Claims (2)
- 진공화학 에피택시계의 진공실내에 설치된 기판의 표면에 반도체층을 성장시키는 반도체의 제조방법에 있어서, 전술한 진공실을 고진공상태로 함과 아울러 복수의 독립된 대역으로 분할해 복수의 독립대역에 표면을 아래로 한 상태의 기판을 순서대로 이동시켜 제1의 독립대역에서 기판을 예열하고 제1의 독립대역에 이어지는 소정수의 독립대역에서 기판에 대해 윗쪽에서 가열함과 동시에 아래쪽에서 반응가스를 토출시켜 반도체층을 성장시키며 이 독립대역에 이어지는 독립대역에서 기판을 냉각해 꺼집어내는 것을 특징으로 하는 반도체의 제조방법.
- 제1항에 있어서, 제1의 독립대역 및 이 제1의 독립대역에 이어지는 소정수의 독립대역 및 이 소정수의 독립대역에 이어지는 독립대역이 진공실 내에서 원형으로 설치되어 엔드리형으로 되어 있는 것을 특징으로 하는 반도체의 제조방법.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
