Dabei wird das reaktive Material derart angeordnet, dass es benachbart zu der ersten Komponente und der zweiten Komponente ist. Anschliessend wird eine exotherme Reaktion des reaktiven Materials ausgelöst.
Description
Verfahren zur Erzeugung von Verbindungen in der Mikroelektronik
Beschreibung
Die vorliegenden Erfindung bezieht sich auf ein Verfahren zum Erstellen einer Verbindung zwischen elektronischen Bauelementen und insbesondere auf die Erstellung einer mechanischen und/oder elektrischen Verbindung zwischen Bauelementen der Mikroelektronik.
Zur Erstellung einer mechanischen und/oder elektrischen Verbindung zwischen elektronischen Bauelementen werden zumeist Lotmater alien verwendet. Diese Lotmaterialien haben die Eigenschaft, daß ihr Schmelzpunkt deutlich über 100°C liegt. Zum Beispiel hat eutektisches PbSn einen Schmelzpunkt, der bei 183°C liegt. Um eine gute, niederoh- mige und für hohe Frequenzen geeignete elektrisch leitfahi- ge Verbindung zwischen Bauelementen zu erstellen, wird ein Lotmatenal zwischen den Bauelementen angeordnet und die Bauelemente werden anschließend zusammen mit dem Lotmaterial auf die entsprechende Temperatur erhitzt, so daß das Lotmaterial schmilzt. Ein solches Lotverfahren wird lnsbe- sondere m der Mikroelektronik verwendet um Mikrochips mit einem Substrat elektrisch zu verbinden. Als Beispiel sei hier die Flip-Chip-Technik genannt.
Diese Vorgehensweise ist für Bauelemente nachteilhaft, die besonders temperaturempfmdlich sind. Bei Komponenten aus biologischem Material wie beispielsweise Biosensoren oder bei Komponenten aus Materialien auf Polymerbasis, wie beispielsweise preiswerte Polymersubstrate wie Polyester, liegt die maximal zulassige Verarbeitungstemperatur deut- lieh unter dem Schmelzpunkt der herkommlicherweise verwendeten Lotmaterialien. Bauteile die auf biologischem Material basieren, dürfen in der Regel nicht über 45°C und Bauteile, die auf Polymer-Material basieren zumeist nicht über
80 °C erwärmt werden. Diese Temperaturen werden überschritten, wenn die Bauteile beim Loten in einem Ofen auf die erforderliche Schmelztemperatur des Lotmaterials erhitzt werden .
Weitere Ansätze zur Erstellung einer leitenden Verbindung zwischen elektrischen Bauteilen sind gemäß dem Stand der Technik das Drahtbonden oder Reibschweißen mit Draht, eine Kontaktierung über Thermokompression (durch mechanischen Druck, Ultraschall, etc.), Sinterverfahren wie Sintern oder Drucksintern, z. B. mit Silber-Partikeln (US 4,810,672), das Kleben mit elektrisch leitenden Klebstoffen (isotrop, anisotrop) sowie auch mit speziellen nicht-leitenden Klebstoffen oder Verfahren die auf eine Reinigung der elektπ- sehen Kontakte mittels Plasma-Gas (Tadatomo Suga and Keisu- ke Saito, „A new bumping process usmg lead-free solder paste", IEEE Transactions on electronics Packaging Manufac- turing. Vol. 25, No . 4, October 2002) basieren. US 4,983,804 befaßt sich mit dem induktive Erwarmen des Lotma- terials. Gemäß US 5,538,795 und US 5,547,715 können großflächige Kontaktflachen erstellt werden, indem ein mehrlagiges Material verwendet wird, das unter Temperatureinfluß verschmilzt und dadurch eine Verbindung erstellt.
Bekannte Verfahren zum Erstellen einer Verbindung, die für mikroelektronische Bauelemente geeignet sind und die eine Erwärmung des gesamten mikroelektronischen Bauelements vermeiden, sind kostenintensiv und insbesondere für eine Fertigung von mikroelektronischen Bauelementen in großen Stuckzahlen nicht geeignet. Ein Beispiel für ein solches Verfahren ist eine gezielte Bestrahlung des Lotmaterials an der Verbindungsstelle durch einen Laser. Dabei wird eine Erwärmung der Bauelemente vermieden, das Verfahren arbeitet aber rein sequentiell und ist daher sehr zeitintensiv.
Die DE 38 34 147 AI zeigt ein Lotverfahren zur Verbindung elektronischer und/oder mechanischer Bauteile mit einer Leiterplatte. Dazu wird zwischen einer Anschlussflache und
einem Anschluss eine Lötpaste angeordnet. Die Lotpaste umfasst neben vorzugsweise in pulverisierter Form vorliegend Metallen einen Zusatzstoff, bestehend aus einem Brennstoff und einem Zündstoff. Eine Anregung des Zündstoffes wird über einen Laserstrahl bereitgestellt. Anstelle des Laserstrahls kann auch ein Lichtblitz oder Ultraschall eingesetzt werden, um eine äußere Anregungsenergie zur Entzündung des Zündstoffes bereitzustellen.
Es ist die Aufgabe der vorliegenden Erfindung, ein Verfahren und eine Vorrichtung zum einfachen Erstellen einer zuverlässigen mechanischen und/oder elektrischen Verbindung zwischen mehreren Komponenten zu schaffen, die eine übermäßige Erwärmung der Komponenten vermeiden.
Diese Aufgabe wird durch ein Verfahren gemäß Anspruch 1 und eine Vorrichtung gemäß Anspruch 16 gelost.
Die vorliegende Erfindung schafft ein Verfahren zum Erstel- len einer mechanischen und/oder elektrischen Verbindung zwischen einer ersten Komponente und einer zweiten Komponente, mit folgenden Schritten:
a) Anordnen eines reaktiven Materials zwischen der ersten Komponente und der zweiten Komponente derart, daß das reaktive Material benachbart zu der ersten Komponente und der zweiten Komponente ist; und
b) Auslosen einer exothermen Reaktion des reaktiven Materials.
Zusätzlich schafft die vorliegende Erfindung eine Vorrichtung zum Erstellen einer Verbindung zwischen einem ersten Bereich einer ersten Komponente und einem zweiten Bereich einer zweiten Komponente, mit folgenden Merkmalen:
mindestens einem Element zum Erzeugen einer Verbindung; und
mindestens einem Element zum Erzeugen thermischer Energie, wobei das Element zum Erzeugen thermischer Energie ausgebildet ist, um ansprechend auf ein Reaktionsereignis, eine thermische Energie bereitzustellen;
wobei das Element zum Erzeugen einer Verbindung ausgebildet ist, um ansprechend auf die thermische Energie eine Verbindung zwischen dem ersten Bereich und dem zweiten Bereich bereitzustellen.
Der Erfindung liegt die Erkenntnis zugrunde, daß sich ein exotherm reagierendes Material zur Erstellung einer mechanischen und/oder elektrischen Verbindung zwischen Bauteilen der Mikroelektronik, und insbesondere zur Erstellung von sehr kleinen elektrisch leitfähigen Verbindung zwischen einem Mikrochip und einem Substrat verwenden läßt.
Gemäß der vorliegenden Erfindung, wird an der Stelle, an der zwischen zwei Komponenten eine Verbindung erstellt werden soll, ein reaktives Material angeordnet und anschließend eine exotherme Reaktion des reaktiven Materials ausgelöst .
Gemäß einem bevorzugten Ausführungsbeispiel der vorliegen- den Erfindung, wird zusätzlich zu dem reaktiven Material ein Lotmaterial zwischen den Komponenten angeordnet. Die exotherme Reaktion des reaktiven Materials bewirkt ein Schmelzen des Lotmaterials und damit die Erstellung einer Lotverbindung zwischen den Komponenten.
Gemäß einem weiteren Ausführungsbeispiel wird eine elektrisch leitende Verbindung aus Reaktionsprodukten des reaktiven Materials erstellt. In diesem Fall ist kein Lotmaterial erforderlich.
Die Vorteile der vorliegenden Erfindung liegen darin, daß die zur Erstellung der Verbindung notwendige Energie nur lokal freigesetzt wird. Die Höhe des Energieeintrags in die
Komponenten lasst sich regeln bzw. begrenzen, indem die reaktiven Materialien entsprechend gewählt werden. Auf diese Weise ist auch die Geschwindigkeit der exothermen Reaktion regelbar. Eine Erwärmung der zu verbindenden Komponenten wird damit vermieden. Außerdem bietet die vorliegende Erfindung eine einfache und kostengünstige Möglichkeit zwei Komponenten zu verbinden, da sich ein Anordnen des reaktiven Materials bzw. des Lotmaterials auf den Komponenten einfach realisieren laßt.
Bevorzugte Ausfuhrungsbeispiele der vorliegenden Erfindung werden nachfolgend anhand der beiliegenden Zeichnungen naher erläutert. Es zeigen:

Anhand der Fig. la bis ld w rd nachfolgend das erf dungs- gemaße Verfahren zum Erstellen einer mechanischen und/oder elektrischen Verbindung naher erläutert. In Fig. la ist eine schematische Darstellung einer ersten Komponente 100 und einer zweiten Komponente 102 gezeigt. Zwischen den Komponenten 100, 102 ist Material 110, 120 angeordnet. Bevorzugterweise ist das Material 110, 120 in Bereichen zwischen den Komponenten 100, 102 angeordnet, in denen eine Verbindung erstellt werden soll .
Die Komponenten 100, 102 stellen eine schematische Darstellung von elektronischen Bauelementen, wie beispielsweise einem Mikrochip und einem Substrat dar. Das Material 110 ist ein Lotmateπal und das Material 120 ein reaktives Material. Das Lotmaterial 110 ist sowohl auf der ersten Komponente 100 als auch auf der zweiten Komponente 102 so angeordnet, daß es Bereiche von denen eine elektrische Verbindung erstellt werden soll, abdeckt. Auf dem Lotmaterial 110 auf der zweiten Komponenten 102 ist ein reaktives Material angeordnet.
Fig. lb zeigt die erste Komponente 100 und die zweite Komponente 102, wobei die erste Komponente 100 so auf der zweiten Komponente 102 angeordnet ist, daß das Lotmaterial 110, das auf der ersten Komponente angeordnet ist, auf dem reaktiven Material 120, das auf der zweiten Komponente 102 angeordnet ist, aufliegt.
Erfindungsgemaß wird, wie in Fig. lc dargestellt ist, in einem weiteren Schritt eine exotherme Reaktion 150 des reaktiven Materials ausgelost. Die exotherme Reaktion 150 bewirkt ein Schmelzen des Lotmaterials 110 sowohl auf der ersten Komponente 100 als auch auf der zweiten Komponente 102. Durch das Verschmelzen des Lotmaterials 110, ausgelost
durch die exotherme Reaktion 150 des reaktiven Materials, entsteht eine mechanische und elektrische Verbindung 160 zwischen den Komponenten 100 und 102. Die entstandenen Verbindungen 160 zwischen den Komponenten 100 und 102 sind in Fig. ld gezeigt.
Fig. 2a bis 2f zeigt die unterschiedliche Anordnung von Materialien zwischen einer ersten Komponente 200 und einer zweiten Komponente 202 gemäß unterschiedlichen Ausfuhrungs- beispielen der vorliegenden Erfindung.
In Fig. 2a ist eine erste Komponente 200 und eine zweite Komponente 202 gezeigt. D e erste Komponente 200 soll mit der zweiten Komponente 202 verbunden werden. Die erste Komponente 200 weist dazu einen ersten Verbindungsbereich 205 und die zweite Komponente 202 einen zweiten Verbindungsbereich 207 auf. Die Verbindungsbereiche 205, 207 sind so angeordnet, daß sie einander gegenüber liegen. Diese Anordnung trifft auch f r die folgenden Figuren zu.
In dem in Fig. 2a gezeigten Ausfuhrungsbeispiel ist sowohl auf dem ersten Verbindungsbereich 205 der ersten Komponenten 200 als auch auf dem zweiten Verbindungsbereich 207 der zweiten Komponenten 202 eine Menge eines Lotmaterials 210 angeordnet. Das Lotmaterial 210 kann ein Metall oder em Lotmaterial gemäß dem Stand der Technik sein.
Auf das Lotmaterial 210, das auf der zweiten Komponente 202 angeordnet ist, wird ein reaktives Material 220 angeordnet. Das reaktive Material 220 ist ein exotherm reagierendes Material, das das Lotmaterial 210 wie in Fig. la bis lc gezeigt, in einer anschließenden exothermen Reaktion zum Schmelzen bringt und dadurch eine mechanische und/oder elektrische Verbindung zwischen der ersten Komponente 200 und der zweiten Komponente 202 erzeugt. In den Ausfuhrungs- beispielen wird als reaktives Material 220 ein Explosivstoff, wie beispielsweise Nitroglyzerin, TNT, Azetonperoxyd, Pikrinsäure, ein gewerblicher oder militärischer
Sprengstoff aller Art oder eine andere chemische Substanz, die exotherm reagiert verwendet. Es kann auch ein Gemisch aus zwei oder mehreren reaktiven Materialien verwendet werden, wie beispielsweise beim klassischen Thermite- Experiment mit Aluminium und Eisenoxid.
Das reaktive Material 220 läßt sich durch Laminieren, Ausfällen, Pipetieren oder Eintauchen der Komponente 200 in das reaktive Material 220 aufbringen.
Fig. 2b zeigt eine Anordnung wie sie in Fig. 2a gezeigt ist, wobei zusätzlich reaktives Material 220 auf dem auf der ersten Komponente 200 angeordneten Lotmaterial 210 aufgebracht ist.
Fig. 2c zeigt ein weiteres Ausführungsbeispiel, bei dem zwei unterschiedliche reaktive Materialien 220, 222 verwendet werden. Auf der ersten Komponente 200 ist wie in Fig. 2b beschrieben ein Lotmaterial 210 und ein reaktives Mate- rial 220 angeordnet. Auf der zweiten Komponente 202 ist ebenfalls wie in Fig. 2b beschrieben ein Lotmaterial 210 angeordnet. Auf dem Lotmaterial 210 der zweiten Komponente 202 ist anstelle des reaktiven Materials 220 ein zweites reaktives Material 222 angeordnet.
Anhand der Fig. 2d bis 2f werden Ausfuhrungsbeispiele gezeigt, bei denen zwischen den zu verbindenden Komponenten lediglich reaktives Material angeordnet wird. In diesen Ausführungsbeispielen wird auf ein Lotmaterial verzichtet. Fig. 2d zeigt eine erste Komponente 200 und eine zweite Komponente 202. Auf dem ersten Verbindungsbereich 205 der ersten Komponente 200 ist ein reaktiv reagierendes Verbindungsmaterial 230 angeordnet. Das reaktive Verbindungsmaterial 230 ist ausgebildet um nach einer exothermen Reaktion eine elektrisch leitende Verbindung zwischen der ersten Komponente 200 und der zweiten Komponente 202 zu erstellen. Als reaktives Verbindungsmaterial 230 können Metall- bzw. Metalloxid-Pulver oder Gemische aus verschiedenen Metall-
bzw. Metalloxid-Pulvern verwendet werden. Anstelle eines Pulvers, das aus unterschiedlichen Materialien besteht, laßt sich das reaktive Verbindungsmaterial 230 auch aus abwechselnd übereinander aufgebrachten Schichten von Mate- rialien, die miteinander reagieren, aufbauen. Möglich ist beispielsweise ein Partikelgemisch bestehend aus Ni und AI. Reagieren diese beiden Materialien miteinander, so wird eine leitfahige Verbindung geschaffen.
Fig. 2e zeigt e Ausfuhrungsbeispiel, bei dem zusätzlich zu dem in Fig. 2d auf der ersten Komponente 200 angeordneten Verbindungsmaterial 230 auf dem zweiten Verbindungsbereich 207 der zweiten Komponente 202 ebenfalls ein reaktives Verbindungsmaterial 230 angeordnet ist.
Fig. 2f zeigt e weiteres Ausfuhrungsbeispiel, das dem in Fig. 2e gezeigten Ausfuhrungsbeispiel entspricht wobei jedoch auf der zweiten Komponente 202 ein zweites reaktives Verbindungsmaterial 232 angeordnet ist, das sich von dem auf der ersten Komponente 200 angeordneten Verbmdungsmate- rial 230 unterscheidet.
In Fig. 2g ist em Ausfuhrungsbeispiel gezeigt, das dem in Fig. 2a ähnlich ist, wobei hier jedoch das Lotmaterial 210 nur auf einer der Komponenten, bei dem gezeigten Beispiel auf der Komponente 202, angeordnet ist. Auf der anderen Komponente 200 ist kein Lotmaterial aufgebracht, so daß der erste Verbindungsbereich 205 direkt mit dem Lotmaterial 210 auf der Komponente 202 verbunden wird. Alternativ zu der in Fig. 2g gezeigten Anordnung kann das Lotmaterial und das reaktive Material auf der Komponente 200 angeordnet sein, so daß der Verbindungsbereich 207 freiliegt. Ferner kann das Lotmaterial auch auf dem Verbindungsbereich der einen Komponente und das reaktive Material auf dem Verb dungsbe- reich der anderen Komponente angeordnet sein.
Bei den in Fig. 2 gezeigten Beispielen, bei denen das reaktive Material zusammen mit dem Lotmaterial bzw. der
Kontaktflache verwendet wird, muß das reaktive Material nicht auf dem Lotmaterial bzw. der Kontaktflache angeordnet sein. Alternativ kann das reaktive Material so angeordnet sein, dass es das Lotmaterial bzw. die Kontaktflache zumin- dest teilweise umgibt, z.B. ringförmig um das Lotmaterial bzw. die Kontaktflache angeordnet ist, so dass beim Platzieren die reaktiven Materialien in Kontakt kommen.
Bei allen in Fig. 2 gezeigten Anordnungen, bei denen auf beiden Komponenten ein Lotmaterial verwendet wird, kann abhangig von den verfahrenstechnischen Gegebenheiten auf das Lotmaterial auf einer der Komponenten verzichtet werden.
Die Fig. 3a und 3b zeigen ein Auslosen einer exothermen Reaktion zum Erstellen einer Verbindung zwischen einer ersten Komponente und einer zweiten Komponente.
In Fig. 3a ist eine Anordnung gezeigt, wie sie bereits in Fig. 2c beschrieben ist. Zwischen einer ersten Komponente 200 und einer zweiten Komponente 202 ist jeweils Lotmaterial 210 angeordnet. Auf dem Lotmaterial 210 der ersten Komponente 200 ist ein erstes reaktives Material 220 und auf dem Lotmaterial 210 der zweiten Komponente 202 ein zweites reaktives Material 222 angeordnet.
Im folgenden wird die erste Komponente 200 so auf der zweite Komponente 202 angeordnet, daß das reaktive Material 220 mit dem reaktiven Material 222 in Verbindung steht.
Fig. 3b zeigt das Auslosen einer exothermen Reaktion 250 zwischen dem ersten reaktiven Material 220 und dem zweiten reaktiven Material 222. Die exotherme Reaktion ist dabei eine chemische Reaktion, die allein dadurch zustande kommt, daß das erste reaktive Material 220 mit dem zweiten reaktiven Material 222 in Verbindung gebracht wird.
Alternativ kann d e exotherme Reaktion in diesem Ausfuh- rungsbeispiel als auch in den anderen in Fig. 2a bis 2f gezeigten Ausfuhrungsbeispielen durch eine äußere Einwirkung hervorgerufen werden. Als Beispiele für äußere Einwir- kungen seien hier mechanischer Druck, Schall oder Ultraschall, Erwärmung, Hinzufuhren eines weiteren reaktiven Materials in flussiger oder gasformiger Form, Plasma-Gas, Funkenschlag, Laserstrahlung, elektromagnetische Strahlen wie UV-Licht oder Rontgenstrahlen, Magnetfelder oder elek- frische Felder genannt. Eine weitere Möglichkeit zur Auslosung einer exothermen Reaktion ist die Verwendung eines reaktiven Materials, welches sich nach einiger Zeit chemisch verändert und erst dann mit oder ohne äußere Einwirkung chemisch reagiert und damit eine exotherme Reaktion auslost. Ferner kann zu dem reaktiven Material ein Katalysator zugeführt werden, um die exotherme Reaktion auszulosen, z.B. Sauerstoff, der zu einem AI-Pulver in einer inerten Atmosphäre hinzugegeben wird.
In Fig. 4a bis 4d ist em weiteres bevorzugtes Ausfuhrungs- beispiel eines Verfahrens zum Erstellen einer Verbindung gezeigt. Fig. 4a zeigt eine erste Komponente 200 und eine zweite Komponente 202, auf denen entsprechend der Anordnung in Fig. 2b ein Lotmaterial 210 und ein reaktives Material 220 angeordnet ist. Auf dem auf der zweiten Komponente 202 angeordneten reaktiven Material 220 ist ein zusatzliches Zundmaterial 260 angeordnet. Das Zundmaterial 260 ist so angeordnet, daß es sich zwischen den auf der ersten Komponente 200 und der zweiten Komponente 202 angeordneten reaktiven Materialien 220 befindet.
Fig. 4b zeigt das Aneinanderbπngen der Komponenten 200, 202. Die Komponente 200 wird dabei so auf die Komponente 202 aufgesetzt, daß das auf der ersten Komponente 200 angeordnete reaktive Material auf dem auf der zweiten Komponente 202 angeordneten Zundmaterial 260 aufsetzt. Das Zundmaterial 260, beispielsweise ein Initialsprengstoff, ist ausgebildet, um eine Initialzundung 262 auszulosen. Die
Initialzundung 262 ist in Fig. 4c gezeigt. Die Initialzun- dung 262 des Zundmaterials 260 kann durch eines der in Fig. 3b beschriebenen Ausloseereignisse ausgelost werden.
Fig. 4d zeigt eine exotherme Reaktion 264 zwischen den reaktiven Materialien 220, die durch die Initialzundung 262 des Zundmaterials 260 ausgelost wurde. Die exotherme Reaktion 264 bewirkt wiederum ein Verschmelzen der Lotmaterialien 210 und damit eine Erstellung einer elektrischen und mechanischen Verbindung.
Die Fig. 5a bis 5c zeigen ein weiteres Ausfuhrungsbeispiel für e Verfahren zum Erstellen einer Verbindung.
Fig. 5a zeigt eine Schragansicht einer Darstellung zweier zu verbindender Komponenten 200, 202. Entsprechend den vorangegangenen Ausfuhrungsbeispielen ist sowohl auf der ersten Komponente als auch auf der zweiten Komponente ein Lotmaterial 210 angeordnet. In diesem Ausfuhrungsbeispiel werden zwei reaktive Materialien 270, 272 verwendet, die in Kapseln 274 auf dem Lotmaterial 210, das sich auf der zweiten Komponente 202 befindet, angeordnet sind.
Fig. 5b zeigt die erste Komponente 200 aufgesetzt auf die zweite Komponente 202, so daß das Lotmaterial 210 der ersten Komponente auf die Kapseln 274 aufsetzt. In einem weiteren Schritt werden die Kapseln 274 aufgebrochen. Dies kann beispielsweise durch mechanischen Druck, Ultraschall, Plasma-Gas das einströmt, durch Hinzufuhrung eines reakti- ven Gases wie Sauerstoff oder mittels eines weiteren Sprengstoffes (nicht gezeigt) bewirkt werden.
Nach dem Zerbrechen der Kapseln können die reaktiven Materialien 270, 272 miteinander reagieren und losen eine exotherme Reaktion 276 aus. Die exotherme Reaktion 276 ist in Fig. 5c gezeigt. Durch die exotherme Reaktion 276 werden wiederum die Lotmaterialien 210 miteinander verschmolzen
und erstellen eine Verbindung zwischen der ersten Komponente 200 und der zweiten Komponente 202.
Alternativ zu zwei reaktiven Materialien 270, 272 können in diesem Ausführungsbeispiel auch weitere reaktiven Materialien in Kapseln angeordnet werden. Es ist auch möglich nur ein einziges reaktives Material zu verwenden. In diesem Fall kann das reaktive Material nach dem Öffnen beispielsweise mit der umgebenden Luft oder mit Sauerstoff chemisch reagieren und damit eine exotherme Reaktion auslösen.
Fig. 6 zeigt eine Vorrichtung 600 zum Erstellen einer Verbindung zwischen einer ersten Komponente 602 und einer zweiten Komponente 604. Die Verbindung soll dabei zwischen einem ersten Bereich 606 der ersten Komponente 602 und einem zweiten Bereich 608 der zweiten Komponente 604 erstellt werden. Die Vorrichtung 600 ist zwischen dem ersten Bereich 606 der ersten Komponente 602 und dem zweiten Bereich 608 der zweiten Komponente 604 angeordnet.
Die Komponenten 602, 604 stellen elektronische Bauelemente dar, wie beispielsweise einen Mikrochip und ein Substrat.
Die Vorrichtung 600 zum Erstellen einer Verbindung ist aus zwei Elementen 610 zum Erzeugen einer Verbindung und einem Element 612 zum Erzeugen thermischer Energie aufgebaut. Dabei ist das Element 612 zum Erzeugen thermischer Energie zwischen den Elementen 610 zum Erzeugen einer Verbindung angeordnet. Die Vorrichtung 600 zum Erstellen einer Verbin- düng ist so zwischen den Komponenten 602, 604 angeordnet, dass die Elemente 610 zum Erzeugen einer Verbindung in Verbindung mit den Bereichen 606, 608 der Komponenten 602, 604 stehen. Die Elemente 610 zum Erzeugen einer Verbindung entsprechen dem Lotmaterial und das Element 612 zum Erzeu- gen thermischer Energie entspricht einem reaktiven Material, entsprechend der vorangegangenen Ausführungsbeispiele. Das Element zum Erzeugen thermischer Energie ist ausgebildet, um ansprechend auf ein äußeres Ereignis, wie es in
Fig. 3a bis 3c beschrieben ist, eine exotherme Reaktion auszulosen. Die dabei freigesetzte thermische Energie bewirkt em Verschmelzen der Elemente zum Erzeugen einer Verbindung.
Fig. 7 zeigt mehrere Vorrichtungen 600 zum Erstellen einer Verbindung, die zwischen einer ersten Komponente 702 und einer zweiten Komponente 704 angeordnet sind. Die Anordnung mehrerer Vorrichtungen 600 zwischen den Komponenten 702, 704 ermöglicht die Erstellung mehrerer elektrischer und/oder mechanischer Verbindungen zwischen den Komponenten 702, 704.
Gemäß einem weiteren Ausfuhrungsbeispiel st die geometri- sehe Ausdehnung der Verbindungsstelle sehr klein. Sie liegt typischerweise in einer Größenordnung von einigen Millimetern bis hinunter zu wenigen Nanometern.
Das reaktive Material ist entweder selbstleitend oder nicht-selbstleitend, wobei das reaktive Material im letztgenannten Fall ruckstandsarm sein sollte, so daß es bei der Reaktion im wesentlichen vollständig verdampft, also die elektrische und/oder mechanische Verbindung nicht beeinträchtigt .
Obwohl sich die Ausfuhrungsbeispiele auf Bauteile der Mikroelektronik beziehen, kann das erf dungsgemaße Verfahren bzw. die erfmdungsgemaße Vorrichtung zur Erstellung einer elektrischen und/oder mechanischen Verbindung zweier beliebiger Komponenten eingesetzt werden. Insbesondere kann die vorliegende Erfindung immer dann eingesetzt werden wenn eine Erwärmung der zu verbindenden Komponenten vermieden werden muß, z.B. wenn eine der zu verbindenden Komponenten aus Materialien auf Polymerbasis, wie preiswerte Polymer- Substrate aus Polyester aufgebaut ist, oder biologisches Material, wie Biosensoren, aufweist.
Claims
1. Verfahren zum Erstellen einer elektrisch leitfahigen Verbindung (160) zwischen einer ersten Komponente (100; 200) und einer zweiten Komponente (102; 202), mit folgenden Schritten: a) Anordnen eines ersten reaktiven Materials (120; 220, 222; 230, 232; 270, 274) zwischen der ersten Komponente und der zweiten Komponente derart, daß das reaktive Material benachbart zu der ersten Komponente und der zweiten Komponente ist;
Anordnen eines zweiten reaktiven Materials (260) zwischen dem reaktiven Material (220) und zumindest einer der Komponenten (200, 202) ; und b) Auslosen einer exothermen Reaktion (150; 250; 276) des ersten reaktiven Materials mit dem zwei- ten reaktiven Material dadurch, dass das erste reaktive Material mit dem zweiten reaktiven Material in Verbindung gebracht wird.
2. Verfahren gemäß Anspruch 1, bei dem der Schritt a) folgende Schritte umfaßt:
Anordnen des reaktiven Materials (220) auf einem vorbestimmten Bereich (205) der ersten Komponente (200) und/oder auf einem vorbestimmten Bereich (207) der zweiten Komponente (202) .
3. Verfahren gemäß Anspruch 2, bei dem die vorbestimmten Bereiche (205, 207) der ersten Komponente (200) und der zweiten Komponente (202) einander gegenüber lie- gen.
4. Verfahren gemäß einem der Ansprüche 1 bis 3, bei dem auf der ersten Komponente (200) das erstes reaktive Material (220) angeordnet wird, und bei dem auf der zweiten Komponente (202) das zweites reaktives Material (222) angeordnet wird, und wobei der Schritt des Auslösens ferner einen Schritt des Anordnens der ers- ten Komponente (200) auf der zweiten Komponente (202) , so dass das erste reaktive Material (220) mit dem zweiten reaktiven Material (222) in Verbindung steht umfasst .
5. Verfahren gemäß einem der Ansprüche 1 bis 4, bei dem das reaktive Material (230, 232) eine elektrische und/oder mechanische Verbindung der zwei Komponenten (200, 202) bewirkt.
6. Verfahren gemäß einem der Ansprüche 1 bis 5, bei dem zumindest die erste Komponente (100, 200) ein Lotmaterial (110; 210) aufweist, wobei das reaktive Material (120; 220) derart angeordnet ist, daß die im Schritt b) ausgeloste exotherme Reaktion (150; 250) desselben ein Schmelzen des Lotmaterials bewirkt.
7. Verfahren gemäß Anspruch 6, bei dem die zweite Komponente (102, 202) ein Lotmaterial (110, 210) aufweist, wobei das reaktive Material (120; 220) in Kontakt mit dem Lotmaterial auf der ersten Komponente und in Kontakt mit dem Lotmaterial auf der zweiten Komponente ist .
8. Verfahren gemäß einem der Ansprüche 1 bis 7, bei dem das erste reaktive Material (270, 272) in Kapseln (274) angeordnet ist und wobei der Schritt des Auslösens einen Schritt des Aufbrechens der Kapseln umfasst .
9. Verfahren gemäß einem der Ansprüche 1 bis 8, bei dem das reaktive Material ein Metall oder ein Metalloxid oder eine Mischung aus Metall und Metalloxid ist und eine Pulverform aufweist.
10. Verfahren gemäß einem der Ansprüche 1 bis 9, bei dem der Schritt b) folgende Schritte umfaßt: Erzeugen eines mechanischen Drucks auf das reaktive Material und/oder Beaufschlagen des reaktiven Materials mit Schall und/oder Hinzufuhren eines weiteren reaktiven Materials zu dem reaktiven Material und/oder Hinzufuhren eines Katalysators zu dem reaktiven Mate- rial und/oder Erzeugen von elektromagnetischer Strahlung oder magnetischen Feldern, die auf das reaktive Material einwirken und/oder Erhitzen des reaktiven Materials .
11. Verfahren gemäß einem der Ansprüche 1 bis 10, bei dem die erstellte Verbindung eine geometrische Ausdehnung im Bereich von einigen Millimetern bis zu einigen Na- nometern aufweist.
12. Verfahren gemäß einem der Ansprüche 1 bis 11, bei dem eine der Komponenten ein Mikrochip ist und die andere Komponente ein Substrat.
13. Verfahren gemäß einem der Ansprüche 1 bis 12, bei dem mindestens eine der Komponenten biologisches Material aufweist .
14. Verfahren gemäß einem der Ansprüche 1 bis 13, bei dem mindestens eine der Komponenten Polymere aufweist.
15. Vorrichtung (600) zum Erstellen einer elektrisch leitfahigen Verbindung zwischen einem ersten Bereich (606) einer ersten Komponente (602; 702) und einem zweiten Bereich (608) einer zweiten Komponente (604; 704), mit folgenden Merkmalen: mindestens einem Element (610) zum Erzeugen einer Verbindung; und mindestens einem Element (612) zum Erzeugen thermischer Energie, wobei das Element zum Erzeugen thermischer Energie in einer Kapsel (274) angeordnet und ausgebildet ist, um ansprechend auf ein Aufbrechen der Kapsel, eine thermische Energie bereitzustellen;
wobei das Element zum Erzeugen einer Verbindung ausgebildet ist, um ansprechend auf die thermische Energie eine Verbindung zwischen dem ersten Bereich und dem zweiten Bereich bereitzustellen.
