[0002] 従来のこの種の技術としては、例えば特許文献 1にお 、て提案された基板及びそ の製造方法がある。この製造方法では、例えば図 7の(a)に示すようにステンレス板 1 を用意し、このステンレス板 1を同図の(b)に示すようにフォトレジスト膜 2Aで被覆し た後、このフォトレジスト膜 2Aを露光、現像処理して、同図の(c)に示すように所定の パターンの開口部を有するレジスト層 2を形成する。次いで、同図の(d)に示すように ノ ターンメツキ法で所定のパターンの導体層 3を形成した後、同図の(e)に示すよう にレジスト剥離液で処理してレジスト層 2を除去する。更に、導体層 3の表面を粗化処 理した後、同図の (f)に示すようにステンレス 1との剥離性の良好なプリプレダ 4をステ ンレス板 1に圧着して導体層 3をプリプレダ 4内に埋設すると共にプリプレダ 4を加熱 硬化させた後、ステンレス板 1を剥離することによって、プリプレダ 4内に導体層 3が転 写された基板を得ている。

[0034] 図 2の(a)に示す第 1の導体パターン 12の場合には、小径部 12Aと大径部 12Bと の間には次の関係にあることが好ましい。即ち、大径部 12Bの外径と小径部 12Aの 外径との差 tlは、例えば 5〜50 μ mの範囲が好ましい。この差 tlが 5 μ m未満では アンカー効果が小さぐ 50 mを超えると配線の高密度化の妨げになる。小径部 12 Aの高さ t2は、例えばメツキ法による場合には 10〜50 mの範囲が好ましい。大径 部 12Bの高さと小径部 12Aの高さとの差 t3は、例えば 5〜: L0 mの範囲が好ましい 。この差 t3が 5 m未満ではアンカー効果が小さぐ 50 mを超えると低背化に相応 しくない。また、小径部の外径 t4は、ランドパターンの場合では例えば 250± 50 m 程度、引き回しパターンの場合では例えば 50〜: L00 μ m程度が好ましい。
[0035] 第 1のビアホール導体 13は、図 1に示すように、第 1の榭脂層 10中に所定のパター ンで配置され、その下端が第 1の導体パターン 12の大径部 12Bの上面に達して電気 的に接続され、その上端が第 1の面内導体 14に接続されている。この第 1のビアホー ル導体 13は、例えば所定のパターンで形成されたビアホール内に導電性榭脂を充 填することによって形成されている。第 1のビアホール導体 13は、導電性榭脂に限ら ず、メツキ処理を施し、ビアホール内を導電性金属によりメタライズすることによつても 形成することができる。また、第 1の面内導体 14は、導電性金属によって所定の配線 パターンに形成されている。第 1の面内導体 14の上下両面には表面粗化処理が施 され、そのアンカー効果を利用して第 1の榭脂層 10と中間榭脂層 30の双方に接合さ れていることが好ましい。
[0036] また、第 1の榭脂層 10は、例えば基材に熱硬化性榭脂等を含浸させたプリプレダ やシリカ等の無機フィラーを含む熱硬化性榭脂によって形成されていることが好まし い。熱硬化性榭脂としては、例えば耐熱性及び耐湿性に優れたエポキシ榭脂、フエ ノール榭脂、シァネート榭脂等が好ましい。第 1の導体パターン 12は、例えば電解銅 等の導電性金属のメツキ処理によって形成されていることが好ましい。また、第 1のビ ァホール導体 13の導電性榭脂は、例えば金属粒子と熱硬化性榭脂を含む導電性 榭脂組成物によって形成されていることが好ましい。金属粒子としては、例えば金、 銀、ニッケル等の金属が好ましぐ熱硬化性榭脂としては、榭脂層 10に準じた榭脂が 好ましい。また、第 1の面内導体 14は、例えば金属箔、メツキ膜等をフォトリソグラフィ 一技術によってパターユングして形成することができる。金属箔の場合には、例えば 予めパター-ングされた金属箔を第 1の榭脂層 10の上面に転写することによって面 内導体 14が得られる。また、予め第 1の榭脂層 10の上面に設けられた金属箔をバタ 一-ングすることによって、面内導体 14を形成しても良い。メツキ膜の場合には、例え ば第 1の榭脂層 10に設けられたメツキ膜をパターユングすることによって面内導体 14 が得られる。

[0042] 次に、本発明の導体パターンの形成方法の一実施形態について図 3の(a)〜 (h) を参照しながら説明する。本実施形態では、上述した第 1、第 2の導体パターン 12、 23とは異なる形態であるが、便宜上、第 1の榭脂層 10の場合と同一の符号を付して 本発明の導体パターンの形成方法について説明する。
[0043] まず、支持体として例えば厚さが 0. 08mmで表面粗さ Rzが 4 μ m程度のステンレ ス板 100を、図 3の(a)に示すように 4インチ角に切断したものを準備する。次いで、 図 3の(b)に示すようにステンレス板 100の上面にドライフィルムレジスト膜 (例えば、 膜厚カ 25〜40 111) 200を、ラミネータを用 ヽてラミネート圧 0. 3MPa、温度 100。C でラミネートした後、露光量 60mjZcm2以上でドライフィルムレジスト膜 200を露光し 、現像ブレークポイントの倍の時間で現像を行い、同図の(c)に示すように所定の導 体パターン 12に対応する開口部 200Aを有するマスクパターン 200Bとして形成する
[0044] 然る後、硫酸銅メツキ浴を用い、例えば電流密度 lAZdmの条件下でマスクパター ン 200Bを介してステンレス板 100に電解銅メツキを施し、図 3の(d)に示すようにマス クパターン 200Bの開口部 200A内でメツキ膜 12, Aをステンレス板 100の上面で垂 直上方に向けて成長させる。メツキ厚がレジスト膜 200Bの厚みに達し、小径部 12A が形成された後も厚みで 10 m以上メツキ膜を成長させて大径部 12Bを形成し、同 図の(e)に示すように小径部 12A及び大径部 12Bが順次形成されてなる、断面形状 がオーバーハング状の導体パターン 12を得ることができる。この大径部 12Bは、メッ キの処理時間によって大きさを適宜制御することができる。ステンレス板 100上で導 体パターン 12が形成された後、 60°C以上に加温されたアルカリ剥離液中にステンレ ス板 100を浸漬し、同図の(f)に示すようにステンレス板 100からマスクパターン 200 Bを除去する。
[0045] 引き続き、半硬化状態のプリプレダ (以下、「榭脂層」と称す。) 110を積層し、真空 プレスを用いて温度が 70°C以上で、圧力が IMPa以上の条件で榭脂層 110をステ ンレス板 100に圧着して、図 3の(g)に示すように榭脂層 110中に導体パターン 12を 埋設する。この際、真空プレスとスぺーサ金型を用い、温度 100°C以上、荷重 1トン 以上の条件で榭脂層 110を加圧して厚み出しを行うと共に、榭脂層 110を熱処理す ることにより、熱硬化性榭脂が完全に硬化した榭脂層 10が得られる。その後、同図の (h)に示すようにステンレス板 100を剥離すると、導体パターン 12が榭脂層 10中に 残り、結果として導体パターン 12が転写された榭脂層 10を得ることができる。榭脂層 10の下面では、導体パターン 12の小径部 12Aの下端面が榭脂層 10の下面と面一 になった状態で露出している。また、榭脂層 110は半硬化状態のままステンレス板 10 0から剥離しても良い。
[0046] 榭脂層 110を半硬化状態のままステンレス板 100から剥離しても、大径部 12Bのァ ンカー効果で導体パターン 12が榭脂層 110から剥離することはない。況して、完全 に硬化した榭脂層 10であれば、導体パターン 12は榭脂層 10中に強固に固定され、 剥離することはない。
[0047] ところ力 図 7に示す従来の手法では、プリプレダ 2内に埋め込んだ導体層 3の剥離 強度は、導体層 3の厚み 35 μ mに対して 3NZcm程度であった。これに対して、本 実施形態ではオーバーハング部分、即ち大径部 12Bを榭脂層 10内に引っ掛ける構 造になっているため、プリプレダ 10が破断しない限り導体パターン 12は剥離しない。 例えば、 1mm幅の断面オーバーハング状のライン(図 2の(b)参照)では 5NZcm以 上まで剥離強度が増加することを確認している。つまり、本実施形態では、導体バタ ーン 12を完全な形でプリプレダ 10内に転写することができる。
[0048] 次に、図 1に示す榭脂多層基板 50を製造する方法について具体的に説明する。本 実施形態では、第 1の榭脂層 10、第 2の榭脂層 20及び中間榭脂層 30をそれぞれ個 別に作製した後、これらを貼り合わせることによって榭脂多層基板 50を作製する。そ こで、以下では、第 1、第 2の榭脂層 10、 20及び中間榭脂層 30それぞれの製造方 法を順次説明する。
[0049] まず、第 1の榭脂層 10を作製する。それにはまず、上述した導体パターンの形成方 法によって、図 4の(a)に示す第 1の導体パターン 12をステンレス板 100上に形成す る。その後、同図の(b)に示すように半硬化状態の榭脂層 110をステンレス板 100上 に圧着して第 1の導体パターン 12を榭脂層 110内に埋設する。次いで、同図の (c) に示すように例えば炭酸ガスレーザを用いて導体パターン 12の上面に達する複数の ビアホール 110Aを所定のパターンで榭脂層 110に設けた後、同図の(d)に示すよう に各ビアホール 110A内に導電性榭脂 113を充填する。尚、導電性榭脂 113は、熱 硬化性榭脂が硬化して!/ヽな ヽ状態を示す。
[0050] 更に、図 4の(e)に示すように榭脂層 110の上面に面内導体 14を形成する。面内 導体 14は、例えば所定のパターンに形成された銅箔等の金属箔を榭脂層 110の上 面に転写することによって形成することができる。この場合には、例えば金属箔を PE Tフィルム上に貼り付け、フォトリソグラフィー技術とエッチング技術を用いて金属箔を パター-ングした後、その金属箔を PETフィルム力 榭脂層 110の上面に転写する ことによって面内導体 14が得られる。また、榭脂層 110の上面を覆う金属箔を予め形 成しておき、フォトリソグラフィー技術とエッチング技術によって金属箔をパターユング する方法によっても面内導体 14を得ることができる。更に他の方法として、榭脂層 11 0の上面に無電解メツキにより銅等の金属膜を形成し、フォトリソグラフィー技術とエツ チング技術を用いて所定のパターンの面内導体 14を得ることができる。
[0051] その後、榭脂層 110及び導電性榭脂 113を完全に硬化させて第 1の榭脂層 10及 び第 1のビアホール導体 13を形成し、ステンレス板 100を剥離することにより、第 1の 配線パターン 11を備えた第 1の榭脂層 10からなる榭脂基板として得ることができる。 ステンレス板 100を剥離する時には、第 2の導体パターン 12は大径部 12Bのアンカ 一効果により第 1の榭脂層 10から剥離することがない。また、上述したように榭脂層 1 10が半硬化状態ままステンレス板 100を剥離することもできる。

[0055] 次いで、図 5の(b)に示すようにステンレス板 100に半硬化状態の榭脂層 120を圧 着して表面実装型電子部品 22及び第 2の導体パターン 23を榭脂層 120内に埋設 する。次いで、同図の(c)に示すように例えば炭酸ガスレーザを用いて第 2の導体パ ターン 23の上面に達する複数のビアホール 120Aを所定のパターンで榭脂層 120 に設けた後、各ビアホール 120A内に導電性榭脂を充填する。更に、榭脂層 120の 上面にシールド電極膜として面内導体 25を設け、第 2の導体パターン 23と面内導体 25とを接続した後、榭脂層 120及び導電性榭脂それぞれを完全に硬化させて、同 図の(d)に示すように第 2の榭脂層 20及び第 2のビアホール導体 24を得ることができ る。その後、第 2の榭脂層 20をステンレス板 100から剥離することにより、第 2の配線 ノターン 21及び表面実装型電子部品 22を有する第 2の榭脂層 20からなる榭脂基 板として得ることができる。ステンレス板 100を剥離する時には、第 2の導体パターン 2 3は、大径部 23Bのアンカー効果で第 2の榭脂層 20から剥離することがない。
[0056] また、中間榭脂層 30を作製する場合にも、第 1の榭脂層 10を作製する場合と同様 にステンレス板上に榭脂層を圧着した後、所定のパターンでビアホールを設け、ビア ホール内に導電性榭脂を充填し、硬化処理を行って中間榭脂層 30及び第 3のビア ホール導体 31を得ることができる。

[0058] 以上説明したように本実施形態によれば、ステンレス板 100の上面に、上面から垂 直上方に向けて小径部 12A及び大径部 12Bが順次形成されてなる断面オーバーハ ング状の導体パターン 12を得た後、ステンレス板 100上に半硬化状態の榭脂層 110 を設け、榭脂層 110に断面オーバーハング状の導体パターン 12を埋設した後、半硬 化状態の榭脂 110を完全に硬化させ、次いで、断面オーバーハング状の導体パター ン 12の大径部 12Bをアンカーとして榭脂層 110をステンレス板 100から剥がし、ステ ンレス板 100から榭脂層 110に断面オーバーハング状の導体パターン 12を転写す るようにしたため、ステンレス板 100において形成された導体パターン 12をステンレス 板 100から榭脂層 10内に完全な形態で転写することができ、し力も導体パターン 12 の表面粗ィ匕工程を省略して製造コストを低減することができる。

[0063] また、本実施形態によれば、ステンレス板 100上に榭脂層 110、 120を形成した後 、榭脂層 110、 120の上面から第 1、第 2の導体パターン 12、 23に達する第 1、第 2の ビアホール導体 13、 24を形成するようにしたため入出力電極または端子電極となる 第 1、第 2の導体パターン 12、 23を第 1、第 2のビアホール導体 13、 24を介して第 1、 2の配線パターン 11、 21として接続することができる。

産業上の利用可能性 本発明は、種々の電子機器等に使用される榭脂基板及びその製造方法に対して 好適に利用することができる。

Claims

請求の範囲
[1] 支持板の主面上に、この主面から垂直上方に向けて小径部及び大径部が順次形 成されてなる断面オーバーハング状の導体パターンを得る第 1の工程と、
上記支持板の主面上に榭脂層を設け、上記榭脂層に上記断面オーバーハング状 の導体パターンを埋設する第 2の工程と、
上記断面オーバーハング状の導体パターンの上記大径部をアンカーとして上記榭 脂層を上記支持板力 剥がし、上記支持板から上記榭脂層に上記断面オーバーハ ング状の導体パターンを転写する第 3の工程と、を有する
ことを特徴とする導体パターンの形成方法。
[2] 上記第 1の工程は、
上記支持板の主面上に、上記小径部と同一径の開口部を有するレジスト層を形成 する工程と、
上記レジスト層の上記開口部にメツキ膜を成長させて上記断面オーバーハング状 の導体パターンの上記小径部を形成すると共に、上記レジスト層の上記開口部の上 端外縁部にも上記メツキ膜を更に成長させて、上記断面オーバーハング状の導体パ ターンの上記大径部を形成する工程と、
上記支持板から上記レジスト層を除去する工程と、を有する
ことを特徴とする請求項 1に記載の導体パターンの形成方法。
[3] 上記榭脂層が半硬化状態のまま、上記榭脂層から上記支持板を剥がすことを特徴 とする請求項 1または請求項 2に記載の導体パターンの形成方法。
[4] 少なくとも一層の榭脂層を有し、この榭脂層の主面上にマザ一基板への接続用の 入出力電極を有する榭脂基板を製造する方法であって、
支持板の主面上に、この主面力 垂直上方に向けて小径部及び大径部が順次形 成されてなる断面オーバーハング状の導体パターンを得る第 1の工程と、
上記支持板の主面上に榭脂層を設け、上記榭脂層に上記断面オーバーハング状 の導体パターンを埋設する第 2の工程と、
上記断面オーバーハング状の導体パターンの上記大径部をアンカーとして上記榭 脂層を上記支持板力 剥がし、上記支持板から上記榭脂層に上記断面オーバーハ ング状の導体パターンを入出力電極として転写して、上記榭脂層の上記主面側に、 上記導体パターンの上記小径部側の露出端面によって与えられる入出力電極を形 成する第 3の工程と、を有する
ことを特徴とする榭脂基板の製造方法。
[5] 上記第 1の工程は、
上記支持板の主面上に、上記小径部と同一径の開口部を有するレジスト層を形成 する工程と、
上記レジスト層の上記開口部にメツキ膜を成長させて、上記断面オーバーハング状 の導体パターンの上記小径部を形成すると共に、上記レジスト層の上記開口部の上 周縁部にもメツキ膜を更に成長させて、上記断面オーバーハング状の導体パターン の上記大径部を形成する工程と、
上記支持板から上記レジスト層を除去する工程と、を有する
ことを特徴とする請求項 4に記載の榭脂基板の製造方法。
[6] 上記榭脂層が半硬化状態のまま、上記榭脂層から上記支持板を剥がすことを特徴 とする請求項 4または請求項 5に記載の榭脂基板の製造方法。
[7] 上記支持板上に上記榭脂層を形成した後、上記榭脂層に、上記導体パターンが 設けられた側とは反対側から上記導体パターンに達する層間接続導体パターンを形 成する工程を有することを特徴とする請求項 4〜請求項 6のいずれか 1項に記載の榭 脂基板の製造方法。
[8] 少なくとも一層の榭脂層を有し、この榭脂層中に表面実装型電子部品を埋設して なる榭脂基板を製造する方法であって、
支持板の主面上に、この主面力 垂直上方に向けて小径部及び大径部が順次形 成されてなる断面オーバーハング状の導体パターンを得る第 1の工程と、
上記表面実装型電子部品を、その端子電極が上記断面オーバーハング状の導体 パターンの上記大径部の上側に接合するように、搭載する第 2の工程と、
上記支持板の主面上に榭脂層を設け、上記榭脂層に上記断面オーバーハング状 の導体パターン及び上記表面実装型電子部品を埋設する第 3の工程と、
上記大径部をアンカーとして上記榭脂層を上記支持板から剥がし、上記榭脂層に 上記断面オーバーハング状の導体パターン及び上記表面実装型電子部品を一体 に転写する第 4の工程と、を有する
ことを特徴とする榭脂基板の製造方法。
[9] 上記第 1の工程は、
上記支持板の主面上に、上記小径部と同一径の開口部を有するレジスト層を形成 する工程と、
上記レジスト層の上記開口部にメツキ膜を成長させて、上記断面オーバーハング状 の導体パターンの上記小径部を形成すると共に、上記レジスト層の上記開口部の上 周縁部にもメツキ膜を更に連続して成長させて、上記断面オーバーハング状の導体 パターンの上記大径部を形成する工程と、
上記支持板から上記レジスト層を除去する工程と、を有する
ことを特徴とする請求項 8に記載の榭脂基板の製造方法。
[10] 上記榭脂層が半硬化状態のまま、上記榭脂層から上記支持板を剥がすことを特徴 とする請求項 8または請求項 9に記載の榭脂基板の製造方法。
[11] 少なくとも一層の榭脂層からなり、この榭脂層の主面力 垂直上方に向けて小径部 及び大径部が順次形成されてなる断面オーバーハング状の第 1の導体パターンが 埋設され且つ上記断面オーバーハング状の第 1の導体パターンの上記小径部側が 上記主面側から接続用の入出力電極として露出する第 1の榭脂層を得る第 1の工程 と、
少なくとも一層の榭脂層からなり、この榭脂層の主面力 垂直上方に向けて小径部 及び大径部が順次形成されてなる断面オーバーハング状の第 2の導体パターンと、 上記断面オーバーハング状の第 2の導体パターンの上記大径部側に接合するように 搭載された表面実装型電子部品と、が埋設された第 2の榭脂層を得る第 2の工程と、 上記第 1の榭脂層の上記主面とは反対側の主面と上記第 2の榭脂層の上記主面と が接触するように、上記第 1の榭脂層と上記第 2の榭脂層とを貼り合わせる第 3のェ 程と、を有する
ことを特徴とする樹脂多層基板の製造方法。
[12] 上記第 1の榭脂層と上記第 2の榭脂層とは、中間層を介して貼り合わされていること を特徴とする請求項 11に記載の榭脂多層基板の製造方法。
[13] 少なくとも一層の榭脂層を有し、この榭脂層にマザ一基板への接続用の入出力電 極が形成された榭脂基板であって、
上記入出力電極は、上記榭脂層の主面力 垂直方向に向けて小径部及び大径部 が順次形成されてなる断面オーバーハング状の導体パターン力もなり、且つ、 上記入出力電極は、上記断面オーバーハング状の導体パターンの上記小径部側 の露出端面によって与えられる
ことを特徴とする榭脂基板。
[14] 上記榭脂層の上記主面とは反対側の主面から上記断面オーバーハング状の導体 ノターンの上記大径部に達する層間接続導体パターンを有することを特徴とする請 求項 13に記載の榭脂基板。
[15] 上記入出力電極面の周縁部分にはソルダーレジストが形成されていることを特徴と する請求項 13または請求項 14に記載の榭脂基板。
[16] 少なくとも一層の榭脂層を有し、この榭脂層中に表面実装型電子部品を埋設して なる榭脂基板であって、
上記榭脂層には、その主面力 垂直方向に向けて小径部及び大径部が順次形成 されてなる断面オーバーハング状の導体パターンを有しており、且つ、
上記表面実装型電子部品は、上記表面実装型電子部品の端子電極が上記断面 オーバーハング状の導体パターンの上記大径部の上側に接合するように、搭載され ている
ことを特徴とする榭脂基板。
[17] 上記榭脂層の上記主面とは反対側の主面から上記断面オーバーハング状の導体 パターンの上記大径部に達する層間接続導体を有することを特徴とする請求項 16に 記載の榭脂基板。
[18] 第 1の導体パターン力もなる接続用の入出力電極が埋設され且つ少なくとも一層の 榭脂層を有する第 1の榭脂層と、第 2の導体パターン及びこの導体パターンと接合す るように搭載された表面実装型電子部品がそれぞれ埋設され且つ少なくとも一層の 榭脂層を有する第 2の榭脂層とが貼り合わされてなる榭脂多層基板であって、 上記第 1の導体パターンは、上記第 1の榭脂層中にその主面力も垂直上方に向け て小径部及び大径部が順次形成されてなる断面オーバーハング状の導体パターン からなり、且つ、上記小径部側の上記主面からの露出端面が接続用の入出力電極と して形成されており、また、
上記第 2の導体パターンは、上記第 2の榭脂層中にその主面力も垂直上方に向け て小径部及び大径部が順次形成されてなる断面オーバーハング状の導体パターン からなり、且つ、上記表面実装型電子部品は、上記第 2の導体パターンの上記大径 部の上側に接合されており、
上記第 1の榭脂層の上記主面とは反対側の主面と上記第 2の榭脂層の上記主面と が接合されている
ことを特徴とする榭脂多層基板。
上記第 1の榭脂層と上記第 2の榭脂層とは、中間層を介して貼り合わされていること を特徴とする請求項 18に記載の榭脂多層基板。
