[0001] 本発明は,半導体装置,フラットパネルディスプレイ (例えば,液晶表示素子, EL又 は PDPなど)又は太陽電池等の製造工程における表面改質,洗浄,加工又は成膜 等を大気圧下で実施するのに適した大気圧プラズマ処理装置に関する。
背景技術
[0002] 従来,半導体装置,フラットパネルディスプレイ又は太陽電池等の製造工程では減 圧下で発生させたプラズマを利用し,ガラス基板や半導体ウェハ等に対し改質,洗 浄,加工又は成膜等行ってきた。近年,低コスト競争の激ィ匕に伴って,真空チャンバ 一や排気装置など大掛力りな設備を必要としな 、大気圧プラズマ処理装置に注目が 集まっている。
[0003] 大気圧プラズマ処理装置の一例として,特許文献 1に記載されたものがある。この 装置では,基材搬送部を用いて被処理基材をチャンバ一内に搬送し,チャンバ一内 にプラズマ生成用ガスを供給し,このガスカゝらプラズマを生成し,このプラズマを被処 理基材に作用させて,被処理基材の表面処理を行っている。プラズマ生成用ガスの プラズマ化は,電界が加えられた電極間を通過させることによって行っている。
[0004] また,チャンバ一には,出入口扉があり,この扉は,被処理基材をチャンバ一内に 搬入及び搬出する際に開き,被処理基材がプラズマ処理される間は閉じている。こ れによって,チャンバ一内への外気の流入等が防止される。

発明が解決しょうとする課題
[0005] しかし,プラズマ生成用ガスの供給量が少ないとき電極間を通過するガス流量が安 定せず,このために,プラズマが安定して生成されないことがある。また,出入口扉を 開閉する機構を設けると,装置構成が複雑になる。
[0006] 本発明はこのような事情に鑑みてなされたものであり,プラズマを安定して生成する ことができ, 出入口扉を設けなくても装置本体内への外気の流入を抑制することがで きる大気圧プラズマ処理装置を提供するものである。
課題を解決するための手段及び発明の効果
[0007] 本発明の大気圧プラズマ処理装置は,装置本体に形成されたガス流路と,ガス流 路内に被処理基材を搬入及び搬出する基材搬送部と,ガス流路内に処理ガスを供 給するガス供給部と,ガス流路内に供給された処理ガスカゝらプラズマを生成するブラ ズマ生成部と,プラズマ生成後の処理ガスを吸引するガス吸引部とを備え,ガス流路 は,被処理基材の搬送方向に垂直な断面の面積が,被処理基材の搬送方向につい て一定であり,ガス流路の,被処理基材の搬送方向の 2つの端部は,一方が開放端 であり,他方が閉鎖端であり,前記ガス供給部は,プラズマ生成部とガス流路の閉鎖 端の間に設けられることを特徴とする。
[0008] 本発明の装置の使用方法について説明する。まず,基材搬送部によって被処理基 材をガス流路内に搬入する。このとき,被処理基材のプラズマ処理を行う部分がブラ ズマ生成部の直下に位置するように被処理基材を配置する。次に,ガス供給部から ガス流路中に処理ガスを供給する。この処理ガスは,ガス流路を通ってプラズマ生成 部の直下に移動する。ガス流路は,被処理基材の搬送方向に垂直な断面の面積が ,被処理基材の搬送方向について一定 (例えば,ガス流路の上面及び下面の間の 距離が一定であり,かつ対向する 2つの側面の間の距離が一定)であるので,処理ガ スの流量が小さ!/ヽときでも,ガス流量が比較的安定する。

本明細書において, 「プラズマ処理」とは,プラズマを用いた成膜,エッチング,表 面改質又は表面クリーニング等を含む概念である。また,プラズマ処理される被処理 基材(板状のもの,薄板状のもの又はフィルム状のもの等種々の形態のものが含まれ る。)は,例えばガラス基板や半導体ウェハ等である。

発明を実施するための最良の形態

[0014] 図 1は,本発明の一実施形態の大気圧プラズマ処理装置を示す断面図である。こ の装置を使用するのに特別な真空装置は不要であり,この装置は,大気圧環境下で 使用可能である。「大気圧」とは,通常は, 0. 9〜1. 1気圧であるが,高地ではそれよ りも低いことがある。また,この装置は,多少の減圧環境下,高圧環境下でも使用可 能である。

1.装置本体,ガス流路
装置本体 1の材料は,特に限定されないが,装置本体 1は,例えばアルミニウム又 はステンレスなどの金属,フッ素榭脂などの榭脂又はアルミナなどの誘電体などで形 成することができる。装置本体 1の構成は,特に限定されないが,装置本体 1は,好ま しくは,仕切り板 20で仕切られて,ガス流路 3と,基材搬送部 7が収容される空間(「 基材搬送部収容部 21」と呼ぶ。)とが形成される。仕切り板 20は,装置本体 1と同様 の材料で形成することができるが,仕切り板 20は,装置本体 1とは異なる材料で形成 されてもよい。装置本体 1及び仕切り板 20の表面 (特にガス流路 3に面する面)には, 溶射や陽極酸ィ匕などにより誘電体膜を形成しておくことが好ましい。
[0017] ガス流路 3の構成は,特に限定されないが,ガス流路 3は,例えば,少なくとも 4つの 壁材で構成される。 4つの壁材は,それぞれガス流路 3の上面 3c及び下面 3d,及び 紙面に平行な 2つの側面(図示せず)を構成する。上面 3cを構成する壁材(「上部壁 材 la」と呼ぶ)は,通常,装置本体 1の一部であり,下面 3dを構成する壁材は,通常 ,仕切り板 20である。ガス流路 3の上面 3cと下面 3dの間隔は,特に限定されないが, 好ましくは 0. l〜50mm,さらに好ましくは 0. l〜5mmである。この間隔が大きすぎ るとプラズマ処理の効率が下がり,小さすぎると,処理の均一性が低下する可能性が ある力もである。ガス流路 3の 2つの側面を構成する壁材は,通常,装置本体 1の一 部である。ガス流路 3の紙面奥行き方向の長さ(紙面に平行な 2つの側面間の距離) は,好ましくはガス流路 3全体に渡って (別の表現では,被処理基材 5の搬送方向に ついて)一定であり,被処理基材 5よりも好ましくは 10mm以上,さらに好ましくは 200 mm以上長い。これより小さな場合には端部の流速と中央の流速との差が大きくブラ ズマ処理の均一性が悪ィ匕することがある力もである。
[0018] プラズマ生成部 11から閉鎖端 3bまでの距離は,特に限定されないが,被処理基材 5の搬送方向の長さよりも長いことが好ましい。この場合,被処理基材 5の最も開放端 3aに近 ヽ部分がプラズマ生成部 11の直下に位置するように被処理基材 5を配置す ることができ,被処理基材 5全面のプラズマ処理を行いやすいからである。プラズマ 生成部 11から開放端 3aまでの距離は,特に限定されないが,好ましくは 100mm以 上,さらに好ましくは 500mm以上,さらに好ましくは 2000mm以上である。この距離 力 S小さすぎると,開放端 3aからの外気がプラズマ生成部 11にまで到達して,プラズマ 生成の安定性を害することがあるからである。上記寸法のガス流路 3を採用すると, 処理ガス 9の流速が例えば lOmmZs程度と小さい場合であっても,外気の流入を抑 制してプラズマを安定して生成することができる。
[0019] 別の実施形態では,上部壁材 laと仕切り板 20は,図 2に示すように,開放端 3a近 傍において板状であり,開放端 3aに向力つて肉厚が薄くなる。このような形状にする ことにより,外気が開放端 3aに突入してくる瞬間の,外気が失う運動エネルギー (損 失ヘッド)を極大化でき,ガス流路 3内への外気の流入を最小限に抑えることができる 。損失ヘッドが大きくなる理由は,図 1に示す構造では,上部壁材 laと仕切り板 20の 開放端 3aにおける端面に外気が衝突し,衝突した外気が端面を伝わり,後からやつ て来た外気に巻き込まれるようにしてガス流路 3内に流入することがあるが,図 2に示 す構造では,端面に衝突した外気が端面を伝わってガス流路 3内に流入するのは困 難であるためであると考えられる。図 2に示す構造では,上部壁材 laと仕切り板 20の 肉厚を開放端 3aに向力つて薄くすることによって外気の流入を抑えているため,例え ば,開放端 3aの開口を狭めることによって外気の流入を抑える場合に比べて,被処 理基材 5が開放端 3aのエッジに衝突して破損するリスクを小さくすることができる。
[0020] 2.ガス供給部 ガス供給部 13には,一例では,ミキサー 22を介して複数のガスボンベ 23が連結さ れる。それぞれのガスボンベ 23に収容されているガスは,ガスボンベ 23に取り付けら れた流量制御部 24によって流量制御されて,ガス管 25を介してミキサー 22に送られ ,ここで混合されて処理ガス 9となり,ガス管 27を介してガス供給部 13に送られる。ガ ス供給部 13の構成は,特に限定されないが,ガス供給部 13は,好ましくは,処理ガ ス 9を収容するガス溜り部 13aと,ガス溜り部 13a内の処理ガスをガス流路 3内に噴出 するスリット状又はシャワー状の開口部 13bを有する。ガス溜り部 13aは,例えば,紙 面に垂直な方向に細長い形状である。従って,ガス管 27から供給された処理ガス 9 は,ガス溜り部 13a内で紙面垂直方向に広がった後,開口部 13bからガス流路 3内に 噴出される。このような構成によって,処理ガス 9を均一にガス流路 3内に供給するこ とがでさる。
[0021] ガス供給部 13に供給される処理ガスの流量や成分は,流量制御部 24によって調 節することができる。流量制御部 24は,好ましくは,プラズマ処理中とそれ以外の時と でガス供給部 13に供給する処理ガスの流量を変化させる。例えば,プラズマ処理中 には,それ以外の時よりも処理ガスの流量を大きくして,プラズマ処理を促進すること ができる。なお,流量制御部 24以外の要素,例えば,ガス管 27等に別途設けた流量 制御部によってガス供給部 13に供給する処理ガス 9の流量を変化させてもょ 、。
[0022] 処理ガス 9の成分は,特に限定されず,プラズマ処理の目的に応じて適宜調節する ことができる。例えば,表面改質を行う場合にはヘリウム,アルゴン又は窒素の単体, 又はこれらの 2つ以上を混合したものに酸素などを加えたもの,またシリコンエツチン グの場合にはヘリウム,アルゴン又は窒素の単体,又はこれらの 2つ以上を混合した ものにフッ素含有ィ匕合物ガス又は酸素などをカ卩えたものを用いることができる。

プラズマ生成部 11を設ける場所は,特に限定されないが,プラズマ生成部 11は, 好ましくは,ガス流路 3の上面 3cに設けられる。プラズマ生成部 11の構成は,特に限 定されないが,プラズマ生成部 11は,好ましくは,誘電体 12を介して対向配置された 電力印加電極 1 la及び接地電極 1 lbを備える。電力印加電極 1 la及び接地電極 11 bは,それぞれ誘電体 12に取り囲まれている。この構成により,電極 11a, l ib間での 放電を抑制でき,電力ロスや,電極 11a, l ib又は誘電体 12の破損を防ぐことができ る。

この電力が小さすぎると十分な処理能力が得られず,大きすぎるとプラズマ処理が不 均一になったり被処理基材にダメージを与えることがあるからである。
[0034] ここで,図 4に電源 31が供給する電力の電圧波形の例を示す。図 4 (a)〜(c)は, 時間 (t)—電圧 (V)の関係を示すグラフである。図 4 (a)は,電圧波形が正弦波であ る場合であり,電力印加電極 11aと接地電極 l ibの間にカ卩わる電圧の最大値は, VI である。図 4 (b)は,電圧波形がパルス状の正弦波である場合であり,図 4 (c)は,電 圧波形が矩形状の正弦波である場合である。電源 31が供給する電力の電圧波形は ,ここに例示したもの以外であってもよい。
ここまで,プラズマ生成部 11につ ヽて図 1に示す実施形態を例にとって説明を進め たが,プラズマ生成部 11は,ガス流路中に強電界領域 33を形成できるものであれば 図 1以外の構造のものであってもよい。
[0035] また,別の実施形態では,図 5に示すようにガス流路 3に沿って複数のプラズマ生 成部 11を設けてもよい。図 5では,電源 31は図示していないが,図 1と同様の電源を 用いることができる。それぞれのプラズマ生成部 11に別個の電源を設けてもょ ヽし, 全てのプラズマ生成部 11を共通の電源で駆動してもよ!/ヽ。このように複数のプラズマ 生成部 11を設けることにより,プラズマ処理中の被処理基材 5の移動速度を大きくす ることができ,スループットの向上に繋がる。

基材搬送部 7は,装置本体 1の外に置かれた被処理基材 5を,開放端 3aを通って ガス流路 3中に搬入する。基材搬送部 7は,被処理基材 5をガス流路 3内に搬入及び 搬出できるものであればよく,その構成は特に限定されない。基材搬送部 7は,例え ば,ガス流路 3の下面 3d側に設けられる。被処理基材 5は,プラズマ生成部 11の直 下の強電界領域 33で生成されたプラズマによってプラズマ処理される。基材搬送部 7によって被処理基材 5を移動しながら,プラズマ処理することにより,被処理基材 5 の全面をプラズマ処理することができる。基材搬送部 7は,プラズマ処理後の被処理 基材 5を装置本体 1の外に搬出する機能も有する。被処理基材 5のプラズマ処理は, 被処理基材 5を搬入しながら行うことができ,被処理基材 5を搬出しながら行うこともで きる。
[0037] 基材搬送部 7は,好ましくは,複数のローラ力もなるローラ方式のコンベアであり,所 定の間隔を設けて配置された複数のローラ 7aと,ローラ 7aの中心に配置されたロー ラ軸 7bと,ローラ軸 7bを回転させるローラ軸駆動部(図示せず)と力もなる。図 1の場 合,ローラ軸駆動部がローラ 7aを右回転させることによって,被処理基材 5を装置本 体 1のガス流路 3中に搬入し,ローラ 7aを左回転させることによって,装置本体 1の外 に搬出する。従って,この構成では,ローラ 7aの回転方向を変えるのみで被処理基 材 5の搬入'搬出を行うことができる。 [0038] 好ましくは,ローラ 7aの大部分は,仕切り板 20の下の基材搬送部収容部 21内に収 容され,残り(例えば,ローラ 7aの頂上部分だけ)が,仕切り板にある開口部からガス 流路 3内に突出している。別の表現では,ガス流路 3の下面が開口部を有し,開口部 力もローラ 7aの一部がガス流路 3内に突出している。開口部は,好ましくはスリット状 である。このような構成にすることによって,ローラ 7aの一部のみがプラズマに曝され ,ローラ 7aの残りの部分,ローラ軸 7b及びローラ軸駆動部をプラズマから隔離するこ とができる。なお,ローラ軸 7bの支持部やベアリングは図示していないがローラ軸 7b の端部に設けてある。また,ローラ軸駆動部は,スペース的な制約がある場合には基 材搬送部収容部 21以外の場所に収容してもよいが,基材搬送部収容部 21と空間的 に繋がって!/、て外気と隔てられた気密な空間中に収容することが好ま 、。
[0039] 開口部を有する仕切り板 20,ローラ 7a及びローラ軸 7bの構成例を図 6に示す。図 6は,ガス流路 3側から見たときの平面図である。仕切り板 20は,各ローラ 7aごとに開 口部 20aを有しており,ローラ 7aの一部が開口部 20aを通って,ガス流路 3側,すな わち,紙面手前側に突出している。図 6の中央付近には,ローラ軸 7bが密集して配 置された密集領域 7cがあり,密集領域 7cは,プラズマ生成部 11の直下に配置され, プラズマ処理が行われる部分で被処理基材 5を支持する。これによつて,被処理基 材 5が薄板状,或いはフィルム状であっても自重たわみが抑制され,プラズマ生成部 11 被処理基材 5間の距離が一定となり,プラズマ処理の均一性が向上する。なお ,密集領域 7cでは,隣接するローラ軸 7bのローラ 7aが干渉しないように,ローラ 7aを 互い違いに配置している。
[0040] 開口部を有する仕切り板 20,ローラ 7a及びローラ軸 7bの別の構成例を図 7に示す 。図 7は,ガス流路 3側力も見たときの平面図である。仕切り板 20は,各ローラ 7aごと に開口部 20aを有しており,ローラ 7aの一部が開口部 20aを通って,ガス流路 3側, すなわち,紙面手前側に突出している。この構成例では,ローラ 7aは,細長い円柱 状であり,そのため,開口部 20aもスリット状になっている。このような構成では,被処 理基材 5の川幅方向(ローラ軸 7b方向)の支持がより安定する。
[0041] 5.ガス吸引部
ガス吸引部 15は,好ましくは,装置本体 1の外,さらに好ましくはガス流路 3の開放 端 3aの近傍に設けられる。ガス吸引部 15は,プラズマ処理後の処理ガス 9を吸引し て,排気管 17を介して除害装置(図示せず)に送る。除害装置に送られたガスは,無 害化された後,大気中に放出される。ガス吸引部 15は,プラズマ処理後の処理ガス 9 を吸引可能なものであれば,その配置や構成は,特に限定されない。ガス吸引部 15 のガス吸引速度は,好ましくは,ガス供給部 13のガス供給速度 (すなわち,処理ガス の流量)よりも,好ましくは 2倍以上,さらに好ましくは 5倍以上大きくなるように設定さ れる。この場合,ガス吸引部 15は,処理ガス 9を外気 19と共に吸引することになり,よ り確実に処理ガス 9を吸引することができる。
[0042] また,プラズマ生成部 11と開放端 3aの間にガス排気口を設け,この排気口に隣接 した位置にガス吸引部を配置してもよい。この場合,プラズマ処理後の処理ガスを素 早くガス流路 3から吸引することができる。
以上説明した各構成は,適宜,互いに組み合わせることもできる。
[0043] 上記実施形態では,基材搬送部 7の一端部に装置本体 1を設置しているが,基材 搬送部 7の両端部に装置本体 1を設置することもできる。このとき, 2つの装置本体 1 は,被処理基材 5の搬送方向の長さよりも大きな間隔を設けて配置する。この場合, 2 つの装置本体 1の間の基材搬送部 7上に被処理基材 5を載せ,まず,一方の装置本 体 1内に被処理基材 5を搬入し,そこでプラズマ処理を行い,その後,他方の装置本 体 1内に被処理基材 5を搬入し,そこでプラズマ処理を行う。この場合,同じプラズマ 処理を二回行なったり, 2種類の異なるプラズマ処理を行ったりすることができ,製造 工程の効率ィ匕を図ることができる。

請求の範囲
[1] 装置本体に形成されたガス流路と,ガス流路内に被処理基材を搬入及び搬出する 基材搬送部と,ガス流路内に処理ガスを供給するガス供給部と,ガス流路内に供給 された処理ガスカゝらプラズマを生成するプラズマ生成部と,プラズマ生成後の処理ガ スを吸引するガス吸引部とを備え,
ガス流路は,被処理基材の搬送方向に垂直な断面の面積が,被処理基材の搬送方 向について一定であり,
ガス流路の,被処理基材の搬送方向の 2つの端部は,一方が開放端であり,他方が 閉鎖端であり,
前記ガス供給部は,プラズマ生成部とガス流路の閉鎖端の間に設けられることを特 徴とする大気圧プラズマ処理装置。
[2] ガス吸引部は,プラズマ生成部とガス流路の開放端の間又は装置本体の外に設けら れる請求項 1に記載の装置。
[3] 基材搬送部は,複数のローラ力 なるローラ方式のコンベアである請求項 1に記載の 装置。
[4] 装置本体は,ガス流路と基材搬送部が収容される空間とが仕切り板で仕切られ,仕 切り板は,開口部を有し,前記開口部からローラの頂上部分だけがガス流路内に突 出している請求項 3に記載の装置。
[5] ガス供給部は,処理ガスを収容するガス溜り部と,ガス溜り部内の処理ガスをガス流 路内に噴出するスリット状又はシャワー状の開口部を有する請求項 1に記載の装置。
[6] ガス流路は,少なくとも 2つの壁材で構成され,各壁材は,開放端に向力つて肉厚が 薄くなる請求項 1に記載の装置。
[7] ガス吸引部のガス吸引速度は,ガス供給部のガス供給速度よりも大きい請求項 1に 記載の装置。
[8] ガス供給部に供給する処理ガスの流量を制御可能な流量制御部をさらに備え, 流量制御部は,プラズマ処理中とそれ以外の時とでガス供給部に供給する処理ガス の流量を変化させる請求項 1に記載の装置。
[9] プラズマ生成部は,誘電体を介して対向配置された電力印加電極及び接地電極を 備え,
電力印加電極及び接地電極は,それぞれ誘電体に取り囲まれ,
電力印加電極に 30〜: LOOWZcm2の電力を供給する電源をさらに備える請求項 1に 記載の装置。
