Abstract
Es wird ein Bonddraht aus wenigstens zwei Komponenten (4, 5) bereitgestellt, dessen Oberfläche aus der für Ultraschallbonden geeigneteren ersten Komponente (5) besteht und dessen Kern die zweite Komponente (4) mit der besseren elektrischen Leitfähigkeit und mechanischen Festigkeit aufweist, der erfindungsgemäß leichter quetschbar ist, als wenn der Kern homogen wäre.
Description
Patentanmeldung W.C. Heraeus GmbH Aluminium aufweisende Bonddrähte mit eingebetteten Kupferfasern
Die vorliegende Erfindung betrifft Bonddrähte, insbesondere Kupfer aufweisende Aluminium- Bonddrähte, deren Herstellung und Verwendung.
WO 03/068445 beschreibt Kupfer- und Aluminium-Bonddrähte, die eine Legierung aufweisen können, um einerseits die Federelastizität des Bonddrahtes zu verbessern und andererseits die Oxidationsneigung des Kupfers und Aluminiums herabzusetzen.
Bonddrähte aus Aluminium lassen sich bedeutend einfacher Ultraschallbonden als Kupferdrähte. Die gegenüber Kupfer schlechtere Leitfähigkeit kann gemäß DE 30 23 528 C2 mit Manteldrähten aus einem Kupferlegierungskern und einem Aluminiumlegierungsmantel behoben werden.
Derartigen Aluminium-Manteldrähten mit Kupferkern fehlt für spezielle Anwendungen, insbe- sondere bei empfindlichen Substraten, die erforderliche Nachgiebigkeit beim Bonden.
Um die Zuverlässigkeit mit Anhebung der Belastungskriterien Temperatur, thermischer und mechanischer Wechsel und Beanspruchung zu bewahren, sind sogenannte AI-Dickdrähte mit Dotierungen wie beispielsweise Nickel oder Kupfer, bzw. Legierungszusätzen wie beispielsweise 0,5 Gew.-% Magnesium, 0,1 bis 1 Gew.-% Silizium bekannt. Diese Drähte zei- gen jedoch eine begrenzte Ermüdungs- und Warmfestigkeit, verbunden mit einer geringen elektrischen Leitfähigkeit.
Es besteht die Aufgabe, das Bonden zuverlässiger zu gestalten, insbesondere einen Bonddraht bereitzustellen, der bei hoher elektrischer Leitfähigkeit mit geringerem Anpressdruck gut bondbar ist. Vorzugsweise soll ein Aluminiummantel-Bonddraht mit erhöhten Festigkeits- eigenschaften, insbesondere erhöhter Ermüdungsfestigkeit, verbesserten Loop-Abreiss- kräften, erhöhter elektrischer Leitfähigkeit und generell höherer Zuverlässigkeit bereitgestellt werden.
Insbesondere ist es eine Aufgabe der vorliegenden Erfindung, Bonddrähte bereitzustellen, die von der elektrischen Leitfähigkeit nah an die Eigenschaften des Kupfers gelangen, sowie von der Bondbarkeit nah an die Eigenschaften des Aluminiums. Es besteht weiterhin die Aufgabe, dass auch die mechanischen Eigenschaften weiter verbessert werden.
Zur Lösung der Aufgabe wird der Bonddraht aus Fasern strukturiert. Zur leichteren Quetsch- barkeit des Bonddrahtes werden zwei Komponenten verwendet, so dass zwischen Fasern mit der besseren elektrischen Leitfähigkeit die Komponente mit der besseren Quetschbarkeit angeordnet ist. Dies ermöglicht den Fasern, aus der leitfähigeren Komponente beim Anpressen des Bonddrahtes ohne wesentliche Deformation aneinander vorbei zu gleiten. Der An- pressdruck wird somit ganz wesentlich durch die Quetschbarkeit der leichter quetschbaren Komponente beeinflusst. Die Deformation des Drahtes erfolgt erfindungsgemäß maßgeblich mit der leichter quetschbaren Komponente. Im Unterschied zum Stand der Technik wird die Komponente mit der besseren Leitfähigkeit wenig deformiert. Deshalb kann mit erfindungsgemäßen Bonddrähten der Bondvorgang mit einem geringeren Anpressdruck und deshalb schonender durchgeführt werden.
Vorzugsweise ist der erfindungsgemäße Bonddraht mit einem Material ummantelt, welches die Bondfähigkeit verbessert. Beispielsweise wird die Bondbarkeit von Kupferbonddrähten mit einem Aluminiummantel verbessert. Weist der Kern des Bonddrahtes neben Kupferfasern zusätzlich eine Aluminiumkomponente auf, so ist dessen Quetschbarkeit gegenüber einem Kupferkern erheblich verbessert.
Lösungen der Aufgabe sind in den unabhängigen Ansprüchen beschrieben. Die abhängigen Ansprüche beschreiben bevorzugte Ausführungsformen. Vorzugsweise weisen die Drähte
einen Aluminiummantel oder
Kupferadern oder
eine Aluminiummatrix auf oder
beträgt die Anzahl längs nebeneinander geführter Fasern einer Komponente drei oder mindestens fünf.
Erfindungsgemäß weist der Bonddraht eine Struktur aus längs gestreckten Fasern hoher Leitfähigkeit, insbesondere Cu auf, die sich als Phasen von einer zweiten Komponente, insbesondere einer Aluminiummatrix, unterscheiden.
Während Fasern einer Komponente die höchste elektrische Leitfähigkeit aufweisen, ist die andere Komponente des Kerns am leichtesten quetschbar.
Vorzugsweise besteht eine erste Komponente aus Aluminium oder einer Aluminiumlegierung, die zweite Komponente aus Kupfer oder einer Kupferlegierung. Insbesondere sind in diesem Bonddraht Kupferfasern in Aluminium eingebettet.
Die maximale Anzahl der Fasern auf einer Gerade, die aus der Komponente mit der höheren Leitfähigkeit, insbesondere Kupfer bestehen, wird beim Bonden parallel zur Auflagefläche des Bonddrahtes größer. Analog verringert sich die Anzahl derartiger Fasern senkrecht zur Auflagefläche des Bonddrahtes im Bereich.
Deshalb ist die Anzahl der langgestreckten Fasern, die aus der Komponente mit der höheren Leitfähigkeit bestehen, in einer parallel zur Auflagefläche des gebondeten Bonddrahtes gegebenen Ebene größer als die Anzahl derartiger Fasern eines beliebigen Längsschnittes des ungebondeten Drahtes oder die Anzahl derartiger Fasern eines Längsschnittes des Bonddrahtes senkrecht zur Auflagefläche des Bonddrahtes im Bereich des gequetschten Bonddrahtes geringer als im Bereich des ungequetschten Bonddrahtes.
In einem Querschnitt durch den gebondeten Bereich des Bonddrahtes liegen mehr Fasern auf einer Parallelen zur Auflagefläche, als auf jeglicher beliebigen Geraden in der Querschnittsfläche des ungequetschten Bonddrahtes. Analog liegen auf jeder Senkrechten in der Querschnittsfläche zur Auflagefläche weniger Fasern aus der leitfähigeren Komponente als auf einer Geraden durch die Mitte der Querschnittsfläche des ungequetschten Bonddrahtes.
Vorzugsweise ist der Bonddraht ein Manteldraht, dessen Mantel aus der am leichtesten bondbaren Komponente besteht. Die höchste elektrische Leitfähigkeit weist eine andere Komponente in Form von Fasern auf. Eine weitere Kernkomponente ist am leichtesten quetschbar.
Insbesondere besteht der Bonddraht aus zwei Komponenten unterschiedlicher Leitfähigkeit, wobei Oberfläche aus der Komponente mit der schlechteren Leitfähigkeit besteht, insbesondere Aluminium und dessen Kern die Komponente mit der besseren elektrischen Leitfähigkeit, insbesondere Kupfer aufweist. Erfindungsgemäß ist der Kern aus beiden Komponenten strukturiert, so dass er leichter quetschbar ist als ein Kern aus der elektrisch leitfähigeren Komponente. Bewährt haben sich Bonddrähte aus Aluminium und Kupfer der jeweiligen Reinheit von 99 %, insbesondere 99,9 % und besonders bevorzugt 99,99 %.
Ein Bonddraht aus wenigstens zwei Komponenten, dessen Oberfläche aus der für Ultraschallbonden geeigneteren ersten Komponente besteht und dessen Kern die zweite Komponente mit der besseren elektrischen Leitfähigkeit und mechanischen Festigkeit aufweist, ist erfindungsgemäß leichter quetschbar, als wenn der Kern homogen wäre.
Erfindungsgemäß weist der Kern mindestens drei Fasern der elektrisch leitfähigsten Komponente auf, insbesondere Fasern aus Kupfer oder einer Legierung davon.
Die mechanische Festigkeit, insbesondere die Ermüdungs- oder Warmfestigkeit gegenüber Kupferdrähten wird verbessert und gegenüber Aluminiumdrähten erheblich verbessert.
Zur Herstellung eines Bonddrahtes aus unterschiedlichen Komponenten, wird ein Behältnis aus einer Komponente mit in unterschiedlichen Phasen vorliegenden Komponenten gefüllt und der gefüllte Behälter zu einem Bonddraht umgeformt.
Insbesondere ist die Komponente des Behälters, z. B. Aluminium, von allen Komponenten die am besten bondbare, und eine Komponente der Behälterfüllung, z. B. Aluminium, weist die beste Leitfähigkeit aller Komponenten auf. Eine Komponente der Mischung im Behälter, z. B. Aluminium, ist leichter quetschbar als die Komponente mit der besten Leitfähigkeit.
Beispielsweise werden in dem Behälter Stäbe unterschiedlicher Komponenten angeordnet.
Vorzugsweise wird der Bonddraht aus zwei oder drei Komponenten hergestellt. Die Umformung umfasst vorzugsweise ein Drahtziehverfahren.
Bei der Verwendung eines Fasern aufweisenden Drahtes als Bonddraht werden beim Bon- den des Bonddrahtes Fasern der elektrisch leitfähigsten Komponente innerhalb der Kernmatrix verschoben, um beim Ultraschallbonden einen geringeren Anpressdruck auszuüben als bei einem Bonddraht mit unstrukturiertem Kern.
Zur Herstellung erfindungsgemäßer Aluminiummanteldrähte mit innen liegenden Kupferadern wird ein Aluminiumrohr oder eine Aluminiumkapsel mit Aluminiumstangen oder und Kupferstangen oder -drahten befüllt. Die auf diese Weise erhaltene Anordnung der Kupferadern in einer Aluminium-Matrix wird nach bekannten Verfahren zu einem Verbunddraht umgeformt. Dabei hat es sich bewährt, mit einem Vorverdichtungsprozess HIP bzw. CIP zu beginnen, wonach der hierbei erhaltene Verbund stranggepresst und abschließend auf einen Bonddraht-Durchmesser zwischen 75 und 600 μm, insbesondere 200 bis 400 μm, gezogen wird.
Maßgeblich für die Oberfläche oder den Mantel des Bonddrahtes ist, dass dessen Oberfläche zum Bonden, insbesondere Ultraschallbonden geeignet und vorzugsweise besonders geeignet ist. Für den Kern ist stattdessen maßgeblich, dass dieser eine gute elektrische Leitfähigkeit aufweist und dem Bonddraht mechanische Festigkeit verleiht, insbesondere eine gute Ermüdungs- und Warmfestigkeit. Erfindungswesentlich ist dabei, dass der Kern leicht quetschbar ist. Diesbezüglich wird gegenüber einem massiven homogenen Kern die Quetschbarkeit durch wenigstens zwei Materialphasen gegenüber einem einphasigen Kern erhöht. Dabei spielt die Anordnung der Phasen untereinander eine maßgebliche Rolle. So ist eine zunehmende Quetschbarkeit bei Anwendung von drei auf fünf, bzw. von fünf auf acht parallel innerhalb eines Mantels verlaufenden Adern feststellbar. Dagegen ist bei einer Anordnung von vier und in geringerem Umfang von sieben gleich dicken, parallel verlaufenden Adern die Quetschbarkeit richtungsabhängig. Ab acht Adern geht die Richtungsabhängigkeit merklich verloren.
Zur Herstellung erfindungsgemäßer Bonddrähte eignen sich Metallstangen und Metallrohre, die in einem Metallbehälter miteinander umgeformt werden, beispielsweise durch Ziehen bis zur Bonddraht-Dimension. Die an der Grenzfläche zwischen den Metallkomponenten sich ausbildenden intermetallischen Phasen können zur Steigerung der Festigkeit beitragen. Die Bedingungen der Umformprozesse werden so gewählt, dass die Ausbildung intermetallischer Phasen gering bleibt, um eine Versprödung zu vermeiden.
Beim Bonden des erfindungsgemäßen Bonddrahtes dient die Aluminiumoberfläche als bewährte, besondere günstige ultraschallbondbare Kontaktfläche für Substratoberflächen aus Aluminium.
Die Kupferfasern bzw. Kupferadern werden dabei in eine neu angeordnete Raumstruktur überführt. Diesbezüglich scheint der allgemeine Zusammenhang zu bestehen, dass der Bonddraht bedeutend nachgiebiger ist und die Gefahr verringert wird, empfindliche Substrate zu beschädigen, wenn eine Faserstruktur vorliegt. Vorzugsweise liegt ein möglichst breiter, Cu-freier, nachgiebiger Al-Oberflächenbereich vor. Dies ermöglicht einen geringeren Anpressdruck beim Bonden und damit einhergehend ein schonenderes und zuverlässigeres Bondverfahren mit qualitativ verbesserten, zuverlässigeren Bondstellen mit erhöhter Festig- keit.
Die erfindungsgemäßen Bonddrähte mit einem Durchmesser zwischen 100 und 500 μm eignen sich besonders für die Leistungselektronik, insbesondere für den Automotive-Bereich.
Die erfindungsgemäß verbesserte Festigkeit von Bonddrähten erlaubt das Bereitstellen dünner Cu-Al-Verbunddrähte mit einem Durchmesser von 50 μm.
Nachfolgend wird die Erfindung mit Bezug auf die Abbildungen anhand eines Beispiels verdeutlicht.
Fig. 1 zeigt einen Pulltest von Aluminium-Bonddrähten mit eingebetteten Kupferfasem mit einem Durchmesser von 300 μm auf einem Aluminium-walzplattierten Kupferband gebondet. Der erfindungsgemäße Faser-Bonddraht gemäß dem Ausführungsbeispiel wird verglichen mit einem Aluminium-Standard-Draht (AI-H11). Die Darstellung erfolgt als Balkendiagramm mit Darstellung der Pullkräfte in Abhängigkeit vom Bonddrahtzustand.

A usführunpsbeispiel
Ein AI-Rohr mit Außendurchmesser 70 mm wird mit AI-Stangen gefüllt. Die verbliebenen Hohlräume werden wiederum mit Cu-Drähten ausgefüllt. Die Reinheit der AI- bzw. Cu- Komponenten beträgt 99,99 %.
Dieser Verbund wird auf 4,5 mm stranggepresst. Der Strang wird nach einer Zwischen- glühung (250°C/1 h/Argon) an 0,3 mm gezogen. Nach erfolgter dreißigminütiger Schluss- glühung bei 3000C bzw. 2500C unter Argon-Atmosphäre wird die mechanische und elektrische Prüfung durchgeführt. Zusätzlich erfolgt die anwendungsbezogene Bondprüfung nach dem sogenannten wedge/wedge-Ultraschall-Schweißvorgang gemäß G. G. Harman, „Wire Bonding in Microelectronics", McGraw-Hill 1997, Seiten 11 ff. Dabei steht die Bezeichnung „wedge/wedge" für je eine an beiden Enden des Bond-Loops erfolgte Fügestelle.
Verglichen wurde mit einem Standard-Aluminium-Dickdraht, der umfangreich bei Leistungsbauteilen eingesetzt wird. Es handelt sich hierbei um einen massiven AI-Draht der Bezeich- nung AI-H11 mit Dotierungszusätzen < 20 ppm.
In Figur 1 werden die deutlich erhöhten Pulltest-Werte des auf ein Al-walzplattiertes Cu-Band gebondeten Verbunddrahtes wiedergegeben. Besonders hohe Werte zeigen die bei 2500C (2) bzw. 3000C (3) schlussgeglühten Verbunddrähte (mit 1300 bzw. 1500 cN) gegenüber jenen des Al-H 11 -Referenzdrahtes (1), der lediglich eine Pull Force von 700 cN aufweist.
Figur 2 zeigt einen metallographischen Längsschliff durch einen solchen oben beschriebenen aufgebondeten Versuchsdraht (Bond-Loop) vor dem Pull-Test. Die gekennzeichneten Komponenten sind: Kupferfasern (4), Aluminiumfasern bzw. -mantel (5), Aluminium- walzplattiertes Kupferband bzw. -Substrat (6) und Aluminiumschicht (7).
In Figur 3 sind schematisierte Querschliffe durch den Bondloop wiedergegeben. Figur 3a zeigt die gleichmäßige Anordnung der Cu-Fasem (4) in der Aluminium-Matrix (5), wie er nach dem Drahtziehvorgang vorliegt. Figur 3b verdeutlicht die neu angeordnete Raumstruktur der Fasern (4) nach dem Ultraschall-unterstützten Fügeprozess des Drahtes mit dem Substrat (6) bzw. dessen Aluminiumschicht (7).
In dem Querschnitt durch den gebondeten Bereich des Bonddrahtes liegen auf einer Paralle- len zur Auflagefläche mehr Fasern, als auf jeglicher beliebigen Geraden in der Querschnittsfläche des ungequetschten Bonddrahtes. Analog liegen auf Geraden, die nahe des Mittelpunkts in der Querschnittsfläche des ungequetschten Bonddrahtes verlaufen mehr Fasern aus der leitfähigeren Komponente als auf jeder Senkrechten in der Querschnittsfläche zur Auflagefläche. Beim Bonden nimmt somit die Anzahl der Kupferfasern auf einer Gerade in der Breite der Bondstelle zu und in deren Höhe ab.
Damit befindet sich die Gerade mit den meisten Fasern in der Bondstelle und verläuft in deren Breite. Eine in der Höhe der Bondstelle verlaufende Gerade weist weniger Fasern auf als die Gerade mit den meisten Fasern des ungequetschten Bonddrahtes.
Claims
1. Bonddraht aus in unterschiedlichen Phasen angeordneten Komponenten, dadurch gekennzeichnet, dass der Bonddraht eine Struktur aus längs gestreckten Fasern aufweist, die sich als Phasen unterschiedlicher Komponenten unterscheiden.
2. Bonddraht nach Anspruch 1 , dadurch gekennzeichnet, dass Fasern einer Kompo- nente die höchste elektrische Leitfähigkeit aufweisen und Fasern der anderen Komponente am leichtesten quetschbar sind.
3. Bonddraht nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die erste Komponente Aluminium oder eine Aluminiumlegierung ist.
4. Bonddraht nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die zweite Komponente Kupfer oder eine Kupferlegierung ist.
5. Bonddraht insbesondere nach einem der vorhergehenden Ansprüche, bestehend aus Aluminium- und Kupferkomponenten, dadurch gekennzeichnet, dass in diesem Bonddraht Kupferfasern in Aluminium eingebettet sind.
6. Bonddraht nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die Anzahl der Fasern, die aus der Komponente mit der höheren Leitfähigkeit bestehen, in einer parallel zur Auflagefläche des gebondeten Bonddrahtes gegebenen Ebene größer ist als die Anzahl derartiger Fasern eines beliebigen Längsschnittes des ungebondeten Bonddrahtes oder dass die Anzahl derartiger Fasern eines Längsschnittes des Bonddrahtes senkrecht zur Auflagefläche des Bonddrahtes im Bereich des gequetschten Bonddrahtes geringer ist als im Bereich des ungequetsch- ten Bonddrahtes.
7. Bonddraht nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die Anzahl der langgestreckten Fasern, die aus der Komponente mit der höheren Leitfähigkeit bestehen, in einer parallel zur Auflagefläche des gebondeten Bonddrahtes gegebenen Ebene größer ist als die Anzahl derartiger Fasern eines beliebi- gen Längsschnittes des ungebondeten Drahtes oder
dass die Anzahl derartiger Fasern eines Längsschnittes des Bonddrahtes senkrecht zur Auflagefläche des Bonddrahtes im Bereich des gequetschten Bonddrahtes geringer ist als im Bereich des ungequetschten Bonddrahtes.
8. Bonddraht nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass in einem Querschnitt durch den gebondeten Bereich des Bonddrahtes mehr Fasern auf einer Geraden in der Schnittfläche liegen, als auf jeglicher beliebigen geraden in der Querschnittsfläche des ungequetschten Bonddrahtes oder auf jeder Senkrechten in der Querschnittsfläche zur Auflagefläche weniger Fasern aus der leitfähigeren Komponente liegen als auf einer Geraden in der Querschnittsfläche des ungequetschten Bonddrahtes.
9. Bonddraht nach Anspruch 1 oder 2, dadurch gekennzeichnet, dass der Bonddraht ein Manteldraht ist.
10. Bonddraht nach Anspruch 9, dadurch gekennzeichnet, dass der Mantel aus der am leichtesten bondbaren Komponente besteht.
11. Bonddraht nach Anspruch 9 oder 10, dadurch gekennzeichnet, dass Fasern einer
Komponente die höchste elektrische Leitfähigkeit aufweisen.
12. Bonddraht nach einem der Ansprüche 9 bis 11 , dadurch gekennzeichnet, dass Fasern der anderen Komponente am leichtesten quetschbar sind.
13. Bonddraht, insbesondere nach einem der Ansprüche 9 bis 12, aus zwei Komponenten unterschiedlicher Leitfähigkeit, dessen Oberfläche aus der Komponente mit der schlechteren Leitfähigkeit besteht und dessen Kern die Komponente mit der besseren elektrischen Leitfähigkeit aufweist, dadurch gekennzeichnet, dass der Kern aus beiden Komponenten strukturiert ist, so dass er leichter quetschbar ist als ein Kern aus der elektrisch leitfähigeren Komponente.
14. Bonddraht insbesondere nach einem der Ansprüche 3 bis 7, aus wenigstens zwei
Komponenten, dessen Oberfläche aus der für Ultraschallbonden geeigneteren ersten Komponente besteht und dessen Kern die zweite Komponente mit der besseren elektrischen Leitfähigkeit und mechanischen Festigkeit aufweist, dadurch gekennzeichnet, dass der Bonddraht leichter quetschbar ist, als wenn der Kern homogen wäre.
15. Bonddraht nach einem der Ansprüche 9 bis 14, dadurch gekennzeichnet, dass der
Kern mindestens drei Fasern der zweiten Komponente aufweist.
16. Bonddraht nach einem der Ansprüche 9 bis 15, dadurch gekennzeichnet, dass die mechanische Festigkeit die Ermüdungs- oder Warmfestigkeit ist.
17. Verfahren zur Herstellung eines Bonddrahtes aus unterschiedlichen Komponenten, wobei ein Behältnis aus einer Komponente mit in unterschiedlichen Phasen vorliegenden Komponenten gefüllt wird und der gefüllte Behälter zu einem Bonddraht umgeformt wird.
18. Verfahren nach Anspruch 17, dadurch gekennzeichnet, dass die Komponente des Behälters von allen Komponenten die am besten bondbare ist.
19. Verfahren nach Anspruch 17 oder 18, dadurch gekennzeichnet, dass eine Kompo- nente der Behälterfüllung die beste Leitfähigkeit aller Komponenten aufweist.
20. Verfahren nach einem der Ansprüche 17 bis 19, dadurch gekennzeichnet, dass eine Komponente der Mischung im Behälter leichter quetschbar ist als die Komponente mit der besten Leitfähigkeit.
21. Verfahren nach einem der Ansprüche 17 bis 20, dadurch gekennzeichnet, dass in dem Behälter Stäbe unterschiedlicher Komponenten angeordnet werden.
22. Verfahren nach einem der Ansprüche 17 bis 21 , dadurch gekennzeichnet, dass der Bonddraht aus insgesamt zwei Komponenten hergestellt wird.
23. Verfahren nach einem der Ansprüche 17 bis 22, dadurch gekennzeichnet, dass die Umformung ein Drahtziehverfahren umfasst.
24. Verwendung eines Fasern aufweisenden Drahtes als Bonddraht.
25. Verwendung eines Bonddrahtes nach einem der Ansprüche 1 bis 24, dadurch gekennzeichnet, dass beim Bonden des Bonddrahtes Fasern der elektrisch leitfähigsten Komponente innerhalb der Kernstruktur verschoben werden.
26. Verwendung eines Bonddrahtes nach einem der Ansprüche 1 bis 25, um beim Ultraschallbonden einen geringeren Anpressdruck auszuüben als bei einem Bonddraht mit massivem Kupferkern.
