Abstract
この半導体レーザダイオードは、m面を結晶成長の主面とするIII族窒化物半導体からなり、m軸方向に、n型クラッド層、発光層、およびp型クラッド層を積層したIII族窒化物半導体積層構造を備えている。前記III族窒化物半導体は、m面を結晶成長のための成長面とするGaN単結晶基板上に結晶成長させたものであることが好ましい。また、前記GaN単結晶基板の主面のオフ角は±1°以内であることが好ましい。前記III族窒化物半導体積層構造は、前記GaN基板の成長面より生じた積層欠陥または貫通転位を含まないものであることが好ましい。
