材料とを含み、実質的にCr酸化物およびB酸化物のいずれをも含まない非ガラス系の低温焼結セラミック材料を焼結させることによって得られる。
 この低温焼結セラミック材料は、出発原料にガラスを用いず、B酸化物(特にB23)を実質的に含んでいないので、その焼成時の組成ばらつきを小さくすることができ、特殊なセッターを用いなくてもよいなど、その焼成プロセスの管理を容易にすることができる。また、Cr酸化物(特にCr23)を実質的に含んでいないので、マイクロ波帯を代表とする高周波帯域でのQf値の低下を抑制し、たとえば3GHzで1000以上のQf値を得ることができる。
 上記低温焼結セラミック材料は、たとえば、SiをSiO2に換算して48~75重量%、BaをBaOに換算して20~40重量%、および、AlをAl23に換算して5~20重量%含有する主成分セラミック材料と、この主成分セラミック材料100重量部に対して、MnをMnOに換算して2~10重量部、および、TiをTiO2に換算して0.1~10重量部含有する副成分セラミック材料とを含む。
 ここで、上記主成分セラミック材料は、得られるセラミック焼結体の基本成分となるものであって、絶縁抵抗が大きく、比誘電率εが小さく、誘電体損失が小さなセラミック焼結体を得るのに大きく寄与している。
 他方、副成分セラミック材料であるMn(特にMnO)は、SiO2-BaO-Al23系主成分セラミック材料と反応して液相成分を作りやすく、焼成時に出発原料の粘性を下げることで焼結助剤として作用するが、揮発性は同じ焼結助剤として作用するB23に比べてはるかに小さい。したがって、焼成のばらつきを低減し、その焼成プロセスの管理を容易にするとともに、量産性の向上に寄与する。
 また、副成分セラミック材料であるTi(特にTiO2)は、その添加量を増加させることにより、前述したA/B比率がより高くなり、セラミック焼結体の破壊靱性値をより高めることができる。
 また、Ti(特にTiO2)は、詳細なメカニズムは不明であるが、低温焼結セラミック材料からなるセラミック層と銅等の低融点金属材料からなる外部導体膜との反応性を増すことができ、その同時焼成プロセスによって、焼結体と導体膜との接合強度、すなわちセラミック層と外部導体膜との接合強度を高めることができる。その結果、多層セラミック基板に搭載される半導体デバイス等の能動素子やチップコンデンサ等の受動素子と多層セラミック基板との間で強固なはんだ接合が形成され、その落下等の衝撃による接合破壊を抑制することができる。
 なお、この低温焼結セラミック材料は、副成分セラミック材料として、Fe(特にFe23)をさらに含んでいてもよい。この場合、その含有量は、Ti酸化物との合計量で、主成分セラミック材料100重量部に対して0.1~10重量部であることが好ましい。このFeも、セラミック層と外部導体膜との反応性を増すことができ、その同時焼成プロセスによって、焼結体と導体膜との接合強度、すなわちセラミック層と外部導体膜との接合強度を高めることができる。
 この低温焼結セラミック材料は、Li2OやNa2O等のアルカリ金属酸化物を含んでいないことが好ましい。これらのアルカリ金属酸化物も、B23と同様、焼成時に揮発しやすく、得られる基板の組成ばらつきの原因となることがあるからである。さらに、これらのアルカリ金属酸化物を含んでいなければ、高温、高湿などに対する耐環境性が向上し、めっき液への溶出を抑制できるといった耐薬品性をも向上させることができる。
 この低温焼結セラミック材料においては、副成分セラミック材料として、さらに、主成分セラミック材料100重量部に対してMgがMgOに換算して0.1~5重量部含有されていることが好ましい。このように、Mg(特にMgO)が含有されていると、焼成時の低温焼結セラミック材料の結晶化が促進され、その結果、基板強度の低下の原因となる液相部分の体積量を減らすことができ、得られるセラミック焼結体の曲げ強度をさらに向上させることができる。
 また、この低温焼結セラミック材料においては、副成分セラミック材料として、さらに、主成分セラミック材料100重量部に対して、Nb、Ce、ZrおよびZnから選ばれる少なくとも1種が、それぞれ、Nb25、CeO2、ZrO2およびZnOに換算して0.1~6重量部含有されていることが好ましい。このように、Nb、Ce、ZrおよびZnから選ばれる少なくとも1種(特にNb25、CeO2、ZrO2、ZnOから選ばれる少なくとも1種の酸化物)が含有されていると、非晶質成分として残存しやすいMn(特にMnO)の添加量を減らすことができ、結果として、基板強度の低下の原因となる液相部分の体積量を減らすことができ、得られる多層セラミック基板の曲げ強度をさらに向上させることができる。
 また、この低温焼結セラミック材料は、副成分セラミック材料として、主成分セラミック材料100重量部に対して、さらにCoおよび/またはVを、それぞれCoOおよびV25に換算して、0.1~5.0重量部含んでいても構わない。これらの成分は、得られる多層セラミック基板の曲げ強度をさらに向上させることができるとともに、着色料としても機能する。
 この発明に係るセラミック焼結体を製造するため、好ましくは、Si酸化物、Ba酸化物およびAl酸化物を含む主成分セラミック材料と、Mn酸化物およびTi酸化物を含む副成分セラミック材料とを含み、実質的にCr酸化物およびB酸化物のいずれをも含まない非ガラス系の低温焼結セラミック材料を含む、セラミックグリーンシートがまず準備される。
 上述のセラミックグリーンシートを製造するにあたって、Si成分、Ba成分、Al成分およびTi成分を仮焼してなる仮焼粉を得てから、仮焼していないMn成分を上記仮焼粉に添加するようにすれば、仮焼時に仮焼合成の反応が抑制されるため、仮焼粉の粒径を微小化することができる。したがって、仮焼粉の粉砕工程を簡略化することができるとともに、これを用いて作製されるセラミックグリーンシートの薄層化を容易に進めることができる。また、仮焼粉の色がこげ茶色に変色することを防止でき、したがって、特に銅を主成分とする導電性ペーストを印刷する際、このような仮焼粉を用いて作製されたセラミックグリーンシートの画像認識性を向上させることができる。
 次に、複数のセラミックグリーンシートを積層することによって、生の積層体を作製する工程と、生の積層体を焼成する工程とが実施される。この焼成工程において、最高温度が980~1000℃の範囲で制御される。
 上述のような範囲での最高温度による焼成は、フレスノイト結晶相析出の促進を図ることができる。よって、得られたセラミック焼結体において、破壊靱性値を高めるべく、クォーツおよびフレスノイトについての結晶析出量の比率を所望のごとく制御することができる。
 次に、図示した実施形態に基づいて、この発明に係るセラミック焼結体を用いて構成される多層セラミック基板およびその製造方法について説明する。
 図1は、この発明に係るセラミック焼結体を用いて構成される多層セラミック基板1を図解的に示す断面図である。
 多層セラミック基板1は、積層された複数のセラミック層2をもって構成される積層体3を備えている。積層体3に備えるセラミック層2が、この発明に係るセラミック焼結体から構成される。この積層体3において、セラミック層2の特定のものに関連して種々の導体パターンが設けられている。
 上述した導体パターンとしては、積層体3の積層方向における端面上に形成されるいくつかの外部導体膜4および5、セラミック層2の間の特定の界面に沿って形成されるいくつかの内部導体膜6、ならびにセラミック層2の特定のものを貫通するように形成され、層間接続導体として機能するビアホール導体7等がある。
 積層体3の表面に設けられた外部導体膜4は、積層体3の外表面上に搭載されるべき電子部品8および9への接続のために用いられる。図1では、たとえば半導体デバイスのように、バンプ電極10を備える電子部品8、およびたとえばチップコンデンサのように面状の端子電極11を備える電子部品9が図示されている。また、積層体3の裏面に設けられた外部導体膜5は、この多層セラミック基板1を実装するマザーボード(図示せず)への接続のために用いられる。
 このような多層セラミック基板1に備える積層体3は、セラミック層2となるべき複数の積層されたセラミックグリーン層と、導電性ペーストによって形成された内部導体膜6およびビアホール導体7とを備え、場合によっては、導電性ペーストによって形成された外部導体膜4および5をさらに備えた生の積層体を焼成することによって得られるものである。
 上述した生の積層体におけるセラミックグリーン層の積層構造は、典型的には、セラミックスラリーを成形して得られた複数枚のセラミックグリーンシートを積層することによって与えられ、導体パターン、特に内部の導体パターンは、積層前のセラミックグリーンシートに設けられる。
 セラミックスラリーは、上述した低温焼結セラミック材料に、ポリビニルブチラールのような有機バインダと、トルエンおよびイソプロピルアルコールのような溶剤と、ジ-n-ブチルフタレートのような可塑剤と、その他、必要に応じて、分散剤等の添加物とを加えてスラリー化することによって、得ることができる。
 セラミックスラリーを用いてセラミックグリーンシートを得るための成形にあたっては、たとえば、ポリエチレンテレフタレートのような有機樹脂からなるキャリアフィルム上で、ドクターブレード法を適用して、セラミックスラリーをシート状に成形することが行なわれる。
 導体パターンをセラミックグリーンシートに設けるにあたっては、金、銀または銅のような低融点金属材料を導電成分の主成分として含む導電性ペーストが用いられ、セラミックグリーンシートにビアホール導体7のための貫通孔が設けられ、貫通孔に導電性ペーストが充填されるとともに、内部導体膜6のための導電性ペースト膜、ならびに外部導体膜4および5のための導電性ペースト膜がたとえばスクリーン印刷法によって形成される。なお、この発明に係るセラミック焼結体は、金、銀または銅の低融点金属材料のなかでも、特に銅を主成分とする導電性ペーストとの同時焼結性に優れている。
 このようなセラミックグリーンシートは、所定の順序で積層され、積層方向に、たとえば1000~1500kgf/cm2の圧力をもって圧着されることによって、生の積層体が得られる。この生の積層体には、図示しないが、他の電子部品を収容するためのキャビティや、電子部品8および9等を覆うカバーを固定するための接合部分が設けられてもよい。
 次に、生の積層体は、最高温度が980~1000℃の範囲で焼成される。これによって、セラミックグリーン層が焼結するとともに導電性ペーストも焼結して、焼結した導体膜による回路パターンが形成される。そして、後述する実験例からわかるように、焼結したセラミック層2を構成するセラミック焼結体において、クォーツ、アルミナ、フレスノイト、サンボルナイトおよびセルシアンの各結晶相が析出し、粉末X線回析法により回析ピーク角度2θ=10~40°の範囲で測定したフレスノイトの(201)面における回折ピーク強度Aとクォーツの(110)面における回折ピーク強度Bの関係が、A/B≧2.5となる。
 なお、特に、導体パターンに含まれる主成分金属が銅である場合、焼成は、窒素雰囲気のような非酸化性雰囲気中で行なわれ、たとえば900℃以下の温度で脱バインダを完了させ、また、降温時には、酸素分圧を低くして、焼成完了時に銅が実質的に酸化しないようにされる。なお、焼成温度が980℃以上であるため、導体パターンに含まれる金属として、銀を用いることが難しいが、たとえばパラジウムが20重量%以上のAg-Pd系合金であれば、用いることが可能である。この場合には、焼成を空気中で実施することができる。
 以上のように、焼成工程を終えたとき、図1に示した積層体3が得られる。
 その後、電子部品8および9が実装され、それによって、図1に示した多層セラミック基板1が完成される。
 上述した多層セラミック基板1におけるセラミック層2は、前述のように出発成分としてガラスを含んでいないが、その焼成サイクル中に非晶質成分であるガラスが生成され、焼成後のセラミック層2にはガラスを含む。したがって、高価なガラスを用いることなく、安定して多層セラミック基板1を作製することができる。
 なお、この発明に係るセラミック焼結体は、上述したような積層構造を有する積層体を備えた多層セラミック基板に適用することが好ましいが、単に1つのセラミック層を備える単層構造のセラミック基板にも適用することができる。また、この発明に係るセラミック焼結体は、当該セラミック焼結体からなる低誘電率セラミック層と比誘電率εの比較的高い(たとえばεが15以上の)別のセラミック焼結体からなる高誘電率セラミック層とを備える複合型の多層セラミック基板にも適用することができる。
 次に、この発明に基づいて実施した実験例について説明する。
 [実験例1]
 (1)セラミックグリーンシートの作製
 まず、出発原料として、いずれも粒径2.0μm以下のSiO2、BaCO3、Al23、MnCO3、TiO2およびMg(OH)2の各セラミック粉末を準備した。次に、これら出発原料粉末を、焼成後に表1に示す組成比率となるように秤量し、湿式混合粉砕した後、乾燥し、得られた混合物を750~1000℃で1~3時間仮焼して原料粉末を得た。上記BaCO3は焼成後にBaOになり、上記MnCO3は焼成後にMnOになり、上記Mg(OH)2は焼成後にMgOになるものである。
 なお、表1において、SiO2、BaOおよびAl23の主成分セラミック材料、ならびにMnO、TiO2およびMgOの副成分セラミック材料は、重量%を単位として示され、これらすべての合計が100重量%である。

 次に、上述の各試料に係る原料粉末に、適当量の有機バインダ、分散剤および可塑剤を加えて、セラミックスラリーを作製し、次いで、スラリー中の原料粉末の平均粒径(D50)が1.5μm以下となるように混合粉砕した。
 次に、セラミックスラリーを、ドクターブレード法によってシート状に成形し、乾燥し、適当な大きさにカットして、厚さ50μmのセラミックグリーンシートを得た。
 (2)生の積層体試料の作製
 次に、得られたセラミックグリーンシートを所定の大きさにカットした後、複数枚を積層し、次いで、温度60~80℃および圧力1000~1500kg/cm2の条件で熱圧着し、生の積層体を得た。そして、焼成後の積層体サイズが30.0mm×4.5mm×1.0mm(厚み)となるように、生の積層体をカットした。
 (3)積層体試料の焼成
 次に、カットした生の積層体を、窒素-水素の非酸化性雰囲気中において、表2に示すように、最高温度を970~1050℃の範囲の温度とし、最高温度保持時間を30~480分間の範囲の時間として焼成し、焼結した板状のセラミック基板試料を得た。
 (4)基板試料強度の評価
 セラミック基板試料の抗折強度を、3点曲げ強度試験(JIS-R1061)によって評価した。
 (5)基板試料中に析出する結晶相の確認
 セラミック基板試料を粉末化し、X線回析法により回析ピーク角度2θ=10~40°の範囲で測定した回折ピークから析出結晶の同定を行ない、基板試料中の析出結晶相として、クォーツ(SiO)、アルミナ(Al)、フレスノイト(BaTiSiO)、サンボルナイト(BaSi)、セルシアン(BaAlSi)が少なくとも析出していることを確認した。
 次いで、フレスノイト結晶の(201)面における回折ピーク強度Aとクォーツ結晶の(110)面における回折ピーク強度Bから、A/Bの関係を算出した。
 (6)基板試料中に析出する結晶粒径の測定
 セラミック基板試料に対して、その断面が露出するように研磨を施し、走査型顕微鏡を用いて、析出したフレスノイトの粒径を10点測定し、平均化した値を平均粒径とした。フレスノイトの同定については、透過型顕微鏡の元素マッピング分析から、フレスノイトの構成元素(Ba、Si、Ti、O)の偏析が最も多く見られる結晶をフレスノイトと判断した。
 以上の(4)、(5)および(6)にてそれぞれ求めた抗折強度、A/B比率およびフレスノイト平均粒径の結果を表2に示す。

 表2において、試料番号に*を付したものは、この発明の範囲外の試料である。
 試料6~20によれば、焼成最高温度を980~1000℃の範囲とすることにより、A/B≧2.5となり、抗折強度が300MPa以上のセラミック基板が得られている。また、焼成最高保持時間を長くすることにより、A/B比率がより高くなり、抗折強度が向上する傾向が見られる。これは、他の結晶に比べて粒径が微細なフレスノイトが多く析出することで、破壊時に発生する亀裂の伸展が起こりにくくなり、その結果、基板強度が向上したと考えられる。
 また、特に試料6~9、11~14および16~20のように、析出するフレスノイト結晶の平均粒径を5μm未満とすることにより、抗折強度が320MPa以上のセラミック基板が得られている。これは、フレスノイトの微細化により結晶粒界が増え、亀裂伸展の抑制効果が高まり、基板強度がさらに向上したと考えられる。
 これらに対し、試料1~5のように、焼成最高温度が970℃にまで低くなったり、試料21~25のように、焼成最高温度が1050℃にまで高くなったりすると、A/Bが2.5未満となり、かつ抗折強度が300MPa未満と低下している。これは、フレスノイト結晶の析出が不十分であったり、フレスノイト結晶が非晶質成分へと変化する反応が促進されたりしたためであると推測される。
 [実験例2]
 (1)セラミックグリーンシートの作製
 実験例1の場合と同様、まず、出発原料として、いずれも粒径2.0μm以下のSiO2、BaCO3、Al23、MnCO3、TiO2およびMg(OH)2の各セラミック粉末を準備した。次に、これら出発原料粉末を、焼成後に表3に示す組成比率となるように秤量し、湿式混合粉砕した後、乾燥し、得られた混合物を750~1000℃で1~3時間仮焼して原料粉末を得た。

 表3において、試料13は、実験例1における試料13と同等である。
 次に、実験例1の場合と同様にして、セラミックグリーンシートを得た。
 (2)生の積層体試料の作製
 次に、実験例1の場合と同様にして、生の積層体を得た。
 (3)積層体試料の焼成
 次に、カットした生の積層体を、窒素-水素の非酸化性雰囲気中において、最高温度を990℃とし、最高温度保持時間を120分間として焼成し、焼結した板状のセラミック基板試料を得た。
 (4)基板試料強度の評価
 実験例1の場合と同様、セラミック基板試料の抗折強度を、3点曲げ強度試験(JIS-R1061)によって評価した。
 (5)基板試料中に析出する結晶相の確認
 実験例1の場合と同様、セラミック基板試料を粉末化し、X線回析法により回析ピーク角度2θ=10~40°の範囲で測定した回折ピークから析出結晶の同定を行ない、基板試料中の析出結晶相として、クォーツ(SiO)、アルミナ(Al)、フレスノイト(BaTiSiO)、サンボルナイト(BaSi)、セルシアン(BaAlSi)が少なくとも析出していることを確認するとともに、フレスノイト結晶の(201)面における回折ピーク強度Aとクォーツ結晶の(110)面における回折ピーク強度Bから、A/Bの関係を算出した。
 以上の(4)および(5)にてそれぞれ求めた抗折強度およびA/B比率の結果を表4に示す。

 表4において、実験例1における試料13の評価結果も示されている。
 試料13および26~29の間で比較すればわかるように、TiO添加量を増加させることにより、A/B比率がより高くなり、抗折強度がより高くなっている。これは、TiO添加量を増加させることにより、フレスノイトの析出が促進され、それによって、抗折強度が向上したものと考えられる。

Claims (4)

  1.  クォーツ(Quartz)、アルミナ(Alumina)、フレスノイト(Fresnoite)、サンボルナイト(Sanbornite)およびセルシアン(Celsian)の各結晶相を含み、
     粉末X線回析法により回析ピーク角度2θ=10~40°の範囲で測定した前記フレスノイトの(201)面における回折ピーク強度Aと前記クォーツの(110)面における回折ピーク強度Bの関係が、A/B≧2.5であることを特徴とする、
    セラミック焼結体。
  2.  前記フレスノイト結晶相の平均結晶粒径が5μm以下である、請求項1に記載のセラミック焼結体。
  3.  Si酸化物、Ba酸化物およびAl酸化物を含む主成分セラミック材料と、Mn酸化物およびTi酸化物を含む副成分セラミック材料とを含み、実質的にCr酸化物およびB酸化物のいずれをも含まない非ガラス系の低温焼結セラミック材料を焼結させることによって得られたものである、請求項1または2に記載のセラミック焼結体。
  4.  Si酸化物、Ba酸化物およびAl酸化物を含む主成分セラミック材料と、Mn酸化物およびTi酸化物を含む副成分セラミック材料とを含み、実質的にCr酸化物およびB酸化物のいずれをも含まない非ガラス系の低温焼結セラミック材料を含む、セラミックグリーンシートを準備する工程と、
     複数の前記セラミックグリーンシートを積層することによって、生の積層体を作製する工程と、
     前記生の積層体を焼成する工程と
    を備え、
     前記焼成工程において、最高温度が980~1000℃の範囲であることを特徴とする、
    セラミック焼結体の製造方法。
