Abstract
枠体を重ね合わせることにより、ボール配列板および基板をチャンバー内に密閉して収容し、還元性を有する物質を充填し、半田ボールを溶融することにより半田バンプを形成する半田バンプ形成方法および半田バンプ形成装置を使用することにより、フラックスを必要としないために基板洗浄が不要となり、半田バンプの内部に不純物が混入することはなく、半田ボールが位置決めされた状態で溶融されるために半田ボールの位置ずれや脱落が無く、品質の高い半田バンプが形成される。
