1284967 玖、發明說明: 【發明所屬之技術領域】 本發明通常相關於電子封裝,一範例係具備電路化基板 的晶片載體,用以互連一半導體晶片及一印刷電路板,本 發明尤其相關於此類用於資訊處理系統(例如電腦)的電路 化基板封裝等。 【先前技術】 電路化基板(諸如用於電子封裝者等)已用於許多應用, 並持續在開發中,此一電路化基板通常包括一基板,用以 將電氣信號從該電路化基板上安裝的晶片再分配至較大的 電路化面積上,俾使該電路化基板可適當地以介面與具有 該較大面積的主印刷電路板連接。 因周邊導線裝置的功能以外,半導體晶片輸出入(1/〇)數 亦增加’以及半導體及印刷電路板小型化的需求皆增加, 區域陣列互連將是用於晶片載體與印刷電路板等電子封裝 間大量連接的較佳方法。用於電路化有機基板(包括晶片載 體及印刷電路板),習知製成此等基板的材料具有一些結構 彈性,所有彈性材料在可忍受直到材料斷裂及失效的機械 拉力總量上受到一些限制,此措施習知為可塑性。在電子 封裝的製造及組裝至印刷電路板期間,存在許多折褶或彎 曲封裝基板(疊層)及印刷電路板的來源,來源包括經組裝的 手動處理,印刷電路板置入工具折褶,其他元件組裝至印 刷電路板,組裝纜線及硬體至印刷電路板,及使用壓力探 針用於電氣測試。此外,若半導體晶片、封裝的疊層基板
