제1도는 반도체 제조장치에서 배기가스 흡수제로 채워진 컨테이너까지 이르는 배기가스 유로를 개략적으로 나타낸 도면이다.

Claims (7)

  1. 반도체 제조공정에서 나오는 배기가스를 처리하는 방법에 있어서, 반도체 제조장치의 반응실로부터의 유독성 배기가스를 건식 고형 흡수제로 처리하는 단계와; 건식 고형 흡수제로 유독성분을 함유한 가스를 반응 및 처리의 종결후 장치을 비유독성으로 하기에 충분한 짧은 시간동안 반응실로 약 1-30l/min의 비율로 불활성 배기가스를 도입하는 단계와; 배기장치와 파이프(4),(8)를 비유독성으로 하기에 충분한 짧은 시간동안 배기장치로 약 1-30l/min의 비율로 불활성 배기가스를 도입하는 단계와; 흡수제로 충전된 컨테이너의 유입 파이프(4)와 배출 파이프(12) 사이에 바이패스 밸브(7)를 구비한 바이패스 파이프(8)를 통하여 주로 약 760torr의 대기압력에 있는 반응실로부터 약 1-10-5torr으로 대량의 비유독성 가스를 배출하는 단계로 이루어진 것을 특징으로 하는 반도체 제조공정의 배기가스 처리방법.
  2. 제1항에 있어서, 상기 바이패스 밸브(7)가 배기시키기 위한 배기장치와 반응실 사이에 설치된 주 밸브(3)를 개방시키는 신호에 의거하여 개방되는 것을 특징으로 하는 반도체 제조공정의 배기가스 처리방법.
  3. 제1항에 있어서, 유입압력의 상승이 유입압력에서 검출된 상승을 나타내는 신호에 의거하여 상기 바이패스 밸브(7)를 개방시키기 위해 흡수제를 충전한 컨테이너의 유입 파이프상에 배치된 압력 센서(9)에 의하여 검출된 것을 특징으로 하는 반도체 제조공정의 배기가스 처리방법.
  4. 반도체 제조장치로부터 배기가스를 배출하기 위한 배기장치와 건식 고형 흡수제로 채워진 흡수제 충전의 컨테이너를 구비하여 반도체 제조공정에서 배출된 배기가스를 처리하는 장치에 있어서, 상기 배기장치와 상기 반도체 제조장치의 반응실 사이에 제공된 주 밸브와, 상기 흡수제를 충전한 컨테이너의 유입 파이프 와 배출 파이프 사이에 있는 바이패스 밸브를 구비한 바이패스 파이프와, 상기 주 밸브와 상기 바이패스 밸브를 개방 및 폐쇄하는 전기회로로 이루어진 것을 특징으로 하는 반도체 제조공정의 배기가스 처리장치.
  5. 제4항에 있어서, 상기 바이패스 밸브가 상기 흡수제를 충전한 컨테이너의 유입 파이프에 제공된 압력센서로부터의 신호에 따라 개방된 것을 특징으로 하는 반도체 제조공정의 배기가스 처리장치.
  6. 제4항에 있어서, 상기 전기회로는 타이머를 구비하고 또 상기 주 밸브와 바이패스 밸브가 개방된 후에 소정의 시간경과시 상기 바이패스 밸브가 폐쇄되도록 배열된 것을 특징으로 하는 반도체 제조공정의 배기가스 처리장치.
  7. 제5항에 있어서, 상기 전기회로는 타이머를 구비하고 또 상기 바이패스 밸브가 상기 압력 센서로부터의 신호에 따라 개방된 후에 소정의 시간 경과시 상기 바이패스 밸브가 폐쇄되도록 배열된 것을 특징으로 하는 반도체 제조공정의 배기가스 처리장치.
