Abstract
Description
この様なハーフメタリック反強磁性体として、従来、種々の物質が提案されている。例えば、ピケットは、2重ペロフスカイト構造を有するSr2VCuO6、La2MnVO6、La2MnCoO6について電子状態計算を行ない、これらの金属間化合物の内、La2MnVO6がハーフメタリック反強磁性を示す可能性があることを予言した(非特許文献2参照)。
又、本発明者らは、半導体を母体とした種々の反強磁性ハーフメタリック半導体を提案し(非特許文献3乃至7参照)、特許出願中である(特許文献1及び2参照)。本発明者らが提案している反強磁性ハーフメタリック半導体は、例えばII-VI族化合物半導体やIII-V族化合物半導体のII族原子やIII族原子を2種類以上の磁性イオンで置換したものである。具体的には、(ZnCrFe)S、(ZnVCo)S、(ZnCrFe)Se、(ZnVCo)Se、(GaCrNi)N、(GaMnCo)N等を提案している。
そこで本発明の目的は、化学的に安定で、然も安定な磁気構造を有するハーフメタリック反強磁性体を提供することである。
本発明に係るハーフメタリック反強磁性体として、例えばCrFeI4が挙げられる。CrとFeはそれぞれ1対2の割合で再隣接ハロゲンと結合を作り、ハロゲンは1価であるため、Cr(原子番号24)とFe(原子番号26)の有効d電子数はそれぞれ、4個(=24-18-2)と6個(=26-18-2)となる。
組成式ABX4(A及びBは磁性元素、Xはハロゲン)で表わされる化合物は非磁性状態では、図15に示す如く磁性元素A及び磁性元素Bのs状態及びp状態が元素Xのs状態及びp状態と作る結合sp状態及び反結合sp状態がそれぞれバンドを形成しており、その間に磁性元素Aのd状態及び磁性元素Bのd状態からなるバンドが形成されている。
磁性元素Aのd軌道及び磁性元素Bのd軌道は、電子間相互作用によりスピン分裂する。このとき、磁気的状態としては、磁性元素Aの局所磁気モーメントと磁性元素Bの局所磁気モーメントとが互いに平行に向いている状態と反平行に向いている状態とが考えられる。尚、局所磁気モーメントがばらばらな方向を向いている常磁性状態や、その他の複雑な状態も考えられるが、局所磁気モーメントが平行に向いている状態と反平行に向いている状態の2つの状態について検討すれば十分である。

ここで、Dは磁性元素Aと磁性元素Bのd軌道のエネルギー差であり、磁性元素Aと磁性元素Bの有効d電子数の差が大きい程大きな値をとる。
以上のことから、上記本発明に係る化合物は、ハーフメタリック反強磁性を基底状態で発現する可能性が高いと言える。
尚、2種類の磁性元素の有効d電子数の総和が10に近い値である場合には、両磁性元素の磁気モーメントの大きさが僅かに異なるため、全体として僅かに磁化を有するフェリ磁性が発現することになると考えられるが、本願特許請求の範囲及び明細書においては、「反強磁性体」に「磁化を持たないフェリ磁性体」及び「僅かに磁化を持つフェリ磁性体」が含まれるものとする。
又、3種類以上の磁性元素の有効d電子数の総和が10或いは10に近い値である場合にも、同様に、ハーフメタリック反強磁性が発現すると考えられる。
又、磁性イオンとハロゲンとの化学結合が強いため、ハロゲンを介した磁性イオン間の化学結合も強い。ここで、磁気的結合は化学結合の内、磁気モーメントによるものであり、化学結合が強ければ磁気的結合も強いと言える。従って、本発明に係るハーフメタリック反強磁性体は、磁気的結合が強く、磁気的構造は安定であると言える。
尚、本発明に係る化合物がハーフメタリック反強磁性を発現することは上述の如く理論的に説明することが可能であるが、実際にハーフメタリック反強磁性を発現するかどうかは、後述の第1原理電子状態計算を行なうことによって初めて判明するものである。
本発明に係るハーフメタリック反強磁性体は、ヨウ化カドミウム(CdI2)型或いは塩化カドミウム(CdCl2)型の結晶構造を有する金属間化合物であって、2種類以上の磁性元素とハロゲンとから構成されている。前記2種類以上の磁性元素には、有効d電子数が5より少ない磁性元素と有効d電子数が5より多い磁性元素とが含まれており、前記2種類以上の磁性元素の有効d電子数の総和は10或いは10に近い値である。ここで、ハロゲンは、Cl、Br及びIの何れかの元素である。
具体的には、2種類の遷移金属元素とハロゲンとから構成され、組成式ABX4(A及びBは遷移金属元素、Xはハロゲン)で表わされる。ここで、2種類の遷移金属元素は、CrとFe、VとCo及びTiとNiの何れか1つの組合せである。尚、3種類以上の遷移金属元素とハロゲンとから構成することも可能である。
又、磁性イオンとハロゲンとの化学結合が強いため、ハロゲンを介した磁性イオン間の化学結合も強い。ここで、磁気的結合は化学結合の内、磁気モーメントによるものであり、化学結合が強ければ、磁気的結合も強いと言える。従って、本発明に係るハーフメタリック反強磁性体は、磁気的結合が強く、磁気的構造は安定であると言える。
更に、本発明に係るハーフメタリック反強磁性体は、上述の如く容易に調製することが出来る。
本実施例のハーフメタリック反強磁性体は、CdI2型(六方晶)の結晶構造を有し、組成式CrFeI4で表わされる遷移金属ハライドである。
本発明者らは、本実施例の遷移金属ハライドがハーフメタリック反強磁性を有することを確認すべく第1原理電子状態計算を行なった。ここで、第1原理電子状態計算の方法としては、KKR(Korringa-kohn-Rostoker)法(グリーン関数法とも呼ばれる)とCPA(Coherent-Potential Approximation:コヒーレント・ポテンシャル近似)法とLDA(Local-Density Approximation:局所密度近似)法とを組み合わせた公知のKKR-CPA-LDA法を採用した(月刊「化学工業 Vol.53, No.4(2002)」pp.20-24、「システム/制御/情報 Vol.48, No.7」pp.256-260)。
図中に実線で示す如く、下向きスピン電子の状態密度がゼロとなってバンドギャップGpが形成され、該バンドギャップ中にフェルミエネルギーが存在している。一方、上向きスピン電子の状態密度はフェルミエネルギー付近でゼロよりも大きくなっている。この様に、下向きスピン電子の状態は半導体としての性質を示す一方、上向きスピン電子の状態は金属としての性質を示しており、ハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、FeとCrが互いの磁気モーメントを打ち消し合って全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態での状態密度曲線から得られる常磁性状態でのエネルギー(以下、常磁性状態エネルギーという)と強磁性状態での状態密度曲線から得られる強磁性状態でのエネルギー(以下、強磁性状態エネルギーという)との差を計算すると-0.0059236Ry、常磁性状態エネルギーと反強磁性状態での状態密度曲線から得られる反強磁性状態でのエネルギー(以下、反強磁性状態エネルギーという)との差を計算すると-0.0088222Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、反強磁性状態から常磁性状態に移行する磁気転移温度(ネール温度)を計算すると、464Kであった。ここで、ネール温度は、常磁性状態でのエネルギーと反強磁性状態でのエネルギーとの差から評価する公知の方法によって算出した(J.Phys.:Condens. Matter 19(2007)365215, Physica Status Solidi C3, (2006)4160(2006))。
本実施例のハーフメタリック反強磁性体は、CdI2型(六方晶)の結晶構造を有し、組成式CrFeBr4で表わされる遷移金属ハライドである。
図2は、CdI2型結晶構造を有するCrFeBr4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はFeの3d軌道位置での局所状態密度、破線はCrの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0085131Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0120155Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、632Kであった。
本実施例のハーフメタリック反強磁性体は、CdCl2型(立方晶に近い三方晶)の結晶構造を有し、組成式CrFeCl4で表わされる遷移金属ハライドである。
図3は、CdCl2型結晶構造を有するCrFeCl4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はFeの3d軌道位置での局所状態密度、破線はCrの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0178482Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0203808Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、1072Kであった。
本実施例のハーフメタリック反強磁性体は、CdCl2型(立方晶に近い三方晶)の結晶構造を有し、組成式VCoCl4で表わされる遷移金属ハライドである。
図4は、CdCl2型結晶構造を有するVCoCl4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はVの3d軌道位置での局所状態密度、破線はCoの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、VとCoが互いの磁気モーメントを打ち消し合って全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0018847Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0027309Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、143Kであった。
本実施例のハーフメタリック反強磁性体は、CdI2型(六方晶)の結晶構造を有し、組成式VCoBr4で表わされる遷移金属ハライドである。
図5は、CdI2型結晶構造を有するVCoBr4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はCoの3d軌道位置での局所状態密度、破線はVの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0015616Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0023763Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、125Kであった。
本実施例のハーフメタリック反強磁性体は、CdI2型(六方晶)の結晶構造を有し、組成式VCoI4で表わされる遷移金属ハライドである。
図6は、CdI2型結晶構造を有するVCoI4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はCoの3d軌道位置での局所状態密度、破線はVの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0008055Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0011057Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、58Kであった。
本実施例のハーフメタリック反強磁性体は、CdCl2型(立方晶に近い三方晶)の結晶構造を有し、組成式TiNiI4で表わされる遷移金属ハライドである。
図7は、CdCl2型結晶構造を有するTiNiI4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はNiの3d軌道位置での局所状態密度、破線はTiの3d軌道位置での局所状態密度を表わしている。
図中に実線で示す状態密度曲線によれば、局所密度近似法の範囲ではハーフメタリックは発現していない。一方、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、NiとTiが互いの磁気モーメントを打ち消し合って全体として磁化が0となっており、反強磁性は発現していると言える。又、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0053210Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0066595Ryであったことから、反強磁性状態が安定な磁気構造であると言える。更に、ネール温度を計算すると、350Kであった。
上述の如く、局所密度近似法の範囲ではハーフメタリックは発現しないが、Ni、Feのハライドは金属・絶縁体転移の近傍であり、電子間相互作用の影響が大きい系として知られている。この様な系に対しては、局所密度近似法では交換分裂を小さく見積もる傾向があり、この点を補正するために自己相互作用補正等を行なえば、ハーフメタリックが発現すると予想される。従って、本実施例の遷移金属ハライドがハーフメタリック反強磁性を発現する可能性は高いと言える。
本実施例のハーフメタリック反強磁性体は、CdCl2型(立方晶に近い三方晶)の結晶構造を有し、組成式TiNiBr4で表わされる遷移金属ハライドである。
図8は、CdCl2型結晶構造を有するTiNiBr4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はTiの3d軌道位置での局所状態密度、破線はNiの3d軌道位置での局所状態密度を表わしている。
図中に実線で示す状態密度曲線によれば、局所密度近似法の範囲ではハーフメタリックは発現していない。一方、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0となっており、反強磁性は発現していると言える。又、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると+0.0007029Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0009824Ryであったことから、反強磁性状態が安定な磁気構造であると言える。更に、ネール温度を計算すると、51Kであった。

図9は、CdI2型結晶構造を有するCrFeCl4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はFeの3d軌道位置での局所状態密度、破線はCrの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0085766Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0102102Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、537Kであった。
本実施例のハーフメタリック反強磁性体は、CdCl2型(立方晶に近い三方晶)の結晶構造を有し、組成式CrFeI4で表わされる遷移金属ハライドである。
図10は、CdCl2型結晶構造を有するCrFeI4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はFeの3d軌道位置での局所状態密度、破線はCrの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0078931Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0103427Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、550Kであった。
本実施例のハーフメタリック反強磁性体は、CdI2型(六方晶)の結晶構造を有し、組成式TiNiBr4で表わされる遷移金属ハライドである。
図11は、CdI2型結晶構造を有するTiNiBr4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はNiの3d軌道位置での局所状態密度、破線はTiの3d軌道位置での局所状態密度を表わしている。
図中に実線で示す状態密度曲線から、局所密度近似法の範囲ではハーフメタリックに極めて近い性質が発現しているがハーフメタリックが発現しているとは言えない。一方、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0となっており、反強磁性は発現していると言える。又、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0040625Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0063391Ryであったことから、反強磁性状態が安定な磁気構造であると言える。更に、ネール温度を計算すると、333Kであった。

図12は、CdI2型結晶構造を有するTiNiCl4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はNiの3d軌道位置での局所状態密度、破線はTiの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0055737Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0062529Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、329Kであった。
本実施例のハーフメタリック反強磁性体は、CdCl2型(立方晶に近い三方晶)の結晶構造を有し、組成式VCoBr4で表わされる遷移金属ハライドである。
図13は、CdCl2型結晶構造を有するVCoBr4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はCoの3d軌道位置での局所状態密度、破線はVの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0014354Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0018137Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、95Kであった。
本実施例のハーフメタリック反強磁性体は、CdI2型(六方晶)の結晶構造を有し、組成式VCoCl4で表わされる遷移金属ハライドである。
図14は、CdI2型結晶構造を有するVCoCl4について第1原理電子状態計算を行なうことにより得られた反強磁性状態での状態密度曲線を表わしている。図中の実線は全状態密度、点線はCoの3d軌道位置での局所状態密度、破線はVの3d軌道位置での局所状態密度を表わしている。図中に実線で示す状態密度曲線からハーフメタリックが発現していると言える。又、上向きスピン全電子状態密度及び下向きスピン全電子状態密度をそれぞれフェルミエネルギーまで積分した結果、両積分値が等しかったことから、全体として磁化が0になっており、反強磁性が発現していると言える。更に、常磁性状態エネルギーと強磁性状態エネルギーとの差を計算すると-0.0051663Ry、常磁性状態エネルギーと反強磁性状態エネルギーとの差を計算すると-0.0062961Ryであったことから、反強磁性状態が安定な磁気構造であると言える。従って、本実施例の遷移金属ハライドはハーフメタリック反強磁性を有すると言える。
又、ネール温度を計算すると、278Kであった。
Claims (5)
- 2種類以上の磁性元素とハロゲンとを含む化合物であって、前記2種類以上の磁性元素には、有効d電子数が5より少ない磁性元素と有効d電子数が5より多い磁性元素とが含まれており、前記2種類以上の磁性元素の有効d電子数の総和は10或いは10に近い値であるハーフメタリック反強磁性体。
- ヨウ化カドミウム型或いは塩化カドミウム型の結晶構造を有している請求項1に記載のハーフメタリック反強磁性体。
- 2種類の磁性元素とハロゲンとから構成されている請求項1又は請求項2に記載のハーフメタリック反強磁性体。
- 前記2種類の磁性元素は、CrとFe、VとCo、及びTiとNiの何れか1つの組合せである請求項3に記載のハーフメタリック反強磁性体。
- 前記ハロゲンは、塩素、臭素及びヨウ素の何れかの元素である請求項1乃至請求項4の何れかに記載のハーフメタリック反強磁性体。
