Abstract

 例えば、銅ワイヤを用いてワイヤボンディングを行う場合、ボール形成を不活性ガス雰囲気中で行い(S10,12)、銅ボールがボンディング対象に接触するキャピラリの高さを第1高さとし、銅ボールが所定の扁平形状となるキャピラリの高さを第2高さとして、キャピラリがボンディング対象に向かって下降し、第1高さになる前に超音波エネルギの印加を開始し、第1高さに達した後第2高さになるまでの間に超音波エネルギの印加を停止する。また、第1高さに達する前後の所定の時刻から超音波エネルギの出力レベルをボンディング対象のボンディング特性に応じて低下させることもできる(S16,18,20,22,24)。
